Description
本発明は、感放射線性組成物及びレジストパターン形成方法に関する。
リソグラフィーによる微細加工に用いられる感放射線性組成物は、ArFエキシマレーザー光(波長193nm)、KrFエキシマレーザー光(波長248nm)等の遠紫外線、極端紫外線(EUV、波長13.5nm)等の電磁波、電子線等の荷電粒子線などの放射線の照射により露光部に酸を発生させ、この酸を起点とする化学反応により露光部と非露光部との現像液に対する溶解速度に差異を生じさせることで基板上にレジストパターンを形成する。
感放射線性組成物には、極端紫外線、電子線等の放射線に対する感度が良好であることに加え、LWR(Line Width Roughness)に優れること、現像欠陥が少ないこと、膜厚均一性に優れること等が要求される。
これらの要求に対しては、感放射線性組成物に用いられる重合体、酸発生剤及びその他の成分の種類、分子構造などが検討され、さらにその組み合わせについても詳細に検討されている(特開2010-134279号公報、特開2014-224984号公報、特開2016-047815号公報及び特開2021-009357号公報参照)。
レジストパターンのさらなる微細化に伴い、上記性能の要求レベルはさらに高まっており、これらの要求を満たす感放射線性組成物が求められている。
本発明は、上述のような事情に基づいてなされたものであり、その目的は、感度及びLWRに優れ、現像欠陥が少なく、かつ膜厚均一性に優れる感放射線性組成物及びレジストパターン形成方法を提供することにある。
上記課題を解決するためになされた発明は、フェノール性水酸基を含む構造単位(Ia)を有し、酸の作用により現像液に対する溶解性が変化する第1重合体と、上記第1重合体よりフッ素原子含有率が大きい第2重合体とを含有し、上記第2重合体が、放射線の作用によりスルホン酸を発生する基を含む構造単位(If)と、上記構造単位(If)以外の構造単位であって、フッ素原子を含む構造単位(IIf)とを有する感放射線性組成物である。
上記課題を解決するためになされた別の発明は、基板に直接又は間接に上述の当該感放射線性組成物を塗工する工程と、上記塗工により形成されたレジスト膜を露光する工程と、上記露光されたレジスト膜を現像する工程とを備えるレジストパターン形成方法である。
本発明の感放射線性組成物は、感度及びLWRに優れ、現像欠陥が少なく、かつ膜厚均一性に優れる。本発明のレジストパターン形成方法によれば、感度及びLWRに優れ、現像欠陥が少なく、かつ膜厚均一性に優れたレジストパターンを形成することができる。したがって、これらは、今後さらに微細化が進行すると予想される半導体デバイスの加工プロセス等に好適に用いることができる。
以下、本発明の感放射線性組成物及びレジストパターン形成方法について詳説する。
本明細書における数値範囲の上限値及び下限値は開示された数値を任意に組み合わせることができる。また、数値範囲を記号「~」を用いて示す場合、上限及び下限の数値を含む数値範囲であることを意味する。例えば「炭素数1~20」とは「炭素数1以上20以下」であることを意味する。
<感放射線性組成物>
当該感放射線性組成物は、フェノール性水酸基を含む構造単位(Ia)を有し、酸の作用により現像液に対する溶解性が変化する第1重合体(以下、「[A]重合体」ともいう)と、上記第1重合体よりフッ素原子含有率が大きい第2重合体(以下、「[F]重合体」ともいう)とを含有し、上記第2重合体が、放射線の作用によりスルホン酸を発生する基を含む構造単位(If)と、上記構造単位(If)以外の構造単位であって、フッ素原子を含む構造単位(IIf)とを有する感放射線性組成物である。
当該感放射線性組成物は、フェノール性水酸基を含む構造単位(Ia)を有し、酸の作用により現像液に対する溶解性が変化する第1重合体(以下、「[A]重合体」ともいう)と、上記第1重合体よりフッ素原子含有率が大きい第2重合体(以下、「[F]重合体」ともいう)とを含有し、上記第2重合体が、放射線の作用によりスルホン酸を発生する基を含む構造単位(If)と、上記構造単位(If)以外の構造単位であって、フッ素原子を含む構造単位(IIf)とを有する感放射線性組成物である。
当該感放射線性組成物は上記構成を備えることにより、感度及びLWRに優れ、現像欠陥が少なく、かつ膜厚均一性に優れる。この理由は必ずしも明確ではないが、例えば以下のように推察される。[A]重合体が構造単位(Ia)を有することで、EUVレジストパターン形成の際に高い感度及び優れたLWR性能を示すと考えられる。[F]重合体が、構造単位(If)や構造単位(IIf)を有することで、膜表面の親水化および表面張力が低下し、現像欠陥の発生低減に加えて膜厚均一性に優れると考えられる。当該感放射線性組成物は、上記構成を備えることにより上記の作用が相まって、感度、LWR、現像欠陥の少なさ、及び膜厚均一性の四者のバランスを良好に図ることができると考えられる。
当該感放射線性組成物は、通常、有機溶媒(以下、「[D]有機溶媒」ともいう)を含有する。当該感放射線性組成物は、感放射線性酸発生剤(以下、「[B]酸発生剤」ともいう)を含有していてもよい。当該感放射線性組成物は、酸拡散制御剤(以下、「[C]酸拡散制御剤」ともいう)を含有していてもよい。当該感放射線性組成物は、本発明の効果を損なわない範囲においてその他の任意成分を含有することができる。
当該感放射線性組成物は、例えば[A]重合体及び[F]重合体、並びに必要に応じて[B]酸発生剤、[C]酸拡散制御剤、[D]有機溶媒、及びその他の任意成分を所定の割合で混合し、得られた混合物を孔径0.2μm以下のメンブランフィルターでろ過することにより調製することができる。
以下、当該感放射線性組成物が含有する各成分について説明する。
<[A]重合体>
[A]重合体は、フェノール性水酸基を含む構造単位(Ia)を有し、酸の作用により現像液に対する溶解性が変化する重合体である。

当該感放射線性組成物は、1種又は2種以上の[A]重合体を含有することができる。
[A]重合体は、酸解離性基を含む構造単位(以下、「構造単位(IIa)」ともいう)を有することが好ましい。[A]重合体は、構造単位(Ia)及び構造単位(IIa)以外のその他の構造単位(以下、単に「その他の構造単位」ともいう)をさらに有していてもよい。[A]重合体は、1種又は2種以上の各構造単位を有することができる。
その他の構造単位は、上記構造単位(Ia)及び構造単位(IIa)以外の構造単位である。その他の構造単位としては、例えばラクトン構造、環状カーボネート構造、スルトン構造又はこれらの組み合わせを含む構造単位(以下、「構造単位(IIIa)」ともいう)、カルボキシ基を含む構造単位(以下、「構造単位(IVa)」ともいう)、アルコール性水酸基を含む構造単位(以下、「構造単位(Va)」ともいう)、放射線の作用により酸を発生する基を含む構造単位(以下、「構造単位(VIa)」ともいう)が挙げられる。
本明細書において「構造単位」とは、単量体を重合して得られる繰り返し単位の1つをいい、主鎖の一部を構成する部分及び側鎖から構成される。「主鎖」とは、重合体を構成する原子鎖のうち最も長いものをいう。「側鎖」とは、重合体を構成する原子鎖のうち主鎖以外のものをいう。
当該感放射線性組成物における[A]重合体の含有割合の下限としては、当該感放射線性組成物が含有する[D]有機溶媒以外の全成分に対して、50質量%が好ましく、70質量%がより好ましく、80質量%がさらに好ましい。上記含有割合の上限としては、99質量%が好ましく、95質量%がより好ましい。
[A]重合体のゲルパーミエーションクロマトグラフィー(GPC)によるポリスチレン換算重量平均分子量(Mw)の下限としては、1,000が好ましく、2,000がより好ましく、2,500がさらに好ましい。上記Mwの上限としては、30,000が好ましく、20,000がより好ましく、15,000がさらに好ましい。[A]重合体のMwを上記範囲とすることで、当該感放射線性組成物の塗工性を向上させることができる。[A]重合体のMwは、例えば[A]重合体の合成に使用する重合開始剤の種類やその使用量等を調整することにより調節することができる。
[A]重合体のGPCによるポリスチレン換算数平均分子量(Mn)に対するMwの比(以下、「Mw/Mn」ともいう)の上限としては、2.5が好ましく、2.0がより好ましく、1.8がさらに好ましい。上記比の下限としては、通常1.0であり、1.1が好ましく、1.2がより好ましい。
[Mw及びMnの測定方法]
本明細書における重合体のMw及びMnは、以下の条件によるゲルパーミエーションクロマトグラフィー(GPC)を用いて測定される値である。

[A]重合体は、例えば各構造単位を与える単量体を公知の方法で重合することにより合成することができる。
以下、[A]重合体が有する各構造単位について説明する。
[構造単位(Ia)]
構造単位(Ia)は、フェノール性水酸基を含む構造単位である。「フェノール性水酸基」とは、ベンゼン環に直結するヒドロキシ基に限らず、芳香環に直結するヒドロキシ基全般を意味する。
構造単位(Ia)は、フェノール性水酸基を含む構造単位である。「フェノール性水酸基」とは、ベンゼン環に直結するヒドロキシ基に限らず、芳香環に直結するヒドロキシ基全般を意味する。
KrF露光、EUV露光又は電子線露光の場合、[A]重合体が構造単位(Ia)を有することで、当該感放射線性組成物の感度をより高めることができる。したがって、当該感放射線性組成物は、KrF露光用、EUV露光用又は電子線露光用の感放射線性組成物として好適に用いることができる。
構造単位(Ia)としては、例えば下記式(Ia)で表される構造単位が挙げられる。
上記式(Ia)中、RPは、水素原子、フルオロ基、メチル基又はトリフルオロメチル基である。LPは、単結合、*-COO-、-O-、又は*-CONH-である。*は、RPが結合する炭素原子との結合部位を示す。ArPは、置換又は非置換の芳香族炭化水素環から(p+1)個の水素原子を除いた基である。pは、1~3の整数である。
RPとしては、構造単位(Ia)を与える単量体の共重合性の観点から、水素原子又はメチル基が好ましい。
LPとしては、単結合又は*-COO-が好ましい。
ArPを与える芳香族炭化水素環の環員数としては、6~30が好ましく、6~20がより好ましい。「環員数」とは、環構造を構成する原子数をいい、多環の場合はこの多環を構成する原子数をいう。「多環」には、2つの環が2つの共有原子を有する縮合多環だけでなく、2つの環が共有原子を持たず、単結合で連結している環集合型の多環も含まれる。
ArPを与える芳香族炭化水素環としては、例えば例えばベンゼン環;ナフタレン環、アントラセン環、フルオレン環、ビフェニレン環、フェナントレン環、ピレン環等の縮合多環型芳香族炭化水素環;ビフェニル環、テルフェニル環、ビナフタレン環、フェニルナフタレン環等の環集合型芳香族炭化水素環;9,10-エタノアントラセン環が挙げられる。ArPを与える芳香族炭化水素環としては、ベンゼン環又はナフタレン環が好ましく、ベンゼン環がより好ましい。
ArPを与える芳香族炭化水素環が有する場合がある置換基としては、例えばフルオロ基,ヨード基等のハロゲノ基、ヒドロキシ基、カルボキシ基、シアノ基、ニトロ基、アルキル基、フッ素化アルキル基(アルキル基が有する少なくとも1つの水素原子をフルオロ基で置換した基)、アルコキシカルボニル基、アルコキシカルボニルオキシ基、アシル基、アシロキシ基が挙げられる。
pとしては、1又は2が好ましい。
構造単位(Ia)としては、下記式(Ia-1)~(Ia-21)で表される構造単位が挙げられる。
上記式(Ia-1)~(Ia-21)中、RPは、上記式(Ia)と同義である。
構造単位(Ia)を与える単量体の具体的構造としては、例えば後述の実施例における単量体(M-1)~(M-11)が挙げられる。
[A]重合体における構造単位(Ia)の含有割合の下限としては、[A]重合体を構成する全構造単位に対して、5モル%が好ましく、10モル%がより好ましく、20モル%がさらに好ましい。上記含有割合の上限としては、70モル%が好ましく、60モル%がより好ましい。
[構造単位(IIa)]
構造単位(IIa)は、酸解離性基を含む構造単位である。「酸解離性基」とは、カルボキシ基における水素原子を置換する基であって、酸の作用により解離してカルボキシ基を与える基を意味する。構造単位(IIa)は、より詳細には、カルボキシ基の水素原子が酸解離性基で置換された部分構造を含む構造単位である。
構造単位(IIa)は、酸解離性基を含む構造単位である。「酸解離性基」とは、カルボキシ基における水素原子を置換する基であって、酸の作用により解離してカルボキシ基を与える基を意味する。構造単位(IIa)は、より詳細には、カルボキシ基の水素原子が酸解離性基で置換された部分構造を含む構造単位である。
[A]重合体は酸解離性基を含むことにより、酸の作用により現像液への溶解性が変化する性質が発揮される。放射線の作用により[B]酸発生剤等から発生する酸の作用により酸解離性基が解離し、露光部と非露光部との間における[A]重合体の現像液への溶解性に差異が生じることにより、レジストパターンを形成することができる。
上記酸解離性基は、構造単位(IIa)におけるカルボキシ基が有する水素原子を置換する基である。換言すると、構造単位(IIa)において酸解離性基はカルボニルオキシ基のエーテル性酸素原子に結合している。
上記酸解離性基としては例えば下記式(a-1)~(a-2)で表される基(以下、「酸解離性基(a-1)~(a-2)」ともいう)が挙げられる。
上記式(a-1)及び(a-2)中、*は、カルボキシ基のエーテル性酸素原子との結合部位を示す。
上記式(a-1)中、RXは、置換又は非置換の炭素数1~20の1価の炭化水素基である。RY及びRZは、それぞれ独立して、炭素数1~20の1価の炭化水素基であるか、又はこれらの基が互いに合わせられこれらが結合する炭素原子と共に環員数3~20の飽和脂環を構成する。
上記式(a-2)中、RAは、水素原子である。RB及びRCは、それぞれ独立して、水素原子又は炭素数1~20の1価の炭化水素基である。RDは、RA、RB及びRCがそれぞれ結合する3つの炭素原子と共に環員数4~20の不飽和の脂肪族炭化水素環を構成する炭素数1~20の2価の炭化水素基である。
「炭化水素基」には「脂肪族炭化水素基」及び「芳香族炭化水素基」が含まれる。「脂肪族炭化水素基」には「鎖状炭化水素基」及び「脂環式炭化水素基」が含まれる。別の観点から、「脂肪族炭化水素基」には「飽和炭化水素基」及び「不飽和炭化水素基」が含まれる。「鎖状炭化水素基」とは、環構造を含まず、鎖状構造のみで構成された炭化水素基をいい、直鎖状炭化水素基及び分岐鎖状炭化水素基の両方を含む。「脂環式炭化水素基」とは、環構造としては脂環のみを含み、芳香環を含まない炭化水素基をいい、単環の脂環式炭化水素基及び多環の脂環式炭化水素基の両方を含む。但し、脂環のみで構成されている必要はなく、その一部に鎖状構造を含んでいてもよい。「芳香族炭化水素基」とは、環構造として芳香環を含む炭化水素基をいう。但し、芳香環のみで構成されている必要はなく、その一部に鎖状構造や脂環を含んでいてもよい。
RX、RY、RZ、RB、又はRCを与える炭素数1~20の1価の炭化水素基としては、例えば炭素数1~20の1価の鎖状炭化水素基、炭素数3~20の1価の脂環式炭化水素基、炭素数6~20の1価の芳香族炭化水素基が挙げられる。
炭素数1~20の1価の鎖状炭化水素基としては、例えばメチル基、エチル基、n-プロピル基、i-プロピル基、n-ブチル基、sec-ブチル基、イソブチル基、tert-ブチル基等のアルキル基;エテニル基、プロペニル基、ブテニル基、2-メチルプロパ-1-エン-1-イル基等のアルケニル基;エチニル基、プロピニル基、ブチニル基等のアルキニル基が挙げられる。
炭素数3~20の1価の脂環式炭化水素基としては、例えばシクロペンチル基、シクロヘキシル基等の単環の脂環式飽和炭化水素基;ノルボルニル基、アダマンチル基、トリシクロデシル基、テトラシクロドデシル基等の多環の脂環式飽和炭化水素基;シクロペンテニル基、シクロヘキセニル基等の単環の脂環式不飽和炭化水素基;ノルボルネニル基、トリシクロデセニル基、テトラシクロドデセニル基等の多環の脂環式不飽和炭化水素基が挙げられる。
炭素数6~20の1価の芳香族炭化水素基としては、例えばフェニル基、トリル基、キシリル基、ナフチル基、アントリル基等のアリール基;ベンジル基、フェネチル基、ナフチルメチル基、アントリルメチル基等のアラルキル基が挙げられる。
RXで表される炭化水素基が有する場合がある置換基としては、例えば上述のArPを与える芳香族炭化水素環が有する場合がある置換基として例示したものが挙げられる。
「脂環」には「脂肪族炭化水素環」及び「脂肪族複素環」が含まれる。脂環のうち脂肪族炭化水素環及び脂肪族複素環を含む多環のものは「脂肪族複素環」に該当するものとする。
RY及びRZが互いに合わせられこれらが結合する炭素原子と共に構成する環員数3~20の飽和脂環のうち、脂肪族炭化水素環としては、例えばシクロプロパン環、シクロブタン環、シクロペンタン環、シクロヘキサン環等の単環のもの;ノルボルナン環、アダマンタン環、トリシクロデカン環、テトラシクロドデカン環等の多環のものが挙げられる。
RY及びRZが互いに合わせられこれらが結合する炭素原子と共に構成する環員数3~20の飽和脂環のうち、脂肪族複素環としては、例えばテトラヒドロフラン環等の酸素原子含有複素環などが挙げられる。
RDで表される炭素数1~20の2価の炭化水素基としては、例えば上述の炭素数1~20の1価の炭化水素基として例示したものから1個の水素原子を除いたものが挙げられる。
RDと、RA、RB及びRCがそれぞれ結合する3つの炭素原子とで構成される環員数4~20の不飽の脂肪族炭化水素環としては、例えばシクロブテン構造、シクロペンテン構造、シクロヘキセン構造等の単環の不飽和脂環構造、ノルボルネン構造等の多環の不飽和脂環構造などが挙げられる。
RY及びRZが炭素数1~20の1価の炭化水素基である場合、RY及びRZとしては、鎖状炭化水素基が好ましく、アルキル基が好ましく、メチル基がより好ましい。この場合のRXとしては、置換若しくは非置換の鎖状炭化水素基、又は置換若しくは非置換の芳香族炭化水素基が好ましく、置換若しくは非置換のアルキル基、置換若しくは非置換のアルケニル基、又は置換若しくは非置換のアリール基がより好ましく、メチル基、エテニル基、フェニル基又はヨードフェニル基がさらに好ましい。
RY及びRZが互いに合わせられこれらが結合する炭素原子と共に環員数3~20の飽和脂環を構成する場合、上記飽和脂環としては、シクロペンタン環、シクロヘキサン環、又はテトラヒドロフラン環が好ましい。この場合のRXとしては、置換若しくは非置換の鎖状炭化水素基、又は置換若しくは非置換の芳香族炭化水素基が好ましく、置換若しくは非置換のアルキル基、置換若しくは非置換のアルケニル基、又は置換若しくは非置換のアリール基がより好ましく、メチル基、tert-ブチル基、エテニル基、フェニル基、ナフチル基又はヨードフェニル基がさらに好ましい。
RBとしては、水素原子が好ましい。
RCとしては、鎖状炭化水素基が好ましく、アルキル基がより好ましく、メチル基がさらに好ましい。
RDと、RA、RB及びRCがそれぞれ結合する3つの炭素原子と共に構成する環員数4~20の不飽和脂環としては、単環の不飽和脂環が好ましく、シクロヘキセン環がより好ましい。
酸解離性基(a-1)としては、例えば下記式(a-1-1)~(a-1-11)で表される基が挙げられる。酸解離性基(a-2)としては、例えば下記式(a-2-1)で表される基が挙げられる。
上記式(a-1-1)~(a-1-11)及び(a-2-1)中、*は、上記式(a-1)及び(a-2)と同義である。
構造単位(IIa)としては、例えば下記式(IIa)で表される構造単位が挙げられる。
上記式(IIa)中、RH1は、水素原子、フルオロ基、メチル基又はトリフルオロメチル基である。LHは、単結合、*-COO-又は*-CONH-である。*は、RH1が結合する炭素原子との結合部位を示す。RH2は、単結合又は置換若しくは非置換の芳香族炭化水素環から2個の水素原子を除いた基である。RH3は、上記酸解離性基である。
RH1としては、構造単位(IIa)を与える単量体の共重合性の観点から、水素原子又はメチル基が好ましい。
LHは、単結合が好ましい。
RH2を与える芳香族炭化水素環の環員数としては、6~30が好ましく、6~20がより好ましい。
RH2を与える芳香族炭化水素環としては、上述のArPを与える芳香族炭化水素環として例示したものが挙げられる。RH2を与える芳香族炭化水素環としては、ベンゼン環が好ましい。
RH2を与える芳香族炭化水素環が有する場合がある置換基としては、例えば上述のArPを与える芳香族炭化水素環が有する場合がある置換基として例示したものが挙げられる。
RH2としては、単結合であってもよいし、置換又は非置換の芳香族炭化水素環から2個の水素原子を除いた基であってもよい。
構造単位(IIa)を与える単量体の具体的構造としては、例えば後述の実施例における単量体(M-12)~(M-30)が挙げられる。
[A]重合体における構造単位(IIa)の含有割合の下限としては、[A]重合体を構成する全構造単位に対して、20モル%が好ましく、30モル%がより好ましく、40モル%がさらに好ましい。上記含有割合の上限としては、70モル%が好ましく、60モル%がより好ましい。
[構造単位(IIIa)]
構造単位(IIIa)は、ラクトン構造、環状カーボネート構造、スルトン構造又はこれらの組み合わせを含む構造単位である。[A]重合体が構造単位(IIIa)をさらに有することで、基板との密着性を向上することができる。

構造単位(IIIa)を与える単量体の具体的構造としては、例えば後述の実施例における単量体(M-31)、(M-32)及び(M-37)が挙げられる。
[A]重合体が構造単位(IIIa)を有する場合、構造単位(IIIa)の含有割合の下限としては、[A]重合体を構成する全構造単位に対して、5モル%が好ましく、10モル%がより好ましい。上記含有割合の上限としては、35モル%が好ましく、25モル%がさらに好ましい。
[構造単位(IVa)]
構造単位(IVa)は、カルボキシ基を含む構造単位である。[A]重合体が構造単位(IVa)をさらに有することで、重合体間の水素結合によって露光部で発生した酸の未露光部への拡散を抑制することができる。

[A]重合体が構造単位(IVa)を有する場合、構造単位(IVa)の含有割合の下限としては、[A]重合体を構成する全構造単位に対して、5モル%が好ましく、10モル%がより好ましい。上記含有割合の上限としては、35モル%が好ましく、25モル%がさらに好ましい。
[構造単位(Va)]
構造単位(Va)は、アルコール性水酸基を含む構造単位である。[A]重合体が構造単位(Va)をさらに有することで、現像液への溶解性をより適度に調整することができる。

[構造単位(VIa)]
構造単位(VIa)は、放射線の作用により酸を発生する基を含む構造単位である。放射線の作用により発生する酸としては、例えばスルホン酸、カルボン酸が挙げられる。放射線としては、例えば後述する<レジストパターン形成方法>の項において放射線として例示するものが挙げられる。

上記放射線の作用により酸を発生する基としては、例えばアニオンと感放射線性オニウムカチオンとを含む基が挙げられる。このような基は、アニオンが重合体の側鎖に結合した構造(以下、「構造1」ともいう)と、感放射線性オニウムカチオンが重合体の側鎖に結合した構造(以下、「構造2」ともいう)とに分類される。上記放射線の作用により酸を発生する基としては、構造1であってもよいし、構造2であってもよい。
構造単位(VIa)は、放射線の作用により発生する酸の種類に応じて、例えば放射線の作用によりスルホン酸を発生する構造を含む構造単位(以下、「構造単位(VIa-1)」ともいう)と、放射線の作用によりカルボン酸を発生する構造を含む構造単位(以下、「構造単位(VIa-2)」ともいう)とに分類される。
[A]重合体が構造単位(VIa-1)を有する場合、[A]重合体は、当該感放射線性組成物中において感放射線酸発生体として作用する。[A]重合体が構造単位(VIa-2)を有する場合、[A]重合体は、当該感放射線性組成物中において酸拡散制御体として作用する。[A]重合体が、構造単位(VIa-1)と、構造単位(VIa-2)とを共に有する場合、[A]重合体は当該感放射線性組成物中において感放射線酸発生体としても作用するし、酸拡散制御体として作用する。
なお、構造単位(VIa-2)は放射線の作用によりカルボン酸を発生するため、構造単位(VIa-2)を有する[A]重合体は広義には「感放射線性酸発生体」ともいえる。しかし、放射線の作用により構造単位(VIa-2)から発生する酸は、構造単位(VIa-1)から発生する酸が酸解離性基を解離させる条件において、上記酸解離性基を解離させないため、「感放射線性酸発生体」と「酸拡散制御体」とは明確に区別される。
構造単位(VIa)を与える単量体の具体的構造としては、例えば後述の実施例における単量体(M-39)~(M-42)が挙げられる。
また、構造単位(VIa-1)としては、後述する[F]重合体が有する構造単位(If)であってもよい。
[A]重合体が構造単位(VIa)を有する場合、構造単位(VIa)の含有割合の下限としては、[A]重合体を構成する全構造単位に対して、1モル%が好ましく、5モル%がより好ましい。上記含有割合の上限としては、30モル%が好ましく、20モル%がさらに好ましい。
<[F]重合体>
[F]重合体は、[A]重合体よりフッ素原子含有率が大きい重合体であって、放射線の作用によりスルホン酸を発生する基を含む構造単位(If)と、上記構造単位(If)以外の構造単位であって、フッ素原子を含む構造単位(IIf)とを有する。
[F]重合体は、[A]重合体よりフッ素原子含有率が大きい重合体であって、放射線の作用によりスルホン酸を発生する基を含む構造単位(If)と、上記構造単位(If)以外の構造単位であって、フッ素原子を含む構造単位(IIf)とを有する。
[F]重合体は、[A]重合体とは異なる重合体である。通常、ベース重合体となる重合体より疎水性が高い重合体は、レジスト膜表層に偏在化する傾向がある。[F]重合体は[A]重合体よりもフッ素原子含有率が大きいため、この疎水性に起因する特性により、レジスト膜表層に偏在化する傾向がある。
[F]重合体のフッ素原子含有率の下限としては、1質量%が好ましく、2質量%がより好ましく、3質量%がさらに好ましい。上記フッ素原子含有率の上限としては、60質量%が好ましく、50質量%がより好ましく、40質量%がさらに好ましい。なお、重合体のフッ素原子含有率は、13C-NMRスペクトル測定により重合体の構造を求め、その構造から算出することができる。[F]重合体のフッ素原子含有率は、例えば構造単位(IIf)の含有割合を調整することで調節することができる。
当該感放射線性組成物は、1種又は2種以上の[F]重合体を含有することができる。
[F]重合体は、構造単位(If)及び構造単位(IIf)以外のその他の構造単位(以下、単に「その他の構造単位」ともいう)をさらに有していてもよい。[F]重合体は、1種又は2種以上の各構造単位を有することができる。
その他の構造単位は、上記構造単位(If)及び構造単位(IIf)以外の構造単位である。その他の構造単位としては、例えばフェノール性水酸基を含む構造単位(以下、「構造単位(IIIf)」ともいう)、酸解離性基を含む構造単位(以下、「構造単位(IVf)」ともいう)、ラクトン構造、環状カーボネート構造、スルトン構造又はこれらの組み合わせを含む構造単位(以下、「構造単位(Vf)」ともいう)、カルボキシ基を含む構造単位(以下、「構造単位(VIf)」ともいう)、アルコール性水酸基を含む構造単位(以下、「構造単位(VIIf)」ともいう)が挙げられる。
当該感放射線性組成物における[F]重合体の含有量の下限としては、[A]重合体100質量部に対して、0.1質量部が好ましく、0.5質量部がより好ましい。上記含有量の上限としては、20質量部が好ましく、10質量部がより好ましい。[F]重合体の含有量が[A]重合体100質量部に対して1質量部以上であると、感度をより向上でき、現像欠陥をより少なくでき、膜厚均一性をより向上できる傾向がある。[F]重合体の含有量が[A]重合体100質量部に対して7質量部以下であると、感度をより向上できる傾向がある。
[F]重合体のMwの下限としては、1,000が好ましく、2,000がより好ましく、3,000がさらに好ましい。上記Mwの上限としては、30,000が好ましい。[F]重合体のMwが7,500以上であると、LWRをより向上できる傾向がある。[F]重合体のMwが25,000以下であると、現像欠陥をより少なくできる傾向がある。[F]重合体のMwは、例えば[F]重合体の合成に使用する重合開始剤の種類やその使用量等を調整することにより調節することができる。
[F]重合体のMw/Mの上限としては、2.5が好ましく、2.0がより好ましく、1.8がさらに好ましい。上記比の下限としては、通常1.0であり、1.1が好ましく、1.2がより好ましい。
[F]重合体は、例えば各構造単位を与える単量体を公知の方法で重合することにより合成することができる。
以下、[F]重合体が有する各構造単位について説明する。
[構造単位(If)]
構造単位(If)は、放射線の作用によりスルホン酸を発生する基を含む構造単位である。[F]重合体は、構造単位(If)を有することにより、当該感放射線性組成物中において感放射線酸発生体として作用する。
構造単位(If)は、放射線の作用によりスルホン酸を発生する基を含む構造単位である。[F]重合体は、構造単位(If)を有することにより、当該感放射線性組成物中において感放射線酸発生体として作用する。
上記放射線の作用によりスルホン酸を発生する基としては、例えばスルホン酸アニオンと感放射線性オニウムカチオンとを含む基が挙げられる。このような基は、スルホン酸アニオンが重合体の側鎖に結合した構造(構造1)と、感放射線性オニウムカチオンが重合体の側鎖に結合した構造(構造2)とに分類される。上記放射線の作用によりスルホン酸を発生する基としては、構造1が好ましい。構造1である場合、露光によって発生するスルホン酸の拡散がより制御される結果、LWRがより向上する傾向がある。
放射線としては、例えば後述する<レジストパターン形成方法>の項において放射線として例示するものが挙げられる。
上記放射線の作用によりスルホン酸を発生する基が上記構造1に該当する場合の構造単位(If)としては、例えば下記式(If)で表される構造単位が挙げられる。
上記式(If)中、R1は、水素原子、フッ素原子、メチル基又はトリフルオロメチル基である。L1は、単結合又は*-COO-である。*は、R1が結合する炭素原子との結合部位を示す。R2は、置換又は非置換の環構造から2個の水素原子を除いた基である。n1は、0又は1である。L2は、単結合又は2価の連結基である。n2は、1~3の整数である。n2が2の場合、複数のR2は同一又は異なり、複数のL2は同一又は異なる。R3及びR4は、それぞれ独立して、水素原子、フッ素原子、炭素数1~10のアルキル基又は炭素数1~10の1価のフッ素化アルキル基である。n3は、0~10の整数である。n3が2以上の場合、複数のR3は互いに同一又は異なり、複数のR4は互いに同一又は異なる。R5及びR6は、それぞれ独立して、フッ素原子又は炭素数1~10の1価のフッ素化アルキル基である。n4は、1~10の整数である。n4が2以上の場合、複数のR5は互いに同一又は異なり、複数のR6は互いに同一又は異なる。M+は、1価の感放射線性オニウムカチオンである。
R1としては、構造単位(If)を与える単量体の共重合性の観点から、水素原子又はメチル基が好ましい。
L1が単結合であると、LWR及び膜厚均一性をより向上できる傾向がある。
R2を与える環構造の環員数としては、5~30が好ましく、6~30がより好ましい。
R2を与える環構造としては、脂肪族炭化水素環、脂肪族複素環、芳香族炭化水素環、芳香族複素環が挙げられる。
上記脂肪族炭化水素環としては、例えばシクロプロパン環、シクロブタン環、シクロペンタン環、シクロヘキサン環、シクロヘプタン環、シクロオクタン環、シクロノナン環、シクロデカン環、シクロドデカン環等の単環の飽和脂環;シクロペンテン環、シクロヘキセン環、シクロヘプテン環、シクロオクテン環、シクロデセン環等の単環の不飽和脂環;ノルボルナン環、アダマンタン環、トリシクロデカン環、テトラシクロドデカン環、ステロイド構造等の多環の飽和脂環;ノルボルネン環、トリシクロデセン環等の多環の不飽和脂環などが挙げられる。「ステロイド構造」とは、3つの6員環と1つの5員環とが縮合した骨格(ステラン骨格)を基本骨格とする構造をいう。
上記脂肪族複素環としては、例えばヘキサノラクトン環、ノルボルナンラクトン環等のラクトン環;ヘキサノスルトン環、ノルボルナンスルトン環等のスルトン環;オキセタン環、テトラヒドロフラン環、ジオキソラン環、オキサシクロヘプタン環、オキサノルボルナン環等の酸素原子含有複素環;アザシクロヘキサン環、ジアザビシクロオクタン環等の窒素原子含有複素環;チアシクロヘキサン環、チアノルボルナン環等の硫黄原子含有複素環などが挙げられる。
上記芳香族炭化水素環としては、例えば上記ArPを与える芳香族炭化水素環として例示したものが挙げられる。
上記芳香族複素環としては、例えばフラン環、ピラン環、ベンゾフラン環、ベンゾピラン環等の酸素原子含有複素環、ピリジン環、ピリミジン環、インドール環等の窒素原子含有複素環、チオフェン環等の硫黄原子含有複素環環が挙げられる。
R2を与える環構造としては、芳香環が好ましく、芳香族炭化水素環がより好ましく、ベンゼン環がさらに好ましい。上記環構造が芳香環であると、現像欠陥をより少なくできる傾向がある。上記環構造がベンゼン環であると、感度をより向上できる傾向がある。
R2を与える環構造が有する場合がある置換基としては、例えば上記ArPが有する場合がある置換基として例示したものが挙げられる。
n1としては、1が好ましい。この場合、感度をより向上できる傾向がある。
L2としては、2価の連結基が好ましい。
「連結基」とは、2以上の構造を連結する基を意味する。
2価の連結基としては、L2が結合する2つの構造を連結する基であれば特に制限されず、例えばカルボニル基、エーテル基、カルボニルオキシ基、エステル基、アミド基、スルフィド基、スルホニル基、炭素数1~10のアルカンジイル基又はこれらを組み合わせた基が挙げられる。
L2が、カルボニル基、エーテル基、カルボニルオキシ基、エステル基、アミド基、炭素数1~10のアルカンジイル基又はこれらを組み合わせた基であり、かつR2を与える環構造がベンゼン環であると、感度をより向上できる傾向がある。
L2がアミド基を含む基である場合、感度、LWR、現像欠陥の少なさ及び膜厚均一性をより向上できる傾向がある。
n2としては、1が好ましい。n2が1である場合、2以上である場合と比較して、感度及び現像欠陥の少なさをより向上できる傾向がある。
R3及びR4で表される炭素数1~10のアルキル基としては、例えばメチル基、エチル基、プロピル基が挙げられる。
R3、R4、R5又はR6で表される炭素数1~10のフッ素化アルキル基としては、例えばトリフルオロメチル基などのパーフルオロアルキル基が挙げられる。
R3及びR4としては、水素原子が好ましい。
R5及びR6としては、フルオロ基又はパーフルオロアルキル基が好ましく、フルオロ基又はトリフルオロメチル基がより好ましい。
n3としては、0~5が好ましく、0~2がより好ましく、0又は1がさらに好ましい。
n4としては、1~5が好ましく、1~3がより好ましく、1又は2がさらに好ましい。
M+で表される1価の感放射線性オニウムカチオンとしては、感放射線性組成物に含有される感放射線性酸発生剤として使用されているオニウム塩における感放射線性オニウムカチオンとして知られているものであれば特に制限されない。例えばスルホニウムカチオン(S+)、ヨードニウムカチオン(I+)が挙げられる。
M+で表される1価の感放射線性オニウムカチオンとしては、例えば下記式(r-a)~(r-c)で表される1価のカチオン(以下、「カチオン(r-a)~(r-c)」ともいう)が挙げられる。
上記式(r-a)中、b1は、0~4の整数である。b1が1の場合、RB1は、炭素数1~20の1価の有機基、ヒドロキシ基、ニトロ基又はハロゲノ基である。b1が2以上の場合、複数のRB1は、互いに同一又は異なり、炭素数1~20の1価の有機基、ヒドロキシ基、ニトロ基若しくはハロゲノ基であるか、又は複数のRB1が互いに合わせられこれらが結合する炭素鎖と共に環員数4~20の環構造を構成する。b2は、0~4の整数である。b2が1の場合、RB2は、炭素数1~20の1価の有機基、ヒドロキシ基、ニトロ基又はハロゲノ基である。b2が2以上の場合、複数のRB2は、互いに同一又は異なり、炭素数1~20の1価の有機基、ヒドロキシ基、ニトロ基若しくはハロゲノ基であるか、又は複数のRB2が互いに合わせられこれらが結合する炭素鎖と共に環員数4~20の環構造を構成する。RB3及びRB4は、それぞれ独立して、水素原子、炭素数1~20の1価の有機基、ヒドロキシ基、ニトロ基若しくはハロゲノ基であるか、又はRB3及びRB4が互いに合わせられこれらが結合する硫黄原子と共に多環の硫黄原子含有芳香族複素環を構成する。b3は、0~11の整数である。b3が1の場合、RB5は、炭素数1~20の1価の有機基、ヒドロキシ基、ニトロ基又はハロゲノ基である。b3が2以上の場合、複数のRB5は、互いに同一又は異なり、炭素数1~20の1価の有機基、ヒドロキシ基、ニトロ基若しくはハロゲノ基であるか、又は複数のRB5が互いに合わせられこれらが結合する炭素鎖と共に環員数4~20の環構造を構成する。nb1は、0~3の整数である。
上記式(r-b)中、b4は、0~9の整数である。b4が1の場合、RB6は、炭素数1~20の1価の有機基、ヒドロキシ基、ニトロ基又はハロゲノ基である。b4が2以上の場合、複数のRB6は、互いに同一又は異なり、炭素数1~20の1価の有機基、ヒドロキシ基、ニトロ基若しくはハロゲノ基であるか、又は複数のRB6が互いに合わせられこれらが結合する炭素鎖と共に環員数4~20の環構造を構成する。b5は、0~10の整数である。b5が1の場合、RB7は、炭素数1~20の1価の有機基、ヒドロキシ基、ニトロ基又はハロゲノ基である。b5が2以上の場合、複数のRB7は、互いに同一又は異なり、炭素数1~20の1価の有機基、ヒドロキシ基、ニトロ基若しくはハロゲノ基であるか、又は複数のRB7が互いに合わせられこれらが結合する炭素原子若しくは炭素鎖と共に環員数3~20の環構造を構成する。nb3は、0~3の整数である。RB8は、単結合又は2価の連結基である。nb2は、0~2の整数である。
上記式(r-c)中、b6は、0~5の整数である。b6が1の場合、RB9は、炭素数1~20の1価の有機基、ヒドロキシ基、ニトロ基又はハロゲノ基である。b6が2以上の場合、複数のRB9は、互いに同一又は異なり、炭素数1~20の1価の有機基、ヒドロキシ基、ニトロ基若しくはハロゲノ基であるか、又は複数のRB9が互いに合わせられこれらが結合する炭素鎖と共に環員数4~20の環構造を構成する。b7は、0~5の整数である。b7が1の場合、RB10は、炭素数1~20の1価の有機基、ヒドロキシ基、ニトロ基又はハロゲノ基である。b7が2以上の場合、複数のRB10は、互いに同一又は異なり、炭素数1~20の1価の有機基、ヒドロキシ基、ニトロ基若しくはハロゲノ基であるか、又は複数のRB10が互いに合わせられこれらが結合する炭素鎖と共に環員数4~20の環構造を構成する。
「有機基」とは、少なくとも1個の炭素原子を含む基をいう。
RB1、RB2、RB3、RB4、RB5、RB6、RB7、RB9又はRB10で表される炭素数1~20の1価の有機基としては、例えば炭素数1~20の1価の炭化水素基、この炭化水素基の炭素-炭素結合間に2価のヘテロ原子含有基を含む基(以下、「基(β1)」ともいう)、上記炭化水素基又は上記基(β1)が有する水素原子の一部又は全部を1価のヘテロ原子含有基で置換した基(以下、「基(β2)」ともいう)、上記炭化水素基、上記基(β1)又は上記基(β2)と2価のヘテロ原子含有基とを組み合わせた基(以下、「基(β3)」ともいう)が挙げられる。
炭素数1~20の1価の炭化水素基としては、例えば上述のRX、RY、RZ、RB、又はRCを与える炭素数1~20の1価の炭化水素基として例示したものが挙げられる。
1価又は2価のヘテロ原子含有基を構成するヘテロ原子としては、例えば酸素原子、窒素原子、硫黄原子、リン原子、ケイ素原子、ハロゲン原子が挙げられる。
1価のヘテロ原子含有基としては、例えばハロゲノ基、ヒドロキシ基、カルボキシ基、シアノ基、アミノ基、スルファニル基(-SH)、オキソ基(=O)が挙げられる。
2価のヘテロ原子含有基としては、例えば-O-、-CO-、-S-、-CS-、-NR’-、これらのうちの2つ以上を組み合わせた基(例えば、-COO-、-CONR’-など)等が挙げられる。R’は、水素原子又は炭素数1~10の1価の炭化水素基である。R’で表される炭素数1~10の1価の炭化水素基としては、例えば上記「炭素数1~20の1価の炭化水素基」として例示した基のうち炭素数1~10のもの等が挙げられる。
RB8で表される2価の有機基としては、例えば上記1価の有機基から1個の水素原子を除いたものが挙げられる。
RB1、RB2、RB5、RB6、RB9及びRB10としては、パーフルオロアルキル基、フルオロ基、ヨード基、ヒドロキシ基、アルコキシ基又はカルボキシ基が好ましく、トリフルオロメチル基、フルオロ基又はヨード基がより好ましい。
RB3及びRB4としては、水素原子又はこれらが互いに合わせられた単結合であることが好ましく、水素原子であることが好ましい。
b1及びb2としては、0~2が好ましく、0又は1がより好ましく、0がさらに好ましい。b3としては、0~4が好ましく、0~2がより好ましく、0又は1がさらに好ましい。nb1としては、0又は1が好ましい。
上記感放射線性オニウムカチオンとしては、カチオン(r-a)又はカチオン(r-c)が好ましい。
カチオン(r-a)としては、例えば下記式(r-a-1)~(r-a-17)で表されるカチオンが挙げられる。
カチオン(r-c)としては、例えば下記式(r-c-1)~(r-c-2)で表されるカチオンが挙げられる。
構造単位(If)としては、下記式(If-1)~(If-17)で表される構造単位が挙げられる。
上記式(If-1)~(If-17)中、R1及びM+は、上記式(If)と同義である。
構造単位(If)を与える単量体の具体的構造としては、例えば後述の実施例における単量体(U-1)~(U-17)が挙げられる。
[F]重合体における構造単位(If)の含有割合の下限としては、[F]重合体を構成する全構造単位に対して、1モル%が好ましく、5モル%がより好ましく、10モル%がさらに好ましく、20モル%がより一層好ましい。上記含有割合の上限としては、60モル%が好ましく、50モル%がより好ましく、45モル%がさらに好ましい。上記含有割合が20モル%以上であると、感度及び現像欠陥の少なさをより向上できる傾向がある。また、上記含有割合が45モル%以下であると、LWR及び膜厚均一性をより向上できる傾向がある。
[構造単位(IIf)]
構造単位(IIf)は、構造単位(If)以外の構造単位(つまり、構造単位(If)とは異なる構造単位)であって、フッ素原子を含む構造単位である。[F]重合体は、構造単位(IIf)を有することで[A]重合体よりもフッ素原子含有率を大きくすることができる。
構造単位(IIf)は、構造単位(If)以外の構造単位(つまり、構造単位(If)とは異なる構造単位)であって、フッ素原子を含む構造単位である。[F]重合体は、構造単位(IIf)を有することで[A]重合体よりもフッ素原子含有率を大きくすることができる。
構造単位(IIf)としては、例えば下記式(IIf-1)又は(IIf-2)で表される構造単位(以下、「構造単位(IIf-1)又は(IIf-2)」ともいう)が挙げられる。
上記式(IIf-1)及び(IIf-2)中、R7は、水素原子、フッ素原子、メチル基又はトリフルオロメチル基である。R8は、単結合又は置換若しくは非置換の芳香環から2個の水素原子を除いた基である。L3は、単結合、*-COO-又は*-CONH-である。*は、R8との結合部位を示す。
上記式(IIf-1)中、R9は、単結合、炭素数1~10の2価の脂肪族炭化水素基又は炭素数1~10の2価のフッ素化脂肪族炭化水素基である。L4は、*-COO-又は*-OCO-である。*は、R9との結合部位を示す。R10は、炭素数1~20の1価の炭化水素基又は炭素数1~20の1価のフッ素化炭化水素基である。但し、R9及びR10のいずれか一方は、フッ素原子を有する基である。
上記式(IIf-2)中、R11は、炭素数1~10の(n5+1)価の脂肪族炭化水素基である。R12及びR13は、それぞれ独立して、それぞれ独立して、フッ素原子又は炭素数1~10の1価のフッ素化アルキル基である。Aは、-OH又は-COOHである。n5は、1~3の整数である。n5が2以上の場合、複数のR12は互いに同一又は異なり、複数のR13は互いに同一又は異なり、複数のAは互いに同一又は異なる。
R7としては、構造単位(IIf-1)又は(IIf-2)を与える単量体の共重合性の観点から、水素原子又はメチル基が好ましい。
R8を与える芳香環の環員数としては、5~30が好ましく、6~30がより好ましい。
R8を与える芳香環としては、例えばR2を与える環構造のうち芳香環として例示したものが挙げられる。
R8を与える環構造としては、芳香族炭化水素環が好ましく、ベンゼン環がより好ましい。
R8を与える芳香環が有する場合がある置換基としては、例えば上述のArPを与える芳香族炭化水素環が有する場合がある置換基として例示したものが挙げられる。
L3としては、単結合であってもよいし、*-COO-であってもよいし、*-CONH-であってもよい。*-COO-である場合と*-CONH-である場合とを比較すると、*-COO-である場合にはLWRが向上する傾向があり、*-CONH-である場合には感度が向上する傾向がある。
R9を与える炭素数1~10の2価の脂肪族炭化水素基としては、例えば炭素数1~10の2価の鎖状炭化水素基、炭素数3~10の2価の脂環式炭化水素基が挙げられる。
炭素数1~10の2価の鎖状炭化水素基としては、例えば上述のRX、RY、RZ、RB、又はRCを与える炭素数1~20の1価の鎖状炭化水素基として例示したもののうち、炭素数1~10のものから1個の水素原子を除いた基が挙げられる。
炭素数3~10の2価の脂環式炭化水素基としては、例えば上述のRX、RY、RZ、RB、又はRCを与える炭素数1~20の1価の脂環式炭化水素基として例示したもののうち、炭素数1~10のものから1個の水素原子を除いた基が挙げられる。
R9を与える炭素数1~10の2価のフッ素化脂肪族炭化水素基としては、例えば上記炭素数1~10の2価の脂肪族炭化水素基の一部又は全部の水素原子をフッ素原子で置換したものが挙げられる。
R9としては、単結合であってもよいし、炭素数1~10の2価の脂肪族炭化水素基であってもよいし、炭素数1~10の2価のフッ素化脂肪族炭化水素基であってもよい。但し、後述するR10が炭素数1~20の1価の炭化水素基である場合、R9は炭素数1~10の2価のフッ素化脂肪族炭化水素基である。
L4としては、*-COO-であってもよいし、*-OCO-であってもよい。
R10を与える炭素数1~20の1価の炭化水素基としては、例えば上述のRX、RY、RZ、RB、又はRCを与える炭素数1~20の1価の炭化水素基として例示したものが挙げられる。
R10を与える炭素数1~20の1価のフッ素化炭化水素基としては、例えば上記炭素数1~20の1価の炭化水素基の一部又は全部の水素原子をフッ素原子で置換したものが挙げられる。
R11を与える炭素数1~10の(n5+1)価の脂肪族炭化水素基としては、例えば上述のRX、RY、RZ、RB、又はRCを与える炭素数1~20の1価の脂環式炭化水素基として例示したもののうち、炭素数1~10のものからn5個の水素原子を除いた基が挙げられる。
n5としては、1が好ましい。
n5が1である場合、R11としては、アルカンジイル基が好ましい。この場合、膜厚均一性をより向上できる傾向がある。
R12及びR13としては、炭素数1~10の1価のフッ素化アルキル基が好ましく、パーフルオロアルキル基がより好ましく、トリフルオロメチル基がさらに好ましい。
Aとしては、-OHが好ましい。
構造単位(IIf-1)における基:-L4-R10は、その構造により、酸解離性基を含む基に該当する場合もある。また、現像液に反応してカルボキシ基を与える基に該当する場合や、現像液に反応してヒドロキシ基を与える基に該当する場合もある。中でも、現像液に反応してカルボキシ基を与える基に該当する場合、又は現像液に反応してヒドロキシ基を与える基に該当する場合、膜厚均一性をより向上できる傾向がある。
構造単位(IIf-1)としては、下記式(IIf-1-1)~(IIf-1-13)で表される構造単位が挙げられる。

[F]重合体における構造単位(IIf)の含有割合の下限としては、[F]重合体を構成する全構造単位に対して、40モル%が好ましく、50モル%がより好ましく、60モル%がさらに好ましい。上記含有割合の上限としては、99モル%が好ましく、95モル%がより好ましく、90モル%がさらに好ましい。
[その他の構造単位]
その他の構造単位は、上記構造単位(If)及び構造単位(IIf)以外の構造単位である。その他の構造単位として例示したフェノール性水酸基を含む構造単位(IIIf)、酸解離性基を含む構造単位(IVf)、ラクトン構造、環状カーボネート構造、スルトン構造又はこれらの組み合わせを含む構造単位構造単位(Vf)、カルボキシ基を含む構造単位(VIf)、及びアルコール性水酸基を含む構造単位(VIIf)は、上述の<[A]重合体>の項で説明した構造単位(Ia)~(Va)にそれぞれ対応する。
その他の構造単位は、上記構造単位(If)及び構造単位(IIf)以外の構造単位である。その他の構造単位として例示したフェノール性水酸基を含む構造単位(IIIf)、酸解離性基を含む構造単位(IVf)、ラクトン構造、環状カーボネート構造、スルトン構造又はこれらの組み合わせを含む構造単位構造単位(Vf)、カルボキシ基を含む構造単位(VIf)、及びアルコール性水酸基を含む構造単位(VIIf)は、上述の<[A]重合体>の項で説明した構造単位(Ia)~(Va)にそれぞれ対応する。
[F]重合体がその他の構造単位を有する場合、その他の構造単位の含有割合の下限としては、[F]重合体を構成する全構造単位に対して、0.1モル%が好ましく、0.5モル%がより好ましく、1モル%がさらに好ましく、5モル%がより一層好ましい。上記含有割合の上限としては、20モル%が好ましく、15モル%がより好ましく、10モル%がさらに好ましい。
<[B]酸発生剤>
[B]酸発生剤は、放射線の作用により酸を発生する物質である。放射線としては、例えば後述の<レジストパターン形成方法>の項において放射線として例示するものが挙げられる。放射線の作用により発生した酸により酸解離性基等が解離してカルボキシ基が生じ、露光部と非露光部との間でレジスト膜の現像液への溶解性に差異が生じることにより、レジストパターンを形成することができる。
[B]酸発生剤は、放射線の作用により酸を発生する物質である。放射線としては、例えば後述の<レジストパターン形成方法>の項において放射線として例示するものが挙げられる。放射線の作用により発生した酸により酸解離性基等が解離してカルボキシ基が生じ、露光部と非露光部との間でレジスト膜の現像液への溶解性に差異が生じることにより、レジストパターンを形成することができる。
[B]酸発生剤から発生する酸としては、例えばスルホン酸、カルボン酸、イミド酸などが挙げられる。
[B]酸発生剤としては、感放射線性組成物に含有される感放射線性酸発生剤として用いられるものであれば特に制限されず、例えばオニウム塩化合物、N-スルホニルオキシイミド化合物、スルホンイミド化合物、ハロゲン含有化合物、ジアゾケトン化合物等が挙げられる。
オニウム塩化合物としては、例えばスルホニウム塩、テトラヒドロチオフェニウム塩、ヨードニウム塩、ホスホニウム塩、ジアゾニウム塩、ピリジニウム塩等が挙げられる。
[B]酸発生剤の具体例としては、例えば特開2009-134088号公報の段落[0080]~[0113]に記載されている化合物等が挙げられる。
[B]酸発生剤としては、オニウム塩化合物が好ましく、感放射線性オニウムカチオンと有機酸アニオンとからなるオニウム塩化合物がより好ましい。
[B]酸発生剤における感放射線性オニウムカチオンとしては、感放射線性酸発生剤の感放射線性オニウムカチオンとして用いられるものであれば特に制限されず、例えば上述の<[F]重合体>の項で説明した感放射線性オニウムカチオンが挙げられる。
[B]酸発生剤における有機酸アニオンとしては、感放射線性酸発生剤のアニオンとして用いられるものであれば特に制限されず、例えばスルホン酸アニオンが挙げられる。
[B]酸発生剤としては、上記感放射線性オニウムカチオンと、上記アニオンとを適宜組み合わせた化合物を用いることができる。
[B]酸発生剤の具体的構造としては、例えば後述の実施例における酸発生剤(B-1)~(B-14)が挙げられる。
当該感放射線性組成物における[B]酸発生剤の含有量の下限としては、[A]重合体100質量部に対して、1質量部が好ましく、5質量部がより好ましく、10質量部がさらに好ましい。上記含有量の上限としては、50質量部が好ましく、40質量部がより好ましく、30質量部がさらに好ましい。
<[C]酸拡散制御剤>
[C]酸拡散制御剤は、露光により[B]酸発生剤等から生じる酸のレジスト膜中における拡散現象を制御し、非露光部における好ましくない化学反応を制御する。当該感放射線性組成物は、1種又は2種以上の[C]酸拡散制御剤を含有することができる。

[C]酸拡散制御剤としては、例えば窒素原子含有化合物、感放射線性オニウムカチオンと有機酸アニオンとを有する化合物(以下、「光崩壊性塩基」ともいう)等が挙げられる。
窒素原子含有化合物としては、例えばトリペンチルアミン、トリオクチルアミン等のアミン化合物、ホルムアミド、N,N-ジメチルアセトアミド等のアミド基含有化合物、尿素、1,1-ジメチルウレア等のウレア化合物、ピリジン、N-(ウンデシルカルボニルオキシエチル)モルホリン、N-t-ペンチルオキシカルボニル-4-ヒドロキシピペリジン等の含窒素複素環化合物などが挙げられる。
光崩壊性塩基は、露光部においては弱酸を発生して[A]重合体の現像液に対する溶解性又は不溶性を高め、結果として現像後の露光部表面のラフネスを抑制する。一方、非露光部ではアニオンによる高い酸捕捉機能が発揮されクエンチャーとして機能し、露光部から拡散する酸を捕捉する。
光崩壊性塩基における感放射線性オニウムカチオンとしては、例えば上述の<[F]重合体>の項で説明した感放射線性オニウムカチオンが挙げられる。
光崩壊性塩基における有機酸アニオンとしては、光崩壊性塩基の有機酸アニオンとして用いられるものであれば特に制限されず、例えばカルボン酸アニオンが挙げられる。
光崩壊性塩基としては、上記感放射線性オニウムカチオンと、上記アニオンとを適宜組み合わせた化合物を用いることができる。
[C]酸拡散制御剤の具体的構造としては、例えば後述の実施例における酸拡散制御剤(C-1)~(C-9)が挙げられる。
当該感放射線性組成物が[C]酸拡散制御剤を含有する場合、当該感放射線性組成物における[C]酸拡散制御剤の含有割合の下限としては、感放射線性酸発生構造を有する成分(複数ある場合はその合計)100モル%に対して、5モル%が好ましく、10モル%がより好ましく、15モル%がさらに好ましい。上記含有量の上限としては、100モル%が好ましく、60モル%がより好ましく、50モル%がさらに好ましい。
<[D]有機溶媒>
当該感放射線性組成物は、通常、[D]有機溶媒を含有する。[D]有機溶媒は、少なくとも[A]重合体及び[F]重合体、並びに[B]酸発生剤、[C]酸拡散制御剤及び必要に応じて含有されるその他の任意成分を溶解又は分散可能な溶媒であれば特に限定されない。
当該感放射線性組成物は、通常、[D]有機溶媒を含有する。[D]有機溶媒は、少なくとも[A]重合体及び[F]重合体、並びに[B]酸発生剤、[C]酸拡散制御剤及び必要に応じて含有されるその他の任意成分を溶解又は分散可能な溶媒であれば特に限定されない。
[D]有機溶媒としては、例えばアルコール系溶媒、エーテル系溶媒、ケトン系溶媒、アミド系溶媒、エステル系溶媒、炭化水素系溶媒が挙げられる。当該感放射線性組成物は、1種又は2種以上の[D]有機溶媒を含有することができる。
アルコール系溶媒としては、例えば4-メチル-2-ペンタノール、n-ヘキサノール、ジアセトンアルコール、2-ヒドロキシイソ酪酸メチル等の脂肪族モノアルコール系溶媒;シクロヘキサノール等の脂環式モノアルコール系溶媒;1,2-プロピレングリコール等の多価アルコール系溶媒;プロピレングリコールモノメチルエーテル等の多価アルコール部分エーテル系溶媒が挙げられる。
エーテル系溶媒としては、例えばジエチルエーテル、ジプロピルエーテル、ジブチルエーテル、ジペンチルエーテル、ジイソアミルエーテル、ジヘキシルエーテル、ジヘプチルエーテル等のジアルキルエーテル系溶媒;テトラヒドロフラン、テトラヒドロピラン等の環状エーテル系溶媒;ジフェニルエーテル、アニソール等の芳香環含有エーテル系溶媒が挙げられる。
ケトン系溶媒としては、例えばアセトン、メチルエチルケトン、メチル-n-プロピルケトン、メチル-n-ブチルケトン、ジエチルケトン、メチル-iso-ブチルケトン、2-ヘプタノン、エチル-n-ブチルケトン、メチル-n-ヘキシルケトン、ジ-iso-ブチルケトン、トリメチルノナノン等の鎖状ケトン系溶媒;シクロペンタノン、シクロヘキサノン、シクロヘプタノン、シクロオクタノン、メチルシクロヘキサノン等の環状ケトン系溶媒;2,4-ペンタンジオン、アセトニルアセトン、アセトフェノンが挙げられる。
アミド系溶媒としては、例えばN,N’-ジメチルイミダゾリジノン、N-メチルピロリドン等の環状アミド系溶媒;N-メチルホルムアミド、N,N-ジメチルホルムアミド、N,N-ジエチルホルムアミド、アセトアミド、N-メチルアセトアミド、N,N-ジメチルアセトアミド、N-メチルプロピオンアミド等の鎖状アミド系溶媒が挙げられる。
エステル系溶媒としては、例えば酢酸n-ブチル、乳酸エチル等のモノカルボン酸エステル系溶媒;γ-ブチロラクトン、バレロラクトン等のラクトン系溶媒;酢酸プロピレングリコール等の多価アルコールカルボキシレート系溶媒;プロピレングリコールモノメチルエーテルアセテート等の多価アルコール部分エーテルカルボキシレート系溶媒;シュウ酸ジエチル等の多価カルボン酸ジエステル系溶媒、ジメチルカーボネート、ジエチルカーボネート等のカーボネート系溶媒が挙げられる。
炭化水素系溶媒としては、例えばn-ペンタン、n-ヘキサン等の脂肪族炭化水素系溶媒;トルエン、キシレン等の芳香族炭化水素系溶媒が挙げられる。
[D]有機溶媒としては、アルコール系溶媒、エステル系溶媒又はこれらの組み合わせが好ましく、多価アルコール部分エーテル系溶媒、多価アルコール部分エーテルカルボキシレート系溶媒又はこれらの組み合わせがより好ましく、プロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテート又はこれらの組み合わせがさらに好ましい。
当該感放射線性組成物が[D]有機溶媒を含有する場合、[D]有機溶媒の含有割合の下限としては、当該感放射線性組成物に含有される全成分に対して、50質量%が好ましく、60質量%がより好ましく、70質量%がさらに好ましく、80質量%が特に好ましい。上記含有割合の上限としては、99.9質量%が好ましく、99.5質量%が好ましく、99.0質量%がさらに好ましい。
<その他の任意成分>
その他の任意成分としては、例えば界面活性剤などが挙げられる。当該感放射線性組成物は、1種又は2種以上のその他の任意成分を含有することができる。

<レジストパターン形成方法>
当該レジストパターン形成方法は、基板に直接又は間接に感放射線性組成物を塗工する工程(以下、「塗工工程」ともいう)と、上記塗工工程により形成されたレジスト膜を露光する工程(以下、「露光工程」ともいう)と、上記露光されたレジスト膜を現像する工程(以下、「現像工程」ともいう)とを備える。
当該レジストパターン形成方法は、基板に直接又は間接に感放射線性組成物を塗工する工程(以下、「塗工工程」ともいう)と、上記塗工工程により形成されたレジスト膜を露光する工程(以下、「露光工程」ともいう)と、上記露光されたレジスト膜を現像する工程(以下、「現像工程」ともいう)とを備える。
上記塗工工程では、感放射線性組成物として上述の当該感放射線性組成物を用いる。したがって、当該レジストパターン形成方法によれば、感度、LWR、現像欠陥の少なさ及び膜厚均一性に優れるレジストパターンを形成することができる。
以下、当該レジストパターン形成方法が備える各工程について説明する。
[塗工工程]
本工程では、基板に直接又は間接に感放射線性組成物を塗工する。これにより基板に直接又は間接にレジスト膜が形成される。

基板としては、例えばシリコンウエハ、二酸化シリコン、アルミニウムで被覆されたウエハが挙げられる。
塗工方法としては、例えば回転塗工(スピンコーティング)、流延塗工、ロール塗工が挙げられる。塗工した後に、必要に応じて、塗膜中の溶媒を揮発させるためプレベーク(以下、「PB」ともいう。)を行ってもよい。PBの温度及びPBの時間は特に制限されず、例えば60℃以上150℃以下の温度で5秒以上300秒以下の時間行う。形成されるレジスト膜の平均厚みは特に制限されず、例えば10nm以上1,000nm以下である。
[露光工程]
本工程では、上記塗工工程により形成されたレジスト膜を露光する。この露光は、フォトマスクを介して(場合によっては、水等の液浸媒体を介して)放射線を照射することにより行う。放射線としては、目的とするパターンの線幅や直径等に応じて適宜選択することができ、例えば可視光線、紫外線、遠紫外線、極端紫外線(EUV)、X線、γ線等の電磁波;電子線、α線等の荷電粒子線などが挙げられる。これらの中でも、遠紫外線、EUV又は電子線が好ましく、ArFエキシマレーザー光(波長193nm)、KrFエキシマレーザー光(波長248nm)、EUV(波長13.5nm)又は電子線がより好ましく、KrFエキシマレーザー光、EUV又は電子線がさらに好ましく、EUV又は電子線が特に好ましい。
本工程では、上記塗工工程により形成されたレジスト膜を露光する。この露光は、フォトマスクを介して(場合によっては、水等の液浸媒体を介して)放射線を照射することにより行う。放射線としては、目的とするパターンの線幅や直径等に応じて適宜選択することができ、例えば可視光線、紫外線、遠紫外線、極端紫外線(EUV)、X線、γ線等の電磁波;電子線、α線等の荷電粒子線などが挙げられる。これらの中でも、遠紫外線、EUV又は電子線が好ましく、ArFエキシマレーザー光(波長193nm)、KrFエキシマレーザー光(波長248nm)、EUV(波長13.5nm)又は電子線がより好ましく、KrFエキシマレーザー光、EUV又は電子線がさらに好ましく、EUV又は電子線が特に好ましい。
上記露光の後、ポストエクスポージャーベーク(以下、「PEB」ともいう)を行うことが好ましい。このPEBによって、露光部と非露光部との間で現像液に対する溶解性の差異を増大させることができる。PEBの温度及びPEBの時間は特に制限されず、例えば50℃以上180℃以下の温度で5秒以上600秒以下の時間行うことができる。
[現像工程]
本工程では、上記露光されたレジスト膜を現像する。これにより、所定のレジストパターンを形成することができる。現像工程における現像方法は、アルカリ現像であってもよいし、有機溶媒現像であってもよい。

アルカリ現像の場合、現像に用いる現像液としては、例えば水酸化ナトリウム、水酸化カリウム、炭酸ナトリウム、けい酸ナトリウム、メタけい酸ナトリウム、アンモニア水、エチルアミン、n-プロピルアミン、ジエチルアミン、ジ-n-プロピルアミン、トリエチルアミン、メチルジエチルアミン、エチルジメチルアミン、トリエタノールアミン、テトラメチルアンモニウムヒドロキシド(以下、「TMAH」ともいう)、ピロール、ピペリジン、コリン、1,8-ジアザビシクロ-[5.4.0]-7-ウンデセン、1,5-ジアザビシクロ-[4.3.0]-5-ノネン等のアルカリ性化合物の少なくとも1種を溶解したアルカリ水溶液が挙げられる。これらの中で、TMAH水溶液が好ましく、2.38質量%TMAH水溶液がより好ましい。
有機溶媒現像の場合、現像液としては、例えば上述の当該感放射線性組成物の[D]有機溶媒として例示した有機溶媒が挙げられる。
以下、本発明を実施例に基づいて具体的に説明する。本発明はこれらの実施例に限定されるものではない。
<重合体の合成>
以下の方法に従って、重合体(A-1)~(A-54)及び重合体(F-1)~(F-48)を合成した。[A]重合体及び[F]重合体の合成には、下記式(M-1)~(M-42)、(U-1)~(U-17)及び(F-1)~(F-18)で表される化合物(以下、「単量体(M-1)~(M-42)、(U-1)~(U-17)及び(F-1)~(F-18)」ともいう)を用いた。得られた重合体のMw及びMw/Mnは上記[Mw及びMnの測定方法]の項に記載のGPCにより確認した。
以下の方法に従って、重合体(A-1)~(A-54)及び重合体(F-1)~(F-48)を合成した。[A]重合体及び[F]重合体の合成には、下記式(M-1)~(M-42)、(U-1)~(U-17)及び(F-1)~(F-18)で表される化合物(以下、「単量体(M-1)~(M-42)、(U-1)~(U-17)及び(F-1)~(F-18)」ともいう)を用いた。得られた重合体のMw及びMw/Mnは上記[Mw及びMnの測定方法]の項に記載のGPCにより確認した。
以下の合成例において、「モル%」は使用した単量体の合計モル数を100モル%とした場合の値を意味する。
[合成例1-1]重合体(A-1)の合成
単量体(M-1)及び単量体(M-12)を、最終的に得られる重合体中のモル比率が40/60となるようメタノール(全モノマー量に対して200質量部)に溶解した。次に、開始剤としてアゾビスイソブチロニトリル(AIBN)を全モノマーに対して8モル%添加し、単量体溶液を調製した。一方、空の反応容器にプロピレングリコールモノメチルエーテル(全モノマー量に対して100質量部)を加え、攪拌しながら85℃に加熱した。次に、上記で調製した単量体溶液を3時間かけて滴下し、その後、さらに3時間85℃で加熱した。重合反応終了後、重合溶液を室温に冷却した。
単量体(M-1)及び単量体(M-12)を、最終的に得られる重合体中のモル比率が40/60となるようメタノール(全モノマー量に対して200質量部)に溶解した。次に、開始剤としてアゾビスイソブチロニトリル(AIBN)を全モノマーに対して8モル%添加し、単量体溶液を調製した。一方、空の反応容器にプロピレングリコールモノメチルエーテル(全モノマー量に対して100質量部)を加え、攪拌しながら85℃に加熱した。次に、上記で調製した単量体溶液を3時間かけて滴下し、その後、さらに3時間85℃で加熱した。重合反応終了後、重合溶液を室温に冷却した。
冷却した重合溶液をヘキサン(重合溶液に対して500質量部)中に投入し、析出した白色粉末をろ別した。ろ別した白色粉末を重合溶液に対して100質量部のヘキサンで2回洗浄した後、プロピレングリコールモノメチルエーテル(300質量部)に再度溶解した。次に、メタノール(500質量部)、トリエチルアミン(50質量部)及び超純水(10質量部)を加え、攪拌しながら70℃で6時間加水分解反応を実施した。反応終了後、残溶媒を留去し、得られた固体をアセトン(100質量部)に溶解した。500質量部の水中に滴下して樹脂を凝固させ、得られた固体をろ別した。50℃、12時間乾燥させて白色粉末状の重合体(A-1)を合成した。重合体(A-1)のMwは6,400であり、Mw/Mnは1.6であった。
[合成例1-2~1-14及び1-17~1-42]重合体(A-2)~(A-14)及び(A-17)~(A-42)の合成
下記表1に示す単量体の種類及び比率に変更した以外は合成例1-1と同様に操作して重合体(A-2)~(A-14)及び(A-17)~(A-42)を合成した。得られた各重合体のMw及びMw/Mnを下記表1に示す。

単量体(M-10)及び単量体(M-12)を、最終的に得られる重合体中のモル比率が40/60となるよう2-ブタノン(全モノマー量に対して200質量部)に溶解した。開始剤としてAIBNを全モノマーに対して8モル%添加し、単量体溶液を調製した。一方、空の反応容器に2-ブタノン(100質量部)を入れ、攪拌しながら80℃に加熱した。次に、上記で調製した単量体溶液を3時間かけて滴下した。その後、さらに3時間80℃で加熱した。重合反応終了後、重合溶液を室温に冷却した。得られた重合溶液にアセトニトリル(100質量部)及びヘキサン(600質量部)を加えて攪拌した。下層を回収後、溶媒を除去することで重合体(A-15)を得た。重合体(A-15)のMwは5,900であり、Mw/Mnは1.6であった。

[合成例1-16及び1-43~1-54]重合体(A-16)及び(A-43)~(A-54)の合成
下記表1に示す単量体の種類及び比率に変更した以外は合成例1-15と同様に操作して重合体(A-16)及び(A-43)~(A-54)を合成した。得られた各重合体のMw及びMw/Mnを下記表1に示す。
下記表1に示す単量体の種類及び比率に変更した以外は合成例1-15と同様に操作して重合体(A-16)及び(A-43)~(A-54)を合成した。得られた各重合体のMw及びMw/Mnを下記表1に示す。
合成例1-1~1-54で得られた重合体の各構造単位を与える単量体の種類及び使用量(単位:モル%)、並びにMw及びMw/Mnを下記表1に示す。なお、下記表1中、「-」は該当する単量体を使用しなかったことを示す。
[合成例2-1]重合体(F-1)の合成
単量体(U-1)及び単量体(F-1)を、最終的に得られる重合体中のモル比率が30/70となるよう2-ブタノン(全モノマー量に対して200質量部)に溶解した。開始剤としてAIBNを全モノマーに対して4モル%添加し、単量体溶液を調製した。一方、空の反応容器に2-ブタノン(100質量部)を入れ、攪拌しながら80℃に加熱した。次に、上記で調製した単量体溶液を3時間かけて滴下した。その後、さらに3時間80℃で加熱した。重合反応終了後、重合溶液を室温に冷却した。得られた重合溶液にアセトニトリル(100質量部)及びヘキサン(600質量部)を加えて攪拌した。下層を回収後、溶媒を除去することで重合体(F-1)を得た。重合体(F-1)のMwは15,290であり、Mw/Mnは1.7であった。

[合成例2-2~2-50]重合体(F-2)~(F-50)の合成
下記表2に示す単量体の種類及び比率に変更した以外は合成例2-1と同様に操作して重合体(F-2)~(F-50)を合成した。得られた各重合体のMw及びMw/Mnを下記表2に示す。

<感放射線性組成物の調製>
感放射線性組成物の調製に用いた[B]酸発生剤、[C]酸拡散制御剤及び[D]有機溶媒を以下に示す。以下の実施例及び比較例においては特に断りのない限り、「質量部」は使用した[A]重合体の質量を100質量部とした場合の値を意味する。

[[B]酸発生剤]
[B]酸発生剤として、下記式(B-1)~(B-14)で表される化合物(以下、「酸発生剤(B-1)~(B-14)」ともいう)を用いた。

[実施例1]感放射線性組成物(R-1)の調製
重合体(A-1)を100質量部、重合体(F-1)を0.1質量部、酸発生剤(B-1)を20質量部、酸拡散制御剤(C-1)を酸発生剤(B-1)に対して20モル%、並びに有機溶媒(D-1)を4,800質量部及び有機溶媒(D-2)を2,000質量部それぞれ配合して混合した。次に、得られた混合液を孔径0.20μmのメンブランフィルターでろ過して感放射線性組成物(R-1)を調製した。
重合体(A-1)を100質量部、重合体(F-1)を0.1質量部、酸発生剤(B-1)を20質量部、酸拡散制御剤(C-1)を酸発生剤(B-1)に対して20モル%、並びに有機溶媒(D-1)を4,800質量部及び有機溶媒(D-2)を2,000質量部それぞれ配合して混合した。次に、得られた混合液を孔径0.20μmのメンブランフィルターでろ過して感放射線性組成物(R-1)を調製した。
[実施例2~125及び比較例1~5]感放射線性組成物(R-2)~(R-125)及び(CR-1)~(CR-5)の調製
下記表3~5に示す種類及び配合量の各成分を用いたこと以外は実施例1と同様にして、感放射線性組成物(R-2)~(R-125)及び(CR-1)~(CR-5)を調製した。

下記表3~5中、[C]酸拡散制御剤の配合量は、感放射線性酸発生構造を有する成分(複数ある場合はその合計)に対するモル比率を意味する。
<レジストパターンの形成>
膜厚20nmの下層膜(AL412(Brewer Science社製))が形成された12インチのシリコンウエハ表面に、スピンコーター(東京エレクトロン(株)の「CLEAN TRACK ACT12」)を使用して、上記調製した各感放射線性組成物を塗工した。130℃で60秒間PBを行った後、23℃で30秒間冷却し、膜厚50nmのレジスト膜を形成した。次に、このレジスト膜に、EUV露光機(ASML社の「NXE3300」、NA=0.33、照明条件:Conventional s=0.89、マスク:imecDEFECT32FFR02)を用いてEUVを照射した。上記レジスト膜を90℃で60秒間PEBを行った。次いで、2.38質量%のTMAH水溶液を用いて23℃で30秒間現像し、ポジ型の32nmラインアンドスペースパターンを形成した。
膜厚20nmの下層膜(AL412(Brewer Science社製))が形成された12インチのシリコンウエハ表面に、スピンコーター(東京エレクトロン(株)の「CLEAN TRACK ACT12」)を使用して、上記調製した各感放射線性組成物を塗工した。130℃で60秒間PBを行った後、23℃で30秒間冷却し、膜厚50nmのレジスト膜を形成した。次に、このレジスト膜に、EUV露光機(ASML社の「NXE3300」、NA=0.33、照明条件:Conventional s=0.89、マスク:imecDEFECT32FFR02)を用いてEUVを照射した。上記レジスト膜を90℃で60秒間PEBを行った。次いで、2.38質量%のTMAH水溶液を用いて23℃で30秒間現像し、ポジ型の32nmラインアンドスペースパターンを形成した。
<評価>
下記の方法に従い、感度、LWR、現像欠陥数及び膜厚均一性を評価した。結果を下記表6~8に示す。

[感度]
上記<レジストパターンの形成>の項においてレジストパターンを形成した露光量を最適露光量とし、その値を感度(単位:mJ/cm2)とした。感度は、25mJ/cm2未満の場合は「A」(極めて良好)と、25mJ/cm2以上27.5mJ/cm2未満の場合は「B」(良好)と、27.5mJ/cm2以上30mJ/cm2以下の場合は「C」(やや良好)と、30mJ/cm2超の場合は「D」(不良)と評価した。
上記<レジストパターンの形成>の項においてレジストパターンを形成した露光量を最適露光量とし、その値を感度(単位:mJ/cm2)とした。感度は、25mJ/cm2未満の場合は「A」(極めて良好)と、25mJ/cm2以上27.5mJ/cm2未満の場合は「B」(良好)と、27.5mJ/cm2以上30mJ/cm2以下の場合は「C」(やや良好)と、30mJ/cm2超の場合は「D」(不良)と評価した。
[LWR]
上記<レジストパターンの形成>の項において形成したレジストパターンを、走査型電子顕微鏡((株)日立ハイテクの「CG-4100」)を用いて、パターン上部から観察した。任意の箇所で計50点の線幅を測定した。測定値の分布から3シグマ値を求め、求めた3シグマ値をLWR(単位:nm)とした。LWRは、その値が小さいほど良好であることを示す。LWRは、3.50nm未満の場合は「A」(極めて良好)と、3.50nm以上3.75nm未満の場合は「B」(良好)と、3.75nm以上4.00nm以下の場合は「C」(やや良好)と、4.00nm超の場合は「D」(不良)と評価した。
上記<レジストパターンの形成>の項において形成したレジストパターンを、走査型電子顕微鏡((株)日立ハイテクの「CG-4100」)を用いて、パターン上部から観察した。任意の箇所で計50点の線幅を測定した。測定値の分布から3シグマ値を求め、求めた3シグマ値をLWR(単位:nm)とした。LWRは、その値が小さいほど良好であることを示す。LWRは、3.50nm未満の場合は「A」(極めて良好)と、3.50nm以上3.75nm未満の場合は「B」(良好)と、3.75nm以上4.00nm以下の場合は「C」(やや良好)と、4.00nm超の場合は「D」(不良)と評価した。
[現像欠陥数]
上記<レジストパターンの形成>の項において形成したレジストパターンについて、欠陥検査装置(KLA-Tencor社の「KLA2925」)で欠陥の数(個)を測定した。そして、上記測定された欠陥をレジスト膜由来と判断されるものと、外部環境由来の異物とに分類した。現像欠陥数は、上記レジスト膜由来と判断される欠陥の数が40個未満の場合は「A」(極めて良好)と、40個以上50個未満の場合は「B」(良好)と、50個以上60個以下の場合は「C」(やや良好)と、60個超の場合は「D」(不良)と評価した。
上記<レジストパターンの形成>の項において形成したレジストパターンについて、欠陥検査装置(KLA-Tencor社の「KLA2925」)で欠陥の数(個)を測定した。そして、上記測定された欠陥をレジスト膜由来と判断されるものと、外部環境由来の異物とに分類した。現像欠陥数は、上記レジスト膜由来と判断される欠陥の数が40個未満の場合は「A」(極めて良好)と、40個以上50個未満の場合は「B」(良好)と、50個以上60個以下の場合は「C」(やや良好)と、60個超の場合は「D」(不良)と評価した。
[膜厚均一性]
12インチのシリコンウエハ表面に、上記スピンコーターを使用して、上記調製した各感放射線性組成物を塗工した。100℃で60秒間PBを行った後、23℃で30秒間冷却し、膜厚45nmのレジスト膜を形成した。次に、光干渉式膜厚測定装置(SCREEN社の「VM-3210」)を用いてウエハ中央から上下方向半径10cmまで1cmの間隔で21点膜厚を測定し、測定値のバラつき(3σ)を求め膜厚均一性とした。膜厚均一性は、0.5nm未満の場合は「A」(極めて良好)と、0.5nm以上1.0nm未満の場合は「B」(良好)と、1.0nm以上1.5nm未満の場合は「C」(やや良好)と、1.5nm以上の場合は「D」(不良)と評価した。
12インチのシリコンウエハ表面に、上記スピンコーターを使用して、上記調製した各感放射線性組成物を塗工した。100℃で60秒間PBを行った後、23℃で30秒間冷却し、膜厚45nmのレジスト膜を形成した。次に、光干渉式膜厚測定装置(SCREEN社の「VM-3210」)を用いてウエハ中央から上下方向半径10cmまで1cmの間隔で21点膜厚を測定し、測定値のバラつき(3σ)を求め膜厚均一性とした。膜厚均一性は、0.5nm未満の場合は「A」(極めて良好)と、0.5nm以上1.0nm未満の場合は「B」(良好)と、1.0nm以上1.5nm未満の場合は「C」(やや良好)と、1.5nm以上の場合は「D」(不良)と評価した。
Claims (4)
- フェノール性水酸基を含む構造単位(Ia)を有し、酸の作用により現像液に対する溶解性が変化する第1重合体と、
上記第1重合体よりフッ素原子含有率が大きい第2重合体と
を含有し、
上記第2重合体が、放射線の作用によりスルホン酸を発生する基を含む構造単位(If)と、上記構造単位(If)以外の構造単位であって、フッ素原子を含む構造単位(IIf)とを有する感放射線性組成物。 - 上記構造単位(If)が下記式(If)で表され、
上記構造単位(IIf)が下記式(IIf-1)又は(IIf-2)で表される請求項1に記載の感放射線性組成物。
(式(If)中、R1は、水素原子、フッ素原子、メチル基又はトリフルオロメチル基である。L1は、単結合又は*-COO-である。*は、R1が結合する炭素原子との結合部位を示す。R2は、置換又は非置換の環構造から2個の水素原子を除いた基である。n1は、0又は1である。L2は、単結合又は2価の連結基である。n2は、1~3の整数である。n2が2以上の場合、複数のR2は同一又は異なり、複数のL2は同一又は異なる。R3及びR4は、それぞれ独立して、水素原子、フッ素原子、炭素数1~10のアルキル基又は炭素数1~10の1価のフッ素化アルキル基である。n3は、0~10の整数である。n3が2以上の場合、複数のR3は互いに同一又は異なり、複数のR4は互いに同一又は異なる。R5及びR6は、それぞれ独立して、フッ素原子又は炭素数1~10の1価のフッ素化アルキル基である。n4は、1~10の整数である。n4が2以上の場合、複数のR5は互いに同一又は異なり、複数のR6は互いに同一又は異なる。M+は、1価の感放射線性オニウムカチオンである。)
(式(IIf-1)及び(IIf-2)中、R7は、水素原子、フッ素原子、メチル基又はトリフルオロメチル基である。R8は、単結合又は置換若しくは非置換の芳香環から2個の水素原子を除いた基である。L3は、単結合、*-COO-又は*-CONH-である。*は、R8との結合部位を示す。
式(IIf-1)中、R9は、単結合、炭素数1~10の2価の脂肪族炭化水素基又は炭素数1~10の2価のフッ素化脂肪族炭化水素基である。L4は、*-COO-又は*-OCO-である。*は、R9との結合部位を示す。R10は、炭素数1~20の1価の炭化水素基又は炭素数1~20の1価のフッ素化炭化水素基である。但し、R9及びR10のいずれか一方は、フッ素原子を有する基である。
式(IIf-2)中、R11は、炭素数1~10の(n5+1)価の脂肪族炭化水素基である。R12及びR13は、それぞれ独立して、それぞれ独立して、フッ素原子又は炭素数1~10の1価のフッ素化アルキル基である。Aは、-OH又は-COOHである。n5は、1~3の整数である。n5が2以上の場合、複数のR12は互いに同一又は異なり、複数のR13は互いに同一又は異なり、複数のAは互いに同一又は異なる。) - 上記第1重合体100質量部に対する上記第2重合体の含有量が0.1質量部以上10質量部以下である請求項1に記載の感放射線性組成物。
- 基板に直接または間接に請求項1から請求項3のいずれか1項に記載の感放射線性組成物を塗工する工程と、
上記塗工により形成されたレジスト膜を露光する工程と、
上記露光されたレジスト膜を現像する工程と
を備えるレジストパターン形成方法。
