Description
Stand der TechnikState of the art
The invention relates to an ultrasonic sensor array, in particular to a MEMS (micro-electro-mechanical system) and to a manufacturing method for this.
Meanwhile, MEMS technology has not only found its way into receiving but also to transmitting elements.
Ultrasonic sensors have a wide range of applications and can, if they are formed in MEMS technology, have a high sensitivity compared to conventional sensors in receiver operation. However, the use of ultrasound arrays made in MEMS technology is severely limited by their robustness. The MEMS components are generally not very resistant to moisture, dirt and external mechanical effects, so that remedy is required. The invention is therefore based on the problem that known ultrasound sensor arrays produced in MEMS technology have a low resistance to moisture, contamination and external mechanical influences.
Darstellung der ErfindungPresentation of the invention
According to the invention, it is proposed to form an ultrasound sensor array in MEMS technology, wherein a field (array) is formed from individual cells, which in turn are covered by a membrane or a cover layer, ie protected against environmental influences. By the solution proposed by the invention, the high sensitivity of ultrasonic sensors, which are formed in MEMS technology, can be maintained, at the same time a very cost-effective Manufacturing possibility is given. Depending on the configuration of the cover layer, or the membrane, the robustness, in particular the robustness against mechanical effects can be set. Since such an ultrasonic sensor array is extremely small in size, an ultrasonic sensor array, such as a receiver array, can be provided with small outer dimensions. The proposed solution according to the invention is also characterized by the fact that the components need not be designed resonantly, but can be designed so that set relatively little, ideally no, problems such as the manufacturing tolerances inevitably occurring during manufacture. The design of the parts for resonant operation provides advantages in the reception sensitivity and provides a mechanical filter of the incoming signals. A resonantly formed cover layer thus has the function of a bandpass filter.
Following the solution proposed according to the invention, the membrane or cover layer covering the ultrasonic sensor array or the ultrasonic sensor array can be set in vibration by impinging sound waves. Since a plurality of chambers is formed below the cover layer or the membrane covering the ultrasonic sensor array, in which the individual ultrasound sensors fabricated by MEMS technology are arranged, the air within each of the ultrasonic sensor array cells can be vibrated. Advantageously, the maximum height of an ultrasonic sensor array cell is half the wavelength. Thus, for example, at an ultrasonic frequency of 50 kHz, a maximum height of the walls bounding the individual array cells of about 3.5 mm. The minimum height of the walls bounding the individual array cells in the ultrasonic sensor array is determined by the deflection of the cover layer. Impacting objects, such as whirled particles, stones and the like deform the membrane or cover layer, the membrane or cover layer is deflected and a deflected by such an external action membrane must not just touch the each covered by her MEMS component. Consequently, the membrane or cover layer serves as a damper or as a retaining device, which protects by deformation due to the inherent elastic properties covered component in MEMS technology.
The cover layer or the membrane which covers the individual ultrasonic sensor array cells can be produced from different materials. According to the invention, the first natural frequency of the membrane or of the cover layer is to be chosen to be greater than or equal to the usable frequency, since otherwise the directional characteristic would be unfavorably influenced. A candidate material is, for example, a fiber-plastic fabric which has a relatively high strength, wherein such a material also has a particularly low weight. In such fiber-plastic fabrics, the mechanical behavior with regard to the damping and the natural frequency can advantageously be adapted in a wide range to the most varied purposes, ie. H. It is a material whose properties can be designed in a wide range.
Vorteile der ErfindungAdvantages of the invention
The advantages associated with the invention are, above all, to be seen in the fact that, owing to the cover layer or membrane proposed according to the invention for covering individual ultrasonic sensor array cells, the high sensitivity of the MEMS-technology-based components is largely retained, since effective mechanical protection against external influences, Pollution, moisture and the like is created more. If a fiber-plastic fabric is used as a cover layer or membrane, it is possible, mechanical properties, d. H. the robustness of setting in a wide range. Due to the small size of the MEMS component and the associated relatively compact design, for example, a receiver array for applications in the sensor area with small external dimensions can be provided. Moreover, if the individual components of such an ultrasonic transducer sensor array are not designed resonantly, there are few problems due to manufacturing tolerances that occur, so that the reject rate can be positively influenced.
Since the MEMS components can be produced simultaneously on a carrier, only the housing and the cover layer have to be materially connected to the carrier, so for example glued or soldered with this. Thus, the production is extremely simple and fast. By using the MEMS technology, in particular an amplifier circuit and the evaluation electronics can already be integrated, so that additional separate components can be dispensed with.
