Description

基板処理方法および基板処理装置
 この発明は、基板処理方法および基板処理装置に関する。処理対象となる基板には、たとえば、半導体ウエハ、液晶表示装置用基板、有機EL(electroluminescence)表示装置などのFPD(Flat Panel Display)用基板、光ディスク用基板、磁気ディスク用基板、光磁気ディスク用基板、フォトマスク用基板、セラミック基板、太陽電池用基板などが含まれる。
 特許文献1には、基板の上面に処理液の液滴を吹き付けることにより、基板の上面を物理的に洗浄する基板処理装置が開示されている。この基板処理装置は、基板を水平に保持しながら基板の中央部を通る鉛直な回転軸線まわりに回転させるスピンチャックと、スピンチャックに保持されている基板の上面に処理液液滴を吐出するスプレーノズルと、スピンチャックに保持された基板の上方でスプレーノズルを移動(スキャン)させるノズル移動ユニットとを含む。スプレーノズルの移動に伴って、基板の上面における液滴の供給位置(衝突位置)が移動させられる。さらに、基板処理装置は、液滴の供給位置を覆うカバーリンス液を供給するためのカバーリンス液ノズルを備えている。カバーリンス液ノズルは、スプレーノズルの移動に同伴移動可能に設けられている。

 特許文献1では、基板上面にリンス液を供給しながら、かつ基板上面にカバーリンス液ノズルからのカバーリンスを供給しながら、基板の上面に液滴ノズル(スプレーノズル)からの処理液液滴を噴射している。そのため、液滴ノズルからの処理液の液滴の基板の上面における液滴が供給される位置(以下、液滴供給位置という)における処理液の液膜が分厚くなるおそれがある。この場合、液滴供給位置への処理液の液滴の吐出に伴って液跳ねすることがある。液跳ねに伴ってミストが発生する。基板の上面における液滴供給位置は、処理液の液滴の吹き付けのために液膜の厚みが薄くなっており、この液滴供給位置にミストが付着すると、ウォーターマーク発生やパーティクルの発生などの上面不良が発生するおそれがある。
 そこで、この発明の目的の一つは、液跳ねを抑制し、これにより基板の表面不良の発生を抑制または防止できる基板処理方法および基板処理装置を提供することである。
 この発明は、水平姿勢に保持されている基板の上面に設定された液滴供給位置に向けて液滴ノズルから処理液液滴を噴射して、前記基板の上面を洗浄する洗浄工程と、前記洗浄工程に続いて、前記基板の上面の予め定める着液位置に向けてリンス液ノズルから連続流状のリンス液を吐出して、前記基板の上面をリンス液で洗い流すリンス工程と、前記洗浄工程から前記リンス工程への移行において、前記着液位置に着液するリンス液が前記液滴供給位置に到達する前のタイミングで、前記液滴ノズルからの前記処理液液滴の吐出を停止させる液滴吐出停止工程とを含む、基板処理方法を提供する。
 この方法によれば、処理液液滴が液滴供給位置に供給される洗浄工程から、連続流のリンス液が供給されるリンス工程への移行において、着液位置に着液するリンス液が液滴供給位置に到達する前のタイミングで、液滴供給位置への処理液液滴の吐出が停止させられる。
 着液位置に着液するリンス液が液滴供給位置に到達する前のタイミング、すなわち液滴供給位置において液膜が分厚くなる前のタイミングで、処理液液滴の吐出を停止する。そのため、分厚い液膜に対して処理液液滴が吐出されることを回避することができる。これにより、洗浄工程からリンス工程への移行における液跳ねの発生を抑制または防止できる。したがって、基板の上面における液滴供給位置に、液跳ねに起因するミストが付着することを抑制または防止でき、ゆえに、基板の表面不良の発生(ウォーターマーク発生やパーティクルの発生)を抑制または防止できる。

 この構成によれば、リンス工程の開始時において、液滴供給位置が基板の周縁領域に配置されている。リンス工程においては、基板の上面の中央部に向けて連続流状のリンス液が供給される。このような場合において、液跳ねの発生を抑制または防止できる。
 この発明の一実施形態では、前記基板処理装置が、前記基板の上面に向けて保護液を吐出する保護液ノズルを有し、前記基板の上面に保護液を供給する保護液供給ユニットをさらに含む。そして、前記制御装置が、さらに前記保護液供給ユニットを制御しており、前記制御装置が、前記洗浄工程において、前記リンス工程における前記リンス液ノズルからのリンス液の吐出流量よりも少ない吐出流量で、前記保護液供給ユニットによって前記保護液ノズルから保護液を吐出する工程を実行する。
 この構成によれば、洗浄工程において、保護液ノズルから保護液が吐出される。液滴供給位置をこの保護液が覆うことにより、洗浄工程において、液滴供給位置に処理液液滴が直接噴射されることを防止することができる。また、保護液ノズルから保護液の吐出流量が小流量であるので、保護液ノズルから供給される保護液に処理液液滴が噴射されることに伴っては、液跳ねはそれほど発生しない。これにより、液跳ねの発生を抑制または防止しながら、基板の上面(表面)のダメージを低減できる。
 さらには、洗浄工程において保護液を供給するので、基板の上面の液切れを防止することができる。これにより、洗浄工程において、基板の上面の全域を液膜で覆った状態(カバレッジ)に保ち続けることが可能である。
 この発明の一実施形態では、前記基板処理装置が、前記液滴供給位置を、前記基板の上面内で移動させるための供給位置移動ユニットをさらに含む。そして、前記保護液ノズルが、前記供給位置移動ユニットによる前記液滴供給位置の移動に同伴移動可能に設けられている。
 この構成によれば、液滴供給位置の移動に同伴して、保護液ノズルが移動する。これにより、液滴供給位置が基板の上面のいずれに位置しているかに拘わらず、保護液ノズルから吐出される保護液によって液滴供給位置を覆わせることが可能である。
 この発明の一実施形態では、前記保護液ノズルが、鉛直下方に向けて保護液を吐出する鉛直ノズルを含む。そして、前記リンス液ノズルが、鉛直方向に傾斜する方向に向けてリンス液を吐出する傾斜ノズルを含む。
 この構成によれば、リンス液ノズルから吐出された連続流状のリンス液は、着液位置に、鉛直方向に対して傾斜する方向に入射する。着液位置へのリンス液の入射方向が鉛直方向に対して傾斜しているので、着液位置に着液したリンス液は、その後、基板の上面を良好に広がる。これにより、リンス液ノズルからのリンス液を、基板の上面の広範囲に行き渡らせることができる。
 一方、保護液ノズルからの連続流状の保護液は、基板の上面に鉛直方向に入射する。保護液の入射方向が鉛直方向であるので、保護液ノズルからの保護液は、基板の上面に対し鉛直方向から入射するので、基板の上面に保護液を良好に液盛りすることができる。そして、液盛りされた保護液が液滴供給位置を覆うことにより、基板の上面に与えるダメージを、より効果的に低減できる。
 この発明の一実施形態では、前記制御装置が、さらに前記回転ユニットを制御しており、前記制御装置が、前記リンス工程の後に、少なくとも前記回転ユニットによって、前記基板を静止状態とさせ、または前記鉛直軸線回りにパドル速度で前記基板を回転させることにより、前記基板の上面を覆うパドル状の液膜を形成させるパドル工程と、少なくとも前記回転ユニットによって、前記パドル工程の後に、前記液膜を前記基板の上面から排除させる排除工程であって、前記液膜に穴を形成させる穴形成工程と、前記穴を拡大させる工程とを有する排除工程とをさらに実行する。そして、前記制御装置が、前記パドル工程において、前記リンス液ノズルからのリンス液の吐出を停止しながら、前記保護液ノズルから保護液を吐出させる工程を実行する。
 この構成によれば、リンス工程の後に、パドル状の液膜が基板の上面に形成される。また、液膜に穴が形成され、かつその穴が拡大させられることにより、基板の上面から液膜が排除させられる。パドル状の液膜は、大きな厚みを有している。そのため、液膜が液塊状態を保ちながら、穴を拡大させることができる。これにより、液塊分裂後の処理液が基板の上面に残存することなく、液膜を基板から排除することができる。
 この場合、さらに、前記保護液ノズルが、鉛直下方に向けて保護液を吐出する鉛直ノズルを含み、前記リンス液ノズルが、鉛直方向に傾斜する方向に向けてリンス液を吐出する傾斜ノズルを含むことが好ましい。この場合、保護液ノズルが鉛直ノズルを含むので、保護液ノズルからの保護液が、基板の上面に鉛直方向に入射する。そのため、保護液を良好に液盛りすることができ、これにより、パドル状の液膜を良好に形成することができる。
 この発明の一実施形態では、前記基板の上面が疎水性を呈している。
 この構成によれば、基板の上面が疎水性を呈している場合には、基板の上面にミスト(や液滴)が残存することにより、ウォーターマークが発生することが多い。洗浄工程からリンス工程への移行における液跳ねの発生を抑制または防止することにより、基板の上面における液滴供給位置にミストが付着することを抑制または防止できる。これにより、基板の上面が疎水性を呈している場合であっても、基板の上面(表面)におけるウォーターマークの発生を抑制または防止できる。
 本発明における前述の、またはさらに他の目的、特徴および効果は、添付図面を参照して次に述べる実施形態の説明により明らかにされる。

 図1は、この発明の一実施形態に係る基板処理装置を上から見た模式図である。基板処理装置1は、シリコンウエハなどの基板Wを一枚ずつ処理する枚葉式の装置である。この実施形態では、基板Wは、円板状の基板である。基板処理装置1は、処理液およびリンス液で基板Wを処理する複数の処理ユニット2と、処理ユニット2で処理される複数枚の基板Wを収容するキャリヤCが載置されるロードポートLPと、ロードポートLPと処理ユニット2との間で基板Wを搬送するインデクサロボットIRおよび基板搬送ロボットCRと、基板処理装置1を制御する制御装置3とを含む。インデクサロボットIRは、キャリヤCと基板搬送ロボットCRとの間で基板Wを搬送する。基板搬送ロボットCRは、インデクサロボットIRと処理ユニット2との間で基板Wを搬送する。複数の処理ユニット2は、たとえば、同様の構成を有している。
 図2は、処理ユニット2の構成例を説明するための図解的な断面図である。
 処理ユニット2は、箱形のチャンバ4と、チャンバ4内で一枚の基板Wを水平な姿勢で保持して、基板Wの中心を通る鉛直な回転軸線A1まわりに基板Wを回転させるスピンチャック(基板保持ユニット)5と、スピンチャック5に保持されている基板Wの上面に処理液の液滴(以下、処理液液滴という場合がある)を供給するための液滴供給ユニット6と、スピンチャック5に保持されている基板Wの上面にリンス液を供給するためのリンス液供給ユニット7と、スピンチャック5に保持されている基板Wの上面に保護液を供給するための保護液供給ユニット8とを含む。処理ユニット2はさらに、気体としての不活性ガスの一例としての窒素ガス(N)を基板Wの上面に吹き付ける気体供給ユニット9と、スピンチャック5を取り囲む筒状の処理カップ10とを含む。
 チャンバ4は、スピンチャック5等を収容する箱型の隔壁12を含む。
 スピンチャック5として、基板Wを水平方向に挟んで基板Wを水平に保持する挟持式のチャックが採用されている。具体的には、スピンチャック5は、スピンモータ(回転ユニット)15と、このスピンモータ15の駆動軸と一体化されたスピン軸16と、スピン軸16の上端に略水平に取り付けられた円板状のスピンベース17とを含む。
 スピンベース17は、基板Wの外径よりも大きな外径を有する水平な円形の上面17aを含む。上面17aには、その周縁部に複数個(3個以上。たとえば6個)の挟持部材18が配置されている。複数個の挟持部材18は、スピンベース17の上面周縁部において、基板Wの外周形状に対応する円周上で適当な間隔を空けてたとえば等間隔に配置されている。
 また、スピンチャック5としては、挟持式のものに限らず、たとえば、基板Wの裏面を真空吸着することにより、基板Wを水平な姿勢で保持し、さらにその状態で鉛直な回転軸線まわりに回転することにより、スピンチャック5に保持された基板Wを回転させる真空吸着式のもの(バキュームチャック)が採用されてもよい。
 液滴供給ユニット6は、スピンチャック5に保持されている基板Wの上面に向けて処理液液滴を噴射する液滴ノズル(複数流体ノズル)19と、先端部において液滴ノズル19を保持するノズルアーム20と、ノズルアーム20を回動させて、液滴ノズル19を移動させる第1のノズル移動ユニット(供給位置移動ユニット)21とを含む。第1のノズル移動ユニット21がノズルアーム20を揺動することにより、平面視で基板Wの上面中央部を通る軌跡に沿って液滴ノズル19が水平に揺動する。
 液滴ノズル19は、処理液の微小の液滴を噴出する複数流体ノズル(スプレーノズル。より詳しくは2流体ノズル)の形態を有している。液滴ノズル19には、液滴ノズル19に処理液と気体とを供給する流体供給ユニットが接続されている。流体供給ユニットは、処理液供給源からの常温の液体の処理液を液滴ノズル19に供給する処理液配管25と、気体供給源からの気体を液滴ノズル19に供給する気体配管26とを含む。
 液滴ノズル19に供給される処理液として、水や洗浄薬液等を例示できる。水は、たとえば脱イオン水(DIW)であるが、DIWに限らず、炭酸水、電解イオン水、水素水、オゾン水および希釈濃度(たとえば、10ppm~100ppm程度)の塩酸水のいずれかであってもよい。洗浄薬液は、SC1(NHOHとHとを含む液)やアンモニア水(NHOHを含む液)などのアルカリ薬液や、酸性薬液を例示できる。
 処理液配管25には、処理液配管25から液滴ノズル19への処理液の吐出および供給停止を切り換える処理液バルブ27が介装されている。
 気体配管26には、気体配管26から液滴ノズル19への気体の吐出および供給停止を切り換える液滴用気体バルブ29が介装されている。液滴ノズル19に供給される気体としては、一例として窒素ガス(N)を例示できるが、窒素ガス以外の不活性ガス、たとえば乾燥空気や清浄空気などを採用することもできる。
 図3は、液滴ノズル19の構成を図解的に示す断面図である。
 図3に示すように、液滴ノズル19は、ほぼ円柱状の外形を有している。液滴ノズル19は、ケーシングを構成する外筒36と、外筒36の内部に嵌め込まれた内筒37とを含む。
 外筒36および内筒37は、各々共通の中心軸線CL上に同軸配置されており、互いに連結されている。内筒37の内部空間は、処理液配管25からの処理液が流通する直線状の処理液流路38となっている。また、外筒36および内筒37との間には、気体配管26から供給される気体が流通する円筒状の気体流路39が形成されている。
 処理液流路38は、内筒37の上端で処理液導入口40として開口している。処理液流路38には、この処理液導入口40を介して処理液配管25からの処理液が導入される。また、処理液流路38は、内筒37の下端で、中心軸線CL上に中心を有する円状の処理液吐出口41として開口している。処理液流路38に導入された処理液は、この処理液吐出口41から吐出される。
 気体流路39は、中心軸線CLと共通の中心軸線を有する円筒状の間隙であり、外筒36および内筒37の上端部で閉塞され、外筒36および内筒37の下端で、中心軸線CL上に中心を有し、処理液吐出口41を取り囲む円環状の気体吐出口42として開口している。気体流路39の下端部は、気体流路39の長さ方向における中間部よりも流路面積が小さくされ、下方に向かって小径となっている。また、外筒36の中間部には、気体流路39に連通する気体導入口43が形成されている。
 気体導入口43には、外筒36を貫通した状態で気体配管26が接続されており、気体配管26の内部空間と気体流路39とが連通されている。気体配管26からの気体は、この気体導入口43を介して気体流路39に導入され、気体吐出口42から吐出される。
 液滴用気体バルブ29を開いて気体吐出口42から気体を吐出させながら、処理液バルブ27を開いて処理液吐出口41から処理液を吐出させることにより、液滴ノズル19の近傍で処理液に気体を衝突(混合)させることにより処理液の微小の液滴を生成することができ、処理液を噴霧状に吐出することができる。この実施形態では、処理液吐出口41および気体吐出口42によって、処理液液滴を噴射する噴射出部が形成されている。
 図2に示すように、リンス液供給ユニット7は、リンス液ノズル44を含む。リンス液ノズル44は、たとえば連続流の状態で液を吐出するストレートノズルであり、スピンチャック5の上方で、その吐出口を基板Wの上面中央部に向けて固定的に配置されている。リンス液ノズル44は、鉛直方向に傾斜する方向に向けてリンス液を吐出する傾斜ノズルである。すなわち、着液位置P1に入射する入射方向D1は、鉛直方向に対して傾斜している。入射方向D1の鉛直方向に対する傾斜角度は、たとえば、20度~30度の範囲内における所定の角度に設定されている。リンス液ノズル44には、リンス液供給源からのリンス液が、リンス液バルブ45を介して供給される。リンス液バルブ45が開かれると、リンス液ノズル44に供給された連続流のリンス液が、リンス液ノズル44の先端に設定された吐出口から吐出される。また、リンス液バルブ45が閉じられると、リンス液ノズル44からのリンス液の吐出が停止される。
 リンス液ノズル44から吐出されるリンス液は、水である。すなわち、リンス液ノズル44から吐出される液種は、液滴ノズル19から吐出される処理液と同じ液種であってもよいし、異なっていてもよい。
 図2に示すように、保護液供給ユニット8は、保護液ノズル46を含む。保護液ノズル46は、たとえば連続流の状態で液を吐出するストレートノズルである。保護液ノズル46は、鉛直下方に向けて保護液を吐出する鉛直ノズルである。すなわち、保護液ノズル46は、鉛直下方に向く吐出口46aを先端に有している。保護液ノズル46には、保護液供給源からの保護液が、保護液バルブ47を介して供給される。保護液バルブ47が開かれると、保護液ノズル46に供給された連続流の保護液が、保護液ノズル46の吐出口46aから吐出される。また、保護液バルブ47が閉じられると、保護液ノズル46からの処理液の吐出が停止される。この実施形態では、保護液ノズル46から吐出される保護液は、たとえば水である。
 図2に示すように、保護液ノズル46は、ノズルアーム20に取り付けられている。すなわち、保護液ノズル46は、液滴ノズル19と共通のノズルアーム20によって支持されている。保護液ノズル46は、基板Wの回転半径方向に関し、液滴ノズル19の内側寄りに配置されている。第1のノズル移動ユニット21がノズルアーム20を揺動することにより、平面視で基板Wの上面中央部を通る軌跡に沿って液滴ノズル19および保護液ノズル46が水平に揺動する。換言すれば、基板Wの上面における液滴ノズル19からの処理液液滴の供給位置(以下、「液滴供給位置」という)DA(図7C等参照)の移動に同伴移動可能に設けられている。これにより、液滴供給位置DAが基板Wの上面のいずれに位置しているかに拘わらず、保護液ノズル46から吐出される保護液によって液滴供給位置DAを覆わせることが可能である。保護液ノズル46と液滴ノズル19とは、略同じ高さに配置されている。
 図2に示すように、気体供給ユニット9は、下方に向けて気体(N)を吐出する気体ノズル49と、気体ノズル49を移動させる第2のノズル移動ユニット50と、気体ノズル49に接続された気体配管51と、気体配管51に介装されて、気体配管51から気体ノズル49への有機溶剤蒸気の供給および供給停止を切り換える気体バルブ52とを含む。気体バルブ52が開かれると、気体供給源からの不活性ガスが、気体ノズル49の吐出口49aから下方に向けて吐出される。
 図2に示すように、処理カップ10は、スピンチャック5に保持されている基板Wよりも外方(回転軸線A1から離れる方向)に配置されている。処理カップ10は、スピンベース17を取り囲んでいる。スピンチャック5が基板Wを回転させている状態で、処理液やリンス液、保護液等の液体が基板Wに供給されると、基板Wに供給された液体が基板Wの周囲に振り切られる。これらの液体が基板Wに供給されるとき、処理カップ10の上端部10aは、スピンベース17よりも上方に配置される。したがって、基板Wの周囲に排出された液体は、処理カップ10によって受け止められる。そして、処理カップ10に受け止められた液体は、図示しない回収装置または廃液装置に送られる。
 図4は、基板処理装置1の主要部の電気的構成を説明するためのブロック図である。
 制御装置3は、予め定められたプログラムに従って、スピンモータ15、第1および第2のノズル移動ユニット21,50等の動作を制御する。さらに、制御装置3は、処理液バルブ27、液滴用気体バルブ29、リンス液バルブ45、保護液バルブ47、気体バルブ52等を制御する。
 図5は、処理ユニットにおいて実行される基板処理例の内容を説明するための流れ図である。図6は、処理ユニット2において実行される、洗浄工程(図5のS4)およびリンス工程(図5のS5)の詳細を説明するためのタイムチャートである。図7A~7Jは、基板処理例が実行されているときの基板Wの周辺の状態を示す模式図である。
 以下、図1~図6を参照しながら、基板処理例について説明する。図7A~7Jについては適宜参照する。
 第1の基板処理例は、疎水性を呈する基板Wの表面から異物(パーティクル)を除去するための洗浄処理である。疎水性を呈する基板Wの表面として、チタンナイトライドやポリシリコン、low-k膜などを例示することができる。
 未処理の基板Wは、インデクサロボットIRおよび基板搬送ロボットCRによってキャリヤCから処理ユニット2に搬入され、チャンバ4内に搬入され(図5のS1:基板W搬入)、基板Wがその表面(洗浄対象面)を上方に向けた状態でスピンチャック5に受け渡され、スピンチャック5に基板Wが保持される。基板Wの搬入に先立って、液滴ノズル19、保護液ノズル46および気体ノズル49は、スピンチャック5の側方に設定された退避位置に退避させられている。
 基板搬送ロボットCRが処理ユニット2外に退避させられた後、制御装置3は、スピンモータ15を制御して基板Wの回転を開始させる(図5のステップS2)。基板Wは予め定める液処理速度(約50rpm~約1000rpmの範囲で、たとえば約500rpm)まで上昇させられ、その後、その液処理速度に維持される。基板Wの回転速度が液処理速度に達すると、次いで、制御装置3は、カバー工程(図5のステップS3)を実行する。
 カバー工程S3は、その次に実行される洗浄工程S4において、処理液液滴の直接噴射から基板Wの上面を保護する液膜を形成するための工程である。また、基板Wの上面が疎水性を呈しているので、カバー工程S3において、基板Wの上面の全域を液膜で覆う(全面カバレッジする)必要がある。この実施形態では、リンス液ノズル44から吐出される液体(すなわち、リンス液)を用いて、液膜を形成する。
 具体的には、カバー工程S3において、制御装置3は、リンス液バルブ45を開いて、図7Aに示すように、リンス液ノズル44から基板Wの上面に向けてリンス液を吐出する。 リンス液ノズル44から吐出されるリンス液の吐出流量は、比較的大流量(たとえば約1000(ミリリットル/分))である。リンス液ノズル44から吐出されたリンス液は、着液位置P1に着液する。基板Wの上面を周縁に向けて流れる。とくに、この実施形態では、入射方向D1が鉛直方向に対して傾斜しているので、基板Wの上面の広範囲に広げることができる。これにより、基板Wの上面の全域を覆う液膜61を容易に形成することができる。液膜61は、次に実行される洗浄工程S4において、処理液液滴の直接噴射から基板Wの上面を保護する保護膜として機能する。制御装置3は、カバー工程S3において、第1のノズル移動ユニット21を制御して、液滴ノズル19および保護液ノズル46を、退避位置から基板Wの上方に移動させる。具体的には、液滴ノズル19および保護液ノズル46は周縁位置Peに配置される。周縁位置Peは、平面視において液滴ノズル19からの液滴供給位置DAが基板Wの上面の周縁領域Reに配置されるような、液滴ノズル19および保護液ノズル46の位置である。この明細書において、基板Wの上面の周縁領域Reとは、基板Wの周端縁から、幅約0.1~10mmの環状領域をいう。
 カバー工程S3の開始(すなわち、リンス液ノズル44によるリンス液の吐出開始)から所定の時間が経過すると、制御装置3はリンス液バルブ45を閉じ、基板Wの上面へのリンス液の供給が停止される。これにより、カバー工程S3が終了する。
 次いで、制御装置3が、図7Bに示す洗浄工程(図5のステップS4)を実行する。洗浄工程S4は、液滴ノズル19から処理液液滴を基板Wの上面に供給することにより基板Wの上面を洗浄する工程である。具体的には、制御装置3は、処理液バルブ27および液滴用気体バルブ29を開く。これにより、液滴ノズル19に処理液液滴および気体の一例である窒素ガスが同時に供給され、供給された処理液液滴および窒素ガスは、液滴ノズル19の外部の吐出口(処理液吐出口41(図2参照))近傍で混合される。これにより、処理液の微小な液滴の噴流が形成され、液滴ノズル19から処理液液滴の噴流が吐出される。そのため、基板Wの上面に円形の液滴供給位置DAが形成される。液滴供給位置DAに、液滴ノズル19からの多数の処理液液滴が吹き付けられるので、処理液液滴の衝突によって、液滴供給位置DAに付着している異物(パーティクルなど)を物理的に除去できる(物理洗浄)。
 また、制御装置3は、保護液バルブ47を開いて、保護液ノズル46から保護液を吐出する。保護液ノズル46からの保護液は、基板Wの上面に対し鉛直方向から入射するので、基板Wの上面に保護液を良好に液盛りすることができる。保護液ノズル46から保護液の着液位置が液滴供給位置DAに近接しており、そのため、液盛りされた保護液によって液滴供給位置DAが覆われる。保護液ノズル46からの保護液によって液滴供給位置DAが覆われることにより、洗浄工程S4において、液滴供給位置DAに処理液液滴が直接噴射されることを防止することができる。この実施形態では、保護液ノズル46からの保護液の供給により、カバー工程S3において形成されていた液膜61を保持しながら(つまりカバレッジ)、処理が続行される。つまり基板Wの上面全域が液膜によって覆われている状態で、処理液液滴が液滴供給位置DAに吹き付けられる。これにより、基板Wに対する異物(パーティクル等)の再付着を抑制または防止できる。
 また、保護液ノズル46からの保護液の吐出流量は、小流量(たとえば約400(ミリリットル/分))である。そのため、液滴供給位置DAにおいて液膜61が分厚くなり過ぎない。したがって、液跳ねの発生を抑制または防止しながら、これにより、基板Wの上面に与えるダメージを、より効果的に低減できる。
 また、洗浄工程S4において供給される保護液によって、基板Wの上面の液切れを防止することができる。これにより、洗浄工程S4において、基板Wの上面の全域を液膜で覆った状態(カバレッジ)に保ち続けることが可能である。
 洗浄工程S4においては、制御装置3は、基板Wを液処理速度で回転させながら、第1のノズル移動ユニット21によって周縁位置Peと中央位置Pcとの間で液滴ノズル19および保護液ノズル46を、基板Wの上面中央部を通る軌跡に沿って複数回往復させる(ハーフスキャン)。中央位置Pcは、液滴ノズル19から液滴供給位置DAが基板Wの上面中心部に配置されるような、液滴ノズル19および保護液ノズル46の位置である。
 液滴供給位置DAのハーフスキャンが予め定める回数行われると、洗浄工程S4が終了する。洗浄工程S4の終了時には、制御装置3は、図7Cに示すように、液滴ノズル19からの処理液液滴の吐出を継続しながら、液滴ノズル19および保護液ノズル46を、中央位置Pcから周縁位置Peに向けて移動させる。そして、液滴ノズル19および保護液ノズル46が周縁位置Peに配置されている状態で、制御装置3が、処理液バルブ27および液滴用気体バルブ29を閉じることにより、図7Dに示すように、液滴ノズル19からの処理液液滴の吐出が停止される。これにより、洗浄工程S4が終了する。
 洗浄工程S4に次いで、リンス液を基板Wに供給するリンス工程(図5のステップS5)が行われる。具体的には、制御装置3は、図7Dに示すように、リンス液バルブ45を開いて、基板Wの上面中央部に向けてリンス液ノズル44から連続流のリンス液を吐出させる。リンス液ノズル44から吐出されたリンス液は、基板Wの上面中央部に設定された着液位置P1に着液する。着液位置P1に着液したリンス液は、基板Wの回転による遠心力を受けて基板Wの上面上を基板Wの周端部に向けて流れる。
 洗浄工程S4からリンス工程S5への移行において、図6に実線で示すように、リンス液ノズル44から着液位置P1に向けてリンス液が吐出される前のタイミングで、液滴供給位置DAへの液滴ノズル19からの処理液液滴の吐出が停止させられる。また、洗浄工程S4からリンス工程S5への移行において、図6に一点鎖線で示すように、リンス液ノズル44から着液位置P1に向けてリンス液が吐出されると同時のタイミングで、液滴供給位置DAへの液滴ノズル19からの処理液液滴の吐出が停止させられてもよい。
 また、リンス工程S5において、制御装置3は、液滴ノズル19からの処理液液滴の吐出を停止しながら、液滴ノズル19および保護液ノズル46を、周縁位置Peから中央位置Pcに向けて移動させる。中央位置Pcに達した液滴ノズル19および保護液ノズル46は、中央位置Pcにおいて静止させられる。
れにより、洗浄工程において、基板の上面の全域を液膜で覆った状態(カバレッジ)に保ち続けることが可能である。リンス工程S5においても、基板Wの上面の全域を液膜で覆う液膜61が形成されている。リンス工程S5の開始から予め定める期間が経過すると、制御装置3は、リンス液バルブ45を閉じて、リンス液ノズル44からのリンス液の吐出を停止させる。
 リンス液の供給開始から予め定める期間が経過すると、基板Wの上面にパドル状の液膜62を形成するパドル工程S6が実行される。具体的には、中央位置Pcに配置されている保護液ノズル46から保護液が吐出される。また、制御装置3は、スピンモータ15を制御して、基板Wの回転速度を液処理速度からパドル速度(零または約40rpm以下の低回転速度。たとえば約10rpm)まで段階的に減速させる。その後、基板Wの回転速度をパドル速度に維持する(パドル工程(図5のステップS6))。これにより、図7Eに示すように、基板Wの上面に、基板Wの上面全域を覆う液膜62がパドル状に支持される(基板Wの上面全域を覆うパドル状の液膜62が形成される)。この状態では、パドル状の液膜62に作用する遠心力が、液膜62に含まれる液体と基板Wの上面との間で作用する表面張力よりも小さいか、あるいは前記の遠心力と前記の表面張力とがほぼ拮抗している。基板Wの減速により、基板W上の液体に作用する遠心力が弱まり、基板W上から排出される液体の量が減少する。これにより、パドル状の液膜62の厚みが、リンス工程S5におけるリンス液の液膜61の厚みよりも大きくなる。すなわち、パドル工程S6における液膜62の厚みを充分に大きくすることができる。基板Wの上面にパドル状の液膜62が形成された後、制御装置3は、保護液バルブ47を閉じて、保護液ノズル46からの保護液の吐出を停止する。これにより、パドル工程S6が終了する。制御装置3は、保護液バルブ47を閉じて、保護液ノズル46からの保護液の吐出を停止する。その後、制御装置3は、図7Fに示すように、第1のノズル移動ユニット21を制御して、液滴ノズル19および保護液ノズル46を、退避位置に戻す。また、制御装置3は、図7Fに示すように、第2のノズル移動ユニット50を制御して、気体ノズル49を、基板Wの上面の中心部の情報に配置する。
 次いで、制御装置3は、基板Wの上面からパドル状の液膜62を排除する排除工程を実行する。排除工程は、穴あけ工程(図5のステップS7)と、穴拡大工程(図5のステップS8)とを含む。まず穴あけ工程S7が実行され、穴あけ工程S7の終了後に穴拡大工程S8が実行される。
 穴あけ工程S7は、図7Gに示すように、パドル状の液膜62の中央部に、液体が除去された円形の穴(すなわち乾燥領域)63を形成する工程である。具体的には、制御装置3は、気体バルブ52を開いて、気体ノズル49から基板Wの上面中央部に向けて不活性ガスを下向きに吐出する。不活性ガスの吹き付け圧力(ガス圧)によって、パドル状の液膜62の中央部にある液体が吹き飛ばされて除去される。これにより、基板Wの上面中央部に穴63が形成される。
 穴あけ工程S7に次いで穴拡大工程S8が実行される。
 穴拡大工程S8では、制御装置3は、スピンモータ15を制御して、基板Wの回転速度を、所定の穴あけ速度(たとえば200rpm)まで上昇させる。このとき、基板W上のパドル状の液膜62に作用する遠心力により、図7Hに示すように、穴63が拡大し始める。そして、制御装置3は、穴あけ速度に達した後、基板Wの回転速度をさらに2400rpmまで徐々に上昇させる、図7Iに示すように、穴63がさらに拡大し、やがて、図7Jに示すように、穴63が基板Wの全域に拡大させられる。これにより、パドル状の液膜62が全て基板W外に排出される。この穴63の拡大の全期間において、パドル状の液膜62は液塊状態を保持している。すなわち、液塊分裂後の液体が基板Wの上面に残存することなく、パドル状の液膜62を基板W上から排除することができる。穴63が拡大する過程で液膜62の液塊が分裂しないのは、パドル状の液膜62の厚みが厚いことに起因している。すなわち、パドル工程S6の後に排除工程を実行することにより、穴拡大工程S8における液膜62の液塊の分裂を防いでいる。
 穴63が基板Wの上面の全域に拡大した後、制御装置3は、穴拡大工程S8を終了させる。具体的には、制御装置3は、気体バルブ52を閉じて、気体ノズル49からの不活性ガスの吐出を停止させる。
 穴拡大工程S8の終了後には、制御装置3は、スピンドライ工程(図5のステップS9)を実行する。具体的には、制御装置3は、スピンドライ速度(たとえば約2400rpm)まで基板Wをさらに加速させる。これにより、基板の上面上の水が振り切られる。
 スピンドライ工程S9の開始から予め定める期間が経過すると、制御装置3は、スピンモータ15を制御してスピンチャック5の回転(すなわち、基板Wの回転)を停止させる(図5のステップS10)。その後、基板搬送ロボットCRが、処理ユニット2に進入して、処理済みの基板Wを処理ユニット2外へと搬出する(図5のステップS11)。その基板Wは、基板搬送ロボットCRからインデクサロボットIRへと渡され、インデクサロボットIRによって、キャリヤCに収納される。
 ところで、基板Wの上面が疎水性を呈している場合には、基板Wの上面に僅かな液残りが残存していると、乾燥後の基板Wの表面にウォーターマーク発生が発生するおそれがある。また、液残りは残存していると、乾燥後の基板Wの表面においてパーティクルの発生の要因にもなる。
 この実施形態のように、複数流体ノズルからなる液滴ノズル19を用いて基板Wの上面を処理する場合には、基板Wの上面における液滴供給位置は、処理液液滴の吹き付けのために液膜61の厚みが局所的に薄くなっており、この液滴供給位置DAにミストが付着すると、ウォーターマークが発生したり、パーティクルが発生したりするおそれがある。この場合、ミスト発生の要因は液跳ねにあるので、液跳ねを抑制または防止することにより、液滴供給位置DAへのミストの付着を抑制または防止することが望まれていた。
 以上によりこの実施形態によれば、処理液液滴が液滴供給位置DAに供給される洗浄工程S4から連続流のリンス液が供給されるリンス工程S5への移行において、リンス液ノズル44から着液位置P1に向けてリンス液が吐出される前のタイミングで、液滴供給位置DAへの液滴ノズル19からの処理液液滴の吐出が停止させられる。
 仮に、リンス液ノズル44からリンス液が吐出された後のタイミングで処理液液滴の吐出が停止させられるとすると、処理液液滴の吐出停止に先立って、液滴供給位置DAにリンス液が到達するおそれがある。この場合、リンス液の供給に伴って分厚くなった液膜に対して処理液液滴が吹き付けられる結果、液跳ねが発生するおそれがある。
 これに対し、本実施形態では、リンス液ノズル44からリンス液が吐出される前のタイミングで、またはリンス液ノズル44からリンス液が吐出されると同時のタイミングで液滴ノズル19からの処理液液滴の吐出が停止させられるので、分厚い液膜に対して処理液液滴が吐出されることを回避することができる。これにより、洗浄工程S4からリンス工程S5への移行における液跳ねの発生を抑制または防止できる。したがって、基板Wの上面における液滴供給位置DAに、液跳ねに起因するミストが付着することを抑制または防止できる。したがって、基板Wの上面における液滴供給位置DAにミストが付着することを抑制または防止できる。これにより、基板Wの上面が疎水性を呈している場合であっても、基板Wの上面(表面)におけるウォーターマークの発生を抑制または防止できる。
 以上、この発明の一実施形態について説明したが、この発明は他の形態で実施することもできる。
 たとえば、洗浄工程S4からリンス工程S5への移行において、液滴ノズル19への処理液の供給および液滴ノズル19への気体の供給の双方を停止することにより、液滴ノズル19からの処理液液滴の吐出を停止させるとして説明した。しかしながら、液滴ノズル19からの処理液液滴の吐出を停止させるべく、液滴ノズル19への気体の供給のみを停止するようにしてもよい。この場合、液滴ノズル19からの連続流状の処理液の吐出は継続される。しかしながら、処理液の種類によっては(たとえば処理液がリンス液と同様の水である場合等)、液滴ノズル19からの連続流状の処理液を吐出しても、リンス工程S5を阻害することにはならない。むしろ、基板Wの上面をカバレッジする観点からは、液滴ノズル19からの処理液の液滴の吐出停止後も、液滴ノズル19から連続流状の処理液を吐出することが好ましい。
 洗浄工程S4からリンス工程S5への移行において、図6に破線で示すように、リンス液ノズル44から着液位置P1に向けてリンス液が吐出された後のタイミングで、液滴ノズル19からの処理液液滴の吐出が停止されてもよい(すなわち、液滴ノズル19からの処理液液滴の吐出停止前に、リンス液ノズル44からのリンス液吐出が開始されてもよい)。但し、基板Wの中心部の着液位置P1に供給されたリンス液が、液滴供給位置DAが配置されている基板Wの周縁領域Reに到達する前のタイミングで、したがって、基板Wの液処理速度において、基板Wの中心部に供給されたリンス液が基板Wの周縁領域Reに到達するのに要する到達所要期間を測定しておき、リンス液ノズル44からのリンス液の吐出開始後、この到達所要期間未満において、液滴ノズル19からの処理液液滴の吐出を停止するようにしてもよい。この場合、リンス液が液滴供給位置に到達する前のタイミングで処理液液滴の吐出が停止されるので、分厚い液膜に対して処理液液滴が吐出されることを回避することができる。
 また、前述の実施形態において、パドル工程S6において、保護液ノズル46からの保護液を用いてパドル状の液膜62を形成するものとして説明したが、保護液ノズル46からの保護液に加えて、液滴ノズル19からの連続流の処理液によって、パドル状の液膜62を形成するようにしてもよい。液滴ノズル19への気体の供給を停止した状態で液滴ノズル19に処理液を供給することにより、液滴ノズル19からの連続流の処理液を吐出させることができる。また、パドル工程S6において、保護液ノズル46からの保護液の供給を行わずに、液滴ノズル19からの連続流の処理液によって、パドル状の液膜62を形成するようにしてもよい。
 また、前述の実施形態において、パドル工程S6において、保護液ノズル46からの保護液を用いてパドル状の液膜62を形成するものとして説明したが、保護液ノズル46とは別に設けられた液盛り用のノズルからの液体(たとえば水)の吐出により、パドル状の液膜62を形成するようにしてもよい。但し、この場合、液盛り用のノズルは、鉛直下方に向けて液体を吐出する鉛直ノズルであることが好ましい。このノズルからの液体が、基板の上面に対し鉛直方向から入射するので、基板の上面に液体を良好に液盛りすることができ、これにより、パドル状の液膜62を容易に形成することができる。
 また、前述の実施形態において、カバー工程S3において、リンス液ノズル44からのリンス液を用いて液膜61を形成するものとして説明したが、リンス液ノズル44とは別に設けられたカバー用のノズルからの液体(たとえば水)の吐出により液膜61を形成するようにしてもよい。
 また、洗浄工程S4において、液滴供給位置DAを、基板Wの上面の中央部と基板Wの上面の周端部とで移動させる(ハーフスキャン)場合を例に挙げて説明したが、基板Wの上面の一の周端部と、当該一の周端部と上面の中央部に対し反対側の他の周端部との間で移動させてもよい(フルスキャン)。
 また、洗浄工程S4において、液滴供給位置DAの移動は、往復移動ではなく、基板Wの上面中心部から基板Wの上面の周縁領域Reに向けて移動する一方向移動であってもよい。
 また、前述の実施形態では、液滴ノズル19が1種類の液体と1種類の気体とを混合する2流体ノズルであるとして説明したが、これに加えて、さらに別の種類の流体(気体および/または液体)をも混合可能なノズルとすることもできる。すなわち、液滴ノズル(複数流体ノズル)が、3つ以上の流体を混合するものであってもよい。
 また、液滴ノズルとして、液滴ノズル19に代えて、インクジェット方式によって多数の液滴を噴射するインクジェットノズルから構成された液滴ノズル201の構成が採用されていてもよい。図8Aは、液滴ノズル201の模式的な断面図である。図8Bは、液滴ノズル201の模式的な平面図である。
 液滴ノズル201には、処理液供給源からの処理液を液滴ノズル201に供給する処理液配管210が接続されている。液滴ノズル201には、ポンプによる圧送により、常時、所処理液が供給される。液滴ノズル201は、排出バルブ215が介装された排液配管214に接続されている。液滴ノズル201は、液滴ノズル201の内部に配置された圧電素子(piezo element)216を含む。圧電素子216は、配線217を介してインバータ等の電圧印加ユニット218に接続されている。電圧印加ユニット218は、たとえば、を含む。電圧印加ユニット218よって、交流電圧が圧電素子216に印加されると、印加された交流電圧の周波数に対応する周波数で圧電素子216が振動する。圧電素子216に印加される交流電圧の周波数を任意の周波数(たとえば、数百KHz~数MHz)に変更することにより、圧電素子216の振動の周波数を変更できる。
 液滴ノズル201は、本体221を備えている。図8Aに示すように、本体221は、処理液が供給される供給口224と、供給口224に供給された処理液を排出する排出口225と、供給口224と排出口225とを接続する処理液流通路226と、処理液流通路226に接続された複数の噴射口227とを含む。処理液流通路226は、本体221の内部に設けられている。供給口224、排出口225、および噴射口227は、本体221の表面で開口している。供給口224および排出口225は、噴射口227よりも上方に位置している。本体221の下面201aは、たとえば、水平な平坦面であり、噴射口227は、本体221の下面201aで開口している。噴射口227は、たとえば数μm~数十μmの直径を有する微細孔である。処理液配管210および排液配管214は、それぞれ、供給口224および排出口225に接続されている。
 図8Bに示すように、複数の噴射口227は、複数(図8Bでは、たとえば4つ)の列Lを構成している。各列Lは、等間隔で配列された多数(たとえば10個以上)の噴射口227によって構成されている。各列Lは、水平な長手方向に沿って直線状に延びている。各列Lは、直線状に限らず、曲線状であってもよい。
 処理液配管210を介して供給口224に供給された処理液は、処理液流通路226に供給される。排出バルブ215が閉じられている状態では、処理液流通路226での処理液の圧力(液圧)が高い。そのため、排出バルブ215が閉じられている状態では、液圧によって各噴射口227から処理液が噴射される。さらに、排出バルブ215が閉じられている状態で、交流電圧が圧電素子216に印加されると、処理液流通路226を流れる処理液に圧電素子216の振動が付与され、各噴射口227から噴射される処理液が、この振動によって分断される。そのため、排出バルブ215が閉じられている状態で、交流電圧が圧電素子216に印加されると、処理液の液滴が各噴射口227から噴射される。これにより、粒径が均一な多数の処理液の液滴が均一な速度で同時に噴射される。
 一方、排出バルブ215が開かれている状態では、処理液流通路226に供給された処理液が、排出口225から排液配管214に排出される。すなわち、排出バルブ215が開かれている状態では、処理液流通路226での液圧が十分に上昇していないため、処理液流通路226に供給された処理液は、微細孔である噴射口227から噴射されずに、排出口225から排液配管214に排出される。したがって、噴射口227からの処理液の吐出は、排出バルブ215の開閉により制御される。制御装置3は、液滴ノズル201を基板Wの処理に使用しない間(液滴ノズル201の待機中)は、排出バルブ215を開いている。そのため、液滴ノズル201の待機中であっても、液滴ノズル201の内部で処理液が流通している状態が維持される。
 また、前述の実施形態において、基板処理装置1が半導体ウエハからなる基板Wの表面を処理する装置である場合について説明したが、基板処理装置が、液晶表示装置用基板、有機EL(electroluminescence)表示装置などのFPD(Flat Panel Display)用基板、光ディスク用基板、磁気ディスク用基板、光磁気ディスク用基板、フォトマスク用基板、セラミック基板、太陽電池用基板などの基板を処理する装置であってもよい。ただし、本発明の効果は、基板Wの表面が疎水性を示す場合にとくに顕著に発揮される。
 本発明の実施形態について詳細に説明してきたが、これらは本発明の技術的内容を明らかにするために用いられた具体例に過ぎず、本発明はこれらの具体例に限定して解釈されるべきではなく、本発明の範囲は添付の請求の範囲によってのみ限定される。

Claims (18)

  1.  水平姿勢に保持されている基板の上面に設定された液滴供給位置に向けて液滴ノズルから処理液液滴を噴射して、前記基板の上面を洗浄する洗浄工程と、
     前記洗浄工程に続いて、前記基板の上面の予め定める着液位置に向けてリンス液ノズルから連続流状のリンス液を吐出して、前記基板の上面をリンス液で洗い流すリンス工程と、
     前記洗浄工程から前記リンス工程への移行において、前記着液位置に着液するリンス液が前記液滴供給位置に到達する前のタイミングで、前記液滴ノズルからの前記処理液液滴の吐出を停止させる液滴吐出停止工程とを含む、基板処理方法。
  2.  前記液滴ノズルが、処理液に気体を混合して前記処理液液滴を生成し、生成された前記処理液液滴を前記液滴供給位置に吐出する複数流体ノズルを含み、
     前記液滴吐出停止工程が、前記着液位置に着液するリンス液が前記液滴供給位置に到達する前のタイミングで、前記複数流体ノズルへの前記気体の供給を停止させる気体供給停止工程を含む、請求項1に記載の基板処理方法。
  3.  前記液滴吐出停止工程が、前記リンス液ノズルからリンス液が吐出される前のタイミング、または前記リンス液ノズルからリンス液が吐出されるのと同時のタイミングで、前記液滴ノズルからの前記処理液液滴の吐出を停止させる工程を含む、請求項1または2に記載の基板処理方法。
  4.  前記着液位置が、前記基板の上面の中央部に設けられており、
     前記液滴供給位置が前記基板の周縁領域に配置されている状態で、前記リンス工程が開始する、請求項1または2に記載の基板処理方法。
  5.  前記洗浄工程が、前記リンス工程における前記リンス液ノズルからのリンスの吐出流量よりも少ない吐出流量で、保護液ノズルから保護液を吐出する工程を含む、請求項1または2に記載の基板処理方法。
  6.  前記保護液ノズルが、前記液滴供給位置の移動に同伴移動可能に設けられている、請求項5に記載の基板処理方法。
  7.  前記保護液ノズルが、鉛直下方に向けて保護液を吐出する鉛直ノズルを含み、
     前記リンス液ノズルが、鉛直方向に傾斜する方向に向けてリンス液を吐出する傾斜ノズルを含む、請求項5に記載の基板処理方法。
  8.  前記リンス工程の後に、前記基板を静止状態とさせ、または前記基板の中央部を通る所定の鉛直軸線回りにパドル速度で前記基板を回転させることにより、前記基板の上面を覆うパドル状の液膜を形成させるパドル工程と、
     前記パドル工程の後に、前記液膜を前記基板の上面から排除させる排除工程であって、前記液膜に穴を形成させる穴形成工程と、前記穴を拡大させる工程とを有する排除工程とをさらに含み、
     前記パドル工程が、前記リンス液ノズルからのリンス液の吐出を停止しながら、前記保護液ノズルから保護液を吐出させる工程を含む、請求項5に記載の基板処理方法。
  9.  前記基板の上面が疎水性を呈している、請求項1または2に記載の基板処理方法。
  10.  チャンバと、
     前記チャンバの内部において、基板を水平姿勢で保持する基板保持ユニットと、
     前記基板保持ユニットに保持されている基板を、当該基板の中央部を通る鉛直軸線回りに回転させる回転ユニットと、
     前記基板保持ユニットに保持されている基板の上面に設定された液滴供給位置に向けて処理液液滴を噴射する液滴ノズルを有し、前記基板保持ユニットによって保持されている基板の上面に前記処理液液滴を供給する液滴供給ユニットと、
     前記チャンバの内部に固定された、前記基板の上面の予め定める着液位置に向けて連続流状のリンス液を吐出するリンス液ノズルを有し、前記基板の上面にリンス液を供給するリンス液供給ユニットと、
     前記液滴供給ユニットおよび前記リンス液供給ユニットを制御する制御装置とを含み、
     前記制御装置が、
     前記液滴供給ユニットにより前記液滴ノズルから前記処理液液滴を前記液滴供給位置に向けて吐出して、前記基板の上面を洗浄する洗浄工程と、
     前記洗浄工程に続いて、前記液滴供給ユニットにより前記リンス液ノズルから前記基板の上面に連続流状のリンス液を吐出して、前記基板の上面をリンス液で洗い流すリンス工程と、
     前記洗浄工程から前記リンス工程への移行において、前記着液位置に着液するリンス液が前記液滴供給位置に到達する前のタイミングで、前記液滴ノズルからの前記処理液液滴の吐出を停止させる液滴吐出停止工程とを実行する、基板処理装置。
  11.  前記液滴ノズルが、処理液に気体を混合して前記処理液液滴を生成し、生成された前記処理液液滴を前記液滴供給位置に吐出する複数流体ノズルを含み、
     前記制御装置が、前記液滴吐出停止工程において、前記着液位置に着液するリンス液が前記液滴供給位置に到達する前のタイミングで、前記複数流体ノズルへの前記気体の供給を停止させる気体供給停止工程を実行する、請求項10に記載の基板処理装置。
  12.  前記制御装置が、前記液滴吐出停止工程において、前記リンス液ノズルからリンス液が吐出される前のタイミング、または前記リンス液ノズルからリンス液が吐出されるのと同時のタイミングで、前記液滴ノズルからの前記処理液液滴の吐出を停止させる工程を実行する、請求項10または11に記載の基板処理装置。
  13.  前記液滴供給位置を、前記基板の上面内で移動させるための供給位置移動ユニットをさらに含み、
     前記着液位置が、前記基板の上面の中央部に設けられており、
     前記制御装置が、さらに前記供給位置移動ユニットを制御しており、
     前記制御装置が、前記供給位置移動ユニットによって前記液滴供給位置が前記基板の周縁領域に配置されている状態で、前記リンス工程を開始させる、請求項10または11に記載の基板処理装置。
  14.  前記基板の上面に向けて保護液を吐出する保護液ノズルを有し、前記基板の上面に保護液を供給する保護液供給ユニットをさらに含み、
     前記制御装置が、さらに前記保護液供給ユニットを制御しており、
     前記制御装置が、前記洗浄工程において、前記リンス工程における前記リンス液ノズルからのリンス液の吐出流量よりも少ない吐出流量で、前記保護液供給ユニットによって前記保護液ノズルから保護液を吐出する工程を実行する、請求項10または11に記載の基板処理装置。
  15.  前記液滴供給位置を、前記基板の上面内で移動させるための供給位置移動ユニットをさらに含み、
     前記保護液ノズルが、前記供給位置移動ユニットによる前記液滴供給位置の移動に同伴移動可能に設けられている、請求項14に記載の基板処理装置。
  16.  前記保護液ノズルが、鉛直下方に向けて保護液を吐出する鉛直ノズルを含み、
     前記リンス液ノズルが、鉛直方向に傾斜する方向に向けてリンス液を吐出する傾斜ノズルを含む、請求項14に記載の基板処理装置。
  17.  前記制御装置が、さらに前記回転ユニットを制御しており、
     前記制御装置が、前記リンス工程の後に、少なくとも前記回転ユニットによって、前記基板を静止状態とさせ、または前記鉛直軸線回りにパドル速度で前記基板を回転させることにより、前記基板の上面を覆うパドル状の液膜を形成させるパドル工程と、少なくとも前記回転ユニットによって、前記パドル工程の後に、前記液膜を前記基板の上面から排除させる排除工程であって、前記液膜に穴を形成させる穴形成工程と、前記穴を拡大させる工程とを有する排除工程とをさらに実行し、
     前記制御装置が、前記パドル工程において、前記リンス液ノズルからのリンス液の吐出を停止しながら、前記保護液ノズルから保護液を吐出させる工程を実行する、請求項14に記載の基板処理装置。
  18.  前記基板の上面が疎水性を呈している、請求項10または11に記載の基板処理装置。
