Abstract
Description
The invention relates to a micromechanical Ab steering device for a mirror on a Chip is arranged in which below the Mirror is an etched space under which Conductor tracks for controlling the mirror tilt are ordered.
In the prior art there are micromechanical deflections facilities known with which, for example Light rays are deflected by small angles can. The control of the deflection device generally follows by separate control facilities, the deflection of the mirror through electrostatic attraction or repulsion forces is effected.
With the deflection around two axes in the Prior art devices either an additional electromechanical device brought or the micromechanical mirror through an additional device vibrates, be preferred in the resonance range.
In the known deflection devices, the electro mechanically controlled is a disadvantage that because of the relatively large masses of us components the system reacts sluggishly and in consequently short deflection times were not realized can be.
In the case of additional devices with ultrasound Excited deflectors is disadvantageous in that the intended excursions to undefined Wobbles, with a defined movement around the mirror - especially when moving around multiple axes - cannot be reached.
The invention has for its object a two-dimensionally acting deflection device create, which are characterized by small dimensions records and operated at high frequencies can be.
According to the invention, the problem is solved there through that the mirror with a gimbal frame is suspended, the frame by means of two diametrical arranged elastic conductor tracks on the chip is pivotally attached and the mirror by means of two further diametrically arranged conductor tracks NEN is attached to the frame, the others Conductor tracks orthogonal to the conductor tracks of the Frame are arranged.
An advantageous development of the invention provides before that in the cleared room four electrodes the corners of the base of the room are.
It is also possible that the electrodes in the loading rich of connecting lines between the corners of the Base area are arranged.
An advantageous development of the invention ent stands in that the frame of the control current is flowed through in the cleared room two Electrodes arranged on the base of the room net and two current-carrying conductors except half of the frame, preferably below it, are arranged.
A particular advantage of the Ab Steering device is that the arrangement is a defi Controlled movement in two coordinates enables. The low mass of the invention Arrangement and its small dimensions has one very low inertia of the deflection device Episode. This makes it possible to deflect the mirrors actuation with very high frequencies.
In der Zeichnung zeigtThe invention is based on an off management example are explained in more detail. In the Drawing shows

Fig. 1 shows the arrangement according to the invention, wherein a gimbaled mirror 1 is fixed by means of a frame 2 and conductor tracks on a chip 3 4.2. The mirror surface as well as the axes and the frame 2 of the arrangement are preferably produced by micromechanical manufacturing processes on a substrate with recessed conductor tracks 4.1 .
Fig. 2 zeigt die erfindungsgemäße Anordnung in ei ner Schnittdarstellung. Fig. 2 shows the arrangement according to the invention in egg ner sectional view. It represents the undercut produced with micromechanical manufacturing processes as well as the actual mirror element and the recessed interconnects. Below the mirror 1 , electrodes 5 are attached. If an electrical potential is now applied to the mirror surface below the electrical arrangement 5 below the mirror arrangement, the mirror surface can be tilted towards the electrodes 5 . The deflection of the mirror 1 is carried out by electrostatic forces. The electrostatic forces are generated by applying an electrical potential, for example of the order of 400 volts.
Fig. 3 shows a sectional view of the inventive arrangement according to the invention. Here, the undercut produced with micro-mechanical manufacturing processes as well as the actual mirror element and the electrodes 5 can be seen.
Fig. 4 shows an arrangement in which the electrodes 5 are arranged for the deflection under the corners of the etched space. The control is again carried out by applying a potential in the order of 400 volts.
Fig. 5 shows an arrangement in which the elec trodes 5 are arranged orthogonally to the individual torsion axes for the deflection under the effective surfaces of the mirror 1 and the frame 2 . The control is also carried out here by applying a potential of approx. 400 volts.
Fig. 6 shows an arrangement in which the deflection of the mirror about axis in the above-described NEN type. The deflection around the second axis takes place here by an electromotive component. This force effect is induced by a potential difference across the frame 2 and an associated current flow through the legs of the frame 2 in interaction with an external magnetic field, here generated by current-carrying conductors 6 .
Fig. 7 shows an arrangement in which the deflection about the second axis is also carried out by an electromotive component. This force effect is also induced here by a potential difference across the frame 2 and an associated current flow through the legs of the frame 2 in interaction with an external magnetic field. In this case, however, the magnetic field is generated by an assembly 7 arranged outside the micromechanical element.
