La présente invention concerne un film multicouches souple, transparent, autoporté et à effet de barrière aux gaz, son procédé de fabrication et un dispositif optoélectronique de type organique ou hybride organique/ inorganique incorporant ce film. L'invention s'applique notamment à un dispositif à diodes électroluminescentes organiques ( OLED ), à cellules photovoltaïques organiques ( OPV ) ou à transistors organiques à couches minces ( OTFT ), à titre non limitatif, mais englobe également d'autres applications requérant en particulier les propriétés précitées de transparence et d'effet de barrière pour le film autoporté, comme par exemple des emballages hermétiques de type poche souple. De manière connue, les dispositifs optoélectroniques organiques du type précité doivent, pour un certain nombre d'applications, être protégés ou isolés vis-à-vis des espèces oxydantes de l'atmosphère (principalement l'oxygène et la vapeur d'eau). Si cette protection n'est pas correctement réalisée, la dégradation qui s'ensuit se manifeste principalement par l'apparition de points noirs non émissifs dans le cas des dispositifs OLED , qui sont en fait la résultante de la pénétration de la vapeur d'eau dans la diode qui dégrade alors l'interface entre cathode ou anode et structure organique d'émission de lumière. The important thing for the or each inorganic layer is that it is transparent and above all sufficiently dense to satisfactorily exert its function as a gas barrier.

Selon une autre caractéristique optionnelle de l'invention, l'on dépose en outre une couche intermédiaire d'adhésion entre la couche inorganique d'une unité et la couche organique d'une autre unité destinée à la surmonter, la ou chaque couche intermédiaire pouvant être obtenue par un traitement de surface choisi dans le groupe constitué par les traitements par plasma, les dépôts en couche mince d'un promoteur d'adhésion et les traitements chimiques de surface, le dépôt en couche mince d'un promoteur d'adhésion étant de préférence mis en oeuvre dans le cas où la couche organique concernée est à base d'un parylène. Selon une autre caractéristique également optionnelle de l'invention se rapportant notamment à la seconde application précitée, l'on dépose en outre, sur la couche inorganique de la dernière unité déposée, une couche externe électriquement conductrice et transparente selon une épaisseur de préférence comprise entre 50 nm et 150 nm et qui peut être telle que définie ci-dessus en relation avec cette seconde application. Dans ce cas, l'on réalise antérieurement à l'étape b) de délaminage des opérations de gravure sur le film déposé sur ledit substrat d'origine, afin d'utiliser ce film une fois délaminé comme substrat souple du dispositif optoélectronique. Conformément aux première et troisième applications précitées de l'invention, l'on façonne le film obtenu suite à l'étape b) de délaminage pour obtenir respectivement soit un emballage transparent et hermétique de type poche souple, soit une structure d'encapsulation transparente et étanche destinée à être reportée sur un substrat souple d'un dispositif optoélectronique organique ou hybride organique/ inorganique. D'autres avantages, caractéristiques et détails de l'invention ressortiront du complément de description qui va suivre en référence à des dessins annexés, donnés uniquement à titre d'exemples et dans lesquels : la figure 1 est une vue schématique en section transversale d'un exemple de film multicouches selon l'invention en cours de fabrication, ce film recouvrant un substrat rigide d'origine utilisé pour son dépôt, la figure 2 est une vue schématique en section transversale 10 du film de la figure 1 finalement autoporté par délaminage vis-à-vis de son substrat d'origine, et la figure 3 est une vue schématique en section transversale d'un autre exemple de film multicouches selon l'invention en cours de fabrication, ce film recouvrant le substrat rigide d'origine utilisé pour son dépôt 15 à l'instar de la figure 1. The underlayer 3 and the inorganic layers 12 and 22 are each preferably based on an aluminum oxide of formula Al 2 O 3 deposited by ALD, via a pair of trimethylaluminium / H 2 O precursors.
La couche polymérique inférieure 11 est de préférence à base d'un parylène tel qu'un PPX-HT par exemple, que l'on dépose par CVD . En variante, la couche 11 peut être à base d'un polymère fluoré déposé par voie liquide, tel qu'un poly(tétrafluorométhane), un poly(tétrafluoroéthylène) ou un poly(hexafluoroacétone). Concernant la couche polymérique supérieure 21, elle est dans cet exemple également à base d'un parylène identique à celui de la couche 11, étant néanmoins précisé que le polymère de cette couche 21 pourrait être très différent de celui de la couche 11 en étant par exemple un polyacrylate déposé par polymérisation flash ou par toute autre voie. Ainsi, on peut citer comme exemple de polymères utilisables pour les couches 11 / 21, respectivement les paires parylène / parylène, polymère fluoré / parylène, parylène / polyacrylate, et polymère fluoré / polyacrylate. Quant à la couche externe 4, elle est par exemple à base d'un oxyde transparent conducteur, tel qu'un ITO déposé par pulvérisation ou du ZnO déposé par ALD . On notera que dans cet exemple de la figure 1, on peut se passer de couche intermédiaire d'adhésion entre la couche inorganique 12 de l'unité inférieure 10 et la couche organique 21 de l'unité supérieure 20. Toutefois, on peut avantageusement utiliser une telle couche intermédiaire sous forme d'un dépôt en couche mince d'un promoteur d'adhésion comme par exemple HDMS, a-C, FDTS ou bien un promoteur pour le PPX tel que ceux commercialisés sous les noms KBM-503 ou A-174 . Comme illustré à la figure 2, après les dépôts successifs des unités 10 et 20 et de la couche externe 4 et la mise en oeuvre des étapes de gravure du film 1 sur le substrat 2 qui sont requises en fonction de l'application recherchée pour celui-ci, on procède à la libération du film 1 par rupture adhésive de son interface 5 avec ce substrat 2 recouvert de la sous-couche 3 (voir flèches A pour la direction des forces de séparation), cette interface 5 à base du parylène ou du polymère fluoré formant donc la face délaminée du film 1 finalement séparé. On notera que ce délaminage est rendu possible par l'épaisseur suffisante du film 1 déposé sur le substrat 2, qui est supérieure à 10 pm et qui permet la préhension de ce film 1. As for the outer layer 4, it is for example based on a transparent conductive oxide, such as a spray-deposited ITO or ZnO deposited by ALD. It should be noted that in this example of FIG. 1, it is possible to dispense with an intermediate adhesion layer between the inorganic layer 12 of the lower unit 10 and the organic layer 21 of the upper unit 20. However, it is advantageous to use such an intermediate layer in the form of a thin layer deposition of an adhesion promoter such as for example HDMS, aC, FDTS or a promoter for PPX such as those sold under the names KBM-503 or A-174. As illustrated in FIG. 2, after the successive deposition of the units 10 and 20 and of the outer layer 4 and the implementation of the etching steps of the film 1 on the substrate 2 which are required as a function of the application sought for that here, the film 1 is released by adhesive breaking of its interface 5 with this substrate 2 covered with the underlayer 3 (see arrows A for the direction of the separation forces), this interface 5 based on parylene or fluorinated polymer thus forming the delaminated surface of the finally separated film 1. It will be noted that this delamination is made possible by the sufficient thickness of the film 1 deposited on the substrate 2, which is greater than 10 μm and which makes it possible to grip this film 1.
On obtient suite à ce décollage un film 1 souple, transparent, autoporté, à effet de barrière satisfaisant notamment vis-à-vis de la vapeur d'eau de l'atmosphère, grâce en particulier aux couches inorganiques denses 12 et 22 déposées par ALD , et présentant en outre une tenue satisfaisante aux températures élevées dans le cas préférentiel de l'utilisation de PPX-HT pour les couches polymériques 11 et 21. Le film 1' illustré à la figure 3 une fois déposé sur le substrat provisoire rigide 2 (avant délaminage) se distingue essentiellement de celui de la figure 1, en ce qu'il comporte une troisième unité 30 comprenant une couche polymérique 31 surmontée d'une couche inorganique 32, ces deux couches 31 et 32 étant par exemple déposées comme indiqué en référence à la figure 1 (dans l'exemple de la figure 3, les couches polymériques 21 et 31 sont choisies identiques en étant différentes de la couche polymérique inférieure 11). Sur cette figure 3 sont visibles en outre deux couches intermédiaires d'adhésion 40 et 50 reliant entre elles la couche inorganique 12 de la première unité 10 déposée à la couche polymérique 21 de la seconde unité 20, et la couche inorganique 22 de cette dernière à la couche polymérique 31 de la dernière unité 30 déposée, respectivement. Chaque couche intermédiaire 40, 50 peut par exemple être obtenue par dépôt en couche mince d'un promoteur d'adhésion tel que ceux précités. On notera que cette fabrication du film 1, 1' selon l'invention sur le substrat rigide provisoire 2, qui est choisi pour son excellent état de surface en prévision des dépôts successifs et des éventuelles opérations de gravure, présente l'avantage essentiel de conférer au film 1, 1', une fois reporté sur un substrat souple d'un dispositif optoélectronique organique pour en assurer l'encapsulation, d'excellentes propriétés de barrière aux gaz qui sont supérieures à celles qui auraient été obtenues en déposant le film multicouches d'encapsulation directement sur un substrat plastique souple usuel de type PET ou PEN, par exemple. In this figure 3 are further visible two intermediate adhesion layers 40 and 50 interconnecting the inorganic layer 12 of the first unit 10 deposited to the polymeric layer 21 of the second unit 20, and the inorganic layer 22 of the latter to the polymeric layer 31 of the last unit 30 deposited, respectively. Each intermediate layer 40, 50 may for example be obtained by thin-layer deposition of an adhesion promoter such as those mentioned above. It will be noted that this manufacture of the film 1, 1 'according to the invention on the temporary rigid substrate 2, which is chosen for its excellent surface condition in anticipation of successive deposits and possible etching operations, has the essential advantage of conferring to the film 1, 1 ', when transferred onto a flexible substrate of an organic optoelectronic device to ensure encapsulation, excellent gas barrier properties that are greater than those that would have been obtained by depositing the multilayer film of encapsulation directly on a usual flexible plastic substrate of the PET or PEN type, for example.

On notera également que la couche externe 4 électriquement conductrice du film 1 et 1' selon l'invention, qui peut être réalisée en un oxyde transparent conducteur ( OTC ) tel que ceux présentés ci-dessus ou, en variante, en un composé de structure OTC / métal / OTC comme par exemple un IMI de structure ITO / métal / ITO , un nanotube de carbone ou un composé à monocouches de graphène, est simplement optionnelle en fonction de l'application envisagée du film 1, 1'. Dans ce contexte, la Demanderesse a fabriqué par ce procédé de dépôts successifs et de délaminage selon l'invention un film souple autoporté pour un tel emballage, constitué d'une unique unité formée d'une couche de PPX de 10 pm d'épaisseur déposée par CVD sur un substrat de silicium traité par une sous-couche d'AI2O3 pour favoriser le délaminage ultérieur, et d'une couche de AIZO3 de 25 nm d'épaisseur la recouvrant et déposée par ALD à l'instar de la sous-couche de délaminage. On a ainsi obtenu pour ce film autoporté des propriétés de barrière satisfaisantes, notamment à la vapeur d'eau.
