Description
본 개시는 플라즈마 상태 변수 측정 방법과 장치 관한 발명으로서, 보다 구체적으로 플라즈마의 전자 온도 및 플라즈마의 밀도를 측정하는 프로브들의 면적 비를 다르게 하여 보다 간단하게 전자의 온도 및 밀도를 측정하는 기술에 관한 발명이다.
플라즈마란 이온화된 기체로, 양이온, 음이온, 전자, 여기된 원자, 분자 및 화학적으로 매우 활성이 강한 라디칼(radical) 등으로 구성되며, 전기적 및 열적으로 보통 기체와는 매우 다른 성질을 갖기 때문에 물질의 제4상태라고도 칭한다. 이러한 플라즈마는 이온화된 기체를 포함하고 있어, 전기장 또는 자기장을 이용해 가속시키거나, 화학 반응을 일으켜 웨이퍼 혹은 기판을 세정하거나, 식각하거나 혹은 증착하는 등 반도체의 제조공정에 매우 유용하게 활용되고 있다.
최근에 반도체 제조공정에서는 고밀도 플라즈마를 발생시키는 플라즈마 발생 장치를 사용하고 있으며, 플라즈마를 발생하기 위한 플라즈마 모듈은 여러 가지가 있는데 무선 주파수(radio frequency)를 사용한 용량 결합형 플라즈마(CCP, capacitive coupled plasma)와 유도 결합형 플라즈마(ICP, inductive coupled plasma)가 그 대표적인 예이다.
용량 결합형 플라즈마 모듈은 정확한 이온 에너지 조절 능력이 높아서 타 플라즈마 모듈에 비하여 공정 생산력이 높다는 장점을 갖는다. 반면, 무선 주파수 전원의 에너지가 거의 배타적으로 용량 결합을 통하여 플라즈마에 연결되기 때문에 플라즈마 이온 밀도는 용량 결합된 무선 주파수 전력의 증가 또는 감소에 의해서만 증가 또는 감소될 수 있다.
그러나 무선 주파수 전력의 증가는 이온 충격 에너지를 증가시킨다. 결과적으로 이온 충격에 의한 손상을 방지하기 위해서는 무선 주파수 전력의 한계성을 갖게 된다.
한편, 유도 결합 플라즈마 모듈은 무선 주파수 전원의 증가에 따라 이온 밀도를 쉽게 증가시킬 수 있으며 이에 따른 이온 충격은 상대적으로 낮아서 고밀도 플라즈마를 얻기에 적합한 것으로 알려져 있다. 그러므로 유도 결합 플라즈마 모듈은 고밀도의 플라즈마를 얻기 위하여 일반적으로 사용되고 있다. 유도 결합 플라즈마 모듈은 대표적으로 라디오 주파수 안테나(RF antenna)를 이용하는 방식과 변압기를 이용한 방식(변압기 결합 플라즈마(transformer coupled plasma)라고도 함)으로 기술 개발이 이루어지고 있다.
플라즈마 발생 장치에서, 플라즈마의 밀도 또는 플라즈마의 전자 온도는 반도체 및 디스플레이 공정 결과에 중요한 역할을 하기 때문에 플라즈마 밀도 또는 전자 온도를 정확하게 측정하는 것은, 플라즈마를 활용하는 연구 분야에서 매우 필수적인 분야이다. 일반적으로, 챔버 내부에 프로브를 삽입하고, 프로브에 흐르는 전류를 기초로 플라즈마의 밀도와 전자 온도를 측정하며, 대표적인 기술로는 부유전위(floating potential) 근처에서 프로브에 흐르는 전류의 고조화 성분들을 분석하는 기술이 활용되고 있다.
그러나, 종래 기술에 따라 전류의 고조화 성분들을 분석하는 경우, 전자 온도와 인가 전압의 비율이 커지게 되면 측정 값의 오차가 커지고, 테일러 급수를 이용하여 분석하는 경우, 측정 값의 오차를 줄이기 위해 테일러 급수 전개를 고차의 항까지 수행해야 하는 경우, 연산이 복잡해지는 문제점이 존재하였다.
따라서, 일 실시예에 따른 플라즈마 상태 변수 측정 방법과 장치 및 이를 포함하는 플라즈마 발생 장치는 앞서 설명한 문제점을 해결하기 위해 고안된 발명으로서, 서로 다른 면적을 갖는 복수의 프로브의 면적 비율을 일정 수준 이상 크게 구현하여 보다 간단하게 전자 온도 및 플라즈마 밀도를 측정할 수 있는 장치 및 방법을 제공하는데 목적이 있다.
보다 구체적으로, 플라즈마 상태 변수 측정 방법과 장치 및 이를 테일러 급수로 전개되는 이온 포화 전류 식에서 고차의 항은 생략이 가능할 정도로 제1프로브의 면적을 제2프로브의 면적보다 크게 구현함으로써, 전자 온도 및 플라즈마 밀도의 연산을 간소화할 수 있는 플라즈마 상태 변수 측정 방법과 장치를 제공하는 데 목적이 있다.
개시된 발명에 따른 플라즈마 상태 변수 측정 장치는 제1프로브 및 제2프로브, 상기 제1프로브 및 상기 제2프로브에 미리 설정된 전압을 인가하는 전압 인가부, 상기 제1프로브 및 상기 제2프로브에 흐르는 전류를 측정하는 전류 측정부, 상기 전류 측정부가 측정한 결과에 기초하여 챔버 내부의 플라즈마의 전자 온도 및 밀도를 계산하는 플라즈마 분석부를 포함하고, 상기 제1프로브의 면적은 상기 제2프로브의 면적보다 큰 면적을 가질 수 있고, 상기 제1프로브는 상기 제1프로브와 상기 제2프로브를 수용하는 케이스에서 상기 제2프로브의 면적을 제외한 나머지 면적을 갖도록 형성될 수 있다.
상기 제1프로브와 상기 제2프로브는 상기 전압 인가부의 양 단에 각각 연결될 수 있다.
상기 전압 인가부는, 상기 제1프로브 및 상기 제2프로브에 정현파 전압을 인가할 수 있다.
상기 제1프로브의 면적은 상기 제2프로브의 면적의 5배 내지 1000배의 면적을 가질 수 있다.
상기 플라즈마 상태 변수 측정 장치는 플라즈마 발생 장치 내부에 배치되어 측정된 플라즈마의 상태를 표시하는 외부 단말과 무선으로 연결 가능할 수 있다. 측정된 상기 전류의 값과 상기 제1프로브를 기준으로 한 상기 제2프로브에 대한 면적비 정보, 상기 제1프로브의 면적 정보, 상기 전류의 밀도 정보 및 상기 전압의 크기 정보 들과의 관계를 이용하여, 상기 플라즈마의 전자 온도 및 밀도를 계산할 수 있다.
상기 제2프로브는 복수로 마련되고, 상기 제1프로브는 상기 제1프로브와 상기 제2프로브를 수용하는 케이스에서 상기 복수의 제2프로브의 면적을 제외한 나머지 면적을 갖도록 형성될 수 있다.
상기 제1프로브의 면적은 상기 복수의 제2프로브 각각의 면적에 대해 5배 내지 1000배의 이상의 면적을 가질 수 있다.
상기 제1프로브는 레퍼런스 프로브로 마련되어 상기 전압 인가부로부터 전압이 지속적으로 인가되고, 상기 복수의 제2프로브들은 스위칭 소자를 통해 각각의 제2프로브에 전압이 선택적으로 인가될 수 있다.
상기 플라즈마 분석부는, 측정된 상기 전류를 기본 주파수 전류 및 상기 기본 주파수 전류의 주파수의 정수 배 주파수를 가지는 고조파 주파수 전류들의 합으로 분류한 후, 상기 기본주파수 전류와 상기 고조파 주파수 전류의 크기 정보를 이용하여 상기 플라즈마의 전자 온도 및 밀도를 계산할 수 있다.
개시된 발명의 일 실시예에 따른 플라즈마가 발생되는 챔버, 상기 챔버의 내부에 배치되는 제1프로브, 상기 챔버의 내부에 배치되는 복수의 제2프로브, 상기 복수 개의 프로브에 미리 설정된 전압을 인가하는 전압 인가부, 상기 복수 개의 프로브에 흐르는 전류를 측정하는 전류 측정부, 상기 전류 측정부가 측정한 결과에 기초하여 상기 챔버 내부의 플라즈마의 전자 온도 및 밀도를 계산하는 플라즈마 분석부를 포함하고 상기 복수의 제2프로브는 상기 제1프로브 상에 배치되고 상기 제1프로브는 각각의 제2프로브의 면적보다 큰 면적을 가질 수 있다.
상기 제1프로브의 면적은 상기 복수의 제2프로브의 각각의 면적에 대해 5배 내지 1000배의 면적을 가질 수 있다.
개시된 발명의 일 실시예에 따른 플라즈마 상태 변수 측정 방법은 챔버 내부에 배치되며, 제1프로브 및 상기 제1프로브의 면적보다 작은 면적을 갖는 제2프로브에 미리 설정된 전압을 인가하는 전압 인가 단계, 상기 제1프로브 및 상기 제2프로브에 흐르는 전류를 측정하는 전류 측정 단계 및 상기 전류 측정 단계에서 측정한 결과에 기초하여 상기 챔버 내부의 플라즈마의 전자 온도 및 밀도를 계산하는 플라즈마 분석 단계를 포함할 수 있다.
상기 제1프로브의 면적은 상기 복수의 제2프로브의 각각의 면적에 대해 5배 내지 1000배의 면적을 가질 수 있다.
상기 제1프로브는 상기 제1프로브와 상기 제2프로브를 수용하는 케이스에서 상기 제2프로브의 면적을 제외한 나머지 면적을 갖도록 형성될 수 있다.
일 실시예에 따른 플라즈마 상태 변수 측정 방법과 장치 및 이를 포함하는 플라즈마 발생 장치는 복수의 프로브 간 면적 비율을 일정 수준 이상으로 구현하여 보다 단순화된 전자 온도 및 플라즈마 밀도 측정 연산 식을 얻을 수 있다.
일 실시예에 따른 플라즈마 상태 변수 측정 방법과 장치 및 이를 포함하는 플라즈마 발생 장치는 제1프로브를 레퍼런스 프로브로 구현함으로써 회로 집적도를 증대시켜 회로가 간소화되고 회로의 성능이 향상될 수 있다.
일 실시예에 따른 플라즈마 상태 변수 측정 방법과 장치 및 이를 포함하는 플라즈마 발생 장치는 복수의 프로브를 효율적으로 배치함으로써 챔버 내부 공간 활용성이 증대될 수 있고 회로의 전체적인 노이즈가 감소될 수 있다.

도 1 내지 도2를 참조하면, 본 발명에 따른 플라즈마 발생 장치는 챔버(80) 내에 배치되어 플라즈마의 다양한 변수를 측정할 수 있는 제1 프로브(10), 제2 프로브(20), 플라즈마 발생 장치에 전원을 공급하는 전원 모듈(30), 제1 프로브(10) 및 제2 프로브(20)에 미리 설정된 전압을 인가하는 전압 인가부(40), 제1 프로브(10) 및 제2 프로브(20)에 흐르는 전류를 측정하는 전류 측정부(50), 전류 측정부(50)에서 측정한 결과 값들을 기초로 플라즈마의 다양한 변수를 계산하는 플라즈마 분석부(60), 안테나(61)의 임피던스를 매칭하는 임피던스 매칭부(70) 및 본체 역할을 하면서 플라즈마를 발생하시키는 챔버(80) 등을 포함할 수 있다.
한편, 본 발명의 경우 도 2에서는 플라즈마 발생 장치(100)를 기준으로 설명하였으나, 본 발명은 도 2에 도시된 구성 요소들 중에서 적어도 일부만을 포함하여 구성되는 플라즈마 변수 측정 장치로 구현될 수도 있다.
일 예로, 플라즈마 분석부(60)만을 포함하는 플라즈마 변수 측정 장치로 발명이 구현되거나, 제1프로브(10), 제2프로브(20) 및 플라즈마 분석부(60)를 포함하는 플라즈마 변수 측정 장치로도 본 발명이 구현될 수 있다.
도 2를 참조하면 챔버(80)는 기판 등 플라즈마 공정 처리가 필요한 피처리물이 제공되는 공간 및 플라즈마가 생성되는 공간을 구비한 용기를 의미할 수 있다.
챔버(80)의 상부에는 도 2에 도시된 바와 같이 플라즈마를 생성하기 위한 안테나(61)가 복수 개 설치될 수 있으며, 복수 개의 안테나(61)는 임피던스 매칭부(70)와 연결될 수 있다.
임피던스 매칭부(70)는 플라즈마 발생 장치에 전원을 공급하는 전원 모듈(30) 및 챔버(80)와 각각 연결될 수 있다.
챔버(80)의 하부에는 플라즈마의 발생원이 되는 소스 가스 등을 펌핑(pumping)하는 펌핑 시스템(62)이 형성될 수 있다.
도 1에 도시된 바와 같이, 복수 개의 안테나(61)를 이용하여 플라즈마를 발생시키는 방식은 유도 결합 방식의 플라즈마 발생 장치로 지칭할 수 있다.
하지만, 본 발명에 따른 플라즈마 발생 장치 및 이를 이용한 플라즈마 변수 측정 방법은 유도 결합 방식을 이용하여 플라즈마를 발생하는 장치 및 방법뿐만 아니라, 용량 결합 방식을 이용하여 플라즈마를 발생하는 장치 및 방법에도 모두 적용될 수 있다.
이하 설명의 편의를 위해 도 2에 도시되어 있는 유도 결합 방식 플라즈마 발생 장치를 기준으로 설명하도록 한다.
본 발명의 일 실시예에 따른 플라즈마 발생 장치는 챔버(80) 내부에서 발생되는 플라즈마의 다양한 변수를 측정할 수 있다.
본 발명에서 말하는 변수란, 플라즈마와 관련된 다양한 화학적, 물리적 특징을 의미하는 변수를 의미하며, 본 발명에 따른 플라즈마 발생 장치의 대표적인 실시 예로 플라즈마 발생 장치는 챔버(80) 내부에 있는 플라즈마의 밀도, 챔버(80) 내부에 흐르는 전자의 온도 및 전자 에너지 확률 분포 등을 측정할 수 있다.
이를 위해, 챔버(80) 내부에는 복수 개의 프로브가 구비될 수 있는데, 대표적인 실시예로 플라즈마에 정현파를 전달할 수 있는 제1 프로브(10)와 제2 프로브(20)가 구비될 수 있으며, 제1 프로브(10)와 제2 프로브(20)는 도면에 도시된 바와 같이 챔버(80)의 일 벽면을 관통하도록 배치될 수 있다.
도 2에 도시된 바와 같이, 제1 프로브(10)와 제2 프로브(20)가 챔버(80)를 관통하여 플라즈마에 정현파 신호를 인가하는 경우에 제1 프로브(10)와 제2 프로브(20)는 부유 프로브(floating probe)의 형태를 가진다고 할 수 있다.
다만, 제1 프로브(10)와 제2 프로브(20)의 배치 형태는 예시적으로 도시되었을 뿐이며, 예를 들어 제1 프로브(10)와 제2 프로브(20)는 펌핑 시스템(62)의 상부에 마련되는 것으로 변형 실시될 수 있다.
전압 인가부(40)는 전압을 생성한 후, 생성된 전압을 제1 프로브(10) 및 제2 프로브(20)에 인가하는 구성을 의미한다.
도 2에 도시된 바와 같이 전압 인가부(40)는 제1 프로브(10) 및 제2 프로브(20)와 전기적으로 연결되어 있어, 제1 프로브(10) 및 제2 프로브(20)에 사용자의 설정에 따른 미리 설정된 전압을 인가할 수 있다.
전압 인가부(40)가 제1 프로브(10) 및 제2 프로브(20)에 인가하는 전압의 형태 및 크기는 플라즈마 발생 환경에 따라 다르게 설정될 수 있으나, 교류 전압에 의해 생성되는 정현파 형태의 전압이 인가될 수 있다.
한편, 도 2에는 도시하지 않았으나, 제1 프로브(10) 및 제2 프로브(20)와 전압 인가부(40) 사이에는 자기 바이어스 발생부(미도시)가 배치될 수 있다.
전압 인가부(40)에서 생성된 정현파 신호가 자기 바이어스 발생부를 지나게 되면 자기 바이어스 발생부의 양단에는 자기 바이어스 전압이 걸리게 된다. 자기 바이어스 발생부에 걸리는 자기 바이어스(self-bias) 또는 자기 바이어스 전압(self-bias voltage)값은 플라즈마 분석부(60)에서 측정될 수 있다.
여기서, 자기 바이어스 발생부가 효율적으로 자기 바이어스를 발생시킬 수 있도록 자기 바이어스 발생부와 전압 인가부(40) 사이에는 저항(미도시) 연결될 수 있다.
제1 프로브(10)와 제2 프로브(20)는 도 2에 도시된 바와 같이 챔버(80) 내부에 배치되며, 전류가 흐를 수 있도록 금속 재질 형태의 프로브로 구성될 수 있다.
전압 인가부(40)에 의해 제1 프로브(10)와 제2 프로브(20)에 전압이 인가된 경우, 플라즈마와 제1 프로브(10) 및 제2 프로브(20)의 전위차로 인해 제1 프로브(10) 및 제2 프로브(20)에 전류가 흐르게 되므로, 전류 측정부(50)는 제1 프로브(10)와 제2 프로브(20)에 흐르는 전류를 측정할 수 있게 된다.
도 2에서는 제2 프로브(20)와 전압 인가부(40) 사이에 전류 측정부(50)가 배치되는 것으로 도시하였지만, 본 발명의 다른 실시예로 전류 측정부(50)는 제1 프로브(10)와 전압 인가부(40) 사이에 배치될 수 있다.
본 발명에 따른 제1 프로브(10)와 제2 프로브(20)는 서로 다른 형상을 가지거나, 동일한 형상을 가지면서 서로 다른 면적을 가지는 프로브로 구성될 수 있다.
일 예로, 본 발명에 따른 제1 프로브(10)와 제2 프로브(20)는 도 3에 도시된 바와 같이 사각형과 원통 형상의 프로브로 각각 구현될 수 있다.
그러나, 본 발명의 실시예가 원통 형상의 프로브 또는 사각 형상의 프로브로 한정되는 것은 아니며, 플라즈마의 밀도나 전자의 온도를 측정할 수 있는 프로브이면 다양한 형상의 프로브로 구현될 수 있다.
또한, 본 발명에 따라 챔버(80) 내부에 배치되는 제1 프로브(10)와 제2 프로브(20)는 서로 다른 면적을 가지도록 구현될 수 있으며, 구체적으로 제1 프로브(10)의 면적이 제2 프로브(20)의 면적보다 더 큰 면적으로 구현될 수 있다.
일 실시예로 제1 프로브(10)의 면적은 제2 프로브(20)의 면적의 5배 내지 1000배로 형성될 수 있다.
또는, 제1 프로브(10)의 면적은 제2 프로브(20)의 면적의 10배 내지 500배로 형성될 수 있다.
또는, 제1 프로브(10)의 면적은 제2 프로브(20)의 면적의 50배 내지 500배로 형성될 수 있다.
제어부는 플라즈마 발생 장치의 각종 구성 요소를 제어할 수 있다.
구체적으로, 제어부는 플라즈마 발생 장치에 전압을 인가하는 전원 모듈(30)을 제어하여, 플라즈마 발생 장치에 인가되는 전압의 크기나 모형 등을 제어할 수 있으며, 임피던스 매칭부(70)의 임피던스의 크기를 조절하여 플라즈마 발생 장치가 생성하는 플라즈마의 양이나 밀도를 조절할 수 있다.
또한, 제어부는 제1 프로브(10) 및 제2 프로브(20)에 전압을 인가하는 전압 인가부(40)를 제거하여, 제1 프로브(10) 및 제2 프로브(20)에 인가하는 정현파의 크기, 주파수 등을 제어할 수 있다.
따라서, 제어부는 프로세서, 컨트롤러, ALU(arithmetic logic unit), 디지털 신호 프로세서(digital signal processor), 마이크로컴퓨터, FPA(field programmable array), PLU(programmable logic unit), 마이크로프로세서, 또는 명령(instruction)을 실행하고 응답할 수 있는 장치로 구현될 수 있다.
한편, 도면에는 제어부와 후술할 플라즈마 분석부(60)의 구성을 별개의 구성 요소로 도시하였지만, 본 발명의 실시예가 이로 한정되는 것은 아니고 제어부와 플라즈마 분석부(60)는 하나의 구성요소로 단일 요소로 구현될 수도 있다.
플라즈마 분석부(60)는 전류 측정부(50)가 측정한 결과에 기초하여 챔버(80) 내부의 플라즈마의 전자 온도 및 밀도를 계산할 수 있다.
만약, 제1 프로브(10)와 제2 프로브(20)의 면적이 동일하다면, 제1 프로브(10)와 제2 프로브(20)의 이온 포화 전류는 동일하다.
따라서, 전류 측정부(50)에 의해 측정된 전류(I)는 다음과 같은 식(1)로 표현될 수 있다.
식 (1)에서 I1i와 I12는 제1 프로브(10)와 제2 프로브(20)에 흐르는 이온 포화 전류를 의미하고, V는 제1 프로브(10)와 제2 프로브(20)에 인가된 전압의 크기를, Te는 전자의 온도를 의미한다.
제1 프로브(10)에 흐르는 이온 포화 전류와 제2 프로브(20)에 흐르는 이온 포화 전류가 동일하고, 제1 프로브(10)의 면적인 A1과 제2 프로브(20)의 면적인 A2가 동일하다고 하면, 식 (1)은 아래와 같이 식(2)로 정리될 수 있다.
그리고 제1 프로브(10)와 제2 프로브(20)에 인가되는 전압은 정형한 형태의 전압이 인가되므로, 위 식(2)은 드무아브르의 공식(De Moivre's formula)을 이용하여 정리할 수 있으므로, 드무아브로의 공식을 이용하여 위 식(2)를 정리하면 다음과 같이 각각의 홀수 고조파들의 합으로 분리될 수 있다.
즉, 제1 프로브(10)와 제2 프로브(20)의 면적이 동일하다면, 포화 이온 전류가 동일하기 때문에 전류 측정부(50)에 의해 측정된 전류에서 짝수 고주파 성분들을 상쇄되어서 삭제되고, 홀수 고조파들의 합으로만 표현이 된다.
따라서, 분리된 고조파들 중에 가장 큰 전류 크기를 가지고 있는 제1고조파 전류와 제3고조파 전류를 이용하여 플라즈마의 밀도와 전자의 온도 등을 측정할 수 있다.
그러나, 이러한 방법으로 플라즈마의 밀도나 전자의 온도를 측정하는 경우, 제3 고조파 전류가 제1 고조파 전류에 비해 매우 작게 측정되기 때문에 저밀도 플라즈마에서는 플라즈마의 밀도를 정확하게 측정할 수 없는 단점이 존재한다.
따라서, 저밀도 플라즈마 환경에서는 상대적으로 큰 면적의 프로브가 필요할 뿐만 아니라 넓은 전류 측정 범위가 요구되는 문제점들이 존재한다.
따라서, 본 발명의 일 실시예에 따른 플라즈마 발생 장치는 제1 프로브(10)와 제2 프로브(20)의 면적을 다르게 하여, 종래 기술보다 보다 정확하게 플라즈마의 밀도 및 전자의 온도를 측정할 수 있다.
구체적으로, 플라즈마 발생 장치는 전류 측정부(50)에 의해 측정된 전류를 분석함에 있어서, 제1 프로브(10)의 면적을 제2 프로브(20)의 면적의 5배 내지 1000배로 형성함으로써 플라즈마의 밀도 및 전자의 온도를 보다 간소화된 연산식으로 측정할 수 있다. 이하 구체적으로 알아본다.
식(3)에서 제1 프로브(10)와 제2 프로브(20)의 면적이 동일하지 않다면, 전류 측정부(50)(50)에 흐르는 전류는 전류 밀도를 이용하여 표현될 수 있으며, 구체적으로 아래 식(4)과 같이 표현될 수 있다.
식 (4)에서 α는 제1 프로브(10) 면적을 기준으로 한 제1 프로브(10)와 제2 프로브(20)의 면적비를 의미하고, Aprobe1은 제1 프로브(10)의 면적, Aprobe2는 제2 프로브(20)의 면적, Ji는 이온 전류 밀도, V는 제1 프로브(10) 및 제2 프로브(20)에 인가된 전압의 진폭을 의미한다.
그리고 식 (4)를 전류 I를 기준으로, 제1 프로브(10)와 제2 프로브(20)의 면적 비가 크고 (Aprobe1>>Aprobe2)일 때, 정현파의 전압이 프로브에 인가되면 다음과 같이 근사 할 수 있다.
이는 아래 식 (5)와 같이 테일러 급수로 표현될 수 있다.

식 (5)에서 보여 주듯이, 전류 측정부(50)에 의해 측정된 전류 I(V)는 기본 주파수 전류와 그 주파수의 배수인 고조파 전류들의 합으로 정리할 수 있다.
이러한 경우 고조파 전류의 비율로 전자 온도를 얻을 수 있고 이온 포화 전류 식을 이용하여 플라즈마 밀도를 구할 수 있다.
기존의 기술에서는 전자온도와 인가 전압의 비율(V/Te)이 큰 경우 측정값의 오차가 커지고, 그 오차를 줄이기 위해서는 고 차항까지 테일러 급수 전개를 해야 하기 때문에 복잡한 연산을 필요로 하게 된다.
그러나 개시된 발명의 일 실시예에 따른 방법은 측정된 전류값에서 테일러 급수의 고차항의 영향을 생략해도 무방할 정도로 2개의 프로브의 면적비를 다르게 할 수 있어 비교적 간단하게 전자 온도를 연산 할 수 있는 장점이 존재한다.
이에 따른 전자 온도와 이온 밀도는 아래 식(6)과 식(7)로 정리하여 얻을 수 있다.
식 (6)과 식 (7)에서 Vo은 제1 프로브(10)와 제2 프로브(20)에 인가된 전압의 진폭을 의미하고, Iw는 기본 주파수 전류를, e는 전하량을 의미하고, ub는 봄(bohm) 확산 속도를 의미한다.
즉, 본 발명은 두 개의 프로브의 면적 차이를 종래보다 크게 형성(5배 내지 1000배 이상으로 형성)하는 방법을 통해 플라즈마의 밀도와 전자의 온도를 측정하기 때문에 종래 기술보다 연산 량을 줄인 간단한 방식으로 전자 온도와 플라즈마 밀도를 측정할 수 있다.
이를 뒷받침할 데이터를 아래 도 3을 이용하여 설명하도록 한다.
도 3은 본 발명의 일 실시예에 따른 플라즈마 상태 변수 측정 방법과 장치에 따라 측정된 전자 온도 및 플라즈마 밀도와 종래 기술에 따른 전자 온도 및 플라즈마 밀도를 도시한 그래프이다.
도 3을 참조하면, 종래 기술에 따라 플라즈마의 전자 온도와 플라즈마의 밀도를 측정한 측정값과, 본 발명에 따라 플라즈마의 전자 온도와 플라즈마의 밀도를 측정한 측정값은 거의 유사한 값을 갖는 것을 확인할 수 있다.
이에 따라, 개시된 발명의 경우 종래와 같이 복잡한 연산식을 이용하지 않고도 플라즈마의 상태 변수를 실제 상태와 거의 근접하게 측정할 수 있어 연산의 효율성이 확보될 수 있는 기술적 효과가 존재한다.
도 4는 본 발명의 일 실시예에 따른 제1 프로브(10)와 제2 프로브(20)의 예시적인 배치를 나타낸 도면이다.
도 4를 참조하면, 본 발명의 일 실시예에 따른 제1 프로브(10)는 제2 프로브(20)와 중심이 같은 동심원으로 배치될 수 있다. 제1 프로브(10)는 제2 프로브(20)보다 큰 면적으로 구현될 수 있다.
보다 상세하게는, 제1 프로브(10)의 면적은 제2 프로브(20)의 면적의 5배 내지 1000배의 면적으로 마련될 수 있다.
또는, 제1 프로브(10)의 면적은 제2 프로브(20)의 면적의 10배 내지 500배로 형성될 수 있다.
또는, 제1 프로브(10)의 면적은 제2 프로브(20)의 면적의 50배 내지 500배로 형성될 수 있다.
또한, 제1 프로브(10)는 프로브 케이스에서 제2 프로브(20)가 차지하는 면적을 제외한 나머지 면적으로 구현될 수 있다.
이를 통해, 제1 프로브(10)와 제2 프로브(20)가 보다 효율적으로 배치될 수 있어 챔버(80) 내부의 공간 활용성이 증대될 수 있다.
이러한 공간 효율성 증대로 인해, 개시된 발명의 경우 여러 개의 장비 배열을 통해 플라즈마 2D 공간 분포도 역시 보다 정확하게 측정할 수 있게 된다.
제1 프로브(10)의 면적을 제2 프로브(20)의 면적의 5배 내지 1000배로 마련함으로써, 상술한 바와 같이 테일러 급수 전개를 이용하여 오차율은 줄어들되 복잡한 연산식으로 측정되는 전류 값에서, 테일러 급수의 고차항의 영향을 생략할 수 있어 비교적 간단하게 전자 온도를 측정할 수 있는 기술적 효과가 존재한다.
다시 말해, 개시된 발명의 경우 제1 프로브(10)와 제2 프로브(20)의 면적비를 종래에 비해 크게 형성함으로써, 데이터의 연산 양을 줄일 수 있고 실시간 플라즈마 모니터링에 적용되는 데이터를 보다 빠르게 수집할 수 있다.
도 5는 본 발명의 다른 실시예에 따른 복수의 프로브의 예시적인 배치를 나타낸 도면이다. 도 6은 본 발명의 다른 실시예에 따른 복수의 프로브에 전압이 인가되는 방식을 도시한 회로도이다. 도 7은 본 발명의 다른 실시예에 따른 플라즈마 발생 장치에 따라 측정된 전자 온도, 플라즈마 밀도 및 2차 고조화 전류를 도시한 그래프이다.
도 5를 참조하면, 본 발명의 다른 실시예에 따른 제1프로브(10A)와 제2 프로브(20A, 20B, 20C)는 제1프로브(10A)가 레퍼런스 프로브(Reference probe)로 구현되도록 배치될 수 있다.
2차원 분포를 측정하는 웨이퍼형 측정 장치의 경우, 제1프로브(10A)는 단일하게 마련되고 제2 프로브(20A, 20B, 20C)는 복수로 마련되며 서로 중심이 같은 동심원으로 구현될 수 있는데, 도면에 도시된 바와 같이, 개시된 발명의 경우 제2 프로브(20A, 20B, 20C)가 차지하는 면적을 제외한 나머지 면적이 제1프로브(10A)로 마련될 수 있다.
복수의 제2 프로브(20A, 20B, 20C)는 적어도 2개 이상의 제2 프로브로 마련될 수 있다.
보다 구체적으로, 제1프로브(10A)는 케이스 내부에서 제2 프로브(20A, 20B, 20C)가 배치되는 면적 이외의 면적 전체로 구성될 수 있다.
이 경우, 제1프로브(10A)는 레퍼런스 프로브로써 각각의 제2 프로브(20A, 20B, 20C)와 전기적으로 연결될 수 있다.
또한, 제1프로브(10A)의 면적은 제2 프로브(20A, 20B, 20C) 각각의 면적에 대해 5배 내지 1000배의 면적으로 마련될 수 있다.
또한, 제1프로브(10A)의 면적은 제2 프로브(20A, 20B, 20C) 각각의 면적에 대해 10배 내지 500배의 면적으로 마련될 수 있다.
또한, 제1프로브(10A)의 면적은 제2 프로브(20A, 20B, 20C) 각각의 면적에 대해 50배 내지 500배의 면적으로 마련될 수 있다.
따라서, 도 6에 도시된 바와 같이, 본 발명의 제1프로브(10A)는 레퍼런스 프로브로 마련되어 전압이 지속적으로 인가되고 복수의 제2 프로브(20A, 20B, 20C)들은 스위칭 소자(S)를 통해 각각의 제2 프로브(20A, 20B, 20C)에 전압이 선택적으로 인가될 수 있다.
종래의 경우에는 제1프로브(10A)와 제2 프로브(20A, 20B, 20C)가 1:1의 개수비로 각각 마련되기에 복수의 프로브를 수용하기 위한 공간이 다소 넓게 필요하였다.
그러나 본 발명의 경우 하나의 제1프로브(10A)와 복수의 제2 프로브(20A, 20B, 20C)로 플라즈마 상태를 측정 가능하게 되어 기존 대비 더 많은 프로브를 사용하여 플라즈마의 상태를 측정할 수 있어 측정 정밀도가 증대될 수 있다.
다시 말해, 기존에 제1프로브와 제2프로브를 사용하여 플라즈마 상태를 측정하는 경우, 제1프로브와 제2프로브는 1:1의 개수비를 갖도록 설계되었다.
그러나 본 발명의 경우, 2개 이상의 다수의 제2 프로브(20)와 공통으로 연결되는 하나의 제1 프로브(10)를 통해 플라즈마 상태를 측정할 수 있어 플라즈마 상태 변수 측정 장치(200) 내에 보다 많은 프로브가 포함될 수 있게 된다.
또한, 이를 구현하기 위해 제1프로브(10)의 면적은 제2프로브(20) 면적의 5배 내지 1000배의 면적으로 제2프로브(20)보다 크게 마련되어야 할 필요가 있게 된다.
이에 따라, 기존에는 N개의 플라즈마 영역의 상태를 측정하기 위한 제1프로브와 제2프로브의 개수가 2N개였다면, 본 발명의 경우 N개의 플라즈마 영역의 상태를 측정하기 위한 제1프로브와 제2프로브의 개수는 N+1개로 설계될 수 있다.
따라서, 본 발명의 경우 정밀도가 보다 향상된 플라즈마 상태 변수 측정 장치(200)를 제공할 수 있는 기술적 효과를 갖는다.
또한, 본 발명의 경우 복수의 제1프로브(10A)와 복수의 제2 프로브(20A, 20B, 20C)는 복수의 스위칭 소자(S)가 각각 연결되는 구조가 아닌, 하나의 스위칭 소자(S)와 각각 연결되는 회로를 구성될 수 있다.
따라서, 회로의 구성이 보다 간단하게 구현될 수 있어 회로 집적도가 증대되고 이에 따라 회로의 성능이 증대될 수 있는 기술적 효과가 존재한다.
따라서, 본 발명에 따른 플라즈마 변수 측정 장치(20)는 측정이 필요한 영역의 개수와 이를 측정하기 위한 프로브의 개수를 거의 동일한 개수로 형성할 수 있으며, 이는 후술할 무선형 플라즈마 변수 측정 장치에 있어서 제작 난이도가 획기적으로 개선될 수 있는 기술적 효과를 갖는다.
또한, 이에 따라 플라즈마 측정 영역을 스위칭 하기 위한 스위칭 소자의 개수도 감소될 수 있어, 무선형 플라즈마 변수 측정 장치의 경우 소자 수 감소로 인한 공간 확보 및 배터리 전력 저감의 기술적 효과를 가질 수 있다.
또한, 동일 장치에서 동일 소자를 이용하여 플라즈마를 측정할 수 있는 측정 포인트가 기존에 비해 2배로 증가할 수 있는 기술적 효과가 존재한다.
또한, 상술한 바와 같이 극 비대칭 면적으로 형성되는 제1 프로브(10)와 제2 프로브(20)의 면적 비 때문에 탐침의 전류 식에서 고차항을 무시할 수 있어 이온 밀도, 전자 온도의 수식이 간략화 되어 측정 정확도를 개선할 수 있는 기술적 효과가 존재한다.
도 7을 참조하여 레퍼런스 프로브가 있는 경우와 없는 경우를 비교하여 전자 온도 및 플라즈마 밀도의 측정값을 설명하도록 한다.
2차 고조화 전류(SHC)의 경우 RF왜곡에 큰 영향을 받고, RF bias를 통해 플라즈마를 방전시켰을 때 왜곡 효과가 더 커지게 되어 전자 온도를 제대로 측정하는 데 어려움이 존재한다.
특히 RF 왜곡을 받는 경우, 전류가 감소하는 경향이 존재한다.
본 발명의 경우, 레퍼런스 프로브를 사용하여 이러한 왜곡 효과가 감소됨을 전자 온도와 플라즈마 밀도 그래프를 통해 확인할 수 있다.
또한, 레퍼런스 프로브를 사용하지 않은 경우 보다 훨씬 많은 2차 고조하 전류(SHC)를 얻을 수 있음을 확인할 수 있다.
이를 통해, 본 발명은 제1프로브(10A)를 레퍼런스 프로브로 마련함으로써 정확도가 개선된 전자 온도 및 플라즈마 밀도를 측정할 수 있다.
한편 도 1 내지 도 7에서는 설명의 편의를 위해 본 발명의 여러 실시예 중 하나인 플라즈마 발생 장치를 기준으로 설명하였지만, 본 발명은 플라즈마 상태 변수 측정 장치로 구현될 수 있다. 이하 도면을 통해 구체적으로 알아본다.
도 8은 본 발명의 다른 실시예에 해당하는 플라즈마 상태 변수 측정 장치의 일부 구성 요소를 도시한 블록도이다. 도 9는 본 발명에 따른 플라즈마 상태 변수 측정 장치가 유선 형태로 플라즈마 발생 장치와 결합된 경우를 도시한 도면이다. 도 10은 본 발명에 따른 플라즈마 상태 변수 측정 장치가 무선 형태로 플라즈마 발생 장치와 결합된 경우를 도시한 도면이다. 도 11은 본 발명에 따른 플라즈마 상태 변수 측정 장치가 무선 형태로 플라즈마 발생 장치와 결합된 경우를 도시한 도면이다.
도 8 내지 도 11을 참조하면, 플라즈마 변수 측정 장치(200)는 제1 프로브(110), 제2 프로브(120), 제1 프로브(110) 및 제2 프로브(120)에 미리 설정된 전압을 인가하는 전압 인가부(140), 제1 프로브(110) 및 제2 프로브(120)에 흐르는 전류를 측정하는 전류 측정부(150), 전류 측정부(150)에서 측정한 결과 값들을 기초로 플라즈마의 다양한 변수를 계산하는 플라즈마 분석부(160), 비대칭 면적을 가지는 이중 프로브를 포함하는 플라즈마 변수 측정 장치(200)의 전반적인 구성 요소들을 제어하는 제어부(190) 등을 포함할 수 있으며, 도 8에 도시되어 있는 제1 프로브(110), 제2 프로브(120), 전원 모듈, 전압 인가부(140), 전류 측정부(150) 및 플라즈마 분석부(160) 및 제어부(190)는 도 1, 2에서 설명한 제1 프로브(110), 제2 프로브(120), 전원 모듈, 전압 인가부(140), 전류 측정부(150), 플라즈마 분석부(160) 및 제어부(190)와 동일한 기능을 하는 구성요소에 해당하므로 중복되는 설명은 생략하도록 한다.
본 발명의 일 실시예에 따라, 도 9에 도시된 바와 같이 플라즈마 변수 특정 장치(200)가 유선으로 플라즈마 발생 장치와 연결되는 경우, 플라즈마 발생 장치의 챔버 내부에서 생성된 플라즈마의 각종 상태 변수를 측정할 결과를 외부 단말기로 송신할 수 있다.
본 발명에 다른 실시예로 플라즈마 변수 측정 장치(200)가 도 10 및 도 11에서 도시된 바와 같이 무선형으로 구현되는 경우, 플라즈마 변수 측정 장치(200)는, 챔버 내부에 배치되어, 측정된 결과를 외부 단말기로 송신할 수 있다.
플라즈마 변수 측정 장치(200)가 무선형으로 구현되는 경우, 플라즈마 변수 측정 장치(200) 챔버 내부의 다양한 위치에 배치될 수 있는데, 일 예로, 펌핑 시스템을 감싸는 커버 내부에 배치될 수 있다.
플라즈마 변수 측정 장치(200)는 도면에 도시된 바와 같이 챔버 내에서 배터리, 측정 회로 및 제1 프로브(110)와 제2 프로브(120)를 포함하는 상태로 펌핑 시스템 상부에 마련되어 배치될 수 있으며, 플라즈마 변수 측정 장치(200)는 외부 단말 또는 외부 서버와 통신할 수 있는 통신 모듈을 포함하고 있어, 챔버 내부에서 독립적으로 작동을 할 수 있다.
도 10은 본 발명의 일 실시예에 따른 제1프로브 및 제2프로브의 배치가 적용된 플라즈마 변수 측정 장치(200)이고, 도 11은 본 발명의 다른 실시예에 따른 제1프로브 및 다수의 제2프로브의 배치가 적용된 플라즈마 변수 측정 장치(200)이다.
도 10 및 도 11에 따른 플라즈마 변수 측정 장치(200)의 작동 원리는 앞서 설명한 바와 동일한 바 생략하도록 한다.
도 10과 도 11에 도시된 무선형 플라즈마 변수 측정 장치(200)는 무선 통신 모듈(예를 들면 블루투스 모듈)을 포함하고 있어, 챔버 내부에서 측정된 각종 플라즈마에 대한 분석 데이터를 외부 단말기(PC 또는 사용자 단말기)와 무선으로 통신할 수 있다.
사용자는 이러한 무선 통신 모듈을 통하여 플라즈마 변수 측정 장치(200)에서 측정한 이온 밀도와 전자 온도를 외부 단말기를 통해 바로 확인할 수 있다.
또한, 도 10과 도 11에 도시된 무선형 플라즈마 변수 측정 장치(200)는 내부에 SD카드가 내장되어 있어, 플라즈마 변수 측정 장치(200)로부터 측정된 데이터가 SD카드에 실시간으로 저장될 수 있다.
따라서, 무선형 플라즈마 변수 측정 장치(200)를 통해, 사용자는 플라즈마 발생 장치(100) 내부의 플라즈마 상태를 즉각적으로 확인할 수 있으며, 내부의 플라즈마가 최적의 상태가 되는 시점을 보다 신속히 파악할 수 있다.
지금까지 도면을 통해 본 발명에 따른 플라즈마 변수 측정 방법 및 장치에 대해 자세히 알아보았다.
일 실시예에 따른 플라즈마 상태 변수 측정 방법과 장치 및 이를 포함하는 플라즈마 발생 장치는 복수의 프로브 간 면적 비율을 일정 수준 이상으로 구현하여 보다 단순화된 전자 온도 및 플라즈마 밀도 측정 연산 식을 얻을 수 있다.
일 실시예에 따른 플라즈마 상태 변수 측정 방법과 장치 및 이를 포함하는 플라즈마 발생 장치는 제1프로브를 레퍼런스 프로브로 구현함으로써 회로 집적도를 증대시켜 회로가 간소화되고 회로의 성능이 향상될 수 있다.
일 실시예에 따른 플라즈마 상태 변수 측정 방법과 장치 및 이를 포함하는 플라즈마 발생 장치는 복수의 프로브를 효율적으로 배치함으로써 챔버 내부 공간 활용성이 증대될 수 있고 회로의 전체적인 노이즈가 감소될 수 있다.
이상에서 설명된 장치는 하드웨어 구성요소, 소프트웨어 구성요소, 및/또는 하드웨어 구성요소 및 소프트웨어 구성요소의 조합으로 구현될 수 있다. 예를 들어, 실시예들에서 설명된 장치 및 구성요소는, 예를 들어, 프로세서, 컨트롤러, ALU(arithmetic logic unit), 디지털 신호 프로세서(digital signal processor), 마이크로컴퓨터, FPA(field programmable array), PLU(programmable logic unit), 마이크로프로세서, 또는 명령(instruction)을 실행하고 응답할 수 있는 다른 어떠한 장치와 같이, 하나 이상의 범용 컴퓨터 또는 특수 목적 컴퓨터를 이용하여 구현될 수 있다.
처리 장치는 운영 체제(OS) 및 운영 체제 상에서 수행되는 하나 이상의 소프트웨어 애플리케이션을 수행할 수 있다. 또한, 처리 장치는 소프트웨어의 실행에 응답하여, 데이터를 접근, 저장, 조작, 처리 및 생성할 수도 있다. 이해의 편의를 위하여, 처리 장치는 하나가 사용되는 것으로 설명된 경우도 있지만, 해당 기술분야에서 통상의 지식을 가진 자는, 처리 장치가 복수 개의 처리 요소(processing element) 및/또는 복수 유형의 처리 요소를 포함할 수 있음을 알 수 있다. 예를 들어, 처리 장치는 복수 개의 프로세서 또는 하나의 프로세서 및 하나의 컨트롤러를 포함할 수 있다. 또한, 병렬 프로세서(parallel processor)와 같은, 다른 처리 구성(processing configuration)도 가능하다.
소프트웨어는 컴퓨터 프로그램(computer program), 코드(code), 명령(instruction), 또는 이들 중 하나 이상의 조합을 포함할 수 있으며, 원하는 대로 동작하도록 처리 장치를 구성하거나 독립적으로 또는 결합적으로(collectively) 처리 장치를 명령할 수 있다. 소프트웨어 및/또는 데이터는, 처리 장치에 의하여 해석되거나 처리 장치에 명령 또는 데이터를 제공하기 위하여, 어떤 유형의 기계, 구성요소(component), 물리적 장치, 가상 장치(virtual equipment), 컴퓨터 저장 매체 또는 장치에 구체화(embody)될 수 있다. 소프트웨어는 네트워크로 연결된 컴퓨터 시스템 상에 분산되어서, 분산된 방법으로 저장되거나 실행될 수도 있다. 소프트웨어 및 데이터는 하나 이상의 컴퓨터 판독 가능 기록 매체에 저장될 수 있다.
실시예에 따른 방법은 다양한 컴퓨터 수단을 통하여 수행될 수 있는 프로그램 명령 형태로 구현되어 컴퓨터 판독 가능 매체에 기록될 수 있다. 상기 컴퓨터 판독 가능 매체는 프로그램 명령, 데이터 파일, 데이터 구조 등을 단독으로 또는 조합하여 포함할 수 있다. 상기 매체에 기록되는 프로그램 명령은 실시예를 위하여 특별히 설계되고 구성된 것들이거나 컴퓨터 소프트웨어 당업자에게 공지되어 사용 가능한 것일 수도 있다. 컴퓨터 판독 가능 기록 매체의 예에는 하드 디스크, 플로피 디스크 및 자기 테이프와 같은 자기 매체(magnetic media), CD-ROM, DVD와 같은 광기록 매체(optical media), 플롭티컬 디스크(floptical disk)와 같은 자기-광 매체(magneto-optical media), 및 롬(ROM), 램(RAM), 플래시 메모리 등과 같은 프로그램 명령을 저장하고 수행하도록 특별히 구성된 하드웨어 장치가 포함된다. 프로그램 명령의 예에는 컴파일러에 의해 만들어지는 것과 같은 기계어 코드뿐만 아니라 인터프리터 등을 사용해서 컴퓨터에 의해서 실행될 수 있는 고급 언어 코드를 포함한다.
이상에서는 특정의 실시예에 대하여 도시하고 설명하였다. 그러나, 상기한 실시예에만 한정되지 않으며, 발명이 속하는 기술분야에서 통상의 지식을 가진 자라면 이하의 청구범위에 기재된 발명의 기술적 사상의 요지를 벗어남이 없이 얼마든지 다양하게 변경 실시할 수 있을 것이다.
Claims (15)
- 제1프로브 및 제2프로브;상기 제1프로브 및 상기 제2프로브에 미리 설정된 전압을 인가하는 전압 인가부;상기 제1프로브 및 상기 제2프로브에 흐르는 전류를 측정하는 전류 측정부; 및상기 전류 측정부가 측정한 결과에 기초하여 챔버 내부의 플라즈마의 전자 온도 및 밀도를 계산하는 플라즈마 분석부;를 포함하고,상기 제1프로브의 면적은 상기 제2프로브의 면적보다 큰 면적을 가지고,상기 제1프로브는 상기 제2프로브를 수용하는 케이스에서 상기 제2프로브의 면적을 제외한 나머지 면적을 갖도록 형성되는 플라즈마 상태 변수 측정 장치.
- 제1항에 있어서,상기 제1프로브와 상기 제2프로브는 상기 전압 인가부의 양 단에 각각 연결되는,플라즈마 상태 변수 측정 장치.
- 제2항에 있어서,상기 전압 인가부는,상기 제1프로브 및 상기 제2프로브에 정현파 전압을 인가하는,플라즈마 상태 변수 측정 장치.
- 제1항에 있어서,상기 제1프로브의 면적은 상기 제2프로브의 면적의 5배 내지 1000배의 면적을 가지는,플라즈마 상태 변수 측정 장치.
- 제1항에 있어서,상기 플라즈마 상태 변수 측정 장치는, 상기 챔버 내부에 마련되며, 상기 플라즈마 분석부가 생성한 정보를 외부 단말기로 송신할 수 있는 통신 모듈을 포함하는,플라즈마 상태 변수 측정 장치.
- 제2항에 있어서,상기 플라즈마 분석부는,측정된 상기 전류의 값과 상기 제1프로브를 기준으로 한 상기 제2프로브에 대한 면적비 정보, 상기 제1프로브의 면적 정보, 상기 전류의 밀도 정보 및 상기 전압의 크기 정보들과의 관계를 기초로, 상기 플라즈마의 전자 온도 및 밀도를 계산하는,플라즈마 상태 변수 측정 장치.
- 제1항에 있어서,상기 제2프로브는 2개 이상의 복수 개로 마련되고,상기 제1프로브는 상기 제1프로브와 상기 제2프로브를 수용하는 케이스에서 상기 복수의 제2프로브의 면적을 제외한 나머지 면적을 갖도록 형성되는,플라즈마 상태 변수 측정 장치.
- 제7항에 있어서,상기 제1프로브의 면적은 상기 복수의 제2프로브 각각의 면적에 대해 5배 내지 1000배의 면적을 갖는,플라즈마 상태 변수 측정 장치.
- 제7항에 있어서,상기 제1프로브는 레퍼런스 프로브로 마련되어 상기 전압 인가부로부터 전압이 인가되고,상기 복수의 제2프로브들은 스위칭 소자의 온(ON)/오프(OFF)를 통해 각각의 제2프로브에 전압이 선택적으로 인가되는,플라즈마 상태 변수 측정 장치.
- 제1항에 있어서,상기 플라즈마 분석부는,측정된 상기 전류를 기본 주파수 전류 및 상기 기본 주파수 전류의 주파수의 정수 배 주파수를 가지는 고조파 주파수 전류들의 합으로 분류한 후, 상기 기본주파수 전류와 상기 고조파 주파수 전류의 상대적 크기 정보를 기초로 상기 플라즈마의 전자 온도 및 밀도를 계산하는,플라즈마 상태 변수 측정 장치.
- 플라즈마가 발생되는 챔버;상기 챔버의 내부에 배치되는 제1프로브;상기 챔버의 내부에 배치되는 복수의 제2프로브;상기 복수 개의 프로브에 미리 설정된 전압을 인가하는 전압 인가부;상기 복수 개의 프로브에 흐르는 전류를 측정하는 전류 측정부; 및상기 전류 측정부가 측정한 결과에 기초하여 상기 챔버 내부의 플라즈마의 전자 온도 및 밀도를 계산하는 플라즈마 분석부;를 포함하고상기 복수의 제2프로브는 상기 제1프로브 상에 배치되고 상기 제1프로브는 각각의 제2프로브의 면적보다 큰 면적을 가지고,상기 제1프로브는 상기 제2프로브를 수용하는 케이스에서 상기 복수의 제2프로브의 면적을 제외한 나머지 면적을 갖도록 형성되는 플라즈마 발생 장치.
- 제11항에 있어서,상기 제1프로브의 면적은 상기 복수의 제2프로브의 각각의 면적에 대해 5배 내지 1000배의 면적을 가지는,플라즈마 발생 장치.
- 챔버 내부에 배치되며, 제1프로브 및 상기 제1프로브의 면적보다 작은 면적을 갖는 제2프로브에 미리 설정된 전압을 인가하는 전압 인가 단계;상기 제1프로브 및 상기 제2프로브에 흐르는 전류를 측정하는 전류 측정 단계; 및상기 전류 측정 단계에서 측정한 결과에 기초하여 상기 챔버 내부의 플라즈마의 전자 온도 및 밀도를 계산하는 플라즈마 분석 단계;를 포함 하고상기 제1프로브는 상기 제2프로브를 수용하는 케이스에서 상기 제2프로브의 면적을 제외한 나머지 면적을 갖도록 형성되는 플라즈마 상태 변수 측정 방법.
- 제13항에 있어서,상기 제1프로브의 면적은 상기 복수의 제2프로브의 각각의 면적에 대해 5배 내지 1000배의 면적을 가지는,플라즈마 상태 변수 측정 방법.
- 제13항에 있어서,상기 플라즈마 분석 단계는,측정된 상기 전류의 값과 상기 제1프로브를 기준으로 한 상기 제2프로브에 대한 면적비 정보, 상기 제1프로브의 면적 정보, 상기 전류의 밀도 정보 및 상기 전압의 크기 정보들과의 관계를 기초로, 상기 플라즈마의 전자 온도 및 밀도를 계산하는 단계를 포함하는,플라즈마 상태 변수 측정 방법.
