Description

Alボンディングワイヤ
 本発明は、Alボンディングワイヤに関するものである。
 半導体装置では、半導体素子上に形成された電極と、リードフレームや基板上の電極との間をボンディングワイヤによって接続している。ボンディングワイヤに用いる材質として、超LSIなどの集積回路半導体装置では金(Au)や銅(Cu)が用いられ、一方でパワー半導体装置においては主にアルミニウム(Al)が用いられている。例えば、特許文献1には、パワー半導体モジュールにおいて、300μmφのアルミニウムボンディングワイヤ(以下「Alボンディングワイヤ」という。)を用いる例が示されている。また、Alボンディングワイヤを用いたパワー半導体装置において、ボンディング方法としては、半導体素子上電極との接続とリードフレームや基板上の電極との接続のいずれも、ウエッジ接合が用いられている。
 Alボンディングワイヤを用いるパワー半導体装置は、エアコンや太陽光発電システムなどの大電力機器、車載用の半導体装置として用いられることが多い。これらの半導体装置においては、Alボンディングワイヤの接合部は100~150℃の高温にさらされる。Alボンディングワイヤとして高純度のAlのみからなる材料を用いた場合、このような温度環境ではワイヤが軟化しやすいため、高温環境で使用することが困難であった。
 特許文献2には、Feを0.02~1重量%含有するAlワイヤが開示されている。Feを含有しないAlワイヤでは、半導体使用時の高温でワイヤ接合界面直上で再結晶が起き、小さな結晶粒となって、クラック発生の原因となる。これに対し、Feを0.02%以上含有することで再結晶温度を高めることができる。伸線後のアニールにより、ボンディング前のワイヤ結晶粒径を50μm以上とする。結晶粒径が大きく、さらに半導体使用時の高温でも再結晶しないので、クラック発生がないとしている。
 特許文献3には、使用時の大電流繰り返し通電によっても接続部に発生したクラックの進行を抑制して信頼性の高い接続部を実現するボンディングワイヤとして、線材がAl-0.1~1wt%Xで、XがCu、Fe、Mn、Mg、Co、Li、Pd、Ag、Hfから選ばれた少なくとも一種類の金属であり、線の太さ(直径)が50~500μmのものが開示されている。

 純Alを用いたAlボンディングワイヤ、あるいは特許文献2、3に記載するようなAl合金を用いたAlボンディングワイヤのいずれを用いた半導体装置であっても、半導体装置を作動した高温状態において、ボンディングワイヤの接合部の接合信頼性が十分に得られないことがあった。
 本発明は、Alボンディングワイヤを用いた半導体装置を作動した高温状態において、ボンディングワイヤの接合部の接合信頼性が十分に得られるAlボンディングワイヤを提供することを目的とする。
 即ち、本発明の要旨とするところは以下のとおりである。
[1]Al又はAl合金からなり、ワイヤ軸に垂直方向の芯材断面における平均結晶粒径が0.01~50μmであり、ワイヤ軸に垂直方向の芯材断面に対して結晶方位を測定した結果において、ワイヤ長手方向の結晶方位のうち、ワイヤ長手方向に対して角度差が15°以下である結晶方位<111>の方位比率が30~90%であることを特徴とするAlボンディングワイヤ。
[2]ワイヤの硬度がHvで20~40であることを特徴とする[1]に記載のAlボンディングワイヤ。
[3]ワイヤ線径が50~600μmであることを特徴とする[1]又は[2]に記載のAlボンディングワイヤ。
 本発明により、Alボンディングワイヤを用いた半導体装置を作動した高温状態において、ボンディングワイヤの接合部の接合信頼性が十分に確保される。
 純Al、あるいは特許文献2、3に記載するようなAl合金からなるAlボンディングワイヤを用いた半導体装置であっても、半導体装置を高温状態において長時間作動させると、ボンディングワイヤの接合部の接合強度が低下する現象が見られ、即ち接合信頼性が十分に得られないことが判明した。高温長時間作動後の半導体装置のボンディングワイヤ断面を観察すると、高温環境により再結晶が起こり、結晶粒径は大きくなり、また後述する結晶<111>方位比率が減少するため、ワイヤ強度が初期と比べて低下し、これによって接合界面での剥離現象が生じ、接合部の信頼性が低下したものと推定された。
 これに対して、本発明では、Alボンディングワイヤにおいて、純Al、Al合金のいずれであっても、ワイヤ軸に垂直方向の芯材断面における平均結晶粒径を0.01~50μmとし、ワイヤ軸に垂直方向の芯材断面に対して結晶方位を測定した結果において、ワイヤ長手方向の結晶方位のうち、ワイヤ長手方向に対して角度差が15°以下である結晶方位<111>の方位比率(以下単に「結晶<111>方位比率」ともいう。)が30~90%とする。これにより、半導体装置を高温環境で長時間使用し続けたときにおいても、高温長時間作動後の半導体装置において接合部の信頼性を確保することができる。以下、詳細に説明する。
 高温長時間履歴後の接合部信頼性評価試験について説明する。
 使用するAlボンディングワイヤとして、Feを0.5質量%含有するAl合金と、純Alのものを用いた。伸線後のワイヤ線径は200μmである。伸線工程の途中で熱処理を実施しあるいは実施せず、熱処理を実施する場合は冷却条件を緩冷と急冷の2種類とし、伸線後のワイヤに調質熱処理を施して、ボンディングワイヤのビッカース硬度をHv40以下に調整した。伸線途中の熱処理条件と伸線後の調質熱処理条件を変動させることにより、ワイヤの結晶粒径と結晶<111>方位比率とを種々変更した。
 半導体装置において、半導体チップとボンディングワイヤとの間の第1接合部、外部端子とボンディングワイヤとの間の第2接合部ともにウエッジボンディングとした。
 高温長時間履歴は、パワーサイクル試験によって行った。パワーサイクル試験は、Alボンディングワイヤが接合された半導体装置について、加熱と冷却の繰り返しを行う。加熱は、半導体装置におけるボンディングワイヤの接合部の温度が140℃になるまで2秒間かけて加熱し、その後、接合部の温度が30℃になるまで5秒間かけて冷却する。この加熱・冷却のサイクルを20万回繰り返す。
 上記高温長時間履歴後、第1接合部の接合シェア強度を測定し、接合部信頼性の評価を行った。その結果、ワイヤの結晶粒径が0.01~50μmであり、結晶<111>方位比率が30~90%であるとき(本発明条件)、Al合金と純Alのいずれも、接合部シェア強度が初期と比べて90%以上であり、接合部の信頼性を十分に確保することができた。これに対し、上記本発明条件を外れる場合は、接合部シェア強度が初期と比べて50%未満であり、接合部の信頼性が不十分であった。
 《ワイヤの平均結晶粒径》
 本発明において、ボンディングワイヤのワイヤ軸に垂直方向の芯材断面(ワイヤ軸に垂直方向の断面;ワイヤ長手方向に垂直な断面(C断面))における平均結晶粒径が0.01~50μmである。平均結晶粒径の測定方法としては、EBSD(Electron Back Scatter Diffraction Patterns)などの測定方法を用いて各結晶粒の面積を求め、各結晶粒の面積を円に見なした時の直径の平均とする。
 平均結晶粒径が0.01μm以上であれば、伸線時の調質熱処理による再結晶が適度に進行しており、ワイヤが軟化し、ボンディング時のチップ割れの発生、接合部の接合性の低下、高温長時間使用時の信頼性の低下などを防止することができる。一方、平均結晶粒径が50μmを超えると、ワイヤの再結晶が進行しすぎていることを示し、高温長時間使用時の信頼性の低下を来すこととなる。ワイヤ伸線の過程で調質熱処理を行うことにより、ワイヤのC断面における平均結晶粒径を0.01~50μmとすることができる。平均結晶粒径は、好ましくは0.05μm以上、さらに好ましくは0.1μm以上である。平均結晶粒径はまた、好ましくは20μm以下、さらに好ましくは10μm以下である。
 《ワイヤの結晶<111>方位比率》
 本発明においては、ワイヤ軸に垂直方向の芯材断面に対して結晶方位を測定した結果において、ワイヤ長手方向の結晶方位のうち、ワイヤ長手方向に対して角度差が15°以下である結晶方位<111>の方位比率(結晶<111>方位比率)が30~90%である。ここで、ワイヤ軸に垂直方向の芯材断面とは、ボンディングワイヤ長手方向に垂直な断面(C断面)を意味する。結晶<111>方位比率の測定には、EBSDを用いることができる。ワイヤ軸に垂直方向の芯材断面(ワイヤ軸に垂直方向の断面;ボンディングワイヤ長手方向に垂直な断面)を検査面とし、装置に付属している解析ソフトを利用することにより、結晶<111>方位比率を算出できる。その方位比率の算出法について、測定エリア内である信頼度を基準に同定できた結晶方位だけの面積を母集団として算出する<111>方位の面積割合を、結晶<111>方位比率とした。方位比率を求める過程では、結晶方位が測定できない部位、あるいは測定できても方位解析の信頼度が低い部位等は除外して計算した。
 結晶<111>方位比率が90%以下であれば、伸線時の調質熱処理による再結晶が適度に進行し、ワイヤが軟化し、ボンディング時のチップ割れの発生、接合部の接合性の低下、高温長時間使用時の信頼性の低下などを防止することができる。一方、結晶<111>方位比率が30%未満であると、ワイヤの再結晶が進行しすぎていることを示し、接合部の信頼性が低下し、高温長時間使用時の信頼性が低下することとなる。ワイヤ伸線の過程で熱処理を行い、熱処理後に急冷することにより、伸線後の調質熱処理と相まって、ワイヤ長手方向に垂直な断面における結晶<111>方位比率を30~90%とすることができる。結晶<111>方位比率は、好ましくは60%以上、さらに好ましくは70%以上である。結晶<111>方位比率はまた、好ましくは85%以下、さらに好ましくは80%以下である。
 《ワイヤのビッカース硬度》
 本発明において好ましくは、ボンディングワイヤのワイヤ長手方向に垂直な断面(C断面)において、ビッカース硬度がHv20~40の範囲である。Hv40以下とすることにより、ボンディング時にチップ割れを発生することなく、良好な接合性を実現し、また容易にループを形成して半導体装置に対する配線を行うことができる。一方、ビッカース硬度がHv20未満まで低下すると、ワイヤの再結晶が進行しすぎていることを示し、時効熱処理で析出物を形成しても十分な強度を得ることができにくく、接合部の信頼性が低下する恐れがある。そのため、ビッカース硬度の下限はHv20とすると好ましい。前述のとおり、ワイヤ製造の過程で熱処理を行い、さらに伸線の過程で調質熱処理を行うことにより、ワイヤのビッカース硬度をHv20~40の範囲とすることができる。
 《ワイヤ直径》
 本発明において好ましくは、ボンディングワイヤ直径が50~600μmである。パワー系デバイスには大電流が流れるため一般的に50μm以上のワイヤが使用されるが、600μm以上になると扱いづらくなることやワイヤボンダーが対応していないため、600μm以下のワイヤが使用されている。
 《ワイヤ成分》
 本発明のAlボンディングワイヤは、純Al、Al合金を問わず、適用することができる。Al合金としては、Fe、Si等を添加元素とすることができ、例えば、Al-Fe合金、Al-Si合金が挙げられ、Al含有量は好ましくは95質量%以上、96質量%以上、97質量%以上、98質量%以上又は98.5質量%以上である。Al合金の好適例としてはAl-0.5質量%Fe合金、Al-1質量%Si合金が挙げられる。
 《ボンディングワイヤの製造方法》
 本発明のボンディングワイヤは、所定の成分を含有するAl合金を得た上で、常法の圧延と伸線加工に加え、伸線途中で熱処理を行うことにより製造する。
 伸線の途中で、熱処理とその後の急冷処理を行う。熱処理は、ワイヤ径が1mm程度の段階で行うことができる。伸線中熱処理条件は、600~640℃、2~3時間とすると好ましい。熱処理後の急冷処理は、水中にて急冷する。熱処理を行わないと、下記調質熱処理後において結晶<111>方位比率が上限に外れることとなる。また、熱処理を行っても冷却条件を緩冷却した場合、または熱処理温度が高すぎる場合は、下記調質熱処理後において結晶<111>方位比率が下限に外れることとなる。
 伸線加工中と伸線加工後の一方又は両方において、調質熱処理を行う。調質熱処理の温度を高くし、時間を長くするほど、平均結晶粒径が増大し、結晶<111>方位比率を低下させ、ビッカース硬度を低下させることができる。熱処理温度250~350℃の範囲、熱処理時間5~15秒の範囲において、好適な平均結晶粒径、結晶<111>方位比率、ビッカース硬度を実現するように、調質熱処理条件を選択することができる。
 《実施例1》
 Feを0.5質量%含有するAl合金を準備し、この合金を鋳塊とし、鋳塊を溝ロール圧延し、さらに伸線加工を行った。ワイヤ径が800μmの段階で熱処理を行った。その後、最終線径を表1に示す線径としてダイス伸線加工を行い、伸線加工終了後に調質熱処理を行った。伸線途中の熱処理条件は、標準条件を620℃、3時間、急冷(水冷)とし、一部は熱処理なし(比較例3)、冷却条件を緩冷(空冷)(比較例4)とした。また、伸線後の調質熱処理条件は、標準条件を270±10℃の範囲、10秒とし、一部は標準より低温(比較例1)、標準より高温(比較例2)とした。本発明例1~9において、調質熱処理の温度を標準条件の中で変化させている。
 このワイヤを用いて、ワイヤ軸に垂直方向の芯材断面(C断面)において、平均結晶粒径、ワイヤ長手方向に対して角度差が15°以下である結晶方位<111>の方位比率(結晶<111>方位比率)、ビッカース硬度の計測を行った。
 平均結晶粒径の測定は、EBSD法を用いて各結晶粒の面積を求め、各結晶粒の面積を円の面積に換算してその直径の平均として行った。
 結晶<111>方位比率の測定は、ワイヤ軸に垂直方向の芯材断面(ボンディングワイヤ長手方向に垂直な断面)においてEBSDによる測定を行い、装置に付属している解析ソフトを利用することにより、前述の手順で結晶<111>方位比率を算出した。
 ビッカース硬度の測定は、マイクロビッカース硬度計を用い、C断面のうちの半径方向の中心位置における硬度として測定を行った。
 半導体装置において、半導体チップ電極はAl-Cuであり、外部端子はAgを用いた。半導体チップ電極とボンディングワイヤとの間の第1接合部、外部端子とボンディングワイヤとの間の第2接合部はともにウエッジボンディングとした。
 半導体装置におけるボンディングワイヤの接合性については、第1接合部の初期(高温長時間履歴前)の接合不良(不着)の有無で判断した。接合されているものを○とし、接合されていないものを×として表1の「接合性」欄に記載した。
 半導体装置におけるチップクラック評価については、パッド表面の金属を酸にて溶かし、パッド下のチップクラックの有無を顕微鏡にて観察して評価した。クラックなしを○とし、クラック有りを×として、表1の「チップクラック」欄に記載した。
 高温長時間履歴は、パワーサイクル試験によって行った。パワーサイクル試験は、Alボンディングワイヤが接合された半導体装置について、加熱と冷却の繰り返しを行う。加熱は、半導体装置におけるボンディングワイヤの接合部の温度が140℃になるまで2秒間かけて加熱し、その後、接合部の温度が30℃になるまで5秒間かけて冷却する。この加熱・冷却のサイクルを20万回繰り返す。
 上記高温長時間経過後、第1接合部の接合シェア強度を測定し、接合部信頼性の評価を行った。シェア強度測定は初期の接合部のシェア強度との比較として行った。初期の接合強度の95%以上を◎とし、90%~95%を○とし、70%~90%を△とし、70%未満を×として、表1の「信頼性試験」欄に記載した。×が不合格である。

 結果を表1に示す。本発明範囲から外れる数値に下線を付している。
 本発明例No.1~9はいずれも、ワイヤの平均結晶粒径と結晶<111>方位比率が本発明範囲内にあり、ワイヤの硬度は良好であり、接合性、チップクラック、信頼性試験のいずれも良好であった。前述のように、本発明例1~9において、調質熱処理の温度を標準条件の中で変化させている。同じ線径において、調質熱処理温度が標準条件の中で高くなるほど、結晶粒径が大きくなり、結晶<111>方位比率が小さくなる傾向にある。特に本発明例No.1、4、7は、結晶粒径、結晶方位が最も好ましい範囲であって信頼性試験の結果が特に良好(◎)であった。
 比較例No.1~4は比較例である。
 比較例No.1は、調質熱処理条件が標準条件よりも低温であり、平均結晶粒径が低め外れ、結晶<111>方位比率が高め外れであり、硬度が好適条件よりも高く、接合性、チップクラック、信頼性試験がいずれも不良であった。
 比較例No.2は、調質熱処理条件が標準条件よりも高温であり、平均結晶粒径が上限を超え、結晶<111>方位比率が低め外れであり、硬度が好適条件よりも低く、信頼性試験が不良であった。
 比較例No.3は、伸線中熱処理を行っておらず、平均結晶粒径は本発明範囲内であったが結晶<111>方位比率が高め外れであり、硬度が好適条件よりも高く信頼性試験が不良であった。
 比較例No.4は、伸線中熱処理の冷却を緩冷としており、平均結晶粒径は本発明範囲内であったが結晶<111>方位比率が低め外れであり、信頼性試験が不良であった。
 《実施例2》
 表2に示すワイヤ成分を有し、線径が200μmのAlボンディングワイヤを製造した。製造条件及び評価項目は前記実施例1と同様である。結果を表2に示す。

 表2から明らかなように、いずれのワイヤ成分であっても、本発明のワイヤ組織を得ることができ、良好なワイヤ品質を実現することができた。

Claims (3)

  1.  Al又はAl合金からなり、ワイヤ軸に垂直方向の断面における平均結晶粒径が0.01~50μmであり、ワイヤ軸に垂直方向の断面に対して結晶方位を測定した結果において、ワイヤ長手方向の結晶方位のうち、ワイヤ長手方向に対して角度差が15°以下である結晶方位<111>の方位比率が30~90%であることを特徴とするAlボンディングワイヤ。
  2.  ワイヤの硬度がHvで20~40であることを特徴とする請求項1に記載のAlボンディングワイヤ。
  3.  ワイヤ線径が50~600μmであることを特徴とする請求項1又は請求項2に記載のAlボンディングワイヤ。
