【発明の属する技術分野】
本発明は、マイクロ波帯などの高周波帯域に適用され、特に薄膜圧電共振器(FBAR:Film Bulk Acoustic Resonator)を用いたRF(Radio Frequency)フィルタと、この高周波フィルタを実現する薄膜圧電共振器に関する。

【従来の技術】
移動無線通信装置などに好適に用いられる小型のフィルタ素子として、例えば表面弾性波(SAW:Surface Acoustic Wave )フィルタなどが知られている。なかでも近年では、ギガヘルツ帯域の信号を取り扱うことのできる薄膜圧電共振器と、この薄膜圧電共振器を用いたRFフィルタ(以下高周波フィルタと称する)に注目が集まっている。

薄膜圧電共振器を用いて帯域通過フィルタ回路を構成するには、直列に接続された薄膜圧電共振器の共振周波数と、並列に接続された薄膜圧電共振器の反共振周波数とがほぼ一致するように共振器を設計する手法が一般的である。このようにして構成されたフィルタの帯域幅は、共振器の共振周波数と反共振周波数との間隔(Δfとする)の1.4倍程度の値をとることがフィルタ回路の理論から導かれる。Δfは共振器を構成する圧電体材料固有の材料定数である電気機械結合定数(kt 2)に比例し、次式(1)に示す関係を満たす。ここでfrは共振周波数である。

例えば、5GHz無線LAN(Local Area Network)向けの帯域通過フィルタを構成するには、圧電体として弾性定数が大きいAlN(窒化アルミニウム)を選択すると有利である。これは、直列抵抗を減らすため共振器における上下電極の間隔を150〜200nm程度としても、AlNの弾性定数が大きいことから共振周波数を5GHz程度にまで上げることができるためである。

しかしながら、AlNの結合定数はおよそ6%であり、式(1)によればΔf〜120MHzとなる。よってAlNを圧電体として用いる薄膜圧電共振器を複数組み合わせて帯域通過フィルタを構成すると、その通過帯域幅は約170MHzとなる。図17は、従来の薄膜圧電共振器の共振周波数特性を示す図である。図示されるように、通過帯域半値幅付近における通過帯域幅は約170MHzであることがわかる。

ところで、近年の通信システムにおいては、日本向けの仕様と欧州向けの仕様とで要求される通信帯域が異なる場合が有る。例えば無線LANシステムにおいては、日本向けの仕様では帯域通過フィルタの通過帯域として約100MHz(5.15〜5.25GHz)確保できれば良いため、AlNを圧電体として用いる薄膜圧電共振器を組み合わせることで充分に仕様を満たすことができる。しかしながら欧州向けの仕様では帯域通過フィルタの通過帯域として約200MHz(5.15〜5.35GHz)を要求される。よって従来の薄膜圧電共振器を用いた帯域フィルタには、少なくとも欧州向けの仕様に応えることができないという不具合がある。

このような不具合を解決するために通過帯域を拡大する方法としては、第1に、インダクタンスを接続してΔfを広げるという手法がある。第2に、直列に接続される薄膜圧電共振器の共振周波数と、並列に接続される薄膜圧電共振器の反共振周波数とをわずかにずらすという手法がある。

しかしながらいずれの手法にも、帯域内の挿入損失を増やすといった弊害がある。また薄膜圧電共振器を用いた高周波フィルタの帯域幅の最大値は、薄膜圧電体材料の物性値によってほぼ決定付けられるため、これらの手法により如何に帯域幅を広げたとしても高々200MHz程度が限度である。よって構内用の無線LANシステムの帯域だけでなく、4.9GHz帯や5.8GHz帯を使用する公衆サービスなどを含めた無線LANにも対応するためには複数のフィルタを回路を並列に接続する必要が生じ、挿入損失がさらに増加するという悪循環に陥る。

なお、FBARを用いたフィルタに関わる技術を開示した公知文献として、下記の特許文献1がある。この文献に記載の発明は、例えばCDMA(Code Division Multiple Access)を利用する無線通信装置に用いられる送受切換器において、1ワットを超える電力レベルによって送受切換器の信頼性又はフィルタ特性の長期安定性が損なわれることのない、十分に急峻なフィルタ特性を備える送受切換器を提供することを目的とする。また、当該文献に記載される発明のもう1つの目的は、セラミック・フィルタ又はSAWフィルタをベースにした現行の送受切換器よりかなり小型であって、製造コストを低く保つことができるように個別同調を必要としない送受切換器を提供することも目的とする。

【発明が解決しようとする課題】
以上述べたように従来の薄膜圧電共振器を用いた高周波フィルタには、その帯域幅の最大値が薄膜圧電体材料の物性値によってほぼ決定付けられるため、広帯域化が困難であるという不具合がある。
本発明は上記事情によりなされたもので、その目的は、通過帯域の広帯域化を図った高周波フィルタおよび薄膜圧電共振器を提供することにある。

【課題を解決するための手段】
上記目的を達成するために本発明に関わる薄膜圧電共振器は、一方の面とこの面と対向する他方の面とを有する薄膜圧電体と、入力信号が印加され前記一方の面に取り付けられる第1の極板と、前記他方の面に前記第1の極板と対向して取り付けられ高周波的に接地される第2の極板と、前記一方の面に取り付けられ高周波的に接地される第3の極板と、前記他方の面に前記第3の極板と対向して取り付けられ共振信号を出力する第4の極板とを具備することを特徴とする。
このような構成であるから、第4の極板から入力信号と逆相の共振出力を取り出すことが可能となる。

また本発明に関わる高周波フィルタは、並列接続され互いに中心周波数の異なる第1および第2のフィルタに高周波信号を分配し並列合成して濾波出力を得る高周波フィルタであって、前記第1のフィルタは、前記高周波信号の分配路中に直列接続される第1の共振器と、この第1の共振器に並列接続される第2の共振器とを備え、前記第2のフィルタは、例えば上記逆相出力を得る手段を有する薄膜圧電共振器からなる第3の共振器と、この第3の共振器に並列接続される第4の共振器とを備えることを特徴とする。

このような手段を講じたことにより、第2のフィルタからは入力される高周波信号と逆相の共振出力を得ることができる。ここで、例えば第1の極板と第2の極板との厚みを変えることで、第1および第2のフィルタの中心周波数を異ならせることができ、その差に相当する通過帯域を有する高周波フィルタを実現することが可能となる。これにより、薄膜圧電体の材料によって決められる薄膜圧電共振器フィルタの最大帯域幅以上の帯域幅を実現することができる。

【発明の実施の形態】
以下、図面を参照して本発明の実施の形態を詳細に説明する。

(第1の実施形態)
図1は本発明に係わる高周波フィルタの第1の実施形態を示す回路図である。図1において、高周波の入力信号RFinは2分岐され、並列接続される第1のフィルタおよび第2のフィルタに分配されたのち合成され、濾波出力RFoutが得られる。

第1のフィルタは薄膜圧電共振器101,102とからなる。薄膜圧電共振器101は高周波信号の分配路に直列に接続され、薄膜圧電共振器102は薄膜圧電共振器101に並列に接続される。第2のフィルタは薄膜圧電共振器103,104とからなる。薄膜圧電共振器103は高周波信号の分配路に直列に接続され、薄膜圧電共振器104は薄膜圧電共振器103に並列に接続される。ここで、薄膜圧電共振器103は入力された信号の位相を反転させる機能を持ち、従って第1および第2のフィルタの共振出力は互いに反転した状態で合成される。

図2は、図1に示される各フィルタの周波数スペクトルを示す図である。本実施形態においては各フィルタに異なる中心周波数を持たせる。図2(a)に示されるように第1のフィルタの中心周波数をf1とする。図2(b)に示されるように第2のフィルタの中心周波数をf2とする。各フィルタの通過帯域を合成すると、図2(c)に示される広帯域化された特性が得られる。これは、帯域が重なり合う部分を互いに逆相で合成することにより、当該部分がインピーダンス的に和合成されるためである。

図3は、図1に示される薄膜圧電共振器101,102,104の一構成例を模式的に示す断面図である。図3において、向かい合う極板302により薄膜圧電体301を挟み込み、この構造を支持層304および基板303で支える。さらに、薄膜圧電体301および極板302と基板303の間に空気層305を設ける。なお空気層305に代えて、真空層を設けても良い。

図3の構成の薄膜圧電共振器の動作原理を以下に説明する。極板302に印加される電圧により薄膜圧電体301が振動する。その振動を対向の極板が波として検値し、出力電圧に変換することにより共振出力が得られる。

薄膜圧電体301の振動による共振周波数、反共振周波数は、薄膜圧電体301の厚みt、極板302の厚みh、および薄膜圧電体の材料により決定される。薄膜圧電体材料としては、例えば窒化アルミニウム(AlN)、チタン酸バリウム(BaTiO3:BTO)、およびチタン酸バリウムストロンチウム(BaxSr1−xTiO3:BSTO)などの物質がある。極板302はアルミニウム、金、および銅などの金属電極を使用できる。基板303には、例えばSiなどの半導体プロセスが使用できる材料を使用する。支持層304は例えば基板がSiである場合はSi02などの材料を使用する。空気層305は例えば選択性エッチングなどの手法を用いて形成される。

図4は、図1に示される薄膜圧電共振器101,102,104の等価回路を示す回路図である。C0(401)がL1(402)、およびC1(403)に並列接続されている構造をとる。C0(401)は、極板面積、薄膜圧電体の厚み、および誘電率などの金属/圧電体(誘電体)/金属構造の物理形状に起因するキャパシタンスである。L1(402)、C1(403)は、主に薄膜圧電体の分極率など、圧電体としての物性に起因するインダクタンスとキャパシタンスである。

図6、図7に示される高周波フィルタの通過周波数帯域は、次のようにして得られる。まず、直列接続される薄膜圧電共振器601の共振周波数frを決定する。さらに、並列接続される薄膜圧電共振器602の共振周波数を、薄膜圧電共振器601の反共振周波数faに合わせて設計することで、通過周波数帯域BWを次式(5)に示されるように決定できる。

以上述べたように本実施形態では、それぞれ対向する2対の極板で薄膜圧電体を挟み込み、薄膜圧電共振器103を形成する。この薄膜圧電共振器103各対の極板のうち薄膜圧電体103の異なる面に取り付けられる極板を接地することにより、入力信号に対して位相の反転した共振出力を得る。そして、薄膜圧電共振器101,102をラダー状接続して中心周波数f1の第1のフィルタを形成し、薄膜圧電共振器103,104をラダー状接続してf1と異なる中心周波数f2の第2のフィルタを形成する。これらのフィルタを並列接続してフィルタを形成するようにしている。

すなわち、図1に示される位相を反転させる手段を持つ薄膜圧電共振器103を形成し、この薄膜圧電共振器103を用いて入力信号の位相を反転させるフィルタ(第2のフィルタ)を構成する。そして、このフィルタを、中心周波数の異なる別のフィルタ(第1のフィルタ)と並列に接続することにより、各フィルタの通過帯域が重なり合う部分を滑らかに接続して中心周波数の差に相当する通過帯域を得る。

このように、薄膜圧電共振器を用いることでギガヘルツ帯などの超高周波領域においても充分に動作可能な高周波フィルタを実現することができる。しかも位相を反転させる手段を持つ薄膜圧電共振器により通過帯域の異なる複数のフィルタの帯域を滑らかに接続することができるようになり、これらのフィルタを複数接続することで通過帯域を自由に拡大することができる。また接続されるフィルタの中心周波数を適切に設定することで、複数の通過帯域を有するバンドパスフィルタを構成することもできる。

(第2の実施形態)
図14は、本発明に係わる高周波フィルタの第2の実施形態を示す回路図である。これは、一枚の薄膜圧電体を3対の極板で挟み込んだ構成となっている。そして、薄膜圧電体における、入力信号RFinが入力される極板が取り付けられる面と同じ面に、極板1101を取り付け、この面の対向面に、極板1102を取り付ける。入力信号RFinが入力される極板に対向する極板と、極板1101に対向する極板と、極板1102に対向する極板とを、それぞれ接地する。

本実施形態では、一枚の薄膜圧電体で異なる共振周波数の二つ以上の出力を得るための方法としては、極板の厚みを変化させる手法が有る。

図14の構成は、図6で示されるフィルタ構造を並列接続したものに相当し、図1の高周波フィルタと同様の機能を実現できる。しかも本実施形態によれば、薄膜圧電体の面積を小さくすることができるとともに、薄膜圧電共振器の数を減らせることから、図1の構成に比べサイズをより小さくした高周波フィルタを実現することができる。

図15は、この実施形態に係わる高周波フィルタの別の構成を示す回路図である。この構成は、図14で示される広帯域薄膜圧電共振器フィルタを、多段並列に組み合わせたものである。この構成においても、各サブフィルタの中心周波数を適切に設定することにより、図12または図13と同様の通過帯域特性を実現することができる。しかも本実施形態においては一つ一つのサブフィルタのサイズを小さくできることから、全体でのサイズを更に縮小することが可能になる。

以上詳しく述べたように本発明によれば、通過帯域の広帯域を図った高周波フィルタおよびこの高周波フィルタを実現する薄膜圧電共振器を実現することができる。
