Definitions
- the invention relates to a device to produce a variety of low temperature plasma jets according to the preamble of claim 1.
- the device according to the invention generates plasma jets by means of supplied high-frequency power under Exploitation of the hollow cathode effect.
- the required energy by a high frequency generator with a + frequency between 100 kHz and 100 MHz provided. Due to postal restrictions you usually use the frequency 13.56 MHz.
- the High frequency power is measured using an appropriate Network adapted.
- a special form of gas discharge is the hollow cathode discharge, which generates plasmas with a high ion density regardless of the type of excitation.
- Direct current hollow cathode discharges were reported very early in this century, for example in the article by Günther-Schulze Zeitschrift für Physik 30, pages 175-186 (1924). In the essay by Little and Engel Proc. R. Soc. 224, page 209-227 (1954), a theory for direct current hollow cathode discharges is developed for the first time.
- the article by Pillow, Spectrochimica Acta 36B, page 821-843 (1981) gives an overview of the various physical properties of direct current hollow cathode discharges.
- the article by Lejeune, Grandchamp, Kessi and Gilles, Vacuum 36, pages 837-840 (1986) reports that high-frequency hollow cathode discharge is used in a high-frequency ion source.
- the hollow cathodes are arranged in a matrix which is located in an anode cylinder which is at high voltage.
- the working gas flows into this anode cylinder and from there into the hollow cathodes, where a dense plasma is generated.
- a magnetic field is applied to the anode cylinder.
- no low-temperature plasma jets form when the high-frequency ion source is operated.
- Low-temperature plasma jets are described for the first time in DE 3620214 A1 and in the article by Bardos and Dusek in Thin Solid Films Vol. 158, pages 265-270 (1988) in a device for plasma-assisted CVD (Chemical Vapor Deposition) at very high rates.
- the device consists of a hollow cathode, which is operated with high-frequency power (27.12 MHz).
- the substrate itself or the process chamber also serves as a counter electrode.
- deposition rates of a few ⁇ m per minute for the production of nitride layers can be achieved.
- no arrangement is reported which enables large-area deposition on web-shaped substrates, such as foils. Coating non-conductive substrates is also a problem.
- a high-frequency hollow cathode plasma source for surface modification with a closed construction is also presented.
- the high-frequency hollow cathode channels have a length of 700 mm and are provided with cathode bores. This forms an efficient hollow anode plasma, but this device is not suitable for the deposition of plasma polymer films on moving, two-dimensional substrates due to the closed construction. The construction also prevents the formation of plasma jets.
- the high-frequency hollow cathode is designed, for example, as a 30 cm long hollow cathode, it can be seen that at low chamber pressures in the range of a few millibars, a plasma jet of a non-polymerizing gas is not extracted from all the bores which act as nozzles. Depending on the operating conditions gas flow, vacuum chamber pressure, coupled RF power and the type of gas, a pattern of extracted plasma jets is formed. This pattern cannot be avoided with this device and leads to an inhomogeneous substrate influence. However, it is necessary to work at low pressures, since higher pressures can lead to higher temperatures on the substrate and thus to its destruction.
- the invention solves this problem with the features of claim 1, in particular with those of the identification part, after which the device several separate Contains single hollow cathode chambers and each plasma jet each a single hollow cathode chamber as a discharge space assigned.
- the principle of the invention is thus essentially based insist on the plasma jets individually in separate Ignite single hollow cathode chambers and out of the chambers extract each in a process room.
- the solution according to the invention succeeds in the plasma jets to supply independently of each other with working gas. This enables a permanent, even Burn all plasma jets. Fluidic disadvantages in the prior art that prevent several plasma jets emerging from a common discharge space originate, not evenly permanent burn, can be eliminated.
- the design of the device with a chamber housing and anode housing also enables deposition of insulating layers on a substrate or deposition on insulating substrates.
- openings in the anode at least in some areas to the process room. This will be the first for the surface of the anode hole which is recognizable by the plasma jet enlarged. But it works at the same time, side by side shielding arranged plasma jets from one another, so that they are only in an area close to the substrate overlap in the process space and in this way evenly burn. A mutual influence Adjacent plasma jets are reduced.
- Fig. 1 shows the prior art and represents the principle of creating a low-temperature plasma jet schematically. The generation is based on one on flow-physical effects. To the others the plasma serves as an electrical conductor between a hollow cathode 1 and a hollow anode 2. In a grounded total anode 11 is located one hollow cathode chamber 34 is electrically insulated surrounding hollow cathode 1.
- a non-polymerizing Working gas e.g. Argon, oxygen, nitrogen, etc. flows through the gas inlet 9 into the hollow cathode chamber 34 a. The gas then flows through a Cathode bore 6 and an anode bore 7 in the Hollow anode 2, which evacuates via the gas outlet 10 becomes.
- the hollow cathode 1 by a high frequency generator 8 (e.g. 13.56 MHz) is powered a hollow cathode plasma 3 in the hollow cathode chamber 34 generated.
- the total electrical discharge current also flows through the cathode bore in the plasma 6 and the anode bore 7, so that a zone higher Ion density is created. Both effects create together the Plasmajet 5.
- a gas outlet 10 is provided in the hollow anode 2, in which a hollow anode plasma 4 burns.
- a process room 33 is therefore not completely closed. It can therefore lead to a flow of plasma or gas the holes 6, 7 and come through the process space 33 and the plasma jets 5 can exit the anode bore 5 be extracted.

They extend beyond the bore areas both in the process space 33 and in the single hollow cathode chambers 32 in. Because of the pressure differences each plasma jet 5 flows through the Cathode bore 6 and the anode bore 7 in the process space 33.

- the total gas supply 18 is e.g. by formed a 6 mm thick stainless steel tube.
- the Cathode gas supply 16 is through a tube of 6 mm Realized diameter on which several disks 29th with a thickness of 1 mm and a diameter of 43 mm fixed at a respective distance of preferably 20 mm are.
- the tube 16 with the washers 29 is in pushed the tube 28 forming the entire hollow cathode 27 and thus forms toroidal single hollow cathode chambers 32 of the single hollow cathodes 12.

The device according to the invention generates plasma jets by means of supplied high-frequency power under Exploitation of the hollow cathode effect. The required energy by a high frequency generator with a + frequency between 100 kHz and 100 MHz provided. Due to postal restrictions you usually use the frequency 13.56 MHz. The High frequency power is measured using an appropriate Network adapted.
Sci. Technol. Vol. A7 (6), Seite 3176-3182 (1989).A special form of gas discharge is the hollow cathode discharge, which generates plasmas with a high ion density regardless of the type of excitation. Direct current hollow cathode discharges were reported very early in this century, for example in the article by Günther-Schulze Zeitschrift für Physik 30, pages 175-186 (1924). In the essay by Little and Engel Proc. R. Soc. 224, page 209-227 (1954), a theory for direct current hollow cathode discharges is developed for the first time. The article by Pillow, Spectrochimica Acta 36B, page 821-843 (1981) gives an overview of the various physical properties of direct current hollow cathode discharges. A number of hollow cathode direct current discharges for coating substrates are found in the literature, for example in the article by Jansen, Kuhman and C. Taber, J. Vac. Sci. Technol . Vol. A7 (6), page 3176-3182 (1989).
Somit eignen sich auch Isolatoren naturgemäß nicht als Substrate zur Oberflächenbehandlung.DC discharges and thus such linear arrangements, as will be proposed in the article by Belkind, Li, Clow and F. Jansen, Surface and coating Technology 76-77, page 738-743 (1995), are not suitable for processes in which an insulating coating is deposited on a substrate. Since this serves as an electrode, the discharge cannot be maintained with the complete insulating covering. In the Belkind et. al. the substrate to be treated is used as an anode. Insulators are therefore naturally not suitable as substrates for surface treatment.
In U.S. Patent 5,446,667 to Köhler, Kirk and Follett a method is presented with which it is possible is by means of a direct current hollow cathode discharge on substrates of any kind, e.g. Plastic films, deposit carbon-rich layers. The plasma is arranged in series within two Hollow cathode generated, with a hollow cathode rectangular parallel plates and one so-called hollow cathode slot forms. The stake however, such a slot limits scalability the device as for a given Treatment width a constant ratio of Width to the slot height must be observed.
In einem Aufsatz von Horwitz in Appl. Phys. Lett. In an essay by Horwitz in Appl. Phys . Lett. 43 (10), pages 997-979 (1983), hollow cathode discharges which are operated with high-frequency power are reported for the first time. Etching processes are carried out with the device described therein, the substrate being attached in the hollow cathode itself. Due to the design, no low-temperature plasma jets are formed because the gas particles flow out of the hollow cathode through a gap.
The article by Lejeune, Grandchamp, Kessi and Gilles, Vacuum 36, pages 837-840 (1986) reports that high-frequency hollow cathode discharge is used in a high-frequency ion source. The hollow cathodes are arranged in a matrix which is located in an anode cylinder which is at high voltage. The working gas flows into this anode cylinder and from there into the hollow cathodes, where a dense plasma is generated. To improve plasma homogeneity, a magnetic field is applied to the anode cylinder. However, no low-temperature plasma jets form when the high-frequency ion source is operated.
In U.S. Patent 4,954,751 to Kaufman and Robinson is reported of a device in which in two high-frequency cavities electrically insulated from one another Hollow cathode discharges are generated. The Cavities are created in parallel by a generator Power supplied. However, the working gas does not flow directly into the hollow cathode. The device is limited to two hollow cathodes, so that scaling seems impossible. Besides, none Plasma jets are extracted because this device only should serve as an electron source, so that this device not used in plasma polymerization processes can be.
Low-temperature plasma jets are described for the first time in DE 3620214 A1 and in the article by Bardos and Dusek in Thin Solid Films Vol. 158, pages 265-270 (1988) in a device for plasma-assisted CVD (Chemical Vapor Deposition) at very high rates. The device consists of a hollow cathode, which is operated with high-frequency power (27.12 MHz). In this device, the substrate itself or the process chamber also serves as a counter electrode. With this device, deposition rates of a few μm per minute for the production of nitride layers can be achieved. However, no arrangement is reported which enables large-area deposition on web-shaped substrates, such as foils. Coating non-conductive substrates is also a problem.
Another concept for the production of low-temperature plasma jets is described in WO 96/16531 by Bardos and Barankova (1995). With this device are two parallel plates of a few centimeters Length combined into a high-frequency hollow cathode. A magnet arrangement outside a high-frequency hollow cathode causes the formation of plasma jets. However, here too the substrate forms the anode for the discharge. This device is used in addition to use in etching processes to create hard layers, such as. TiN, the material of the hollow cathode is sputtered and as a layer on the substrate is deposited.
In DE 4233895 Al von Engemann und Korzec, bzw. im Aufsatz von Korzec, Schott und Engemann J. Vac. Sci.Technol. In DE 4233895 Al by Engemann and Korzec, or in the article by Korzec, Schott and Engemann J. Vac. Sci.Technol . A13 page 843-848 (1995) reports a high-frequency hollow cathode plasma source for the surface modification of moving, two-dimensional substrates. This is a closed construction with 300 mm long hollow cathode channels. In this device, there are no bores in the hollow cathode, as a result of which no efficient hollow anode plasma can form. In the essays by Mildner, Korzec, Hillemann and Engemann negotiation. DPG (VI) 31, page 743 (1996), as well as Korzec, Mildner, Hillemann and Engemann (1996) ( contribution to PSE'96 accepted for publication ), a high-frequency hollow cathode plasma source for surface modification with a closed construction is also presented. The high-frequency hollow cathode channels have a length of 700 mm and are provided with cathode bores. This forms an efficient hollow anode plasma, but this device is not suitable for the deposition of plasma polymer films on moving, two-dimensional substrates due to the closed construction. The construction also prevents the formation of plasma jets.
In the article by Korzec, Engemann, Mildner, Ningel, Borgmeier and Theirich contribution to 3rd European Workshop on Surface Engineering Large Area Coating LAC'95 Würzburg, in print (1995) a linear device for the production of high-frequency hollow cathode low-temperature plasma jets is presented. In this device, a high-frequency hollow cathode is arranged coaxially in a hollow anode. Through a matrix-shaped arrangement of bores in the hollow cathode and in the hollow anode, low-temperature plasma jets are emitted with suitable parameters. If the high-frequency hollow cathode is designed, for example, as a 30 cm long hollow cathode, it can be seen that at low chamber pressures in the range of a few millibars, a plasma jet of a non-polymerizing gas is not extracted from all the bores which act as nozzles.
It is therefore an object of the invention to provide a device to produce a variety of intense High-frequency hollow cathode low-temperature plasma jets to create a homogeneous disposition of a functional layer on a web-like and optionally temperature sensitive substrate.
The invention solves this problem with the features

The principle of the invention is thus essentially based insist on the plasma jets individually in separate Ignite single hollow cathode chambers and out of the chambers extract each in a process room. With the solution according to the invention succeeds in the plasma jets to supply independently of each other with working gas. This enables a permanent, even Burn all plasma jets. Fluidic disadvantages in the prior art that prevent several plasma jets emerging from a common discharge space originate, not evenly permanent burn, can be eliminated.
The design of the device with a chamber housing and anode housing also enables deposition of insulating layers on a substrate or deposition on insulating substrates.
Expand according to an advantageous embodiment openings in the anode, at least in some areas to the process room.

In
einer geerdeten Gesamtanode 11 befindet sich davon
elektrisch isoliert die eine Hohlkathodenkammer 34
umgebende Hohlkathode 1. Ein nicht polymerisierendes
Arbeitsgas, z.B. Argon, Sauerstoff, Stickstoff, etc.

34 ein. Das Gas strömt anschließend durch eine
Kathodenbohrung 6 und eine Anodenbohrung 7 in die
Hohlanode 2, welche über den Gasauslaß 10 evakuiert
wird. Dadurch wird eine Strömung im Bereich der
Kathodenbohrung 6 und der Anodenbohrung 7 ausgebildet,
die zur Erzeugung des Plasmajets 5 beiträgt.
Wird die Hohlkathode 1 durch einen Hochfrequenzgenerator
8 (z.B. 13,56 MHz) mit Leistung versorgt, wird
in der Hohlkathodenkammer 34 ein Hohlkathodenplasma 3
erzeugt.

Fig. 4 zeigt einen vergrößerten Ausschnitt des
Bereiches der Bohrungen 6, 7 der oben beschriebenen
Vorrichtung. Das Verhältnis von Kathodenfläche zur
Anodenfläche spielt für die Generierung des Plasmajets
und den Betrieb der Vorrichtung eine wichtige
Rolle, wie im Aufsatz von Horwitz, J. Vac. Sci.
Technol. A1 Seite 60-68 (1983) beschrieben wird. Beim
Ausführungsbeispiel ist die zylindrische Bohrung 7
der Gesamtanode 11 stufenartig ausgebildet. Der Plasmajet

Anodenbohrung 7.

Instead of the two described and illustrated Embodiments of the device, it is possible, several separate single hollow cathode chambers to be arranged in a ring. The plasma jets can either extracted into a process space that itself within the area enclosed by the ring located, or in a process room outside the ring. As an application for such a device comes, for example, the deposition of functional Layers on the outer peripheral surface or on the Inner peripheral surface of a tubular body in Consideration. This can be formed relative to the ring-like Device are moved, while during this movement the deposition of the functional Layer takes place.
All of the devices described above for generation a variety of plasma jets can be used at low Pressures of a few millibars. The temperatures occurring during operation are in on the order of less than 500 ° C.
