Abstract
スマートグラスの空間認識部によって正常状態の作業エリアの床面をスキャンして空間メッシュを作成し、その空間メッシュを画像データに変換して板状オブジェクトを取得する。適宜のタイミングで作業エリアの床面をスキャンして対象空間メッシュを作成し、事前に準備した板状オブジェクトの上に対象空間メッシュを配置した状態で板状オブジェクトと垂直な方向の上方から仮想レーザーを照射する。仮想レーザーが対象空間メッシュの隙間を通り抜けて板状オブジェクトに当たった場合には、その板状オブジェクトの部位を作業エリアの床面に形成された開口部として検出し、警告を発報するとともに、開口部の位置情報を登録する。
Description
本発明は、基板に所定の処理を行う基板処理装置等の産業機器に対してメンテナンス作業等の所定の作業を行うときの作業支援方法および作業支援システムに関する。基板処理装置によって処理対象となる基板には、例えば、半導体基板、液晶表示装置用基板、flat panel display(FPD)用基板、光ディスク用基板、磁気ディスク用基板、または、太陽電池用基板などが含まれる。
従来より、半導体デバイスの製造工程では、半導体基板等の基板に対して種々の処理を行う基板処理装置が用いられている。基板処理装置としては、例えば基板洗浄装置、熱処理装置、検査装置等が使用されている。典型的には、広いクリーンルームに多数の基板処理装置が整然と配置されることが多い。それらの基板処理装置に対しては適宜のタイミングでメンテナンスが行われる。特許文献1には、クリーンルーム内に比較的高い密度で多数の基板処理装置を並べるとともに、基板処理装置のメンテナンスを行うことが記載されている。
基板処理装置が配置されるクリーンルーム内には、工具や部品等の異物が置かれていることがある。また、クリーンルームの床面のグレーチングが取り外されて開口部が形成されていることもある。一般的には、クリーンルーム内にて作業を行う作業者は、開口部等を目視で確認してそれらとの接触を回避する。
しかし、基板処理装置のメンテナンスを行う際には、作業者が暗い環境で作業をしなければならないこともある。例えば、イエロールームと称される紫外線がカットされたエリアは特に暗い環境である。このような暗い環境に開口部等が存在していたとしても、作業者がそれらを肉眼で視認することが困難なこともある。そうすると、作業者が作業中に開口部から転落する等の危険性も生じる。
本発明は、上記課題に鑑みてなされたものであり、暗い環境であっても作業者が周囲に形成された開口部を認識することができる作業支援方法および作業支援システムを提供することを目的とする。
上記課題を解決するため、この発明の第1の態様は、産業機器に対して所定の作業を行うときの作業支援方法において、前記産業機器が配置されている正常状態の作業エリアを平面化した画像データで表される板状オブジェクトを取得する事前準備工程と、表示部、通信部および空間認識部を備えた携帯端末によって所定のタイミングで前記作業エリアをスキャンして取得されるメッシュデータである対象空間メッシュを作成する空間認識工程と、前記板状オブジェクトの上に前記対象空間メッシュを配置した状態にて前記板状オブジェクトに垂直な方向から視たときに前記板状オブジェクトの上面が可視となる部位を前記作業エリアの開口部として検出する検出工程と、前記開口部が検出されたときには警告を発報する発報工程と、を備える。
また、第2の態様は、第1の態様に係る作業支援方法において、前記事前準備工程では、前記携帯端末によって正常状態の前記作業エリアをスキャンして取得されるメッシュデータを画像データに変換して前記板状オブジェクトを取得する。
また、第3の態様は、第1または第2の態様に係る作業支援方法において、前記検出工程では、前記板状オブジェクトに垂直な方向から棒状オブジェクトを落下させて前記棒状オブジェクトが前記板状オブジェクトに接触した部位を前記開口部として検出する。
また、第4の態様は、第1から第3のいずれかの態様に係る作業支援方法において、前記開口部が検出されたときには、前記開口部の位置情報を登録する位置登録工程をさらに備える。
また、第5の態様は、第1から第4のいずれかの態様に係る作業支援方法において、前記産業機器は、基板に所定の処理を行う基板処理装置である。
また、第6の態様は、第1から第5のいずれかの態様に係る作業支援方法において、前記携帯端末は、スマートグラスである。
また、第7の態様は、産業機器に対して携帯端末を用いて所定の作業を行うときの作業支援システムにおいて、表示部および通信部を備えた携帯端末と、前記産業機器が配置されている正常状態の作業エリアを平面化した画像データで表される板状オブジェクトを記憶する記憶部と、前記携帯端末に設けられ、所定のタイミングで前記作業エリアをスキャンして取得されるメッシュデータである対象空間メッシュを作成する空間認識部と、前記板状オブジェクトの上に前記対象空間メッシュを配置した状態にて前記板状オブジェクトに垂直な方向から視たときに前記板状オブジェクトの上面が可視となる部位を前記作業エリアの開口部として検出する異常検出部と、前記異常検出部が前記開口部を検出したときには警告を発報する警告発報部と、を備える。
また、第8の態様は、第7の態様に係る作業支援システムにおいて、前記携帯端末によって正常状態の前記作業エリアをスキャンして取得されるメッシュデータを画像データに変換して前記板状オブジェクトを取得する。
また、第9の態様は、第7または第8の態様に係る作業支援システムにおいて、前記異常検出部は、前記板状オブジェクトに垂直な方向から棒状オブジェクトを落下させて前記棒状オブジェクトが前記板状オブジェクトに接触した部位を前記開口部として検出する。
また、第10の態様は、第7から第9のいずれかの態様に係る作業支援システムにおいて、前記警告発報部が警告を発報したときには、前記開口部の位置情報を登録する位置登録部をさらに備える。
また、第11の態様は、第7から第10のいずれかの態様に係る作業支援システムにおいて、前記産業機器は、基板に所定の処理を行う基板処理装置である。
また、第12の態様は、第7から第11のいずれかの態様に係る作業支援システムにおいて、前記携帯端末は、スマートグラスである。
第1から第6の態様に係る作業支援方法によれば、正常状態の作業エリアを平面化した画像データで表される板状オブジェクトの上に所定のタイミングで作業エリアをスキャンして取得される対象空間メッシュを配置した状態にて板状オブジェクトに垂直な方向から視たときに板状オブジェクトの上面が可視となる部位を作業エリアの開口部として検出するため、非光学的に開口部を検出しており、暗い環境であっても作業者が周囲に形成された開口部を認識することができる。
第7から第12の態様に係る作業支援システムによれば、正常状態の作業エリアを平面化した画像データで表される板状オブジェクトの上に所定のタイミングで作業エリアをスキャンして取得される対象空間メッシュを配置した状態にて板状オブジェクトに垂直な方向から視たときに板状オブジェクトの上面が可視となる部位を作業エリアの開口部として検出するため、非光学的に開口部を検出しており、暗い環境であっても作業者が周囲に形成された開口部を認識することができる。
以下、図面を参照しつつ本発明の実施の形態について詳細に説明する。以下において、相対的または絶対的な位置関係を示す表現(例えば、「一方向に」、「一方向に沿って」、「平行」、「直交」、「中心」、「同心」、「同軸」、など)は、特に断らない限り、その位置関係を厳密に表すのみならず、公差もしくは同程度の機能が得られる範囲で相対的に角度または距離に関して変位された状態も表すものとする。また、等しい状態であることを示す表現(例えば、「同一」、「等しい」、「均質」、など)は、特に断らない限り、定量的に厳密に等しい状態を表すのみならず、公差もしくは同程度の機能が得られる差が存在する状態も表すものとする。また、形状を示す表現(例えば、「円形状」、「四角形状」、「円筒形状」、など)は、特に断らない限り、幾何学的に厳密にその形状を表すのみならず、同程度の効果が得られる範囲の形状を表すものとし、例えば凹凸または面取りなどを有していてもよい。また、構成要素を「備える」、「具える」、「具備する」、「含む」、「有する」、といった各表現は、他の構成要素の存在を除外する排他的表現ではない。また、「A、BおよびCのうちの少なくとも一つ」という表現には、「Aのみ」、「Bのみ」、「Cのみ」、「A、BおよびCのうち任意の2つ」、「A、BおよびCの全て」が含まれる。
図1は、本発明に係る作業支援システムの概略構成を模式的に示す図である。本発明に係る作業支援システムは、複数の基板処理装置50と、スマートグラス10と、サーバ70と、作業支援端末80と、を備える。スマートグラス10および基板処理装置50のコントローラは無線通信にて情報通信網5(例えば、インターネット)に接続されている。また、作業支援端末80およびサーバ70は有線にて情報通信網5に接続されている。情報通信網5に接続された機器間では相互に情報の送受信が可能であり、例えばスマートグラス10と作業支援端末80との間で情報の授受を行うことができる。なお、各機器と情報通信網5とを無線で接続するか有線で接続するかは上記の例に限定されるものではなく、適宜の形態とすることができる(例えば、作業支援端末80と情報通信網5とを無線で接続しても良い)。
図2は、複数の基板処理装置50のレイアウトの一例を示す平面図である。図2に示すように、クリーンルーム40内に複数の基板処理装置50が一定間隔で規則正しく並んで配置されている。クリーンルーム40は、例えば半導体デバイスの製造工場内に設けられ、一定の空気清浄度が確保されるとともに温度および湿度が管理された部屋である。本実施形態においては、比較的広いクリーンルーム40内に、同種かつ同じ形式の複数の基板処理装置50が配置されている。従って、クリーンルーム40内にて配置されている基板処理装置50を作業者が外観のみから区別することは困難である。
図3は、1つの基板処理装置50の構成を示す側面図である。また、図4は、基板処理装置50の平面図である。基板処理装置50は、例えば基板を1枚ずつ洗浄する枚葉式の基板洗浄装置である。基板処理装置50は、インデクサ51、複数の処理ユニット52、移載ロボット56および主搬送ロボット57を有する。
インデクサ51には、複数の基板Wを収容したキャリアCが載置される。インデクサ51には、例えば3つのキャリアCを載置することが可能である。移載ロボット56は、複数のキャリアCの並び方向に沿ったスライド移動、昇降動作、旋回動作およびハンドの進退動作が可能に構成されている。インデクサ51に載置されたキャリアCからは移載ロボット56によって未処理の基板Wが取り出される。また、インデクサ51に載置されたキャリアCには移載ロボット56によって処理済みの基板Wが収納される。キャリアCは、例えば、基板Wを密閉空間に収納するFOUP(front opening unified pod)である。
基板処理装置50においては、例えば3個の処理ユニット52が積層されて1つの積層体を構成する。そして、基板処理装置50の主搬送ロボット57の周囲に例えば4つの積層体が配置される。すなわち、1つの基板処理装置50は、例えば12個(=3×4)の処理ユニット52を含む。
4つの積層体の中心に配置された主搬送ロボット57は、昇降動作、旋回動作および搬送アームAMの進退動作が可能に構成されている。主搬送ロボット57は、12個の全ての処理ユニット52に対して基板Wの受け渡しを行うことができる。主搬送ロボット57は、移載ロボット56から未処理の基板Wを受け取って12個の処理ユニット52のいずれかに搬入する。また、主搬送ロボット57は、処理ユニット52から処理済みの基板Wを搬出して移載ロボット56に渡す。
また、基板処理装置50は、制御部55を備える。制御部55は、一般的なコンピュータであり、装置内に設けられた上記の移載ロボット56、主搬送ロボット57および各処理ユニット52の動作を制御する。制御部55は、装置の壁面に設けられた入出力インターフェイスであるタッチパネルおよび装置外部と通信を行う通信部を有する。なお、図3,4では、図示の便宜上、制御部55をインデクサ51内に記載しているが、これに限定されるものではなく、制御部55は基板処理装置50内の適宜の位置に設けられる。
図5は、処理ユニット52の概略構成を示す図である。処理ユニット52は、処理チャンバー60と、回転保持部61と、吐出ノズル65と、を備える。処理チャンバー60は、中空の筐体である。処理チャンバー60の内側に、回転保持部61および吐出ノズル65等が設けられる。また、処理チャンバー60には図示省略の搬出入口が設けられている。その搬出入口はシャッターによって開閉される。搬出入口が開放されている状態にて、主搬送ロボット57による処理チャンバー60に対する基板Wの搬入および搬出が行われる。基板Wの処理中は搬出入口は閉鎖される。さらに、処理チャンバー60には、図示省略の給気機構および排気機構が設けられている。
回転保持部61は、スピンチャック62およびスピンモータ63を備える。スピンチャック62は、基板Wを水平姿勢(基板Wの主面の法線が鉛直方向に沿う姿勢)にて保持する基板保持部である。スピンチャック62は、例えば真空吸着式のチャックである。スピンチャック62は、基板Wの直径よりも小さな径の円板形状を有する。スピンチャック62は、基板Wの下面の中央部を吸着保持する。基板Wの下面がスピンチャック62に吸着保持された状態では、基板Wの周縁部が、スピンチャック62の外周端よりも外側にはみ出ている。なお、スピンチャック62は、挟持式のメカニカルチャックなどの他の形態のチャックであってもよい。
スピンチャック62は、モータ軸を介してスピンモータ63と連結される。すなわち、スピンモータ63のモータ軸の上端がスピンチャック62の下面中央部に接続される。スピンチャック62に基板Wが吸着保持されている状態にてスピンモータ63がモータ軸を回転させると、鉛直方向に沿った回転軸まわりで水平面内にて基板Wおよびスピンチャック62が回転する。
スピンチャック62の周囲を囲むようにカップ64が設けられる。カップ64は、図示省略の昇降機構によって昇降可能とされる。カップ64は円筒形状を有しており、カップ64の上部は上に向かうほどスピンチャック62に近付くように傾斜している。ただし、カップ64の上端部分の内径は基板Wの直径よりも大きい。基板Wの処理時には、カップ64の上端はスピンチャック62に保持された基板Wの高さ位置よりも高い。従って、スピンモータ63によって回転される基板Wから遠心力によって飛散した液体はカップ64によって受け止められて回収される。カップ64によって回収された液体はカップ64の底部に設けられた排液管から排出される。なお、カップ64は、回収口を目的別に複数設けた多段構造のものであっても良い。
吐出ノズル65は、スピンチャック62に保持された基板Wに処理液を吐出する。処理液とは、各種の薬液および純水を含む概念の用語である。薬液としては、例えば、エッチング処理を行うための液、または、パーティクルを除去するための液などが含まれ、具体的には、SC-1液(水酸化アンモニウムと過酸化水素水と純水との混合溶液)、SC-2液(塩酸と過酸化水素水と純水との混合溶液)、または、フッ酸などが用いられる。吐出ノズル65は、図示省略の駆動機構によってスピンチャック62の上方の処理位置とカップ64よりも外方の待機位置との間で移動される。処理位置にて吐出ノズル65がスピンチャック62に保持された基板Wに薬液を吐出することによって、例えば基板Wのエッチング処理が進行する。また、吐出ノズル65が基板Wに純水を吐出することによって、基板Wの純水リンス処理が進行する。
クリーンルーム40内に配置された複数の基板処理装置50に対して保守点検等の作業を行う作業者はスマートグラス10を装着する。スマートグラス10は、ヘッドマウントディスプレイ(HMD)方式のウェアラブル端末の一種である。スマートグラス10は、AR(Augmented Reality:拡張現実)またはMR(Mixed Reality:複合現実)を実現するためのデバイスでもある。スマートグラス10としては、例えば、マイクロソフト社製の「HoloLens」(登録商標)を用いることができる。
図6は、スマートグラス10の外観を示す斜視図である。スマートグラス10は、バイザー11およびヘッドバンド12を備える。作業者はヘッドバンド12を頭に付けることによってスマートグラス10を装着する。作業者は、自らの頭の大きさに合わせてヘッドバンド12の長さを調整することが可能とされている。また、ヘッドバンド12には、電源ボタン、明るさボタンおよびボリュームボタン等が設けられている。
バイザー11は、各種センサーとディスプレイとを含む。そのディスプレイは、シースルーホログラフィックレンズである。すなわち、ディスプレイはホログラムによって立体映像を作業者の視野空間に表示することが可能であるとともに、通常の眼鏡レンズと同じように現実の物体からの光を透過する。従って、スマートグラス10を装着した作業者は、ディスプレイを通して現実の物体を視認しつつ表示された立体映像を見ることも可能である。
バイザー11のセンサーには、例えば主にバイザー11の前方を撮像する複数の可視光カメラ、作業者の視線を追跡する赤外線カメラ、対象物までの距離を測定する深度センサー、および、慣性測定センサー等が含まれる。赤外線カメラは、スマートグラス10の装着者の眼球の動きを測定して視線を追跡する。深度センサーは、例えば、ToF(Time of Flight)方式によって対象物までの距離を測定する。慣性測定センサーは、加速度計、ジャイロスコープ、磁力計等によって構成される。
また、スマートグラス10には、CPUおよびメモリ等を備えたコンピュータが内蔵されている。スマートグラス10には、無線通信機構も設けられており、スマートグラス10のコンピュータはその無線通信機構を使用して情報通信網5に接続する。さらに、スマートグラス10には、マイクロフォン、スピーカーおよびバッテリー等も設けられている。
図7は、スマートグラス10、サーバ70、作業支援端末80および基板処理装置50の制御部55の機能的構成を示すブロック図である。スマートグラス10は、ハードウェアの要素として撮像部21、通信部22、表示部23、記憶部24および空間認識部25を備える。撮像部21は、上述したバイザー11に設けられた可視光カメラを含む。撮像部21は、例えば前方および斜め前方を撮像する4台の可視光カメラを含んでおり、スマートグラス10を装着した作業者の視野範囲を撮像することができる。
通信部22は、上述したスマートグラス10の無線通信機構を含む。通信部22は、情報通信網5を介して作業支援端末80およびサーバ70とデータの送受信を行う。また、通信部22は、近距離であれば基板処理装置50の制御部55と直接にデータの送受信を行うことも可能である。すなわち、通信部22は、直接にまたは情報通信網5を介して基板処理装置50の制御部55にデータやコマンドを送信することができる。
表示部23は、上述したバイザー11のディスプレイを含む。表示部23はホログラフィック処理装置を有しており、ホログラム技術によって所定の空間位置に立体映像を表示する。なお、表示部23が表示する立体映像は三次元形状のものに限定されず、ドキュメントのような二次元のものであっても良い。
記憶部24は、スマートグラス10に搭載されたメモリおよびストレージを含む。スマートグラス10が備えるメモリおよびストレージは、例えばそれぞれDRAM(Dynamic Random Access Memory)およびUFS(Universal Flash Storage)である。記憶部24は、スマートグラス10のコンピュータが使用するアプリケーションやデータを格納する。
空間認識部25は、上述したスマートグラス10の深度センサーを含む。深度センサーは、対象物までの距離を測定することができる。空間認識部25は、深度センサーによって空間をスキャンすることにより、空間マッピングを行うことができる。具体的には、空間認識部25は、空間をスキャンすることによってメッシュデータである空間メッシュを作成する。空間認識部25は、深度センサーを用いているため、暗所であっても空間をスキャンすることが可能である。
また、スマートグラス10は、画像変換部31、異常検出部32、警告発報部33および位置登録部34を備える。これらの画像変換部31、異常検出部32、警告発報部33および位置登録部34は、スマートグラス10のCPUが所定の処理プログラムを実行することによって実現される機能処理部である。画像変換部31、異常検出部32、警告発報部33および位置登録部34の処理内容についてはさらに後述する。
基板処理装置50の制御部55は、吐出ノズル65等の処理ユニット52に設けられた機構の動作を制御する。基板処理装置50の制御部55は、スマートグラス10の通信部22と通信可能であり、スマートグラス10から送信された操作指示のコマンドに従って処理ユニット52に設けられた各種機構の動作を制御することも可能である。
作業支援端末80は、例えば基板処理装置50を製造してその保守点検を請け負うベンダーの工場内に設置されている。また、サーバ70は複数の基板処理装置50が設置されたクリーンルーム40に対して設置されている。作業支援端末80およびサーバ70は、情報通信網5を介してスマートグラス10と通信可能とされている。また、作業支援端末80とサーバ70とは情報通信網5を介して相互に通信可能とされている。
作業支援端末80およびサーバ70は、一般的なコンピュータシステムである。すなわち、作業支援端末80およびサーバ70は、各種演算処理を行う回路であるCPU、基本プログラムを記憶する読み出し専用のメモリであるROM、各種情報を記憶する読み書き自在のメモリであるRAM、制御用ソフトウェアやデータなどを記憶しておく記憶部(例えば、磁気ディスクまたはSSD)および情報通信網5と通信を行う通信部を備えている。
作業支援端末80は、例えばベンダー側の作業支援員がクリーンルーム40内の作業者の作業を支援するためのコンピュータである。作業支援員は、作業支援端末80からクリーンルーム40内の作業者が装着するスマートグラス10に種々の情報を送信することができる。
サーバ70は、本発明に係る作業支援システムにおいて、スマートグラス10および作業支援端末80からのリクエストに応じて所定の処理を実行するコンピュータである。サーバ70は、比較的容量の大きな記憶部74を備えている。スマートグラス10および作業支援端末80によって作成された大きなサイズのデータは記憶部74に格納されても良い。
次に、上述した構成を有する作業支援システムを用いた作業支援方法について説明する。本発明に係る作業支援方法は、正常状態に基づく板状オブジェクトを作成しておく事前準備工程と、スマートグラス10を装着した作業者が作業エリアにて開口部等の異常を検出する工程とを含む。まず、事前準備工程について説明する。
図8は、本発明に係る作業支援方法における事前準備の手順を示すフローチャートである。まず、スマートグラス10を用いてクリーンルーム40内の床面についての正常状態の空間メッシュを作成する(ステップS11)。図9は、スマートグラス10を装着した作業者がクリーンルーム40内を移動(歩行)して空間メッシュを作成する様子を説明するための図である。作業エリア101は、クリーンルーム40内の一部領域である。作業エリア101には1台の基板処理装置50が配置されている。スマートグラス10を装着した作業者は、スマートグラス10のスキャンモードをオンにした状態で作業エリア101内を歩き回る。図9の例では、スマートグラス10を装着した作業者が矢印AR9に示すような経路に沿って基板処理装置50の周囲を一周するように歩き回る。なお、図9の例では、作業エリア101の床面には開口部は存在していない。
スマートグラス10のスキャンモードをオンにするには、例えば、例えば表示部23によって立体映像として表示されたメニュー画面から作業者が手のジェスチャーによってスキャンモードを選択する。その手のジェスチャーは撮像部21によって撮像されて検知され、スマートグラス10のコンピュータはその検知結果からスキャンモードが選択されたことを認識してスキャンモードをオンにする。或いは、作業者は、スマートグラス10に設けられた所定のボタンを押すことによってスキャンモードをオンにするようにしても良い。スキャンモードがオンになると、スマートグラス10の空間認識部25は空間のスキャンを開始する。
装着したスマートグラス10のスキャンモードをオンにして作業者が作業エリア101内を歩き回ることにより、空間認識部25が作業エリア101の床面を含む空間を順次にスキャンしてメッシュデータである空間メッシュを作成する。ステップS11では、スマートグラス10の空間認識部25は、正常状態である作業エリア101の床面を含む空間をスキャンして空間メッシュを作成する。正常状態とは、異物および開口部等の存在しない安全かつ恒常的な状態のことである。図9の作業エリア101は、床面に開口部が存在していないため正常状態である。
空間認識部25が空間をスキャンして作成する空間メッシュは、多数の三角形メッシュによって表されるメッシュデータである。曲面や平面を含む種々の形状が多数の三角形の連結した集合によって表現される。
空間メッシュの原理的な特性として、凹凸を含む複雑な形状は高密度の三角形によって表され、逆に平坦な形状は比較的低い密度の三角形によって表される。図10は、作業エリア101の床面をスキャンして作成された空間メッシュの一例を示す図である。作業エリア101の床面は凹凸の無い平坦面であるため、作業エリア101の床面を含む空間をスキャンして作成された空間メッシュは、図10に示すように、比較的大きな低密度の三角形の集合によって表現される。空間メッシュにおける三角形の密度が低いため、単位領域内に含まれる三角形の頂点の数も少なくなる(頂点が低密度で含まれる)。
空間メッシュを作成する際のもう一つの原理的な特性として、同じ対象であってもスキャンする毎に三角形の頂点の位置が異なる(つまり、頂点の再現性はない)。図10に示す例のように、平坦面をスキャンして作成された空間メッシュでは、三角形の頂点の密度が低いため、スキャンする毎に個々の頂点の位置が異なると、スキャンの都度異なる空間メッシュが作成されることになる。
次に、作成した空間メッシュを画像データに変換して板状オブジェクトを取得する(ステップS12)。この処理は、例えばスマートグラス10の画像変換部31または作業支援端末80にて実行すれば良い。具体的には、メッシュデータである空間メッシュは、例えばシリコングラフィックス社製の「Open GL」(登録商標)等の3Dオブジェクトライブラリを用いて二次元の画像データに変換することができる。本実施形態においては、その画像データにて表現されるものが板状オブジェクトである。すなわち、立体的な空間メッシュを二次元化(平面化)して得られる画像データで表される板状オブジェクトを作成するのである。なお、厳密には板状オブジェクトは薄いながらも厚さを有しているため3Dオブジェクトである。
図11は、作成された板状オブジェクトPLの一例を示す図である。作業エリア101の床面のような平坦面をスキャンして得られた空間メッシュを二次元の画像に変換して取得された板状オブジェクトPLにおいては、その平坦面は塗りつぶされて表される。なお、図11に示す例の板状オブジェクトPLにおいて、中央付近に穴があいている(塗りつぶされていない)のは、床面における基板処理装置50の設置箇所に対応している。すなわち、作業者の装着するスマートグラス10よりも高い基板処理装置50の設置箇所についてはスキャンできないため、穴と同じ扱いになるのである。
その後、作成した板状オブジェクトPLを登録する(ステップS13)。具体的には、板状オブジェクトPLを表す画像データを例えばスマートグラス10の記憶部24に記憶させる。或いは、その画像データのデータ量が大きい場合には、例えばサーバ70の記憶部74に格納するようにしても良い。
次に、スマートグラス10を用いた異常検出について説明する。図12は、本発明に係る作業支援方法における異常検出の手順を示すフローチャートである。まず、スマートグラス10を装着した作業者が適宜のタイミングでクリーンルーム40内の作業エリア101に進入して空間メッシュを作成する(ステップS21)。このタイミングとしては、例えば基板処理装置50のメンテナンス作業を行うときが例示される。図13は、スマートグラス10を装着した作業者が異常検出のための作業を行う様子を説明するための図である。作業エリア101は、図9と同じクリーンルーム40内の一部領域であり、作業エリア101には1台の基板処理装置50が配置されている。異常点検を行う作業者は、スマートグラス10を装着してスキャンモードをオンにした状態で作業エリア101内を歩き回る。図13の例では、スマートグラス10を装着した作業者が矢印AR13に示すような経路に沿って基板処理装置50の周囲を一周するように歩き回る。作業者が装着したスマートグラス10のスキャンモードをオンにした状態で作業エリア101内を歩き回ることにより、空間認識部25がスマートグラス10近傍の作業エリア101内空間を順次にスキャンして空間メッシュ(対象空間メッシュ)を取得する。スマートグラス10を装着した作業者が作業エリア101の床面を見ることにより、空間認識部25が平坦面である床面をスキャンして空間メッシュを取得する。
次に、ステップS21で作成した空間メッシュを事前準備工程で取得した板状オブジェクトPLの上に配置する(ステップS22)。この処理は、例えばスマートグラス10の異常検出部32が実行する。図14は、板状オブジェクトPLの上に空間メッシュを配置した状態を概念的に示す図である。画像データで表される板状オブジェクトPLの上に多数の三角形メッシュによって表されるメッシュデータである空間メッシュSDを配置する。空間メッシュSDは、作業エリア101内の状況に関する情報を含んでいる。
続いて、スマートグラス10の異常検出部32が板状オブジェクトPLの上に空間メッシュSDを配置したものの上方から仮想レーザーを照射する(ステップS23)。図15は、板状オブジェクトPLの上に空間メッシュSDを配置したものに仮想レーザーを照射する様子を概念的に示す図である。仮想レーザーの照射は、スマートグラス10のCPUが所定の処理プログラムを実行することによる演算処理であり、実際にレーザー光を照射するものではない。仮想レーザーは、実際のレーザー光と同じく、指向性に優れた棒状のオブジェクトと捉えることができる。
仮想レーザーは板状オブジェクトPLに対して垂直方向(板状オブジェクトPLの法線方向)の上方から照射する。すなわち、仮想レーザーを照射とは、板状オブジェクトPLに垂直な方向の上方から棒状オブジェクトを落下させる処理であると言える。
異常検出部32は、照射した仮想レーザーが板状オブジェクトPLに当たったか否かを判定する(ステップS24)。板状オブジェクトPLの上には空間メッシュSDが配置されているため、ほとんど場合仮想レーザーは空間メッシュSDに当たることとなり、板状オブジェクトPLには当たらない。ところが、図15に示すように、空間メッシュSDに縦方向に沿った隙間が存在している場合には、仮想レーザーの一部がその隙間を通り抜けて板状オブジェクトPLに当たることとなる。すなわち、落下させた棒状オブジェクトが空間メッシュSDに形成されている隙間を通り抜けて板状オブジェクトPLに接触する。図15の例では、仮想レーザーの一部が空間メッシュSDに形成された隙間を通り抜けて板状オブジェクトPLの部位118に当たっている。
仮想レーザーが板状オブジェクトPLに当たっている場合には、ステップS24からステップS25に進み、異常検出部32は仮想レーザーが当たっている板状オブジェクトPLの部位を開口部として検出する。板状オブジェクトPLに仮想レーザーが当たっているということは、板状オブジェクトPLの上に配置されている空間メッシュSDに隙間が存在していること、および、下側の板状オブジェクトPLには穴が開いていないことを意味している。作業エリア101をスキャンして取得された空間メッシュSDには、作業エリア101内の状況が反映されている。すなわち、空間メッシュSDに形成されている隙間は、作業エリア101の床面に生じている開口部が反映されたものである。一方、板状オブジェクトPLに穴が開いていないことは、事前準備工程の段階では作業エリア101の床面に開口部が存在していなかったことを意味している。従って、板状オブジェクトPLに仮想レーザーが当たっている場合は、事前準備工程の後に作業エリア101の床面に開口部が形成された場合である。そして、異常検出部32は、そのような仮想レーザーが当たっている板状オブジェクトPLの部位を作業エリア101の床面に形成された開口部として検出するのである。
例えば、図13の例において、板状オブジェクトPLが登録された後に作業エリア101内の床からグレーチングが外されて開口部108が形成されたとする。開口部108を含む作業エリア101の床面をスキャンして取得された空間メッシュSDには、開口部108に対応する隙間が形成されている。一方、板状オブジェクトPLを登録する前の事前準備工程で作成された板状オブジェクトPLには開口部108に対応する穴は開いていない。従って、異常検出部32が板状オブジェクトPLの上に空間メッシュSDを配置したものの上方から仮想レーザーを照射すると、仮想レーザーの一部は開口部108に対応する上記の隙間を通り抜けて板状オブジェクトPLに当たることとなる。そして、異常検出部32は、仮想レーザーが当たっている板状オブジェクトPLの部位118を作業エリア101の床面に形成された開口部108として検出するのである。
開口部が検出されたときには、スマートグラス10の警告発報部33が警告を発報する(ステップS26)。具体的には、例えば、警告発報部33からの要求に従って表示部23が作業エリア101の床面に形成された開口部108に重ねてアノテーション表示(注釈表示)を行う。例えば、表示部23は作業エリア101の床面に形成された開口部108に赤色の着色表示を重畳して表示する。なお、表示部23が表示するアノテーション表示は立体映像である。或いは、警告発報部33は表示部23に警告メッセージを立体映像として表示させるようにしても良い。このような警告発報がなされることにより、作業者は付近の床に開口部が存在していることを認識することができてその開口部に注意を払うこととなり、作業者の安全を確保することができる。図13の例であれば、作業者は、新たに形成された開口部108の存在に注意を払うことができ、安全に作業を行うことができる。
続いて、スマートグラス10の位置登録部34が検出された開口部の位置情報をサーバ70の記憶部74に登録する(ステップS27)。開口部の位置情報は、板状オブジェクトPLにおける仮想レーザーが当たっている部位の位置から算定することができる。例えば、図13の例であれば、作業エリア101における開口部108の位置情報は、板状オブジェクトPLにおける仮想レーザーが当たっている部位118の位置から算定することができる。登録する位置情報としては適宜のものとすることができる。例えば、クリーンルーム40内における開口部108の座標位置を登録するようにしても良いし、作業エリア101における基板処理装置50からの相対位置を登録するようにしても良い。
一方、仮想レーザーが板状オブジェクトPLに当たっていない場合は、空間メッシュSDに隙間が存在していないときであり、作業エリア101の床面に開口部が形成されていないことを意味している。従って、この場合はステップS24からステップS28に進み、作業者は所望の作業を続行する。作業者の周囲の環境には正常状態から大きな変化は生じていないため、作業者は安全に作業を行うことができる。
本実施形態においては、事前準備工程では、正常状態の作業エリア101の床面をスキャンして空間メッシュを作成し、その空間メッシュを画像データに変換して板状オブジェクトPLを取得している。平坦面である作業エリア101の床面をスキャンして得られた空間メッシュは、三角形の頂点の密度は低いものの(粗い)、その床面に存在している異物や開口部の情報を含んでいる。従って、その空間メッシュを画像データに変換して取得される板状オブジェクトPLも床面に存在している開口部等の情報を含んでいる。例えば、作業エリア101の床面に開口部が存在している場合には、板状オブジェクトPLにも当該開口部に対応する穴が形成されることとなる。事前準備工程では、正常状態(異物および開口部等が存在していない)の作業エリア101から板状オブジェクトPLが作成されるため、板状オブジェクトPLにも開口部に対応する穴は形成されていない。なお、図11の例に示す板状オブジェクトPLに形成されている穴はスキャン不可能な基板処理装置50の設置箇所に対応したものである。
次に、異常検出時においては、適宜のタイミングで作業エリア101の床面をスキャンして空間メッシュ(対象空間メッシュ)SDを作成し、事前に準備した板状オブジェクトPLの上に空間メッシュSDを配置した状態で板状オブジェクトPLと垂直な方向の上方から棒状オブジェクト(上記実施形態では仮想レーザー)を落下させている。そして、棒状オブジェクトが板状オブジェクトPLに接触した場合には、その接触した板状オブジェクトPLの部位を作業エリア101の床面に形成された開口部として検出している。このことは、板状オブジェクトPLの上に空間メッシュSDを配置した状態で板状オブジェクトPLと垂直な方向の上方から視たときに板状オブジェクトPLの上面が可視となる部位を作業エリア101の床面に形成された開口部として検出することと同義である。
板状オブジェクトPLの上に空間メッシュSDを配置した状態で板状オブジェクトPLと垂直な方向の上方から視たときに板状オブジェクトPLの上面が見えるということは、空間メッシュSDに隙間が存在しているとともに板状オブジェクトPLには穴が開いていないことを意味している。空間メッシュSDはスキャンしたときの作業エリア101の床面の状況を反映しており、空間メッシュSDに存在している隙間は作業エリア101の床面に形成された開口部に起因するものである。また、板状オブジェクトPLに穴が開いていないことは、事前準備工程の段階では作業エリア101の床面に開口部が存在していなかったことを意味している。すなわち、空間メッシュSDの隙間から板状オブジェクトPLの上面が見えることは、事前準備工程の段階では存在していなかった作業エリア101の床面の開口部を検出できたということである。
また、空間メッシュを作成するスマートグラス10の空間認識部25は、深度センサーを用いて空間のスキャンを行っているため、暗い環境であっても処理可能である。すなわち、本実施形態のようにすれば、暗い環境であっても作業エリア101の床に形成された開口部を正確に検出して作業者がその開口部を認識することができる。
さらに、平坦面である作業エリア101の床面をスキャンして得られた空間メッシュは、含有する三角形の頂点の密度が低い粗いものではあるが、それを画像データで表される板状オブジェクトPLに変換して本実施形態のようにすることにより、空間メッシュに含まれる頂点の密度に関わらず作業エリア101の床に形成された開口部を正確に検出することが可能となる。
以上、本発明の実施の形態について説明したが、この発明はその趣旨を逸脱しない限りにおいて上述したもの以外に種々の変更を行うことが可能である。例えば、上記実施形態の事前準備工程においては、正常状態の作業エリア101の床面をスキャンして作成した空間メッシュを画像データに変換して板状オブジェクトPLを取得していたが、これに限定されるものではない。例えば、クリーンルーム40内における基板処理装置50周辺の床面の設計図を所定のデータ形式に変換して取得した画像データを板状オブジェクトPLとして登録するようにしても良い。すなわち、板状オブジェクトPLは、作成の形態に関わらず、正常状態の作業エリア101を平面化した画像データで表されるものであれば良い。
また、上記実施形態においては、事前準備工程にて正常状態の空間メッシュから板状オブジェクトPLを取得していたが、この事前準備工程を省略し、単なる板状の画像データで表されるものを板状オブジェクトとして使用するようにしても良い。もっとも、そのような板状オブジェクトでは基板処理装置50の設置箇所についても塗りつぶされている(穴が存在しない)ため、当該設置箇所が開口部と誤検知されるおそれがあり、上記各実施形態のようにした方がより正確に開口部を検出することができる。
また、上記実施形態の異常検出時においては、スマートグラス10を装着した作業者の付近の床面をスキャンして図12の処理手順を実行することによりリアルタイムで作業者の目前の開口部を検出するようにしても良いし、一旦作業エリア101の床面全面をスキャンしてから一括して作業エリア101に存在する全ての開口部を検出するようにしても良い。リアルタイムで作業者の目前の開口部を検出することができれば、作業者は安全に作業を行うことができる。
また、警告発報部36による警告発報としては、スマートグラス10のスピーカーから警告音を発するようにしても良い。
また、上記実施形態においては、作業者はスマートグラス10を使用していたが、これに限定されるものではなく、スマートグラス10に代えてタブレット端末やスマートフォン等の携帯端末を用いるようにしても良い。すなわち、撮像部、表示部および通信部等を備えた携帯端末であれば良い。もっとも、タブレット端末等を使用するとそれを持つ作業者の手が塞がることになるため、スマートグラス10等のウェアラブル端末を用いるのが好ましい。
また、クリーンルーム40内に設置される基板処理装置50は基板洗浄装置に限定されるものではなく、熱処理装置、露光装置、塗布現像装置、計測装置または検査装置等の基板に所定の処理を行う装置であれば良い。基板処理装置50が基板洗浄装置である場合には、基板を1枚ずつ洗浄する枚葉式の洗浄装置であっても良いし、複数の基板を一括して洗浄するバッチ式の洗浄装置であっても良い。
さらに、本発明に係る作業支援技術の対象となるのは、基板処理装置に限定されるものではなく、何らかの処理を行う産業機器であれば良い。このような産業機器としては、例えば、印刷処理装置、成膜装置、医療用装置、および、外観検査装置等が例示される。

前記産業機器が配置されている正常状態の作業エリアを平面化した画像データで表される板状オブジェクトを取得する事前準備工程と、
表示部、通信部および空間認識部を備えた携帯端末によって所定のタイミングで前記作業エリアをスキャンして取得されるメッシュデータである対象空間メッシュを作成する空間認識工程と、
