Description
方法、調整方法、及び露光装置に関する。
液晶や有機ELによる表示パネル、半導体素子(集積回路等)等の電子デバイス(マイクロデバイス)を製造するリソグラフィ工程では、ステップ・アンド・リピート方式の投影露光装置(いわゆるステッパ)、あるいはステップ・アンド・スキャン方式の投影露光装置(いわゆるスキャニング・ステッパ(スキャナとも呼ばれる))などが使用されている。この種の露光装置は、ガラス基板、半導体ウェハ、プリント配線基板、樹脂フィルム等の被露光基板(以下、単に基板とも呼ぶ)の表面に塗布された感光層に電子デバイス用のマスクパターンを投影露光している。
そのマスクパターンを固定的に形成するマスク基板の作製には時間と経費を要する為、マスク基板の代わりに、微少変位するマイクロミラーの多数を規則的に配列したデジタル・ミラー・デバイス(DMD)等の空間光変調器(可変マスクパターン生成器)を使用した露光装置が知られている(例えば、特許文献1参照)。特許文献1に開示された露光装置では、例えば、波長375nmのレーザダイオード(LD)からの光と波長405nmのLDからの光とをマルチモードのファイバーバンドルで混合した照明光を、デジタル・ミラー・デバイス(DMD)に照射し、傾斜制御された多数のマイクロミラーの各々からの反射光を結像光学系、マイクロレンズアレイを介して基板に投影露光している。
DMDを使用した露光装置ではDMDが備えるマイクロミラーを傾斜させることによってパターンを生成し、照明光にパターンを与えるため、マイクロミラーの正確な傾斜角度を把握することが望まれている。
開示の第1の態様によれば、方法は、第1状態の複数の傾斜可能なミラーが配置された空間光変調器に計測光を入射させることと、前記空間光変調器からの光を受光することと、前記受光した光と、基準位置との関係に基づいて、前記第1状態を評価することと、を含む。
開示の第2の態様によれば、調整方法は、空間光変調器を含む光学装置の調整方法であって、上記記載の方法によって評価した前記第1状態に基づいて、前記空間光変調器に照明光を照射する照明ユニットまたは前記空間光変調器からの光を投影する投影ユニット内の少なくとも1つの光学部材の位置または角度、前記空間光変調器の設置状態、及び前記空間光変調器の複数の傾斜可能なミラーのオン状態の傾斜角度の少なくとも1つを調整すること、を含む。

開示の第4の態様によれば、調整方法は、空間光変調器を含む光学装置の調整方法であって、上記方法によって算出した前記第1角度に基づいて、前記空間光変調器に照明光を照射する照明ユニットまたは前記空間光変調器からの光を投影する投影ユニット内の少なくとも1つの光学部材の位置または角度、前記空間光変調器の設置状態、及び前記空間光変調器の複数の傾斜可能なミラーのオン状態の傾斜角度のすくなくとも1つを調整すること、を含む。
開示の第5の態様によれば、露光装置は、2次元配列された複数の傾斜可能なミラーを含む空間光変調器と、前記空間光変調器に照明光を照射する照明ユニットと、前記空間光変調器からの光を露光対象に照射する投影ユニットと、前記空間光変調器からの前記光の強度分布を取得する取得装置と、制御装置と、を含み、前記制御装置は、前記強度分布に基づいて、前記照明ユニットまたは前記投影ユニット内の少なくとも1つの光学部材の位置または角度、前記空間光変調器の位置または角度、及び前記複数の傾斜可能なミラーのオン状態の傾斜角度の少なくとも1つの調整を行う。
なお、後述の実施形態の構成を適宜改良しても良く、また、少なくとも一部を他の構成物に代替させても良い。更に、その配置について特に限定のない構成要件は、実施形態で開示した配置に限らず、その機能を達成できる位置に配置することができる。

〔露光装置の全体構成〕
図1は、第1実施形態に係る露光装置EXの外観構成の概要を示す斜視図である。露光装置EXは、空間光変調器(SLM:Spatial Light Modulator)によって、空間内での強度分布が動的に変調される露光光を被露光基板に結像投影する装置である。空間光変調器の例としては、液晶素子、デジタルマイクロミラーデバイス(DMD:Digital Micromirror Device)、磁気光学空間光変調器(MOSLM:Magneto Optic Spatial Light Modulator)等が挙げられる。本実施形態に係る露光装置EXは、空間光変調器としてDMD10を含むDMDチップを備える。

特定の実施形態において、露光装置EXは、表示装置(フラットパネルディスプレイ)などに用いられる矩形(角型)のガラス基板を露光対象物とするステップ・アンド・スキャン方式の投影露光装置(スキャナ)である。そのガラス基板は、少なくとも一辺の長さ、または対角長が500mm以上であり、厚さが1mm以下のフラットパネルディスプレイ用の基板Pとする。露光装置EXは、基板Pの表面に一定の厚みで形成された感光層(フォトレジスト)にDMDで作られるパターンの投影像を露光する。露光後に露光装置EXから搬出される基板Pは、現像工程の後に所定のプロセス工程(成膜工程、エッチング工程、メッキ工程等)に送られる。
露光装置EXは、アクティブ防振ユニット1a、1b、1c、1d(1dは不図示)上に載置されたペデスタル2と、ペデスタル2上に載置された定盤3と、定盤3上で2次元に移動可能なXYステージ4Aと、XYステージ4A上で基板Pを平面上に吸着保持する基板ホルダ4Bと、基板ホルダ4B(基板P)の2次元の移動位置を計測するレーザ測長干渉計(以下、単に干渉計とも呼ぶ)IFX、IFY1~IFY4とで構成されるステージ装置を備える。このようなステージ装置は、例えば、米国特許公開第2010/0018950号明細書、米国特許公開第2012/0057140号明細書に開示されている。
図1において、直交座標系XYZのXY面はステージ装置の定盤3の平坦な表面と平行に設定され、XYステージ4AはXY面内で並進移動可能に設定される。また、本実施形態では、座標系XYZのX軸と平行な方向がスキャン露光時の基板P(XYステージ4A)の走査移動方向に設定される。基板PのX軸方向の移動位置は干渉計IFXで逐次計測され、Y軸方向の移動位置は、4つの干渉計IFY1~IFY4の内の少なくとも1つ(好ましくは2つ)以上によって逐次計測される。基板ホルダ4Bは、XYステージ4Aに対して、XY面と垂直なZ軸の方向に微少移動可能、且つXY面に対して任意の方向に微少傾斜可能に構成され、基板Pの表面と投影されたパターンの結像面とのフォーカス調整とレベリング(平行度)調整とがアクティブに行われる。更に基板ホルダ4Bは、XY面内での基板Pの傾きをアクティブに調整する為に、Z軸と平行な軸線の回りに微少回転(θz回転)可能に構成されている。
露光装置EXは、更に、複数の露光(描画)モジュールMU(A)、MU(B)、MU(C)を保持する光学定盤5と、光学定盤5をペデスタル2から支持するメインコラム6a、6b、6c、6d(6dは不図示)とを備える。複数の露光モジュールMU(A)、MU(B)、MU(C)の各々は、光学定盤5の+Z方向側に取り付けられている。なお、複数の露光モジュールMU(A)、MU(B)、MU(C)は、それぞれ個別に光学定盤5に取り付けられても良いし、2つ以上の露光モジュール同士の連結により剛性を上げた状態で、光学定盤5に取り付けられても良い。複数の露光モジュールMU(A)、MU(B)、MU(C)の各々は、光学定盤5の+Z方向側に取り付けられて、光ファイバーユニットFBUからの照明光を入射する照明ユニットILUと、光学定盤5の-Z方向側に取り付けられてZ軸と平行な光軸を有する投影ユニットPLUとを有する。更に露光モジュールMU(A)、MU(B)、MU(C)の各々は、照明ユニットILUからの照明光を-Z方向に向けて反射させて、投影ユニットPLUに入射させる変調部としてのDMD10を備える。照明ユニットILU、DMD10、投影ユニットPLUによる露光モジュールの詳細な構成は後述する。
露光装置EXの光学定盤5の-Z方向側には、基板P上の所定の複数位置に形成されたアライメントマークを検出する複数のアライメント系(顕微鏡)ALGが取り付けられている。また、基板ホルダ4B上の-X方向の端部には、キャリブレーション用の較正用基準部CUが設けられている。キャリブレーションは、アライメント系ALGの各々の検出視野のXY面内での相対的な位置関係の確認(較正)、露光モジュールMU(A)、MU(B)、MU(C)の各々の投影ユニットPLUから投射されるパターン像の各投影位置とアライメント系ALGの各々の検出視野の位置とのベースライン誤差の確認(較正)、及び投影ユニットPLUから投射されるパターン像の位置や像質の確認の少なくとも1つを含む。なお、図1では一部を不図示としたが、露光モジュールMU(A)、MU(B)、MU(C)の各々は、本実施形態では、一例として9つのモジュールがY軸方向に一定間隔で並べられるが、そのモジュール数は9つよりも少なくてもよいし、多くてもよい。また、図1では、X軸方向に露光モジュールを3列配置しているが、X軸方向に配置する露光モジュールの列の数は、2列以下でもよいし、4列以上であってもよい。
図2は、露光モジュールMU(A)、MU(B)、MU(C)の各々の投影ユニットPLUによって基板P上に投射されるDMD10の投影領域IAnの配置例を示す図であり、直交座標系XYZは図1と同じに設定される。投影領域IAnは、DMD10が有する複数のマイクロミラーMsで反射され、投影ユニットPLUによって基板P上に導かれる照明光の照射範囲(光照射領域群)であるといえる。本実施形態では、X軸方向に離間して配置される1列目の露光モジュールMU(A)、2列目の露光モジュールMU(B)、3列目の露光モジュールMU(C)の各々は、Y軸方向に並べられた9つのモジュールで構成される。露光モジュールMU(A)は、+Y方向に配置された9つのモジュールMU1~MU9で構成され、露光モジュールMU(B)は、-Y方向に配置された9つのモジュールMU10~MU18で構成され、露光モジュールMU(C)は、+Y方向に配置された9つのモジュールMU19~MU27で構成される。モジュールMU1~MU27は全て同じ構成であり、露光モジュールMU(A)と露光モジュールMU(B)とをX軸方向に関して向かい合わせの関係としたとき、露光モジュールMU(B)と露光モジュールMU(C)とはX軸方向に関して背中合わせの関係になっている。
図2において、モジュールMU1~MU27の各々による投影領域IA1、IA2、IA3、・・・、IA27(nを1~27として、IAnと表すこともある)の形状は、一例として、ほぼ1:2の縦横比を持ってY軸方向に延びた長方形になっている。本実施形態では、基板Pの+X方向の走査移動に伴って、1列目の投影領域IA1~IA9の各々の-Y方向の端部と、2列目の投影領域IA10~IA18の各々の+Y方向の端部とで継ぎ露光が行われる。そして、1列目と2列目の投影領域IA1~IA18の各々で露光されなかった基板P上の領域は、3列目の投影領域IA19~IA27の各々によって継ぎ露光される。1列目の投影領域IA1~IA9の各々の中心点はY軸と平行な線k1上に位置し、2列目の投影領域IA10~IA18の各々の中心点はY軸と平行な線k2上に位置し、3列目の投影領域IA19~IA27の各々の中心点はY軸と平行な線k3上に位置する。線k1と線k2のX軸方向の間隔は距離XL1に設定され、線k2と線k3のX軸方向の間隔は距離XL2に設定される。
ここで、投影領域IA9の-Y方向の端部と投影領域IA10の+Y方向の端部との継ぎ部をOLa、投影領域IA10の-Y方向の端部と投影領域IA27の+Y方向の端部との継ぎ部をOLb、そして投影領域IA8の+Y方向の端部と投影領域IA27の-Y方向の端部との継ぎ部をOLcとしたとき、その継ぎ露光の状態を図3にて説明する。図3において、直交座標系XYZは図1、図2と同一に設定され、投影領域IA8、IA9、IA10、IA27(及び、他の全ての投影領域IAn)内の座標系X’Y’は、直交座標系XYZのX軸、Y軸(線k1~k3)に対して、角度θk(0°<θk<90°)だけ傾くように設定される。すなわち、DMD10の多数のマイクロミラーで反射した照明光が投影される基板P上の領域(光照射領域)は、X’軸及びY’軸に沿って2次元配列されている。
図3中の投影領域IA8、IA9、IA10、IA27(及び、他の全ての投影領域IAnも同じ)の各々を包含する円形の領域は、投影ユニットPLUの円形イメージフィールドPLf’を表す。継ぎ部OLaでは、投影領域IA9の-Y’方向の端部の斜め(角度θk)に並ぶマイクロミラーの投影像(光照射領域)と、投影領域IA10の+Y’方向の端部の斜め(角度θk)に並ぶマイクロミラーの投影像(光照射領域)とがオーバーラップするように設定される。また、継ぎ部OLbでは、投影領域IA10の-Y’方向の端部の斜め(角度θk)に並ぶマイクロミラーの投影像(光照射領域)と、投影領域IA27の+Y’方向の端部の斜め(角度θk)に並ぶマイクロミラーの投影像(光照射領域)とがオーバーラップするように設定される。同様に、継ぎ部OLcでは、投影領域IA8の+Y’方向の端部の斜め(角度θk)に並ぶマイクロミラーの投影像(光照射領域)と、投影領域IA27の-Y’方向の端部の斜め(角度θk)に並ぶマイクロミラーの投影像(光照射領域)とがオーバーラップするように設定される。
〔照明ユニットの構成〕
図4は、図1、図2に示した露光モジュールMU(B)中のモジュールMU18と、露光モジュールMU(C)中のモジュールMU19との具体的な構成をXZ面内で見た光学配置図である。図4の直交座標系XYZは図1~図3の直交座標系XYZと同じに設定される。また、図2に示した各モジュールのXY面内での配置から明らかなように、モジュールMU18はモジュールMU19に対して+Y方向に一定間隔だけずらされると共に、互いに背中合わせの関係で設置されている。モジュールMU18内の各光学部材とモジュールMU19内の各光学部材は、それぞれ同じ材料で同じに構成されるので、ここでは主にモジュールMU18の光学構成について詳細に説明する。なお、図1に示した光ファイバーユニットFBUは、図2に示した27個のモジュールMU1~MU27の各々に対応して、27本の光ファイバー束FB1~FB27で構成される。
図4は、図1、図2に示した露光モジュールMU(B)中のモジュールMU18と、露光モジュールMU(C)中のモジュールMU19との具体的な構成をXZ面内で見た光学配置図である。図4の直交座標系XYZは図1~図3の直交座標系XYZと同じに設定される。また、図2に示した各モジュールのXY面内での配置から明らかなように、モジュールMU18はモジュールMU19に対して+Y方向に一定間隔だけずらされると共に、互いに背中合わせの関係で設置されている。モジュールMU18内の各光学部材とモジュールMU19内の各光学部材は、それぞれ同じ材料で同じに構成されるので、ここでは主にモジュールMU18の光学構成について詳細に説明する。なお、図1に示した光ファイバーユニットFBUは、図2に示した27個のモジュールMU1~MU27の各々に対応して、27本の光ファイバー束FB1~FB27で構成される。
モジュールMU18の照明ユニットILUは、光ファイバー束FB18の出射端から-Z方向に進む照明光ILmを反射するミラー100、ミラー100からの照明光ILmを-Z方向に反射するミラー102、コリメータレンズとして作用するインプットレンズ系104、照度調整フィルター106、マイクロ・フライ・アイ(MFE)レンズやフィールドレンズ等を含むオプティカルインテグレータ108、コンデンサーレンズ系110、及びコンデンサーレンズ系110からの照明光ILmをDMD10に向けて反射する傾斜ミラー112を備える。ミラー102、インプットレンズ系104、オプティカルインテグレータ108、コンデンサーレンズ系110、並びに傾斜ミラー112は、Z軸と平行な光軸AXcに沿って配置される。
光ファイバー束FB18は、1本の光ファイバー線、又は複数本の光ファイバー線を束ねて構成される。光ファイバー束FB18(光ファイバー線の各々)の出射端から照射される照明光ILmは、後段のインプットレンズ系104でけられること無く入射するような開口数(NA、広がり角とも呼ぶ)に設定されている。ここで、照明光ILmは、10nm以上かつ410nm以内の波長レンジ内にピーク波長をもつ光であり、ピーク波長は、例えば、193nm、248nm、365nm(i線)、405nm(h線)、及び436nm(g線)のいずれかである。
インプットレンズ系104の前側焦点の位置は、設計上では光ファイバー束FB18の出射端の位置と同じになるように設定される。さらに、インプットレンズ系104の後側焦点の位置は、光ファイバー束FB18の出射端に形成される単一又は複数の点光源からの照明光ILmをオプティカルインテグレータ108のMFEレンズ108Aの入射面側で重畳させるように設定されている。従って、MFEレンズ108Aの入射面は光ファイバー束FB18の出射端からの照明光ILmによってケーラー照明される。なお、初期状態では、光ファイバー束FB18の出射端のXY面内での幾何学的な中心点が光軸AXc上に位置し、光ファイバー線の出射端の点光源からの照明光ILmの主光線(中心線)は光軸AXcと平行(又は同軸)になっているものとする。
インプットレンズ系104からの照明光ILmは、照度調整フィルター106で0%~90%の範囲の任意の値で照度を減衰された後、オプティカルインテグレータ108(MFEレンズ108A、可変開口絞り108B、フィールドレンズ等)を通って、コンデンサーレンズ系110に入射する。MFEレンズ108Aは、数十μm角の矩形のマイクロレンズを2次元に多数配列したものであり、その全体の形状はXY面内で、DMD10のミラー面全体の形状(縦横比が約1:2)とほぼ相似になるように設定される。また、コンデンサーレンズ系110の前側焦点の位置は、MFEレンズ108Aの射出面の位置とほぼ同じになるように設定される。MFEレンズ108Aの射出面側には、可変開口絞り(σ値の調整絞り)108Bが設けられている。その為、MFEレンズ108Aの多数のマイクロレンズの各射出側に形成される点光源からの照明光のうち可変開口絞り108Bの円形開口を通過した照明光が、コンデンサーレンズ系110によってほぼ平行な光束に変換され、傾斜ミラー112で反射された後、DMD10上で重畳されて均一な照度分布となる。MFEレンズ108Aの射出面には、多数の点光源(集光点)が2次元的に密に配列した面光源が生成されることから、面光源化部材として機能する。また、可変開口絞り108Bは、出射面に形成される面光源の形状を規定する機能を有する。
図4に示すモジュールMU18内において、コンデンサーレンズ系110を通るZ軸と平行な光軸AXcは、傾斜ミラー112で折り曲げられてDMD10に至るが、傾斜ミラー112とDMD10の間の光軸を光軸AXbとする。本実施形態において、DMD10の多数のマイクロミラーの各々の中心点を含む中立面は、XY面と平行に設定されているものとする。従って、その中立面の法線(Z軸と平行)と光軸AXbとの成す角度が、DMD10に対する照明光ILmの入射角θαとなる。
DMD10は、照明ユニットILUの支持コラムに固設されたマウント部10Mに設けられた微動ステージ10Sに取り付けられる。微動ステージ10Sとしては、例えば、国際公開特許2006/120927号に開示されているようなパラレルリンク機構と伸縮可能なピエゾ素子を組み合わせた微動ステージを用いることができる。これにより、DMD10の位置や姿勢(角度)を微調整することができる。
[DMDの構成]
次に、DMD10の構成について図5(A)~図5(D)を参照して説明する。図5(A)は、本実施形態に係るDMD10における複数のマイクロミラーMsの配置を示す平面図であり、図5(B)は、電源がOFFの場合のDMD10を示す図であり、図5(C)は、オン状態のマイクロミラーについて説明するための図であり、図5(D)は、オフ状態のマイクロミラーについて説明するための図である。なお、図5(C)において、オン状態にあるマイクロミラーをハッチングで示している。
次に、DMD10の構成について図5(A)~図5(D)を参照して説明する。図5(A)は、本実施形態に係るDMD10における複数のマイクロミラーMsの配置を示す平面図であり、図5(B)は、電源がOFFの場合のDMD10を示す図であり、図5(C)は、オン状態のマイクロミラーについて説明するための図であり、図5(D)は、オフ状態のマイクロミラーについて説明するための図である。なお、図5(C)において、オン状態にあるマイクロミラーをハッチングで示している。
図5(A)に示すように、DMD10は、傾斜角度を変更可能なマイクロミラーMsを複数有する。本実施形態において、DMD10は、オン状態とオフ状態とをマイクロミラーMsのロール方向傾斜とピッチ方向傾斜とで切り換えるロール&ピッチ駆動方式のものとする。
本実施形態に係るDMD10のマイクロミラーMsは、略正方形の外形を有し、対角線と平行な軸周り(X’軸周り及びY’軸周り)に回転して傾斜可能である。また、マイクロミラーMsは、マイクロミラーMsが配列された面に垂直な軸(Z軸)周りに所定角度(例えば、45°)回転して配置されている。
以下の説明では、Y’軸周りに回転したマイクロミラーMsの反射面がマイクロミラーMsが配列された面(X’Y’平面)となす角度を、マイクロミラーMsのY’軸周りの傾斜角度とし、θy’角度と記載する。また、マイクロミラーMsの辺とX’軸とがなす角度をZ軸周りの回転角度として、θz角度と記載する。図5(A)の例では、θz角度は45°である。θy’角度とθz角度とをまとめてマイクロミラーMsの角度と記載する場合がある。
図5(B)に示すように、電源がOFFのとき(マイクロミラーMsはニュートラルな状態)、各マイクロミラーMsの反射面は、X’Y’面と平行に設定される。各マイクロミラーMsのX’軸方向の配列ピッチをPdx(μm)、Y’軸方向の配列ピッチをPdy(μm)とするが、実用上はPdx=Pdyに設定される。
各マイクロミラーMsは、Y’軸周りに傾斜することでオン状態となる。図5(C)では、中央のマイクロミラーMsのみをオン状態とし、他のマイクロミラーMsはニュートラルな状態(ONでもOFFでもない状態)とした場合を示している。また、各マイクロミラーMsは、X’軸周りに傾斜することでオフ状態となる。図5(D)では、中央のマイクロミラーMsのみをオフ状態とし、他のマイクロミラーMsはニュートラルな状態とした場合を示している。なお、簡略化のため図示していないが、オン状態のマイクロミラーMsは、オン状態のマイクロミラーMsに照射された照明光がXZ平面のX軸方向に反射されるよう、X’Y’平面から所定の角度傾くように駆動される。また、オフ状態のマイクロミラーMsは、オフ状態のマイクロミラーMsに照射された照明光がYZ面内のY軸方向に反射されるよう、X’Y’平面から所定の角度傾くように駆動される。オフ状態のマイクロミラーによって反射された照明光は、不図示の光吸収体により吸収される。
DMD10は、各マイクロミラーMsのオン状態及びオフ状態を切り替えることで、露光パターンを生成する。
図4に戻り、DMD10のマイクロミラーMsのうちのオン状態のマイクロミラーMsに照射された照明光ILmは、投影ユニットPLUに向かうようにXZ面内のX軸方向に反射される。一方、DMD10のマイクロミラーMsのうちのオフ状態のマイクロミラーMsに照射された照明光ILmは、投影ユニットPLUに向かわないようにYZ面内のY軸方向に反射される。
図4に示すように、DMD10から投影ユニットPLUの間の光路中には、非露光期間中にDMD10からの反射光を遮蔽する為の可動シャッター114が挿脱可能に設けられている。可動シャッター114は、モジュールMU19側で図示したように、露光期間中は光路から退避する角度位置に回動され、非露光期間中はモジュールMU18側に図示したように、光路中に斜めに挿入される角度位置に回動される。可動シャッター114のDMD10側には反射面が形成され、そこで反射されたDMD10からの光は光吸収体115に照射される。光吸収体115は、紫外波長域(400nm以下の波長)の光エネルギーを再反射させることなく吸収して熱エネルギーに変換する。その為、光吸収体115には放熱機構(放熱フィンや冷却機構)も設けられる。なお、図4では不図示ではあるが、露光期間中にオフ状態となるDMD10のマイクロミラーMsからの反射光は、上述したように、DMD10と投影ユニットPLUの間の光路に対してY軸方向(図4の紙面と直交した方向)に設置された同様の光吸収体(図4では不図示)によって吸収される。
〔投影ユニットの構成〕
光学定盤5の下側に取り付けられた投影ユニットPLUは、Z軸と平行な光軸AXaに沿って配置される第1レンズ系116と第2レンズ系118とで構成される両側テレセントリックな結像投影レンズ系として構成される。第1レンズ系116と第2レンズ系118は、それぞれ光学定盤5の下側に固設される支持コラムに対して、Z軸(光軸AXa)に沿った方向に微動アクチュエータで並進移動するように構成される。第1レンズ系116と第2レンズ系118による結像投影レンズ系の投影倍率Mpは、DMD10上のマイクロミラーの配列ピッチPdx、Pdyと、基板P上の投影領域IAn(n=1~27)内に投影されるパターンの最小線幅(最小画素寸法)Pgとの関係で決められる。
光学定盤5の下側に取り付けられた投影ユニットPLUは、Z軸と平行な光軸AXaに沿って配置される第1レンズ系116と第2レンズ系118とで構成される両側テレセントリックな結像投影レンズ系として構成される。第1レンズ系116と第2レンズ系118は、それぞれ光学定盤5の下側に固設される支持コラムに対して、Z軸(光軸AXa)に沿った方向に微動アクチュエータで並進移動するように構成される。第1レンズ系116と第2レンズ系118による結像投影レンズ系の投影倍率Mpは、DMD10上のマイクロミラーの配列ピッチPdx、Pdyと、基板P上の投影領域IAn(n=1~27)内に投影されるパターンの最小線幅(最小画素寸法)Pgとの関係で決められる。
一例として、必要とされる最小線幅(最小画素寸法)Pgが1μmで、マイクロミラーの配列ピッチPdx、Pdyがそれぞれ5.4μmの場合、先の図3で説明した投影領域IAn(DMD10)のXY面内での傾き角θkも考慮して、投影倍率Mpは約1/6に設定される。レンズ系116、118による結像投影レンズ系は、DMD10のミラー面全体の縮小像を倒立/反転させて基板P上の投影領域IA18(IAn)に結像する。
投影ユニットPLUの第1レンズ系116は、投影倍率Mpを微調整(±数十ppm程度)する為にアクチュエータによって光軸AXa方向に微動可能とされ、第2レンズ系118はフォーカスの高速調整の為にアクチュエータによって光軸AXa方向に微動可能とされる。さらに、基板Pの表面のZ軸方向の位置変化をサブミクロン以下の精度で計測する為に、光学定盤5の下側には、斜入射光式のフォーカスセンサー120が複数設けられている。複数のフォーカスセンサー120は、基板Pの全体的なZ軸方向の位置変化、投影領域IAn(n=1~27)の各々に対応した基板P上の部分領域のZ軸方向の位置変化、或いは基板Pの部分的な傾斜変化等を計測する。
以上のような照明ユニットILUと投影ユニットPLUとは、先の図3で説明したように、XY面内で投影領域IAnが角度θkだけ傾ける必要があるので、図4中のDMD10と照明ユニットILU(少なくとも光軸AXcに沿ったミラー102~ミラー112の光路部分)とが、全体的にXY面内で角度θkだけ傾くように配置されている。
〔DMDによる結像光路〕
次に、図6を参照して、投影ユニットPLU(結像投影レンズ系)によるDMD10のマイクロミラーMsの結像状態を詳細に説明する。図6の直交座標系X’Y’Zは、先の図3に示した座標系X’Y’Zと同じであり、図6では照明ユニットILUのコンデンサーレンズ系110から基板Pまでの光路を図示する。コンデンサーレンズ系110からの照明光ILmは、光軸AXcに沿って進み、傾斜ミラー112で全反射されて光軸AXbに沿ってDMD10のミラー面に達する。ここで、DMD10の中心に位置するマイクロミラーMsをMsc、周辺に位置するマイクロミラーMsをMsaとし、それらのマイクロミラーMsc、Msaがオン状態であるとする。
次に、図6を参照して、投影ユニットPLU(結像投影レンズ系)によるDMD10のマイクロミラーMsの結像状態を詳細に説明する。図6の直交座標系X’Y’Zは、先の図3に示した座標系X’Y’Zと同じであり、図6では照明ユニットILUのコンデンサーレンズ系110から基板Pまでの光路を図示する。コンデンサーレンズ系110からの照明光ILmは、光軸AXcに沿って進み、傾斜ミラー112で全反射されて光軸AXbに沿ってDMD10のミラー面に達する。ここで、DMD10の中心に位置するマイクロミラーMsをMsc、周辺に位置するマイクロミラーMsをMsaとし、それらのマイクロミラーMsc、Msaがオン状態であるとする。
マイクロミラーMsのオン状態のときの傾斜角度は、X’Y’面(XY面)に対して、例えば規格値として17.5°とすると、マイクロミラーMsc、Msaの各々からの反射光Sc、Saの各主光線を投影ユニットPLUの光軸AXaと平行にする為に、DMD10に照射される照明光ILmの入射角(光軸AXbの光軸AXaからの角度)θαは、35.0°に設定される。従って、この場合、傾斜ミラー112の反射面もX’Y’面(XY面)に対して17.5°(=θα/2)だけ傾斜して配置される。マイクロミラーMscからの反射光Scの主光線Lcは光軸AXaと同軸になり、マイクロミラーMsaからの反射光Saの主光線Laは光軸AXaと平行になり、反射光Sc、Saは所定の開口数(NA)を伴って投影ユニットPLUに入射する。
反射光Scによって、基板P上には投影ユニットPLUの投影倍率Mpで縮小されたマイクロミラーMscの縮小像icが光軸AXaの位置にテレセントリックな状態で結像される。同様に、反射光Saによって、基板P上には投影ユニットPLUの投影倍率Mpで縮小されたマイクロミラーMsaの縮小像iaが縮小像icから+X’方向に離れた位置にテレセントリックな状態で結像される。一例として、投影ユニットPLUの第1レンズ系116は2つのレンズ群G1、G2で構成され、第2レンズ系118は、3つのレンズ群G3、G4、G5で構成される。第2レンズ系118のレンズ群G3とレンズ群G4との間には射出瞳(単に瞳とも呼ぶ)Epが設定される。その瞳Epの位置には、照明光ILmの光源像(MFEレンズ108Aの射出面側に形成される多数の点光源の集合)が形成され、ケーラー照明の構成となっている。瞳Epは、投影ユニットPLUの開口とも呼ばれ、その開口の大きさ(直径)が投影ユニットPLUの解像力を規定する1つの要因になっている。本実施形態では、瞳Epは、図6の左下に示すように、DMD10からの光を通過させる開口部119aと、DMD10からの光を遮光可能な遮光部119bとを含む可変開口絞り119により形成されている。
DMD10のオン状態のマイクロミラーMsからの正反射光は、瞳Epの最大口径(直径)で遮られることなく通過するように設定されており、瞳Epの最大口径と投影ユニットPLU(結像投影レンズ系としてのレンズ群G1~G5)の後側(像側)焦点の距離によって、解像度Rを表す式、R=k1・(λ/NAi)における像側(基板P側)の開口数NAiが決まる。また、投影ユニットPLU(レンズ群G1~G5)の物面(DMD10)側の開口数NAoは、投影倍率Mpと開口数NAiの積で表され、投影倍率Mpが1/6の場合、NAo=NAi/6となる。
以上の図4及び図6に示した照明ユニットILUと投影ユニットPLUの構成において、各モジュールMUn(n=1~27)に接続される光ファイバー束FBn(n=1~27)の射出端は、インプットレンズ系104によってオプティカルインテグレータ108のMFEレンズ108Aの射出端側と光学的に共役な関係に設定され、MFEレンズ108Aの入射端側は、コンデンサーレンズ系110によってDMD10のミラー面(中立面)の中央と光学的に共役な関係に設定される。それによって、DMD10のミラー面全体に照射される照明光ILmは、オプティカルインテグレータ108の作用によって均一な照度分布(例えば、±1%以内の強度ムラ)になる。また、MFEレンズ108Aの射出端側と投影ユニットPLUの瞳Epの面とは、コンデンサーレンズ系110と投影ユニットPLUのレンズ群G1~G3とによって光学的に共役な関係に設定される。
DMD10を用いた投影露光では、多数のマイクロミラーMsの各々を、パターンデータ(描画データ)に基づいてオン状態の傾斜とオフ状態の傾斜とに高速に切り換えつつ、その切り換え速度に対応した速度で基板PをX方向に走査移動させてパターン露光を行う。
[マイクロミラーの傾斜角度と光路差]
ここで、DMD10は、個体差でマイクロミラーMsの角度がばらつくため、マイクロミラーMsの角度が規格値からずれている場合がある。マイクロミラーMsの角度が規格値からずれていると、各マイクロミラーMsに入射する光同士の光路差が変わってしまい、DMD10が生成したパターンの像の基板Pにおける結像性能に影響が出てしまう。
ここで、DMD10は、個体差でマイクロミラーMsの角度がばらつくため、マイクロミラーMsの角度が規格値からずれている場合がある。マイクロミラーMsの角度が規格値からずれていると、各マイクロミラーMsに入射する光同士の光路差が変わってしまい、DMD10が生成したパターンの像の基板Pにおける結像性能に影響が出てしまう。
図7は、DMD10における光路差について説明するための図である。図7では、X’軸方向において隣り合うマイクロミラーMs1~Ms3をオン状態としている。オン状態のマイクロミラーのピッチをPdxとすると、マイクロミラーMs1への入射光とマイクロミラーMs2への入射光との間の光路差OPD1は、マイクロミラーMs1~Ms3のY’軸周りの傾斜角度をφとすると、OPD1=2Pdx×sinφcosφで表される。
したがって、φが変化すると、OPD1も変化する。このようにマイクロミラーMsの角度によって、光路差が変わってしまうため、オン状態のマイクロミラーMsの角度(オン状態のマイクロミラーMsの状態)を正確に把握することが重要である。そこで、第1実施形態では、後述する計測装置500を用いてオン状態のマイクロミラーMsの角度を計測(算出)する。
[計測装置]
DMD10が備えるマイクロミラーMsの角度を計測する計測装置500について説明する。図8(A)は、第1実施形態に係る計測装置500の概略構成を示す図である。計測装置500は、オン状態のマイクロミラーMsが配置されたDMD10に計測光を入射させて、DMD10からの光(回折光)と、後述する基準位置との関係に基づいて、オン状態を評価する。より具体的には、計測装置500は、オン状態のマイクロミラーの傾斜角度(θy’角度)と回転角度(θz角度)とを算出する。
DMD10が備えるマイクロミラーMsの角度を計測する計測装置500について説明する。図8(A)は、第1実施形態に係る計測装置500の概略構成を示す図である。計測装置500は、オン状態のマイクロミラーMsが配置されたDMD10に計測光を入射させて、DMD10からの光(回折光)と、後述する基準位置との関係に基づいて、オン状態を評価する。より具体的には、計測装置500は、オン状態のマイクロミラーの傾斜角度(θy’角度)と回転角度(θz角度)とを算出する。
図8(A)に示すように、計測装置500は、取付部501と、パターン制御部502と、光源503と、撮像部504と、算出部505と、レンズ506と、を備える。なお、光源503のσが小さく、撮像部504のカバーガラスの影響が小さければ、図8(B)に示すように、レンズ506を省略してもよい。
取付部501には、DMD10を含むチップCHPが取り付けられる。パターン制御部502は、DMD10が備える各マイクロミラーMsのオン状態とオフ状態とを制御して、DMD10にパターンを生成させる。光源503は、DMD10に計測光を照射する。光源503は、例えば、レーザポインタである。
撮像部504は、DMD10からの光(回折光)を受光する。具体的には、撮像部504は、DMD10に計測光が照射されたときに、DMD10で生成されたパターンによる回折光の強度分布を撮像する。撮像部504の例としては、CMOSイメージセンサ及びCCDイメージセンサがあげられる。撮像部504は、瞳位置に設けられる。したがって、撮像部504は、DMD10で生成されたパターンによる回折光の瞳における強度分布を撮像する。
算出部505は、撮像部504が撮像した回折光の強度分布の画像に基づいて、DMD10が備えるマイクロミラーMsの角度を算出する。ここで、算出部505によるマイクロミラーMsの角度の算出原理について説明する。
図9は、マイクロミラーMsの角度を計測するときにDMD10に生成させるパターンの一例を示す図である。図9において、領域R1は、DMD10においてマイクロミラーMsが配置された領域を示し、領域R11は、光源503からの計測光が照射される領域を示す。なお、光源503からの光は、領域R1全体に照射されてもよい。マイクロミラーMsの角度を計測する場合、パターン制御部502は、少なくとも領域R11に含まれるマイクロミラーMsの一部をオン状態にして、DMD10にパターンを生成させる。図9において、オン状態のマイクロミラーMsをハッチングで示している。
図9では、X’軸方向において一定の間隔(Pon1x)でマイクロミラーMsをオン状態にし、かつ、Y’軸方向において一定の間隔(Pon1y)でマイクロミラーMsをオン状態にしている。X’軸方向においてオン状態のマイクロミラーMs同士の間において、オフ状態のマイクロミラーMsが2つ以上連続している。また、Y’軸方向においてオン状態のマイクロミラーMs同士の間において、オフ状態のマイクロミラーMsが2つ以上連続している。図9に示すパターンは、オン状態のマイクロミラーMsがピッチPon1で並び、オフ状態のマイクロミラーMsがピッチPon1より小さいピッチPoff1で並ぶパターンであるともいえる。図9に示すパターンでは、1つのマイクロミラーMsを1画素と呼ぶ場合に、X’軸方向及びY’軸方向それぞれにおいて5画素間隔でマイクロミラーMsをオン状態にしているが、これに限られるものではない。オン状態にするマイクロミラーMsの間隔は、4画素以下でもよいし、6画素以上でもよい。なお、領域R11ではなく、領域R1に含まれるマイクロミラーMsの一部をオン状態にして、領域R1全体にわたって図9に示すパターンを生成してもよい。
光源503は、領域R11に計測光を照射する。領域R11に計測光が照射されると、領域R11に形成されたパターンによって回折光が生じる。瞳において回折光が生じる位置は、オン状態のマイクロミラーMs間の距離と、光源503が出射する光の波長と、に依存する。
図10は、マイクロミラーMsの傾斜角度が規格値(例えば、17.5°)である場合において、図9に示すパターンが形成された領域R11に照明光を照射したときに瞳において得られる回折光の強度分布のシミュレーション結果を示す図である。図10において、小円は瞳において回折光が生じている位置を示し、当該回折光が生じる位置での光強度をハッチングの密度で示している。ハッチングの密度が高いほど、光強度が高いことを示す。また、図10において、点RPは、基準位置を示し、点CPは、強度分布の中心位置(頂点)を示す。強度分布の中心位置CPは、強度分布のピーク位置である。また、2本の破線は、基準位置RPを通り、X’軸方向及びY’軸方向にそれぞれ平行な線である。他の図においても同様である。
基準位置RPは、オン状態のマイクロミラーMsの角度を算出(計測)するときに基準として使用される。ここで、基準位置RPの設定方法について説明する。
図11は、基準位置RPを設定するときに、パターン制御部502がDMD10に生成させるパターンの一例を示す図である。基準位置RPを設定する場合、パターン制御部502は、例えば、少なくとも領域R11に含まれるマイクロミラーMsの全てをオン状態にしたパターンをDMD10に生成させる。図11に示すパターンは、オン状態のマイクロミラーMsが、図9に示すオン状態のマイクロミラーMsのピッチPon1よりも小さいピッチPon2で並ぶパターンであるともいえる。なお、パターン制御部502は、領域R1に含まれるマイクロミラーMsの全てをオン状態にしたパターンをDMD10に生成させてもよい。
図12は、図11に示すパターンが生成された領域R11に計測光を照射したときに生じる回折光の瞳における強度分布のシミュレーション結果を示している。図12に示すように回折光DL1~DL5が観察できる。図11に示すパターンでは、オン状態のマイクロミラーMs同士の間隔が、図9に示すパターンよりも小さいため、発生する回折光の数が、図9に示すパターンにより発生する回折光の数よりも少なくなる。すなわち、図11に示すパターンにより発生する回折光は、図9に示すパターンにより発生する回折光が分布する間隔DST1(図10参照)より大きい間隔DST2で分布する。
本実施形態では、算出部505は、図11に示すパターンによって生じた回折光のうち最も強度が高い回折光DL1の位置(ピーク位置)を基準位置RPとして設定する。図11に示すパターンにより生じる回折光に基づいて基準位置RPを設定するのは、DMD10を含むチップCHPの取付部501への組み付け状態等による影響を排除するためである。
本実施形態において、算出部602は、基準位置RPと、回折光の強度分布の中心位置CPとの位置関係に基づいて、計測光が照射された領域R11におけるオン状態のマイクロミラーMsの角度を算出する(オン状態のマイクロミラーMsの状態を評価する)。ここで、オン状態のマイクロミラーMsの角度が規格値からずれている(駆動誤差が生じている)場合に得られる回折光の強度分布について説明する。
図13は、オン状態のマイクロミラーMsのθy’角度(Y’軸周りの傾斜角度)が規格値から+0.5°ずれている場合において、図9に示すパターンが形成された領域R11に計測光を照射したときに得られる回折光の強度分布のシミュレーション結果を示している。なお、オン状態のマイクロミラーMsのθz角度(Z軸周りの回転角度)は規格値であるものとする。上述したように、瞳において回折光が生じる位置は、オン状態のマイクロミラーMsのピッチPon1と、光源503が出射する光の波長と、に依存するので、図13に示す回折光の位置は、図10に示す回折光の位置と同一である。しかしながら、オン状態のマイクロミラーMsのθy’角度が規格値から+0.5°ずれているため、その強度分布が図10に示す強度分布から矢印で示す方向にシフトしている。
図14は、オン状態のマイクロミラーMsのθy’角度が規格値から-0.5°ずれている場合において、図9に示すパターンが形成された領域R11に計測光を照射したときに得られる回折光の瞳における強度分布のシミュレーション結果を示している。なお、オン状態のマイクロミラーMsのθz角度は規格値であるものとする。上述したように、瞳において回折光が生じる位置は、オン状態のマイクロミラーMsのピッチPon1と、光源503が出射する計測光の波長と、に依存するので、図14に示す回折光の位置は、図10に示す回折光の位置と同一である。しかしながら、オン状態のマイクロミラーMsのθy’角度が規格値から-0.5°ずれているため、その強度分布が図10に示す強度分布から矢印で示す方向にシフトしている。
図15は、オン状態のマイクロミラーMsのθz角度が規格値から+2°ずれている場合において、図9に示すパターンが形成された領域R11に計測光を照射したときに得られる回折光の瞳における強度分布のシミュレーション結果を示している。なお、オン状態のマイクロミラーMsのθy’角度は規格値であるものとする。上述したように、瞳において回折光が生じる位置は、オン状態のマイクロミラーMsのピッチPon1と、光源503が出射する計測光の波長と、に依存するので、図15に示す回折光の位置は、図10に示す回折光の位置と同一である。しかしながら、オン状態のマイクロミラーMsのθz角度が規格値から+2°ずれているため、その強度分布が図10に示す強度分布から矢印で示す方向にシフトしている。
図16は、オン状態のマイクロミラーMsのθz角度が規格値から-2°ずれている場合において、図9に示すパターンが形成された領域R11に計測光を照射したときに得られる回折光の瞳における強度分布のシミュレーション結果を示している。なお、オン状態のマイクロミラーMsのθy’角度は規格値であるものとする。上述したように、瞳において回折光が生じる位置は、オン状態のマイクロミラーMsのピッチPon1と、光源503が出射する計測光の波長と、に依存するので、図16に示す回折光の位置は、図10に示す回折光の位置と同一である。しかしながら、オン状態のマイクロミラーMsのθz角度が規格値から-2°ずれているため、その強度分布が図10に示す強度分布から矢印で示す方向にシフトしている。
このように、θy’角度及びθz角度が規格値からずれることによって、瞳における回折光の強度分布の中心位置CPが変化する。すなわち、θy’角度の規格値からのずれ(駆動誤差Δθy’とする)及びθz角度の規格値からのずれ(駆動誤差Δθzとする)によって強度分布の中心位置CPと基準位置RPとの位置関係が変化する。
そこで、算出部505は、具体的には、算出部505は、オン状態のマイクロミラーMsがピッチPon1で並ぶDMD10からの回折光の強度分布の画像と、オン状態のマイクロミラーがピッチPon1よりも小さいピッチPon2で並ぶDMD10からの回折光の画像と、を使用して、オン状態のマイクロミラーMsの角度(θy’角度、θz角度)を算出する。
より詳細には、算出部505は、オン状態のマイクロミラーMsがピッチPon1で並ぶDMD10からの回折光の強度分布の画像から強度分布の中心位置CPを取得し、オン状態のマイクロミラーMsがピッチPon1より小さいピッチPon2で並ぶDMD10からの回折光のピーク位置から基準位置RPを取得し、強度分布の中心位置CPと、基準位置RPとの関係を取得する。
そして、算出部505は、例えば、シミュレーション等によって予め作成しておいた、駆動誤差Δθy’及び駆動誤差Δθzの組み合わせに対して基準位置RPと強度分布の中心位置との関係を示すマップに、取得した基準位置RPと強度分布の中心位置CPとの関係を当てはめることにより、マイクロミラーMsの角度(θy’角度、θz角度)を算出する。なお、算出部505は、シミュレーション等によって導かれた駆動誤差Δθy’、駆動誤差Δθz、及び基準位置RPと強度分布の中心位置CPとの関係を示す式を利用してマイクロミラーMsの角度(θy’角度、θz角度)を算出してもよい。
このように算出されたマイクロミラーMsの角度(θy’角度、θz角度)に基づいて、露光装置EX(光学装置)において、(1)照明ユニットILU内の少なくとも1つの光学部材の位置または角度の調整、(2)投影ユニットPLU内の少なくとも1つの光学部材の位置または角度の調整、(3)DMD10の設置状態の調整、(4)オン状態のマイクロミラーのMsの傾斜角度(θy’角度)の調整の少なくとも1つを行う。マイクロミラーのMsの傾斜角度(θy’角度)の調整は、マイクロミラーMsに印加する電圧を調整することにより行うことができる。例えば、マイクロミラーMsのθy’角度が規格値からずれている場合、マイクロミラーMsに印加する電圧を調整することで、マイクロミラーMsの実際のθy’角を調整することができる。また、マイクロミラーMsのθz角度が規格値からずれている場合、照明ユニットILUの例えば傾斜ミラー112の傾斜角度を調整して照明光のDMD10への入射角度を調整することで、駆動誤差Δθzを補正することができる。これにより、露光装置EXにおいて、DMD10により生成されたパターンによる像の結像性能を向上させることができる。
以上、詳細に説明したように、第1実施形態によれば、計測装置500は、オン状態の複数の傾斜可能なマイクロミラーMsが配置されたDMD10に計測光を入射させ、DMD10からの回折光を撮像部504により受光し、受光した回折光と、基準位置RPとの関係に基づいて、マイクロミラーMsのオン状態を評価する。具体的には、計測装置500は、回折光の強度分布と、基準位置RPとに基づいて、マイクロミラーMsのオン状態を評価する。回折光の強度分布と、基準位置RPとを使用することで、オン状態のマイクロミラーMsのθy’角度とθz角度とを把握することができるので、オン状態のマイクロミラーMsの状態を高精度に把握することができる。
また、第1実施形態によれば、計測装置500は、DMD10が備える複数のマイクロミラーMsが配置された領域R11のうち少なくとも領域R11に含まれるマイクロミラーMsの一部をオン状態にしてパターンを生成することと、領域R11に計測光を照射することと、領域R11に計測光を照射したときの上記パターンによる回折光の瞳における強度分布を取得することと、強度分布に基づいて、オン状態のミラーの角度を算出することと、を実行する。これにより、オン状態のミラーのθy’角度とθz角度とを高精度に算出することができる。
(変形例1)
上記第1実施形態では、例えば領域R11に含まれるマイクロミラーMsを全てオン状態にしたときに生じる回折光のピーク位置を基準位置RPとして決定したが、これに限られるものではない。図17は、DMD10が生成したパターンによる回折光の瞳における強度分布の画像の一例を示す図である。
上記第1実施形態では、例えば領域R11に含まれるマイクロミラーMsを全てオン状態にしたときに生じる回折光のピーク位置を基準位置RPとして決定したが、これに限られるものではない。図17は、DMD10が生成したパターンによる回折光の瞳における強度分布の画像の一例を示す図である。
図17に示す画像では、オン状態のマイクロミラーMsによって生じる回折光DLonの強度分布とともに、オフ状態のマイクロミラーMsによって生じる回折光DLoff1~DLoff7も撮像されている。すなわち、回折光DLoff1~DLoff7は、オン状態のマイクロミラーMsの傾斜角度とは異なる角度で傾斜したマイクロミラーMs(オフ状態のマイクロミラー)を含む領域R11からの回折光である。
このような画像が取得できる場合、回折光DLoff1~DLoff7を基準位置とし、これらの基準位置と強度分布の中心位置CPとの関係に基づいて、マイクロミラーMsの角度を算出してもよい。この場合、領域R11に含まれるマイクロミラーMsの全てをオン状態にしたパターンを生成して基準位置RPを求めなくてもよいので、マイクロミラーMsの傾斜角度の算出にかかる時間を短縮できる。
(変形例2)
上記第1実施形態では、瞳における回折光の強度分布を得るために、DMD10の少なくとも領域R11において、X’軸方向において所定の間隔でマイクロミラーMsをオン状態にし、かつ、Y’軸方向において所定の間隔でマイクロミラーMsをオン状態にしたパターンを生成したが、これに限られるものではない。
上記第1実施形態では、瞳における回折光の強度分布を得るために、DMD10の少なくとも領域R11において、X’軸方向において所定の間隔でマイクロミラーMsをオン状態にし、かつ、Y’軸方向において所定の間隔でマイクロミラーMsをオン状態にしたパターンを生成したが、これに限られるものではない。
図18(A)及び図18(B)は、オン状態のマイクロミラーMsの傾斜角度を計測するときに、DMD10に生成させるパターンの別例を示す図である。変形例2では、DMD10に2つのパターンを生成させ、それぞれのパターンによる回折光の強度分布から、強度分布の中心を求める。
まず、パターン制御部502は、図18(A)に示すように、少なくとも領域R11において、X’軸方向に所定ピッチで、Y’軸方向において隣り合うマイクロミラーMsをオン状態にしたパターンをDMD10に生成させる。また、パターン制御部502は、図18(B)に示すように、少なくとも領域R11において、Y’軸方向に所定ピッチで、X’軸方向において隣り合うマイクロミラーMsをオン状態にしたパターンをDMD10に生成させる。
図19及び図20はそれぞれ、図18(A)及び図18(B)に示すパターンにより生じる回折光DLonの瞳における強度分布のシミュレーション結果を示している。
算出部505は、図19に示す強度分布の画像と、図20に示す強度分布の画像とを組み合わせることにより、強度分布の中心位置を取得する。具体的には、図19に示す強度分布から強度分布のX’軸方向の中心位置を取得し、図20に示す強度分布から強度分布のY’軸方向の中心位置を取得する。これにより、算出部505は、基準位置RPと、強度分布の中心位置との位置関係から、オン状態のマイクロミラーMsの傾斜角度(θy’角度、θz角度)を算出することができる。
なお、上記第1実施形態及びその変形例において、DMD10を照明する計測光の照明NAの条件を変えて、各条件において回折光の強度分布を取得し、マイクロミラーMsの角度を算出することが好ましい。すなわち、照明NAが異なる2つ以上の条件の各々について回折光の強度分布を取得し、オン状態のマイクロミラーMsの角度を算出することが好ましい。これにより、オン状態のマイクロミラーMsの角度の算出精度を向上することができる。
また、上記第1実施形態及びその変形例において、DMD10を照明する計測光の波長の条件を変えて、各条件において回折光の強度分布を取得し、マイクロミラーMsの傾斜角度を算出することが好ましい。すなわち、DMD10を照明する計測光の波長が異なる2つ以上の条件の各々について回折光の強度分布を取得し、オン状態のマイクロミラーMsの角度を算出することが好ましい。この場合、光源503がDMD10に計測光として波長が互いに異なる複数の計測光を入射させてもよいし、計測装置500は、DMD10に計測光として波長が互いに異なる複数の計測光をそれぞれ入射させる複数の光源503を備えていてもよい。これにより、オン状態のマイクロミラーMsの角度の算出精度を向上することができる。
また、上記第1実施形態及びその変形例において、DMD10に複数のパターンを生成させ、各パターンによる回折光の強度分布を取得し、オン状態のマイクロミラーMsの角度を算出することが好ましい。すなわち、DMD10が生成するパターンが異なる2つ以上の条件の各々について回折光の強度分布を取得し、オン状態のマイクロミラーMsの角度を算出することが好ましい。これにより、オン状態のマイクロミラーMsの角度の算出精度を向上することができる。例えば、第1実施形態で説明したパターンによる回折光の強度分布と、変形例2で説明したパターンによる回折光の強度分布とに基づいて、オン状態のマイクロミラーMsの角度を算出することで、オン状態のマイクロミラーMsの角度の算出精度を向上することができる。
《第2実施形態》
上記第1実施形態では、計測装置500を用いてDMD10が備えるマイクロミラーMsの傾斜角度(θy’角度、θz角度)を計測していたが、露光装置EXにおいてオン状態のマイクロミラーMsの角度(θy’角度、θz角度)を計測してもよい。
上記第1実施形態では、計測装置500を用いてDMD10が備えるマイクロミラーMsの傾斜角度(θy’角度、θz角度)を計測していたが、露光装置EXにおいてオン状態のマイクロミラーMsの角度(θy’角度、θz角度)を計測してもよい。
図21は、露光装置EXにおいて、オン状態のマイクロミラーMsの角度を計測する構成を概略的に示す図である。
露光装置EXでは、上述した照明ユニットILUによってDMD10に光を照射する。第2実施形態では、オン状態のマイクロミラーMsの角度を計測するためにDMD10に照射する光を計測光とし、DMD10が生成したパターンを露光により基板Pに形成するためにDMD10に照射する光を照明光と呼ぶものとする。
DMD10が生成したパターンにより生じる回折光の強度分布の画像は、露光装置EXの基板ホルダ4B上の端部に付設された較正用基準部CUに設けられる光学計測部OMU(取得装置)によって取得される。
図22は、図1に示した露光装置EXの基板ホルダ4B上の端部に付設された較正用基準部CUに設けられる光学計測部OMUの概略構成を示す図である。図22では、DMD10からの反射光Saが投影ユニットPLUの像面側のレンズ群G4、G5を通して、ベストフォーカス面(最良結像面)IPoに結像され、反射光Saの主光線Laは光軸AXaと平行になっているものとする。
光学計測部OMUは、較正用基準部CUの上面に取り付けられたピンホール板340と、投影ユニットPLUから投影されたDMD10からの反射光(回折光)Saを、ピンホール板340を介して入射して、投影ユニットPLUの瞳Epの像(瞳Ep内での回折光の強度分布)を形成する対物レンズ342と、瞳Epの像を撮像するCCDD又はCMOSによる撮像素子344とを備える。すなわち、光学計測部OMUの撮像素子344の撮像面は、投影ユニットPLUの瞳Epの位置と共役な関係になっている。
図21に示すように、露光装置EXは、露光装置EXの各構成を制御する制御装置CNTを有している。制御装置CNTは、パターン制御部601、算出部602、及び駆動制御部603等を備える。
パターン制御部601は、DMD10が備えるマイクロミラーMsのオン状態とオフ状態とを制御して、DMD10にパターンデータ(描画データ)に基づくパターンを生成させる。算出部602は、光学計測部OMUが備える撮像素子344が撮像した回折光の強度分布の画像に基づいて、オン状態のマイクロミラーMsの角度を算出する。
駆動制御部603は、算出部602が算出したマイクロミラーMsの角度又は撮像素子344が撮像した回折光の強度分布に基づいて、露光装置EXの各部を制御する。具体的には、駆動制御部603は、(1)照明ユニットILU内の少なくとも1つの光学部材の位置または角度の調整、(2)投影ユニットPLU内の少なくとも1つの光学部材の位置または角度の調整、(3)DMD10の位置または角度の調整、及び(4)マイクロミラーMsのオン状態の傾斜角度(θy’角度)の調整、の少なくとも1つを行う。
また、駆動制御部603は、オン状態のマイクロミラーMsの角度を計測するときに、(1)照明ユニットILU内の少なくとも1つの光学部材の位置または角度の調整、及び(2)投影ユニットPLU内の少なくとも1つの光学部材の位置または角度の調整の少なくとも一方を行う。具体的には、照明ユニットILUが備える可変開口絞り108Bを調整することにより、オン状態のマイクロミラーMsの角度を計測するときの面光源の大きさを、基板Pに露光によりパターンを形成するときの面光源の大きさよりも小さくする。
図23(A)は、第2実施形態において、オン状態のマイクロミラーMsの角度を計測するときにパターン制御部601がDMD10に生成させるパターンの一例を示す図である。図23(A)に示すようにパターン制御部601は、マイクロミラーMsが配置された領域のうち、少なくとも、照明ユニットILUからの計測光が照射される領域に含まれるマイクロミラーMsの全てをオン状態にする。パターン制御部601は、DMD10が備えるマイクロミラーMsの全てをオン状態にしてもよい。
図23(B)~図23(D)は、図23(A)に示すパターンにより生じる回折光の強度分布のシミュレーション結果を示している。図23(B)は、マイクロミラーMsのθy’角度を11.6°とし、照明ユニットILUからDMD10への照明光の入射角度を23.2°としたときのシミュレーション結果であり、図23(C)は、θy’角度を12°とし、照明光の入射角度を24°としたときのシミュレーション結果であり、図23(D)は、θy’角度を12。4°とし、照明光の入射角度を24.8°としたときのシミュレーション結果である。
本実施形態において、照明ユニットILUから出射される計測光の照明NAは、第1実施形態において使用した計測光の照明NAよりも大きな値に設定されているため、第1実施形態と異なり、回折光が分離しない。また、オン状態のマイクロミラーMs同士の間のピッチが短いため、回折光の周期が粗くなる。これにより、図23(B)~図23(D)に示すように、例えば、4つの回折光DL1~DL4が瞳Epの位置に生じる。
次に、図24(A)~図25(C)を用いて、第2実施形態において、算出部602が実行する回折光の強度分布の中心位置の算出方法について説明する。
図24(A)は、マイクロミラーMsのθy’角度を11.6°とし、照明ユニットILUからDMD10への照明光の入射角度を23.2°としたときに、図23(A)に示すパターンにより生じる回折光の強度分布のシミュレーション結果を示している。実際には、瞳Epを定義する可変開口絞り119の遮光部119bによって、回折光DL1~DL4の一部は遮光されるため、撮像素子344では、図24(B)に示すような強度分布の画像が得られる。したがって、実際の画像では、照明NAの形状が見えるだけである。照明NAの形状が回折されて4つの円(回折光)となっているため、算出部602は、照明NAの形状に基づいて、回折光DL1~DL4それぞれの光束の外縁をフィッティングする。
次に、算出部602は、回折光DL1~DL4それぞれのフィッティング結果から、瞳Epの位置における回折光の中心位置DP1~DP4を決定する(図24(A)参照)。
図24(C)は、駆動誤差Δθy’が無い場合に、X’軸方向について孤立した1列(又は単体)のマイクロミラーMsからの反射光Saによる瞳Epにおける光束(ここでは0次回折光)Isの理論上の点像強度分布Ieaを模式的に表したグラフである。図24(C)のグラフにおいて、横軸は0次回折光の光軸の位置を原点としたX’(又はY’)方向の座標位置を表し、縦軸は光強度Ieを表す。図24(C)において、Ioは光強度Ieのピーク値を表し、孤立した1列(又は単体)のマイクロミラーMsaからの反射光Saによるピーク値Ioの位置は、X’(又はY’)方向の原点0、即ち0次回折光の光軸の位置と一致している。
ここで、マイクロミラーMsの傾斜角度が駆動誤差Δθy’を有する場合、図25(A)に示すように、点像強度分布Ieaの中心位置は0次回折光の光軸の位置からX’軸方向にΔDxだけシフトしたものとなる。シフト量ΔDxは、オン状態のマイクロミラーMsの駆動誤差Δθy’の大きさに対応したものになる。
そこで、算出部602は、上述した性質を利用してマイクロミラーMsの角度を算出する。まず、算出部602は、回折光の中心位置DP1~DP4における光強度を、強度分布の画像から取得する。例えば、図25(B)に示すように、算出部602は、中心位置DP1における光強度I_DP1と、中心位置DP3における光強度I_DP3とを取得する。
ここで、例えば、回折光の中心位置DP1と中心位置DP3との距離は、回折光DL1の回折角と回折光DL3の回折角との角度差に対応する。すなわち、図25(A)のX’座標は、回折光の角度に対応する。
算出部602は、回折光DL1の回折角と回折光DL3の回折角との角度差と、回折光DL1の光強度I_DP1と、回折光DL3の光強度I_DP3とに基づいて、図25(C)において点線で示すように、回折光の点像強度分布を示す式を図25(B)に当てはめて、点像強度分布においてピーク値Ioが存在する位置を取得する。言い換えると、算出部602は、図23(A)に示すパターンにより生じる少なくとも2つの回折光の回折角から算出される角度差と、少なくとも2つの回折光の光強度と、に応じて、図23(A)に示すパターンにより生じる回折光の強度分布の頂点を算出する。なお、少なくとも2つの回折光の回折角から算出される角度差は、照明NAの形状が回折された回折光の外縁(形状)をフィッティングし、当該フィッティング結果から回折光の中心を決定することにより求まるので、DMD10を照明する照明NAの形状により算出されるとも言える。なお、図25(C)の例では、回折光DL1は0次回折光であり、回折光DL3は+1次回折光であるが、回折光DL1及び回折光DL3の次数は、これに限られるものではない。
次に、算出部602は、点像強度分布においてピーク値Ioが存在する位置と、中心位置DP1(0次回折光の位置)とのずれ量ΔDxを算出する。また、同様にして、Y’軸方向においてもピーク値が存在する位置と、0次回折光の位置とのずれ量ΔDyを算出する。ΔDx及びΔDyは、マイクロミラーMsの傾斜角度の駆動誤差Δθy’及びΔθzに応じた値となっているため、算出部602は、ずれ量ΔDxから、オン状態のマイクロミラーMsの角度を算出することができる。
駆動制御部603は、例えば、マイクロミラーMsのθy’角度が規格値からずれている場合、マイクロミラーMsに印加する電圧を調整することで、オン状態のマイクロミラーMsのθy’角度を調整し、駆動誤差Δθy’を補正することができる。また、駆動制御部603は、マイクロミラーMsのθz角度が規格値からずれている場合、照明ユニットILUの例えば傾斜ミラー112の傾斜角度を調整して照明光のDMD10への入射角度を調整することで、駆動誤差Δθzを補正することができる。
以上、詳細に説明したように、第2実施形態によれば、露光装置EXは、2次元配列された複数の傾斜可能なマイクロミラーMsを含むDMD10と、DMD10に照明光を照射する照明ユニットILUと、DMD10からの光を基板に照射する投影ユニットPLUと、DMD10からの回折光の強度分布を取得する光学計測部OMUと、制御装置CNTとを含む。制御装置CNT(駆動制御部603)は、回折光の強度分布に基づいて、照明ユニットILUまたは投影ユニットPLU内の少なくとも1つの光学部材の位置または角度の調整、DMD10の位置または角度の調整、及びマイクロミラーMsのオン状態の傾斜角度の調整の少なくとも1つを行う。これにより、基板PにDMD10により生成されたパターンを露光により形成する場合に、DMD10に生成されたパターンによる像の基板Pへの結像性能を向上させることができる。
なお、上記第2実施形態において、DMD10を照明する計測光の照明NAの条件を変えて、各条件において回折光の強度分布を取得し、マイクロミラーMsの傾斜角度を算出することが好ましい。すなわち、照明NAが異なる2つ以上の条件の各々について回折光の強度分布を取得し、オン状態のマイクロミラーMsの角度を算出することが好ましい。これにより、オン状態のマイクロミラーMsの角度の算出精度を向上することができる。後述する変形例でも同様である。
また、上記第2実施形態において、DMD10を照明する計測光の波長の条件を変えて、各条件において回折光の強度分布を取得し、オン状態のマイクロミラーMsの角度を算出することが好ましい。すなわち、計測光の波長が異なる2つ以上の条件の各々について回折光の強度分布を取得し、オン状態のマイクロミラーMsの角度を算出することが好ましい。これにより、オン状態のマイクロミラーMsの角度の算出精度を向上することができる。後述する変形例でも同様である。
なお、上記第2実施形態において、照明ユニットILUが備える可変開口絞り108Bによって計測光の照明NAを小さくすることにより、第1実施形態及びその変形例で説明した方法によってオン状態のマイクロミラーMsの傾斜角を算出するようにしてもよい。この場合、瞳Epの外縁を基準位置とすることができる。瞳Epの外縁とは、瞳Epを規定する可変開口絞り119の開口部119aと遮光部119bとの境界位置である。なお、例えば、瞳Epの中心を基準位置としてもよい。基準位置は、第1実施形態及びその変形例で用いた、回折光のピーク位置でもよい(図12参照)。このとき、駆動制御部603は、強度分布の中心位置が瞳Epの中心又は回折光のピーク位置に近づくように、(1)照明ユニットILU内の少なくとも1つの光学部材の位置または角度の調整、(2)投影ユニットPLU内の少なくとも1つの光学部材の位置または角度の調整、(3)DMD10の位置及び角度の調整、(4)オン状態のマイクロミラーのMsの傾斜角度(θy’角度)の調整の少なくとも1つを行ってもよい。
また、上記第2実施形態において、駆動制御部603は、算出部602が算出したマイクロミラーMsの角度に代えて、点像強度分布においてピーク値Ioが存在する位置に基づいて、照明ユニットILUまたは投影ユニットPLU内の少なくとも1つの光学部材の位置または角度の調整、DMD10の位置または角度の調整、及びマイクロミラーMsのオン状態の傾斜角度の調整の少なくとも1つを行ってもよい。例えば、駆動制御部603は、点像強度分布においてピーク値Ioが存在する位置と、0次回折光の位置とが一致するように、上述の調整のうち少なくとも1つを行ってもよい。
(変形例1)
上記第2実施形態では、照明ユニットILUからの計測光が照射される領域に含まれるマイクロミラーMsの全てをオン状態にしたパターンを生成したが、これに限られるものではない。図26(A)及び図26(B)は、パターン制御部601がDMD10に生成させるパターンの別例を示す図である。パターン制御部601は、図26(A)に示すように、X’軸方向に所定間隔で、Y’軸方向において隣り合うマイクロミラーMsをオン状態にしたパターンをDMD10に生成させる。また、パターン制御部601は、図26(B)に示すように、Y’軸方向に所定間隔で、X’軸方向において隣り合うマイクロミラーMsをオン状態にしたパターンをDMD10に生成させる。
上記第2実施形態では、照明ユニットILUからの計測光が照射される領域に含まれるマイクロミラーMsの全てをオン状態にしたパターンを生成したが、これに限られるものではない。図26(A)及び図26(B)は、パターン制御部601がDMD10に生成させるパターンの別例を示す図である。パターン制御部601は、図26(A)に示すように、X’軸方向に所定間隔で、Y’軸方向において隣り合うマイクロミラーMsをオン状態にしたパターンをDMD10に生成させる。また、パターン制御部601は、図26(B)に示すように、Y’軸方向に所定間隔で、X’軸方向において隣り合うマイクロミラーMsをオン状態にしたパターンをDMD10に生成させる。
図27(A)~図27(C)は、図26(A)に示すパターンにより生じる回折光の瞳における強度分布のシミュレーション結果を示す。図27(A)は、マイクロミラーMsのθy’角度が規格値よりも-0.4°ずれていた場合のシミュレーション結果であり、図27(B)は、マイクロミラーMsのθy’角度が規格値である場合のシミュレーション結果であり、図27(C)は、マイクロミラーMsのθy’角度が規格値から+0.4°ずれていた場合のシミュレーション結果を示している。なお、マイクロミラーMsのθz角度は規格値である。計測光の照明NAは、第1実施形態における計測光の照明NAよりも大きく設定されている。
図27(B)に示すように、マイクロミラーMsのθy’角度が規格値である場合、回折光の強度分布は瞳EpのX’軸方向における中心について対称となっている。すなわち、図27(B)において、瞳Ep内の左側の強度分布と右側の強度分布とがほぼ等しくなっている。
一方、図27(A)及び図27(C)に示すように、マイクロミラーMsのθy’角度が規格値からずれている場合、X’軸方向における回折光の強度分布が非対称となり、規格値からのずれ量に応じて、非対称性の度合い(傾向)が変化していることがわかる。
また、図28(A)~図28(C)は、図26(B)に示すパターンにより生じる回折光の強度分布のシミュレーション結果を示す。図28(A)は、マイクロミラーMsのθy’角度が規格値よりも-0.4°ずれていた場合のシミュレーション結果であり、図28(B)は、マイクロミラーMsのθy’角度が規格値である場合のシミュレーション結果であり、図28(C)は、マイクロミラーMsのθy’角度が規格値から+0.4°ずれていた場合のシミュレーション結果を示している。なお、マイクロミラーMsのθz角度は規格値である。計測光の照明NAは、第1実施形態における計測光の照明NAよりも大きく設定されている。
図28(B)に示すように、マイクロミラーMsのθy’角度が規格値である場合、回折光の強度分布は、瞳EpのY’軸方向における中心について対称となっている。すなわち、図28(B)において、瞳Ep内において上側の強度分布と下側の強度分布とがほぼ等しくなっている。
一方、図28(A)及び図28(C)に示すように、マイクロミラーMsのθy’角度が規格値からずれている場合、Y’軸方向における回折光の強度分布が非対称となり、規格値からのずれ量に応じて、非対称性の度合い(傾向)が変化していることがわかる。
図29は、マイクロミラーMsのθy’角度が、規格値-0.6°、規格値、規格値+0.6°だった場合の、瞳Ep内のX’軸方向における強度比(瞳Ep内の右側の強度/瞳Ep内の左側の強度)と、瞳Ep内のY’軸方向における強度比(瞳Ep内の上側の強度/瞳Ep内の下側の強度)と、を示すグラフである。図29に示すように、マイクロミラーMsのθy’角度が規格値の場合、強度比は約1となるが、規格値からのずれ量及びずれの方向に応じて、強度比が変化していることがわかる。θz角度が規格値からずれた場合にも、強度分布に非対称性が現れる。
したがって、算出部602は、非対称性の度合い(傾向)、すなわち、回折光の強度比に基づいて、仮想的な光強度分布の頂点を算出することができる。そして、算出部602は、例えば瞳Epの中心を基準位置として、仮想的な光強度分布の頂点の位置と基準位置との位置関係から、マイクロミラーMsの角度を算出することができる。
なお、変形例1において、駆動制御部603は、算出されたマイクロミラーMsの角度に基づいてではなく、X’軸方向における回折光の強度分布及びY’軸方向における回折光の強度分布がそれぞれ対称となるように、(1)照明ユニットILU内の少なくとも1つの光学部材の位置または角度の調整、(2)投影ユニットPLU内の少なくとも1つの光学部材の位置または角度の調整、及び(3)オン状態のマイクロミラーMsの角度の調整の少なくとも1つを行ってもよい。または、駆動制御部603は、算出された仮想的な光強度分布の頂点が例えば瞳Epの中心と一致するように、(1)照明ユニットILU内の少なくとも1つの光学部材の位置または角度の調整、(2)投影ユニットPLU内の少なくとも1つの光学部材の位置または角度の調整、及び(3)オン状態のマイクロミラーMsの角度の調整の少なくとも1つを行ってもよい。
また、上記第2実施形態及びその変形例では、照明ユニットILUが出射した計測光をDMD10に照射して、オン状態のマイクロミラーMsの角度を計測していたが、照明ユニットILUとは別に計測光を出射する光源を設けてもよい。
図30(A)及び図30(B)は、露光装置EXにおいて、ON状態のマイクロミラーMsの角度を計測する構成の別例を示す図である。
図30(A)に示すように、照明ユニットILUとは別の光源LS1を設けて、光源LS1が出射した計測光をDMD10に照射することで、オン状態のマイクロミラーMsの角度を計測してもよい。また、図30(A)では、照明ユニットILUと同じ方向から計測光をDMD10に照射していたが、図30(B)に示すように、照明ユニットILUと異なる方向から計測光をDMD10に照射してもよい。
図30(B)では、例えば、オフ状態のマイクロミラーMsによる回折光の強度分布が得られるように光源LS1を設置してもよい。この場合、オフ状態のマイクロミラーMsの角度の駆動誤差を計測することができる。
このように別の光源LS1を設けた場合にも、第1実施形態及びその変形例並びに第2実施形態その変形例で説明した方法のいずれかによって、オン状態のマイクロミラーMsの角度を算出することができる。このとき、光源LS1は、第1実施形態で説明したように、互いに波長が異なる複数の計測光をDMD10に入射させ、算出部602は、DMD10を照明する計測光の波長が異なる2つ以上の条件の各々について回折光の強度分布を取得し、オン状態のマイクロミラーMsの角度を算出することが好ましい。
また、上記第2実施形態およびその変形例では、較正用基準部CUに設けられる光学計測部OMUが備える撮像素子344を用いて回折光の強度分布を取得していたが、較正用基準部CUとは別に撮像装置を配置して、回折光の強度分布を取得するようにしてもよい。
また、上記第2実施形態及びその変形例では、投影ユニットPLUを介した回折光の強度分布を取得していたが、DMD10の近傍に撮像素子(取得装置)を設けて、投影ユニットPLUを介さずに、回折光の強度分布の画像を取得するようにしてもよい。その場合、DMD10と撮像素子との間に図8(A)に示すようにレンズを設けてもよいし、図8(B)に示すようにレンズを設けなくてもよい。
なお、オン状態のマイクロミラーMsの角度を計測するときにDMD10に生成させるパターンは、上記第1及び第2実施形態並びにその変形例で示したパターンに限られるものではない。オン状態のマイクロミラーMsの角度を計測するときに、DMD10に生成させるパターンは、回折光の強度分布が得られるものであればよく、例えば、図31(A)に示す市松パターンや、図31(B)に示すような斜め方向にマイクロミラーMsをオン状態にするパターンであってもよい。
また、上記第1及び第2実施形態並びにその変形例では、DMD10のマイクロミラーMsが配置された領域R1のうち一部の領域R11についてマイクロミラーMsの傾斜角度を計測していたが、これに限られるものではない。例えば、DMD10のマイクロミラーMsが配置された領域R1のうち複数の領域(例えば、領域R1を4分割した領域)において、マイクロミラーMsの傾斜角度をそれぞれ計測してもよい。この場合において、オン状態のマイクロミラーMsの角度を領域ごとに変更可能である場合には、各領域におけるオン状態のマイクロミラーMsの角度の算出結果に基づいて、オン状態にするマイクロミラーMsに印加する電圧を領域ごとに変更して、オン状態のマイクロミラーMsの角度を領域ごとに制御するようにしてもよい。また、照明光の入射角度を領域ごとに変更するようにしてもよい。また、DMD10のマイクロミラーMsが配置された領域R1全体について、オン状態のマイクロミラーMsの角度を算出してもよい。
また、上記第1及び第2実施形態並びにその変形例では、オン状態のマイクロミラーMsのθy’角度とθz角度とを算出していたが、θy’角度とθz角度とのうちいずれか一方のみを算出してもよい。
また、オン状態のマイクロミラーMsの角度を定期的に計測し、規格値からのずれ量とその履歴とから、DMD10のマイクロミラーMsの固着や故障予測を行うようにしてもよい。
また、上記第1及び第2実施形態並びにその変形例において、DMD10のマイクロミラーMsは、対角線と平行な軸周りに回転することによってオン状態またはオフ状態に遷移していたが、これに限られるものではない。マイクロミラーMsは、辺と平行な軸周りに回転することで、オン状態又はオフ状態に遷移してもよい。マイクロミラーMsの回転軸が上記第1及び第2実施形態並びにその変形例と異なる場合でも、上述した方法により、オン状態のマイクロミラーMsの角度を算出することができる。
また、上記第1及び第2実施形態並びにその変形例において、DMD10の複数のマイクロミラーMsは、例えば、図5(A)に示すように千鳥配置されていたが、図32(A)に示すように、正方配置されていてもよい。この場合でも、図32(B)に示すように、マイクロミラーは、対角線と平行な軸RAX周りに回転することによってオン状態またはオフ状態に遷移することができる。
上述した実施形態及び変形例は本発明の好適な実施の例である。但し、これに限定されるものではなく、本発明の要旨を逸脱しない範囲内において種々変形実施可能である。また、実施形態及び変形例は、適宜、互いに組み合わせることができる。

- 第1状態の複数の傾斜可能なミラーが配置された空間光変調器に計測光を入射させることと、
前記空間光変調器からの光を受光することと、
