METHOD AND STRUCTURE OF FORMING SIDEWALL CONTACT FOR STACKED FET
BACKGROUND
[0001] The present invention generally relates to the field of microelectronic, and more particularly to formation of contacts for the stacked FET devices.
[0002] Nanosheet is the lead device architecture in continuing CMOS scaling. However, nanosheet technology has shown issues when scaling down such that as the devices become smaller and closer together, they are interfering with each other. A way to achieve a higher devices density is by stacking the devices but forming the necessary connections to the stacked device can lead to structure errors, for example, shorts.

[0046] Various processes are used to form a micro-chip that will packaged into an integrated circuit (IC) fall in four general categories, namely, film deposition, removal/etching, semiconductor doping and patterning/lithography. Deposition is any process that grows, coats, or otherwise transfers a material onto the wafer. Available technologies include physical vapor deposition (PVD), chemical vapor deposition (CVD), electrochemical deposition (ECD), molecular beam epitaxy (MBE), and more recently, atomic layer deposition (ALD) among others. Removal/etching is any process that removes material from the wafer. Examples include etching process (either wet or dry), reactive ion etching (RIE), and chemical-mechanical planarization (CMP), and the like. Semiconductor doping is the modification of electrical properties by doping, for example, transistor sources and drains, generally by diffusion and/or by ion implantation. These doping processes are followed by furnace annealing or by rapid thermal annealing (RTA). Annealing serves to activate the implant dopants. Films of both conductors (e.g., aluminum, copper, etc.) and insulators (e.g., various forms of silicon dioxide, silicon nitride, etc.) are used to connect and isolate electrical components. Selective doping of various regions of the semiconductor substrate allows the conductivity of the substrate to be changed with the application of voltage.

A way to increase the density of devices is by stacking the devices vertically on top of each other. Contacts need to be formed for the lower device, where the contacts usually pass through the upper device. A portion of a component in the upper device, for example, an upper source/drain, is removed to allow for the contact formation but the amount of remaining material does not allow for a good connection between the contact and the upper component. The present invention is directed to addressing this issue by epitaxially growing a thickening layer on the upper source/drain after the formation of the trench for the contact. The additional epi material allows for a silicide to be formed between the upper source/drain and the contact.
[0048] Figure 1 illustrates a cross section of a plurality of stack devices through a gate region, in accordance with the embodiment of the present invention. The gate region includes a plurality of stacked devices or stacked transistors, a first and second lower source/drain 160, 162, an isolation layer 165, a first and second upper source/drain 170, 172, and an interlayer dielectric layer 175. The plurality of stacked devices is located on top of a bottom dielectric layer 110 and a substrate 105.

The lower gate 120 can be comprised of, for example, a gate dielectric liner, such as high-k dielectric like HfO2, ZrO2, HfLaOx, etc., and work function layers, such as TIN, TIAIC, TIC, etc. The upper gate 140 can be comprised of, for example, a gate dielectric liner, such as high-k dielectric like HfO2, ZrO2, HfLaOx, etc., and work function layers, such as TIN, TIAIC, TIC, etc. The lower gate 120 can be the same or different material as the upper gate 140.

For n-type epitaxy, an n-type dopant selected from a group of phosphorus (P), arsenic (As) and/or antimony (Sb) can be used. The first lower source/drain 160 and the second lower source/drain 164 are located on top of the bottom dielectric layer 110. During the processing steps prior to the formation of the lower source/drains 160, 162, 164, trenches (not shown) are formed in the substrate 105 because of an etching process. The trenches are filled in with a shallow trench isolation layer 177. The first lower source/drain 160 has a first width in the source/drain region and the third lower source/drain 164 has a second width in the source/drain region, where the second width is larger than the first width. The third lower source/drain 164 extends horizontally along the top surface of the shallow trench isolation layer 177, such that, a bottom surface of the third lower source/drain 164 is in contact with the bottom dielectric layer 110 and the shallow trench isolation layer 177. The third upper source/drain 174 is located above a portion of the third lower source/drain 164, such that, the third upper source/drain 174 is vertically aligned with the bottom dielectric layer 110 located beneath the third lower source/drain 164. The width W of the third lower source/drain 164 allows for a portion of the third lower source/drain 164 not being located beneath the third upper source/drain 174. This creates space for a contact to reach the third lower source/drain 164 without interfering with the third upper source/drain 174. The isolation layer 165 is located all around the first lower source/drain 160 and the third lower source/drain 164. The isolation layer 165 is located on top of the shallow trench isolation layer 177. The first upper source/drain 170 and the third upper source/drain 174 are located on top of the isolation layer 165. The interlayer dielectric layer 175 is located all around the first upper source/drain 170 and the third upper source/drain 174. The interlayer dielectric layer 175 is located on top of the isolation layer 165.
[0054] Figure 3 illustrates a cross section of a plurality of stack devices through a gate region after the formation of a shared contact trench 180, in accordance with the embodiment of the present invention. A shared contact trench 180 is formed by removing a portion of the interlayer dielectric layer 175, the first upper source/drain 170, and the isolation layer 165. A portion of the first lower source/drain 160 could also be removed. A small portion of the first upper source/drain 170 remains after creation of the shared contact trench 180. The shared contact trench 180 hollows out the center of the upper source/drain 170. The small portion of the first upper source/drain 170 forms a portion of the sidewalls of the shared contact trench 180. However, the amount of the first upper source/drain 170 remaining could lead to errors or defects in the final product, since the amount of material of the upper source/drain 170 remaining is not enough to form a good connection with the shared contact.
[0055] Figure 4 illustrates a cross section Y of the source/drain region after the formation of a shared contact
trench 180 and an independent lower contact trench 185, in accordance with the embodiment of the present invention. The shared contact trench 180 extends through the interlayer dielectric layer 175, the first upper source/drain 170, and the isolation layer 165 to reach the first lower source/drain 160. An independent lower contact trench 185 is formed in the interlayer dielectric layer 175 and the isolation layer 165 to reach the third lower source/drain 164. The third lower source/drain 164 is wider than the third upper source/drain 174 to provide enough space for the formation of the independent lower contact trench 185. The independent lower contact trench 185 is spaced apart from the third upper source/drain 174 to ensure that the contact does not create a short.
[0056] Figure 5 illustrates a cross section of a plurality of stack devices through a gate region after the formation of a silicide layer 190, a metal plug 195 and top contact trenches 200, 205, in accordance with the embodiment of the present invention. Figure 6 illustrates a cross section Y of the source/drain region after the formation of a silicide layer 190, a metal plug 195 and top contact trenches 200, 205, in accordance with the embodiment of the present invention. A silicide layer 190 can be formed by, for example, radio frequency phase vapor deposition (RFPVD) in the bottom of the shared contact trench 180 and the independent lower contact trench 185. A metal plug 195 is formed on top of the silicide layer 190, by either bottom-up selective metal growth, or overfilling the contact openings with metal followed by metal recess. After the formation of the metal plug 195 then a first top contact trench 200 and a second top contact trench 205 are formed by lithography and etching processes. The first and second top contact trench 200, 205 extend through the interlayer dielectric layer 175 and in to but not through the second and third upper source/drain 172, respectively. A portion of the second upper source/drain 172 and a portion of the third upper source/drain 174 are removed during the created of the first and second top contact trench 200, 205. After the removal of the source/drain material, the second upper source/drain 172 and the third upper source/drain 174 have a cup shape, i.e., a hollow center, thin sidewalls, and a thicker base. The amount of the material remaining of the second and third upper source/drain 172, 174 is not thick enough to allow for the formation of a silicide.
[0057] Figure 7 illustrates a cross section of a plurality of stack devices through a gate region after the formation of a thickening layer 210, 215, 220, in accordance with the embodiment of the present invention. Figure 8 illustrates a cross section Y of the source/drain region after the formation of a thickening layer 210, 215, 220, in accordance with the embodiment of the present invention. The thickening layer 210, 215, 220, is epitaxially grown at a lower temperature on the exposed surfaces of the first, second, and third upper source/drain 170, 172, 174, respectively. The thickening layer 210, 215, 220, can be comprised of, for example, boron doped SiGe for PFET, where the percentage of Ge is in the range for about 50% to 80%, more preferably around 60%, or P-doped Si for NFET The thickening layer 210, 215, 220 is able to be selectively grown at low temperatures, i.e., a temperature that will not damage any of the other components of the device. The thickening layer 210, 215, 220 adds material to the first, second, and third upper source/drain 170, 172, 174, respectively, that was removed during the formation of the top upper contact trenches 200, 205 and the shared contact trench 180.
[0058] Figure 9 illustrates a cross section of a plurality of stack devices through a gate region after the formation
of contacts 225, 230, 235, 240, in accordance with the embodiment of the present invention. Figure 10 illustrates a cross section Y of the source/drain region after the formation of contacts 225, 230, 235, 240, in accordance with the embodiment of the present invention. The shared contact trench 180, the lower contact trench 185, and the first and second top contact trenches 200, 205 are filled with a conductive metal to form a top portion of the shared contact 230, a top portion of the lower contact 240, a first top contact 225, and a second top contact 235. The thickening layer 210, 215, 220, allows for the formation an upper silicide layers 242, 244, and 246 during the formation of the contacts. The upper silicide layer 242, 244, 246 is a relatively thin layer that is formed on the thickening layer 210, 215, 220, respectively. This means that portions of the thickening layers 210, 215, and 220 will remain after the formation of the silicide layer 242, 244, 246, respectively. Therefore, the thickening layer 215 is located between the first upper source/drain 170 and the first upper silicide layer 244. The thickening layers 210, and 220 are located between the second/third upper source/drain 172, 174 and the second/third upper silicide 242, 246, respectively. Figure 10 illustrates the combined thickening layer 210, 215, 220, and the upper silicide layers 242, 244, 246 and not as individual layer. It is well understood that the figure 10 is for illustrative purposes only and that the thickening layer 210, 215, 220, and the upper silicide layers 242, 244, 246 are separate layers. Therefore, the silicide layers 242 and 246 has a cup shape allowing for silicide to be in contact with three sides of the first and second top contact 225, 225, respectively. The silicide layer 244 is in contact with the sidewalls of the top portion shared contact 230, while the bottom surface of the share contact 230 is in contact with the metal plug 195. The top portion of the lower contact 240 is not in contact with a thickening layer, since a thickening layer was not formed in the lower contact trench 185. The combined shared contact is composed of the silicide layer 190, the metal plug 195, and the top shared portion of the shared contact 230. The combined lower contact includes the silicide layer 190, the metal plug 195, and the top portion of the lower contact 240.

Claims
1 . A microelectronic structure comprising: a stacked transistor having a lower transistor and an upper transistor; and a shared contact in contact with a lower source/drain of the first lower transistor and an upper source/drain of the upper transistor, wherein the shared contact includes a silicide layer, a metal plug layer, and a conductive metal layer.
2. The structure of claim 1 , wherein the silicide layer is in direct contact with the lower source/drain.
3. The structure of claim 2, wherein the metal plug layer is located on top of the silicide layer and the conductive metal layer is located on top of the metal plug layer.
4. The structure of claim 1 , further comprising: a thickening layer located on at least one sidewall of the upper source/drain; and an upper silicide layer located on at least one sidewall of the thickening layer, wherein the thickening layer is located between upper silicide and the upper source/drain.
5. The structure of claim 4, wherein a sidewall of the conductive metal layer of the shared contact is in direct contact with the upper silicide layer.
6. The structure of claim 1 , further comprising an isolation layer is located between the lower source/drain and the upper source/drain.
7. The structure of claim 6, wherein a sidewall of the metal plug layer of the shared contact is in direct contact with the isolation layer.
8. The structure of claim 1 , wherein the stacked transistor is a first stacked transistor having a first lower transistor and a first upper transistor, the shared contact is in contact with a first lower source/drain of the first lower transistor and a first upper source/drain of the first upper transistor, and the structure further comprises a second stacked transistor having a second lower transistor and a second upper transistor located adjacent to the first stacked transistor.
9. The structure of claim 8, further comprising: a lower contact in contact with a second lower source/drain of the second lower transistor, wherein the lower contact includes a second silicide layer, a second metal plug layer, and a second conductive metal layer.
10. The structure of claim 9, wherein the second silicide layer is in direct contact with the second lower
source/drain, wherein the second metal plug layer is located on top of the second silicide layer and the second conductive metal layer is located on top of the second metal plug layer.
11 . The structure of claim 8, further comprising a top contact in contact with a second upper source/drain of the second upper transistor, wherein the second upper source/drain has a cup shape.
12. The microelectronic structure of claim 11, further comprising: a second thickening layer located on the sidewalls of the second upper source/drain; and a second upper silicide layer located on the sidewalls of the thickening layer, wherein the second thickening layer is located between second upper silicide and the second upper source/drain, wherein the second upper silicide layer is direct contact with a bottom surface and sidewall of the top contact.
13. A method comprising: forming a stacked transistor having a lower transistor and an upper transistor; and forming a shared contact in contact with a lower source/drain of the first lower transistor and an upper source/drain of the upper transistor, wherein the shared contact includes a silicide layer, a metal plug layer, and a conductive metal layer, wherein the silicide layer, the metal plug layer and the conductive metal layer are separately formed.
14. The method of claim 13, further comprising forming a thickening layer on at least one sidewall of the upper source/drain of upper transistor, wherein the thickening layer is formed prior to the formation of the conductive metal layer of the shared contact.
