[0019]
DETAILED DESCRIPTION OF THE INVENTION
The CVD chamber cleaning method according to the present invention substantially converts FNO (nitrosyl fluoride) and NO (nitrogen monoxide) by converting a cleaning gas containing a specific nitrogen compound containing fluorine into a plasma using a remote plasma generator. By forming a non-containing plasma and introducing the plasma into the CVD chamber, the CVD chamber can be cleaned quickly and without forming and depositing a solid product in the exhaust path. is there. The cleaning gas according to the present invention is a cleaning gas that exhibits excellent cleaning performance by cleaning the CVD chamber by the above-described method.
[0020]
Hereinafter, the CVD chamber cleaning method and the cleaning gas used therefor according to the present invention will be described in detail.
<FThreeCleaning gas containing NO and cleaning method using the same>
The cleaning gas used in the first CVD chamber cleaning method according to the present invention is FThreeIt preferably contains NO (nitrosyl trifluoride) and further contains an inert gas. If necessary, O2May be included.
[0021]
FThreeAlthough the manufacturing method of NO is not specifically limited, For example, it can manufacture by reaction of the following two steps.
NFThree + N2O + 2SbFFive → NF2O+Sb2F11 - + N2
NF2O+Sb2F11 - + 2NaF → FThreeNO + 2NaSbF6
As an inert gas used in the present invention, N2, He, Ne, Ar, Kr, Xe, and Rn. These inert gases may be used alone or in combination of two or more.
[0022]
In the first CVD chamber cleaning method according to the present invention, after a film forming process is performed on a substrate by a CVD apparatus, first, FThreeThe cleaning gas containing NO is introduced into a remote plasma generator to be converted into plasma. At this time, the cleaning gas is sufficiently converted to plasma, and FThreeIt is necessary that FNO and NO generated in the process of turning NO into plasma are substantially not contained in the plasma. If plasma containing FNO is introduced into the CVD chamber, this FNO is generated by SiF generated in the CVD chamber cleaning process described later.FourReacts with (NO)2SiF6Form. In addition, when plasma containing NO is introduced into the CVD chamber, this NO reacts with a large amount of F to form FNO.2SiF6Produces. This (NO)2SiF6Is sublimated at 80 ° C., it is a gas in the chamber, but becomes a solid in the exhaust path at room temperature and accumulates on the inner wall of the exhaust path. This deposited (NO)2SiF6May cause blockage of the exhaust path.
[0023]
The present inventionCleaning method for first CVD chamber according toIn the present invention, “substantially free of FNO and NO” means that FNO or NO does not exist in the plasma, or the concentration thereof is (NO)2SiF6Does not form a concentration,Meaning less than 0.001 mol%That is, the concentration of FNO or NO means 0 mol% or more and less than 0.001 mol%.
The conditions for forming such plasma that substantially does not contain FNO and NO are preferably in the following ranges. The pressure is preferably 50 to 1000 Pa, more preferably 100 to 600 Pa, and particularly preferably 150 to 400 Pa. When the pressure is in the above range, plasma can be generated stably.
[0024]
F in cleaning gasThreeThe NO amount is preferably 10 to 70 mol%, more preferably 30 to 60 mol%, and particularly preferably 40 to 50 mol% with respect to the total gas amount. FThreeWhen the NO amount is in the above range, the parallel plate cleaning method, that is, the method of cleaning the plasma by cleaning the cleaning gas in the CVD chamber is used to improve the cleaning speed.ThreeWhen NO concentration is increased, FThreeNO is not fully plasma, FNO and NO remain in the plasma (NO)2SiF6Is formed and SiFFourThe amount of exclusion may decrease and solid products may accumulate in the exhaust path, but in the first CVD chamber cleaning method according to the present invention, FThreeIncreasing NO concentration increases cleaning speed and SiFFourThe amount of exclusion increases, and the CVD chamber can be quickly cleaned without the solid product forming and depositing in the exclusion path. FThreeIf the amount of NO is too small, the cleaning speed may decrease.ThreeIf the amount of NO is too much, FThreeNO may not be sufficiently converted to plasma, and FNO or NO may remain in the plasma. As a result, (NO)2SiF6May generate.
[0025]
The cleaning gas flow rate supplied to the remote plasma generator is preferably 100 to 5000 sccm, more preferably 500 to 2000 sccm, and particularly preferably 600 to 900 sccm. If the cleaning gas flow rate is in the above range, the parallel plate cleaning method increases F to increase the cleaning gas flow rate in order to improve the cleaning speed.ThreeNO is not fully plasma, FNO and NO remain in the plasma (NO)2SiF6Is formed and SiFFourAlthough the amount of exclusion may decrease and solid products may accumulate in the exhaust path, in the first CVD chamber cleaning method according to the present invention, if the cleaning gas flow rate is increased, the cleaning rate and SiFFourThe amount of exclusion increases, and the CVD chamber can be quickly cleaned without the solid product forming and depositing in the exclusion path. Also, if the cleaning gas flow rate is too low, the cleaning speed may decrease, and if the cleaning gas flow rate is too high, FThreeSince the plasma is introduced from the remote plasma generator into the CVD chamber before the NO is sufficiently transformed into plasma, FNO or NO may remain in the plasma, and as a result, (NO)2SiF6May generate.
[0026]
To generate plasma in a remote plasma generatorOut ofForce power and frequency are FThreeAlthough it will not specifically limit if it is the conditions which NO turns into plasma enough, For example, in the range whose output electric power is 1000-3000 W and the frequency is 300-500 kHz, FThreeIt is determined as appropriate depending on the combination of output power and frequency so that NO is sufficiently converted into plasma.
[0027]
Under the conditions described above, by forming a plasma that substantially does not contain FNO and NO in the remote plasma generator, deposits in the CVD chamber can be quickly removed in the CVD chamber cleaning process described later. In addition, the formation and deposition of a solid product in the exhaust path can be suppressed, and blockage of the exhaust path can be prevented.
[0028]
Next, a plasma substantially free of FNO and NO obtained by the above method is introduced into the CVD chamber to remove the silicon-containing compound attached to the CVD chamber. Specifically, the plasma reacts with a silicon-containing compound deposited in the CVD chamber to react with gaseous SiF at room temperature.FourThis SiFFourIs exhausted from the CVD chamber through an exhaust path. According to this method, since FNO or NO is not substantially present in the plasma, (NO)2SiF6Is not generated, and formation and deposition of a solid product in the exhaust path can be prevented.
[0029]
The plasma may be introduced into the CVD chamber via a source gas path or directly into the CVD chamber. Of these methods, the method of introducing directly into the CVD chamber is preferred. By this method, the silicon-containing compound deposited in the CVD chamber can be removed more efficiently.
As a CVD apparatus to which the cleaning method can be applied, any CVD apparatus having a remote plasma generator can be applied to a conventional apparatus. Further, the present invention can also be applied to an apparatus in which the

[0031]
The first cleaning gas according to the present invention is FThreeThis cleaning gas contains NO and is converted into plasma by the above method and introduced into the CVD chamber.
The cleaning gas is FThreePreferably it contains NO and inert gas, FThreeIt is more desirable that NO is contained in a proportion of preferably 10 to 70 mol%, more preferably 30 to 60 mol%, particularly preferably 40 to 50 mol% with respect to the total gas amount.
[0032]
As the inert gas, N2, He, Ne, Ar, Kr, Xe, and Rn. These inert gases may be used alone or in combination of two or more.
<Cleaning gas containing FNO and cleaning method using the same>
The cleaning gas used in the second CVD chamber cleaning method according to the present invention preferably contains FNO (nitrosyl fluoride) and further contains an inert gas. If necessary, O2May be included.
[0033]
Although the manufacturing method of FNO is not specifically limited, For example, it can manufacture by the following reaction.
F2 + 2NO → 2FNO
As an inert gas used in the present invention, N2, He, Ne, Ar, Kr, Xe, and Rn. These inert gases may be used alone or in combination of two or more.
[0034]
In the second CVD chamber cleaning method according to the present invention, after the film formation process is performed on the substrate by the CVD apparatus, first, the cleaning gas containing FNO is introduced into a remote plasma generating apparatus to be converted into plasma. At this time, it is necessary that the cleaning gas is sufficiently converted to plasma so that FNO and NO are not substantially contained in the plasma. If plasma containing FNO is introduced into the CVD chamber, this FNO is generated by SiF generated in the CVD chamber cleaning process described later.FourReacts with (NO)2SiF6Form. In addition, when a plasma containing NO is introduced into the CVD chamber, this NO reacts with a large amount of F to form FNO, similarly to the above (NO)2SiF6Produces.
[0035]
The present inventionCleaning method for second CVD chamber according toIn the present invention, “substantially free of FNO and NO” means that FNO or NO does not exist in the plasma, or the concentration thereof is (NO)2SiF6Does not form a concentration,Meaning less than 0.001 mol%That is, the concentration of FNO or NO means 0 mol% or more and less than 0.001 mol%.
[0036]
The amount of FNO in the cleaning gas is preferably 10 to 70 mol%, more preferably 30 to 60 mol%, and particularly preferably 40 to 50 mol% with respect to the total gas amount. If the FNO amount is within the above range, the parallel plate cleaning method, that is, the method of cleaning by plasmaizing the cleaning gas in the CVD chamber, if the FNO concentration is increased in order to improve the cleaning speed, the FNO will be sufficiently plasmatized. FNO and NO remain in the plasma (NO)2SiF6Is formed and SiFFourThe amount of exclusion may decrease and solid products may accumulate in the exhaust path. However, in the first CVD chamber cleaning method according to the present invention, when the FNO concentration is increased, the cleaning rate and SiF are increased.FourThe amount of exclusion increases, and the CVD chamber can be quickly cleaned without the solid product forming and depositing in the exclusion path. Further, if the amount of FNO is too small, the cleaning speed may be reduced, and if the amount of FNO is too large, FNO may not be sufficiently converted to plasma, and FNO or NO may remain in the plasma. )2SiF6May generate.
[0037]
The cleaning gas flow rate supplied to the remote plasma generator is preferably 100 to 5000 sccm, more preferably 500 to 2000 sccm, and particularly preferably 600 to 900 sccm. When the cleaning gas flow rate is in the above range, in the parallel plate cleaning method, if the cleaning gas flow rate is increased in order to improve the cleaning speed, FNO is not sufficiently converted to plasma, and FNO and NO remain in the plasma ( NO)2SiF6Is formed and SiFFourAlthough the amount of exclusion may decrease and solid products may accumulate in the exhaust path, in the first CVD chamber cleaning method according to the present invention, if the cleaning gas flow rate is increased, the cleaning rate and SiFFourThe amount of exclusion increases, and the CVD chamber can be quickly cleaned without the solid product forming and depositing in the exclusion path. In addition, if the cleaning gas flow rate is too small, the cleaning speed may decrease, and if the cleaning gas flow rate is too high, plasma is introduced from the remote plasma generator into the CVD chamber before the FNO is sufficiently converted to plasma. FNO or NO may remain in the plasma, resulting in (NO)2SiF6May generate.
[0038]
To generate plasma in a remote plasma generatorOut ofThe force power and the frequency are not particularly limited as long as the FNO is sufficiently plasmatized. For example, the output is such that the output power is 1000 to 3000 W and the frequency is 300 to 500 kHz and the FNO is sufficiently plasmatized. It is determined appropriately by a combination of power and frequency.
[0039]
Under the conditions described above, by forming a plasma that substantially does not contain FNO and NO in the remote plasma generator, deposits in the CVD chamber can be quickly removed in the CVD chamber cleaning process described later. In addition, the formation and deposition of a solid product in the exhaust path can be suppressed, and blockage of the exhaust path can be prevented.
[0040]
[0041]
The plasma may be introduced into the CVD chamber via a source gas path or directly into the CVD chamber. Of these methods, the method of introducing directly into the CVD chamber is preferred. By this method, the silicon-containing compound deposited in the CVD chamber can be removed more efficiently.
As a CVD apparatus to which the cleaning method can be applied, any CVD apparatus having a remote plasma generator can be applied to a conventional apparatus. Further, the present invention can also be applied to an apparatus in which the

【The invention's effect】
FThreeA cleaning gas containing NO or FNO is converted into plasma by a remote plasma generator to form a plasma substantially free of FNO and NO, and this plasma is introduced into the CVD chamber, whereby the cleaning gas concentration or the cleaning gas is obtained. Even when the flow rate is increased to increase the cleaning speed, SiFFourThe amount of exclusion can be increased, formation and deposition of solid products can be suppressed, and blockage of the exhaust path can be prevented.
