Abstract

Description
本発明は、放熱部材およびその製造方法に関する。より具体的には、アルミニウムまたはマグネシウムを含む金属-炭化珪素質複合体を備えた板状の放熱部材およびその製造方法に関する。
近年、電気自動車や電鉄用途におけるパワーモジュール用放熱部品として、従来の銅に替わり、金属-炭化珪素質複合体で構成された放熱部材が使用されるようになってきている。
金属-炭化珪素質複合体の金属としては、アルミニウムやその合金がしばしば用いられる。
金属-炭化珪素質複合体の金属としては、アルミニウムやその合金がしばしば用いられる。
放熱部材は、他の部品(例えば放熱フィンや放熱ユニット)と接合されて用いることが多く、その接合部分の性状が重要である。
例えば、放熱部材を放熱フィンや放熱ユニットに接合する場合、一般的には放熱部材の周縁部に設けられた孔を利用して、放熱部材を放熱フィンや放熱ユニット等にネジ固定する。しかし、放熱部材の放熱フィン等に接する面が凹面であったり、微少な凹凸が多く存在していたりすると、放熱部材と放熱フィン等との間に隙間が生じ、熱伝達性が低下してしまうという問題があった。
例えば、放熱部材を放熱フィンや放熱ユニットに接合する場合、一般的には放熱部材の周縁部に設けられた孔を利用して、放熱部材を放熱フィンや放熱ユニット等にネジ固定する。しかし、放熱部材の放熱フィン等に接する面が凹面であったり、微少な凹凸が多く存在していたりすると、放熱部材と放熱フィン等との間に隙間が生じ、熱伝達性が低下してしまうという問題があった。
上記問題を鑑み、放熱部材と放熱フィン等との間にできるだけ隙間ができないよう、放熱フィン等と接合する面が凸型に湾曲している放熱部材がいくつか提案されている。
これは、上述のように、放熱部材は、放熱フィン等に、ネジ等の固定部材で固定して用いられることが通常であるところ、放熱フィン等との接合面が凸型に湾曲していることで、固定部材で固定された際にその接合面が「適度に平ら」になり、放熱フィン等との接合性(密着性)が高まる等のためである。
これは、上述のように、放熱部材は、放熱フィン等に、ネジ等の固定部材で固定して用いられることが通常であるところ、放熱フィン等との接合面が凸型に湾曲していることで、固定部材で固定された際にその接合面が「適度に平ら」になり、放熱フィン等との接合性(密着性)が高まる等のためである。
例えば、特許文献1には、多孔質炭化珪素成形体にアルミニウムを主成分とする金属を含浸してなる板状複合体であって、板状複合体の面内に他の放熱部品に当該板状複合体の凸面を向けてネジ止めするための4個以上の穴部を有し、穴間方向(X方向)の長さ10cmに対する反り量(Cx;μm)と、それに垂直な方向(Y方向)の長さ10cmに対する反り量(Cy;μm)の関係が、50≦Cx≦250、且つ-50≦Cy≦200である(Cy=0を除く)ことを特徴とする炭化珪素質複合体が記載されている。
別の例として、特許文献2には、多孔質炭化珪素成形体にアルミニウムを主成分とする金属を含浸してなる板状複合体であって、複合体の主面の長さ10cmに対しての反り量が250μm以下の反りを有する炭化珪素質複合体が記載されている。
上述のように、(1)まず、湾曲した放熱部材を製造し、(2)それを放熱フィン等と接合する際に、ネジの力により湾曲を「平らに」することで、放熱部材と放熱フィン等との接合性を高め、ひいては放熱性を高めることが知られている。
しかし、放熱部材の、放熱フィン等と接する面とは反対側の面には、通常、パワー素子等の部品が接続される。そのため、特に量産段階において、湾曲した放熱部材に対して部品を接続することは、位置合わせが難しかったり、部品の接続自体が難しかったりする場合がある。
すなわち、湾曲した放熱部材の片面に部品を接続してパワーモジュール等を製造するに当たっては、その製造安定性(歩留まりなど)の点で改善の余地がある。

本発明はこのような事情に鑑みてなされたものである。
本発明の目的の1つは、湾曲した放熱部材の片面に部品を接続してパワーモジュール等を製造に当たって、その製造安定性(歩留まりなど)を改善することである。

本発明者らは、上記課題を解決すべく鋭意検討した。その結果、板状の放熱部材における2つの主面の、JIS B 0621で規定される平面度などが、課題解決に密接に関係しているらしいことを知見した。この知見に基づき以下に提供される発明を完成させた。

本発明によれば、湾曲した放熱部材の片面に部品を接続してパワーモジュール等を製造に当たって、その製造安定性(歩留まりなど)を改善することができる。

<放熱部材>
図1(a)は、本実施形態の放熱部材(放熱部材1)の俯瞰図である。
放熱部材1は、板状である。
放熱部材1の主たる材質は、アルミニウムまたはマグネシウムを含む金属-炭化珪素質複合体である(材質の詳細は、放熱部材1の製造方法とあわせて、追って説明する)。
図1(a)は、本実施形態の放熱部材(放熱部材1)の俯瞰図である。
放熱部材1は、板状である。
放熱部材1の主たる材質は、アルミニウムまたはマグネシウムを含む金属-炭化珪素質複合体である(材質の詳細は、放熱部材1の製造方法とあわせて、追って説明する)。
放熱部材1は、通常、実質的に矩形状であることができる。つまり、放熱部材1の一方の主面を上面として放熱部材1を上面視したとき、放熱部材1の形状は実質的に矩形である。
ここで「実質的に矩形である」とは、放熱部材1の四隅の少なくとも1つが、直角形状ではなく、丸みを帯びた形状に加工されていてもよいことを意味する(もちろん、四隅は直角形状であってもよい)。
補足しておくと、放熱部材1の四隅の少なくとも1つが、丸みを帯びた形状に加工されている場合、放熱部材1を上面視したときの短辺と長辺の直線部分を延長したときに交差する点を、矩形の「頂点」と定義することができる。また、このとき、放熱部材1の「短辺の長さ」や「長辺の長さ」は、上記「頂点」を始点または終点として定義することができる。
ここで「実質的に矩形である」とは、放熱部材1の四隅の少なくとも1つが、直角形状ではなく、丸みを帯びた形状に加工されていてもよいことを意味する(もちろん、四隅は直角形状であってもよい)。
補足しておくと、放熱部材1の四隅の少なくとも1つが、丸みを帯びた形状に加工されている場合、放熱部材1を上面視したときの短辺と長辺の直線部分を延長したときに交差する点を、矩形の「頂点」と定義することができる。また、このとき、放熱部材1の「短辺の長さ」や「長辺の長さ」は、上記「頂点」を始点または終点として定義することができる。
放熱部材1の縦横の長さは、一例として、40mm×90mmから250mm×140mm程度である。
放熱部材1の厚みは、一例として2mm以上6mm以下、好ましくは3mm以上5mm以下である。もし放熱部材1の厚みが一様ではない場合には、少なくとも放熱部材1の重心部分における厚みが上記範囲にあることが好ましい。

板状の放熱部材1は、2つの主面を備える(一方の主面を主面2A、他方の主面を主面2Bとする)。典型的には、主面2Aのほうが放熱フィン等と接合される面、主面2Bのほうがパワー素子等と接続される面となる。
放熱部材1においては、特に、少なくとも主面2Aが、放熱部材1の内側方向ではなく外側方向に凸型に湾曲している。通常、主面2Aは、その全体が外側方向に凸型に湾曲しており、部分的に凹型となる部分を有しない。
主面2Aの、JIS B 0621で規定される平面度をf1とし、主面2Bの、JIS B 0621で規定される平面度をf2としたとき、f2のほうがf1よりも10μm以上小さい。
板状の放熱部材1は、2つの主面を備える(一方の主面を主面2A、他方の主面を主面2Bとする)。典型的には、主面2Aのほうが放熱フィン等と接合される面、主面2Bのほうがパワー素子等と接続される面となる。
放熱部材1においては、特に、少なくとも主面2Aが、放熱部材1の内側方向ではなく外側方向に凸型に湾曲している。通常、主面2Aは、その全体が外側方向に凸型に湾曲しており、部分的に凹型となる部分を有しない。
主面2Aの、JIS B 0621で規定される平面度をf1とし、主面2Bの、JIS B 0621で規定される平面度をf2としたとき、f2のほうがf1よりも10μm以上小さい。
従来の湾曲を有する放熱部材においては、主面2A側の湾曲度合いと、主面2B側の湾曲度合がほぼ等しいものが多かった。それゆえ、主面2B側にパワー素子等の部品を接続する際、位置合わせが難しかったり、部品の接続自体が難しい場合があったりした。
一方、図1の放熱部材1では、f1(主面2Aの湾曲の度合いを表す)が比較的大きく、f2(主面2Bの湾曲の度合いを表す)が比較的小さい。このことにより、主面2Aの側では放熱部材1と放熱フィン等との接合性を十分に得ることができ、よって十分な放熱性を得ることができる。それに加え、従来の放熱部材に比べて、主面2Bの側では部品の位置合わせや接続を容易とすることができる。
一方、図1の放熱部材1では、f1(主面2Aの湾曲の度合いを表す)が比較的大きく、f2(主面2Bの湾曲の度合いを表す)が比較的小さい。このことにより、主面2Aの側では放熱部材1と放熱フィン等との接合性を十分に得ることができ、よって十分な放熱性を得ることができる。それに加え、従来の放熱部材に比べて、主面2Bの側では部品の位置合わせや接続を容易とすることができる。
JIS B 0621で規定される平面度は、平面形体を幾何学的平行二平面で挟んだとき、平行二平面の間隔が最小となる場合の、二平面の間隔と定義される。
平面度f1および平面度f2の測定装置としては、例えば、キーエンス社製の装置VR-3000などを挙げることができる。
付言するに、f1の測定は、主面2A全体について行われることが好ましい。ただし、放熱部材1の大きさによっては、主面2A全体が、測定装置の観測視野に収まらない場合がある。その場合は、主面2Aを上面視したときの中心(幾何学的重心)と、測定装置の観測視野の中心とが一致するようにしてf1を測定する。このとき、実質的に矩形である主面2Aの長辺と、観測視野の長辺(平面度の測定装置の観測視野は、通常、矩形である)とが、平行となるようにすることが好ましい。f2の測定についても同様である。
平面度f1および平面度f2の測定装置としては、例えば、キーエンス社製の装置VR-3000などを挙げることができる。
付言するに、f1の測定は、主面2A全体について行われることが好ましい。ただし、放熱部材1の大きさによっては、主面2A全体が、測定装置の観測視野に収まらない場合がある。その場合は、主面2Aを上面視したときの中心(幾何学的重心)と、測定装置の観測視野の中心とが一致するようにしてf1を測定する。このとき、実質的に矩形である主面2Aの長辺と、観測視野の長辺(平面度の測定装置の観測視野は、通常、矩形である)とが、平行となるようにすることが好ましい。f2の測定についても同様である。
放熱部材1についてより具体的な説明を続ける。
[f1、f2、主面2B等ついての追加の説明]
放熱部材1においては、f2のほうがf1よりも10μm以上小さければよいが、好ましくはf2のほうがf1よりも50μm以上小さく、より好ましくはf2のほうがf1よりも100μm以上小さい。
一方、放熱部材1自体の製造の容易性や、適度な湾曲量などの観点から、f1とf2の差(f1-f2)は600μm以下であることが好ましく、500μm以下であることがより好ましく、400μm以下であることがさらに好ましい。
放熱部材1においては、f2のほうがf1よりも10μm以上小さければよいが、好ましくはf2のほうがf1よりも50μm以上小さく、より好ましくはf2のほうがf1よりも100μm以上小さい。
一方、放熱部材1自体の製造の容易性や、適度な湾曲量などの観点から、f1とf2の差(f1-f2)は600μm以下であることが好ましく、500μm以下であることがより好ましく、400μm以下であることがさらに好ましい。
f1そのものの値は、好ましくは100μm以上700μm、より好ましくは200μm以上600μm以下である。
f2そのものの値は、好ましくは300μm以下、より好ましくは250μm以下、さらに好ましくは200μm以下、特に好ましくは100μm以下である。f2の下限値は、一例として0であってもよい。また、別の例として、f2の下限値は50μm以上であってもよい。

f1それ自体の値を適切に設計することで、適度な(大きすぎない)締め付け力により、放熱部材1を放熱フィン等に接続性よく固定することができると考えられる。このことは、放熱性を一層高めうること、過度な力によるクラックを低減できること、等につながる。
f2それ自体の値を適切に設計することで、主面2Bに接続する部品の位置合わせや接続を一層容易とすることができると考えられる。

主面2Bは、放熱部材1の外側方向に凸型に湾曲していてもよいし、その逆、すなわち、放熱部材1の外側方向に向かって凹型に湾曲していてもよい。最終製品としてのパワーデバイスの製造の際の放熱部材1の湾曲等も鑑みると、主面2Bは、放熱部材1の外側方向に向かって凹型に湾曲していることが好ましい。
より具体的には、主面2Bは放熱部材1の外側方向に向かって凹型に湾曲しており、そしてその湾曲の度合いを平面度で表現すると、上記のように、好ましくは300μm以下、より好ましくは250μμm以下、さらに好ましくは200μm以下、特に好ましくは100μm以下である。

もちろん、主面2Bは、放熱部材1の外側方向に向かって凸型に湾曲していてもよい。f2で表される湾曲の程度がf1よりも10μm以上小さい限り、パワー素子等との接続に不具合を生じにくくすることができる。
[主面2A、2Bを構成する材料など]
一態様として、主面2Aおよび/または主面2B(すなわち放熱部材1の表面)は、アルミニウムまたはマグネシウムを含む金属-炭化珪素質複合体であることができる。
別の態様として、主面2Aおよび/または主面2B(放熱部材1の表面)は、金属層であってもよい。例えば、主面2Aおよび/または主面2Bは、アルミニウムまたはマグネシウムを含有する表面金属層を備えることが好ましい。この場合、放熱部材1における、表面金属層以外の部分は、金属-炭化珪素質複合体等であることができる。金属表面層が含む金属は、金属-炭化珪素質複合体が含む金属と同一であることが好ましい。これは、放熱部材1の製造上の理由による(放熱部材1の製造方法については後述する)。
一態様として、主面2Aおよび/または主面2B(すなわち放熱部材1の表面)は、アルミニウムまたはマグネシウムを含む金属-炭化珪素質複合体であることができる。
別の態様として、主面2Aおよび/または主面2B(放熱部材1の表面)は、金属層であってもよい。例えば、主面2Aおよび/または主面2Bは、アルミニウムまたはマグネシウムを含有する表面金属層を備えることが好ましい。この場合、放熱部材1における、表面金属層以外の部分は、金属-炭化珪素質複合体等であることができる。金属表面層が含む金属は、金属-炭化珪素質複合体が含む金属と同一であることが好ましい。これは、放熱部材1の製造上の理由による(放熱部材1の製造方法については後述する)。
上述の表面金属層の更に外側には、メッキ層が設けられていていることが好ましい。パワー素子等の接続には一般に半田が用いられるところ、メッキ層は半田の濡れ性を高めることができる。
メッキ層は、例えばNi含有メッキ層であることができる。

放熱部材1が金属表面層を備える場合、その表面金属層の平均厚みは特に限定されないが、例えば10μm以上300μm以下、好ましくは30μm以上150μm以下である。
放熱部材1がメッキ層を備える場合、そのメッキ層の平均厚みは特に限定されないが、例えば3μm以上15μm以下、好ましくは4μm以上10μm以下である。
放熱部材1がメッキ層を備える場合、そのメッキ層の平均厚みは特に限定されないが、例えば3μm以上15μm以下、好ましくは4μm以上10μm以下である。
f1やf2の値については、原則として、放熱部材1の最表面の平面度の値を採用する。
例えば、放熱部材1が板状の金属-炭化珪素質複合体のみで構成されている場合には、その板状の金属-炭化珪素質複合体の両主面の平面度を測定して、f1やf2の値とすることができる。
また、放熱部材1の最表面が表面金属層やメッキ層である場合には、その最表面の表面金属層やメッキ層表面の平面度を測定して、f1やf2の値とすることができる。
例えば、放熱部材1が板状の金属-炭化珪素質複合体のみで構成されている場合には、その板状の金属-炭化珪素質複合体の両主面の平面度を測定して、f1やf2の値とすることができる。
また、放熱部材1の最表面が表面金属層やメッキ層である場合には、その最表面の表面金属層やメッキ層表面の平面度を測定して、f1やf2の値とすることができる。
[主面2A、2Bの表面の粗さに関する指標]
別観点として、主面2A、主面2Bの「表面の粗さに関する指標」を適切に設計することにより、放熱性などの性能をより高めうる。
例えば、主面2Aの、粗さ曲線要素の平均長さRSmを、50μm以上250μm以下に設計することが好ましく、70μm以上160μm以下に設計することがより好ましい。
主面2AのRSmを適当な大きさとすることにより、放熱フィン等との接合性がより高まり、放熱性を一層良好とすることができる。これの詳しいメカニズム等は不明であるが、おそらくは、RSmを適当な大きさとすることで、放熱部材1-放熱フィン間のミクロなすき間が少なくなり、接合性がより高まるものと考えられる。
別観点として、主面2A、主面2Bの「表面の粗さに関する指標」を適切に設計することにより、放熱性などの性能をより高めうる。
例えば、主面2Aの、粗さ曲線要素の平均長さRSmを、50μm以上250μm以下に設計することが好ましく、70μm以上160μm以下に設計することがより好ましい。
主面2AのRSmを適当な大きさとすることにより、放熱フィン等との接合性がより高まり、放熱性を一層良好とすることができる。これの詳しいメカニズム等は不明であるが、おそらくは、RSmを適当な大きさとすることで、放熱部材1-放熱フィン間のミクロなすき間が少なくなり、接合性がより高まるものと考えられる。
また、主面2Bの、粗さ曲線要素の平均長さRSmを、50μm以上200μm以下に設計することが好ましく、70μm以上160μm以下に設計することがより好ましい。
主面2BのRSmを適当な大きさとすることにより、例えば、放熱部材1とパワー素子等との接続性を高められると考えられる。

[主面2Aの湾曲について]

このとき、h1/a≧h2/bであるように、放熱部材1を設計することが好ましい。
より具体的には、(h1/a)/(h2/b)の値は、1.00以上1.9以下であることが好ましく、1.07以上1.6以下であることがより好ましい。

上記の不等式については、以下のように解釈することができる。
h1/aは、放熱部材1における「長辺方向の単位長さ当たりの湾曲」を意味すると言える。
同様に、h2/bは、放熱部材1における「短辺方向の単位長さ当たりの湾曲」を意味すると言える。
そうすると、「h1/a≧h2/b」であるということは、長辺が短辺より長いことを差し引いても、長辺方向の「湾曲の度合い」のほうが、短辺方向のそれと同じが、それよりも大きいこと、と解釈することができる。
h1/aは、放熱部材1における「長辺方向の単位長さ当たりの湾曲」を意味すると言える。
同様に、h2/bは、放熱部材1における「短辺方向の単位長さ当たりの湾曲」を意味すると言える。
そうすると、「h1/a≧h2/b」であるということは、長辺が短辺より長いことを差し引いても、長辺方向の「湾曲の度合い」のほうが、短辺方向のそれと同じが、それよりも大きいこと、と解釈することができる。
詳細は不明な部分もあるが、ネジ等を用いて湾曲した放熱部材1を他の部品に押し当てて接合する際、矩形状(長方形状)の放熱部材1は、短辺方向よりも長辺方向に変形しやすい(曲がりやすい)。よって、長辺方向の「湾曲の度合い」を短辺方向のそれより大きくすることで、無理な力をかけずとも(ネジ止め力が比較的小さくても)放熱部材1を全体としてフラットにしやすいと推定される。また、ネジ止めの力が比較的小さくてよいことにより、ネジ周辺のクラック発生等が抑えられるとも考えられる。
[ネジ止め用の孔]
放熱部材1は、好ましくはネジ止め用の孔を備える(図1、図2には明示していない)。
例えば、放熱部材1が実質的に矩形状である場合、放熱部材1の四隅の周縁部に、ネジ止め用の孔(貫通孔)が設けられていることが好ましい。また、放熱部材1の長辺の長さによっては、例えば、放熱部材1の周縁部における、長辺の中点付近に孔が設けられていてもよい。
孔の直径は、例えば5mm以上9mm以下程度とすることができる。
念のため述べておくと、放熱部材1を他の部品に接合するための手段は、ネジに限定されない。例えば、他の部品への取り付けができる専用冶具などにより接合を行ってもよい。
放熱部材1は、好ましくはネジ止め用の孔を備える(図1、図2には明示していない)。

[製造方法/材質]
本実施形態の放熱部材の製造方法は特に限定されず、公知の方法を適宜適用して製造することができる。
好ましくは、本実施形態の放熱部材は、(i)板状の、アルミニウムまたはマグネシウムを含む金属-炭化珪素質複合体を準備する工程と、(ii)その金属-炭化珪素質複合体の少なくとも片面の一部を機械加工(研削、切削等)して、前述の主面2Aを設ける工程とを含む工程により製造することができる。
本実施形態の放熱部材の製造方法は特に限定されず、公知の方法を適宜適用して製造することができる。
好ましくは、本実施形態の放熱部材は、(i)板状の、アルミニウムまたはマグネシウムを含む金属-炭化珪素質複合体を準備する工程と、(ii)その金属-炭化珪素質複合体の少なくとも片面の一部を機械加工(研削、切削等)して、前述の主面2Aを設ける工程とを含む工程により製造することができる。
本実施形態の放熱部材は、アルミニウムまたはマグネシウムを含む金属-炭化珪素質複合体を備える。その金属-炭化珪素質複合体の製造に好ましく用いられる方法は、高圧下で多孔質体に金属を含浸させる高圧鍛造法である。より具体的には、溶湯鍛造法またはダイキャスト法を採用することができる。高圧鍛造法は、高圧容器内に炭化珪素の多孔体(プリフォーム)を装填し、これにアルミニウムまたはマグネシウムを含む金属の溶湯を高圧で含浸させて複合体を得る方法である。
本実施形態の放熱部材の製造には、大量に、安定して製造することができるという理由から、溶湯鍛造法が特に好ましい。以下、溶湯鍛造法による製造方法を説明する。

一例として、本実施形態の放熱部材は、以下の工程により製造することができる。

(工程3)炭化珪素質多孔体に、アルミニウムまたはマグネシウムを含む金属(合金)を含浸させ、炭化珪素と金属とを含む複合化部と、複合化部の外面の表面金属層とを備える、金属-炭化珪素質複合体を作製する工程、および、
(工程4)少なくとも凸型の湾曲形状に加工された面側の表面金属層を機械加工することにより、f2のほうがf1よりも10μm以上小さい放熱部材を得る工程

上記(工程1)から(工程4)についてより具体的に説明する。
上記(工程1)における炭化珪素質多孔体(SiCプリフォーム)の製造方法に関して特に制限はなく、公知の方法で製造することが可能である。例えば、原料である炭化珪素(SiC)粉末にシリカ若しくはアルミナ等を結合材として添加して混合、成形し、800℃以上で焼成することによって製造することができる。
成形方法についても特に制限は無く、プレス成形、押し出し成形、鋳込み成形等を用いることができ、必要に応じて保形用バインダーの併用が可能である。

炭化珪素質多孔体にアルミニウムまたはマグネシウムを含む金属を含浸せしめてなる金属-炭化珪素質複合体の重要な特性は、熱伝導率と熱膨張係数である。炭化珪素質多孔体中のSiC含有率の高い方が、熱伝導率が高く、熱膨張係数が小さくなるため好ましい。ただし、含有率が高くなりすぎると、アルミニウム合金が十分に含浸しない場合がある。
実用的には、平均粒子径が好ましくは40μm以上の粗いSiC粒子を40質量%以上含み、SiCプリフォームの相対密度が好ましくは55%以上75%以下の範囲にあるものが好適である。炭化珪素質多孔体(SiCプリフォーム)の強度は、取り扱い時や含浸中の割れを防ぐため、曲げ強度で3MPa以上あることが好ましい。平均粒子径は、走査型電子顕微鏡(例えば日本電子社製「JSM-T200型」)と画像解析装置(例えば日本アビオニクス社製)を用い、1000個の粒子について求めた径の平均値を算出することによって測定することができる。また、相対密度は、アルキメデス法等によって測定することができる。
実用的には、平均粒子径が好ましくは40μm以上の粗いSiC粒子を40質量%以上含み、SiCプリフォームの相対密度が好ましくは55%以上75%以下の範囲にあるものが好適である。炭化珪素質多孔体(SiCプリフォーム)の強度は、取り扱い時や含浸中の割れを防ぐため、曲げ強度で3MPa以上あることが好ましい。平均粒子径は、走査型電子顕微鏡(例えば日本電子社製「JSM-T200型」)と画像解析装置(例えば日本アビオニクス社製)を用い、1000個の粒子について求めた径の平均値を算出することによって測定することができる。また、相対密度は、アルキメデス法等によって測定することができる。
炭化珪素質多孔体(SiCプリフォーム)の原料であるSiC粉については、粗粉と微粉を適宜併用するなどして、粒度調整を行うことが好ましい。こうすることで、炭化珪素質多孔体(SiCプリフォーム)の強度と、最終的に得られる放熱部材の熱伝導率の高さとを両立させやすい。
具体的には、(i)平均粒子径40μm以上150μm以下のSiC粗粉と、(ii)平均粒子径5μm以上15μm以下のSiC微粉を混合した混合粉末が好適である。ここで、混合粉末中の(i)と(ii)の量比は、好ましくは、(i)が40質量%以上80質量%以下、(ii)が20質量%以上60質量%以下である。
具体的には、(i)平均粒子径40μm以上150μm以下のSiC粗粉と、(ii)平均粒子径5μm以上15μm以下のSiC微粉を混合した混合粉末が好適である。ここで、混合粉末中の(i)と(ii)の量比は、好ましくは、(i)が40質量%以上80質量%以下、(ii)が20質量%以上60質量%以下である。
炭化珪素質多孔体(SiCプリフォーム)は、SiC粉末に結合材を添加した混合物の成形体を、脱脂、焼成などすることにより得られる。焼成温度が800℃以上であれば、焼成時の雰囲気に関係なく、曲げ強度が3MPa以上の炭化珪素質多孔体(SiCプリフォーム)を得やすい。
ただし、酸化性雰囲気中では、1100℃を超える温度で焼成すると、SiCの酸化が促進され、金属-炭化珪素質複合体の熱伝導率が低下してしまう場合がある。よって、酸化性雰囲気中では、1100℃以下の温度で焼成することが好ましい。
焼成時間は、炭化珪素質多孔体(SiCプリフォーム)の大きさ、焼成炉への投入量、焼成雰囲気等の条件に合わせて適宜決めればよい。
ただし、酸化性雰囲気中では、1100℃を超える温度で焼成すると、SiCの酸化が促進され、金属-炭化珪素質複合体の熱伝導率が低下してしまう場合がある。よって、酸化性雰囲気中では、1100℃以下の温度で焼成することが好ましい。
焼成時間は、炭化珪素質多孔体(SiCプリフォーム)の大きさ、焼成炉への投入量、焼成雰囲気等の条件に合わせて適宜決めればよい。
炭化珪素質多孔体(SiCプリフォーム)は、成形時に所定の形状にする場合、1枚ずつ乾燥を行うか、SiCプリフォーム間にプリフォーム形状と等しい形状のカーボン等のスペーサーを用いて乾燥することで、乾燥による湾曲の変化を防ぐことができる。また、焼成に関しても乾燥時と同様の処理を行うことにより、内部組織の変化に伴う形状変化を防ぐことが可能である。
上記(工程2)では、例えば旋盤などの切削・研削機具により、炭化珪素質多孔体(SiCプリフォーム)の少なくとも片面を、その外側に向かって凸型の湾曲形状となるように加工する。このように、プリフォームの段階で機械加工(切削加工)を施すことで、金属含浸後に切削のための特別な器具等を用いる必要がなく、容易に湾曲の度合いや平面度を制御しやすいメリットがある。
本実施形態の放熱部材の製造においては、炭化珪素質多孔体(SiCプリフォーム)の片面だけでなく、両面に加工を施してもよい。すなわち、最終的に得られる放熱部材において、f2のほうがf1よりも10μm以上小さくなるように、また、f1およびf2の値それぞれが所望の値になるように、炭化珪素質多孔体(SiCプリフォーム)の両面に加工を施してもよい。
上記(工程3)では、高圧鍛造法等により、炭化珪素質多孔体(SiCプリフォーム)に、アルミニウムまたはマグネシウムを含む金属を含浸させ、炭化珪素と金属とを含む複合化部と、複合化部の外面の表面金属層とを備える、金属-炭化珪素質複合体を作製することができる。
アルミニウムまたはマグネシウムを含む金属(合金)を、炭化珪素質多孔体(SiCプリフォーム)に含浸させて、金属-炭化珪素質複合体を得る方法としては、例えば、下記方法がある。

炭化珪素質多孔体(SiCプリフォーム)を型枠内に収納し、その後、その型枠の両板面に、アルミナ若しくはシリカからなる、繊維、球状粒子、及び破砕形状の粒子のうちの1種以上を直接接するように配置し、一つのブロックとする。
このブロックを、500℃以上650℃以下で予備加熱し、そして、高圧容器内に1個または2個以上配置する。その後、ブロックの温度低下を防ぐためにできるだけ速やかに、アルミニウムまたはマグネシウムを含む金属の溶湯を30MPa以上の圧力で加圧し、金属を炭化珪素質多孔体(SiCプリフォーム)の空隙中に含浸させる。
以上により、炭化珪素と金属とを含む複合化部と、複合化部の外面の表面金属層とを備える、金属-炭化珪素質複合体が得られる。
このブロックを、500℃以上650℃以下で予備加熱し、そして、高圧容器内に1個または2個以上配置する。その後、ブロックの温度低下を防ぐためにできるだけ速やかに、アルミニウムまたはマグネシウムを含む金属の溶湯を30MPa以上の圧力で加圧し、金属を炭化珪素質多孔体(SiCプリフォーム)の空隙中に含浸させる。
以上により、炭化珪素と金属とを含む複合化部と、複合化部の外面の表面金属層とを備える、金属-炭化珪素質複合体が得られる。
金属-炭化珪素質複合体中の金属(典型的にはアルミニウムまたはマグネシウムを含む合金)は、含浸時にプリフォームの空隙内に十分に浸透するようにするため、融点がなるべく低いことが好ましい。
この点で、例えばシリコンを7質量%以上25質量%以下含有したアルミニウム合金が好ましく挙げられる。更にマグネシウムを0.2質量%以上5質量%以下含有させることで、炭化珪素粒と金属部分との結合がより強固になり好ましい。アルミニウム合金中のアルミニウム、シリコン、マグネシウム以外の金属成分に関しては、極端に特性が変化しない範囲であれば特に制限はなく、例えば銅等が含まれていてもよい。
この点で、例えばシリコンを7質量%以上25質量%以下含有したアルミニウム合金が好ましく挙げられる。更にマグネシウムを0.2質量%以上5質量%以下含有させることで、炭化珪素粒と金属部分との結合がより強固になり好ましい。アルミニウム合金中のアルミニウム、シリコン、マグネシウム以外の金属成分に関しては、極端に特性が変化しない範囲であれば特に制限はなく、例えば銅等が含まれていてもよい。
アルミニウム合金としては、好ましくは、鋳造用合金である、AC4C、AC4CH、ADC12なども使用することができる。
含浸時に生じた歪み除去の目的で、金属-炭化珪素質複合体の作製後に、アニール処理を行ってもよい。歪み除去の目的で行うアニール処理は、400℃以上550℃以下の温度で10分以上5時間以下行うことが好ましい。
アニール温度が400℃以上であれば、複合体内部の歪みが十分に開放されて、機械加工後のアニール処理工程で湾曲が大きく変化することを抑制できる。一方、アニール温度が550℃以下であれば、含浸で用いたアルミニウム合金が溶融することを防止できる。
アニール時間が10分以上であれば、複合体内部の歪みが十分に開放され、機械加工後の加工歪み除去のためのアニール処理工程で、湾曲が大きく変化することを抑制できる。一方、アニール時間が5時間以下であることが、量産性などの観点から好ましい。
アニール温度が400℃以上であれば、複合体内部の歪みが十分に開放されて、機械加工後のアニール処理工程で湾曲が大きく変化することを抑制できる。一方、アニール温度が550℃以下であれば、含浸で用いたアルミニウム合金が溶融することを防止できる。
アニール時間が10分以上であれば、複合体内部の歪みが十分に開放され、機械加工後の加工歪み除去のためのアニール処理工程で、湾曲が大きく変化することを抑制できる。一方、アニール時間が5時間以下であることが、量産性などの観点から好ましい。
また、(工程3)においては、例えば、アルミナ若しくはシリカからなる、繊維、球状粒子、及び破砕形状の粒子のうち1種以上を、炭化珪素質多孔体(SiCプリフォーム)の表面に直接接するように配置することができる。これにより、所定の厚みの表面金属層を形成することができる。そして、含浸後の色むらもほとんどなく、形状付加の際に加工性が良くなるという利点もある。
表面金属層中の、アルミナ若しくはシリカからなる繊維、球状粒子及び破砕形状の粒子のうちの1種以上からなる材料の含有量は、金属-炭化珪素質複合体の質量に対して、好ましくは0.1質量%以上5質量%以下、さらに好ましくは0.3質量%以上2質量%以下である。
この含有量が0.1質量%以上であれば、アルミニウム層の厚み制御が容易となり、加工後のアニール処理により湾曲形状が大きく変化することを抑制できる。また、この含有量が5質量%以下であれば、アルミニウム合金層が硬くなり過ぎず、一般的な機械加工を施しやすくなる。
この含有量が0.1質量%以上であれば、アルミニウム層の厚み制御が容易となり、加工後のアニール処理により湾曲形状が大きく変化することを抑制できる。また、この含有量が5質量%以下であれば、アルミニウム合金層が硬くなり過ぎず、一般的な機械加工を施しやすくなる。
金属-炭化珪素質複合体の表面に設けられる表面金属層の厚みは、(工程4)で放熱面側(放熱部材1における主面2Aの側に対応)のみ機械加工する場合、両面機械加工する場合のいずれにおいても加工後に表裏の表面金属層の厚み差が大きくならないよう適宜調整を行ったほうが良い。調整には適宜前述した無機繊維を用いることができる。
具体的には、回路基板実装面側(放熱部材1における主面2Bの側に対応)の金属層の平均厚みは、好ましくは10μm以上300μm以下である。また、両面の金属含有層の平均厚みの差については、薄い方の平均厚みが、厚い方の平均厚みに対して50%以内であることが好ましい。

両面の金属含有層の平均厚みの差について、放熱面の金属含有層の平均厚みの好ましくは40%以内、特に好ましくは30%以内に調整することがより好ましい。これは、両面の金属含有層の熱膨張係数差により、湾曲状態が変化することを抑制できるという理由からである。
(工程4)では、金属-炭化珪素質複合体の、少なくとも凸型の湾曲形状に加工された面側の表面金属層を機械加工し、また場合によってはさらにアニール処理などをすることにより、f2のほうがf1よりも10μm以上小さい放熱部材を得る。具体的には、旋盤等の精密な削り取り(研削、切削等)が可能な機具により、金属-炭化珪素質複合体の放熱面に適切な湾曲形状を形成し、その後、例えば、マッフル炉により400℃から550℃程度に加熱して2時間から6時間程度アニール処理を行う。
本実施形態では、金属-炭化珪素質複合体表面の表面層を精密に機械加工することにより、f1、f2等が所望の数値である放熱部材を得ることが可能である。特に、金属-炭化珪素質複合の凸型の湾曲形状に加工された面側だけでなく、必要に応じてその反対側についても適切に機械加工(研削、切削等)することで、所望のf1、f2、h1/a、h2/b等を有する放熱部材を得ることができる。すなわち、より良好な放熱特性、信頼性等を有する放熱部材を得ることができる。
補足すると、上記(工程1)~(工程4)中で行われうる「アニール」などの熱処理により、通常、金属-炭化珪素質複合体または放熱部材は、全体的に変形する。つまり、金属-炭化珪素質複合体の放熱面のみに対して研削・切削等により湾曲形状を形成したとしても、アニールなどの熱処理により、通常、放熱面の反対面にもある程度の湾曲が形成される(つまり、f2は通常0ではない値となる)。ちなみに、アニールなどの熱処理による変形の程度は、数回の予備実験を行う等によりある程度定量的に見積もることが可能である。
要するに、本実施形態では、機械加工の条件とアニール条件とを適切に組み合わせることが、所望の放熱部材を得るうえで好ましい。
補足すると、上記(工程1)~(工程4)中で行われうる「アニール」などの熱処理により、通常、金属-炭化珪素質複合体または放熱部材は、全体的に変形する。つまり、金属-炭化珪素質複合体の放熱面のみに対して研削・切削等により湾曲形状を形成したとしても、アニールなどの熱処理により、通常、放熱面の反対面にもある程度の湾曲が形成される(つまり、f2は通常0ではない値となる)。ちなみに、アニールなどの熱処理による変形の程度は、数回の予備実験を行う等によりある程度定量的に見積もることが可能である。
要するに、本実施形態では、機械加工の条件とアニール条件とを適切に組み合わせることが、所望の放熱部材を得るうえで好ましい。
上記の機械加工後の、両面の金属含有層の平均厚みの合計は、好ましくは500μm以下、特に好ましくは300μm以下である。
両面の金属含有層の平均厚みの合計が500μm以下であれば、放熱部材全体としての熱膨張を比較的小さく抑えられ、熱負荷がかかった際、放熱部材と、その上面に接続されたパワー素子等との熱膨張率の差に起因するクラック発生などを抑制しうる。

念のため述べておくと、当然ながら、本実施形態の放熱部材の製造方法は、上記に限定されない。

別の例として、上記(工程1)~(工程4)のうち、(工程2)を省略することも考えられる。すなわち、金属を含浸させる前の炭化珪素質多孔体(SiCプリフォーム)の段階で湾曲形状への加工はせず、(工程4)の段階で必要な機械加工を行って、所望の湾曲または平面度を有する放熱部材を得ることも考えられる。ただし、金属含浸前のほうが金属含浸後よりも機械加工を施しやすいため、製造コスト削減等の観点からは、(工程2)の段階である程度の湾曲形状を形成しておくことが好ましい。
さらに別の例として、上記(工程1)~(工程4)のうち、(工程4)を省略することも考えられる。すなわち、(工程2)の段階で、十分な精度で湾曲加工を施し、(工程3)の含浸時に使用する金型に所望の湾曲を設けておけば、(工程4)での機械加工が不要な場合もありうる。ただし、金属含浸による加熱-冷却での寸法変化などを考慮すると、(工程2)の段階で十分な精度で湾曲加工を施しておいたとしても、(工程4)を行うことで湾曲形状や平面度を調整することが好ましい。
本実施形態の放熱部材の製造方法は、上述していない他の工程を含んでもよい。
例えば、ネジ止め用の孔を設ける工程を含んでもよい。例えば、上記(工程3)と(工程4)の間に、機械加工などにより、金属-炭化珪素質複合体に、他の部品と接合するためのネジ止め用の孔を設けてもよい。(工程3)と(工程4)の間でネジ止め用の孔を設けることで、(工程4)において、金属-炭化珪素質複合体を切削・研削機具に固定する際に、その孔を利用できるというメリットがある。
例えば、ネジ止め用の孔を設ける工程を含んでもよい。例えば、上記(工程3)と(工程4)の間に、機械加工などにより、金属-炭化珪素質複合体に、他の部品と接合するためのネジ止め用の孔を設けてもよい。(工程3)と(工程4)の間でネジ止め用の孔を設けることで、(工程4)において、金属-炭化珪素質複合体を切削・研削機具に固定する際に、その孔を利用できるというメリットがある。
また、(工程4)の後、放熱部材の表面を研磨処理またはブラスト処理する工程を行ってもよい。これにより、例えば前述の粗さ曲線要素の平均長さRSmを適宜調整することができる。研磨処理またはブラスト処理の具体的方法については、公知の手法を適宜適用することができる。
また、(工程4)の後、メッキ工程を行ってメッキ層を設けてもよい。例えば、公知の無電解Ni―PメッキやNi-Bメッキの手法により、放熱部材の表面にメッキ層を設けることができる。メッキ層の好ましい厚み等については前述のとおりである。
以上、本発明の実施形態について述べたが、これらは本発明の例示であり、上記以外の様々な構成を採用することができる。また、本発明は上述の実施形態に限定されるものではなく、本発明の目的を達成できる範囲での変形、改良等は本発明に含まれる。
本発明の実施態様を、実施例および比較例に基づき詳細に説明する。本発明は実施例に限定されるものではない。
以下で、「主面2A」は、上述の説明と同様、放熱フィン等と接合される面であり、放熱部材の内側方向ではなく外側方向に凸型に湾曲している。また、「主面2B」は、パワー素子等の部品が接続される面である。

<放熱部材の製造>
[実施例1]
(炭化珪素質多孔体の形成)
まず、以下の炭化珪素粉末A、炭化珪素粉末Bおよびシリカゾルを、攪拌混合機で30分間混合し、混合物を得た。
・炭化珪素粉末A(大平洋ランダム株式会社製:NG-150、平均粒径:100μm) 300g
・炭化珪素粉末B(屋久島電工株式会社製:GC-1000F、平均粒径:10μm) 150g
・シリカゾル(日産化学工業株式会社製:スノーテックス) 30g
[実施例1]
(炭化珪素質多孔体の形成)
まず、以下の炭化珪素粉末A、炭化珪素粉末Bおよびシリカゾルを、攪拌混合機で30分間混合し、混合物を得た。
・炭化珪素粉末A(大平洋ランダム株式会社製:NG-150、平均粒径:100μm) 300g
・炭化珪素粉末B(屋久島電工株式会社製:GC-1000F、平均粒径:10μm) 150g
・シリカゾル(日産化学工業株式会社製:スノーテックス) 30g
得られた混合物を金型へ投入し、圧力10MPaでプレス成形した。これにより、185mm×135mm×5.5mmの寸法の平板状の成形体を得た。得られた成形体を、大気中、温度900℃で2時間焼成して、相対密度(嵩密度)が65体積%の炭化珪素質多孔体を得た。
この炭化珪素質多孔体の、完成後の放熱部材の主面2Bとなる面を平面研削盤で加工した。その後、主面2Aとなる面を、R=11mの旋盤にて凸型の湾曲形状に機械加工した。このとき、炭化珪素質多孔体の中央の厚みは4.8mmとなるよう調整した。
以下の工程のため、同様の炭化珪素質多孔体を30枚作成した。

(金属の含浸)
機械加工した炭化珪素質多孔体の主面2A側にアルミナ繊維(田中製紙工業株式会社製、純度97%、シート状形態)を配し、両面をカーボンコートした210mm×160mm×0.8mmの寸法のステンレス板で挟んで、30枚を積層した。
次に、両側に6mm厚みの鉄板を配置して、M10のボルト6本で連結して面方向の締め付けトルクが3Nmとなるようにトルクレンチで締め付けて一つのブロックとした。
その後、一体としたブロックを電気炉で620℃に予備加熱し、さらにその後、あらかじめ加熱しておいた内径400mmφのプレス型内に収めた。そのプレス型内に、シリコンを12質量%、マグネシウムを1.0質量%含有するアルミニウム合金の溶湯を注ぎ、そして100MPaの圧力で20分間加圧した。これにより、炭化珪素質多孔体にアルミニウム合金を含浸させた。
機械加工した炭化珪素質多孔体の主面2A側にアルミナ繊維(田中製紙工業株式会社製、純度97%、シート状形態)を配し、両面をカーボンコートした210mm×160mm×0.8mmの寸法のステンレス板で挟んで、30枚を積層した。
次に、両側に6mm厚みの鉄板を配置して、M10のボルト6本で連結して面方向の締め付けトルクが3Nmとなるようにトルクレンチで締め付けて一つのブロックとした。
その後、一体としたブロックを電気炉で620℃に予備加熱し、さらにその後、あらかじめ加熱しておいた内径400mmφのプレス型内に収めた。そのプレス型内に、シリコンを12質量%、マグネシウムを1.0質量%含有するアルミニウム合金の溶湯を注ぎ、そして100MPaの圧力で20分間加圧した。これにより、炭化珪素質多孔体にアルミニウム合金を含浸させた。
含浸終了後、25℃まで冷却し、その後、湿式バンドソーにてステンレス板の形状に沿って切断し、挟んだステンレス板をはがした。さらにその後、含浸時の歪み除去のために500℃の温度で3時間アニール処理を行った。
以上により、アルミニウム-炭化珪素質複合体を得た。

(含浸後の処理)
得られたアルミニウム-炭化珪素質複合体の外周を、NC旋盤で加工して、縦横の大きさを190mm×140mmとした。その後、縁周部8カ所に直径7mmの貫通穴、4カ所にφ10-4mmの皿穴を加工した。

また、アルミニウム-炭化珪素質複合体の主面2Aに対応する側を、ターニングセンタでR=11mとなるよう機械加工した。機械加工後、マッフル炉を用いて500℃の温度で4時間のアニール処理を行った。これにより加工歪みの除去を行った。
さらに、アルミニウム-炭化珪素質複合体を、圧力0.4MPa、搬送速度1.0m/minの条件でアルミナ砥粒にてブラスト処理を行い清浄化し、その後、無電解Ni―P及びNi-Bめっきを行った。これにより複合体表面に8μm厚(Ni-P:6μm、Ni-B:2μm)のめっき層を形成した。
以上により、放熱部材を得た。
(f1およびf2の測定)
得られた放熱部材の、主面2Aおよび主面2Bを、それぞれ、キーエンス社製の装置VR-3000を用いて平面度測定し、f1およびf2を得た。このとき、主面2Aおよび主面2Bが装置観測視野に収まらなかったため、主面2A/主面2Bそれぞれを上面視したときの中心(幾何学的重心)と、測定装置の観測視野の中心とが一致するようにして、190mm×100mmの範囲を測定した。
得られた放熱部材の、主面2Aおよび主面2Bを、それぞれ、キーエンス社製の装置VR-3000を用いて平面度測定し、f1およびf2を得た。このとき、主面2Aおよび主面2Bが装置観測視野に収まらなかったため、主面2A/主面2Bそれぞれを上面視したときの中心(幾何学的重心)と、測定装置の観測視野の中心とが一致するようにして、190mm×100mmの範囲を測定した。
(h1およびh2の測定)
レーザー三次元形状測定機を用いて、主面2Aおよび主面2Bの形状に関するデータを取得し、そのデータを解析することで、h1およびh2を求めた。
装置:レーザー三次元形状測定機(以下4つの装置が一体となったもの)
XYθステージユニット:K2-300(神津精機株式会社製)
高精度レーザー変位計:LK-G500(株式会社キーエンス製)
モータコントローラ:SC-200K(神津精機株式会社製)
AD変換機:DL-100(神津精機株式会社製)
レーザー三次元形状測定機を用いて、主面2Aおよび主面2Bの形状に関するデータを取得し、そのデータを解析することで、h1およびh2を求めた。
装置:レーザー三次元形状測定機(以下4つの装置が一体となったもの)

主面2Aおよび主面2Bの、粗さ曲線要素の平均長さRSmは、ミツトヨ社製の装置SJ-310により、ISO4287-1997に準じて測定した。

[実施例2~12]
実施例2から12においては、放熱部材の長辺および短辺の長さ、上記(炭化珪素質多孔体の形成)における加工R、上記(含浸後の処理)における加工Rなどを変更したこと以外は、実施例1と同様の工程により放熱部材を作製した。そして、実施例1と同様にして、各種数値を測定した。
実施例2から12においては、放熱部材の長辺および短辺の長さ、上記(炭化珪素質多孔体の形成)における加工R、上記(含浸後の処理)における加工Rなどを変更したこと以外は、実施例1と同様の工程により放熱部材を作製した。そして、実施例1と同様にして、各種数値を測定した。
[比較例1~3]
上記(炭化珪素質多孔体の形成)において、炭化珪素質多孔体の、完成後の放熱部材の主面2Bとなる面を平面研削盤で加工しなかったこと、上記(炭化珪素質多孔体の形成)における加工R、上記(含浸後の処理)における加工Rなどを変更したこと以外は、実施例1と同様の工程により放熱部材を作製した。そして、実施例1と同様にして、各種数値を測定した。
補足しておくと、完成後の放熱部材の主面2Bとなる面を平面研削盤で加工しなかったため、その面は、焼成及びその後の冷却により、いくらか自然と湾曲していた。
上記(炭化珪素質多孔体の形成)において、炭化珪素質多孔体の、完成後の放熱部材の主面2Bとなる面を平面研削盤で加工しなかったこと、上記(炭化珪素質多孔体の形成)における加工R、上記(含浸後の処理)における加工Rなどを変更したこと以外は、実施例1と同様の工程により放熱部材を作製した。そして、実施例1と同様にして、各種数値を測定した。
補足しておくと、完成後の放熱部材の主面2Bとなる面を平面研削盤で加工しなかったため、その面は、焼成及びその後の冷却により、いくらか自然と湾曲していた。
各種数値を表1および表2にまとめて示す。
表中、h1/aおよびh2/bの欄の「E」は、指数表記であり、例えば2.38E-03とは、2.38×10-3の意味である。

<パワーモジュールの製造安定性などの評価>
各実施例または比較例の放熱部材を10個ずつ準備し、それらに模擬的なパワー素子を接続することで、模擬パワーモジュール用基板を製造した。
製造の具体的な手順としては、パワーモジュールの製造に通常用いられている装置を利用して、各実施例または比較例の放熱部材の2つの主面のうち、主面2B上の特定の6箇所に、セラミックス基板(セラミックス板の両面に銅、アルミニウム等の金属層が設けられた基板)をはんだ付けした。これにより模擬パワーモジュール用基板を得た。
その後、模擬パワーモジュールとするため、模擬パワーモジュール用基板に対し、ケース付、樹脂封止、蓋付を行い、模擬パワーモジュールを得た。
各実施例または比較例の放熱部材を10個ずつ準備し、それらに模擬的なパワー素子を接続することで、模擬パワーモジュール用基板を製造した。
製造の具体的な手順としては、パワーモジュールの製造に通常用いられている装置を利用して、各実施例または比較例の放熱部材の2つの主面のうち、主面2B上の特定の6箇所に、セラミックス基板(セラミックス板の両面に銅、アルミニウム等の金属層が設けられた基板)をはんだ付けした。これにより模擬パワーモジュール用基板を得た。
その後、模擬パワーモジュールとするため、模擬パワーモジュール用基板に対し、ケース付、樹脂封止、蓋付を行い、模擬パワーモジュールを得た。
得られた模擬パワーモジュールについて、量産上問題となりうる不具合が無いかを検査した。
各実施例の放熱部材を用いて製造した模擬パワーモジュール全てにおいて、量産上問題となりうる不具合は存在しなかった。
一方、比較例1~3の放熱部材を用いて製造した模擬パワーモジュール基板においては、10個のうち1つに、セラミックス基板の位置合わせ用の治具がうまく嵌らない、セラミックス基板接続後にケースが嵌らない等、量産上問題となりうる不具合があった。
各実施例の放熱部材を用いて製造した模擬パワーモジュール全てにおいて、量産上問題となりうる不具合は存在しなかった。
一方、比較例1~3の放熱部材を用いて製造した模擬パワーモジュール基板においては、10個のうち1つに、セラミックス基板の位置合わせ用の治具がうまく嵌らない、セラミックス基板接続後にケースが嵌らない等、量産上問題となりうる不具合があった。
上記結果より、2つの主面の平面度が特定の関係を満たす等の特徴を有する板状の放熱部材を用いることで、パワーモジュール製造の際の製造安定性(歩留まりなど)を改善できることが示された。
追加の評価として、実施例1~12の放熱部材を、放熱フィンにネジにより接合し、放熱部材と放熱フィンとの密着性、放熱性等を評価した。その結果、密着性および放熱性は良好であった。
すなわち、実施例1~12の放熱部材を用いることで、放熱性が良好なパワーモジュールを製造することができ、かつ、そのようなパワーモジュール製造の際の歩留まり改善などもできることが示された。

Claims (9)
- アルミニウムまたはマグネシウムを含む金属-炭化珪素質複合体を備えた板状の放熱部材であって、
当該放熱部材の2つの主面のうち少なくとも一方の主面は、当該放熱部材の外側方向に凸型に湾曲しており、
前記一方の主面の、JIS B 0621で規定される平面度をf1とし、前記一方の主面とは異なる主面である他方の主面の、JIS B 0621で規定される平面度をf2としたとき、f2のほうがf1よりも10μm以上小さい放熱部材。 - 請求項1に記載の放熱部材であって
前記一方の主面および/または前記他方の主面が、アルミニウムまたはマグネシウムを含有する表面金属層を備える放熱部材。 - 請求項1または2に記載の放熱部材であって
前記f1が100μm以上700μm以下である放熱部材。 - 請求項1から3のいずれか1項に記載の放熱部材であって、
前記f2が300μm以下である放熱部材。 - 請求項1から4のいずれか1項に記載の放熱部材であって、
当該放熱部材は実質的に矩形であり、
前記矩形の長辺の長さをa、短辺の長さをbとし、
前記一方の主面の2つの短辺の各中点の間を結ぶ直線をl1、前記一方の主面の2つの長辺の各中点の間を結ぶ直線をl2とし、
l1を含みかつ前記一方の主面と略垂直な断面で当該放熱部材を断面視したときの、前記一方の主面が成す曲線上の点と、l1との最大距離をh1とし、
l2を含みかつ前記一方の主面と略垂直な断面で当該放熱部材を断面視したときの、前記一方の主面が成す曲線上の点と、l2との最大距離をh2としたとき、
h1/a≧h2/bである放熱部材。 - 請求項5に記載の放熱部材であって、
(h1/a)/(h2/b)の値が、1.00以上1.9以下である放熱部材。 - 請求項1から6のいずれか1項に記載の放熱部材であって、
前記一方の主面の、粗さ曲線要素の平均長さRSmが、50μm以上250μm以下である放熱部材。 - 請求項1から7のいずれか1項に記載の放熱部材であって、
前記他方の主面の、粗さ曲線要素の平均長さRSmが、50μm以上200μm以下である放熱部材。 - 請求項1から8のいずれか1項に記載の放熱部材の製造方法であって、
板状の、アルミニウムまたはマグネシウムを含む金属-炭化珪素質複合体を準備する工程と、
前記複合体の少なくとも片面の一部を機械加工して前記一方の主面を設ける工程とを含む、放熱部材の製造方法。
