Description

이차원 상 전이 소재를 이용한 디스플레이 소자 및 이의 제조 방법
본 출원은 이차원 상 전이 소재를 이용한 디스플레이 소자 및 이의 제조 방법에 관한 것이다.
이텔루르화 몰리브덴(Molybdenum Ditelluride, MoTe2)은 TMDC(Transition metal dichalcogenide) 물질의 일종으로 대략 0.93 eV ~ 1.1 eV 정도의 작은 밴드 갭을 나타내며, 이에 따라 근적외선(NIR) 대역의 빛을 효과적으로 검출할 수 있다.
도 1은 이텔루르화 몰리브덴의 상 전이를 설명하기 위한 도면으로, (a)는 상 전이를 나타내고, (b)는 상 전이시의 에너지를 도시한다.
도 1을 참조하면, 이텔루르화 몰리브덴은 한 개의 몰리브덴 원자와 두 개의 텔루륨 원자들이 주기적인 샌드위치 구조를 형성하며, 대표적으로 2H(Hexagonal) 상과 1T’(Octahedral) 상이 안정적으로 존재한다. 여기서, 2H 상은 반도체와 같은 물성(Semiconducting)을 지니며, 1T’상은 금속과 유사한 성질(Semi-metallic)을 보인다.
이텔루르화 몰리브덴은 보통 2H 상으로 존재하고 있지만, 열, 전하 이동, 압력 등과 같은 외부 조건에 의해 2H 상에서 1T’상으로 전이하게 된다.
또한, 이텔루르화 몰리브덴은 다른 TMDCs 물질과는 상이하게 두 상의 바닥상태 에너지 차이가 ~ 43 meV로 가장 작아서, 상 전이 물질로서의 활용도가 높다.
당해 기술분야에서는 이차원 상 전이 물질인 이텔루르화 몰리브덴을 활용하여 전기적 가변 가능한 디스플레이 소자를 제공하기 위한 방안이 요구되고 있다.
상기 과제를 해결하기 위해서, 본 발명의 일 실시예는 이차원 상 전이 소재를 이용한 디스플레이 소자를 제공한다.
상기 이차원 상 전이 소재를 이용한 디스플레이 소자는, 기판; 상기 기판 상에 적층된 금속층; 상기 금속층 상에 적층된 절연층; 상기 절연층 상에 적층된 투명전극층; 상기 투명전극층 상에 적층되며, 상 전이 물질로 이루어진 광흡수층; 상기 광흡수층 상에 적층된 패시베이션층을 포함하며, 상기 광흡수층은 온도, 자기장 및 전기장 중 어느 하나에 따라 가역적으로 상이 전이될 수 있다.

상기 이차원 상 전이 소재를 이용한 디스플레이 소자의 제조 방법은, 기판 상에 금속층을 적층하는 단계; 상기 금속층 상에 절연층을 적층하는 단계; 상기 절연층 상에 투명전극층을 적층하는 단계; 상기 투명전극층 상에 상 전이 물질로 이루어진 광흡수층을 적층하는 단계; 및 상기 광흡수층 상에 패시베이션층을 적층하는 단계를 포함하며, 상기 광흡수층은 온도, 자기장 및 전기장 중 어느 하나에 따라 가역적으로 상이 전이될 수 있다.
덧붙여 상기한 과제의 해결수단은, 본 발명의 특징을 모두 열거한 것이 아니다. 본 발명의 다양한 특징과 그에 따른 장점과 효과는 아래의 구체적인 실시형태를 참조하여 보다 상세하게 이해될 수 있을 것이다.
본 발명의 일 실시예에 따르면, 이차원 상 전이 물질인 이텔루르화 몰리브덴을 활용하여 전기적 가변 가능한 디스플레이 소자를 제공할 수 있다.

이하, 첨부된 도면을 참조하여 본 발명이 속하는 기술분야에서 통상의 지식을 가진 자가 본 발명을 용이하게 실시할 수 있도록 바람직한 실시예를 상세히 설명한다. 다만, 본 발명의 바람직한 실시예를 상세하게 설명함에 있어, 관련된 공지 기능 또는 구성에 대한 구체적인 설명이 본 발명의 요지를 불필요하게 흐릴 수 있다고 판단되는 경우에는 그 상세한 설명을 생략한다.
또한, 다음에 소개되는 실시예들은 당업자에게 본 발명의 사상이 충분히 전달될 수 있도록 하기 위해 예로서 제공되는 것이다. 따라서 본 발명은 이하 설명된 실시예들에 한정되지 않고 다른 형태로 구체화될 수도 있다. 그리고 도면들에 있어서, 구성요소의 폭, 길이, 두께 등은 편의를 위하여 과장되어 표현될 수도 있다. 명세서 전체에 걸쳐서 동일한 참조번호들은 동일한 구성요소들을 나타낸다.
본 출원에서는 이차원 상 전이 물질인 이텔루르화 몰리브덴을 활용한 전기적 가변 가능한 디스플레이 소자와 이의 제조 방법을 제공한다. 여기서, 이텔루르화 몰리브덴은 외부 조건, 즉 온도, 자기장 및 전기장 중 어느 하나에 따라 가역적으로 상이 전이되는 특징을 가지며, 이를 활용하여 전기적 가변 가능한 디스플레이 소자를 구현할 수 있다.
도 2는 본 발명의 일 실시예에 따른 이차원 상 전이 소재를 이용한 디스플레이 소자의 개략도이다.
도 2에 도시된 바와 같이, 본 발명의 일 실시예에 따른 이차원 상 전이 소재를 이용한 디스플레이 소자는, 기판(미도시) 상에 적층되는 금속층(Ag)과, 금속층(Ag) 상에 적층되는 절연층(SiO2)과, 절연층(SiO2) 상에 적층되는 투명전극층(Graphene)과, 투명전극층(Graphene) 상에 적층되는 광흡수층(MoTe2)과, 광흡수층(MoTe2) 상에 적층되는 패시베이션층(Al2O3)을 포함하여 구성될 수 있다.
여기서, 광흡수층은 이차원 상 전이 소재인 이텔루르화 몰리브덴(MoTe2)으로 이루어질 수 있다. 디스플레이 소자는 기판에 가해지는 온도에 따라 광흡수층의 상이 가역적으로 변하게 되고(즉, 2H MoTe2 <-> 1T' MoTe2), 이와 같은 상 전이에 따라 광학적 특성도 변하게 되어 광변조가 가능해진다.
이와 같은 디스플레이 소자의 구조 및 제조 방법에 대해서는 도 3a 내지 도 3f를 참조하여 보다 구체적으로 설명한다.
도 3a 내지 도 3f는 본 발명의 일 실시예에 따른 이차원 상 전이 소재를 이용한 디스플레이 소자의 제조 방법을 설명하기 위한 단계별 단면도이다.
우선, 도 3a에 도시된 바와 같이, 기판(110) 상에 금속층(120)을 적층할 수 있다. 예를 들어, 기판(110)은 실리콘 기판으로 형성될 수 있고, 금속층(120)은 전자빔 증착법(E-beam evaporation)에 의해 은(Ag)을 50nm의 두께로 증착하여 형성될 수 있다. 금속층(120)은 후면 반사체로 입사 광파를 반사시켜주는 역할을 할 수 있다.
이후, 도 3b에 도시된 바와 같이, 금속층(120) 상에 절연층(130)을 적층할 수 있다. 예를 들어, 절연층(130)은 플라즈마 화학증착법(Plasma Enhanced Chemical Vapor Deposition; PECVD)에 의해 이산화 실리콘(SiO2)을 20nm의 두께로 증착하여 형성될 수 있다. 절연층(130)은 스페이서(spacer)로서의 역할을 하며, 입사 광파의 흡수를 증폭시킬 수 있다.
이후, 도 3c에 도시된 바와 같이, 절연층(130) 상에 투명전극층(140)을 적층할 수 있다. 예를 들어, 투명전극층(140)은 화학기상증착법(Chemical Vapor Deposition; CVD)을 이용하여 성장된 단일층 그래핀의 습식 전사(Wet-transfer)로 0.34 nm의 두께로 형성될 수 있다. 그래핀은 가시광선 영역에서 투명하며, 추후 포토트랜지스터의 채널 소재로도 활용될 수 있다.
이후, 도 3d에 도시된 바와 같이, 투명전극층(140) 상에 광흡수층(150)을 적층할 수 있다. 예를 들어, 광흡수층(150)은 벌크 및 픽업 전사(bulk and pick-up transfer)에서 2H 상의 이텔루르화 몰리브덴(MoTe2)의 기계적 박리(Mechanical exfoliation)에 의해 5 nm의 두께로 형성될 수 있다.
이후, 도 3e에 도시된 바와 같이, 광흡수층(150) 상에 패시베이션층(160)을 적층할 수 있다. 예를 들어, 패시베이션층(160)은 원자층증착(Atomic layer deposition; ALD)에 의해 산화 알루미늄(Al2O3)을 20nm의 두께로 증착하여 형성될 수 있다. 패시베이션층(160)은 광흡수층(150)의 산화를 방지하는 역할을 할 수 있다.
상술한 도 3a 내지 도 3e의 과정을 거쳐 제조된 디스플레이 소자(100)는 광흡수층(150)의 흡수율 증가를 위해 최적화된 구조를 가질 수 있다. 또한, 디스플레이 소자(100)에 열을 가하면, 도 3f에 도시된 바와 같이 광흡수층(150')의 이텔루르화 몰리브덴(MoTe2)이 1T' 상으로 전이하게 된다. 이와 같은 상 전이는 가역적인 과정이다.
상술한 실시예에서 디스플레이 소자를 구성하는 각 층의 소재와 두께, 그리고 형성 방법을 구체적으로 기재하였으나, 본 발명이 반드시 이로 제한되는 것은 아니며, 통상의 기술자에게 알려진 다양한 소재와 적정 두께, 그리고 다양한 형성 방법이 적용될 수도 있음이 명백하다.
도 4는 본 발명의 일 실시예에 따른 이차원 상 전이 소재를 이용한 디스플레이 소자의 파장에 따른 흡수율과 반사율을 나타내는 도면으로, 도 4의 (a)는 파장에 따른 흡수율을, (b)는 파장에 따른 반사율을 나타낸다.
도 4를 참조하면, 이텔루르화 몰리브덴(MoTe2)으로 이루어진 광흡수층의 상 전이에 따라 흡수율이 변함을 알 수 있으며(대략 25%의 흡수율 차이), 이로써 완전한 흡수(즉, 블랙) 및 완전한 반사(즉, 화이트)의 블랙 앤 화이트 디스플레이 소자를 구현할 수 있음을 알 수 있다.
도 5는 본 발명의 일 실시예에 따라 제조된 이차원 상 전이 소재를 이용한 디스플레이 소자의 온도에 따른 상 전이의 예를 나타내는 이미지이다.
도 5를 참조하면, 기판에 가해지는 온도가 300K, 400K, 500K 및 700K로 변함에 따라 이텔루르화 몰리브덴(MoTe2)으로 이루어진 광흡수층이 2H 상에서 1T'상으로 전이하며, 색이 변화함을 알 수 있다.
도 6은 본 발명의 다른 실시예에 따른 이차원 상 전이 소재를 이용한 디스플레이 소자의 개략도이다.
도 6에 도시된 바와 같이, 본 발명의 다른 실시예에 따른 이차원 상 전이 소재를 이용한 디스플레이 소자는, 기판(Silicon substrate) 상에 적층되는 금속층(Ag)과, 금속층(Ag) 상에 적층되는 절연층(SiO2)과, 절연층(SiO2) 상에 적층되는 투명전극층(Graphene)과, 투명전극층(Graphene) 상에 적층되는 광흡수층(MoTe2)과, 광흡수층(MoTe2) 상에 적층되는 패시베이션층(ITO)을 포함하여 구성될 수 있다.
여기서, 광흡수층은 이차원 상 전이 소재인 이텔루르화 몰리브덴(MoTe2)으로 이루어질 수 있다. 디스플레이 소자는 금속층(Ag)과 패시베이션층(ITO) 사이에 전압이 인가됨에 따라 광흡수층의 상이 가역적으로 변하게 되고(즉, 2H MoTe2 <-> 1T' MoTe2), 이와 같은 상 전이에 따라 광학적 특성도 변하게 되어 전기적 광변조가 가능해진다. 보다 구체적으로, 금속층과 패시베이션층 사이에 인가된 전압에 의해 패시베이션층(ITO)의 전하가 광흡수층(MoTe2)으로 이동하게 되고, 이동한 전하가 2H 상의 광흡수층(MoTe2)의 빈 에너지를 채워 에너지가 증가하여 1T'상으로 전이하게 된다.
이와 같은 디스플레이 소자의 구조 및 제조 방법에 대해서는 도 7a 내지 도 7f를 참조하여 보다 구체적으로 설명한다.
도 7a 내지 도 7f는 본 발명의 다른 실시예에 따른 이차원 상 전이 소재를 이용한 디스플레이 소자의 제조 방법을 설명하기 위한 단계별 단면도이다.
우선, 도 7a에 도시된 바와 같이, 기판(210) 상에 금속층(220)을 적층할 수 있다. 예를 들어, 기판(210)은 실리콘 기판으로 형성될 수 있고, 금속층(220)은 전자빔 증착법(E-beam evaporation)에 의해 은(Ag)을 50nm의 두께로 증착하여 형성될 수 있다. 금속층(220)은 후면 반사체 및 전극으로 입사 광파를 반사시켜주는 역할을 하면서, 패시베이션층(260)의 전하를 광흡수층(250)으로 전달하는 역할을 할 수 있다.
이후, 도 7b에 도시된 바와 같이, 금속층(220) 상에 절연층(230)을 적층할 수 있다. 예를 들어, 절연층(230)은 플라즈마 화학증착법(Plasma Enhanced Chemical Vapor Deposition; PECVD)에 의해 이산화 실리콘(SiO2)을 20nm의 두께로 증착하여 형성될 수 있다. 절연층(230)은 스페이서(spacer)로서의 역할을 하며, 입사 광파의 흡수를 증폭시킬 수 있다.
이후, 도 7c에 도시된 바와 같이, 절연층(230) 상에 투명전극층(240)을 적층할 수 있다. 예를 들어, 투명전극층(240)은 화학기상증착법(Chemical Vapor Deposition; CVD)을 이용하여 성장된 단일층 그래핀의 습식 전사(Wet-transfer)로 0.34 nm의 두께로 형성될 수 있다. 그래핀은 가시광선 영역에서 투명하며, 추후 포토트랜지스터의 채널 소재로도 활용될 수 있다.
이후, 도 7d에 도시된 바와 같이, 투명전극층(240) 상에 광흡수층(250)을 적층할 수 있다. 예를 들어, 광흡수층(250)은 벌크 및 픽업 전사(bulk and pick-up transfer)에서 2H 상의 이텔루르화 몰리브덴(MoTe2)의 기계적 박리(Mechanical exfoliation)에 의해 5 nm의 두께로 형성될 수 있다.
이후, 도 7e에 도시된 바와 같이, 광흡수층(250) 상에 패시베이션층(260)을 적층할 수 있다. 예를 들어, 패시베이션층(260)은 스퍼터링 시스템에 의해 인듐 주석 산화물(Indium tin oxide; ITO)을 10nm의 두께로 증착하여 형성될 수 있다. 패시베이션층(260)은 광흡수층(250)의 산화를 방지하는 역할을 하면서, 또한 가시광선 영역에서 투명한 전극으로의 역할을 할 수 있다.
상술한 도 7a 내지 도 7e의 과정을 거쳐 제조된 디스플레이 소자(200)는 광흡수층(250)의 흡수율 증가를 위해 최적화된 구조를 가질 수 있다. 또한, 디스플레이 소자(200)에서 금속층(220)과 패시베이션층(260) 사이에 전압을 인가하면, 도 7f에 도시된 바와 같이 광흡수층(250')의 이텔루르화 몰리브덴(MoTe2)이 1T' 상으로 전이하게 된다. 이와 같은 상 전이는 가역적인 과정이다.
상술한 실시예에서 디스플레이 소자를 구성하는 각 층의 소재와 두께, 그리고 형성 방법을 구체적으로 기재하였으나, 본 발명이 반드시 이로 제한되는 것은 아니며, 통상의 기술자에게 알려진 다양한 소재와 적정 두께, 그리고 다양한 형성 방법이 적용될 수도 있음이 명백하다.
도 8은 본 발명의 다른 실시예에 따른 이차원 상 전이 소재를 이용한 디스플레이 소자의 전압에 따른 반사율을 나타내는 도면이다.
도 8을 참조하면, 디스플레이 소자의 금속층과 패시베이션층 사이에 전압이 인가됨에 따라 상 전이가 유도되고, 이에 따라 반사율이 달라짐을 확인할 수 있다(대략 38%의 흡수율 차이). 즉, 본 실시예에 따른 디스플레이 소자는 전기적으로 구동 가능하고, 가역적으로 상 전이가 가능하며, 완전한 흡수(즉, 블랙) 및 완전한 반사(즉, 화이트)의 블랙 앤 화이트 디스플레이 소자를 구현할 수 있음을 알 수 있다.
또한, 디스플레이 소자의 전압 구동 범위는 -3V 에서 4V로 저전력으로도 광 변조가 가능하다.
또한, 인가하는 전압을 올리고 내림에 따라 히스테리시스 곡선(Hysteresis curve)이 관측됨을 알 수 있다.
본 발명은 전술한 실시예 및 첨부된 도면에 의해 한정되는 것이 아니다. 본 발명이 속하는 기술분야에서 통상의 지식을 가진 자에게 있어, 본 발명의 기술적 사상을 벗어나지 않는 범위 내에서 본 발명에 따른 구성요소를 치환, 변형 및 변경할 수 있다는 것이 명백할 것이다.

Claims (12)

  1. 기판;
    상기 기판 상에 적층된 금속층;
    상기 금속층 상에 적층된 절연층;
    상기 절연층 상에 적층된 투명전극층;
    상기 투명전극층 상에 적층되며, 상 전이 물질로 이루어진 광흡수층;
    상기 광흡수층 상에 적층된 패시베이션층을 포함하며,
    상기 광흡수층은 온도, 자기장 및 전기장 중 어느 하나에 따라 가역적으로 상이 전이되는 것을 특징으로 하는 이차원 상 전이 소재를 이용한 디스플레이 소자.
  2. 제 1 항에 있어서,
    상기 광흡수층은 이텔루르화 몰리브덴으로 이루어지는 것을 특징으로 하는 이차원 상 전이 소재를 이용한 디스플레이 소자.
  3. 제 2 항에 있어서,
    상기 패시베이션층은 산화 알루미늄으로 이루어지며,
    상기 디스플레이 소자에 열이 인가되면 상기 광흡수층의 상이 2H에서 1T'로 전이하는 것을 특징으로 하는 이차원 상 전이 소재를 이용한 디스플레이 소자.
  4. 제 2 항에 있어서,
    상기 패시베이션층은 인듐 주석 산화물(ITO)로 이루어지며,
    상기 금속층과 상기 패시베이션층 사이에 전압이 인가되면 상기 패시베이션층이 상기 광흡수층으로 전하를 전달하여 상기 광흡수층의 상이 2H에서 1T'로 전이하는 것을 특징으로 하는 이차원 상 전이 소재를 이용한 디스플레이 소자.
  5. 기판 상에 금속층을 적층하는 단계;
    상기 금속층 상에 절연층을 적층하는 단계;
    상기 절연층 상에 투명전극층을 적층하는 단계;
    상기 투명전극층 상에 상 전이 물질로 이루어진 광흡수층을 적층하는 단계; 및
    상기 광흡수층 상에 패시베이션층을 적층하는 단계를 포함하며,
    상기 광흡수층은 온도, 자기장 및 전기장 중 어느 하나에 따라 가역적으로 상이 전이되는 것을 특징으로 하는 이차원 상 전이 소재를 이용한 디스플레이 소자의 제조 방법.
  6. 제 5 항에 있어서,
    상기 광흡수층은 이텔루르화 몰리브덴으로 이루어지는 것을 특징으로 하는 이차원 상 전이 소재를 이용한 디스플레이 소자의 제조 방법.
  7. 제 5 항에 있어서,
    상기 금속층을 적층하는 단계는,
    실리콘 기판에 전자빔 증착법에 의해 은을 50nm의 두께로 증착하는 것을 특징으로 하는 이차원 상 전이 소재를 이용한 디스플레이 소자의 제조 방법.
  8. 제 5 항에 있어서,
    상기 절연층을 적층하는 단계는,
    상기 금속층 상에 플라즈마 화학증착법에 의해 이산화 실리콘을 20nm의 두께로 증착하는 것을 특징으로 하는 이차원 상 전이 소재를 이용한 디스플레이 소자의 제조 방법.
  9. 제 5 항에 있어서,
    상기 투명전극층을 적층하는 단계는,
    상기 절연층 상에 화학기상증착법을 이용하여 성장된 단일층 그래핀의 습식 전사(Wet-transfer)로 0.34 nm의 두께로 상기 투명전극층을 형성하는 것을 특징으로 하는 이차원 상 전이 소재를 이용한 디스플레이 소자의 제조 방법.
  10. 제 5 항에 있어서,
    상기 광흡수층을 적층하는 단계는,
    상기 투명전극층 상에 2H 상의 이텔루르화 몰리브덴의 기계적 박리에 의해 5 nm의 두께로 상기 광흡수층을 형성하는 것을 특징으로 하는 이차원 상 전이 소재를 이용한 디스플레이 소자의 제조 방법.
  11. 제 5 항에 있어서,
    상기 패시베이션층을 적층하는 단계는,
    상기 광흡수층 상에 스퍼터링 시스템에 의해 인듐 주석 산화물을 10nm의 두께로 증착하는 것을 특징으로 하는 이차원 상 전이 소재를 이용한 디스플레이 소자의 제조 방법.
  12. 제 5 항에 있어서,
    상기 패시베이션층을 적층하는 단계는,
    상기 광흡수층 상에 원자층증착에 의해 산화 알루미늄을 20nm의 두께로 증착하는 것을 특징으로 하는 이차원 상 전이 소재를 이용한 디스플레이 소자의 제조 방법.
