【発明の属する技術分野】
本発明は、フッ素系,塩素系等の腐食性ガスまたはそのプラズマに対して高い耐食性が要求される例えば、半導体素子を製造するのに用いられるプラズマ処理装置,成膜装置内の内壁材,Si基板を支持する支持部材等の冶具に適した耐食性部材に関するものである。

【従来の技術】
半導体製造のドライエッチングプロセスやプラズマコーティング等、プラズマの利用は近年急速に進んでいる。例えば、半導体製造プロセスでは、プラズマプロセスにおいて、特にデポジション、エッチング用やクリーニング用として、フッ素系,塩素系等のハロゲン系腐食性ガスがその反応性の高さから多用されている。

また、装置内の内壁等の前記ガスやプラズマに接触する部分では、ガスやプラズマに
よる腐食を防止するために、従来から酸化アルミニウム質焼結体からなるセラミック基材の表面に周期律表第2a族もしくは第3a族元素化合物からなる耐食材を接合させた耐食
性部材が使用されている。

なお、前記耐食性部材は一般に酸化アルミニウム質焼結体からなるセラミック基材の表面に第2a族もしくは第3a族元素化合物を溶射やCVDの方法により20〜100μmの厚みに被着させることによって形成されている。

【発明が解決しようとする課題】
しかしながら、従来より使用されている耐食性部材は、酸化アルミニウム質焼結体からなるセラミック基材の表面に溶射やCVDによって周期律表第2a族もしくは第3a族元素化合物からなる耐食材を被着させて形成した場合、耐食材の相対密度が90%程度、最大でも95%程度であり、多数の開気孔を有することから耐食性が不十分であるという問題を有していた。

また、セラミック基材表面に溶射やCVD等の方法により被着される耐食材は、その厚みが20〜100μm程度と薄いことから短時間で消耗してしまい、その結果、長期間の使用に供さないという問題も有していた。

さらに、セラミック基材表面に溶射やCVD等の方法により耐食材を被着させた場合、セラミック基材と耐食材との密着性が低いこと、セラミック基材と耐食材との間に熱膨張係数差があること等から、使用時にセラミック基材と耐食材に熱が印加されると、セラミック基材と耐食材間に両者の熱膨張係数差に起因して熱応力が発生するとともに、該熱応力によって耐食材がセラミック基材表面より容易に剥離してしまって耐食性部材としての機能を喪失してしまうという問題も有していた。

本発明は上述の問題点に鑑み案出されたもので、その目的は、セラミック基材表面に相対密度が高い、厚みのある耐食材を強固に接合させ、長時間の使用に供することができる耐食性部材を提供することにある。

【課題を解決するための手段】
本発明の耐食性部材は、酸化アルミニウム質焼結体からなるセラミック基材表面に、YAGまたはイットリアを主成分とする焼結体からなる耐食材を接合させた耐食性部材であって、前記セラミック基材と前記耐食材との間にセラミック基材成分と耐食材成分とを含有する焼結体からなる中間層を配してなり、前記耐食材の相対密度が98%以上であることを特徴とするものである。

また、上記構成において、前記セラミック基材と前記中間層との熱膨張係数差および前記耐食材と前記中間層との熱膨張係数差が、それぞれ1ppm/℃以下とすることを特徴とするものである。

さらに、上記構成において、前記中間層は、前記セラミック基材に接する第1の中間層と、前記耐食材に接する第2の中間層との少なくとも2層構造を有しており、前記第1の中間層は前記セラミック基材成分を55〜95体積%含有し、前記第2の中間層は前記耐食材成分を55〜95体積%含有していることを特徴とするものである。

さらにまた、上記構成において、前記耐食材は、厚みが200μm以上であることを特徴とするものである。

本発明の耐食性部材によれば、酸化アルミニウム質焼結体からなるセラミック基材と、YAGまたはイットリアを主成分とする焼結体からなる耐食材とを、前記セラミック基材と前記耐食材との両者に対して接合性が良く、熱膨張係数が両者の間にある前記セラミック基材成分と前記耐食材成分とを含有した焼結体からなる中間層を介して接合したことから、前記セラミック基材への前記耐食材の接合が極めて強い。従って、前記耐食性部材に使用時の熱が印加されたとしても前記耐食材が前記セラミック基材より剥離することはなく、前記耐食性部材を常に安定して使用することができる。さらに、前記耐食材の相対密度が98%以上であることから、開気孔の存在がほとんどなくなって耐食性が極めて優れたものとなる。

特に、前記セラミック基材と前記中間層との熱膨張係数差および前記耐食材と前記中間層との熱膨張係数差を、それぞれ1ppm/℃以下としておくと、熱の印加時における前記耐食性部材の前記セラミック基材と前記耐食材との接合性をより一層良好なものとなすことができ、前記耐食性部材をより一層安定に使用することが可能となる。

また、前記中間層を前記セラミック基材に接する第1の中間層と、前記耐食材に接する第2の中間層との少なくとも2層構造とし、前記第1の中間層には前記セラミック基材成分を55〜95体積%含有し、前記第2の中間層には前記耐食材成分を55〜95体積%含有させておくと、前記セラミック基材と前記第1の中間層間、前記耐食材と前記第2の中間層間、前記第1の中間層と前記第2の中間層間の接合強度を強くすることができ、これによって前記セラミック基材に対する前記耐食材の接合を極めて強固なものとして、前記耐食性部材をより一層安定に使用することが可能となる。

またさらに、前記耐食材は、YAGまたはイットリアを主成分とする焼結体で形成されていることから、前記耐食材の厚みを200μm以上の厚いものに形成することができ、前記耐食材の厚みを200μm以上とすると、前記耐食材の消耗に時間を要することから長期間の使用に供することが可能となる。

【発明の実施の形態】
以下に本発明の実施の形態を詳しく説明する。

図1は、本発明の耐食性部材の一実施形態を示す斜視図であり、耐食性部材1は、酸化アルミニウム質焼結体からなるセラミック基材2と、YAGまたはイットリアを主成分とする焼結体からなる耐食材3と、セラミック基材2と耐食材3との間に挟まれた中間層4とから構成されている。

セラミック基材2は、酸化アルミニウム質焼結体からなり、耐食性部材1に強度、靱性を持たせるための基材として作用し、半導体製造装置等への取付け時もしくは洗浄時に欠けや割れが生じるのを防止する。

セラミック基材2は、その3点曲げ強度が150MPa以上、破壊靭性が2MPa・√m以上としておくと、耐食性部材1の機械的強度を強いものとし、半導体製造装置等への取付け時に欠けや割れ等が発生するのを有効に防止することができる。従って、セラミック基材2はその3点曲げ強度を150MPa以上、破壊靭性が2MPa・√m以上としておくことが好ましい。

また、酸化アルミニウム質焼結体からなるセラミック基材2は、アルミナの純度を95重量%以上としておくと、耐食性部材1として半導体製造装置等に用いる際、半導体素子
に不純物が混入して半導体素子の特性に悪影響を与えるのを有効に防止できる。従って、酸化アルミニウム質焼結体からなるセラミック基材2は、アルミナの純度を95重量%以上としておくことが好ましい。

さらに、セラミック基材2は、その表面に中間層4を介して耐食材3が接合されている。

YAGまたはイットリアの焼結体からなる耐食材3は、SF 6 ,CF 4 ,CHF 3 ,ClF 3 ,NF 3 ,C4F 8 ,HF等のフッ素系ガス、Cl 2 ,HCl,BCl 3 ,CCl 4 等の塩素系ガス、あるいはBr 2 ,HBr,BBr 3 等の臭素系ガス等のハロゲン系腐食性ガスやこれらハロゲン系腐食性ガスのプラズマに対して優れた耐食性を具備し、半導体製造装置等に使用することによって、半導体製造装置の壁材等が腐食を受けるのを有効に防止することができる。

耐食材3は、YAGまたはイットリアを主成分とする焼結体で形成されていることから、耐食材3の相対密度を98%以上とすることができ、耐食材3の相対密度を98%以上とすると、開気孔の存在がほとんどなくなって耐食性が極めて優れたものとなる。

また、セラミック基材2成分と耐食材3成分とを含有した焼結体からなる中間層4は、その熱膨張係数をセラミック基材2の熱膨張係数と耐食材3の熱膨張係数の間となるようにすることにより、セラミック基材2および耐食材3と中間層4の間には大きな熱膨張係数差はない。従って、耐食性部材1の使用時に熱が印加されたとしてもセラミック基材2および耐食材3と中間層4との間に大きな熱応力が発生することはなく、耐食材3をセラミック基材2に強固に接合させておくことが可能となり、その結果、耐食性部材1を常に安定して使用することができる。

中間層4をセラミック基材2に接する第1の中間層4aと耐食材3に接する第2の中間層4bとの少なくとも2層構造とし、且つ第1の中間層4aにはセラミック基材2の成分を55〜95体積%、第2の中間層4bに耐食材3の成分を55〜95体積%含有させておくと、第1の中間層4aにはセラミック基材2の成分が多量に含有されているため、第1の中間層4aとセラミック基材2とは強固に接合し、第2の中間層4bには耐食材3の成分が多量に含有されているため、第2の中間層4bと耐食材3とは強固に接合し、さらに第1の中間層4aと第2の中間層4bとは同一成分で形成されているため強固に接合し、その結果、セラミック基材2に第1の中間層4aと第2の中間層4bとからなる中間層4を介して、耐食材3を極めて強固に接合させることが可能となり、耐食材3がセラミック基材2より剥離するのが有効に防止されて、耐食性部材1を長期間にわたり安定に使用することができる。

また、中間層4を第1の中間層4aと第2の中間層4bとの2つの層で形成したが、このような2層構造に限定されるものではなく、第1の中間層4aと第2の中間層4bとの間に複数の層の中間層を介在させても良い。この場合、介在させる層のセラミック基材2の成分と耐食材3の成分との含有量は、セラミック基材2に近い層ではセラミック基材2の成分を、耐食材3に近い層では耐食材3の成分を多く含有させるように配慮しておくと、セラミック基材2と第1の中間層4a、耐食材3と第2の中間層4bおよび中間層4を形成する各層間を強固に接合することが可能となる。例えば、第1の中間層4aにセラミック基材2の成分を95体積%、第2の中間層4bに耐食材3の成分を95体積%含有させて形成した場合、第1の中間層4aと第2の中間層4bの間に第1の中間層4aと接する側にセラミック基材2の成分を65体積%、耐食材3の成分を35体積%含有させた中間層を、また第2の中間層4bと接する側にセラミック基材2の成分を35体積%、耐食材3の成分を65体積%含有させた中間層を配することにより、各中間層間をより一層強固に接合することが可能となる。

次に、前述の耐食性部材1の具体的な製法について説明する。

まず、セラミック基材2、耐食材3および中間層4となる原料粉末を調整する。

(セラミック基材2用原料の調整)
主成分としての酸化アルミニウムに焼結助剤としての酸化珪素,酸化マグネシウム,酸化カルシウム等を0.1〜10重量%含有させた原料粉末にパラフィンワックス,ワックスエマルジョン(ワックス+乳化剤),PVA(ポリビニルアルコール),PEG(ポリエチレングリコール)等の所望の有機バインダーを添加混合し、スプレードライにて造粒して原料を調整する。

(耐食材3用原料の調整)
酸化アルミニウム粉末とイットリア粉末とを下式の割合で混合して1000〜1600℃で仮焼した後、これらを粉砕して平均粒子径0.6〜1.2μm、BET比表面積2〜5m2/gのYAG粉末を製作する。

次に、YAG粉末にパラフィンワックス,PVA(ポリビニルアルコール),ワックス

(中間層4用原料の調整)
上述のセラミック基材2用原料と耐食材3用原料を所望の体積%ずつ添加混合して中間層4用原料を調整する。

なお、中間層4を一層で形成する場合には、セラミック基材2用原料と耐食材3用原料とを50体積%ずつ添加混合して中間層4用原料を調整し、また、第1の中間層4aと第2の中間層4bとの2層で形成する場合には、第1の中間層4a用としてセラミック基材2用原料を55〜95体積%、耐食材3用原料を5〜45体積%混合し、第2の中間層4b用として耐食材用原料を55〜95体積%、セラミック基材用原料を5〜45体積%混合した第1の中間層4aおよび第2の中間層4b用原料を調整する。

次に、上述の各原料を例えば、金型プレス成形により所定の形状に成形する。金型プレスによる成形は、金型プレス成形機内に、先ずセラミック基材2用原料を充填するとともにこれを一定の圧力で押圧して、セラミック基材2となる成形体を形成し、次にセラミック基材2となる成形体上に中間層4用原料を充填するとともにこれを一定の圧力で押圧してセラミック基材2となる成形体上に中間層4となる成形体を形成し、次に中間層4となる成形体上に耐食材3用原料を充填するとともにこれを一定の圧力で押圧して中間層4となる成形体上に耐食材3となる成形体を形成し、これによってセラミック基材2となる成形体、中間層4となる成形体および耐食材3となる成形体からなる複合成形体を得る。

そして、最後にこの複合成形体を必要に応じて300〜600℃で脱脂し、しかる後、大気雰囲気中で約1500〜1750℃で焼成すれば、セラミック基材2上に中間層4を介して耐食材3を接合させた製品としての耐食性部材1が完成する。

この場合、耐食材3の厚みは耐食材3用原料の充填量を調整することによって200μm以上の厚いものとすることができ、耐食材3の厚みを200μm以上とすると、耐食材3の消耗に時間を要することから、長期間の使用に供することが可能となる。

なお、耐食材3は、その厚みが200μm未満となると、中間層4上に耐食材3を均一厚みに、且つ中間層4の表面を完全に覆うように形成することが困難となり、耐食性部材1の耐食性が劣化してしまう危険性がある。また、耐食材3の厚みが30mmを超えると、耐食材3用原料を用いて焼成し、焼結体からなる耐食材3を形成する際、耐食材3用原料に含まれている有機バインダーを完全に脱脂するのが困難となって耐食材3の機械的強度を弱くしてしまう危険性がある。従って、耐食材3はその厚みを200μm以上としておくことが好ましく、より好適には200μm〜30mmの範囲としておくのが良い。

また、中間層4は、その厚みを200μm以上としておくと、セラミック基材2と耐食材3との間の全域に均一厚みの中間層4を形成することが可能となり、これによってセラミック基材2と耐食材3とを中間層4を介して極めて強固に接合することができる。従って、中間層4は、その厚みを200μm以上としておくことが好ましい。

さらに、上述の方法では金型プレスによる成形方法を採用することによって耐食性部材1を製作したが、これに限定されるものでなく、鋳込み成形、射出成形等の成形方法を採用しても良い。

かかる耐食性部材1は、半導体製造装置等の内壁材(チャンバー),マイクロ波導入窓,フォーカスリング等に好適に使用される。例えば、図3に示すようなエッチング装置に
利用され、チャンバー5の中にハロゲン系腐食性ガスを注入し、周りに巻かれている誘導コイル9にRF電力を印加してガスをプラズマ化し、下部電極7にも同様にRF電力を与えバイアスを発生させ、フォーカスリング6にてプラズマをウエハー8近傍に集めて所望のエッチング加工が行なわれる。このとき、本装置にて発生したプラズマはチャンバー5や、フォーカスリング6に接触するため、これらの部品は特に腐食を受けやすい。そこで、チャンバー5やフォーカスリング6を本発明の耐食性部材1で形成することにより、優れた耐食性を具備するとともに、取付け時や洗浄時に欠けや割れ等が生じるのを防止することができる。

【実施例】
次に、本発明の実施例を説明する。
(実施例1)
(セラミック基材用原料)
主成分として平均粒径が1〜15μm、純度が95〜99質量%の酸化アルミニウムに、焼結助剤として酸化珪素(SiO2),酸化マグネシウム(MgO)および酸化カルシウム(CaO)を含有し、有機バインダーとしてポリビニルアルコール(PVA),ポリエチレングリコール(PEG)およびワックスエマルジョン(ワックス+乳化剤)をそれぞれ添加混合し、スプレードライにて造粒してセラミック基材用原料を得た。

(耐食材用原料)
YAG,イットリア(Y 2 O 3 ),マグネシア(MgO),スピネル(MgOAl2O3)の一種に焼結助剤として酸化セリウム(CeO)を添加し、有機バインダーとしてPVA、PEGおよびワックスエマルジョンを添加混合し、スプレードライにて造粒して各耐食材用原料を得た。

(中間層用原料)
上述したセラミック基材用原料と耐食材用原料とをそれぞれ50体積%ずつ添加混合して中間層用原料を得た。

次に、金型プレス成形にてセラミック基材用原料、中間層用原料および耐食材用原料を用いて順次成形し、各々の直径が30mm、厚みが5mmのセラミック基材となる成形体,中間層となる成形体および耐食材となる成形体からなる複合成形体を得た。

次に、この複合成形体を350℃で2時間脱脂した後、1500〜1750℃で5時間焼成してセラミック基材,中間層および耐食材が表1に示す成分からなる各耐食性部材を得た。

また、従来例として酸化アルミニウム質焼結体からなるセラミック基材(直径が30mm、厚みが5mm)上に、YAGまたはイットリアをそれぞれ主成分とする耐食材を直径が30mm、厚みが1mmとなるように、溶射またはCVDによって形成した試料(試料No.9〜12)を製作した。

なお、各試料の耐食材の相対密度は次式で求めた。

さらに、各試料のセラミック基材,中間層および耐食材の熱膨張係数は、JISR1618に準拠して測定した(測定範囲は、室温〜1500℃)。

そして、各試料の接合状態を評価するため、各試料に対し熱サイクル(室温〜1400℃)を繰り返し印加し、熱サイクルの印加が20回未満において耐食材がセラミック基材
より剥離したものは××、20〜30回未満で剥離したものを×、60回でも剥離しなかったものを◎とした。

次いで、各試料の耐食性を評価するため、各試料の耐食材をラップ加工により鏡面にするとともにRIE(Reactive Ion Etching)装置にセットしてCl2ガス雰囲気下でプラズマ中に3時間曝し、その前後の耐食材の重量の減少量から1分間当たりの重量の減少量を算出した。

そして、純度99.9重量%の酸化アルミニウム質焼結体を基準試料とし、この酸化アルミニウム質焼結体の耐食性評価時の1分間当たりの重量の減少量を1としたときの相対比較でエッチングレートを算出した。そして、エッチングレートが0.8以上を×、0.5以下を○、0.3以下を◎として評価した。

表1から明らかなように、セラミック基材と耐食材との間に中間層を設けた本発明の実施例の試料No.1〜4およびマグネシアまたはスピネルの中間層を設けた試料No.5〜8は、中間層を介してセラミック基材と耐食材との接合が極めて強いことから、熱サイクルが繰り返し印加されたとしても耐食材がセラミック基材より剥離することはなく、長期間の使用に供することができることがわかった。

これに対し、セラミック基材に耐食材を溶射やCVDで被着させた従来例の試料No.9〜12は、熱サイクルの印加が30回未満で耐食材がセラミック基材より剥離してしまい、長期間の使用に供することができないことがわかった。

また、本発明の実施例の試料No.1〜4は、耐食材の相対密度が98%以上で、且つエッチングレートが0.24以下であり、極めて耐食性に優れていることから、耐食材の消耗が少なく長期間の使用に供することができることがわかった。

これに対し、マグネシアまたはスピネルの中間層を設けた試料No.5〜8は、エッチングレートが0.42〜0.50であり、本発明の実施例の試料の方が耐食性に優れていることがわかる。また、従来品の試料No.9〜12は、エッチングレートが0.81以上であり、耐食性に劣り短期間に消耗してしまうことがわかった。

(実施例2)
(セラミック基材用原料)
