Abstract

본 발명은 화학식 1로 표시되는 실리콘 함유 화합물을 포함하는 것을 특징으로 하는 저 유전율 실리콘 함유 박막 형성용 전구체 및 상기 전구체를 이용한 박막 형성 방법에 관한 것으로서, 우수한 내식각성을 가지는 전구체를 사용함으로써 고품질의 저 유전율 박막을 형성할 수 있는 효과를 나타낸다.

Description

저 유전율 실리콘 함유 박막 형성용 전구체 및 이를 이용한 저 유전율 실리콘 함유 박막 형성 방법
본 발명은 실리콘 함유 박막 형성용 전구체 및 이를 이용한 실리콘 함유 박막 형성 방법에 관한 것으로, 더욱 상세하게는, 2개의 실란올기(silanol group)가 연결된 다이알콕시 다리 결합형 다이실란 구조(dialkoxy-bridged disilane structure)의 실리콘 함유 화합물을 이용하여 저 유전율 박막을 형성할 수 있는 전구체 및 상기 전구체를 이용한 실리콘 함유 박막 형성 방법에 관한 것이다.
반도체 소자의 소형화, 고집적화에 따라 캐패시터에 저장된 데이터를 잘 읽기 위해 센싱 마진(Sensing Margin) 확보가 필수적이며, 이를 위한 연구개발이 진행되고 있다. 캐패시터는 통상적인 비트 라인 사이에 형성된 스토리지 노드 콘택에 랜딩되고 상기 스토리지 노드 콘택은 기판과 접촉되는 구조로 이루어진다. 이때, 상기 비트 라인과 스토리지 노드 콘택 간 혹은 비트 라인 간 기생 캐패시턴스가 발생할 수 있는데, 이를 줄이기 위해서는 비트 라인의 측벽에 저 유전상수를 갖는 절연막(spacer)을 형성할 필요가 있다.
상기 저 유전상수를 갖는 절연 물질은 SOD(Spin-On Dielectric) 방식 및 화학 기상 증착 방식(Chemical vapor deposition, 이하, CVD)으로 형성될 수 있으며, 이러한 예로는 불소를 포함하는 실리콘 산화막(Fluorinated Silicate Glass, 이하 FSG막) 및 카본을 포함하는 실리콘 산화막(SiCO), 실리콘 질화막(SiN), 카본을 포함하는 실리콘 질화막(SiCN)을 들 수 있다.
종래에 저 유전율 박막을 형성하기 위해 사용되는 전구체로는 옥타메틸사이클로테트라실록산(OMCTS), 디에톡시메틸실란(DEMS), 테트라에톡시오르소실리케이트(TEOS) 등을 들 수 있다. 상기 전구체는 액상으로 증착 공정을 위한 기화에 유리하나 형성된 박막의 밀도가 낮아 내식각성이 열화되는 문제점이 발생하여 적용범위에 제한이 따른다.
본 발명은 상기와 같은 종래기술들을 감안하여 안출된 것으로, 박막 형성 공정에서 에너지를 인가하여 쉽게 분해될 수 있는 화학구조의 실리콘 함유 화합물을 통해 분자 내의 탄소 함량비를 조절하기 용이하고 형성된 박막의 밀도를 개선하며 내식각성이 향상될 수 있는 저 유전율 실리콘 함유 박막 형성용 전구체를 제공하는 것을 그 목적으로 한다.
또한, 상기 저 유전율 실리콘 함유 박막 형성용 전구체를 사용함으로써 저 유전율 실리콘 함유 박막을 형성할 수 있는 방법을 제공하는 것을 그 목적으로 한다.
상기와 같은 목적을 달성하기 위한 본 발명의 저 유전율 실리콘 함유 박막 형성용 전구체는 하기 화학식 1로 표시되는 실리콘 함유 화합물을 포함하는 것으로서, 상기 저 유전율 실리콘 함유 박막 형성용 전구체를 사용하여 형성되는 박막의 유전상수가 3.6 내지 4.4인 것을 특징으로 한다.

상기 화학식 1에서,
R은 각각 독립적으로 수소원자 또는 C1-C6의 직쇄형, 분지형 또는 고리형 알킬기, C1-C6의 직쇄형, 분지형 또는 고리형 관능기를 포함하는 알릴기, C1-C6의 직쇄형, 분지형 또는 고리형 관능기를 포함하는 비닐기, C1-C6의 직쇄형, 분지형 또는 고리형 관능기를 포함하는 알콕시기, 1차 또는 2차 아민기, 또는 C1-C6의 관능기를 포함하는 페닐기이며, n은 1 내지 6의 정수이다.
이때, 상기 저 유전율 실리콘 함유 박막 형성용 전구체는 용매를 추가적으로 할 수 있다. 상기 용매로는 C1-C16의 포화 또는 불포화 탄화수소, 케톤, 에테르, 글라임, 에스테르, 테트라하이드로퓨란, 3차 아민 중 어느 하나 또는 그 이상을 사용할 수 있으며, 상기 저 유전율 실리콘 함유 박막 형성용 전구체 총 중량에 대하여 1 내지 99 중량%로 포함될 수 있다.
또한, 상기 화학식 1로 표시되는 실리콘 함유 화합물에서 두 개의 실란올기(silanol group)가 서로 동일한 구조일 수 있다.
또한, 상기 화학식 1로 표시되는 실리콘 함유 화합물에서 n은 2일 수 있다.
또한, 상기 화학식 1로 표시되는 실리콘 함유 화합물에서 R 중 어느 하나 또는 그 이상은 수소원자일 수 있다.
또한, 상기 화학식 1로 표시되는 실리콘 함유 화합물은 하기 화학식 1-1로 표시되는 실리콘 함유 화합물일 수 있다.

본 발명의 저 유전율 실리콘 함유 박막 형성 방법은 상기 저 유전율 실리콘 함유 박막 형성용 전구체를 이용하여 기판 상에 박막을 형성하는 단계를 포함할 수 있다.
또한, 상기 기판 상에 박막을 형성하는 단계 후에 에칭하는 단계를 추가적으로 포함할 수 있다.
또한, 상기 저 유전율 실리콘 함유 박막은 에칭시 식각 속도가 9Å/min 이하일 수 있으며, 에칭시 식각 속도가 0.03 내지 9Å/min일 수도 있다.
또한, 상기 에칭하는 단계는 상기 저 유전율 실리콘 함유 박막이 형성된 기판을 식각 용액에 처리하는 공정을 포함할 수 있다.
또한, 상기 기판 상에 박막을 형성하는 공정은 기판의 표면에 상기 박막 형성용 전구체를 증착하여 전구체 박막을 형성하는 공정, 상기 전구체 박막을 반응성 가스와 반응시키는 공정을 포함할 수 있다.
이때, 상기 반응성 가스는 질소(N2), 암모니아(NH3), 히드라진(N2H4), 아산화질소(N2O), 산소(O2), 수증기(H2O), 오존(O3), 과산화수소(H2O2), 실란(silane), 수소(H2), 다이보레인(B2H6) 중 어느 하나 또는 그 이상을 사용할 수 있다.
또한, 상기 전구체 박막을 형성하는 공정은 상기 박막 형성용 전구체를 기화시켜 챔버 내부로 이송시키는 공정을 포함할 수 있다.
또한, 상기 기판 상에 박막을 형성하는 공정을 수행할 때 기판의 표면 온도는 400 내지 700℃의 범위에서 상기 박막 형성용 전구체를 증착함으로써 박막을 형성할 수 있다.
또한, 상기 증착은 SOD(Spin-On Dielectric, SOD) 공정, 저온 플라즈마(Low Temperature Plasma, LTP) 공정, 화학 기상 증착(Chemical Vapor Deposition, CVD) 공정, 플라즈마 화학 기상 증착(Plasma Enhanced Chemical Vapor Deposition, PECVD) 공정, 고밀도 플라즈마 화학 기상 증착(High Density Plasma -Chemical Vapor Deposition, HDPCVD) 공정, 원자층 증착(Atomic Layer Deposition, ALD) 공정, 또는 플라즈마 원자층 증착(Plasma-Enhanced Atomic Layer Deposition, PEALD) 공정 중 어느 하나의 공정 또는 이를 기반으로 하는 응용 공정을 통해 증착 공정을 수행할 수 있다.
또한, 상기 기판 상에 박막을 형성하는 단계는 상기 실리콘 함유 박막 형성용 전구체를 기판에 공급하고 플라즈마를 인가하여 박막을 형성하는 단계를 포함할 수 있다.
또한, 상기 기판 상에 박막을 형성하는 단계에 앞서 상기 실리콘 함유 박막 형성용 전구체를 DLI(Direct Liquid Injection)을 통해 챔버 내부로 이송시키는 단계를 포함할 수 있다.
또한, 본 발명의 박막 형성 방법에 따라 수득되는 박막은 X선 광전자 분광법(XPS)으로 측정했을 때 탄소 함유량이 3 내지 22 at%인 것일 수 있고, 또한, 굴절율(RI)이 1.60 내지 1.85인 것일 수 있으며, X선 반사 측정법(XRR)에 의해 산출된 밀도가 2.2 내지 2.5 g/㎤인 것일 수 있다.
본 발명에 따른 전구체는 박막 형성 공정에서 에너지를 인가하여 쉽게 분해될 수 있는 화학구조로 이루어져 있으므로 저 유전율 실리콘 함유 박막의 형성 공정에 적용하면 분자 내의 탄소 함량비를 조절하기 용이하고 형성된 박막의 밀도를 개선하고 내식각성을 향상시키는 효과를 얻을 수 있다.
또한, 상기 전구체를 사용한 박막 형성 공정을 통해 고품질의 저 유전율 실리콘 함유 박막을 제조할 수 있다.

이하 본 발명을 보다 상세히 설명한다. 본 명세서 및 청구범위에 사용된 용어나 단어는 통상적이거나 사전적인 의미로 한정해서 해석되어서는 아니되며, 발명자는 그 자신의 발명을 가장 최선의 방법으로 설명하기 위해 용어의 개념을 적절하게 정의할 수 있다는 원칙에 입각하여 본 발명의 기술적 사상에 부합하는 의미와 개념으로 해석되어야만 한다.
본 발명에 따른 저 유전율 실리콘 함유 박막 형성용 전구체는 하기 화학식 1로 표시되는 실리콘 함유 화합물을 포함하는 것을 특징으로 한다.

상기 화학식 1에서,
R은 각각 독립적으로 수소원자 또는 C1-C6의 직쇄형, 분지형 또는 고리형 알킬기, C1-C6의 직쇄형, 분지형 또는 고리형 관능기를 포함하는 알릴기, C1-C6의 직쇄형, 분지형 또는 고리형 관능기를 포함하는 비닐기, C1-C6의 직쇄형, 분지형 또는 고리형 관능기를 포함하는 알콕시기, 1차 또는 2차 아민기, 또는 C1-C6의 관능기를 포함하는 페닐기이며, n은 1 내지 6의 정수이다.
상기 화학식 1로 표시되는 실리콘 함유 화합물은 2개의 실란올기(silanol group)가 연결된 다이알콕시 다리 결합형 다이실란 구조(dialkoxy-bridged disilane structure)의 화합물로서, 2개의 실란 화합물이 대칭을 이루고 있으므로, 박막 형성 공정의 전구체로 사용할 때 최적의 증착 효율을 얻을 수 있다. 즉, 상기 화학식 1에서 독립적으로 결합되는 관능기 R에 따라 비대칭 화학구조를 이룰 수도 있으나, 두 개의 실란올기(silanol group)가 서로 동일한 구조를 이룸으로써 화합물의 대칭적 화학구조를 취할 수도 있다.
이를 위하여, 상기 화학식 1로 표시되는 실리콘 함유 화합물에서 n은 2일 수 있다. 또한, 증착 공정에서의 화합물의 분해나 상온에서의 성상을 고려하여 상기 화학식 1로 표시되는 실리콘 함유 화합물에서 R 중 어느 하나 또는 그 이상은 수소원자인 화합물을 포함할 수 있다.
이러한 상기 화학식 1로 표시되는 실리콘 함유 화합물로는 하기 화학식 1-1로 표시되는 실리콘 함유 화합물을 예시할 수 있다.

도 1에서는 본 발명의 실리콘 함유 화합물이 박막 형성 공정에 적용되는 경우를 개념적으로 설명하고 있다. 즉, 2개의 실란올기는 알킬기에 대해 낮은 결합에너지를 가지고 있어 절단(break-up)되기 용이하기 때문에 플라즈마를 인가하면 산소 원자에 라디칼이 형성된 중간체로 분해된다. 이를 통해 반응 사이트를 가진 두개의 실리콘 단량체가 형성되기 때문에 박막이 형성되는 속도를 크게 높일 수 있게 된다. 또한, 상기 반응 사이트와 박막 표면의 반응기가 기밀하게 결합될 수 있기 때문에 형성된 박막의 밀도를 향상시키며 내식각성을 향상시킬 수 있게 된다. 또한, 상기 화학식 1에서 R은 실리콘 원자에 결합되어 있기 때문에 일단 박막 표면에 흡착한 후 박막 내에 Si-C 결합을 형성하게 된다. 이러한 표면 흡착 과정을 통해 형성되는 실리콘 함유 박막의 유전율을 낮출 수 있게 된다.
상기 화학식 1로 표시되는 실리콘 화합물의 연결기는 실란올기와의 연결 및 에너지 인가에 의한 분해가 용이한 구조로 이루어진 것으로서 관능기를 포함하거나 포함하지 않는 분지형 알킬기에서 선택될 수 있다.
또한, 본 발명의 전구체는 용매를 추가적으로 포함할 수 있다. 상기 용매로는 C1-C16의 포화 또는 불포화 탄화수소, 케톤, 에테르, 글라임, 에스테르, 테트라하이드로퓨란, 3차 아민 중 어느 하나 또는 이들의 혼합물을 사용할 수 있다. 상기 C1-C16의 포화 또는 불포화 탄화수소의 예로는 톨루엔, 헵탄 등을 들 수 있으며, 3차 아민으로는 디메틸에틸아민을 들 수 있다.
특히, 실리콘 함유 화합물이 실온에서 고체 상태인 경우 이를 용해할 수 있는 용매를 포함하는 것이 바람직하다. 즉, 상기 용매를 포함하는 경우, 상기 실리콘 함유 화합물을 용해할 수 있는 용매 및 함량으로 함유되게 되며, 상기 실리콘 함유 박막 형성용 전구체 총 중량에 대하여 1 내지 99 중량%로 포함되는 것이 바람직하다.
상기 용매를 포함하거나 포함하지 않는 전구체는 기화할 수 있는 것이기 때문에 이를 전구체 가스 형태로 챔버 내로 공급할 수 있다. 따라서, 실리콘 함유 화합물의 종류에 따라 실온에서 액상으로 존재하며, 쉽게 기화될 수 있는 경우에는 별도의 용매 없이도 박막 형성 공정을 수행할 수 있다.
이와 같은 전구체를 사용함으로써 저 유전율 실리콘 함유 박막을 형성할 수 있다. 이때, 상기 박막 형성 방법은 상기 저 유전율 실리콘 함유 박막 형성용 전구체를 이용하여 기판 상에 박막을 형성하는 단계를 포함하는 것일 수 있다.
본 발명의 저 유전율 실리콘 함유 박막 형성 방법은 또한, 상기 기판 상에 박막을 형성하는 단계 후에 에칭하는 단계를 추가적으로 포함할 수 있다.
또한, 상기 저 유전율 실리콘 함유 박막은 에칭시 식각 속도가 9Å/min 이하일 수 있으며, 바람직하게는, 에칭시 식각 속도가 0.03 내지 9Å/min인 특성을 나타내는 것일 수 있다.
또한, 상기 에칭하는 단계는 상기 저 유전율 실리콘 함유 박막이 형성된 기판을 식각 용액에 처리하는 공정을 포함할 수 있다.
또한, 상기 기판 상에 박막을 형성하는 공정은 기판의 표면에 상기 박막 형성용 전구체를 증착하여 전구체 박막을 형성하는 공정, 상기 전구체 박막을 반응성 가스와 반응시키는 공정을 포함할 수 있다.
이때, 상기 반응성 가스는 질소(N2), 암모니아(NH3), 히드라진(N2H4), 아산화질소(N2O), 산소(O2), 수증기(H2O), 오존(O3), 과산화수소(H2O2), 실란(silane), 수소(H2), 다이보레인(B2H6) 중 어느 하나 또는 그 이상을 사용할 수 있다.
또한, 본 발명의 박막 형성 공정을 수행하기 위해서, 상기 박막 형성용 전구체를 기화시켜 챔버 내부로 이송시키는 공정을 포함할 수 있다.
또한, 상기 기판 상에 박막을 형성하는 공정을 수행할 때 기판의 표면 온도는 400 내지 700℃의 범위에서 상기 박막 형성용 전구체를 증착함으로써 박막을 형성하는 것이 바람직하다.
또한, 상기 실리콘 함유 화합물을 사용하여 저 유전율 실리콘 함유 박막을 형성할 때, SOD(Spin-On Dielectric, SOD) 공정, 저온 플라즈마(Low Temperature Plasma, LTP) 공정, 화학 기상 증착(Chemical Vapor Deposition, CVD) 공정, 플라즈마 화학 기상 증착(Plasma Enhanced Chemical Vapor Deposition, PECVD) 공정, 고밀도 플라즈마 화학 기상 증착(High Density Plasma Chemical Vapor Deposition, HDPCVD) 공정, 원자층 증착(Atomic Layer Deposition, ALD) 공정, 또는 플라즈마 원자층 증착(Plasma-Enhanced Atomic Layer Deposition, PEALD) 공정 중 어느 하나의 공정 또는 이를 기반으로 하는 응용 공정을 통해 증착 공정을 수행할 수 있다.
예를 들어, HDP-CVD 공정을 적용할 경우 상압 화학 기상 증착 공정(AP-CVD), 저압 화학 기상 증착 공정(LP-CVD) 또는 플라즈마 화학 기상 증착 공정(PE CVD)에 비해 고진공 및 고파워에서 진행될 수 있기 때문에 구조적으로 치밀하고 밀도가 우수한 박막을 형성할 수 있게 된다.
또한, 상기 기판 상에 박막을 형성하는 단계는 상기 실리콘 함유 박막 형성용 전구체를 기판에 공급하고 플라즈마를 인가하여 박막을 형성하는 단계를 포함할 수 있다.
구체적으로 상기 플라즈마를 인가하는 공정을 위하여 0.1 내지 10Torr의 챔버 내 압력 조건에서 수행할 수 있다. 또한, 상기 챔버 내에 플라즈마를 형성하기 위한 소스 파워는 15 내지 9,000W, 바이어스 파워는 0 내지 5,000W가 적절하다. 또한, 상기 바이어스 파워는 경우에 따라서 가하지 않을 수도 있다.
또한, 전술한 바와 같이, 전구체를 챔버 내부로 이송한 후 박막을 형성하게 되는데, 이를 위하여, 상기 저 유전율 실리콘 함유 박막 형성용 전구체를 DLI(Direct Liquid Injection)을 통해 챔버 내부로 이송시킬 수 있다. 즉, 상기 전구체를 챔버 내부로 이송시킨 후, 상기 챔버 내부로 이송된 상기 전구체와 다른 소스 가스가 기판에 공급된 상태에서 플라즈마를 인가하여 박막을 형성하는 단계를 포함하여 박막을 형성할 수 있다.
예를 들어, 비트 라인의 측벽에 상기 저 유전율 실리콘 함유 박막 형성용 전구체의 가스, 산소 가스, 수소 가스, 비활성 가스인 아르곤(Ar) 또는 헬륨(He) 가스를 공급하고 여기에 플라즈마를 발생시킴으로써 저 유전율을 갖는 절연 물질로 절연막(spacer)을 형성할 수 있다. 또한, 불화실리콘 절연막을 형성하고자 하는 경우 불소 소스 가스를 함께 공급하여 박막을 형성할 수도 있다.
또한, 절연막의 종류에 따라 기판 상에 실리콘 소스 가스, 불소 소스 가스, 산소 가스, 수소 가스, 탄소를 포함하는 가스와 함께 비활성 가스인 아르곤(Ar) 또는 헬륨(He) 가스를 공급하고 플라즈마를 발생시킴으로써 저 유전율의 절연막을 형성할 수 있다.
상기 불소 소스로는 통상적으로 사용하는 SiF4를 사용할 수 있으며, 탄소를 포함하는 가스로는 CH4, C2H4, C2H6, C2H2, C6H6와 같은 탄화수소 가스나 메틸에톡시실란(MTES), 디에톡시메틸실란(DEMS), 디메톡시메틸실란(DMOMS), 테트라메틸사이클로테트라실록산(TOMCATS), 디메틸디메톡시실란(DMDMOS), 디메틸디옥시실릴사이클로헥산(DMDOSH), 트리메틸실란과 같은 유기실록산 소스 가스를 사용할 수 있다.
또한, 상기 박막 형성 공정에서 본 발명에서 사용되는 실리콘 함유 화합물의 구조적 특성 상 절연막이 형성될 때 미세한 공극이 형성되게 된다. 이러한 공극이 형성됨으로써 상기 절연막의 유전율을 더욱 더 낮추어 줄 수 있으며, 기존의 절연막에 비해 더 낮은 유전율을 달성할 수 있게 된다.
또한, 실리콘 함유 화합물과 박막 표면과의 결합력이 향상되기 때문에 박막이 형성되는 속도를 크게 높일 수 있게 된다. 또한, 상기 반응 사이트와 박막 표면의 반응기가 기밀하게 결합될 수 있기 때문에 형성된 박막의 밀도를 향상시킬 수 있게 된다.
또한, 상기 수소가 유입됨에 따라 내식각성을 향상시킬 수 있으므로 비트 라인의 측벽에 형성되는 절연막(spacer)의 내식각성이 우수하며, 이를 통해 저 유전 물질 증착 공정 후에 진행되는 에칭 공정에 의해 발생될 수 있는 공정 불량을 방지할 수 있게 된다.
또한, 상기 박막 형성 공정을 적용하면 저 유전율 실리콘 함유 박막을 포함하는 것을 특징으로 하는 반도체 소자를 제조할 수 있다. 이때 상기 저 유전율 실리콘 함유 박막은 절연막으로서 FSG(Fluorinated Silicate Glass)막이나 OSG(Organo Silicate Glass) 막을 형성하게 되며, 이를 통해 고품질의 반도체 소자를 형성하게 된다.
본 발명의 박막 형성 방법에 따라 수득되는 박막은 X선 광전자 분광법(XPS)으로 측정했을 때 탄소 함유량이 3 내지 22 at%인 것일 수 있고, 또한, 굴절율(RI)이 1.60 내지 1.85인 것일 수 있으며, X선 반사 측정법(XRR)에 의해 산출된 밀도가 2.2 내지 2.5 g/㎤인 것일 수 있고, 유전상수가 3.6 내지 4.4인 것일 수도 있다. 이러한 박막 특성은 본 발명의 박막 형성 방법에 의해 얻어질 수 있는 박막 특성으로서 고품질의 저 유전율 실리콘 함유 박막을 수득할 수 있게 된다.
이하 실시예를 통하여 본 발명의 효과를 설명한다.
[실시예] 2,3-bis(dimethylsiloxy)butane의 제조
2,3-부탄다이올 48㎖(0.5mol)과 트라이에틸아민 220㎖(1.5mol)을 헥산 3.5ℓ로 희석한 용액을 저온(약 0℃)으로 냉각하고, 클로로다이메틸실란 100g(1.0mol)을 헥산 500㎖로 희석시킨 용액을 천천히 첨가한 뒤, 실온에서 약 18시간 동안 교반하였다. 최종 반응물을 필터하고 얻은 여과액의 용매를 감압 하에 제거하여 무색의 액체를 얻었다. 얻어진 액체를 감압 정제[42.0℃@5.0torr]하여 무색의 액체인 2,3-비스(다이메틸실록시)부탄[2,3-bis(dimethylsiloxy)butane] 90g (수율: 83%)을 얻었다.
생성물의 NMR 분석결과는 도 2와 같으며 특성 피크는 다음과 같다.
1H-NMR(C6D6): δ 0.16-0.18 [m, 12H, -SiH(CH 3)2], 1.09-1.12 [m, 1.3H, meso -OCH(CH 3)], 1.14-1.17 [m, 5.2H, -OCH(CH 3)], 3.60-3.66 [m, 1.6H, -OCH(CH3)], 3.67-3.72 [m, 0.4H, meso -OCH(CH3)], 4.88-4.93 [m, 1.4H, -SiH(CH3)2]
또한, 수득된 화합물의 TGA 분석 결과 도 3에서와 같이 100℃ 이하의 영역에서 중량 감소가 나타나 높은 휘발도를 보였으며, 잔여물 없이 모두 휘발되어 증착 공정에 적용 가능한 것으로 확인되었다.
[증착예] 박막 형성 공정
SiCO 박막을 증착하기 위해 ㈜CN1사 6"ATOMIC PREMIUM을 사용하여 실리콘 전구체와 산소, 수소, 헬륨을 동시에 주입하여 탄소가 함유된 실리콘 산화물 박막을 형성하였다. 후처리 공정을 진행하여 박막에 잔류한 메틸기(-CH3)를 제거하여 메틸기 형태가 아닌 탄소가 함유된 실리콘 산화물 박막을 형성되도록 하였다.
증착 단계에서는 PECVD 공정으로 박막을 형성하였다. 실리콘 전구체는 액체 상태로 5㎎/min의 유량으로 기화기로 주입한 후 기화시켜 반응기에 공급하였고, 기화기에 공급하는 기체로 헬륨을 750sccm의 유량으로 사용하였다. 동시에 산소와 수소를 공급한 후 플라즈마를 발생시켜 박막을 증착하였으며, 산소의 유량은 1sccm으로 공급하고, 수소의 유량을 30~150 sccm 범위에서 공급하였다. 이때, 기판 온도는 400℃로 가열하였으며, 플라즈마는 13.56MHz의 주파수에서 15W로 RF 전원을 공급하였으며, 샤워헤드와 기판 사이의 간격은 45㎜로 유지하였다.
후처리 단계에서는 수소와 헬륨을 반응기 내로 공급한 후 플라즈마를 발생시켜 박막 내에 잔류한 메틸기를 제거하였다. 공급한 수소의 유량은 235~705sccm까지의 범위에서 사용하였으며, 헬륨은 700sccm에서 고정하여 사용하였다. 이때의 기판 온도는 400℃로 가열하고, 플라즈마는 13.56MHz의 주파수로 350W의 RF 전원을 공급하였으며, 샤워헤드와 기판 사이의 간격은 45㎜로 유지하였다.
증착 및 후처리 단계에서 수소 유량 조건에 따라 박막을 증착하였으며, 박막별 유전상수, 밀도, 탄소함량 등을 측정하였고, 내식각성을 평가하였다. 증착된 박막의 굴절률(RI)는 Ellipsometer로 1.3~5.0 eV 범위에서 측정 및 분석하였으며, 1.96eV에서의 굴절률을 표1에 첨부하였다. 탄소 함량을 포함한 박막 내 원소 조성비는 XPS로 측정하였으며, 밀도는 XRR로 측정하였다. 유전 상수는 Hg-probe를 이용하여 증착된 박막에 접촉하여 측정하였고, 이때의 AC 주파수는 10kHz로 설정하였다. 내식각성 평가는 희석된 불화수소(HF:H2O=1:100) 용액에서 20초 동안 실온(25℃)에서 식각된 두께를 측정하여 평가하였다.

표 1의 결과를 참조하면, 본 발명의 저 유전율 실리콘 함유 박막 형성용 전구체를 사용한 공정을 통하여 수득되는 박막은 탄소 함유량이 낮고, 굴절율과 밀도가 최적화된 저 유전율 박막인 것으로 확인되었다.
본 발명은 상술한 바와 같이 바람직한 실시형태를 들어 설명하였으나, 상기 실시형태들에 한정되지 아니하며 본 발명의 정신을 벗어나지 않는 범위 내에서 당해 발명이 속하는 기술분야에서 통상의 지식을 가진 자에 의해 다양한 변형과 변경이 가능하다. 그러한 변형예 및 변경예는 본 발명과 첨부된 특허청구범위의 범위 내에 속하는 것으로 보아야 한다.

  13. 청구항 10에 있어서,
    상기 에칭하는 단계는 상기 저 유전율 실리콘 함유 박막이 형성된 기판을 식각 용액에 처리하는 것을 특징으로 하는 저 유전율 실리콘 함유 박막 형성 방법.
  14. 청구항 9에 있어서,
    상기 기판 상에 박막을 형성하는 공정은,
    기판의 표면에 상기 박막 형성용 전구체를 증착하여 전구체 박막을 형성하는 공정;
    상기 전구체 박막을 반응성 가스와 반응시키는 공정;
    을 포함하는 것을 특징으로 하는 저 유전율 실리콘 함유 박막 형성 방법.
  15. 청구항 14에 있어서,
    상기 반응성 가스는 질소(N2), 암모니아(NH3), 히드라진(N2H4), 아산화질소(N2O), 산소(O2), 수증기(H2O), 오존(O3), 과산화수소(H2O2), 실란(silane), 수소(H2), 다이보레인(B2H6) 중 어느 하나 또는 그 이상인 것을 특징으로 하는 저 유전율 실리콘 함유 박막 형성 방법.
  16. 청구항 14에 있어서,
    상기 전구체 박막을 형성하는 공정은 상기 박막 형성용 전구체를 기화시켜 챔버 내부로 이송시키는 공정을 포함하는 것을 특징으로 하는 저 유전율 실리콘 함유 박막 형성 방법.
  17. 청구항 14에 있어서,
    상기 기판 상에 박막을 형성하는 공정을 수행할 때 기판의 표면 온도는 400 내지 700℃의 범위인 것을 특징으로 하는 저 유전율 실리콘 함유 박막 형성 방법.
  18. 청구항 14에 있어서,
    상기 증착은 SOD(Spin-On Dielectric, SOD) 공정, 저온 플라즈마(Low Temperature Plasma, LTP) 공정, 화학 기상 증착(Chemical Vapor Deposition, CVD) 공정, 플라즈마 화학 기상 증착(Plasma Enhanced Chemical Vapor Deposition, PECVD) 공정, 고밀도 플라즈마 화학 기상 증착(High Density Plasma -Chemical Vapor Deposition, HDPCVD) 공정, 원자층 증착(Atomic Layer Deposition, ALD) 공정, 또는 플라즈마 원자층 증착(Plasma-Enhanced Atomic Layer Deposition, PEALD) 공정 중 어느 하나의 공정 또는 이를 기반으로 하는 응용 공정에 의해 수행되는 것을 특징으로 하는 저 유전율 실리콘 함유 박막 형성 방법.
  19. 청구항 9에 있어서,
    상기 기판 상에 박막을 형성하는 단계는 상기 실리콘 함유 박막 형성용 전구체를 기판에 공급하고 플라즈마를 인가하여 박막을 형성하는 단계를 포함하는 것을 특징으로 하는 저 유전율 실리콘 함유 박막 형성 방법.
  20. 청구항 9에 있어서,
    상기 기판 상에 박막을 형성하는 단계에 앞서 상기 실리콘 함유 박막 형성용 전구체를 DLI(Direct Liquid Injection)을 통해 챔버 내부로 이송시키는 단계를 포함하는 것을 특징으로 하는 저 유전율 실리콘 함유 박막 형성 방법.
  21. 청구항 9에 있어서,
    상기 박막은 X선 광전자 분광법(XPS)으로 측정했을 때 탄소 함유량이 3 내지 22 at%인 것을 특징으로 하는 저 유전율 실리콘 함유 박막 형성 방법.
  22. 청구항 9에 있어서,
    상기 박막은 굴절율(RI)이 1.60 내지 1.85인 것을 특징으로 하는 저 유전율 실리콘 함유 박막 형성 방법.
  23. 청구항 9에 있어서,
    상기 박막은 X선 반사 측정법(XRR)에 의해 산출된 밀도가 2.2 내지 2.5 g/㎤인 것을 특징으로 하는 저 유전율 실리콘 함유 박막 형성 방법.
