본 개시는 전자 장치에 관한 것으로, 예를 들어 열전달 부재를 포함하는 전자 장치에 관한 것이다.
정보통신 기술과 반도체 기술의 눈부신 발전에 힘입어 각종 전자 장치들의 보급과 이용이 급속도로 증가하고 있다. 특히 최근의 전자 장치들은 휴대하고 다니며 통신할 수 있도록 개발되고 있다.

본 개시의 일 실시예에 따르면, 배터리(250)는 전자 장치(101)의 적어도 하나의 구성 요소에 전력을 공급하기 위한 장치로서, 예를 들면, 재충전 불가능한 1차 전지, 또는 재충전 가능한 2차 전지, 또는 연료 전지를 포함할 수 있다. 배터리(250)의 적어도 일부는, 예를 들어, 인쇄회로 기판(240a, 240b)과 실질적으로 동일 평면 상에 배치될 수 있다. 배터리(250)는 전자 장치(101) 내부에 일체로 배치될 수 있고, 전자 장치(101)와 탈부착 가능하게 배치될 수도 있다.
도시되지는 않지만, 안테나는, 예를 들면, 레이저 다이렉트 스트럭처링(laser direct structuring) 공법을 통해 제 2 지지 부재(260)의 표면에 구현된 도전체 패턴을 포함할 수 있다. 일 실시예에서, 안테나는 박막 필름의 표면에 형성된 인쇄회로 패턴을 포함할 수 있으며, 박막 필름 형태의 안테나는 후면 플레이트(211)와 배터리(250) 사이에 배치될 수 있다. 안테나는, 예를 들어, NFC(near field communication) 안테나, 무선 충전 안테나, 및/또는 MST(magnetic secure transmission) 안테나를 포함할 수 있다. 안테나는, 예를 들어, 외부 장치와 근거리 통신을 하거나, 충전에 필요한 전력을 무선으로 송수신 할 수 있다. 일 실시예에서는, 측면 구조(231) 및/또는 상기 제 1 지지 부재(232)의 일부 또는 그 조합에 의하여 다른 안테나 구조가 형성될 수 있다.
본 개시의 일 실시예에 따르면, 전자 장치(101)는 열 분산 부재(heat dispersion portion, V)를 포함할 수 있다. 일 예로서, 열 분산 부재(V)는 제 1 지지 부재(232)에 배치될 수 있다. 전자 장치(101)의 내부에서 발생된 열은 열 분산 부재(V)를 통하여 분산되거나 전자 장치(101)의 외부로 방출될 수 있다. 예를 들면, 제 1 기판 조립체(240a)에서 발생된 열은 열 분산 부재를 통해 배터리(250) 측으로 전달될 수 있다. 예를 들어, 열 분산 부재는 베이퍼 챔버(vapor chamber) 또는 히트 파이프(heat pipe)를 포함할 수 있다.

도 5 내지 도 16을 참조하여 설명되는 열전달 부재(300)는 도 3을 참조하여 설명한 기판 조립체(240a)에 포함될 수 있다.
도 5를 참조하면, 열전달 부재(300)는 기재층(310, 320) (예: Parraffin Wax), 코팅층(330) (예: Polydopamine (PDA)) 및 방열 물질(340) (예: 갈륨(Ga))을 포함할 수 있다.
일 실시예에 따르면, 열전달 부재(300)는 후술할 전자 부품(241) 위에 제 1 기재층(310)이 배치되고, 제 1 기재층(310) 위에 코팅층(330)이 배치되며, 코팅층(330)과 화학적 결합하며 실온에서 액상인 방열 물질(340)이 코팅층(330) 위에 배치되고, 상기 방열 물질(340) 위에 제 2 기재층(320)이 배치될 수 있다.
일 실시예에 따르면, 실온(room temperature)은 실내 온도를 의미하며, 약 섭씨 15℃ 내지 25℃의 온도를 의미할 수 있다. 다만, 본 개시에서는 방열 물질(340)이 실온에서 액상이며, 방열 물질(340)을 감싸는 제 1 기재층(310) 및 제 2 기재층(320)이 상온에서 고상인 것을 예를 들어 설명하고 있으나, 방열 물질(340)은 실온에서 액상인 것에 한정되지 않으며, 열전달 부재(300)가 열을 전달할 경우 및/또는 열전달 부재(300)를 제작할 경우에 방열 물질(340)이 액상인 것을 특징으로 할 수 있다.
일 실시예에 따르면, 방열 물질(340)이 액상이기 때문에, 방열 물질(340)은 유동성이 있을 수 있다. 아울러, 방열 물질(340)이 액상이기 때문에, 방열 물질(340)은 열전달 부재(300) 외부로 유출될 수 있다. 방열 물질(340)이 유출된다면, 유출된 방열 물질(340)이 전자 장치(101)의 오작동 및/또는 오염을 유발할 수 있다.
일 실시예에 따르면, 전자 장치(101)의 오작동 및/또는 오염을 방지 및/또는 감소시키기 위해서, 방열 물질(340)의 유동성을 제어하기 위한 기재층(310, 320)이 방열 물질(340)을 둘러싸는 봉지 형태로 열전달 부재(300)가 형성될 수 있다.
일 실시예에 따르면, 액상인 방열 물질(340)의 유동성을 제어하기 위해, 기재층(310, 320)이 방열 물질(340)을 둘러싸는 봉지 형태로 열전달 부재(300)를 구현하면서도, 유동성을 더욱 강하게 제어하기 위해서, 추가적으로 코팅층(330)과 방열 물질(340) 및/또는 코팅층(330)과 기재층(310, 320)이 서로 화학적으로 결합될 수 있다.
봉지 구조 및 화학적 결합을 통해 방열 물질(340)의 유동을 제어하는 경우, 높은 열전도도를 갖는 액상의 방열 물질(340)을 사용하여, 방열 성능이 좋으면서도 방열 물질(340)의 유출에 의해 발생할 수 있는 오작동 및/또는 오염이 방지 또는 감소된 전자 장치(101)를 제공할 수 있다.
상기의 코팅층(330)과 기재층(310, 320) 사이의 결합은 예를 들어, 화학적 결합 중 전자를 원자들이 공유하여 생성되는 공유 결합일 수 있다. 일 실시예에 따르면, 코팅층(330)과 기재층(310, 320) 사이의 결합은 화학적 결합하는 두 원자 중 한 쪽 원자만이 전자를 제공하는 형식의 공유 결합인 배위 결합일 수 있다. 배위 결합은 중심 금속 이온과 전자쌍을 포함하는 리간드(Ligand) 간의 결합이며, 리간드의 전자쌍을 금속 이온이 제공받아 배위결합 화합물을 형성할 수 있다.
코팅층(330)과 방열 물질(340) 사이의 화학적 결합 또한 공유 결합일 수 있다. 일 실시예에 따르면, 코팅층(330)과 방열 물질(340) 사이의 화학적 결합은 질소, 산소, 플루오린 등의 전기음성도가 높은 원자가 수소와 전자쌍을 공유하여 화학적 결합하는 수소 결합일 수 있다.
일반적으로, 수소 결합은 전기음성도가 높은 질소, 산소, 플루오린 등의 원자와 전기음성도가 높은 수소 원자 사이의 공유 결합이기 때문에, 일반적인 형태의 공유 결합보다 더 강하게 화학적 결합할 수 있다. 일 실시예에 따르면, 코팅층(330)과 방열 물질(340) 사이에 화학적 결합이 수소 결합이기 때문에, 더욱 효과적으로 코팅층(330)이 방열 물질(340)의 유동성을 제어할 수 있다.
일 실시예에 따르면, 코팅층(330)은 기재층(310, 320) 및/또는 방열 물질(340)과 강하게 화학적 결합을 하기 때문에, 열전달 부재(300)에서 코팅층(330)은 방열 물질(340)을 기재층(310, 320) 및/또는 코팅층(330)에 점착(Adhesion)시키는 역할을 할 수 있다.
기재층(310, 320)의 입자들은 일반적으로 다른 물질과 접촉에 의해 화학적 결합하는 힘인, 표면 결합력이 약할 수 있다. 따라서, 점착 성질을 갖는 코팅층(330)을 제 1 기재층(310) 과 제 2 기재층(320) 사이에 배치한다면, 기재층(310, 320) 사이의 표면 결합력을 높일 수 있다.
일 실시예에 따르면, 코팅층(330)을 제 1 기재층(310)과 제 2 기재층(320) 사이에 배치하여, 제 1 기재층(310)과 제 2 기재층(320) 사이의 결합력을 높이고, 추가적으로 제 1 기재층(310) 및 제 2 기재층(320)을 이용하여 봉지 구조를 형성하여, 방열 물질(340)의 유동성을 제어할 수 있다. 이를 통해, 방열물질(340)이 기재층(310, 320) 사이에서 외부로 유출되는 것을 방지 또는 감소시킬 수 있다.
일 실시예에 따르면, 기재층(310, 320)은 본 개시 및 이하 실시예에서는 파라핀 왁스(Paraffin Wax)인 것을 예시로 설명되고 있으나, 이에 한정되지 않으며 이하 후술할 다양한 종류의 기재층(310, 320) 입자들일 수 있다.
아울러, 본 개시 및 이하 도면에서는 제 1 기재층(310)과 제 2 기재층(320)이 서로 같은 입자를 사용하여 구성된 것을 예시로 설명되고 있으나, 제 1 기재층(310)과 제 2 기재층(320)은 이하 후술할 다양한 종류의 기재층(310, 320) 입자들 중 서로 다른 입자를 사용할 수도 있다.

일 실시예에 따르면, 제 2 지지부재(244b)는 제 1 지지부재(244a) 위에 배치될 수 있다. 일 실시예에 따르면, 제 1 지지부재(244a) 위에 제 1 방열부재(245) 및 차폐 시트(246)가 배치되고, 상기 제 1 방열부재(245) 위에 제 2 지지부재(244b)가 배치될 수 있다.
일 실시예에 따르면, 제 2 지지부재(244b)는 제 1 지지부재(244a) 내부에 형성된 수용 공간(242)을 밀폐시킬 수 있다. 제 2 지지부재(244b)는 제 1 지지부재(244a) 내부에 배치된 전자 부품(241a, 241b, 241c, 241d)을 커버할 수 있다.
제 2 방열부재(247)는 제 2 지지부재(244b) 위에 배치되며, 전자 부품(241a, 241b, 241c, 241d)으로부터 발생한 열을 외부로 전달할 수 있다.
도 6a, 도 6b, 및 도 6c를 참조하면, 열전달 부재(300)는 전자 부품(241a, 241b, 241c, 241d) 위 및/또는 인쇄회로 기판(243)의 제 1 면(243a)과 제 2 면(243b) 사이에 배치될 수 있다.
도 6a를 참조하면, 열전달 부재(300-1)는 주 발열원인 제 3 전자 부품(241c) 위에 배치될 수 있다. 열전달 부재(300)가 제 3 전자 부품(241c) 위에 배치되는 경우, 제 2 전자 부품(242b) 및/또는 제 3 전자 부품(241c)으로부터 발생하는 열을 열전달 부재(300-1)를 통해 기판 조립체(240a) 외부로 전달할 수 있다. 이로 인해, 전자 장치(101) 내부가 발열로 인해 과열되는 현상을 개선할 수 있다.

이로 인해, 열전달 부재(300-1, 300-2)는 더 효과적으로 기판 조립체(240a) 내부의 열을 외부로 전달할 수 있다. 일 실시예에 따르면, 전자 장치(101) 내부가 발열로 인해 과열되는 현상을, 주 발열원인 제 3 전자 부품(241c)에만 열전달 부재(300-1)가 배치된 경우보다, 제 3 전자 부품(241c) 및 제 4 전자 부품(241d)에 열전달 부재(300-1, 300-2)가 배치되는 경우에 더 효과적으로 개선할 수 있다.
아울러, 도 6c를 참조하면, 전자 장치(101)의 발열 개선 효과를 증가 및/또는 극대화하기 위해, 열전달 부재(300-1, 300-2, 300-3)는 전자 부품(241a, 241b, 241c, 241d)들 뿐 만 아니라, 인쇄회로 기판 내부 다른 위치에도 배치될 수 있다. 예를 들어, 열전달 부재(300-3)는 인쇄회로 기판(243)의 제 1 면(243a)과 제 2 면(243b) 사이에 배치될 수 있다.
일 실시예에 따르면, 본 개시의 열전달 부재(300)의 배치는 전자 장치(101)가 필요로 하는 발열 성능에 따라, 도 6에 개시된 다양한 실시예들 또는 이들의 조합을 통해 결정될 수 있다. 열전달 부재(300)의 배치는 본 도시에 한정되지 않으며, 열전달 부재(300)는 전자 장치(101) 내부에 열전달이 필요로 한 곳에 배치될 수 있다.
도 7은 본 개시의 다양한 실시예들에 따른, 봉지 구조의 열전달 부재(300)의 예시적인 형성과정을 나타내는 도면이다.
도 7을 참조하면, 열전달 부재(300)를 형성하기 위해서, 제 1 기재층(310) 위에 높은 표면 결합력을 갖는 코팅층(330)을 배치하고, 상기 코팅층(330) 위에 방열 물질(340)을 배치할 수 있다.
상기 코팅층(330)에 방열 물질(340)을 배치하더라도, 방열 물질(340)의 유동성으로 인해 방열 물질(340)이 코팅층(330) 위에서 움직일 수 있다. 따라서, 방열 물질(340)이 코팅층(330) 위에 배치되고, 방열 물질(340)이 코팅층(330)의 외부로 유출되기 전에 제 2 기재층(320)을 방열 물질(340)을 감싸도록 배치할 수 있다.
상기와 같은 배치 과정을 통해, 높은 표면 결합력을 가지는 코팅층(330)을 제 1 기재층(310)과 제 2 기재층(320) 사이에 배치함으로써, 코팅층(330)과 기재층(310, 320) 및/또는 코팅층(330)과 방열 물질(340) 사이에 화학적 결합이 형성될 수 있다.
이로 인해, 제 1 기재층(310)과 제 2 기재층(320) 사이의 결합력은 코팅층(330)이 제 1 기재층(310)과 제 2 기재층(320) 사이에 없는 경우보다 결합력이 더 강해질 수 있으며, 방열 물질(340)의 유동을 제어할 수 있다.
일 실시예에 따르면, 제 1 기재층(310)을 구성하는 파라핀 왁스와 같은 용액을 실온에서 고체화한 후, 상기 제 1 기재층(310)에 코팅층(330)을 코팅할 수 있다. 코팅층(330)을 코팅한 후, 실온에서 일정 시간(예: 24시간) 코팅층(330)을 건조 시키고, 상기 코팅층 위에 방열 물질(340)을 배치할 수 있다. 상기 방열 물질(340) 위에 제 2 기재층(320)을 배치하고, 상기 제 2 기재층(320)의 가장자리에 열을 인가(예: 섭씨 80도에서 100도의 온도를 약 1분간)하여, 제 1 기재층(310)과 제 2 기재층(320)을 압착하고, 이를 통해 열전달 부재(300)가 형성될 수 있다.

상기 다양한 단위체들로 인해, 폴리 도파민은 전술한 기재층(310, 320)의 물질인 상 변화가 가능한 물질(예: PCM (Phase Change Material))들과 용이하게 결합할 수 있다. 따라서, 기재층(310, 320) 사이의 결합이 약한 경우, 복수 개의 작용기를 포함하고 있는 폴리 도파민이 기재층(310, 320) 사이의 결합력을 높일 수 있다. 기재층(310, 320) 사이의 결합력이 강해짐에 따라, 열전달 부재(300)의 두께가 보다 더 얇아질 수 있다.

도 11을 참조하면, 비교예로서 고분자 수지에 고체 금속 입자 및/또는 액체 금속 입자를 충진하는 형태의 비교예가 있을 수 있다. 도 11의 비교예에 따르면, 고상의 방열 물질을 사용하는 경우, 방열 물질의 유동성이 낮아 방열 물질의 유출에 의한 오염 및/또는 오작동은 방지 또는 감소될 수 있지만, 고상의 방열 물질에 금속 입자를 충진하는 형태의 열전달 부재는 본 개시의 열전달 부재(300)보다 열 전도성이 낮을 수 있다.
또한, 액상의 방열 물질(340)을 포함하여 열전달 부재(300)를 제작하는 경우, 액상의 방열 물질(340)의 유동성 제어가 되지 않아 외부 압력에 의해 쉽게 액상의 방열 물질(340)이 유출될 수 있으며, 고상의 결합체를 액상의 방열 물질(340)과 함께 사용한다고 하여도, 유동성 제어에 어려움이 있을 수 있다.
도 11을 참조하면, 기재층(310a) 위에 방열 물질(340a)을 배치한 후, 그 위에 기재층(310a)을 배치하여 방열 물질(340a)을 보호할 수 있다. 비교예에 따르면, 기재층(310a)이 방열 물질(340a)을 둘러싸는 봉지 구조를 형성하지 않는 경우, 방열 물질(340a)이 상하로 유출되지 않게 방지하거나, 유출을 감소시킬 수는 있지만, 측면으로 방열 물질(340a)이 노출될 수 있다. 이로 인해, 노출된 측면 방향으로 방열 물질(340a)이 유출되고, 전자 장치(101)의 오작동 및/또는 오염이 발생할 수 있다.
비교예에서 방열 물질(340a)을 보호하기 위해 사용하는 기재층(310a)의 경우, 액상의 방열 물질(340a)보다 열전도도가 낮을(예: 0.5W/mK) 수 있고, 이로 인해, 열전달 부재(300a)가 수직 방향으로 열을 전달할 때, 높은 열저항이 발생하여 열전달 효율을 떨어트릴 수 있다.
본 개시의 일 실시예에 따르면, 방열 물질(340)의 측면으로의 유출을 제어할 수 있는 봉지 구조를 적용하면서도, 유동성 제어를 위해 방열 물질(340)과 코팅층(330) 사이에 화학적 결합이 형성될 수 있다. 아울러, 열 전도성이 좋은 액상의 방열 물질(340)을 사용하여 높은 열전달 효율을 가진 열전달 부재(300)를 제공할 수 있다.
도 13a는 본 개시의 다양한 실시예들에 따른, 개구(O)가 형성되었을 때의 열전달 부재(300)의 단면도이다. 도 13b는 본 개시의 다양한 실시예들에 따른, 개구(O)가 형성되었을 때의 열전달 부재(300)의 단면도이다.
도 13a, 도 13b를 참조하면, 열전달 부재(300)에 봉지 구조를 구현할 경우, 내부 공간(S)(예: 제 2 기재층(320)과 방열 물질(340) 사이의 공간)이 형성될 수 있다. 열전달 효율이 낮은 공기를 포함하는 내부 공간(S)이 열전달 부재(300) 내부에 형성되는 경우, 열전달 부재(300)의 외부로의 열전달 효율이 낮아질 수 있다.
일 실시예에 따르면, 봉지 구조의 내부 공간(S)을 없애고, 열전달 부재(300)의 열전달 효율을 높이기 위하여, 기재층(310, 320) 일 단부에 개구(O)를 추가적으로 형성할 수 있다. 기재층(310, 320) 일 단부에 개구(O)를 형성하여, 내부 공간(S)을 제거하는 경우, 방열 물질(340)의 유동성으로 인해 방열 물질(340)이 공기와 함께 유출될 수도 있다.
일 실시예에 따르면, 개구(O)를 통해 방열 물질(340)이 함께 유출되는 것을 방지 및/또는 감소시키기 위해서, 열전달 부재(300)는 추가적으로 삽입 부재(I)를 더 포함할 수 있다. 상기 삽입 부재(I)는 압력 부재(P)를 통해 상기 개구(O)에 삽입되어 고정될 수 있다. 예를 들어, 압력 부재(P)는 열 및 압력을 삽입 부재(I)에 인가할 수 있으며, 열 및 압력을 통해 삽입 부재(I)는 기재층(310, 320) 사이에 고정되어, 방열 물질(340)의 유출을 방지 또는 감소시킬 수 있다.
일 실시예에 따르면, 상기 삽입 부재(I)는 기재층(310, 320)과 동일한 소재(예: 파라핀 왁스)로 제작될 수 있다. 상기 기재층(310, 320)을 구성하는 소재는 특정 조건에서 상 변화가 가능한 물질이기 때문에, 상 변화 전이 온도(Glass transition temperature) 이상에서 삽입 부재(I)는 상 변화할 수 있다.
따라서, 압력 부재(P)의 열 및 압력에 의해, 삽입 부재(I)가 고무 형태로 변형되고, 고무 형태로 변형된 삽입 부재(I)가 기재층(310, 320)에 밀착하여 결합할 수 있다. 이로 인해, 삽입 부재(I)는 높은 결합력으로 기재층(310, 320)과 결합할 수 있다.
일 실시예에 따르면, 개구(O)의 형성 및 삽입 부재(I)의 결합으로 인해, 방열 물질(340)의 유출 없이 열전달 부재(300)의 내부 공간(S)을 효과적으로 제거할 수 있다.
도 14는 본 개시의 다양한 실시예들에 따른, 기재층(310, 320)에 충진 입자(350)가 충진 되었을 때의 열전달 부재(300)의 단면도이다.
도 14를 참조하면, 방열 물질(340)의 유동성을 제어하기 위한 기재층(310, 320)은 일반적으로 낮은 열전도도를 가지는 소재를 사용할 수 있다. 열 전도도가 낮은 기재층(310, 320)이 방열을 위해 열이 외부로 전달되는 경로 상에 존재하기 때문에, 열 전도도가 낮은 기재층(310, 302)을 사용하는 경우 열전달 부재(300)의 열전달 효율이 떨어질 수 있다.
일 실시예에 따르면, 열전달 부재(300)는 방열 효율이 좋은 충진 입자(350)를 기재층(310, 320)에 더 포함할 수 있다. 이로 인해, 충진 입자(350)가 기재층(310, 320)에 더 포함되지 않은 경우보다, 열 전도도가 높은 기재층(310, 320)을 형성할 수 있다.
상기 충진 입자(350)는 일반적으로 방열을 위해 사용되는 탄소 기반 입자, 세라믹 입자 등의 입자들을 사용할 수 있다. 상기 입자들은 자체적으로 열 에너지를 저장하여 상변화가 가능하기 때문에, 기재층(310, 320)의 열전달 효율을 효과적으로 향상시킬 수 있다.
일 실시예에 따르면, 기재층(310, 320)이 열전달 효율이 좋은 충진 입자(350)를 더 포함하는 경우, 기재층(310, 320)은 높은 열전도도(예: 3W/mK 이상)를 가질 수 있다. 따라서, 충진 입자(350)를 포함하는 기재층(310, 320)은 충진 입자(350)가 포함되지 않은 기재층(310, 320)보다 효과적으로 기판 조립체(240a)에서 발생한 열을 외부로 전달할 수 있다.
도 15a는 본 개시의 다양한 실시예들에 따른, 봉지 구조에 따른 열전달 부재(300)의 사시도이다. 도 15b는 본 개시의 다양한 실시예들에 따른, 봉지 구조와 비교되는 비교예에 따른 열전달 부재(300)의 단면도이다.
도 15a를 참조하면, 기재층(310, 320) 표면에 방열 물질(340)을 도포 시, 기재층(310, 320)의 표면이 가진 낮은 결합 에너지와 액상의 방열 물질(340)이 가진 높은 유동성으로 인해, 방열 물질(340)이 열전달 부재(300)의 외부로 유출될 수 있다. 따라서, 도 15a에 도시된 바와 같이 열전달 부재(300)는 봉지 구조 형상을 가질 수 있다.
도 15b에 따른 비교예를 참조하면, 기재층(310, 320) 사이에 코팅층(330)이 배치되지 않을 수 있다. 기재층(310, 320) 사이에 코팅층(330)이 배치되지 않는 경우, 기재층(310, 320) 사이의 결합력이 코팅층(330)이 배치된 경우보다 약하기 때문에, 봉지 구조가 불완전하게 형성될 수 있다. 이로 인해, 제 1 기재층(310)과 제 2 기재층(320) 사이로 방열 물질(340)이 유출될 수 있다.
따라서, 방열 물질(340)의 유출을 방지 및/또는 감소시키기 위해서 코팅층(330)을 활용하여 제 1 기재층(310)과 제 2 기재층(320) 사이의 결합력을 높이고, 높아진 결합력을 이용하여 열전달 부재(300)의 봉지 구조를 형성할 수 있다.
일 실시예에 따르면, 코팅층(330)을 이용하여 제 1 기재층(310)과 제 2 기재층(320) 사이의 강한 결합력을 형성하고, 기재층(310, 320) 사이의 강한 결합력을 사용하여 봉지 구조를 형성하는 경우, 방열 물질(340)의 유동성을 더욱 효과적으로 제어할 수 있다.

본 개시는 전자 장치에 관한 것이다. 전자 장치(101)에 있어서, 하우징(210), 상기 하우징(210) 내부에 배치된 기판 조립체(240a)를 포함하고, 상기 기판 조립체(240a)는 제 1 면(243a)과 제 2 면(243b)을 포함하는 인쇄회로 기판(243), 상기 기판 조립체의 제 1 면(240a) 위에 배치된 전자 부품(241), 상기 제1 면(243a)에 배치되고, 상기 전자 부품(241)을 둘러싸는 차폐부로서, 수용 공간(242)을 형성하는 제 1 지지부재(244a) 및 상기 수용 공간(242)을 덮는 차폐 시트(246)를 포함하는 차폐부 및 상기 전자 부품과 차폐 시트 사이에 배치되고, 상기 전자 부품과 열을 교환하도록 구성된 열전달 부재(300)를 포함하고, 상기 열전달 부재(300)는 상기 전자 부품 위에 배치되는 제 1 기재층(310), 상기 제 1 기재층 위에 배치되는 코팅층(330), 상기 코팅층(330) 위에 배치되고, 상기 코팅층(330)과 화학적 결합된 방열 물질(340) 및 상기 방열 물질(340) 위에 배치되는 제 2 기재층(320)을 포함하는, 전자 장치일 수 있다.
일 실시예에 따르면, 상기 방열 물질(340)은 실온에서 액상인, 전자 장치일 수 있다.
일 실시예에 따르면, 상기 제 1 기재층(310) 및/또는 제 2 기재층(320)은 실온에서 고상인, 전자 장치일 수 있다.
일 실시예에 따르면, 상기 코팅층(330)과 방열 물질(340) 사이의 화학적 결합은 배위 결합(Coordinative bond)인, 전자 장치일 수 있다.
일 실시예에 따르면, 상기 코팅층(330)은 제 1 기재층(310) 또는 제 2 기재층(320) 중 적어도 하나와 화학적 결합된, 전자 장치일 수 있다.
일 실시예에 따르면, 상기 코팅층(330)과 상기 제 1 기재층(310) 또는 제 2 기재층(320) 중 적어도 하나 사이의 화학적 결합은 수소 결합(Hydrogen bond)인, 전자 장치일 수 있다.
일 실시예에 따르면, 상기 코팅층(330)은 폴리 도파민(Poly-dopamine)을 포함하는, 전자 장치일 수 있다.
일 실시예에 따르면, 상기 방열 물질(340)은 갈륨(Ga), 비스무트(Bi), 인듐(In), 주석(Sn) 등의 금속 중 적어도 하나를 포함하는, 전자 장치일 수 있다.
일 실시예에 따르면, 상기 방열 물질(340)은 금속을 포함할 수 있으며, 상기 금속은 갈륨(Ga), 비스무트(Bi), 인듐(In), 주석(Sn) 중 적어도 하나를 포함하는, 전자 장치 일 수 있다.
일 실시예에 따르면, 상기 제 1 기재층(310) 및/또는 제 2 기재층(320)은 개구(O)를 더 포함하는, 전자 장치일 수 있다.
일 실시예에 따르면, 상기 제 1 기재층(310) 및/또는 제 2 기재층(320)은 상기 개구(O) 내부에 삽입되는 삽입 부재(I)를 더 포함하는, 전자 장치일 수 있다.
일 실시예에 따르면, 상기 제 1 기재층(310) 및/또는 제 2 기재층(320)은 세라믹, 복합 세라믹, 탄소 또는 금속을 중 적어도 하나를 더 포함하는, 전자 장치일 수 있다.
일 실시예에 따르면, 상기 방열 물질(340)은 코팅층(330) 위에 이격되어 복수의 영역에 배치된, 전자 장치일 수 있다.
일 실시예에 따르면, 상기 제 1 기재층(310)은 일부분에 형성된 리세스(R)를 포함하는, 전자 장치일 수 있다.
일 실시예에 따르면, 상기 코팅층(330)은 상기 리세스(R) 위에 배치되고, 상기 방열 물질(340)은 상기 코팅층(330) 위에 배치되는, 전자 장치일 수 있다.
본 개시는 열전달 부재에 관한 것이다. 일 실시예에 따르면, 열전달 부재(300)에 있어서, 제 1 기재층(310), 상기 제 1 기재층(310) 위에 배치되는 코팅층(330), 상기 코팅층(330) 위에 배치되고, 상기 코팅층과 화학적 결합된 방열 물질(340) 및 상기 방열 물질(340) 위에 배치되는 제 2 기재층(320)을 포함하는, 열전달 부재일 수 있다.
일 실시예에 따르면, 상기 방열 물질(340)은 실온에서 액상인, 열전달 부재일 수 있다.
일 실시예에 따르면, 상기 코팅층(330)은 상기 제 1 기재층(310) 또는 제 2 기재층(320) 중 적어도 하나와 화학적 결합된, 열전달 부재일 수 있다.
본 개시는 제조 방법에 관한 것이다. 본 개시의 일 실시예에 따르면, 열전달 부재의 제조 방법에 있어서, 제 1 기재층을 제조하는 동작, 상기 제 1 기재층에 코팅층을 코팅하는 동작, 상기 코팅층에 액상의 방열 물질을 도포하는 동작 및 상기 방열 물질 및 코팅층에 제 2 기재층을 합치는 동작을 포함하고, 상기 코팅층과 상기 방열 물질은 화학적 결합하는, 제조 방법일 수 있다.
일 실시예에 따르면, 상기 코팅층은 상기 제 1 기재층 또는 제 2 기재층 중 적어도 하나와 화학적 결합된, 제조 방법일 수 있다.
일 실시예에 따르면, 액상의 방열 물질을 포함하는 열전달 부재를 제공하여, 액상의 방열 물질이 포함되지 않은 열전달 부재보다 방열 성능이 좋은 전자 장치를 제공할 수 있다.
일 실시예에 따르면, 액상의 방열 물질을 포함된 봉지 구조의 열전달 부재를 주 발열원(예: AP칩 상단) 위에 배치하는 경우, 주 발열원의 온도가 액상의 방열물질이 포함되지 않은 열전달 부재보다 2.1°C이상 낮게 형성될 수 있다.
일 실시예에 따르면, 액상의 방열 물질을 포함하는 열전달 부재에 봉지 구조를 형성하고, 코팅층과 방열 물질 사이의 화학적 결합을 사용하여, 액상의 방열 물질의 유동성을 제어할 수 있다. 이를 통해, 액상의 방열 물질의 유출을 방지/감소시킬 수 있고, 상기 방열 물질의 유출에 의해 생기는 오작동 및/또는 오염이 방지/감소된 전자 장치를 제공할 수 있다.
이상에서 설명한 본 개시의 다양한 실시예를 통해 설명한 전자 장치(101)는 전술한 실시 예 및 도면에 의해 한정되는 것은 아니고, 본 개시의 기술적 범위 내에서 여러 가지 치환, 변형 및 변경이 가능함은 본 발명이 속하는 기술분야에서 통상의 지식을 가진 자에게 있어 명백할 것이다. 또한, 본 명세서에 기재된 어떠한 실시예든 다른 실시예와 결합하여 사용할 수 있음이 이해될 것이다.

Claims (15)

  1. 전자 장치(101)에 있어서,
    하우징(210);
    상기 하우징(210) 내부에 배치된 기판 조립체(240a)를 포함하고,
    상기 기판 조립체(240a)는;
    제 1 면(243a)과 제 2 면(243b)을 포함하는 인쇄회로 기판(243);
    상기 기판 조립체의 제 1 면(240a) 위에 배치된 전자 부품(241);
    상기 제1 면(243a)에 배치되고, 상기 전자 부품(241)의 적어도 일 부분을 둘러싸는 차폐부로서, 수용 공간(242)을 형성하는 제 1 지지부재(244a) 및 상기 수용 공간(242)의 적어도 일 부분을 덮는 차폐 시트(246)를 포함하는 차폐부; 및
    상기 전자 부품과 차폐 시트 사이에 배치되고, 상기 전자 부품과 열을 교환하도록 구성된 열전달 부재(300);를 포함하고,
    상기 열전달 부재(300)는,
    상기 전자 부품 위에 배치되는 제 1 기재층(310);
    상기 제 1 기재층 위에 배치되는 코팅층(330);
    상기 코팅층(330) 위에 배치되고, 상기 코팅층(330)과 화학적 결합된 방열 물질(340); 및
    상기 방열 물질(340) 위에 배치되는 제 2 기재층(320)을 포함하는, 전자 장치.
  2. 제 1 항에 있어서,
    상기 방열 물질(340)은 실온에서 액상인, 전자 장치.
  3. 제 1 항 또는 제 2 항에 있어서,
    상기 제 1 기재층(310) 및/또는 제 2 기재층(320)은 실온에서 고상인, 전자 장치.
  4. 제 1 항 내지 제 3 항 중 어느 한 항에 있어서,
    상기 코팅층(330)과 방열 물질(340) 사이의 화학적 결합은 배위 결합(Coordinative bond)인, 전자 장치.
  5. 제 1 항 내지 제 4 항 중 어느 한 항에 있어서,
    상기 코팅층(330)은 제 1 기재층(310) 또는 제 2 기재층(320) 중 적어도 하나와 화학적 결합된, 전자 장치.
  6. 제 1 항 내지 제 5 항 중 어느 한 항에 있어서,
    상기 코팅층(330)과 상기 제 1 기재층(310) 또는 제 2 기재층(320) 중 적어도 하나 사이의 화학적 결합은 수소 결합(Hydrogen bond)인, 전자 장치.
  7. 제 1 항 내지 제 6 항 중 어느 한 항에 있어서,
    상기 코팅층(330)은 폴리 도파민(Poly-dopamine)을 포함하는, 전자 장치.
  8. 제 1 항 내지 제 7 항 중 어느 한 항에 있어서,
    상기 제 1 기재층(310) 및/또는 제 2 기재층(320)은 파라핀 왁스(Paraffin Wax)를 포함하는, 전자 장치.
  9. 제 1 항 내지 제 8 항 중 어느 한 항에 있어서,
    상기 방열 물질(340)은 금속을 포함할 수 있으며,
    상기 금속은 갈륨(Ga), 비스무트(Bi), 인듐(In), 주석(Sn) 중 적어도 하나를 포함하는, 전자 장치.
  10. 제 1 항 내지 제 9 항 중 어느 한 항에 있어서,
    상기 제 1 기재층(310) 및/또는 제 2 기재층(320)은 개구(O)를 더 포함하는, 전자 장치.
  11. 제 1 항 내지 제 10 항 중 어느 한 항에 있어서,
    상기 제 1 기재층(310) 및/또는 제 2 기재층(320)은 상기 개구(O) 내부에 삽입되는 삽입 부재(I)를 더 포함하는, 전자 장치.
  12. 제 1 항 내지 제 11 항 중 어느 한 항에 있어서,
    상기 제 1 기재층(310) 및/또는 제 2 기재층(320)은 세라믹, 복합 세라믹, 탄소 또는 금속 중 적어도 하나를 더 포함하는, 전자 장치.
  13. 제 1 항 내지 제 12 항 중 어느 한 항에 있어서,
    상기 방열 물질(340)은 코팅층(330) 위에 이격되어 복수의 영역에 배치된, 전자 장치.
  14. 제 1 항 내지 제 13 항 중 어느 한 항에 있어서,
    상기 제 1 기재층(310)은 일부분에 형성된 리세스(R)를 포함하는, 전자 장치.
  15. 제 1 항 내지 제 14 항 중 어느 한 항에 있어서,
    상기 코팅층(330)은 상기 리세스(R) 위에 배치되고,
    상기 방열 물질(340)은 상기 코팅층(330) 위에 배치되는, 전자 장치.
