Abstract

本開示は、感光体の感度特性に対する高い一致度を有する光による露光を実現する技術を提供する。電子写真装置(1)の露光ヘッド(12)は第一方向(X)に並ぶ複数の発光素子を有し、各発光素子はインコヒーレント光を出射する半導体の粒子を含む発光層を有する。発光層の発光ピーク波長は感光体(10)の感度スペクトル内にあり、かつ当該発光ピーク波長の半値全幅は当該感度スペクトルの半値全幅に対して25%以上である。

Description

露光ヘッド及び電子写真装置
 本開示は、露光ヘッド及び電子写真装置に関する。
 電子写真プロセスを利用した複写機、プリンタ等を総称して電子写真装置と呼ぶ。電子写真装置には、フルカラー画像の形成及び高速印刷の目的で、インライン方式あるいはタンデム方式と呼ばれる電子写真感光体を複数備えた構成が採用されている。インライン方式(タンデム方式)とは、電子写真装置の構成であって、露光による静電潜像の形成からトナー像の転写までのプロセスを実現する構成をトナー色ごとに有している構成である。従来の電子写真装置の露光装置には、レーザ光源とポリゴンミラーとからなるレーザ走査光源装置が使用されている。しかし、レーザ走査光源装置を有するインライン方式の電子写真装置は、小型化及び静音性の観点から検討の余地が残されている。
 レーザ走査光源装置に代わる小型化及び静音性を実現可能なインライン方式の電子写真装置の露光装置として、電子写真感光体ごとに配置される露光ヘッドが知られている。露光ヘッドとは、電子写真感光体の回転軸方向に沿って電子写真感光体の外周側に配置される基板上に、複数の小型光源(例えば、有機発光ダイオード(OLED)又は無機の発光ダイオード(LED)からなる発光素子)を当該回転軸方向に沿って配列させた電子写真感光体を感光させるための光源装置である(例えば、特許文献1又は2参照)。
 また、電子写真装置の露光ヘッドには、電子写真感光体の外周面に沿って配置される湾曲した基板上に複数(n個、n≧2)のOLEDと複数のボールレンズとを周方向に沿って配置し、それぞれのOLEDからの出射光が電子写真感光体の周方向おける一点に向けて全て収束されるように構成されている露光ヘッドが知られている(例えば、特許文献3参照)。

 特許文献1に記載の有機エレクトロ・ルミネセンス(OEL)発光素子(=OLED)を用いた露光ヘッド及び特許文献2に記載のLEDを用いた露光ヘッドは、従来のレーザ光源を用いたレーザ走査光源装置と同等の微小なスポットサイズ及び大きな放射照度を実現することが困難である。そのため、印刷画像の高精細化が難しい、という問題を有する。さらに特許文献1に記載のOLEDを用いた露光ヘッドは、光源の寿命が短い、という問題を有する。
 特許文献3に記載の露光ヘッドでは、周方向に配置されている複数の光源(OLED)からの光を周方向における1スポットに集光させることにより十分な放射照度の実現を図っている。しかしながら、高速かつ高精細な画像印刷が求められる電子写真装置において、複数のOLEDの光を周方向の1スポットに集光し、かつこのような光学系を回転軸方向に配列させるように露光ヘッドにおける位置合わせを実現することは困難である。また、このような露光ヘッドでは、電子写真感光体の回転軸に対して露光ヘッドの高い平行度が求められることから、非常に高い工作精度が要求される。さらに、後述するようにOLED又はLEDから出射されるインコヒーレント光の場合、コヒーレント光であるレーザ光と異なり照射面積の大きさが素子サイズ以上に実質的に制限されるため、スポットサイズを小さく絞ることが難しい。
 また、電子写真装置における従来の露光ヘッドの発光素子は、いずれも発光層の材料起因の波長で発光する。したがって、従来の露光ヘッドの発光素子の発光波長を制御するためには発光層の材料を変更可能な種類の中から選択せざるを得ず、発光素子の発光波長を任意かつ自在に制御することが困難である。そのため、電子写真感光体の感度特性と一致するような波長域での露光を実現する観点から改善の余地が残されている。
 また、電子写真装置における高速印刷を実現するためには、露光用の光源の変調速度が当該印刷速度に対応して十分に高いことが求められる。露光用の光源にOLEDを採用する場合では、従来のレーザ光源と同等の変調速度を得ることが困難である。このように、従来技術は、電子写真装置における印刷の高速化を可能にする露光用の光源の高速変調を実現する観点から検討の余地が残されている。
 また、電子写真装置における高精細な印刷を実現するためには、露光ヘッドに配列させる発光素子の物理的な大きさをできるだけ小さくし、かつ、当該発光素子を狭いピッチで配列させる必要がある。この点、従来のレーザ走査による電子写真装置では原理的に問題にならないが、従来の露光ヘッドを用いた電子写真装置では、多数の発光素子を基板上に高密度で、かつ各発光素子を駆動ドライバに接続された状態で配置する観点から改善の余地が残されている。
 本開示の一態様は、電子写真装置において電子写真感光体の感度特性に対する高い一致度を有する光による露光を実現する技術を提供することを第一の課題とする。
 また、本開示の一態様は、電子写真装置における印刷の高速化を可能にする露光用の光源の高速変調を実現する技術を提供することを第二の課題とする。
 また、本開示の一態様は、電子写真装置の露光ヘッドにおいて、多数の発光素子を基板上に高密度で、かつ各発光素子を駆動ドライバに接続された状態で一体に製造する技術を提供することを第三の課題とする。
 前述の少なくとも第一の課題を解決するために、本開示の一態様に係る露光ヘッドは、電子写真感光体の表面に対向して配置される露光ヘッドであって、第一方向に並んで配置されているとともに、前記電子写真感光体の表面に形成されるべき静電潜像に対応する光を前記第一方向に交差する第二方向へ出射する複数の発光素子を有し、複数の前記発光素子のそれぞれは、前記第二方向において、第一電極、インコヒーレント光を出射する半導体の粒子を含む発光層、及び第二電極がこの順で重なって構成されており、前記発光層は、前記電子写真感光体の感度スペクトルの範囲内に発光のピーク波長を有し、かつ前記電子写真感光体の感度スペクトルの半値全幅に対する前記発光層の発光のピーク波長の半値全幅の割合が25%以上である。
 また、前述の少なくとも第一の課題を解決するために、本開示の一態様に係る電子写真装置は、電子写真感光体と、前記電子写真感光体を帯電させる帯電装置と、帯電した前記電子写真感光体に光を照射して静電潜像を形成する上記の露光ヘッドと、前記電子写真感光体の表面に形成された前記静電潜像をトナーで現像する現像装置と、前記電子写真感光体の表面に形成されたトナー像を記録媒体に転写する転写装置と、前記記録媒体上に転写された前記トナー像を前記記録媒体に定着する定着装置と、を有する。
 本開示の一態様によれば、電子写真装置において電子写真感光体の感度特性に対する高い一致度を有する光による露光を実現する技術を提供することができる。

 〔実施形態1〕
 [電子写真装置]
 図1は、本開示の実施形態1に係る電子写真装置の構成を模式的に示す図である。なお、電子写真装置の図において、特定のトナーに対応する構成であることを示すために、符号の後にトナーの色(シアン(C)、マゼンタ(M)、イエロー(Y)、及びブラック(K))を表示することがある。
 図1に示されるように、電子写真装置1は、電子写真感光体10、帯電装置11、露光ヘッド12、現像装置13、転写装置14、搬送装置15、及び定着装置16を有している。電子写真装置1は、シアン(C)、マゼンタ(M)、イエロー(Y)、及びブラック(K)の各色のトナー像を形成可能なフルカラー画像用の電子写真装置である。また、電子写真装置1は、電子写真感光体10、帯電装置11、露光ヘッド12、現像装置13、及び転写装置14を4セット有しているインライン方式の電子写真装置である。各セットは、記録媒体17の搬送方向に沿って配列されており、各色のトナー像を形成するように構成されている。
 電子写真感光体10は、ドラム状であり、外周壁面に光電感光層が形成されている。光電感光層は、例えば有機感光体(OPC)材料からなる。電子写真感光体10の光電感光層の材料には、電子写真感光体の公知の種々の感光体材料が採用され得る。電子写真感光体の感度については後により詳しく説明する。
 帯電装置11は、露光前の電子写真感光体10を帯電させ、光電感光層の電位を調整する。帯電装置11は、例えばコロナ放電によって電子写真感光体10を帯電させるコロナ放電帯電装置であるが、帯電ローラ等の他の帯電装置であってもよい。
 露光ヘッド12は、電子写真感光体10の表面に対向して配置されている。露光ヘッド12については後により詳しく説明する。
 現像装置13は、例えば各色のトナーを収容するトナー容器と、トナー容器の開口部に回転自在に配置される現像ローラとを有する。現像ローラに担持されたトナーは、電子写真感光体10の静電潜像に応じて現像ローラから電子写真感光体10の表面に移り、静電潜像に応じたトナー像を電子写真感光体10の表面に形成する。
 転写装置14は、電子写真感光体10の表面のトナー像を記録媒体17に移すように電界を形成する。転写装置14は、例えばコロナ放電帯電装置である。
 搬送装置15は、転写ニップ部(転写装置14が電子写真感光体10に対向する部分)で四つの電子写真感光体10のそれぞれと挟持しながら記録媒体17を定着装置16に向けて搬送する。搬送装置15は、無端状の搬送ベルト151と、搬送ベルト151を張設するとともに定着装置16に向かう方向に回転駆動させる搬送ローラ152、153とを有する。転写装置14は、搬送ベルト151が形成する無端軌道の内側に配置されており、搬送ベルト151を介して電子写真感光体10に電圧を印加する。
 定着装置16は、例えば加熱ローラ161と加圧ローラ162とによって構成される。加熱ローラ161と加圧ローラ162とは互いに対向する部分(定着ニップ部)に導入された、未定着のトナー像を担持する記録媒体を加熱加圧し、トナー像のトナーを融かして記録媒体17に定着させる。このようにして、電子写真装置1は、記録媒体17に定着されたフルカラー画像を形成する。
 記録媒体17は、電子写真感光体10のトナー像を担持し、定着装置16によって定着トナー像として担持可能な媒体であり、普通紙等のシート状の部材である。記録媒体17は、四つの電子写真感光体10における転写ニップ部に搬送装置15によって順次搬送される。記録媒体17は、それぞれの電子写真感光体10が有する特定の色のトナー像を重ねて担持する。
 なお、電子写真感光体10、帯電装置11、露光ヘッド12、現像装置13、及び転写装置14の各セットは、本実施形態の効果が得られる範囲において、上記以外の他の構成をさらに有していてもよい。このような他の構成の例には、転写後の電子写真感光体10上の残留トナーを除去するためのクリーニング装置、及び、転写後の電子写真感光体10の静電履歴を解消するための除電装置、が含まれる。また、各セットのうちの一部又は全部(例えば電子写真感光体10、露光ヘッド12、及び現像装置13、並びに必要に応じてクリーニング装置、等)は、保持部材によって特定の位置関係で一体的に保持されているプロセスカートリッジを構成していてもよい。
 [露光ヘッド]
 図2には、本実施形態の露光ヘッド12の構成を模式的に示す。露光ヘッド12は、基板121、光源122、及び等倍レンズ123がこの順で重なるように配置されている。また、図3には、本実施形態の露光ヘッド12における光源122の配置の一例を模式的に示す。この例では、基板121上に複数の光源122が一列に配置されている。
 なお、図中、矢印Xは第一方向を示しており、矢印Yは第二方向を示している。矢印Xは、図1の紙面から奥に向けて延在する矢印であり、矢印Xで表される第一方向は、露光ヘッド12の基板121の長手方向であり、電子写真装置1においては電子写真感光体10の回転軸に沿う方向である。矢印Yは、基板121の一方の主面から、当該主面に対して垂直方向に延在する矢印であり、矢印Yで表される第二方向は、露光ヘッド12の各光源122からの光の出射方向であって、各光源122の光軸に沿う方向である。第二方向は、電子写真装置1においては、露光ヘッド12の光源122が電子写真感光体10に対向する方向である。
 基板121は、電子写真感光体10の回転軸方向に沿って延在する基板である。基板121を平面視したときの形状は細長の矩形である。基板121は、その平面視したときの形状の中心軸が電子写真感光体10の回転軸方向に沿うように、電子写真感光体10の外周面から特定の距離だけ離れた位置に配置されている。
 それぞれの光源122は、発光素子を一つずつ含む。個々の発光素子は、電子写真感光体10の感度スペクトルに合致する波長の光、例えば可視光から近赤外(波長380~2500nm)のうちの任意の波長の光、あるいは赤色から近赤外の一部(波長620~1500nm)のうちの任意の波長の光、を発光する発光層を含む。光源122とそれに含まれる発光素子の平面視したときの形状は同じであってよく、例えば円形であり、例えば直径10μmの真円形である。光源122のより詳しい構成については後述する。
 露光ヘッド12では、複数の光源122が、基板121の一方の主面において第一方向Xに一列で並んで配置されている。このように、露光ヘッド12は、電子写真感光体10の表面に形成されるべき静電潜像に対応する光を第二方向Yへ出射する複数の光源122を有している。露光ヘッド12における光源122(発光素子40)の配置についても、後に詳しく説明する。
 等倍レンズ123は、光源122からの光を電子写真感光体10の表面において、等倍の大きさに集光する。すなわち、直径10μmの真円形の発光素子からの光を電子写真感光体10の表面に直径10μmの真円形の領域に集光する。
 電子写真感光体10上における等倍レンズ123を介した光源122の発光素子の1素子当たりの最小放射照度は、例えば0.10μW/dotである。なお、等倍レンズ123を介した発光素子の1素子当たりの放射照度は、電子写真感光体10上の照射位置と略同じ距離に設置した光パワーメーターを用いて測定される。
 露光ヘッド12における基板121上に形成された複数の光源122(発光素子40)の断面構造を図4に模式的に示す。図4に示されるように、露光ヘッド12は、基板121、駆動用トランジスタ層(以下、「駆動用TFT層」とも言う)20、及び発光素子層30が第二方向に沿ってこの順に重なっている構造を含んでいる。なお、基板121及び駆動用TFT層20が図4に示される順に重なってなる構造は「アクティブマトリクス基板」とも言われる。
 基板121は、例えば、ガラス、金属、あるいは硬質樹脂等からなるリジッドな基板であってもよく、ポリイミド等の樹脂材料を主成分とするフレキシブル基板であってもよい。ただし、電子写真感光体10上に形成される露光パターンの大きさを厳密に制御する観点から、電子写真感光体10と光源122との距離が一定であることが好ましい。このような観点から、基板121はリジッドであることが好ましい場合がある。
 駆動用TFT層20は、バッファ層21、半導体層221、222、223、ゲート第一絶縁膜23、ゲート電極24、ゲート第二絶縁膜25、ソース電極261、ドレイン電極262、平坦化層27、及びコンタクト孔28を有している。
 バッファ層21は、第二方向において基板121に重なっている。バッファ層21は、水又は酸素等の異物が第二方向に沿って駆動用TFT層20及び発光素子層30に侵入することを防ぐ層である。バッファ層21は、例えば、酸化シリコン膜、窒化シリコン膜、酸窒化シリコン膜、又はこれらの積層膜で構成することができ、CVD法により作製し得る。
 半導体層221、222、223は、第二方向においてバッファ層21に重なっている。当該半導体層221、222、223は、第一方向に沿って断続的に配置される複数のトランジスタを形成している。トランジスタは、例えばトップゲート構造であり、半導体膜の集合、すなわちチャンネル領域(半導体層221)とその両側に位置するソース領域(半導体層222)及びドレイン領域(半導体層223)と、によって構成されている。
 上記半導体膜は、例えば、低温ポリシリコン(LTPS)で構成され、ソース領域(半導体層222)及びドレイン領域(半導体層223)は、例えばP(リン)等の不純物がドープされた半導体膜である。
 なお、上記の半導体膜は、酸化物半導体(例えば、In-Ga-Zn-O系の半導体)であってもよい。また、上記のトランジスタは、ボトムゲート構造であってもよい。
 ゲート第一絶縁膜23は、第二方向において半導体層及びバッファ層21上に重なっている。ゲート電極24は、第二方向において、半導体層221(チャンネル領域)と重なる位置でゲート第一絶縁膜23上に重なっている。ゲート第二絶縁膜25は、第二方向においてゲート第一絶縁膜23及びゲート電極24上に重なっている。
 ゲート第一絶縁膜23及びゲート第二絶縁膜25は、いずれも無機材料で構成された絶縁性の膜であり、バッファ層21と同様である。ゲート第一絶縁膜23及びゲート第二絶縁膜25の組成は同じであってもよいし異なっていてもよい。ゲート電極24は、金属の単層膜又は積層膜によって構成され得る。当該金属の例には、アルミニウム、タングステン、モリブデン、タンタル、クロム、チタン、及び銅が含まれる。
 ソース電極261は、第二方向に沿ってゲート第二絶縁膜25上の位置からゲート第一絶縁膜23を貫通して半導体層222(ソース領域)に接続する位置まで延在している。ドレイン電極262は、第二方向に沿ってゲート第二絶縁膜25上の位置からゲート第一絶縁膜23を貫通して半導体層223(ドレイン領域)に接続する位置まで延在している。ソース電極261及びドレイン電極262は、ゲート電極24と同様に、金属の単層膜又は積層膜によって構成され得る。
 平坦化層27は、第二方向においてゲート第二絶縁膜25、ソース電極261及びドレイン電極262上に重なっている。平坦化層27は、例えば、ポリイミド又はアクリル等の塗布可能な有機材料によって構成され得る。
 コンタクト孔28は、第二方向に沿って平坦化層27を貫通して、平坦化層27の表面からドレイン電極262に到達する孔である。コンタクト孔28には、後述する第一電極31の材料が充填されており、第一電極31とドレイン電極262との導電路を構成している。
 発光素子層30は、第一電極31、正孔輸送層32、発光層33、電子輸送層34、第二電極35、及びバンク36を有している。第一電極31は、第二方向において平坦化層27上に重なっており、第一方向においてコンタクト孔28に対応して断続的に配置されている。バンク36は、略台形の断面形状を有する突条部であり、第二方向において第一電極31上に重なり、かつ第一方向において隣り合う二つの第一電極31に跨って配置されている。正孔輸送層32は第二方向において第一電極31及びバンク36上に重なっており、発光層33は、正孔輸送層32の第一方向における隣り合うバンク36間の部分上に、第二方向において重なっている。電子輸送層34は第二方向における発光層33及び正孔輸送層32上に重なっており、第二電極35は第二方向における正孔輸送層32上に重なっている。
 第一電極31は、本実施形態において、層状の電極であり、陽極である。第一電極31の材料には、正孔注入性を高める観点から、仕事関数が比較的大きい材料(例えば仕事関数が4.5eV以上の材料)が好適に使用される。仕事関数が大きな電極材料の例には、Pt(5.65eV)、Ir(5.25eV)、Ni(5.2eV)、Au(5.15eV)、及びPd(5.15eV)、並びにindium tin oxide(In-Sn-O)等が含まれる。可視光を反射する電極材料の例には、Al、Mg、Li、Ag、Pd、及びCu等の金属材料、並びに、これらの金属材料の合金(例えばAPC(Ag-Pd-Cu)合金等)が含まれる。可視光を透過する電極材料の例には、透明金属酸化物(例えば、indium tin oxide、indium zinc oxide(In-Zn-O)及びindium gallium zinc oxide(In-Ga-Zn-O)等)の薄膜、Al、Mg、及びAg等の金属材料からなる薄膜、並びに当該金属材料からなるナノワイヤ(Nano Wire、NW)が含まれる。
 透明金属酸化物の中でも、indium tin oxideは仕事関数が4.6~5.0eVと比較的高く、第一電極31の材料として好適に用いられる。さらに、第一電極31には、電極層としての導電性の向上又は可視光を反射する機能の追加を目的に、indium tin oxideを金属材料の表面に形成した積層体(例えばindium tin oxide/Ag)が用いられ得る。
 正孔輸送層32は、正孔の移動に寄与する機能を有する層であり、正孔注入層及び/又は電子ブロック層を伴っていてもよい。
 正孔注入層は、例えば第一電極31に隣接して配置される。正孔注入層は、正孔輸送材料と電子受容材料とで構成され得る。正孔輸送材料の例には有機系の正孔輸送材料が含まれ、有機系の正孔輸送材料の例には公知のトリアリールアミン系有機化合物が含まれる。電子受容材料の例には有機系の電子受容材料が含まれ、有機系の電子受容材料の例にはテトラシアノキノジメタンの四フッ化物(TCNQ-4F)が含まれる。
 正孔輸送層32は、有機系の正孔輸送材料、例えば、トリアリールアミン系有機化合物で構成され得る。正孔輸送層32の材料は、正孔注入層のそれと同じであってもよいし、異なっていてもよい。
 電子ブロック層も、正孔輸送層32と同様に、有機系の正孔輸送材料で構成され得る。電子ブロック層の材料は、正孔輸送層32のそれと同じであってもよいし、異なっていてもよい。
 発光層33は、正孔と電子とからなるキャリアの注入と再結合によって所定の色の光を発光する層である。発光層33は、キャリア注入によってインコヒーレント光を出射する半導体の粒子を含む。半導体の粒子の表面は、有機系又は無機系のリガンドにより覆われていてもよい。また、半導体の粒子は、マトリクス中に分散されていてもよい。
 発光層33が発する光の波長は、電子写真感光体10を感光させて静電潜像を形成可能な光の波長であればよい。積層方向における異なる発光層33が照射する光の波長は、上記の観点の範囲において、同じであってもよいし、異なっていてもよい。また、平面視したときの複数の光源122が出射する光の波長も、上記の観点の範囲において、同じであってもよいし、異なっていてもよい。発光層33については後により詳しく説明する。
 電子輸送層34は、電子輸送材料で構成され得る。電子輸送材料の例には有機系の電子輸送材料が含まれ、有機系の電子輸送材料の例には、オキサジアゾール系化合物及びフェナントロリン系化合物が含まれる。電子輸送層の材料には、電子輸送材料に加えてリチウムキノリン(Liq)が含まれていてもよい。
 発光素子層30は、電子輸送層34と同様に電子の移動に寄与する他の層をさらに含んでいてもよく、このような他の層の例には、正孔ブロック層及び電子注入層が含まれる。
 正孔ブロック層は、電子輸送層34と同様に、有機系の電子輸送材料で構成され得る。正孔ブロック層の材料は、電子輸送層34のそれと同じであってもよいし、異なっていてもよい。
 電子注入層は、電子輸送層34と同様に、有機系の電子輸送材料で構成され得る。電子注入層の材料は、電子輸送層34のそれと同じであってもよいし、異なっていてもよい。電子注入層は、前述の有機系の電子輸送材料に金属材料(例えば、Li又はYb等)がドープされた構成であってもよい。
 第二電極35は、本実施形態において、層状の電極であり、陰極である。第二電極35は、積層方向において第一電極31に対向して配置されている。第二電極35は、例えば導電性と可視光の透過性とを有している。第二電極35の材料には、例えば電子注入性を高める観点から、仕事関数が比較的小さい材料が好適に用いられる。第二電極35を構成する電極材料の例には、アルカリ金属、アルカリ土類金属あるいはAl等の金属材料、それらを含む合金、及びナノワイヤ(例えばAgのナノワイヤ等)が含まれる。合金の例には、MgとAgとの合金、及び、Liを少量ドーピングしたAl等が含まれる。
 バンク36は、第二方向に沿って見たときに個々の光源122を区画するように配置されている。バンク36は、透明又は有色(例えば黒色)の樹脂材料で構成され得る。当該樹脂材料の例には、ポリイミド及びアクリル樹脂が含まれる。バンク36は、例えば、樹脂材料を含有するインクの塗布と、フォトリソグラフィー法によるパターニングとによって作製し得る。
 図4の第一方向における隣り合うバンク36の中心間の範囲における発光素子層30の部分は、本実施形態における発光素子40に該当する。なお、発光素子40を構成する発光層33以外の層は、発光層33を発光させるための電気的な機能を有する層であることから、これらの総称として電気機能層とも言う。また、発光素子40では、第二方向Yにおける第一電極31と第二電極35との距離が発光層33以外の層(例えば正孔輸送層32)の厚さによって最適化されたマイクロキャビティ構造が構築されている。このように発光素子40は、トップエミッション型の発光素子40として構成されている。
 図4の第一方向における隣り合うバンク36の中心間の範囲における駆動用TFT層20及び発光素子層30の部分は、本実施形態における光源122に該当する。また、図4の第一方向における隣り合うバンク36間の正孔輸送層32の長さは、本実施形態における素子サイズSに該当する。さらに、図4の第一方向における隣り合う正孔輸送層32のそれぞれの一端間の距離は、本実施形態における素子ピッチPに該当する。
 このように露光ヘッド12は、電子写真感光体10の表面に形成されるべき静電潜像に対応する光を第二方向Yへ出射する複数の発光素子40を有している。そして、発光素子40のそれぞれは、第二方向において、第一電極31、発光層33、及び第二電極35がこの順で重なって構成されている。
 また、露光ヘッド12は、第二方向における複数の発光素子40の反対側に配置されて複数の発光素子40のそれぞれを独立して発光させる駆動用TFT層20と、を有している。そして、駆動用TFT層20は、ソース電極261、ドレイン電極262、及び第二方向における最も発光素子40側に平坦化層27を有しており、発光素子40の第一電極31は、平坦化層27に形成されたコンタクト孔28を介してドレイン電極262と電気的に結合している。このように本実施形態では、外付けドライバを極力削減したシンプルな露光ヘッド12が実現されており、露光ヘッド12において、多数の発光素子40が、基板121上に高密度で、かつ各発光素子40が駆動ドライバに接続された状態で一体に製造される。
 なお、発光素子層30は、第二方向における第二電極35上に重なって、水及び酸素等の異物が発光素子層30へ浸透することを防ぐための封止層をさらに有していてもよい。封止層は、例えば、2層の無機封止膜とこれらの間に形成される有機膜とによって構成され得る。
 [発光素子の配置]
 露光ヘッド12において、光源122(発光素子40)は、第一方向Xに並んで、例えば第一方向Xにおいて1インチ当たり600個(600dpi)以上の密度で配置されている。
 電子写真装置の解像度は、概ね600dpi×600dpiであるが、中には1200dpi×1200dpiあるいは1200dpi×2400dpi等の高い解像度が知られている。露光ヘッド12では、例えば2400dpiとなるように10.58μmピッチで31200個(電子写真感光体10の回転軸方向に31200ドット)配置されている。このように露光ヘッド12は、後述する発光層を有する発光素子を備えることから、露光ヘッド12において600dpi以上の高精細に光源122を配置することが可能であり、2400dpi以上のより高精細に光源122を配置することが可能である。
 また、露光ヘッド12の第一方向Xにおける発光素子40の素子ピッチ(P)は、発光素子40の第一方向Xにおける高精細な配置を実現する観点から小さいことが好ましい。また、600dpiのドットサイズは42.33μmであり、1200dpiのドットサイズは21.17μmであり、2400dpiのドットサイズは10.58μmである。よって、600dpiの高精細な配置を可能とする観点から、素子ピッチPは43μm以下であることが好ましい。素子ピッチPは、例えば電子写真装置における所望の解像度に応じて、上記のドットサイズと実質的に同等の大きさとなるように決めることが可能である。例えば、素子ピッチPは、2400dpiの高精細な配置を可能とする観点であれば10μm以下であることが好ましく、4800dpiの高精細な配置を可能とする観点であれば5μm以下であることが好ましい。
 また、露光ヘッド12の第一方向Xにおける発光素子40の素子サイズSの素子ピッチPに対する比S/Pが十分に大きいことは、電子写真装置1における発光素子40の高精細な配置による高い解像度での露光を実現する観点から好ましい。このような観点から、当該比S/Pは0.7以上であることが好ましく、0.8以上であることがより好ましい。当該比S/Pの比は、露光ヘッド12であればバンク36が第一方向Xにおいて発光素子を区画する機能を発現可能な範囲で大きいほどよく、このような理由から、素子サイズSは、素子ピッチPより小さい範囲でできるだけ大きいことが好ましい。
 なお、従来のディスクリートな無機LEDを使った露光ヘッドでは、素子ピッチPを小さくすることと素子サイズSを大きくすることとを両立させることが困難である。高精細な配置に必要な素子ピッチとして例えば2400dpiを実現しようとすると、従来のディスクリートな無機LEDでは、当該比S/Pは0.5未満となっており、0.7以上のS/P比の実現は困難である。
 本開示において、発光素子40の配列は、電子写真感光体の露光を可能とする範囲において適宜に設定することが可能である。例えば発光素子40は、図示のように第一方向に沿って一列に配置されていてもよく、あるいは第一方向に沿って延在する千鳥配列で配置されてもよい。
 [発光層]
 本実施形態において、発光層33はインコヒーレント光を出射する半導体の粒子を含む。従来の電子写真装置において露光に使用されているレーザ光は、レーザダイオードの共振器構造から誘導放出したコヒーレント光である。コヒーレント光とは、光波の振幅と位相が揃っていて、時間的かつ空間的な可干渉性が高く、拡散しにくい光を意味する。そのため、コヒーレント光では光源サイズの概念を考慮する必要なく回折限界まで集光径(スポットサイズ)を小さくすることができる。コヒーレント光の代表的な例に誘導放出によるレーザ光が含まれる。
 それに対して発光層33が出射する光は、通常のLED又はOLEDと同じくインコヒーレント光である。インコヒーレント光は、自然放出光とも呼ばれ、振幅と位相がランダムな光波を意味する。レーザ光以外の大半の光はインコヒーレント光である。ここで、インコヒーレント光における集光可能なスポットサイズは光源のサイズに大きく影響される。インコヒーレント光では、etendueの概念から明らかなように、光をロスすることなく出射光のスポットサイズを光源122のサイズ(より厳密には光源122における発光領域の大きさ)よりも小さくすることはできず、出射光を全て利用しようとすると、当該スポットサイズは光源サイズ(素子サイズS)以上になる。したがって、インコヒーレントな光源122から出た光線すべてを結ぶことのできる最小の大きさは光源122と「同じ」大きさである。言い換えると、インコヒーレントな光源122から出た光束の全てを、光源122の大きさより小さい面積に集めるのは不可能である。よって、インコヒーレント光源であり有限の大きさを有する光源122が、より高出力の光を出射するためには光源サイズを大きくする必要があり、出射光をより多く利用しようとすればするほど集光スポットサイズはより大きくなる。したがって、電子写真技術で高精細な画像を印刷するためには、個々の光源から出射される光の高出力化を図ることと、複数のインコヒーレント光源からなる発光素子それぞれの素子サイズ(発光領域)自体を、高精細な画像の形成に対応可能な程度まで小さくすることとの両立が求められる。
 発光層33の発光波長は、半導体のバルクのバンドギャップエネルギーで表される発光波長よりも短くてもよい。半導体のバルクとは、量子サイズ効果の影響を受けないサイズの半導体の物体(例えば塊)を意味する。また、半導体の塊を構成する原子の数が10個以上であれば、その半導体の塊における表面又は界面に存在する原子の影響は非常に小さい。よってこのような数の原子を有する半導体の塊も、半導体のバルクであると言える。粒子状(球形)の半導体であれば、例えば個数基準の粒径が100nmを超える半導体の粒子である。半導体のバルクのバンドギャップエネルギー(Eg)とは、当該バルクの半導体の粒子のバンドギャップエネルギーである。半導体の粒子をナノサイズ化(例えば粒径を100nmよりも十分小さく、好ましくは50nm以下に、より好ましくは30nm以下に)すると、半導体のバルクのEgよりも広い量子準位が形成される(これを「量子サイズ効果」ともいう)。半導体の発光波長λ(nm)は、バンドギャップエネルギーEg(eV)を用いて、以下の式で表される。
 λ=1240/Eg
 また、半導体の粒子の粒径とバンドギャップエネルギーとの典型的な例を図5に示す。
 ここで、半導体の粒子の製造方法について説明する。本開示において、本実施形態の半導体の粒子の製造方法には特に制限はないが、生成物質の構成元素を含む複数の出発物質を媒体に分散させ、これを反応させて目的の生成物質を得る化学合成法は、簡便な手法であり低コストである観点から好ましい。化学合成法の例には、ホットインジェクション法、ゾルゲル法(コロイド法)、逆ミセル法、ソルボサーマル法、分子プレカーサ法、水熱合成法、及びフラックス法が含まれる。
 [半導体の粒子の原料]
 半導体の粒子の製造方法における、当該半導体の粒子の合成の半導体原料としては、例えばアルミニウム(Al)、ガリウム(Ga)、及びインジウム(In)の少なくとも1種を含むIII族金属元素原料と、リン(P)及びヒ素(As)の少なくとも1種を含むV族元素原料と、を使用することができる。
 [半導体の粒子の製造方法]
 本開示の半導体の粒子の製造方法には、ホットインジェクション法を用いることが好ましい。ホットインジェクション法とは、原料と高温に加熱した液相の有機溶媒とを混合して、結晶成長させる方法を意味する。ホットインジェクション法では、塩化ガリウム(GaCl)又は塩化インジウム(InCl)等のIII族金属元素原料と、トリメチルシリルホスフィン(P[Si(CH)又はジメチルアミノホスフィン(P[N(CH)等のV族元素原料とを、有機溶媒中で反応させる方法が好適に用いられる。例えば半導体原料が複数種ある場合、該半導体原料を予め混合してから反応容器に注入することが好ましいが、これらをそれぞれ単独で反応容器に注入してもよい。該半導体原料は、適当な希釈溶媒を用いて溶液にして使用してもよい。
 半導体の粒子の製造方法の一つである気相成長法と比較すると、ホットインジェクション法は、低温で合成可能である観点、液相の有機溶媒で合成するため大量生産に適している観点、及び比較的結晶性に優れた半導体微結晶が合成可能である観点において、優れた製造方法である。
 ホットインジェクション法を利用した半導体の粒子の製造方法の一例は、以下の通りである。まず、上述したIII族金属元素原料とV族元素原料と液相有機溶媒とを混合する、原料の混合工程を行う。次に、混合した原料を昇温して該原料を合成させる、反応工程を行う。そして、最後に、生成物を冷却し回収する、回収工程を行う。
 また、別の例は、以下の通りである。まず、III族金属元素原料とV族元素原料と液相の有機溶媒との混合物を、合成の温度に加熱した液相の有機溶媒に注入し合成させる、反応混合工程を行う。最後に、生成物を冷却し回収する、回収工程を行う。上述の反応工程又は反応混合工程では、半導体微結晶の合成と半導体の粒子の合成とが同時に行われる。
 ここで、上記ホットインジェクション法では、優れた半導体微結晶を有する半導体の粒子の製造方法の観点から、反応工程および反応混合工程を大気圧以上の高圧環境下で行うことが好ましい。中でも、高温高圧での反応が可能であることから、オートクレーブ装置を用いることがより好ましい。具体的には、上記ホットインジェクション法の反応工程及び反応混合工程は、0.1MPa~30MPaの雰囲気下で行うことが上記の観点から好ましい。
 上記高温高圧の環境下における反応工程及び反応混合工程の効果としては、半導体微結晶の結晶性の向上による欠陥の抑制により、優れた発光効率を有する半導体の粒子が得られることが挙げられる。
 上記ホットインジェクション法の反応工程及び反応混合工程における合成の温度は、450℃以下であってよく、より好ましくは400℃以下である。従来の気相合成法等では450℃を超える温度で合成が行われており、本開示におけるホットインジェクション法は、上記気相合成法等よりも低温での合成を実現可能である。したがって、当該ホットインジェクション法は、より簡便に製造できる観点で工業的に優れている。
 上記ホットインジェクション法の反応工程及び反応混合工程における合成の時間は、24時間以内であってよく、より好ましくは18時間以内であり、最も好ましくは12時間以内である。上記合成時間が24時間を超える場合には、半導体微結晶が必要以上に大きくなり、所望の量子効果が得られない虞がある。
 また、半導体の粒子の製造工程は、半導体の粒子の酸化又は副生成物の生成等の副反応を抑制する観点から、乾燥窒素ガス又は乾燥アルゴンガス等の不活性ガスの雰囲気下で行われることが望ましい。
 上記ホットインジェクション法では、半導体の粒子の粒径は原理的に反応時間が長いほど大きくなる。したがって、フォトルミネッセンス、光吸収、又は動的光散乱等の方法によって生成するナノ粒子のコア粒子のサイズをモニタすることが、半導体の粒子の粒径を所望の粒径に制御する観点から好ましい。
 ただし、半導体の粒子の合成方法は、前述した方法に限定されず、例えば有機金属気相成長法(MOVPE法)に代表される気相成長法、液相成長法の一つである逆ミセル法、及び超臨界合成法等の製造方法を採用してもよい。
 半導体の粒子のナノサイズ化においては、当該半導体の粒子の粒径が小さくなるほど当該半導体の粒子のEgがより広がり、当該半導体の粒子の吸収スペクトル及び蛍光スペクトルがいずれも青色側にシフト(短波長化)する。発光層33に含まれる半導体の粒子の発光波長は、半導体のバルクのEgで表される発光波長よりも短いことから、半導体のバルクのEgで決まる発光波長よりも長波長側の光を出射することはできない。
 所望の発光波長を有する半導体の粒子は、半導体の組成に応じて決められ得るが、上記のような発光波長の短波長側へのシフトによって所望の発光波長を実現する観点から、半導体の粒子の粒径はある程度小さいことが好ましい。このような発光波長の短波長側へのシフトの効果が十分に得られる観点から、半導体の粒子の粒径は、個数基準で100nm以下であることが好ましく、50nm以下であることがより好ましく、30nm以下であることがさらに好ましい。半導体の粒子の上記の粒径は、小さすぎるとその作製がより困難になることから、作製又は入手容易性の観点から2nm以上であってよい。
 半導体の粒子の個数基準の粒径は、例えば動的光散乱法によって、あるいは透過型電子顕微鏡(TEM)による観察によって測定し得る。また、半導体の粒子の個数基準の粒径は、半導体の粒子の製造条件(例えば反応時間、反応温度、原料濃度、又は反応圧力等)によって調整することが可能である。
 発光層33に含まれる、インコヒーレント光を出射する半導体の粒子の発光波長は、前述のように粒径が小さくなるほど短波長側にシフトすることから、粒径の制御によってバンドギャップエネルギーが制御され、そして発光波長が制御され得る。当該半導体の粒子の発光波長は、電子写真感光体の感度の波長範囲に応じて適宜に決定し得る。電子写真感光体の感度に応じた所望の発光波長を有する半導体の粒子は、小粒径化によって発光波長が短波長側にシフトする半導体の粒子を適宜に選択し、所望の発光波長で決まる粒径を有する半導体の粒子で発光層33を構成すればよい。
 例えば前述したように発光素子40の出射光の波長が620~1500nmである場合では、半導体のバルクのバンドギャップエネルギー(すなわち量子サイズ効果の影響を受けていない半導体の塊のバンドギャップエネルギー)が0.50eV以上2.00eV以下であり、かつ半導体の粒子の個数基準の粒径が50nm以下であり得る。半導体の粒子又はバルクのEgは、PL(フォトルミネッセンス)法で測定することが可能である。半導体の粒子のEgは、前述したように半導体の種類と粒径とによって調整可能である。
 また、発光層33の半導体の粒子の蛍光寿命は、電子写真プロセスにおける高速化の観点から、十分に短いことが好ましい。このような観点から、半導体の粒子の蛍光寿命は、電子写真装置における高速印刷のための露光を実現可能であればよく、例えば50ナノ秒以下であってよく、20ナノ秒以下であってよく、10ナノ秒以下が好ましく、5ナノ秒以下がさらに好ましい。蛍光寿命は、極短パルス光励起によって半導体の粒子を瞬間的に励起した際のその発光の減衰時間を意味する。当該蛍光寿命は、時間相関単一光子計測法(Time Correlated Single Photon Counting)等のフォトンカウンティング法を利用した公知の蛍光寿命測定装置によって測定することが可能である。蛍光寿命は、半導体の粒子の種類に応じて調整することが可能である。
 この蛍光寿命の値は、半導体の結晶品質又は測定環境等に影響されることもあるが、例えばGaAsでは1ナノ秒以下、InPでは0.5ナノ秒~3.5ナノ秒程度である。間接遷移型の半導体材料の蛍光寿命よりも直接遷移型の半導体材料の蛍光寿命の方が圧倒的に短い。したがって、本開示に適用される半導体材料は直接遷移型の半導体材料であることが好ましい。例えば、間接遷移型のGaPはよく光るが蛍光寿命は3ミリ秒である。また、Si又はGeも量子ドット化すれば発光することが知られているが、その蛍光寿命はミリ秒から秒のオーダーである。よって、本開示のような高速高精細の電子写真装置の光源の半導体材料としては、直接遷移型の半導体材料が好適である。ただし、間接遷移型の半導体材料も、電子写真装置における所望の画像形成速度を実現可能な範囲において、露光ヘッドにおける発光層を構成する半導体の粒子の半導体材料に採用し得る。
 また、発光層33は、電子写真プロセスにおける露光感度を高める観点から、電子写真感光体の感度スペクトルの範囲内に発光のピーク波長を有することが好ましい。
 本実施形態では種々の電子写真感光体10を採用し得るが、電子写真感光体10の感光体材料には種々の材料が知られており、その感度の波長範囲も様々である。また、電子写真感光体10の感度は、一般に、発光層33のように半導体の粒子を含む層の発光スペクトルに比べて十分にブロードなピークを形成する。例えば汎用されている有機感光材料による電子写真感光体10の感度として一般的な650nmから850nmまでかなりフラットなピークを有し、かつ、非常にブロードなスペクトルを有している。より具体的には、電子写真感光体として一般的に使用されているフタロシアニン系感光体は、600nmから850nmの波長領域においてフラットでかつ非常に高い分光感度特性を示し、その半値全幅は325nm程度である。
 発光層33のピーク波長は、電子写真感光体10のこのように広い感度スペクトルの範囲内のいずれの位置にあってもよい。露光感度を高める観点から、発光層33のピーク波長は、電子写真感光体10の感度のピーク波長と実質的に同じ位置(例えば電子写真感光体10の感度のピーク波長±100nmの範囲)にあることが好ましい。
 また、発光層33の発光スペクトルの波長範囲は、電子写真プロセスにおける電子写真感光体10での感光の効率を高める観点から、電子写真感光体の感度スペクトルの波長範囲に対して十分に重なることが好ましい。発光層33の発光スペクトルの波長範囲が電子写真感光体の感度スペクトルの波長範囲に対して十分に重なることによって、発光層33の発光強度が小さい場合でも電子写真感光体10を十分に感光させられることが期待される。その結果、露光ヘッド12のエネルギ効率が高められ、あるいは発光層33の長寿命化が図られる。
 上記の観点から、電子写真感光体10の感度スペクトルの半値全幅に対する発光層33の発光のピーク波長の半値全幅の割合は、25%以上であることが好ましく、35%以上であることがより好ましく、50%以上であることがさらに好ましい。なお、上記の割合は、電子写真感光体10を十分に感光させることができるのであれば、例えば10%以上であってよく、発光層33を構成する半導体の粒子の粒径の制御によって容易に実現可能な観点からは、例えば20%以下であってよい。また、上記の割合は、上記の観点から高いほどよいが、半導体の粒子の粒径の制御による実現の容易性の観点及び波長範囲が重なることも効果が頭打ちになる観点等から、例えば75%以下であってよい。
 電子写真感光体10の感光体材料は、OPC以外の材料であり得る。電子写真感光体10に適用可能な各種の電子写真感光体における感度スペクトルの半値全幅の具体例を以下に示す。なお、下記の電子写真感光体の感度スペクトルの半値全幅は一例であり、電子写真感光体10の形成方法等に応じて多少異なり得る。
 表1中、「PVK-TNF」は、ポリビニルカルバゾール-2,4,7-トリニトロフルオレノンを意味し、これらの化合物の当モル混合物である。また、「CGM」は電荷キャリア生成材料(Charge Generation Material)を意味する。また、「アモルファスシリコン」の項に記載の数値は、水素化アモルファスシリコン(a-Si:H)と水素化アモルファス炭化ケイ素(a-SiC:H)との2層構造を有する感光体に関するデータである。
 発光層33の発光のピーク波長の半値全幅FWHMqは、図6に示されるように、発光のピーク(点D)の強度の半値となる強度の二つの波長の差として求められ得る。半値全幅FWHMqは、発光層33に含まれる半導体の粒子の粒度分布をより広くする(例えば半導体の粒子の製造がより容易になる方向に製造の条件を変更する、あるいは同種で粒径が異なる半導体の粒子を混合する等)ことにより、より大きくすることが可能である。
 より具体的には、半導体の粒子を製造する際の反応時間、反応温度、原料濃度、及び反応圧力のうちの少なくとも一つの製造条件基準を緩和することにより、半導体の粒子における個数基準の粒度分布を大きくできるとともに、半導体の粒子の製造をより容易にすることができる。
 製造条件の基準の緩和とは、製造条件のばらつきを許容する方向に製造条件を設定することを意味する。例えば、反応中の濃度の許容範囲をより広い範囲に(例えば±0.5%から±5%に)設定する、反応温度の許容範囲をより広い範囲に(例えば±1℃から±5℃に)設定する、反応の停止をより穏和な条件(例えば急速冷却から自然放冷)に変更する、反応中の原料の分散条件を緩和する(例えば反応容器での撹拌数を低くする、あるいは攪拌時間を短くする)、反応温度の制御をより簡易にする(反応容器のヒータ又はセンサの数を増やさないか、減らす)、等が当該製造条件の基準の緩和の例に該当する。
 LED等の光を出射する半導体は、材料固有の発光波長を有する。そのため、発光波長を調整することは通常困難であり、また、発光スペクトルの形状を変化させることも通常困難である。さらに、光を出射する半導体は、通常、波長範囲が狭い光を出射する用途で用いられる。よって、光を出射する半導体の発光スペクトルを一定以上に広い形状の発光スペクトルに特定することは、光を出射する半導体の通常の検討とは相反している。
 また、電子写真感光体10は、通常、ブロードな感度スペクトルを有する。そのため、通常、電子写真感光体ではピーク波長及びその近傍の感度が強い波長範囲での利用が検討される傾向にある。しかしながら、電子写真感光体の感度スペクトルはブロードであるため、ピーク波長及びその近傍以外の波長であっても電子写真感光体は十分に高い感度を有している。本実施形態では、露光光の波長範囲をより広くする構成が含まれ、露光光の波長範囲が、電子写真感光体のブロードな感度スペクトル内の広い波長範囲と重ねられ得る。
 発光層33が含む、インコヒーレント光を出射する半導体の粒子は、上記のような種々の特性の少なくとも一つを含む粒子であればよい。当該半導体の粒子には、電界又はキャリア注入による励起によって発光する量子ドットが採用され得る。この場合、量子ドットを含む発光層を有する発光素子は、量子ドットを発光層に用いた発光ダイオード(QLED)の素子である。
 量子ドットは、量子サイズ効果を発現する半導体粒子である。このような半導体粒子では、一般に、粒径を小さくしたときに、粒径が100nmを下回る頃から徐々に量子サイズ効果が発現する。量子サイズ効果が十分に期待できる観点から、量子ドットは、例えば粒径が約50nm以下(例えば2nm~30nm程度)の半導体の粒子であり得る。量子ドットは、その組成が半導体材料由来であることから、半導体ナノ粒子と称される場合がある。量子ドットは、前述したように粒子の粒径又は組成等を調整することによって、発光波長を種々変更することができる。量子ドットの形状は限定されない。例えば、量子ドットの形状は、球形の立体形状(断面形状が円状)であってもよいし、あるいは、多角形の立体形状、棒状の立体形状、枝状の立体形状、又は表面に凹凸を有する立体形状であってもよく、また、それらの組み合わせであってもよい。
 量子ドットは、コアのみで形成されていてもよく、コアとシェルとを含むコアシェル構造を有していてもよい。シェルは、コアの表面に固溶化した状態で形成されていてもよい。また、量子ドットは、ドープされたナノ粒子を含んでいてもよい。
 量子ドットのコアの材料(半導体の粒子の半導体)の例には、Si、Ge、GaAs、GaP、GaInP、InP、InAs、InSb、InN、GaSb、CdTe、CdS、CdSe、CdSeTe、CdZnTe、CdMnTe、ZnTe、ZnS、ZnSe、ZnSeTe、CuInS、CuInSe、CuGaS、CuGaSe、HgS、HgSe、PbS、PbSe、それらの三元混晶、及びそれらの四元混晶が含まれる。量子ドットのシェルの材料の例には、CdS、ZnS、CdSSe、CdTeSe、CdSTe、ZnSSe、ZnSTe、ZnTeSe、及びAlPが含まれる。
 量子ドットのコアの材料とシェルの材料との組み合わせの例には、CdSe/CdS、GaAs/AlGaAs、InP/ZnS、ZnSe/ZnS、及びCIGS/ZnSが含まれる。
 中でも、コアの材料は、汎用されている有機感光体に対する露光光として適用されている赤色から近赤外の一部(波長620~1500nm)の光を出射する観点から、半導体のバルクのEgが2.00eV以下である材料が好ましく、具体的にはGaAs、InP、GaSb、CdTe、CdSe、CdZnTe、CdMnTe、ZnTe、CuInS、CuInSe、CuGaSe、HgSe、それらの三元混晶、及びそれらの四元混晶からなる群から選ばれる1以上の半導体であることが好ましい。
 上記の例示を含むいくつかの半導体のバルクのバンドギャップエネルギーEgの値は以下の通りである。下記数値は、そのほとんどが室温での数値であるが、室温以外の温度の数値を一部含んでおり、温度によって多少(±0.02eV程度)変動し得る。半導体のバンドギャップエネルギーEgの数値は、所望の波長の出射光が得られる範囲において、多少の許容範囲を含み得る。
 GaAs(1.43eV)、GaP(2.3eV)、InP(1.29eV)、InAs(0.36eV)、InSb(0.17eV)、GaSb(0.67eV)、CdTe(1.4eV)、CdS(2.42eV)、CdSe(1.7eV)、CdZnTe(1.63eV)、CdMnTe(1.5eV)、ZnTe(1.4eV)、ZnS(3.6eV)、ZnSe(2.7eV)、CuInS(1.53eV)、CuInSe(1.01eV)、CuGaS(2.43eV)、CuGaSe(1.68eV)、HgS(2.02eV)、HgSe(2.0eV)、PbS(0.43eV)、PbSe(0.26eV)。
 上記半導体材料を量子サイズ効果が発現するサイズにまで微細に粒子化することによって、半導体の粒子のバンドギャップエネルギーはバルクのEgに対して増大する。量子サイズ効果が発現したときのバンドギャップエネルギーをEgQDとすると、EgQDは次式で表される。

 ここで、πは円周率、「h ̄」(エッチバー)はディラック定数、μは当該半導体の電子及び正孔の有効質量から定まる定数、Rは粒子の半径である。
 (h ̄)=h/2π(h:プランク定数)を用いると、式(1)は、
 EgQD=Eg+h/8μR   (2)
と書き直すことができる。
 すなわち、半導体を量子サイズ効果が発現するサイズにまで粒子化すると、式(1)又は式(2)から明らかなように、バルクのEgよりもバンドギャップエネルギーが増大する。半導体材料によって電子及び正孔の有効質量が異なるため、粒子化したときのEgQDの変化の仕方は半導体ごとに異なる。以下、シミュレーションによるEgQDの結果を示す。
 例えばGaAsの場合、バルクのEgは1.43eV(867nm)であるが、粒径(=直径)が100nmの粒子のEgQDは1.44eV(864nm)、15nmの粒子のEgQDは1.45eV(855nm)、10nmの粒子のEgQDは1.48eV(841nm)、5nmの粒子のEgQDは1.60eV(777nm)、3nmの粒子のEgQDは1.73eV(719nm)となる(カッコ内は発光波長)。
 またInPの場合、バルクのEgは1.29eV(961nm)と近赤外域で発光するが、粒径が10nmの粒子のEgQDは1.33eV(930nm)、5nmの粒子のEgQDは1.52eV(818nm)、4nmの粒子のEgQDは1.65eV(752nm)、3nmの粒子のEgQDは1.98eV(625nm)、2.5nmの粒子のEgQDは2.29eV(541nm)、2nmの粒子のEgQDは2.90eV(428nm)となる。
 つまり、3nm以上100nm以下に粒子化したGaAsを発光層に含むようにすれば、発光波長として赤色光から近赤外域までを含む極めてブロードな発光スペクトルを有する発光層が実現できる。また、InPの場合は3nm以上10nm以下に粒子化すれば赤色光から近赤外域までを含む極めてブロードな発光スペクトルを有する発光層が実現できる。この赤色光から近赤外光までの波長範囲は、現在電子写真感光体材料として広く使用されているフタロシアニン系有機感光体の感度スペクトル(800nmを中心とし700nmから900nmにかけて高い感度を有する)に合致する。
 電子写真感光体材料は、上述したフタロシアニン系有機感光体に限られず表1に例示した種々の材料がある。今後も新たな材料が開発される可能性があるが、いずれも広い感度ピークを持つことが予想される。本開示の思想によれば、それら広い感度ピークを有する電子写真感光体材料に合致する発光特性を有する発光素子を提供することが可能となる。
 上述したGaAs及びInPを含む、いくつかの半導体材料のバルクのバンドギャップエネルギー(Eg)、発光波長(λb)及び発光色を表2及び表3に示す。表2及び表3中に示す半導体材料のうちのいくつかについては、粒子化(量子ドット化)した際の適用発光波長(λa)と、各粒径におけるバンドギャップエネルギー(Eg)及び発光波長(λ)の一例を示している。本開示における半導体の粒子の半導体材料には、電子写真装置において使用する電子写真感光体の感度スペクトルに合わせて、表2又は表3に示す半導体材料の中から適切な材料を選択すればよい。
 半導体の粒子(量子ドット)の作製方法は、前述したように気相成長法と化学合成法とに大別される。気相成長法は、基板材料との格子不整合を利用して、基板上に基板材料とは異なる半導体材料を島状(粒子状)に堆積する方法である。具体的には分子線エピタキシー法(MBE: molecular beam epitaxy)又は有機金属気相成長法(MOCVD: metal organic chemical vapor deposition)が使用される。ただし気相成長法では格子不整合を利用するために、基板と成膜材料との組み合わせに起因して作製可能な半導体の粒子の材料が制限される。また、製造設備が大掛かりで製造コストが高いという問題点がある。そのため、半導体の粒子は、通常、化学合成法を使って作製されることが多い。
 化学合成法の中では、高い結晶性を有する半導体の粒子を製造できる方法としてホットインジェクション法が知られている。ホットインジェクション法は、高沸点の有機溶媒中で半導体の成分元素を含む錯体を反応させる手法である。溶液中に含まれる半導体の構成元素の錯体(原料モノマー)が、150℃から450℃で化学反応して核を生成し、同様な反応が核の表面及びそれが成長した微小な結晶表面で逐次生じ、その結果、結晶が成長する。この方法では、結晶成長速度が抑えられるので、ナノメータースケールの半導体の粒子を製造するのに適している。また、基板との組合せなどの材料の制約がないので、原理上はあらゆる化合物半導体を製造できることがこの方法の特長である。
 通常の量子ドットは、上記ホットインジェクション法を用いて結晶成長を行った後、種々の分級プロセスを経て、粒径分布が極めて小さい所望の粒径を有するように製造される。また、分級プロセス前の段階においても出来るだけ粒径を揃えるために、結晶成長プロセス中も精密な温度制御、時間制御及び溶媒中の原料モノマーの濃度管理が必要である。これは、これまで量子ドットが使用される場面においては発光スペクトルの半値全幅がより狭くなるように、すなわち量子ドットの発光の単色性が増す方向が求められていたからである。表2及び表3から明らかなように、量子ドットの粒径が1nm異なると量子ドットの発光波長が数10nm以上変わってしまうことがある。そのため、単色で発光する量子ドットを作製する場合では、半導体の粒子の粒径を例えば0.1nmオーダーで制御することが求められる。
 本開示における発光素子は、電子写真感光体が有する幅広い感度スペクトルに合致するようなブロードな発光スペクトルを有し得る。よって、上記結晶成長プロセス中における粒径を精密に制御するための製造条件(温度、時間、又は濃度)の精密な制御は不要であり、また極めてノウハウ性が高く実施が困難な、厳格な分級プロセスも不要となる。本開示における半導体の粒子を作製する場合の粒径は、個数基準の粒度分布(粒径分布)における半値全幅が例えば5nm以上であってよい。
 粒度分布における半値全幅を5nm以上とするために、本開示における半導体の粒子の作製では、上述した製造条件又は分級プロセスの緩和の他、異なる粒径を有する半導体の粒子同士を混合させてもよい。
 なお従来、発光素子として利用されている半導体の粒子(量子ドット)はフォトルミネッセンス(PL)型が多い。すなわち、光により励起され、励起光とは波長が異なる光(励起光から波長変換された光)が出射するタイプである。このPL型の場合、異なる粒径の半導体粒子を有していると、粒径が小さい粒子から出射した光(より短波長の光)が粒径の大きな粒子を励起してより長波長の光を出射する自己吸収現象が発生することがある。そのため、粒径の小さな粒子から出射した短波長光が粒径の大きな粒子に吸収されて発光素子の外に出射され難くなり、発光スペクトルをブロード化する、すなわち、発光の半値全幅を広げる効果が発揮しにくくなる。さらに、粒径の小さな粒子と粒径の大きな粒子の両方を含む粒子全体の発光効率が低下するという問題がある。
 本開示における発光素子のように、光励起ではなく電子と正孔とを注入する注入型エレクトロルミネッセンス(注入型EL)を用いた発光素子では、粒径の小さな粒子も粒径の大きな粒子もいずれもキャリア注入によって発光する。そのため、PL型で見られるような自己吸収現象による発光効率の低下が発生しにくく、よって所望のブロードな発光スペクトルを実現することが可能である。したがって、粒径の異なる半導体の粒子を含む発光層として注入型ELを用いた本開示における発光素子は、電子写真装置の露光ヘッドにおける発光効率を向上させる点で非常に効果がある。
 本開示の効果が得られる範囲において、量子ドット等の半導体の粒子の表面にはリガンドが配位していてもよい。当該リガンドには、公知の各種リガンドを用いることができる。当該リガンドは、有機リガンドであってもよく、無機リガンドであってもよい。
 また、発光層33は、本開示の効果が得られる範囲において、上記のリガンド以外の成分をさらに含んでいてもよい。例えば、発光層33は、個々の半導体の粒子間に介在し得るバインダ成分をさらに含んでいてもよい。発光層がバインダ成分を含むことで、半導体の粒子を含む発光素子の信頼性がより一層向上する。また、半導体の粒子を含む発光層33の表面の平坦性が向上するため、それ以降の電子輸送層等の成膜プロセスが容易に、かつ高い歩留まりで実行され得る。さらに、個々の半導体の粒子間の距離が維持されることにより濃度消光を防ぐことができる。
 半導体の粒子を含む発光層33は、前述したように半導体の粒子の大きさによって発光色を任意に設定することが可能である。また、半導体の粒子を含む発光層33は、後述するように塗布法によって容易に、かつ精細に作製され、作製される発光層33の厚さも十分に制御され得る。さらに、半導体の粒子を含む発光層以外の他の層は、発光層33の製造条件による熱的ダメージを受けない。そのため、半導体の粒子を含む発光層33を含む発光素子は、発光素子の信頼性を高める観点から好適である。
 [露光ヘッドに含まれる光源の製造方法]
 露光ヘッド12に含まれる光源122は、例えば図7に示すようなフローに沿って製造することが可能である。
 ステップS11において、アクティブマトリクス基板を準備する。例えばアクティブマトリクス基板を公知の方法で作製する。
 次いでステップS12において、第一電極31を、アクティブマトリクス基材上、すなわち平坦化層27上に第一方向Xにおいて独立して配置されるように作製する。例えば、スパッタ法によりAgを、次いでITOを、フォトリソグラフィー法又はファインメタルマスクを介した真空蒸着法によって平坦化層27上に堆積させて、第一方向Xにおいて断続的に配置される複数の反射型の第一電極31を作製する。
 次いでステップS13において、第一電極31及び平坦化層27上にバンク36を作製する。例えば、透明樹脂を含有するインクをアクティブマトリクス基材の表面に塗布し、第一方向Xにおいて隣り合う第一電極31の間に、両電極に跨るようにフォトリソグラフィー法によってパターニングすることによって、第一方向Xにおける第一電極31間の位置にバンク36を作製する。
 次いでステップS14において、第一電極31上に正孔輸送層32を共通層として作製する。例えば、共蒸着により正孔輸送材料及び電子受容材料を、フォトリソグラフィー法又はコモンマスクを介した真空蒸着法によって所定の温度及び速度で堆積させて、第一方向Xに連続する第一電極31上に正孔注入層を作製する。次いで蒸着により正孔輸送材料を、フォトリソグラフィー法又はコモンマスクを介した真空蒸着法によって所定の温度及び速度で堆積させて第一方向Xに連続する正孔輸送層32を正孔注入層上に作製する。
 次いでステップS15において、正孔輸送層32上に発光層33を作製する。例えば、分散媒中に半導体の粒子が分散しているインクを、スリットコーター又はインクジェットプリンタによって正孔輸送層32上におけるバンク36間の位置に塗布し、塗膜を乾燥し、必要に応じて当該塗膜を硬化させて、第一方向Xにおいて断続的に発光層33を作製する。
 次いでステップS16において、正孔輸送層32及び発光層33上に電子輸送層34を共通層として作製する。例えば、フォトリソグラフィー法、又はコモンマスクを介した蒸着により電子輸送材料を、あるいはコモンマスクを介した共蒸着により電子輸送材料及びリチウムキノリンを、所定の温度及び速度で堆積させて、第一方向Xに連続する電子輸送層34を作製する。
 次いでステップS17において、電子輸送層34上に第二電極35を共通層として作製する。例えば、スパッタ法によりMg及びAgを、コモンマスクを介して所定の温度及び速度で堆積させて、第一方向Xに連続するMg/Ag金属電極層を作製する。
 なお、第二電極35上に封止層等の他の層を作製する場合は、当該他の層を共通層として作製し得る。
 [本実施形態の主な作用効果]
 本実施形態では、発光層33が塗布法によって作製可能である。よって、例えば常温、常圧、大気雰囲気等の通常環境下で微細な発光層を作製することが可能となる。また、このような塗布法による発光層33の作製工程を含むことから、上記の露光ヘッド12に含まれる光源122の製造方法は、ファインメタルマスクを用いる蒸着法による発光層の作製工程を含む方法に比べて、製造設備及びマスクのコストを削減することが可能であり、製造における初期費用及び運転費用の低減の観点から有利である。
 また、発光層33は、インコヒーレント光を出射できる粒径100nm以下の半導体の粒子を含む。そのため、例えば一辺が10μm以下の矩形の発光層のような微細な発光領域であっても、発光性の半導体の粒子を密に多数配置することができる。したがって、本開示では微細な発光層にも関わらず高輝度の発光が実現できる。
 電子写真装置1において、高速印刷を可能とする速度で回転する電子写真感光体10の表面に帯電装置11から電圧が印加され、帯電した電子写真感光体10には電子写真感光体10の表面に形成されるべき静電潜像に対応する光が露光ヘッド12から出射される。露光ヘッド12の光源122に含まれる発光素子40からは、マイクロキャビティ構造によって光の取り出し効率がより高められた出射光が出射する。
 電子写真感光体10の静電潜像に対して現像装置13から帯電したトナーが供給されて静電潜像が現像され、電子写真感光体10上のトナー像は転写装置14からの電圧の印加によって記録媒体17に転写される。記録媒体17に転写された未定着のトナー像は、定着装置16による加熱加圧によって記録媒体17に定着される。こうして画像が形成された記録媒体17は電子写真装置1から機外へ排出される。
 露光ヘッド12が、第一方向Xにおいて1インチ当たり600個以上の密度で配置されている発光素子40を有していると、高精細な静電潜像を形成することができ、好ましい。また、発光素子40は、インコヒーレント光を出射する半導体の粒子を含む発光層33を有している。インコヒーレント光を出射する当該半導体の粒子の蛍光寿命が10ナノ秒以下であると、当該半導体の粒子を含む発光層33の蛍光寿命も格段に速い10ナノ秒以下のオーダーとなり、その結果、発光層33の変調速度を大幅に向上させることができ、好ましい。また、当該半導体の粒子の粒径が100nm以下であると、例えば一辺が10μm以下の矩形の発光層のような微細な発光領域であっても、発光性の半導体粒子を密に多数含有させることができる。したがって、微細な発光層にも関わらず高輝度な発光が実現できるようになるため、より一層効果的である。これらの構成は、電子写真装置1における高速かつ高精細な印刷を実現する観点から好適である。
 また、露光ヘッド12が、発光素子40と、第二方向Yにおける発光素子40の反対側に配置されて複数の発光素子40のそれぞれを独立して発光させる駆動用トランジスタ層20と、を有していると、発光素子40の同一平面に発光素子40と駆動用トランジスタとを接続する配線を配置する必要が無くなる。そのため、発光素子40の面積を極大化できる。その結果、発光素子40の配列ピッチを微小化させても個々の発光素子40の発光面積を最大限確保することができることから、それぞれの発光素子40の輝度の低下を最大限抑制することができる。したがって、光源122の微細化が実現され、好ましい。このように、発光素子と駆動用トランジスタ層20とを3次元的に重ねることによって、2400dpi以上の高精細印刷が可能な露光ヘッドを実現することが可能となり、好ましい。上記の構成は、露光ヘッド12において多数の発光素子40を基板上に高密度で、かつ各発光素子40を駆動ドライバに接続された状態で一体に製造する観点から好適である。また、駆動用TFTが発光素子40と3次元的かつ一体に(モノリシックに)形成されるため、発光素子40を狭いピッチで配列させた後に個々の発光素子40に駆動回路と接続する必要がない。そのため、従来のディスクリートな無機LEDを基板上に実装し、そこから駆動ドライバへの引出し配線を一つひとつ接続させる方法に比べて製造上の歩留まりも向上させることができ、好ましい。
 また、駆動用TFT層20が、ソース電極261、ドレイン電極262、及び平坦化層27を有し、発光素子40の第一電極31が平坦化層27に形成されたコンタクト孔28を介してドレイン電極262と電気的に結合していると、駆動用TFTを発光素子40と簡易に一体構成させることができ、好ましい。
 なお、本開示の効果が得られる範囲において、第一電極31が陰極で第二電極35が陽極であってもよい。また、本開示の効果が得られる範囲において、第一電極31がソース電極261に電気的に結合していてもよい。
 また、発光層33の発光波長が、半導体のバルクのバンドギャップエネルギーで表される発光波長よりも短いと、電子写真感光体10の感度のピークに合致する発光により効率的な露光が可能となり、発光素子40の低消費電力化と長寿命化とを実現することができ、好ましい。例えば、半導体の粒子のバルク材料の発光波長が電子写真感光体10の感度ピーク波長よりも長いバルク材料を粒子化して当該粒子の粒径を、電子写真感光体10の感度ピーク波長に対応する当該粒子の粒度分布における中心値に制御する。このようにすることで、バルク材料のEgよりも短い波長で、かつ、感光体の感度ピーク波長にて発光層33を発光させることができる。このように上記の構成は、電子写真装置1において電子写真感光体10の感度特性に対する高い一致度を有する光による露光を実現する観点から好適である。
 また、発光層33に含まれる半導体の粒子における半導体のバルクのバンドギャップエネルギーが0.50eV以上2.00eV以下であり、かつ当該半導体の粒子の個数基準の粒径が50nm以下であると、上記材料の粒径中心値及び粒径分布状態を制御して赤色から近赤外の波長域で発光可能な発光層33を構成することが可能であり、感光体の感度ピーク波長及び感度スペクトル形状に合致させることが可能となるため、好ましい。よって、露光ヘッド12の発光が無駄なく電子写真感光体10を露光させることができるようになるので、発光素子40の低消費電力化と長寿命化とを実現することができ、好ましい。このように上記の構成は、電子写真装置1において電子写真感光体10の感度特性に対する高い一致度を有する光による露光を実現する観点から好適である。
 また、発光層33が電子写真感光体10の感度スペクトルの範囲内に発光のピーク波長を有し、かつ電子写真感光体10の感度スペクトルの半値全幅に対する発光層33の発光のピーク波長の半値全幅の割合が25%以上であると、半導体の粒子の粒径の粒度分布における中心値及び粒径分布の状態を制御して、発光層33の発光スペクトルを電子写真感光体10の感度ピーク及び感度スペクトルに合致させることにより効率的な露光ができるようになるので、発光素子40の低消費電力化と長寿命化とを実現することでき、好ましい。上記の構成では、発光層33を構成する半導体の粒子の粒径のピーク及びその分布状況を調整することにより、発光層33の発光特性を電子写真感光体10の感度特性に合わせることが極めて容易になる。よって、上記の構成は、電子写真装置において電子写真感光体の感度特性に対する高い一致度を有する光による露光を実現する観点から好適である。
 また、例えば発光層33の発光の波長の範囲が620nm以上1500nm以下であり、かつ発光層33の発光のピーク波長の半値全幅が150nmよりも大きいと、赤色光から赤外に吸収を有する電子写真感光体10に対して発光層33の発光特性を合わせることによる効果が従来よりもより一層高くすることができ、好ましい。
 また、例えば半導体の粒子の個数基準の粒度分布における半値全幅が5nm以上であると、電子写真感光体10が一般的に有する極めてブロードな感度スペクトルに合わせるように発光層33の発光ピーク波長における半値全幅をよりブロードにする効果が十分に発現する。そのため、電子写真感光体10の感度スペクトルと発光層33の発光スペクトルをより一致させることができるようになり、より効率的な露光が可能になる。さらに、半導体の粒子の作製において粒度分布がより緩やかな方向になるように半導体の粒子を製造することができるため、生成した半導体の粒子の厳格な分級作業が不要になり、半導体の粒子の製造時間の短縮も実現でき、好ましい。
 また、半導体がGaAs、InP、GaSb、CdTe、CdSe、CdZnTe、CdMnTe、ZnTe、CuInS、CuInSe、CuGaSe、HgSe、それらの三元混晶、及びそれらの四元混晶からなる群から選ばれる1以上の半導体であると、赤色光から近赤外の波長範囲に感度を有する汎用の有機感光体の電子写真感光体10に対して発光層33の発光特性を合わせることによる効果を高める観点からより一層効果的である。
 また、第一方向Xにおける発光素子40の素子ピッチ(P)が43μm以下であり、第一方向Xにおける発光素子40の素子サイズ(S)の当該素子ピッチ(P)に対する比(S/P)が0.7以上であると、高い解像度の露光を実現する観点からより一層効果的である。
 以下、本開示における他の実施形態を説明する。以下の実施形態の説明において、説明の便宜上、前述した実施形態における説明と同じ説明については、その説明を繰り返さず、前述した実施形態にて説明した部材と同じ機能を有する部材については、同じ符号を付記し、その説明を繰り返さない。
 〔実施形態2〕
 本実施形態では、発光素子のそれぞれは、第二方向Yにおいて、第一電極と第二電極との間に、発光層及びそれに重なる電気機能層の組が複数組重ねられて構成されている。本実施形態の露光ヘッドは発光素子の構成が異なる以外は前述した実施形態1の露光ヘッド12と同様の構成を有している。図8に、本実施形態における発光素子の層構成を模式的に示す。図8に示されるように、発光素子50は、発光層33と電子輸送層34との間に機能層52及び発光層53をさらに有する以外は、前述の実施形態1における発光素子40と同様の構成を有している。
 機能層52は、電子輸送層、n型電荷生成層、p型電荷生成層、及び正孔輸送層を第一電極31側からこの順で有している。発光層53は、発光層33と同様にインコヒーレント光を出射する半導体の粒子を含む発光層である。発光層53が含む半導体の粒子は、本開示の効果が得られる範囲において発光層33のそれと同じであってもよいし、異なっていてもよい。また、発光層53が含む半導体の粒子の粒径は、本開示の効果が得られる範囲において発光層33のそれと同じであってもよいし、異なっていてもよい。また、機能層52中の電子輸送層の構成は、電子輸送層34のそれと同じであってもよいし、異なっていてもよい。また、機能層52中の正孔輸送層の構成は、正孔輸送層32のそれと同じであってもよいし、異なっていてもよい。
 n型電荷生成層は電子を生成する電子生成層であり、例えば有機系の電子輸送材料と、5~20%の範囲で添加される無機の金属材料であり電子供給材料として作用するYb(イッテルビウム)もしくはLi(リチウム)を含む材料とによって形成され得る。有機系の電子輸送材料の例には、オキサジアゾール系化合物又はフェナントロリン系化合物が含まれる。電子供給材料は有機系の材料であってもよく、有機系の電子供給材料の例には、BUPH1、BPen、p-MeO-Phen、p-NMe-Phen、及びp-Pyrrd-Phenが含まれる。
 p型電荷生成層は正孔を生成する正孔生成層であり、例えば有機系の正孔輸送材料と、1~10%の範囲で添加される有機系の電子受容材料(正孔供給材料)とを含む材料によって形成され得る。有機系の正孔輸送材料の例には、公知のトリアリールアミン系有機化合物が含まれる。有機系の電子受容材料の例には、テトラシアノキノジメタンの四フッ化物(TCNQ-4F)が含まれる。
 発光素子50においても、発光素子40と同様に、第二方向Yにおける電極間距離が例えば正孔輸送層32の厚さによって最適化され、トップエミッション型の発光素子となっている。
 なお、正孔輸送層32から機能層52中の電子輸送層までの層の集合は、主に、発光層33の発光のために機能する層である。この層の集合を第一スタックとも言う。機能層52中の正孔輸送層から電子輸送層34までの層の集合は、主に、発光層53の発光のために機能する層である。この層の集合を第二スタックとも言う。
 発光素子50の発光効率を高める観点から、各スタックの厚さに対するに各スタック中の発光層の厚さの比率は、0.05以上であることが好ましく、また0.35以下であることが好ましい。スタックの厚さは、スタック中の各層の厚さの総和で求められるが、厚さが非常に小さい層(例えば厚さが1nm未満の層)については、スタックの厚さの算出時に無視してもよい。
 発光素子50は、前述したステップS16とステップS17との間に、n型電荷生成層を作製するステップ、p型電荷生成層を作製するステップを実施し、次いでステップS14からステップS16と同様のステップをさらに実施することによって製造され得る。
 本実施形態では、露光ヘッド12における各光源122の発光領域を小さく保ったまま、発光素子50の出射光の光量及び電子写真感光体10上における放射照度を大きくすることができる。特に、発光素子50に流れる電流値及び電流密度を変えずに出射光の光量を例えば2倍、3倍、又はそれ以上と増加させることが可能である。よって、本実施形態は、前述した実施形態1に比べて光源122の長寿命化を図る観点から好適である。
 発光素子50は、第二方向Yにおいて二つの発光層33、53とそのそれぞれに対応する電気機能層とを備えた、いわゆるタンデム発光素子である。したがって、マイクロキャビティ構造を構築するために電極層間の距離を調整するための電気機能層の厚膜化が抑制される。よって、本実施形態は、実施形態1に比べて、機能的に不要な材料の消費を抑制する観点から好適である。
 このように発光素子50のそれぞれは、第二方向Yにおいて、第一電極31と第二電極35との間に、発光層33及びそれに重なる電気機能層の組が複数組重ねられて構成されている。発光素子50がこのような複数の発光層を含むことは、出射光の強度を高める観点から有効である。よって、上記の構成によれば、発光素子50が1素子の外観を有しながらもその放射光量を増加させることができ、極小面積で高輝度発光を可能な露光ヘッド12用の光源122を実現することができる。
 〔実施形態3〕
 本実施形態では、発光素子のそれぞれは、第二方向Yにおいて、体積が異なる少なくとも二つの発光層を含んでいる。本実施形態の露光ヘッドは発光素子の構成が異なる以外は前述した実施形態2の露光ヘッドと同様の構成を有している。図9に、本実施形態における発光素子の層構成を模式的に示す。図9に示されるように、発光素子60は、発光層53に代えて発光層63を有する以外は、前述の実施形態2における発光素子50と同様の構成を有している。
 発光層63は、発光層53に比べてより薄い。すなわち、発光素子60は、発光層33と、それよりも薄い発光層63とを含むタンデム発光素子である。発光層33の厚さを1としたときの発光層63の厚さは、素子寿命を延ばす観点及び後述する余剰キャリア(正孔)を削減する観点から、0.1以上であることが好ましく、0.3以上であることがより好ましい。一方、発光層33の厚さを1としたときの発光層63の厚さは、発光効率の向上と駆動電圧(消費電力)の低減とを両立させる観点から0.9以下であることが好ましく、0.8以下であることがより好ましい。
 本実施形態における発光層の厚さは、例えば、以下の方法で決定することが可能である。すなわち、積層方向で同じ厚さを有する発光層の発光素子50における印加電圧、発光効率又は素子寿命を測定して基準値とする。一方で、発光層33の厚みに対して発光層63の厚みをより薄くした発光素子60を作製し、印加電圧、発光効率又は素子寿命を測定する。得られた測定値と上記基準値とに基づいて、目的に応じた適当な上記の厚みを決定する。
 あるいは、発光層63の厚さは、例えば、発光素子60中の各層間のキャリアの注入性及び/又はキャリアの輸送性のシミュレーションによる評価と、それに基づく実証実験とにより、目的に応じた厚みとして決定することが可能である。
 発光素子60は、発光層33と、それよりも薄い発光層63とを含むタンデム発光素子である。そのため発光層63には、発光層63の厚さに見合った正孔が供給される。そのため、発光層63では、電子と結合できない余剰正孔の発生なしに電子と正孔が再結合する。一方で発光層33では、実質的に理論値の通りの量の電子と正孔が再結合する。よって、積層方向に重なるいずれの発光層33、63も、その厚さに応じた強度の光を出射する。また、いずれの発光層33、63においても、余剰正孔の発生が防止される。したがって、本実施形態では、前述した実施形態2に比べて、消費電流のさらなる低減が実現され、消費電力のさらなる低減が実現される。このように、複数の発光層を備えたタンデム発光素子60において各々の発光層自体の体積(厚み)を変えることで、複数の発光層間のキャリアバランスが取られ、キャリア供給量の不均衡の問題が解決され得る。
 したがって、本実施形態のタンデム発光素子60を複数備えた露光ヘッドは、その消費電力削減を実現する観点からより一層効果的である。
 トップエミッション型の発光素子では、酸素又は水分の浸入により第二電極35が劣化すると電子注入性が低下し、結果として発光層63への電子供給量が少なくなることがある。しかしながら、このような場合を想定して、当初の設計段階から第二電極35側の発光層63の厚さを理論値よりも薄くすると、第二電極35の劣化に伴う発光層63における余剰の正孔の発生を防止することが可能となる。このような第二電極35が劣化したときの対策としても、発光層33に対して発光層63をより薄くする構成は有効である。
 また、発光層33に対して発光層63をより薄くする構成は、電子輸送層34を有機系材料で構成した場合のキャリアバランスを整える対策としても有効である。電気機能層を有機系材料のみで構成することは、発光素子の製造過程における発光素子への熱的ダメージを防止する観点から好ましい。一方で、有機系材料で構成された電子輸送層の電子輸送能力は、無機材料で構成された電子輸送層のそれよりも劣る傾向にある。そのため、電子輸送層34を有機系材料で構成すると、第二電極35側の発光層への電子供給量が不十分となることがある。発光層33に対して発光層63をより薄くすると、機能層52中の電荷生成層から供給される電子及び/又は正孔と、各電極から供給される正孔及び/又は電子とのバランス(キャリアバランス)が適正化される。よって、電子輸送層34を有機系材料で構成する場合でも、余剰キャリアの生成が抑制され、消費電力の削減が実現され得る。
 〔実施形態4〕
 本実施形態は、発光素子のそれぞれは、第二方向Yにおいて、体積が異なる三つの発光層を含んでいる一形態である。本実施形態の露光ヘッドは発光素子の構成が異なる以外は前述した実施形態2の露光ヘッドと同様の構成を有している。図10に、本実施形態における発光素子の層構成を模式的に示す。図10に示されるように、発光素子70は、発光層63と電子輸送層34との間に電子輸送層71、機能層72、及び発光層73をさらに有する以外は、前述した実施形態3の発光素子60と実質的に同様の構成を有している。
 電子輸送層71の構成は、機能層52中の電子輸送層及び電子輸送層34のそれと同じであってもよいし、異なっていてもよい。
 機能層72は、n型電荷生成層、p型電荷生成層、及び正孔輸送層を第一電極31側からこの順で有している。機能層72中のn型電荷生成層の構成は、機能層52中のn型電荷生成層のそれと同じであってもよいし、異なっていてもよい。機能層72中のp型電荷生成層の構成は、機能層52中のp型電荷生成層のそれと同じであってもよいし、異なっていてもよい。機能層72中の正孔輸送層は、正孔輸送層32及び機能層52中の正孔輸送層のそれと同じであってもよいし、異なっていてもよい。
 発光層73は、発光層33、63と同様にインコヒーレント光を出射する半導体の粒子を含む発光層である。発光層73が含む半導体の粒子は、本開示の効果が得られる範囲において発光層33、63のそれと同じであってもよいし、異なっていてもよい。また、発光層73が含む半導体の粒子の粒径は、本開示の効果が得られる範囲において発光層63のそれと同じであってもよいし、異なっていてもよい。
 発光層73は、発光層63に比べてより薄い。すなわち、発光素子70は、発光層33と、それよりも薄い発光層63と、それよりもさらに薄い発光層73とを含むタンデム発光素子である。発光層33の厚さを1としたときの発光層63の厚さは0.1~0.9であり、発光層63の厚さを1としたときの発光層73の厚さは0.1~0.9である。
 なお、本実施形態では、機能層52中の正孔輸送層から機能層72中の電子輸送層までの層の集合が、主に発光層63の発光のために機能する層であるため、この層の集合を第二スタックとも言う。また、本実施形態では、機能層72中の正孔輸送層から電子輸送層34までの層の集合が、主に発光層73の発光のために機能する層である。この層の集合を第三スタックとも言う。
 発光素子70は、前述したステップS16とステップS17との間に、n型電荷生成層を作製するステップ、p型電荷生成層を作製するステップ、及びステップS14からステップS16と同様のステップの実施、を2回繰り返すことによって製造され得る。
 発光素子70も、他の実施形態の発光素子と同様に、発光に寄与できない余剰キャリア生成が抑制でき、かつ、いずれの発光層に対しても適正な量のキャリアが供給され得る。
 したがって、本実施形態のタンデム発光素子70を複数備えた露光ヘッドは、その消費電力削減を実現する観点からより一層効果的である。
 発光素子70は、三つのスタックのうちの隣り合う二つのスタックにおいてキャリアバランスを調整した結果、残りの一つのスタックにおいて良好なキャリアバランスが得られない場合に、当該残りの一つのスタックにおけるキャリアバランスを調整するのに好適である。このような場合の発光素子70の構成の例には、第一スタックと第二スタックとにおいて対応する電気機能層の厚さが異なる構成、第一スタックと第二スタックとにおいて対応する電気機能層の材料が異なる構成、及び、第一スタックに含まれる発光層の材料と第二スタックに含まれる発光層の材料が異なる構成、からなる群から選ばれる1以上の構成を含む発光素子において、少なくとも第二スタックと第三スタックとの間で発光層の厚さの比率が前述の厚みの比率となっている構成、が含まれる。
 〔実施形態5〕
 本実施形態では、発光素子のそれぞれは、第二方向Yにおいて、体積が異なる少なくとも二つの発光層を含んでいる。本実施形態の露光ヘッドは発光素子の構成が異なる以外は前述した実施形態2の露光ヘッドと同様の構成を有している。図11に、本実施形態における発光素子の層構成を模式的に示す。図11に示されるように、発光素子80は、発光層33に代えて発光層83を有する以外は、前述の実施形態2における発光素子50と同様の構成を有している。発光層83は、その面積が発光層33のそれよりも小さい以外は発光層33と同様の構成を有している。
 発光素子80は、より小さい面積を有する発光層83と、より大きい面積を有する発光層53とを含むタンデム発光素子である。発光層の「面積」とは、光が出射する側(第二電極35側)から見たときの個々の発光層の面積である。例えば、発光層83の面積は、発光層53の面積に対して10~90%である。発光層83の面積は、発光効率を高める観点から発光層53の面積に対して10%以上であることが好ましく、20%以上であることがより好ましく、30%以上であることがさらに好ましい。一方で、発光層83の面積は、余剰キャリアの発生を抑制して消費電力を低減する観点から、発光層53の面積に対して1よりも小さいことが好ましく、90%以下であることがより好ましく、80%以下であることがさらに好ましい。本実施形態における発光層の面積は、前述した発光層の厚さと同様の方法によって決定することが可能である。
 発光素子80は、より小さい面積を有する発光層83と、より大きい面積を有する発光層53とを含むタンデム発光素子である。したがって、発光層53に対するキャリア(電子及び/又は正孔)の供給量が発光層83に対するキャリア(電子及び/又は正孔)の供給量よりも多くなる場合において、キャリア供給が過剰となる発光層53の体積が発光層83のそれよりも大きくなっている。よって、発光素子80においても、発光素子80中の全ての発光層のキャリアバランスが適性化される。
 このように、発光素子80では、実施形態3、4の発光素子と同様に、発光に寄与できない余剰キャリア生成が抑制され、発光層83及び発光層53のいずれにおいても適正な量のキャリアが生成される。よって、発光素子80も高効率で高輝度な発光が可能となる。
 したがって、本実施形態のタンデム発光素子80を複数備えた露光ヘッドは、電子写真装置の低消費電力化と高精細化とを実現する観点からより一層効果的である。
 〔実施形態6〕
 本実施形態は、発光素子のそれぞれは、第二方向Yにおいて、体積が異なる三つの発光層を含んでいる一形態である。本実施形態の露光ヘッドは発光素子の構成が異なる以外は前述した実施形態4の露光ヘッドと同様の構成を有している。図12に、本実施形態における発光素子の層構成を模式的に示す。図12に示されるように、発光素子90は、発光層33、63、73に代えて発光層93、103、113を有する以外は、前述した実施形態4の発光素子70と実質的に同様の構成を有している。
 発光層93、103、113は、同じ厚さを有し、異なる面積を有している。発光素子90は、最も小さい面積を有する発光層93と、次いで小さい面積を有する発光層103と、最も大きい面積を有する発光層113とを含むタンデム発光素子である。発光層93の面積は、発光層103の面積を1としたときの0.1~0.9である。発光層103の面積は、発光層113の面積を1としたときの0.1~0.9である。
 発光素子90も、実施形態3~5の発光素子と同様に、発光に寄与できない余剰キャリア生成が抑制でき、かつ、いずれの発光層に対しても適正な量のキャリアが生成され得る。
 したがって、本実施形態のタンデム発光素子90を複数備えた露光ヘッドは、発光効率が高く、その消費電力削減を実現する観点からより一層効果的である。
 なお、発光素子90は、三つのスタックのうちの隣り合う二つのスタックにおいてキャリアバランスを調整した結果、残りの一つのスタックにおいて良好なキャリアバランスが得られない場合に、当該残りの一つのスタックにおけるキャリアバランスを調整するのに好適である。このような発光素子の構成の例には、第一スタックと第二スタックとにおいて対応する電気機能層の厚さが異なる構成、第一スタックと第二スタックとにおいて対応する電気機能層の材料が異なる構成、及び、第一スタックに含まれる発光層の材料と第二スタックに含まれる発光層の材料が異なる構成、からなる群から選ばれる1以上の構成を含む発光素子において、少なくとも第二スタックと第三スタックとの間で発光層の面積の関係が前述の面積の比率となっている構成、が含まれる。
 実施形態3~6において、発光素子のそれぞれは第二方向Yにおいて、体積が異なる少なくとも二つの発光層を含んでいる。このような構成によれば、前述した実施形態2におけるタンデム発光素子に比べて、発光効率及び発光寿命をさらに改善することができる。
 〔その他の実施形態〕
 第二方向Yにおける全ての発光層のキャリアバランスの適性化の観点から、本開示の発光素子では、第二方向Yにおける第二電極35側の発光層の厚さが、第一電極31側の発光層のそれに比べて厚くなっていてもよい。また、第二方向Yにおける全ての発光層のキャリアバランスの適性化の観点から、本開示の発光素子では、第二方向Yにおける第二電極35側の発光層の面積が、第一電極31側の発光層のそれに比べて小さくなっていてもよい。このような構成によっても、状況に応じて第二方向Yにおける全ての発光層のキャリアバランスの適性化が可能であり、発光に寄与できない余剰キャリア生成が抑制でき、かつ、いずれの発光層に対しても適正な量のキャリアが供給され得る。よって、上記の構成でも、高効率で高輝度な発光が可能となり得る。
 本開示は上述した各実施形態に限定されず、請求項に示した範囲で種々の変更が可能である。異なる実施形態にそれぞれ開示された技術的手段を適宜組み合わせて得られる実施形態も、本開示の技術的範囲に含まれる。あるいは、本開示の効果が得られる範囲において、実施形態に開示された技術的手段の一部を欠く実施形態も、本開示の技術的範囲に含まれる。さらに、各実施形態にそれぞれ開示された技術的手段を組み合わせることにより、新しい技術的特徴を形成することができる。
 前述した本開示によれば、電子写真装置における高精細な印刷の高速化と高効率化とが可能な露光を実現することができる。本開示は、高速かつ高精細な電子写真技術の実現に寄与することが期待され、また電子写真装置の構成に革新的な変化をもたらすことが期待される。このような本開示の技術は、例えば、国連が提唱する持続可能な開発目標(SDGs)の目標12「つくる責任つかう責任」及び目標9「産業と技術革新の基盤をつくろう」等の達成に貢献することが期待される。
 以下、実施形態3~6に示すような、タンデム発光素子中の発光層が異なる体積を有することの有効性を、半導体の粒子を含む発光層を有する発光素子の場合を例に具体的に説明する。なお、以下の例において、第一電極が陽極であり、第二電極が陰極とする。また、同じ機能を有する層が2以上存在する場合では、陽極(第一電極)から数えた序数を付けて示す。
 〔実施例1〕
 2層の赤色光から近赤外光を出射する発光層(発光ピーク波長:650nm、半値全幅:200nm)を有するタンデム発光素子を下記条件iから条件iiiの3種類の条件で作製した。発光層が含む半導体の粒子はInP(粒径:3~10nm)を使用した。なお、条件iから条件iiiまで、発光領域は直径10μmの真円形である。

 条件iから条件iiiのタンデム発光素子のそれぞれについて、放射束を測定した。放射束は、Siフォトダイオードを利用した光パワーメーターの受光面に発光素子の発光領域を正対させて測定した。放射束は0.10μW以上であれば、高速での電子写真技術の露光ヘッドとして実用上問題ない、と言える。
 また、条件iから条件iiiのタンデム発光素子のそれぞれについて、素子寿命、駆動電圧、及び電流効率を測定した。
 タンデム発光素子の放射束は、条件iで0.20μW、条件iiで0.22μW、条件iiiで0.19μWであった。これは、後述のシングル発光素子のそれに対して、条件iで1.67倍、条件iiで1.83倍、条件iiiで1.58倍であった。
 また、タンデム発光素子の電流効率(=放射束/駆動電流)は、条件iで0.43W/A、条件iiで0.48W/A、条件iiiで0.39W/Aであった。これは、後述のシングル発光素子のそれに対して、1.71倍、条件iiで1.91倍、条件iiiで1.55倍であった。
 さらに、タンデム発光素子の素子寿命は、後述のシングル発光素子のそれに対して、条件iで2.0倍、条件iiで2.1倍、条件iiiで1.9倍、であった。
 さらに、タンデム発光素子の駆動電圧は、後述のシングル発光素子のそれに対して、条件iで2.0倍、条件iiで1.94倍、条件iiiで2.0倍、であった。
 〔比較例1〕
 単層の赤色光から近赤外光を出射する発光層(発光ピーク波長:650nm、半値全幅:200nm)を有する比較用のシングル発光素子を作製した。シングル発光素子の層構成は以下の通りである。

 実施例1と同様に、シングル発光素子の最大光量を測定し、またシングル発光素子の素子寿命、駆動電圧、及び電流効率を測定した。
 その結果、シングル発光素子の放射束は0.12μWであった。また、シングル発光素子の電流効率は0.251W/Aであった。また、比較例1のシングル発光素子を、等倍レンズと結合させた後の電子写真感光体上の放射照度は0.10μW程度である。この値では、2400dpiを超える高精細画像の印字の際には照射照度が不足する可能性がある。
 このように、発光層を複数有するタンデム発光素子を用いることで、露光ヘッドの光源における発光領域のサイズをより小さくしながら、高速印刷に必要な放射束を十分に確保できるようになるため、高速かつ高精細に対応できる電子写真装置用の露光ヘッドを実現するために好適である。

Claims (8)

  1.  電子写真感光体の表面に対向して配置される露光ヘッドであって、
     第一方向に並んで配置されているとともに、前記電子写真感光体の表面に形成されるべき静電潜像に対応する光を前記第一方向に交差する第二方向へ出射する複数の発光素子を有し、
     複数の前記発光素子のそれぞれは、前記第二方向において、第一電極、インコヒーレント光を出射する半導体の粒子を含む発光層、及び第二電極がこの順で重なって構成されており、
     前記発光層は、前記電子写真感光体の感度スペクトルの範囲内に発光のピーク波長を有し、かつ
     前記電子写真感光体の感度スペクトルの半値全幅に対する前記発光層の発光のピーク波長の半値全幅の割合が25%以上である、
    露光ヘッド。
  2.  前記発光層の発光の波長の範囲が620nm以上1500nm以下であり、かつ前記発光層の発光のピーク波長の前記半値全幅が150nmよりも大きい、請求項1に記載の露光ヘッド。
  3.  前記半導体の粒子の個数基準の粒度分布における半値全幅が5nm以上である、請求項1又は2に記載の露光ヘッド。
  4.  前記半導体は、GaAs、InP、GaSb、CdTe、CdSe、CdZnTe、CdMnTe、ZnTe、CuInS、CuInSe、CuGaSe、HgSe、それらの三元混晶、及びそれらの四元混晶からなる群から選ばれる1以上の半導体である、請求項1~3のいずれか1項に記載の露光ヘッド。
  5.  前記第一方向における前記発光素子の素子ピッチが43μm以下であり、前記第一方向における前記発光素子の素子サイズの前記素子ピッチに対する比が0.7以上である、請求項1~4のいずれか1項に記載の露光ヘッド。
  6.  前記発光素子のそれぞれは、前記第二方向において、前記第一電極と前記第二電極との間に、前記発光層及びそれに重なる電気機能層の組が複数組重ねられて構成されている、請求項1~5のいずれか1項に記載の露光ヘッド。
  7.  前記発光素子のそれぞれは、前記第二方向において、体積が異なる少なくとも二つの前記発光層を含む、請求項6に記載の露光ヘッド。
  8.  電子写真感光体と、
     前記電子写真感光体を帯電させる帯電装置と、
     帯電した前記電子写真感光体に光を照射して静電潜像を形成する請求項1~7のいずれか1項に記載の露光ヘッドと、
     前記電子写真感光体の表面に形成された前記静電潜像をトナーで現像する現像装置と、
     前記電子写真感光体の表面に形成されたトナー像を記録媒体に転写する転写装置と、
     前記記録媒体上に転写された前記トナー像を前記記録媒体に定着する定着装置と、を有する電子写真装置。
