Description

金属張積層板の製造方法、金属張積層板、プリント配線板及びその製造方法、半導体パッケージ及びその製造方法
 本実施形態は、金属張積層板の製造方法、金属張積層板、プリント配線板及びその製造方法、並びに半導体パッケージ及びその製造方法に関する。
 近年、電子機器の小型化、軽量化及び高機能化が進んでおり、電子機器に搭載される半導体装置の高集積化が進展している。
 従来よりプリント配線板の基板材料として、プリプレグと金属箔を積層成形して製造される金属張積層板が使用されてきた。金属張積層板に対しては、所望する構成を有する基板を製造する過程において、例えば、エッチング等の薬液処理、加熱処理等の処理が施されるが、これらの処理によって金属張積層板には、膨張、収縮等の寸法変化が生じる。
 金属張積層板は、1枚の金属張積層板を、所定の大きさで複数枚に切断して使用されることがあるが、切断後の複数枚の金属張積層板間で各種処理による寸法変化量にバラつきが生じると、その後の均一な加工が困難となり、製品の不良の原因になり得る。この問題を解決するためには、金属張積層板の面内における寸法変化量の均一性を高めることが必要である。
 特許文献1には、銅張積層板、多層板の熱衝撃時のスルーホールクラック防止および反りの低減、寸法変化率のバラツキを小さくすることを目的として、(A)エポキシ樹脂など熱硬化性樹脂、(B)熱硬化性樹脂のための硬化剤、(C)シリコーンゴム粒子の表面をシリコーン樹脂で被覆した粒子又はシリコーン粒子を必須成分とし、(C)粒子を(A)+(B)の固形分100重量部に対し、例えば0.3~10重量部配合する積層板用樹脂組成物が記載されている。

 しかしながら、特許文献1の技術は、銅張積層板に用いる樹脂組成に制約が生じるため、所望する性能に応じた材料選択の自由度に劣る。また、近年益々進展しつつある半導体装置の高密度化に対応させるためには、寸法変化量の均一性をより高める必要がある。
 更には、本発明者等の検討によると、剛性を高めるためにプリプレグに使用する繊維基材の厚みを大きくすると、金属張積層板の寸法変化量の均一性を高めることが困難になることが判明している。
 本実施形態は、このような現状に鑑み、厚み40μm以上の繊維基材を用いる場合においても寸法変化量の均一性に優れる金属張積層板の製造方法、該金属張積層板を用いるプリント配線板及び半導体パッケージの製造方法、並びに、厚み40μm以上の繊維基材を用いる場合においても寸法変化量の均一性に優れる金属張積層板、該金属張積層板を用いるプリント配線板及び半導体パッケージを提供することを課題とする。
 本発明者等は上記の課題を解決すべく検討を進めた結果、下記の本実施形態により課題を解決できることを見出した。
 すなわち、本実施形態は、下記[1]~[10]に関する。
[1]プリプレグと、金属箔と、を加熱及び加圧することによって積層する金属張積層板の製造方法であり、
 前記プリプレグが、
 熱硬化性樹脂組成物及び厚み40μm以上の繊維基材を含有し、
 前記繊維基材の一方の面上に設けられた、熱硬化性樹脂組成物を含有する第一の樹脂層と、
 前記繊維基材の他方の面上に設けられた、熱硬化性樹脂組成物を含有する第二の樹脂層と、を有し、
 前記第一の樹脂層の厚みをd1、前記第二の樹脂層の厚みをd2、としたとき、
 下記式(1)で表される厚み差の比率の絶対値Rが、8.0%以下であり、

 下記方法に従って求められる、縦方向の寸法変化量のバラつき範囲が60ppm以下であり、横方向の寸法変化量のバラつき範囲が60ppm以下である、金属張積層板の製造方法。
(寸法変化量のバラつき範囲の測定方法)
 前記金属張積層板を、1枚当たりの大きさが縦320mm×横320mmとなるように、縦3列、横3列のマス目状に切断して得られた9枚の基板を評価用基板とする。
 各評価用基板の4角から縦に10mm及び横に10mmの部分に基準穴aを4つ形成し、更に、縦又は横に隣接する基準穴a間の中央位置に基準穴bを4つ形成し、合計8個の基準穴を形成する。
 前記8個の基準穴を形成した各評価用基板において、縦方向の穴間距離として、縦方向に隣接する基準穴a同士の穴間距離2箇所及び基準穴b同士の穴間距離1箇所、並びに、横方向の穴間距離として、横方向に隣接する基準穴a同士の穴間距離2箇所及び基準穴b同士の穴間距離1箇所を測定し、ぞれぞれの値を「基準寸法」とする。
 前記評価用基板を銅エッチング液に浸漬することによって、前記評価用基板の金属箔を取り除き、続いて、180℃で1時間加熱した後、25℃へ放冷する。その後、前記方法によって基準寸法を測定した各穴間距離を測定し、ぞれぞれの値を「加熱後寸法」とする。得られた基準寸法及び加熱後寸法から下記式(2)に基づいて、各穴間距離の寸法変化量を計算する。
 寸法変化量(ppm)=[(加熱後寸法-基準寸法)/基準寸法]×106   (2)
 前記9枚の評価用基板から得られる合計27箇所の縦方向の穴間距離の寸法変化量の最大値と最小値との差の絶対値を前記「縦方向の寸法変化量のバラつき範囲」、前記9枚の評価用基板から得られる合計27箇所の横方向の穴間距離の寸法変化量の最大値と最小値との差の絶対値を「前記横方向の寸法変化量のバラつき範囲」とする。

(寸法変化量のバラつき範囲の測定方法)
 前記金属張積層板を、1枚当たりの大きさが縦320mm×横320mmとなるように、縦3列、横3列のマス目状に切断して得られた9枚の基板を評価用基板とする。
 各評価用基板の4角から縦に10mm及び横に10mmの部分に基準穴aを4つ形成し、更に、縦又は横に隣接する基準穴a間の中央位置に基準穴bを4つ形成し、合計8個の基準穴を形成する。
 前記8個の基準穴を形成した各評価用基板において、縦方向の穴間距離として、縦方向に隣接する基準穴a同士の穴間距離2箇所及び基準穴b同士の穴間距離1箇所、並びに、横方向の穴間距離として、横方向に隣接する基準穴a同士の穴間距離2箇所及び基準穴b同士の穴間距離1箇所を測定し、ぞれぞれの値を「基準寸法」とする。
 前記評価用基板を銅エッチング液に浸漬することによって、前記評価用基板の金属箔を取り除き、続いて、180℃で1時間加熱した後、25℃へ放冷する。その後、前記方法によって基準寸法を測定した各穴間距離を測定し、ぞれぞれの値を「加熱後寸法」とする。得られた基準寸法及び加熱後寸法から下記式(2)に基づいて、各穴間距離の寸法変化量を計算する。

 前記9枚の評価用基板から得られる合計27箇所の縦方向の穴間距離の寸法変化量の最大値と最小値との差の絶対値を前記「縦方向の寸法変化量のバラつき範囲」、前記9枚の評価用基板から得られる合計27箇所の横方向の穴間距離の寸法変化量の最大値と最小値との差の絶対値を「前記横方向の寸法変化量のバラつき範囲」とする。

 本実施形態によれば、厚み40μm以上の繊維基材を用いる場合においても寸法変化量の均一性に優れる金属張積層板の製造方法、該金属張積層板を用いるプリント配線板及び半導体パッケージの製造方法、並びに、厚み40μm以上の繊維基材を用いる場合においても寸法変化量の均一性に優れる金属張積層板、該金属張積層板を用いるプリント配線板及び半導体パッケージを提供することができる。

 下記方法に従って求められる、縦方向の寸法変化量のバラつき範囲が60ppm以下であり、横方向の寸法変化量のバラつき範囲が60ppm以下である、金属張積層板の製造方法である。
(寸法変化量のバラつき範囲の測定方法)
 前記金属張積層板を、1枚当たりの大きさが縦320mm×横320mmとなるように、縦3列、横3列のマス目状に切断して得られた9枚の基板を評価用基板とする。
 各評価用基板の4角から縦に10mm及び横に10mmの部分に基準穴aを4つ形成し、更に、縦又は横に隣接する基準穴a間の中央位置に基準穴bを4つ形成し、合計8個の基準穴を形成する。
 前記8個の基準穴を形成した各評価用基板において、縦方向の穴間距離として、縦方向に隣接する基準穴a同士の穴間距離2箇所及び基準穴b同士の穴間距離1箇所、並びに、横方向の穴間距離として、横方向に隣接する基準穴a同士の穴間距離2箇所及び基準穴b同士の穴間距離1箇所を測定し、ぞれぞれの値を「基準寸法」とする。
 前記評価用基板を銅エッチング液に浸漬することによって、前記評価用基板の金属箔を取り除き、続いて、180℃で1時間加熱した後、25℃へ放冷する。その後、前記方法によって基準寸法を測定した各穴間距離を測定し、ぞれぞれの値を「加熱後寸法」とする。得られた基準寸法及び加熱後寸法から下記式(2)に基づいて、各穴間距離の寸法変化量を計算する。

 前記9枚の評価用基板から得られる合計27箇所の縦方向の穴間距離の寸法変化量の最大値と最小値との差の絶対値を前記「縦方向の寸法変化量のバラつき範囲」、前記9枚の評価用基板から得られる合計27箇所の横方向の穴間距離の寸法変化量の最大値と最小値との差の絶対値を「前記横方向の寸法変化量のバラつき範囲」とする。
 以下の説明において、本実施形態の金属張積層板の製造方法に用いるプリプレグ、すなわち、熱硬化性樹脂組成物及び厚み40μm以上の繊維基材を含有し、上記第一の樹脂層と、上記第二の樹脂層と、を有し、上記厚み差の比率の絶対値Rが8.0%以下であるプリプレグを「プリプレグ(P)」と称する場合がある。
 以下、初めに本実施形態の金属張積層板の製造方法に用いる各部材について説明し、その後、各部材の積層条件等について説明する。
<プリプレグ(P)>
 本実施形態に用いるプリプレグ(P)は、熱硬化性樹脂組成物及び厚み40μm以上の繊維基材を含有し、前記繊維基材の一方の面上に設けられた、熱硬化性樹脂組成物を含有する第一の樹脂層と、前記繊維基材の他方の面上に設けられた、熱硬化性樹脂組成物を含有する第二の樹脂層と、を有する。
 図1に、本実施形態に用いるプリプレグ(P)の一例を示す模式的断面図を示す。
 図1に示すプリプレグ10は、繊維基材1と、繊維基材1の一方の面上に設けられた厚みd1を有する第一の樹脂層2と、繊維基材1の他方の面上に設けられた厚みd2を有する第二の樹脂層3と、を有する。なお、繊維基材1は、熱硬化性樹脂組成物の含浸領域を有していることが好ましく、熱硬化性樹脂組成物の含浸領域と未含浸領域とを有していることがより好ましい。
 プリプレグ10において、第一の樹脂層2の繊維基材1とは反対側の表面はプリプレグ10の一方の表面を構成し、第二の樹脂層3の繊維基材1とは反対側の表面はプリプレグ10の他方の表面を構成している。
 第一の樹脂層が含有する熱硬化性樹脂組成物と第二の樹脂層が含有する熱硬化性樹脂組成物とは、同じであっても、異なっていてもよいが、同じであることが好ましい。
 また、第一の樹脂層が含有する熱硬化性樹脂組成物と第二の樹脂層が含有する熱硬化性樹脂組成物とが同じである場合、これらの熱硬化性樹脂組成物と、繊維基材に含有される熱硬化性樹脂組成物とは、同じであっても、異なっていてもよいが、同じであることが好ましい。
 第一の樹脂層及び第二の樹脂層は、繊維基材を含有しないものであることが好ましい。
(厚み差の比率の絶対値R)
 本実施形態に用いるプリプレグ(P)において、第一の樹脂層の厚みをd1、第二の樹脂層の厚みをd2としたとき、下記式(1)で表される厚み差の比率の絶対値Rは、8.0%以下である。

 本実施形態に用いるプリプレグ(P)は厚み差の比率の絶対値Rが8.0%以下であることで、繊維基材の表裏に付着する熱硬化性樹脂組成物の付着量が均一となり、加熱加圧時におけるプリプレグ表裏の熱硬化性樹脂組成物の流動挙動の均質性に優れると考えられる。その結果、プリプレグ(P)を用いて製造される金属張積層板は、面方向における樹脂成分の存在量が均一になり、寸法変化量の均一性が向上したと考えられる。
 上記厚み差の比率の絶対値Rは、金属張積層板の厚み精度及び寸法変化量の均一性をより向上させるという観点から、好ましくは7.0%以下、より好ましくは6.0%以下、さらに好ましくは5.0%以下である。厚み差の比率の絶対値Rの下限値は特に限定されず、0%以上であってもよく、製造容易性の観点から、0.1%以上であってもよく、0.2%以上であってもよく、0.3%以上であってもよい。
 上記の観点から、上記厚み差の比率の絶対値Rは、0~8.0%であってもよく、0.1~7.0%であってもよく、0.2~6.0%であってもよく、0.3~5.0%であってもよい。
 厚み差の比率の絶対値Rの算出に用いる第一の樹脂層の厚みd1及び第二の樹脂層の厚みd2は、下記方法によって測定することができる。なお、より詳細な条件は実施例に記載の条件とすることができる。
〔第一の樹脂層の厚みd1及び第二の樹脂層の厚みd2の測定方法〕
 必要に応じて加熱処理したプリプレグの断面を形成し、該断面を金属顕微鏡によって観察し、断面画像を取得する。得られた断面画像において、厚み40μm以上の繊維基材、第一の樹脂層及び第二の樹脂層を特定し、当該視野における第一の樹脂層の最小厚さ及び第二の樹脂層の最小厚さを各々測定する。当該最小厚さの測定を、領域が重複しない任意の5視野において行い、第一の樹脂層における5視野の最小厚さを全て平均した値を第一の樹脂層の厚みd1、第二の樹脂層における5視野の最小厚さを全て平均した値を第二の樹脂層の厚みd2とする。
(第一の樹脂層の厚みd1及び第二の樹脂層の厚みd2)
 第一の樹脂層の厚みd1及び第二の樹脂層の厚みd2は、各々、製造容易性、金属張積層板の厚み精度及び寸法変化量の均一性をより向上させるという観点から、好ましくは1.0~30.0μm、より好ましくは1.5~20.0μm、さらに好ましくは2.0~15.0μm、特に好ましくは3.0~12.0μmである。
 また、第一の樹脂層の厚みd1及び第二の樹脂層の厚みd2は、回路埋め込み性の観点から、9.3~30.0μmであってもよく、9.4~20.0μmであってもよく、9.5~15.0μmであってもよく、9.9~11.0μmであってもよい。
 第一の樹脂層の厚みd1及び第二の樹脂層の厚みd2が厚くなる程、寸法変化量のバラつきを抑制することが困難になる傾向にあるが、本実施形態の製造方法によると、第一の樹脂層の厚みd1及び第二の樹脂層の厚みd2が大きい場合においても、優れた寸法変化量の均一性が得られる。
 なお、第一の樹脂層の厚みd1及び第二の樹脂層の厚みd2のうち、いずれか一方のみが上記範囲であってもよい。
 第一の樹脂層の厚みd1及び第二の樹脂層の厚みd2の測定方法は上記の通りである。
(表面うねり(Wa))
 プリプレグ(P)の両面の表面うねり(Wa)は、金属張積層板の厚み精度及び寸法変化量の均一性をより向上させるという観点から、好ましくは7μm以下、より好ましくは6.5μm以下、さらに好ましくは6μm以下、特に好ましくは5.5μm以下である。また、プリプレグ(P)の両面の表面うねり(Wa)は、同様の観点から、4μm以下であってもよく、3μm以下であってもよく、2μm以下であってもよい。
 本実施形態に用いるプリプレグ(P)の両面の表面うねり(Wa)は、小さいほど好ましいが、製造容易性の観点から、0.5μm以上であってもよく、0.8μm以上であってもよい。
 なお、本実施形態におけるプリプレグ(P)の「面」とは、プリプレグ(P)を積層して金属張積層板を作製する際に、重ね合わさることになる面又はその反対側の面のことである。
 なお、本実施形態における表面うねり(Wa)は、ISO 4287(1997年)に従ってうねり曲線から得ることができる算術平均高さ(Wa)のことである。表面うねり(Wa)は、実施例に記載の方法によって測定することができる。
(含浸領域及び未含浸領域)
 本実施形態に用いるプリプレグ(P)は、繊維基材中に熱硬化性樹脂組成物の含浸領域と未含浸領域とを有していることが好ましい。
 熱硬化性樹脂組成物を繊維基材中に完全に含浸させると、プリプレグ(P)の表面には、繊維基材のうねりが表出し易くなる傾向にあり、寸法変化量の均一性を低下させる要因となる。特に、繊維基材の厚みが40μm以上である場合に、この傾向は顕著になる。一方、繊維基材中に未含浸領域を設けることによって、プリプレグ(P)の表面に繊維基材のうねりが表出し難くなり、寸法変化量の均一性が向上する傾向にある。
 なお、繊維基材中に前記熱硬化性樹脂組成物の含浸領域と未含浸領域とを有しているというのは、あくまでプリプレグ、つまりB-ステージ状態のプリプレグに関することであって、プリプレグの硬化物に関することではない。
 本実施形態に用いるプリプレグ(P)が有する未含浸領域は、断続的に存在していることが好ましく、面方向において断続的に存在していることがより好ましい。
 未含浸領域が断続的に存在することによって、プリプレグ(P)と金属箔とを積層する際の加熱及び加圧時に、未含浸領域への熱硬化性樹脂組成物の含浸が進行し易くなり、未含浸領域に起因する微小なボイドの発生等が抑制され、絶縁信頼性が向上する傾向にある。
 図2に、未含浸領域が面方向において断続的に存在するプリプレグ(P)の一例であるプリプレグ20の断面模式図を示す。
 図2に示すプリプレグ20は、繊維基材1の表裏及び内部に熱硬化性樹脂組成物5を有し、かつ、繊維基材1の内部に未含浸領域6を含んでいる。
 なお、プリプレグの「面方向」とは、図2のXで示される、繊維基材の表面に沿う方向を意味する。
 プリプレグ(P)中における含浸領域の存在比率は、光学顕微鏡を用いてプリプレグ(P)の表面を観察し、例えば、倍率50倍の表面観察画像を得て、該表面観察画像内における含浸領域及び未含浸領域を特定することによって、含浸領域の面積比率として得ることができる。
 具体的には、上記条件の観察において、適度な明るさで撮影した表面観察画像は、観察面の下部に熱硬化性樹脂組成物の未含浸領域が存在する面は空隙部分であって光を反射し易いために相対的に明るい領域、それ以外の領域、すなわち含浸領域は相対的に暗い領域として表される。
 上記表面観察画像を、未含浸領域を表す相対的に明るい領域が一方の値、含浸領域を表す相対的に暗い領域が他方の値になるように二値化し、得られた二値化画像において、全体の面積に対する含浸領域の面積比率を算出することができる。
 ここで、表面観察画像を撮影する際には、表面撮影時の露出時間を60~100msの範囲で調整することによって、含浸領域及び未含浸領域を充分に反映できるような適度な明るさでの撮影となるために好ましい。
 プリプレグ(P)の表面観察画像について、有色が強い順に、「樹脂層において繊維基材が存在しない領域」、「繊維基材に熱硬化性樹脂組成物が充分に含浸している領域」、「繊維基材への熱硬化性樹脂組成物の含浸が不十分な領域」、となる。本実施形態においては、前記「樹脂層において繊維基材が存在しない領域」も前記含浸領域に含まれる。表面観察画像が明る過ぎると、繊維基材への樹脂の含浸が不十分な部分だけでなく、繊維基材に樹脂が充分に含浸している部分まで明るく表され易くなり、さらに画像が明るい場合には、二値化後の表面観察画像が全体的に明るくなる傾向がある。その一方で、表面観察画像が暗過ぎると、表面観察画像が全体的に暗くなって、未含浸領域の存在が反映され難くなる傾向がある。そのため、適度な明るさでの撮影を行うことが好ましい。観察条件は、適度な明るさで撮影するという観点から、詳細には実施例に記載の観察条件を採用する。
 適度な明るさで撮影した表面観察画像を上記方法によって処理した例を図3に示す。図3は、実施例7で製造したプリプレグの表面観察画像を二値化して得られた画像である。図3において、含浸領域(黒)と未含浸領域(白)とが面方向において交互に存在している様子が観察できる。当該表面観察画像を撮影する際の露出時間は85msである。
 上記方法によって測定される含浸領域の存在比率は、好ましくは30~99%、より好ましくは50~98.5%、さらに好ましくは60~98%、特に好ましくは70~98%である。
 含浸領域の存在比率が上記下限値以上であると、金属張積層板の厚み精度及び寸法変化量の均一性をより向上させ易い傾向にある。また、含浸領域の存在比率が上記上限値以下であると、プリプレグ(P)の粉落ちを抑制し、ハンドリング性をより向上させ易い傾向にある。
(繊維基材)
 本実施形態に用いるプリプレグ(P)が含有する繊維基材は、厚みが40μm以上の繊維基材であれば、特に限定されない。
 繊維基材の厚みは、40μm以上の範囲で所望する金属張積層板の厚み等に応じて適宜調整すればよく、特に限定されないが、金属張積層板の厚み精度及び寸法変化量の均一性をより向上させるという観点、並びにプリプレグ(P)の生産性及び取り扱い性の観点から、好ましくは40~120μm、より好ましくは45~110μm、さらに好ましくは50~105μm、よりさらに好ましくは55~100μm、よりさらに好ましくは60μm以上100μm未満、よりさらに好ましくは70~97μm、特に好ましくは80~95μmである。繊維基材の厚みが上記上限値以下であると、繊維基材に対する熱硬化性樹脂組成物の含浸性が向上し、プリプレグ(P)の硬化物の耐熱性及び絶縁信頼性がより良好になり易い傾向にある。
 本実施形態の製造方法において、プリプレグを複数枚積層する場合、各々のプリプレグに含有される繊維基材の厚みは、互いに同一であってもよく、異なっていてもよい。
 繊維基材の厚みは、繊維基材の任意の5ヵ所をマイクロメーターを用いて測定し、これらを平均した値として求めることができる。
 繊維基材の材質としては、例えば、紙、コットンリンター等の天然繊維;ガラス繊維、アスベスト等の無機物繊維;アラミド、ポリイミド、ポリビニルアルコール、ポリエステル、テトラフルオロエチレン、アクリル等の有機繊維;これらの混合物などが挙げられる。これらの中でも、難燃性の観点から、無機物繊維が好ましく、ガラス繊維がより好ましい。
 ガラス繊維としては、例えば、Eガラス、Cガラス、Dガラス、Sガラス等を使用したガラス繊維が挙げられる。
 繊維基材の材質は、1種単独であってもよく、2種以上を組み合わせたものであってもよい。
 繊維基材の形状としては、例えば、織布、不織布、ロービンク、チョップドストランドマット、サーフェシングマット等の形状が挙げられる。これらの中でも、織布が好ましい。
 以上の選択肢の中でも、繊維基材としては、低熱膨張性、難燃性、汎用性等の観点から、ガラスクロスが好ましい。
 繊維基材は、1層からなる繊維基材であってもよいし、多層からなる繊維基材であってもよい。但し、多層からなる繊維基材である場合は、少なくとも1層は厚みが40μm以上の繊維基材を含む。なお、1層からなる繊維基材とは、絡み合っている繊維のみからなる繊維基材を意味し、絡み合いの無い繊維基材が存在する場合には、多層からなる繊維基材に分類される。2層以上の繊維基材の材質及び形状は、同一であってもよく、異なっていてもよい。
 繊維基材の表面うねり(Wa)は、6μm超、40μm以下であってもよく、6.5~35μmであってもよく、7~30μmであってもよく、10~25μmであってもよく、15~23μmであってもよい。
 本実施形態の製造方法によれば、繊維基材の表面うねり(Wa)が上記範囲であっても、プリプレグ(P)の表面うねり(Wa)を所定の範囲に調整することによって、厚み精度及び寸法変化量の均一性に優れる金属張積層板を得ることができる。
(熱硬化性樹脂組成物)
 熱硬化性樹脂組成物は、本実施形態に用いるプリプレグ(P)において、第一の樹脂層及び第二の樹脂層に含有され、また、繊維基材の少なくとも一部に含浸され得るものである。
 本実施形態に用いるプリプレグ(P)が含有する熱硬化性樹脂組成物は、少なくとも熱硬化性樹脂を含有する。
 熱硬化性樹脂組成物は、熱硬化性樹脂の他に、必要に応じて、例えば、硬化剤、硬化促進剤、無機充填材、有機充填材、カップリング剤、レベリング剤、酸化防止剤、難燃剤、難燃助剤、揺変性付与剤、増粘剤、可撓性材料、界面活性剤及び光重合開始剤からなる群から選択される少なくとも1つを含有することが好ましい。
 以下、熱硬化性樹脂組成物が含有し得る各成分について説明する。
 なお、各成分は、各々について、1種を単独で使用してもよいし、2種以上を併用してもよい。
〔熱硬化性樹脂〕
 熱硬化性樹脂としては、例えば、エポキシ樹脂、ポリイミド樹脂、マレイミド樹脂、変性マレイミド樹脂、フェノール樹脂、ポリフェニレンエーテル樹脂、ビスマレイミドトリアジン樹脂、シアネート樹脂、イソシアネート樹脂、ベンゾオキサジン樹脂、オキセタン樹脂、アミノ樹脂、不飽和ポリエステル樹脂、アリル樹脂、ジシクロペンタジエン樹脂、シリコーン樹脂、トリアジン樹脂、メラミン樹脂等が挙げられる。
 これらの中でも、成形性及び電気絶縁性の観点から、エポキシ樹脂、ポリイミド樹脂、マレイミド樹脂、変性マレイミド樹脂、シアネート樹脂、ポリフェニレンエーテル樹脂、ビスマレイミドトリアジン樹脂が好ましく、エポキシ樹脂、マレイミド樹脂、変性マレイミド樹脂がより好ましい。
 エポキシ樹脂としては、1分子中に2個以上のエポキシ基を有するエポキシ樹脂であることが好ましい。ここで、エポキシ樹脂は、グリシジルエーテルタイプのエポキシ樹脂、グリシジルアミンタイプのエポキシ樹脂、グリシジルエステルタイプのエポキシ樹脂等に分類される。これらの中でも、グリシジルエーテルタイプのエポキシ樹脂が好ましい。
 エポキシ樹脂は、主骨格の違いによっても種々のエポキシ樹脂に分類される。例えば、上記それぞれのタイプのエポキシ樹脂において、さらに、ビスフェノール型エポキシ樹脂;脂環式エポキシ樹脂;脂肪族鎖状エポキシ樹脂;ノボラック型エポキシ樹脂;スチルベン型エポキシ樹脂;ナフタレン骨格含有型エポキシ樹脂;ビフェニル型エポキシ樹脂;キシリレン型エポキシ樹脂;ジヒドロアントラセン型エポキシ樹脂などに分類される。これらの中でも、フェノールノボラック型エポキシ樹脂、ナフタレン骨格含有型エポキシ樹脂が好ましい。
 マレイミド樹脂としては、N-置換マレイミド基を1個以上有するマレイミド樹脂が好ましく、N-置換マレイミド基を2個以上有するマレイミド樹脂がより好ましい。
 また、マレイミド樹脂としては、芳香環に直接結合するN-置換マレイミド基を有する芳香族マレイミド樹脂であることが好ましい。
 マレイミド樹脂としては、例えば、ビス(4-マレイミドフェニル)メタン、ビス(4-マレイミドフェニル)エーテル、ビス(4-マレイミドフェニル)スルホン、3,3’-ジメチル-5,5’-ジエチル-4,4’-ジフェニルメタンビスマレイミド、4-メチル-1,3-フェニレンビスマレイミド、m-フェニレンビスマレイミド、2,2-ビス[4-(4-マレイミドフェノキシ)フェニル]プロパン等の芳香環に直接結合するN-置換マレイミド基を2個有する芳香族ビスマレイミド樹脂;ポリフェニルメタンマレイミド、ビフェニルアラルキル型マレイミド等の芳香環に直接結合するN-置換マレイミド基を3個以上有する芳香族ポリマレイミド樹脂;インダン環骨格を有するマレイミド樹脂;1,6-ビスマレイミド-(2,2,4-トリメチル)ヘキサン、ピロリン酸バインダ型長鎖アルキルビスマレイミド等の脂肪族マレイミド樹脂などが挙げられる。
 変性マレイミド樹脂としては、例えば、マレイミド樹脂由来の構造単位とジアミン化合物由来の構造単位とを有するアミノマレイミド樹脂が挙げられる。
 ジアミン化合物としては、第1級アミノ基を2個有する化合物が好ましい。
 また、ジアミン化合物としては、芳香環に直接結合する第1級アミノ基を2個有する芳香族ジアミン化合物であることが好ましい。
 ジアミン化合物としては、例えば、m-フェニレンジアミン、p-フェニレンジアミン、1,4-ビス(4-アミノフェノキシ)ベンゼン、4,4’-ジアミノジフェニルメタン、3,3’-ジメチル-4,4’-ジアミノジフェニルメタン、3,3’-ジエチル-4,4’-ジアミノジフェニルメタン、2,2-ビス[4-(4-アミノフェノキシ)フェニル]プロパン、4,4’-ジアミノベンゾフェノン、4,4’-ジアミノジフェニルエーテル、3,3’-ジアミノジフェニルスルホン、4,4’-ジアミノジフェニルスルホン、ビス[4-(4-アミノフェノキシ)フェニル]スルホン、ベンジジン、4,4’-ビス(4-アミノフェノキシ)ビフェニル、4,4’-ジアミノジフェニルスルフィド、4,4’-ジアミノ-3,3’-ビフェニルジオール等の芳香環に直接結合する第1級アミノ基を2個有する芳香族ジアミン;第1級アミノ基を2個有するシリコーン化合物などが挙げられる。
 アミノマレイミド樹脂は、マレイミド樹脂及びジアミン化合物を、公知の方法によって、マイケル付加反応させることによって合成することができる。
 アミノマレイミド樹脂中における、ジアミン化合物の-NH2基由来の基の合計当量(Ta2)と、マレイミド樹脂のN-置換マレイミド基由来の基の合計当量(Ta1)との当量比(Ta1/Ta2)は、誘電特性、耐熱性、難燃性及びガラス転移温度の観点から、好ましくは0.05~10、より好ましくは1~8、さらに好ましくは3~7である。なお、上記ジアミン化合物の-NH2基由来の基とは、-NH2自体も含めるものとする。また、上記マレイミド樹脂のN-置換マレイミド基由来の基とは、N-置換マレイミド基自体も含めるものとする。
 熱硬化性樹脂組成物中の熱硬化性樹脂の含有量は、耐熱性、成形性、加工性及び導体接着性の観点から、熱硬化性樹脂組成物の固形分総量(100質量%)に対して、好ましくは10~70質量%、より好ましくは15~50質量%、さらに好ましくは20~40質量%である。
〔硬化剤〕
 硬化剤としては、例えば、フェノール系硬化剤、シアネートエステル系硬化剤、酸無水物系硬化剤、アミン系硬化剤、活性エステル基含有化合物等が挙げられる。これらの中でも、熱硬化性樹脂としてエポキシ樹脂を用いる場合、硬化剤としては、フェノール系硬化剤が好ましい。
 フェノール系硬化剤としては、例えば、クレゾールノボラック型フェノール樹脂、ビフェニルアラルキル型フェノール樹脂、フェノールノボラック型フェノール樹脂、ナフチレンエーテル型フェノール樹脂、トリアジン骨格含有フェノール樹脂等が好ましく挙げられる。
 熱硬化性樹脂組成物が硬化剤を含有する場合、その含有量は、良好な硬化性を得るという観点から、熱硬化性樹脂100質量部に対して、好ましくは20~200質量部、より好ましくは25~150質量部、さらに好ましくは30~100質量部である。
 熱硬化性樹脂組成物が硬化剤を含有する場合、熱硬化性樹脂の官能基と、硬化剤の官能基との当量比〔熱硬化性樹脂の官能基/硬化剤の官能基〕は、硬化剤の官能基がフェノール性水酸基である場合は0.8~1.2、アミノ基である場合は0.2~0.4、活性エステル基である場合は0.3~0.6が好ましい。
〔硬化促進剤〕
 硬化促進剤としては、例えば、イミダゾール化合物、イミダゾール化合物の誘導体等のイミダゾール系硬化促進剤;リン系化合物;第3級アミン化合物;第4級アンモニウム化合物等が挙げられる。これらの中でも、十分な硬化促進効果を得るという観点から、イミダゾール系硬化促進剤が好ましい。
 イミダゾール化合物としては、例えば、2-メチルイミダゾール、2-エチルイミダゾール、2-ウンデシルイミダゾール、2-フェニルイミダゾール、1,2-ジメチルイミダゾール、2,4-ジアミノ-6-[2’-メチルイミダゾリル-(1’)]エチル-s-トリアジン等が挙げられる。
 イミダゾール化合物の誘導体としては、例えば、1-シアノエチル-2-フェニルイミダゾリウムトリメリテート等のイミダゾール化合物とトリメリト酸との塩;イミダゾール化合物とイソシアヌル酸との塩;イミダゾール化合物と臭化水素酸との塩;などが挙げられる。
 熱硬化性樹脂組成物が硬化促進剤を含有する場合、その含有量は、硬化促進効果及び保存安定性の観点から、熱硬化性樹脂100質量部に対して、好ましくは0.01~20質量部、より好ましくは0.1~10質量部、さらに好ましくは0.4~2質量部である。
〔無機充填材〕
 無機充填材としては、例えば、シリカ、アルミナ、酸化チタン、マイカ、ベリリア、チタン酸バリウム、チタン酸カリウム、チタン酸ストロンチウム、チタン酸カルシウム、炭酸アルミニウム、水酸化マグネシウム、水酸化アルミニウム、ケイ酸アルミニウム、炭酸カルシウム、ケイ酸カルシウム、ケイ酸マグネシウム、窒化ケイ素、窒化ホウ素、クレー、タルク、ホウ酸アルミニウム、炭化ケイ素等が挙げられる。これらの中でも、熱膨張率の低減、比誘電率及び誘電正接の低減の観点からは、シリカ、アルミナが好ましく、また、耐熱性の観点からは、シリカ、水酸化アルミニウムが好ましい。
 無機充填材は、例えば、シランカップリング剤等の表面処理剤を用いて表面処理されていてもよい。
 熱硬化性樹脂組成物が無機充填材を含有する場合、その質量基準の含有量は、熱硬化性樹脂組成物の固形分総量(100質量%)に対して、好ましくは10~80質量%、より好ましくは20~75質量%、さらに好ましくは40~70質量%、特に好ましくは45~65質量%である。
 無機充填材の含有量が上記下限値以上であると、低熱膨張性及び耐熱性がより良好になり易い傾向にある。また、無機充填材の含有量が上記上限値以下であると、成形性及び導体接着性がより良好になり易い傾向にある。
(プリプレグ(P)の厚み)
 本実施形態に用いるプリプレグ(P)の厚みは、特に限定されず、使用する繊維基材の厚み及び所望する金属張積層板の厚み等に応じて適宜調整すればよいが、例えば、金属張積層板の厚み精度及び寸法変化量の均一性、並びに、プリプレグ(P)の生産性及び取り扱い性の観点から、好ましくは50~180μm、より好ましくは70~170μm、さらに好ましくは80~160μm、特に好ましくは90~150μmである。
 なお、本実施形態において、プリプレグの厚みとは、プリプレグ1枚の厚みを意味する。
 また、本実施形態において、プリプレグの厚みは、プリプレグの任意の5ヵ所をデジマチックインジケーターを用いて測定し、これらを平均した値として求めることができる。
(プリプレグ(P)の製造方法)
 本実施形態に用いるプリプレグ(P)の製造方法は、例えば、厚み40μm以上の繊維基材の両面に、フィルム状の熱硬化性樹脂組成物(以下、「樹脂フィルム」ともいう)をラミネートする方法(以下、「ラミネート法」ともいう)であってもよく、厚み40μm以上の繊維基材を有機溶媒で希釈した熱硬化性樹脂組成物(以下、「樹脂ワニス」ともいう)に浸漬後、乾燥させる方法(以下、「浸漬法」ともいう)であってもよい。これらの中でも、本実施形態に用いるプリプレグ(P)は、上記厚み差の比率の絶対値Rを8.0%以下に調整し易いという観点から、厚み40μm以上の繊維基材の両面に、フィルム状の熱硬化性樹脂組成物をラミネートする方法によって製造することが好ましい。
〔ラミネート法〕
 ラミネート法に用いる樹脂フィルムは、例えば、樹脂ワニスを、支持体の表面に塗布した後、乾燥する方法によって製造することができる。
 樹脂ワニスは、例えば、有機溶媒中に、熱硬化性樹脂及び必要に応じてその他の成分を加えた後、公知の混合機を用いて混合及び撹拌することによって調製することができる。
 樹脂ワニスに用いる有機溶媒としては、例えば、メタノール、エタノール、メチルセロソルブ、ブチルセロソルブ、プロピレングリコールモノメチルエーテル等のアルコール系溶媒;アセトン、メチルエチルケトン、メチルイソブチルケトン、ブタノン、シクロヘキサノン、4-メチル-2-ペンタノン等のケトン系溶媒;酢酸エチル、酢酸ブチル、プロピレングリコールモノメチルエーテルアセテート、γ-ブチロラクトン等のエステル系溶媒;テトラヒドロフラン等のエーテル系溶媒;トルエン、キシレン、メシチレン等の芳香族系溶媒;N,N-ジメチルホルムアミド、N,N-ジメチルアセトアミド、N-メチルピロリドン等の窒素原子含有溶媒;ジメチルスルホキシド等の硫黄原子含有溶媒などが挙げられる。
 樹脂ワニスの固形分濃度は、好ましくは20~85質量%、より好ましくは40~80質量%、さらに好ましくは50~70質量%である。
 樹脂ワニスを塗布する方法としては、例えば、コンマコーター、バーコーター、キスコーター、ロールコーター、グラビアコーター、ダイコーター等の公知の塗工装置を用いる方法が挙げられる。
 樹脂ワニスを塗布した後の乾燥温度及び乾燥時間は、有機溶媒の種類及び使用量に応じて決定すればよいが、例えば、30~70質量%の有機溶媒を含む樹脂ワニスの場合、50~160℃で1~8分間乾燥させることによって、樹脂フィルムを好適に形成することができる。
 支持体としては、例えば、ポリエチレンテレフタレート(PET)、二軸延伸ポリプロピレン(OPP)、ポリエチレン、ポリビニルフルオライド、ポリイミド等の有機フィルム;銅、アルミニウム等の金属又は合金の金属箔などが挙げられる。支持体は、表面を離型剤によって離型処理された離型フィルムあってもよい。
 樹脂フィルムの厚みは、繊維基材の厚み、所望するプリプレグ(P)の厚み等に応じて適宜決定すればよく、特に限定されないが、好ましくは10~100μm、より好ましくは15~70μm、さらに好ましくは18~50μmである。
 なお、樹脂フィルムの厚みは、支持体付き樹脂フィルムの任意の5ヵ所の総厚みを測定し、その測定箇所の樹脂フィルムを接着テープで剥離してから支持体のみの厚みを測定し、総厚みから支持体のみの厚みを減算して得られる値の平均値とする。厚みの測定には、デジマチックインジケーターを用いることができる。
 次に、繊維基材の両面に樹脂フィルムをラミネートする方法について説明する。
 まず、2枚の支持体付き樹脂フィルムを準備し、繊維基材の両面に、各々、樹脂フィルムが繊維基材と当接するように配置する。その後、配置された支持体付き樹脂フィルムを、繊維基材にラミネートすることによって、樹脂フィルムを繊維基材に含浸させる。
 プリプレグ(P)をラミネート法によって製造する場合、例えば、繊維基材の一方の面にラミネートする樹脂フィルムと、繊維基材の他方の面にラミネートする樹脂フィルムの厚みの差を小さくすることによって、上記厚み差の比率の絶対値Rを8.0%以下に調整することができる。繊維基材の一方の面にラミネートする樹脂フィルムと、繊維基材の他方の面にラミネートする樹脂フィルムの厚みの差の絶対値は、好ましくは2.5μm以下、より好ましくは1.5μm以下、さらに好ましくは0.5μm以下である。
 ラミネートの方式は、特に限定されず、例えば、ロールラミネートを用いてもよく、熱板によるプレスラミネートを用いてもよい。
 ラミネート時の加熱温度は、プリプレグ(P)の厚み差の比率の絶対値Rを上記範囲に調整し易いという観点から、好ましくは50~180℃、より好ましくは100~170℃、さらに好ましくは120~165℃である。
 ラミネート時の加圧圧力は、プリプレグ(P)の厚み差の比率の絶対値Rを上記範囲に調整し易いという観点から、好ましくは0.05~1.5MPa、より好ましくは0.1~1.3MPa、さらに好ましくは0.3~1.2MPaである。
 ラミネートは減圧下で行ってもよく、その場合の真空度は、プリプレグ(P)の厚み差の比率の絶対値Rを上記範囲に調整し易いという観点から、好ましくは200kPa以下、より好ましくは150kPa以下、さらに好ましくは120kPa以下である。
 ラミネート法において、繊維基材中に未含浸領域を断続的に設ける方法としては、例えば、支持体付き樹脂フィルムと繊維基材をラミネートする際の加熱及び加圧条件を調整する方法が挙げられる。
 ここで、繊維基材が薄い場合と繊維基材が厚い場合とにおいて同じラミネート条件にした場合、繊維基材が厚い場合の方が、樹脂フィルムが繊維基材に含浸し難い傾向がある。そのため、従来の薄い繊維基材に樹脂フィルムをラミネートする際の条件と本実施態様のラミネート条件が同程度であったとしても、本実施態様において繊維基材中に熱硬化性樹脂組成物の未含浸領域を断続的に設けることができる。
 加熱及び加圧する条件の具体的な調整方法としては、例えば、次の方法が挙げられる。最初に、所定の加熱及び加圧条件にてプリプレグを作製した後、上記した算出方法に基づいた、繊維基材中における熱硬化性樹脂組成物の含浸領域の存在比率を求める。その結果、含浸領域が100%である場合、つまり未含浸領域が無い場合には、加熱温度を下げるか若しくは加圧圧力を下げて、又は加熱温度と加圧圧力の両方を下げて、プリプレグを作製し直し、再度、含浸領域の存在比率を求める。必要に応じてさらにこれを繰り返すことで、未含浸領域を有するプリプレグを製造する条件を容易に把握することができる。
 また、未含浸領域の存在比率を低く調整したい場合には、加熱温度を上げるか若しくは加圧圧力を上げて、又は加熱温度と加圧圧力の両方を上げて、プリプレグを作製し直せばよい。
 樹脂フィルムが繊維基材に含浸された後は、必要に応じて冷却した後、得られた支持体付きのプリプレグ(P)から支持体を剥離して、プリプレグ(P)を得ることができる。
〔浸漬法〕
 浸漬法に用いられる樹脂ワニスとしては、上記ラミネート法において樹脂フィルムの作製に用いる樹脂ワニスと同様のものが挙げられる。
 樹脂ワニスに繊維基材を浸漬した後の乾燥温度及び乾燥時間は、特に限定されず、有機溶媒の種類等を考慮して、適宜決定すればよい。
<金属箔>
 本実施形態の製造方法に用いられる金属箔の金属種としては、例えば、銅、金、銀、ニッケル、白金、モリブデン、ルテニウム、アルミニウム、タングステン、鉄、チタン、クロム、これらの金属元素を1種以上含有する合金等が挙げられる。合金としては、例えば、銅系合金、アルミニウム系合金、鉄系合金等が挙げられる。銅系合金としては、例えば、銅-ニッケル合金等が挙げられる。鉄系合金としては、例えば、鉄-ニッケル合金等が挙げられる。
 これらの中でも、導電性及び入手容易性の観点から、銅、ニッケル、アルミニウム、鉄-ニッケル合金が好ましく、銅、アルミニウムがより好ましく、銅がさらに好ましい。なお、金属箔として銅箔を用いる場合、得られる金属張積層板は、銅張積層板と称される場合がある。
 金属箔の厚みは、好ましくは1~200μm、より好ましくは2~100μm、さらに好ましくは3~50μmである。
 本実施形態の製造方法に用いられる金属箔の枚数は特に限定されず、1枚であってもよいが、2枚であることが好ましい。
 本実施形態の製造方法で得られる金属張積層板において、金属箔は、金属張積層板の少なくとも一方の表面に配されることが好ましく、金属張積層板の両方の表面に配されることがより好ましい。
<プリプレグと金属箔との積層方法>
 金属張積層板は、プリプレグの片面又は両面に金属箔を配置してから、加熱及び加圧することによって製造することができる。
 加熱及び加圧する際、プリプレグは1枚のみを用いてもよいし、2枚以上のプリプレグを重ねて用いてもよいが、少なくとも1枚のプリプレグ(P)が用いられる。2枚以上のプリプレグを用いる場合は、全てのプリプレグがプリプレグ(P)であることが好ましい。
 2枚以上のプリプレグを用いる場合、プリプレグの合計枚数は、例えば、2~20枚であってもよいし、5~18枚であってもよいし、8~16枚であってもよい。
 2枚以上のプリプレグを重ねて用いる場合、2枚以上のプリプレグは、ガラスクロスの経糸同士の方向又は緯糸同士の方向を揃えて重ねてもよく、揃えずに重ねてもよい。
 なお、両面に金属箔を有する金属張積層板の製造方法は、後述する[金属張積層板]の項で説明する製造方法も好ましい。
 また、プリプレグ及び金属箔の他にも、内層回路加工を施した基板を含めて加熱加圧成形してもよい。
 加熱及び加圧は、例えば、多段プレス、多段真空プレス、連続成形、オートクレーブ成形機等を使用することができる。
 加熱及び加圧時の加熱温度は、好ましくは100~300℃、より好ましくは150~260℃、さらに好ましくは170~230℃である。
 加熱及び加圧時の加熱加圧時間は、好ましくは10~300分間、より好ましくは30~200分間、さらに好ましくは60~150分間である。
 加熱及び加圧時の加圧圧力は、好ましくは1.0~6MPa、より好ましくは1.5~3MPa、さらに好ましくは1.8~2.5MPaである。
 加熱及び加圧は、加圧しながら昇温させる方法であってもよい。その場合、最高温度が上記した好適な加熱温度の範囲であり、最高温度における保持時間が、上記した好適な加熱加圧時間の範囲であることが好ましい。
 加圧しながら昇温させる場合の昇温速度は、好ましくは1~10℃/分、より好ましくは2~5℃/分である。
 加圧しながら昇温させる場合の加圧時期は、特に限定されないが、室温で加圧を開始してから、昇温させてもよい。
 本実施形態の製造方法によって製造される金属張積層板の厚みは、400~2,500μmであってもよいし、450~2,000μmであってもよいし、500~1,800μmであってもよいし、550~1,600μmであってもよい。
 金属張積層板の厚みは、実施例におけるTaveの測定方法によって測定することができる。
 本実施形態の製造方法によって製造される金属張積層板及び後述する本実施形態の金属張積層板が、複数の繊維基材を含有する場合、生産性の観点から、金属張積層板の少なくとも片方の面側において最も外側に位置する繊維基材の厚みが、該繊維基材に隣接する繊維基材の厚みの、0.6~1.3倍の範囲であってもよく、0.7~1.3倍の範囲であってもよく、0.8~1.2倍の範囲であってもよく、0.9~1.1倍の範囲であってもよい。金属張積層板の両方の面側において最も外側に位置する繊維基材の厚みが、各々、隣接する繊維基材の厚みに対して、前記の範囲であることが好ましい。
<寸法変化量のバラつき範囲>
 本実施形態の製造方法によって製造される金属張積層板の上記「寸法変化量のバラつき範囲の測定方法」によって測定される上記縦方向の寸法変化量のバラつき範囲は60ppm以下であり、上記横方向の寸法変化量のバラつき範囲は60ppm以下である。
 金属張積層板の縦方向の寸法変化量のバラつき範囲及び横方向の寸法変化量のバラつき範囲が上記範囲であることによって、金属張積層板を用いるプリント配線板の生産性が向上する。
 上記縦方向の寸法変化量のバラつき範囲は、金属張積層板を用いるプリント配線板の生産性を向上させるという観点から、好ましくは60ppm以下、より好ましくは55ppm以下、さらに好ましくは50ppm以下、よりさらに好ましくは45ppm以下、特に好ましくは40ppm以下である。縦方向の寸法変化量のバラつき範囲の下限値は特に限定されず、0ppm以上であってもよく、製造容易性の観点から、5ppm以上であってもよく、10ppm以上であってもよく、20ppm以上であってもよく、30ppm以上であってもよい。
 上記の観点から、上記縦方向の寸法変化量のバラつき範囲は、0~60ppmであってもよく、5~55ppmであってもよく、10~50ppmであってもよく、20~45ppmであってもよく、30~40ppmであってもよい。
 上記横方向の寸法変化量のバラつき範囲は、金属張積層板を用いるプリント配線板の生産性を向上させるという観点から、好ましくは60ppm以下、より好ましくは55ppm以下、さらに好ましくは50ppm以下、よりさらに好ましくは45ppm以下、特に好ましくは40ppm以下である。縦方向の寸法変化量のバラつき範囲の下限値は特に限定されず、0ppm以上であってもよく、製造容易性の観点から、5ppm以上であってもよく、10ppm以上であってもよく、20ppm以上であってもよく、30ppm以上であってもよい。
 上記の観点から、上記横方向の寸法変化量のバラつき範囲は、0~60ppmであってもよく、5~55ppmであってもよく、10~50ppmであってもよく、20~45ppmであってもよく、30~40ppmであってもよい。
 また、上記測定方法によって測定される縦方向の寸法変化量のバラつき範囲と、上記横方向の寸法変化量のバラつき範囲と、の差の絶対値は、金属張積層板を用いるプリント配線板の生産性を向上させるという観点から、好ましくは20ppm以下、より好ましくは10ppm以下、さらに好ましくは7ppm以下、よりさらに好ましくは5ppm以下、特に好ましくは3ppm以下である。上記差の絶対値の下限値は特に限定されず、0ppm以上であってもよく、1ppm以上であってもよい。
 上記の観点から、上記測定方法によって測定される縦方向の寸法変化量のバラつき範囲と、上記横方向の寸法変化量のバラつき範囲と、の差の絶対値は、0~20ppmであってもよく、0~10ppmであってもよく、0~7ppmであってもよく、1~5ppmであってもよく、1~3ppmであってもよい。
 なお、寸法変化量のバラつき範囲のより詳細な測定条件は実施例に記載の条件とすることができる。
<厚み差の比率の絶対値R’>
 本実施形態の製造方法によって製造される金属張積層板は、金属箔を両面に有し、
 前記繊維基材の面上に設けられ、前記金属張積層板の一方の面の金属箔と接している、熱硬化性樹脂組成物の硬化物を含有する第一の樹脂硬化物層と、
 前記繊維基材の面上に設けられ、前記金属張積層板の他方の面の金属箔と接している、熱硬化性樹脂組成物の硬化物を含有する第二の樹脂硬化物層と、を有し、
 前記第一の樹脂硬化物層の厚みをd’1、前記第二の樹脂硬化物層の厚みをd’2、としたとき、
 下記式(1’)で表される厚み差の比率の絶対値R’が、5.0%以下であることが好ましい。
 R’=|(d’1-d’2)×100/(d’1+d’2)|   (1’)
 上記厚み差の比率の絶対値R’は、金属張積層板の厚み精度及び寸法変化量の均一性をより向上させるという観点から、より好ましくは4.5%以下、さらに好ましくは4.0%以下、特に好ましくは3.5%以下である。厚み差の比率の絶対値R’の下限値は特に限定されず、0%以上であってもよく、製造容易性の観点から、0.1%以上であってもよく、0.2%以上であってもよく、0.3%以上であってもよい。
 上記の観点から、上記厚み差の比率の絶対値R’は、0~5.0%であってもよく、0.1~4.5%であってもよく、0.2~4.0%であってもよく、0.3~3.5%であってもよい。
 なお、厚み差の比率の絶対値R’のより詳細な測定条件は実施例に記載の条件とすることができる。
 第一の樹脂硬化物層の厚みd’1及び第二の樹脂硬化物層の厚みd’2は、各々、製造容易性、金属張積層板の厚み精度及び寸法変化量の均一性をより向上させるという観点から、好ましくは1.0~40.0μm、より好ましくは1.5~30.0μm、さらに好ましくは2.0~25.0μm、特に好ましくは3.0~20.0μmである。
 また、第一の樹脂硬化物層の厚みd’1及び第二の樹脂硬化物層の厚みd’2は、回路埋め込み性の観点から、4.9~20.0μmであってもよく、5.0~15.0μmであってもよく、5.1~10.0μmであってもよい。
 なお、第一の樹脂硬化物層の厚みd’1及び第二の樹脂硬化物層の厚みd’2のうち、いずれか一方のみが上記範囲であってもよい。
 第一の樹脂硬化物層の厚みd’1及び第二の樹脂硬化物層の厚みd’2は実施例に記載の方法によって測定することができる。
[プリント配線板の製造方法]
 本実施形態のプリント配線板の製造方法は、本実施形態の金属張積層板の製造方法によって金属張積層板を製造し、該金属張積層板に配線パターンを形成するプリント配線板の製造方法である。配線パターンは、公知の方法によって形成することができる。また、必要に応じて、公知の方法によって、金属箔のエッチング、穴開け加工、金属めっき加工等を適宜施してもよい。
[半導体パッケージの製造方法]
 本実施形態の半導体パッケージの製造方法は、本実施形態のプリント配線板の製造方法によってプリント配線板を製造し、該プリント配線板に半導体素子を搭載する半導体パッケージの製造方法である。
 半導体素子を搭載する方法は、特に限定されず、従来公知の方法を適用することができる。具体的には、例えば、プリント配線板の電極と半導体チップのバンプとを位置合わせした後、仮固定して、リフロー工法、TCB(Thermal Compression Bonding)工法等を適用することで、プリント配線板に半導体チップを接合すればよい。
 その後、プリント配線板と半導体チップとの間隙は、液状封止材を用いて封止してもよい。また、半導体チップの表面の一部又は全面は、半導体封止材を用いて封止してもよい。液状封止材及び半導体封止材は、従来公知のものを使用することができる。
[金属張積層板]
 本実施形態の金属張積層板は、
 熱硬化性樹脂組成物の硬化物と、1層以上の繊維基材と、金属箔と、を有する金属張積層板であって、
 前記金属張積層板が、前記金属箔を両面に有し、
 前記繊維基材の厚みが40μm以上であり、
 前記繊維基材の面上に設けられ、前記金属張積層板の一方の面の金属箔と接している、熱硬化性樹脂組成物の硬化物を含有する第一の樹脂硬化物層と、
 前記繊維基材の面上に設けられ、前記金属張積層板の他方の面の金属箔と接している、熱硬化性樹脂組成物の硬化物を含有する第二の樹脂硬化物層と、を有し、
 前記第一の樹脂硬化物層の厚みをd’1、前記第二の樹脂硬化物層の厚みをd’2、としたとき、
 下記式(1’)で表される厚み差の比率の絶対値R’が、5.0%以下であり、

 下記方法に従って求められる、縦方向の寸法変化量のバラつき範囲が60ppm以下であり、横方向の寸法変化量のバラつき範囲が60ppm以下である、金属張積層板である。
(寸法変化量のバラつき範囲の測定方法)
 前記金属張積層板を、1枚当たりの大きさが縦320mm×横320mmとなるように、縦3列、横3列のマス目状に切断して得られた9枚の基板を評価用基板とする。
 各評価用基板の4角から縦に10mm及び横に10mmの部分に基準穴aを4つ形成し、更に、縦又は横に隣接する基準穴a間の中央位置に基準穴bを4つ形成し、合計8個の基準穴を形成する。
 前記8個の基準穴を形成した各評価用基板において、縦方向の穴間距離として、縦方向に隣接する基準穴a同士の穴間距離2箇所及び基準穴b同士の穴間距離1箇所、並びに、横方向の穴間距離として、横方向に隣接する基準穴a同士の穴間距離2箇所及び基準穴b同士の穴間距離1箇所を測定し、ぞれぞれの値を「基準寸法」とする。
 前記評価用基板を銅エッチング液に浸漬することによって、前記評価用基板の金属箔を取り除き、続いて、180℃で1時間加熱した後、25℃へ放冷する。その後、前記方法によって基準寸法を測定した各穴間距離を測定し、ぞれぞれの値を「加熱後寸法」とする。得られた基準寸法及び加熱後寸法から下記式(2)に基づいて、各穴間距離の寸法変化量を計算する。
 寸法変化量(ppm)=[(加熱後寸法-基準寸法)/基準寸法]×106   (2)
 前記9枚の評価用基板から得られる合計27箇所の縦方向の穴間距離の寸法変化量の最大値と最小値との差の絶対値を前記「縦方向の寸法変化量のバラつき範囲」、前記9枚の評価用基板から得られる合計27箇所の横方向の穴間距離の寸法変化量の最大値と最小値との差の絶対値を「前記横方向の寸法変化量のバラつき範囲」とする。
 なお、上記寸法変化量のバラつき範囲の測定方法において、金属張積層板の「縦」は任意の方向を設定することができ、金属張積層板の形状等によって限定されるものではない。また、金属張積層板の「横」とは、上記「縦」の方向に直交する方向である。
 金属張積層板の製造に2枚以上のプリプレグをガラスクロスの経糸の方向同士又は緯糸の方向同士を揃えて積層している場合、例えば、「縦」を経糸方向、「横」を緯糸方向としてもよい。
 本実施形態の金属張積層板は、寸法変化量の均一性に優れる。そのため、本実施形態の金属張積層板をプリント配線板、半導体パッケージ等の製造に使用することで、優れた生産が得られる。
 本実施形態の金属張積層板は、上記[金属張積層板の製造方法]の項に記載した製造方法によって製造することが好ましい。そのため、本実施形態の金属張積層板の好ましい態様は、本実施形態の金属張積層板の製造方法によって製造される金属張積層板の好ましい態様と同じである。例えば、寸法変化量のバラつき範囲の好適範囲、厚み差の比率の絶対値R’の好適範囲は、本実施形態の「金属張積層板の製造方法」の欄で説明した通りであり、その他、本実施形態の「金属張積層板の製造方法」の欄の全ての記載を援用することができる。
[プリント配線板]
 本実施形態のプリント配線板は、本実施形態の金属張積層板を有するプリント配線板である。本実施形態のプリント配線板は、上記[プリント配線板の製造方法]で説明した方法において、金属張積層板として本実施形態の金属張積層板を用いて製造することができる。
[半導体パッケージ]
 本実施形態の半導体パッケージは、本実施形態のプリント配線板と、半導体素子とを有する、半導体パッケージである。本実施形態の半導体パッケージは、上記[半導体パッケージの製造方法]で説明した方法において、プリント配線板として本実施形態のプリント配線板を用いて製造することができる。
 次に、下記の実施例により本実施形態をさらに詳しく説明するが、これらの実施例は本実施形態を制限するものではない。
[プリプレグの第一の樹脂層の厚みd1、第二の樹脂層の厚みd2、厚み差の比率の絶対値Rの測定方法]
(1)試験片の作製
 実施例及び比較例で作製したプリプレグを、空気雰囲気下、170℃で1時間、続いて200℃で1時間加熱処理した。加熱処理後のプリプレグをエポキシ樹脂で注型し、研磨機(リファインテック株式会社製、商品名「リファインポリッシャー」)を用いて研磨して、断面を削り出したものを試験片とした。
(2)第一の樹脂層の厚みd1及び第二の樹脂層の厚みd2の測定
 上記(1)で得られた試験片の断面を、金属顕微鏡を用いて、20~200倍の任意の倍率で観察し、断面画像を得た。得られた断面画像において、厚み40μm以上の繊維基材、第一の樹脂層及び第二の樹脂層を特定し、当該視野における第一の樹脂層の最小厚さ及び第二の樹脂層の最小厚さを各々測定した。当該最小厚さの測定を、領域が重複しない任意の5視野において行い、上記第一の樹脂層における5視野の最小厚さを全て平均した値を第一の樹脂層の厚みd1、上記第二の樹脂層における5視野の最小厚さを全て平均した値を第二の樹脂層の厚みd2とした。
 上記で得られた第一の樹脂層の厚みd1、及び第二の樹脂層の厚みd2から、下記式(1)に基づいて、厚み差の比率の絶対値Rを算出した。

[金属張積層板の第一の樹脂硬化物層の厚みd’1、第二の樹脂硬化物層の厚みd’2、厚み差の比率の絶対値R’の測定方法]
(1)試験片の作製
 実施例及び比較例で作製した金属張積層板を研磨機(リファインテック株式会社製、商品名「リファインポリッシャー」)を用いて研磨して、断面を削り出したものを試験片とした。
(2)第一の樹脂硬化物層の厚みd’1及び第二の樹脂硬化物層の厚みd’2の測定
 上記(1)で得られた試験片の断面を、金属顕微鏡を用いて、20~200倍の任意の倍率で観察し、断面画像を得た。
 得られた断面画像において、繊維基材の面上に設けられ、金属張積層板の一方の表面の金属箔(銅箔)と接している第一の樹脂硬化物層、及び、繊維基材の面上に設けられ、金属張積層板の他方の表面の金属箔(銅箔)と接している第二の樹脂硬化物層を特定し、第一の樹脂硬化物層の最小厚さ及び第二の樹脂硬化物層の最小厚さを各々測定した。当該最小厚さの測定を、領域が重複しない任意の5視野において行い、上記第一の樹脂硬化物層における5視野の最小厚さを全て平均した値を第一の樹脂硬化物層の厚みd’1、上記第二の樹脂硬化物層における5視野の最小厚さを全て平均した値を第二の樹脂硬化物層の厚みd’2とした。
 上記で得られた第一の樹脂硬化物層の厚みd’1、及び第二の樹脂硬化物層の厚みd’2から、下記式(1’)に基づいて、厚み差の比率の絶対値R’を算出した。

[表面うねり(Wa)の測定方法]
 実施例及び比較例で作製したプリプレグを測定対象として、形状解析レーザ顕微鏡(株式会社キーエンス製、商品名「VK-X100」)を用いて、観察アプリケーションによって形状測定を自動測定で行い、ISO 4287(1997年)に準拠したうねり曲線を得た。得られたうねり曲線について、解析アプリケーションを用いて表面粗さ解析を行い、表面うねり(Wa)を算出した。
 ここで、うねり曲線とは、断面曲線に位相補償形高域フィルターλc(λc=80μm)を適用し、該断面曲線から80μm未満の波長を除去した曲線である。解析範囲は1,000μm×1,000μmとした。
 なお、表面うねり(Wa)は、プリプレグの両面について測定し、値が大きい方を表1に記載した。
[含浸領域の存在比率の測定方法]
 含浸領域の存在比率は、下記方法によって測定した。
(1)表面観察画像の取得
 光学顕微鏡(オリンパス株式会社製、商品名「MX61L-F」)を用いて、下記の条件にてプリプレグの表面を観察することによって、表面観察画像を得た。
<観察条件>
・倍率:50倍
・観察モード:暗視野
・感度:ISO400
・表面撮影時の露出時間:60~100ms
・観察環境の明るさ:35Wの蛍光灯が2本、観察ステージから2m上部に設置されている。
 なお、露出時間は、含浸領域及び未含浸領域を充分に反映できる適度な明るさになるように60~100msの間で調整した。
(2)画像処理
 上記で得られた表面観察画像を画像編集ソフトによって含浸領域が黒、未含浸領域が白になるように二値化し、BMP(Microsoft Windows Bitmap Image)形式で保存した。次に、BMP形式で保存した二値化後の表面観察画像の1ピクセル毎の画素値データを、画像変換ソフトを用いてCSV(comma-separated values)形式で保存した。
 なお、画像編集ソフトとしては、「Microsoft Paint」(Microsoft Corporation製)を使用した。また、画像変換ソフトとしては、フリーソフトである「bmp2csv」を使用した。
(3)含浸領域の存在比率の算出
 CSV形式で保存した画素値データをMicrosoft Excel(Microsoft Corporation製)に貼り付け、含浸領域に相当する黒色部(画素値=0)と、未含浸領域に相当する白色部(画素値=1)の数をカウントした。それらの数から、黒色部と白色部の合計に対する黒色部の比率を求め、これを含浸領域の存在比率とした。
[金属張積層板の板厚ばらつきの測定方法]
 金属張積層板の板厚ばらつきの測定方法を説明するための平面視図を図4に示す。
 図4に示すように、金属張積層板30の面内における500mm×500mmの領域を、縦方向及び横方向へそれぞれ50mm間隔でマス目状に区画し、平面視の形状が縦50mm×横50mmの正方形である21個の測定単位エリア7(図4中の斜線部)を設定した。
 次に、図4の拡大図に示すように、測定単位エリア7の縦の辺及び横の辺から当該測定単位エリア7の内側に各々10mm離間した4点(図4中の点8)において厚みを測定し、該4点の厚みの最大値と最小値との差を測定単位エリア7内の厚み差V1とし、該4点の厚みの平均値をT1とした。
 同じ方法によって、21個の測定単位エリア7についても各々V1及びT1を求めた。得られたV1の平均値Vave及びT1の平均値Taveを算出し、下記式より値を求めた。
   Vave×100/Tave
 上記式より求められる値(単位:%)を「金属張積層板の板厚ばらつき」として表1に記載した。
[金属張積層板の寸法変化量のバラつき範囲の測定]
 各例で得られた金属張積層板を、図5に示す様に、1枚当たりの大きさが縦320mm×横320mmとなるように、縦3列、横3列のマス目状に切断して得られた9枚の基板を評価用基板とした。なお、上記の切断する際の縦及び横は、金属張積層板中のガラスクロスの経糸方向を縦、緯糸方向を横とした。
 各評価用基板の4角から、図5の拡大図に示す様に、縦に10mm及び横に10mmの部分に基準穴aを4つ(図5中のa1~a4)形成し、更に、縦又は横に隣接する基準穴a間の中央位置に基準穴bを4つ(図5中のb1~b4)形成し、合計で8個の基準穴を形成した。
 前記基準穴を形成した各評価用基板において、縦方向の穴間距離として、縦方向に隣接する基準穴a同士の穴間距離2箇所(図5のa1-a4間、a2-a3間)及び基準穴b同士の穴間距離1箇所(図5のb1-b3間)、並びに、横方向の穴間距離として、横方向に隣接する基準穴a同士の穴間距離2箇所(図5のa1-a2間、a4-a3間)及び基準穴b同士の穴間距離1箇所(図5のb4-b2間)を測定し、ぞれぞれの値を「基準寸法」とした。
 次いで、評価用基板を銅エッチング液(薬液の種類:過硫酸アンモニウム、温度:40℃処理時間:5分間)に浸漬することによって、評価用基板の金属箔を取り除いた。続いて、180℃で1時間加熱した後、25℃へ放冷した。その後、上記と同様の方法によって基準寸法を測定した各穴間距離を測定し、ぞれぞれの値を「加熱後寸法」とした。
 得られた基準寸法及び加熱後寸法から下記式(2)に基づいて、各穴間距離の寸法変化量を計算した。

 前記9枚の評価用基板から得られた合計27箇所の縦方向の穴間距離の寸法変化量の最大値と最小値との差の絶対値を「縦方向の寸法変化量のバラつき範囲」、前記9枚の評価用基板から得られた合計27箇所の横方向の穴間距離の寸法変化量の最大値と最小値との差の絶対値を「横方向の寸法変化量のバラつき範囲」とした。
[変性マレイミド樹脂の合成]
合成例1
 温度計、撹拌装置及び還流冷却管付き水分定量器を備えた加熱及び冷却可能な容積2Lの反応容器に、ビス(4-マレイミドフェニル)メタン595.8gと、4,4’-ジアミノジフェニルメタン54.2gと、プロピレングリコールモノメチルエーテル350.0gとを投入した後、還流させながら5時間反応させることによって、変性マレイミド樹脂の溶液を得た。
[樹脂ワニスの製造]
製造例1
(樹脂ワニスA)
 フェノールノボラック型エポキシ樹脂「EPICLON(登録商標)N-770」(DIC株式会社製、エポキシ当量:188g/eq)60質量部、ビフェニルアラルキル型フェノール樹脂(明和化成株式会社製、商品名「MEH-7700」)40質量部、水酸化アルミニウム17.5質量部、溶融シリカ86質量部、2-メチルイミダゾール0.5質量部、希釈溶媒としてメチルイソブチルケトンとシクロヘキサノンを加えて混合し、固形分濃度65質量%の樹脂ワニスA(表1中、「A」と示す。)を作製した。
製造例2
(樹脂ワニスB)
 合成例1で得た変性マレイミド樹脂の溶液107質量部、4官能ナフタレン型エポキシ樹脂「EXA-4710」(DIC株式会社製)30質量部、水酸化アルミニウム17.5質量部、溶融シリカ130質量部、2,4-ジアミノ-6-[2’-ウンデシルイミダゾリル-(1)’]-エチル-S-トリアジン0.5質量部、希釈溶媒としてメチルイソブチルケトンとシクロヘキサノンを加えて混合し、固形分濃度65質量%の樹脂ワニスB(表1中、「B」と示す。)を作製した。
[金属張積層板の製造]
実施例1~8、比較例1~2
(1)樹脂フィルムの作製
 表1に示す樹脂ワニスをPETフィルム上に、コンマコーターを使用して塗布した。その後、130℃で2分間加熱乾燥することによってPETフィルム付き樹脂フィルムを作製した。樹脂フィルムの厚さは、製造されるプリプレグにおける第1の樹脂層の厚さd1及び第1の樹脂層の厚さd2が表1に記載の通りになるように調整した。
(2)プリプレグの作製
 次に、表1に記載の繊維基材(ガラスクロス)の両面に、上記PETフィルム付き樹脂フィルムの樹脂フィルム面がガラスクロスと当接するように配置して、真空ラミネート装置を用いてラミネートした。なお、真空ラミネートの条件は、熱盤温度130℃、圧着圧力0.5MPa、加熱加圧時間30秒、真空度100kPa以下、真空時間30秒とした。
(3)金属張積層板の作製
 得られたプリプレグを表1に記載の枚数重ね、その上下に銅箔(古河電気工業株式会社製、商品名「GTS-12」、厚み12μm)を配置した。なお、プリプレグは、ガラスクロスの経糸同士及び緯糸同士の方向を揃えて重ねた。次いで、下記条件にてプレスを行い、平面視の形状が縦1m×横1mの金属張積層板を作製した。
-プレス条件-
 加熱条件:昇温速度3℃/分で25℃から185℃へ昇温し、185℃で90分間保持した後、30分間冷却した。
 圧力条件:昇温開始から冷却終了まで4MPaとした。
 なお、表1に記載の繊維基材の詳細は以下の通りである。
「2116」:ガラスクロス「IPC#2116」(日東紡績株式会社製、坪量:104g/m2、厚み:91μm、表面うねり(Wa):21.9μm)
「1078」:ガラスクロス「IPC#1078」(日東紡績株式会社製、坪量:47g/m2、厚み:44μm、表面うねり(Wa):7.3μm)
 表1から、本実施形態の実施例1~8で製造した金属張積層板は、寸法変化量の均一性に優れていることが分かる。

Claims (10)

  1.  プリプレグと、金属箔と、を加熱及び加圧することによって積層する金属張積層板の製造方法であり、
     前記プリプレグが、
     熱硬化性樹脂組成物及び厚み40μm以上の繊維基材を含有し、
     前記繊維基材の一方の面上に設けられた、熱硬化性樹脂組成物を含有する第一の樹脂層と、
     前記繊維基材の他方の面上に設けられた、熱硬化性樹脂組成物を含有する第二の樹脂層と、を有し、
     前記第一の樹脂層の厚みをd1、前記第二の樹脂層の厚みをd2、としたとき、
     下記式(1)で表される厚み差の比率の絶対値Rが、8.0%以下であり、
     R=|(d1-d2)×100/(d1+d2)|   (1)
     下記方法に従って求められる、縦方向の寸法変化量のバラつき範囲が60ppm以下であり、横方向の寸法変化量のバラつき範囲が60ppm以下である、金属張積層板の製造方法。
    (寸法変化量のバラつき範囲の測定方法)
     前記金属張積層板を、1枚当たりの大きさが縦320mm×横320mmとなるように、縦3列、横3列のマス目状に切断して得られた9枚の基板を評価用基板とする。
     各評価用基板の4角から縦に10mm及び横に10mmの部分に基準穴aを4つ形成し、更に、縦又は横に隣接する基準穴a間の中央位置に基準穴bを4つ形成し、合計8個の基準穴を形成する。
     前記8個の基準穴を形成した各評価用基板において、縦方向の穴間距離として、縦方向に隣接する基準穴a同士の穴間距離2箇所及び基準穴b同士の穴間距離1箇所、並びに、横方向の穴間距離として、横方向に隣接する基準穴a同士の穴間距離2箇所及び基準穴b同士の穴間距離1箇所を測定し、ぞれぞれの値を「基準寸法」とする。
     前記評価用基板を銅エッチング液に浸漬することによって、前記評価用基板の金属箔を取り除き、続いて、180℃で1時間加熱した後、25℃へ放冷する。その後、前記方法によって基準寸法を測定した各穴間距離を測定し、ぞれぞれの値を「加熱後寸法」とする。得られた基準寸法及び加熱後寸法から下記式(2)に基づいて、各穴間距離の寸法変化量を計算する。

     前記9枚の評価用基板から得られる合計27箇所の縦方向の穴間距離の寸法変化量の最大値と最小値との差の絶対値を前記「縦方向の寸法変化量のバラつき範囲」、前記9枚の評価用基板から得られる合計27箇所の横方向の穴間距離の寸法変化量の最大値と最小値との差の絶対値を「前記横方向の寸法変化量のバラつき範囲」とする。
  2.  前記プリプレグが、前記繊維基材中に前記熱硬化性樹脂組成物の含浸領域と未含浸領域とを有する、請求項1に記載の金属張積層板の製造方法。
  3.  前記第一の樹脂層の厚みd1及び前記第二の樹脂層の厚みd2が、各々、2~60μmである、請求項1又は2に記載の金属張積層板の製造方法。
  4.  前記繊維基材の厚みが、40~120μmである、請求項1又は2に記載の金属張積層板の製造方法。
  5.  前記繊維基材が、ガラスクロスである、請求項1又は2に記載の金属張積層板の製造方法。
  6.  請求項1又は2に記載の金属張積層板の製造方法によって、金属張積層板を製造し、該金属張積層板に配線パターンを形成する、プリント配線板の製造方法。
  7.  請求項6に記載のプリント配線板の製造方法によってプリント配線板を製造し、該プリント配線板に半導体素子を搭載する、半導体パッケージの製造方法。
  8.  熱硬化性樹脂組成物の硬化物と、1層以上の繊維基材と、金属箔と、を有する金属張積層板であって、
     前記金属張積層板が、前記金属箔を両面に有し、
     前記繊維基材の厚みが40μm以上であり、
     前記繊維基材の面上に設けられ、前記金属張積層板の一方の面の金属箔と接している、熱硬化性樹脂組成物の硬化物を含有する第一の樹脂硬化物層と、
     前記繊維基材の面上に設けられ、前記金属張積層板の他方の面の金属箔と接している、熱硬化性樹脂組成物の硬化物を含有する第二の樹脂硬化物層と、を有し、
     前記第一の樹脂硬化物層の厚みをd’1、前記第二の樹脂硬化物層の厚みをd’2、としたとき、
     下記式(1’)で表される厚み差の比率の絶対値R’が、5.0%以下であり、
     R’=|(d’1-d’2)×100/(d’1+d’2)|   (1’)
     下記方法に従って求められる、縦方向の寸法変化量のバラつき範囲が60ppm以下であり、横方向の寸法変化量のバラつき範囲が60ppm以下である、金属張積層板。
    (寸法変化量のバラつき範囲の測定方法)
     前記金属張積層板を、1枚当たりの大きさが縦320mm×横320mmとなるように、縦3列、横3列のマス目状に切断して得られた9枚の基板を評価用基板とする。
     各評価用基板の4角から縦に10mm及び横に10mmの部分に基準穴aを4つ形成し、更に、縦又は横に隣接する基準穴a間の中央位置に基準穴bを4つ形成し、合計8個の基準穴を形成する。
     前記8個の基準穴を形成した各評価用基板において、縦方向の穴間距離として、縦方向に隣接する基準穴a同士の穴間距離2箇所及び基準穴b同士の穴間距離1箇所、並びに、横方向の穴間距離として、横方向に隣接する基準穴a同士の穴間距離2箇所及び基準穴b同士の穴間距離1箇所を測定し、ぞれぞれの値を「基準寸法」とする。
