Abstract

Die Erfindung betrifft ein optoelektronisches Bauelement (100) aufweisend einen Halbleiterchip (2) zur Erzeugung einer Primärstrahlung im blauen Spektralbereich, ein Konversionselement (4), das im Strahlengang des Halbleiterchips (2) angeordnet ist und zur Erzeugung einer Sekundärstrahlung aus der Primärstrahlung eingerichtet ist, wobei das Konversionselement (4) zumindest einen ersten Leuchtstoff (9) als Konversionsmaterial umfasst, wobei der erste Leuchtstoff (9) (La1-xCax) 3Si6 (N1-yOy)11:Ce3+ mit 0 ≤ x ≤ 1 und 0 < y ≤ 1 ist, wobei eine aus dem Bauelement (100) austretende Gesamtstrahlung (G) weißes Mischlicht ist.

Beschreibung
Optoelektronisches Bauelement, Verfahren zur Herstellung eines optoelektronischen Bauelements und
Blitzlichtbeleuchtung für ein tragbares Gerät
Die Erfindung betrifft ein optoelektronisches Bauelement. Ferner betrifft die Erfindung ein Verfahren zur Herstellung eines optoelektronischen Bauelements. Ferner betrifft die Erfindung eine Blitzlichtbeleuchtung für ein tragbares Gerät.
Optoelektronische Bauelemente werden vorzugsweise für
Blitzlichtanwendungen in tragbaren Geräten, wie
beispielsweise Mobiltelefon oder Kameras, eingesetzt, da sie vorteilhaft ein emittiertes Spektrum, in dem möglichst viele Bereiche des sichtbaren Lichts mit einer ähnlichen Intensität vorhanden sind, aufweisen. Um für Blitzlichtanwendungen genügend Licht zur Verfügung stellen zu können, werden die optoelektronischen Bauelemente kurzzeitig gepulst oder im Dauerbetrieb mit hohen Stromstärken betrieben (Flash) . Um ein ausgewogenes optoelektronisches Bauelementspektrum erzeugen zu können, werden typischerweise ein blau emittierender
Halbleiterchip, insbesondere mit einer Dominanzwellenlänge zwischen 440 nm und 455 nm, mit einem oder mehreren
verschiedenen Leuchtstoffen beschichtet. Für einen hohen
Farbwiedergabeindex (CRI > 75) werden in der Regel zwei oder mehr Leuchtstoffe verwendet, um das sichtbare Spektrum ausreichend gut abdecken zu können. Zumeist ist dabei der gelb-grün emittierende Leuchtstoff aus dem Materialsystem der Granate und der rot-orange emittierende Leuchtstoff ein
Europium-dotiertes Material. Ein bekanntes Problem ist es, dass Europium-dotierte Verbindungen bei hohen Stromstärken häufig starke Effizienzeinbrüche zeigen, die zur Farbortinstabilität und auch zum Helligkeitsverlust des optoelektronischen Bauelements führen.
Eine Aufgabe der Erfindung ist es, ein optoelektronisches Bauelement bereitzustellen, das Strahlung im Betrieb des
Bauelements effizient emittiert. Ferner ist es Aufgabe einer Erfindung, ein Verfahren zur Herstellung eines
optoelektronischen Bauelements bereitzustellen, das ein effizientes Bauelement herstellt. Ferner ist Aufgabe der Erfindung, eine Blitzlichtbeleuchtung bereitzustellen, die effizient ist.
Diese Aufgaben werden durch ein optoelektronisches Bauelement gemäß dem unabhängigen Anspruch 1 gelöst. Vorteilhafte
Ausgestaltungen und Weiterbildungen der Erfindung sind
Gegenstand der abhängigen Ansprüche. Ferner werden diese Aufgaben durch ein Verfahren zur Herstellung eines
optoelektronischen Bauelements gemäß dem unabhängigen
Anspruch 14 gelöst. Ferner werden diese Aufgaben durch eine Blitzlichtbeleuchtung gemäß dem unabhängigen Anspruch 15 gelöst .
In zumindest einer Ausführungsform weist das
optoelektronische Bauelement einen Halbleiterchip auf. Der Halbleiterchip ist zur Erzeugung einer Primärstrahlung im blauen Spektralbereich eingerichtet. Das Bauelement weist ein Konversionselement auf. Das Konversionselement ist im
Strahlengang des Halbleiterchips angeordnet und ist zur
Erzeugung einer Sekundärstrahlung aus der Primärstrahlung eingerichtet. Das Konversionselement weist zumindest einen ersten Leuchtstoff als Konversionsmaterial auf oder besteht daraus, wobei der erste Leuchtstoff (La]__xCax) 3S15 (N]__ yOy) 11 : Ce^+ mit 0 -S x -S 1 und 0 -S y -S 1 ist. Die aus dem Bauelement austretende Gesamtstrahlung ist weißes Mischlicht.
Gemäß zumindest einer Ausführungsform ist der erste
Leuchtstoff (La]__xCax) 3S15 (N]__yOy) ]_]_ : Ce^+ mit 0 -S x -S 1 und 0
< y -S 1. Der erste Leuchtstoff weist also zwingend Sauerstoff auf. Insbesondere gilt: y = 0,001; 0,01; 0,1; 0,2; 0,3; 0,4; 0,5; 0,6; 0,7; 0,8 oder 0,95. Zusätzlich oder alternativ gilt: x = 0,001; 0,01; 0,1; 0,2; 0,3; 0,4; 0,5; 0,6; 0,7; 0,8 oder 0,95.
Gemäß zumindest einer Ausführungsform handelt es sich bei dem optoelektronischen Bauelement um eine Leuchtdiode, kurz LED.
Unter „Gesamtstrahlung" wird hier und im Folgenden eine
Mischstrahlung aus einer von dem zumindest einen
Halbleiterchip emittierten Primärstrahlung und einer von dem Konversionselement emittierten Sekundärstrahlung verstanden, die letztendlich das Bauelement verlässt. Das
Mischungsverhältnis aus Primärstrahlung und Sekundärstrahlung kann durch die Zusammensetzung und die Konzentration der entsprechenden Leuchtstoffe oder des Leuchtstoffs im
Konversionselement geregelt und gesteuert werden. Bei
Vollkonversion kann die Gesamtstrahlung auch lediglich die Sekundärstrahlung sein. Bei Teilkonversion kann die
Gesamtstrahlung die Summe aus Primärstrahlung des
Halbleiterchips und Sekundärstrahlung des Konversionselements sein. Die Sekundärstrahlung kann sich aus einer emittierten Strahlung von dem ersten Leuchtstoff und einer emittierten Strahlung von dem zweiten Leuchtstoff oder eines weiteren Leuchtstoffs zusammensetzen. Weißes Mischlicht des Bauelements wird hier insbesondere durch Teilkonversion erzeugt. Mit „weiß" wird hier und im Folgenden bezeichnet, dass die Gesamtstrahlung einen Farbort des CIE-Farbdiagramms mit Cx- und Cy-Wert entlang des
Planck 'sehen Lokus oder bei dessen Isothermen aufweist. Für Blitzlichtbeleuchtungen liegen die Farborte bevorzugt bei Farbtemperaturen zwischen 2000 und 8000K. Beispielsweise kann der Farbort im Bereich von Cx 0,3 bis 0,4 und Cy 0,3 bis 0,4 liegen. Der Farbort bezeichnet hier Punkte in oder auf einem Farbkörper, welcher im Farbraum mit geeigneten Koordinaten in seiner Lage beschrieben wird. Der Farbort repräsentiert für einen Betrachter die wahrgenommene Farbe. Beim Farbort handelt es sich um eine Koordinate oder Koordinaten, in dem von der CIE verabschiedeten Normvalenzsystem. Das CIE- Normvalenzsystem wird hier und im Folgenden auf den Standard von 1931 bezogen. Das CIE-Farbdiagramm bildet die Gesamtheit aller wahrnehmbaren Farben ab, das heißt den sichtbaren Teil der elektromagnetischen Strahlung. Innerhalb dieses Diagramms ist jede beliebige Farbe mittels drei Koordinaten, Cx, Cy und Cz, definiert, wobei zwei Koordinaten zur Farbbestimmung ausreichen, da die Summe aller drei Koordinaten stets 1 ergeben muss. Daher kann Cz leicht aus Cx und Cy errechnet werden. Eine solche Farbkoordinate wird hier als Farbort der Gesamtstrahlung bezeichnet.
Gemäß zumindest einer Ausführungsform weist das
optoelektronische Bauelement zumindest einen Halbleiterchip auf. Alternativ kann das optoelektronische Bauelement auch mehr als einen Halbleiterchip, beispielsweise einen weiteren Halbleiterchip, also zwei Halbleiterchips, aufweisen. Die
Halbleiterchips können einen gleichen Aufbau aufweisen. Der zumindest eine optoelektronische Halbleiterchip weist eine Halbleiterschichtenfolge auf. Die Halbleiterschichtenfolge beinhaltet eine aktive Schicht mit mindestens einem pn- Übergang und/oder mit einem oder mit mehreren
Quantentopfstrukturen . Die Halbleiterschichtenfolge des
Halbleiterchips basiert bevorzugt auf einem III-V- Verbindungshalbleitermaterial. Bei dem Halbleitermaterial handelt es sich bevorzugt um ein Nitrid- Verbindungshalbleitermaterial, wie AlnIn]__n_mGamN, oder auch um ein Phosphid-Verbindungshalbleitermaterial , wie
AlnIn]__n_mGamP, wobei jeweils 0 ^ n 1, 0 ^ m 1 und n + m < 1 ist. Ebenso kann es sich bei dem Halbleitermaterial um AlxGa]__xAs mit 0 < x < 1 handeln. Dabei kann die
Halbleiterschichtenfolge Dotierstoffe sowie zusätzliche
Bestandteile aufweisen. Der Einfachheit halber sind jedoch nur die wesentlichen Bestandteile des Kristallgitters der Halbleiterschichtenfolge, also AI, As, Ga, In, N oder P, angegeben, auch wenn diese teilweise durch geringe Mengen weiterer Stoffe ersetzt und/oder ergänzt sein können.
Im Betrieb des zumindest einen Halbleiterchips oder von zwei Halbleiterchips wird jeweils in der aktiven Schicht eine Primärstrahlung erzeugt. Eine Wellenlänge oder das
Wellenlängenmaximum der Primärstrahlung liegt bevorzugt im ultravioletten und/oder sichtbaren und/oder IR- Spektralbereich, insbesondere bei Wellenlängen zwischen einschließlich 420 nm bis einschließlich 800 nm, zum Beispiel zwischen einschließlich 440 nm und einschließlich 480 nm. Vorzugsweise ist der Halbleiterchip im Betrieb dazu
eingerichtet, Primärstrahlung aus dem blauen Spektralbereich zu erzeugen.
Gemäß zumindest einer Ausführungsform weist der
Halbleiterchip eine Halbleiterschichtenfolge aus InGaN auf. Zusätzlich oder alternativ kann die Primärstrahlung ein Wellenlängenmaximum zwischen einschließlich 380 nm und einschließlich 480 nm aufweisen.
Gemäß zumindest einer Ausführungsform weist das
optoelektronische Bauelement einen weiteren Halbleiterchip auf, der zur Erzeugung einer weiteren Primärstrahlung im blauen Spektralbereich eingerichtet ist. Insbesondere sind der Halbleiterchip und der weitere Halbleiterchip in einer gemeinsamen Ausnehmung angeordnet, wobei das
Konversionselement als Verguss ausgeformt ist und beide
Halbleiterchips formschlüssig umgibt. Mit formschlüssig wird hier und im Folgenden bezeichnet, dass das Konversionselement sowohl die Strahlungsaustrittsflächen als auch die
Seitenflächen der jeweiligen Halbleiterchips direkt
mechanisch und/oder elektrisch umgibt.
Hier und im Folgenden bezeichnen Farbangaben in Bezug auf emittierende Konversionselemente und/oder Gesamtstrahlung und/oder emittierende Halbleiterchips den jeweiligen
Spektralbereich der elektromagnetischen Strahlung.
Gemäß zumindest einer Ausführungsform weist das Bauelement ein Konversionselement auf. Das Konversionselement ist im Strahlengang des Halbleiterchips angeordnet. Insbesondere ist das Konversionselement direkt auf dem Halbleiterchip, also auf seiner Strahlungsaustrittsfläche, angeordnet. Direkt meint hier und im Folgenden, dass das Konversionselement unmittelbar auf der Strahlungsaustrittsfläche des
Halbleiterchips angeordnet ist, wobei also keine weiteren Schichten oder Elemente zwischen dem Halbleiterchip und dem Konversionselement, wie beispielsweise Kleberschichten, vorhanden sind. Alternativ kann das Konversionselement und der Halbleiterchip auch voneinander räumlich beabstandet sein. Beispielsweise kann dann zwischen dem Halbleiterchip und dem
Konversionselement eine Kleberschicht angeordnet sein.
Das Konversionselement ist dazu eingerichtet, die von dem zumindest einen Halbleiterchip emittierte Primärstrahlung oder die Gesamtprimärstrahlung, falls mehr als ein
Halbleiterchip vorhanden ist, zumindest teilweise zu
absorbieren und in eine Sekundärstrahlung vorzugsweise mit einer Wellenlänge verschieden von der Wellenlänge der
Primärstrahlung, insbesondere längerer Wellenlänge, zu konvertieren. Das Konversionselement umfasst zumindest einen ersten Leuchtstoff. Insbesondere weist das Konversionselement neben dem ersten Leuchtstoff einen zusätzlichen zweiten
Leuchtstoff auf oder besteht daraus.
Gemäß zumindest eine Ausführungsform ist der erste
Leuchtstoff (La]__xCax) 3S15 (N]__yOy) ]_]_ : Ce3+ mit 0 -S x -S 1 und 0 < y < 1. Vorzugsweise ist 0,5 -S x -S 1, beispielsweise x = 0,6. Alternativ oder zusätzlich ist 0,5 -S y -S 1,
beispielsweise y = 0,5. Vorzugsweise ist 0 ^ x ^ 0,5, beispielsweise x = 0,1. Alternativ oder zusätzlich ist 0 < y -S 0,5, beispielsweise y = 0,1.
Gemäß zumindest einer Ausführungsform weist der erste
Leuchtstoff ein Wellenlängenmaximum zwischen einschließlich 530 nm und einschließlich 570 nm, vorzugsweise zwischen einschließlich 555 nm und einschließlich 560 nm,
beispielsweise 557 nm, auf. Gemäß zumindest einer Ausführungsform weist das
Konversionselement ausschließlich den ersten Leuchtstoff als Konversionsmaterial auf. Mit anderen Worten weist das
Konversionselement also keinen weiteren Leuchtstoff auf, der eine Primärstrahlung in eine Sekundärstrahlung konvertiert. Insbesondere liegt der Farbort des Bauelements auf der
Planck' sehen Schwarzkörperkurve zwischen 6000K und 3500K. Der erste Leuchtstoff kann in einem nicht emittierenden
Matrixmaterial eingebettet sein.
Gemäß zumindest einer Ausführungsform weist der erste
Leuchtstoff einen Farbort für Cx zwischen 0,420 und 0,490 und für Cy zwischen 0,500 und 0,560 auf. Gemäß zumindest einer Ausführungsform ist der erste
Leuchtstoff La3Si6 (N1--yOy) n :Ce3+ mit 0 < y < 0,05.
Gemäß zumindest einer Ausführungsform weist das
Konversionselement ausschließlich einen Cer-dotierten
Leuchtstoff oder mehrere Cer-dotierte Leuchtstoffe als
Konversionsmaterialien auf. Vorzugsweise weist das
Konversionselement lediglich den ersten Leuchtstoff, der ein Cer-dotierter Leuchtstoff ist, als Konversionsmaterial auf oder besteht daraus. Der erste Leuchtstoff kann stärker rot verschobene Farborte erreichen als beispielsweise ein Granat, wie (Y, Lu) 3 (AI , Ga) 50]_2 : Ce3+ . Es lassen sich auch in einer
Mischung aus mehreren Cer-dotierten Leuchtstoffen niedrigere Farbtemperaturen (CCTs) erreichen als beispielsweise mit Materialien vom Granattyp. Dabei zeigen Cer-dotierte
Leuchtstoffe in der Regel eine bessere Stabilität gegenüber Hochstromquenchen als beispielsweise Europium-dotierte
Leuchtstoffe . Gemäß zumindest einer Ausführungsform weist das Konversionselement einen zweiten Leuchtstoff auf. Der zweite Leuchtstoff ist vorteilhaft ein Cer-dotierter
(Y, Lu) 3 (AI , Ga) 50]_2 · Das weiße Mischlicht des Bauelements setzt sich aus der Primärstrahlung des Halbleiterchips, der emittierten Strahlung des ersten Leuchtstoffs und der emittierten Strahlung des zweiten Leuchtstoffs zusammen.
Gemäß zumindest einer Ausführungsform ist der zweite
Leuchtstoff aus einer Gruppe ausgewählt ist, die (Ca,
Sr) AlSiN3 :Eu2+ , Sr (Ca, Sr) Si2A12N6 : Eu2+ ,
(Sr, Ca) AlSiN3*Si2N20:Eu2+, (Ca, Ba, Sr) 2Si5N8 :Eu2+,
(Sr, Ca) [LiA13N4] :Eu2+ und (Ba, Sr) 2Si5N8 : Eu2+ umfasst. Gemäß zumindest einer Ausführungsform ist der zweite
Leuchtstoff ein Europium-dotierter (Ca, Sr) AIS1N3 oder
(Ba, Sr) 2Si5 8.
Gemäß zumindest einer Ausführungsform werden der erste
Leuchtstoff und gegebenenfalls der zweite Leuchtstoff in einem Matrixmaterial eindispergiert . Zusätzlich ist das
Konversionselement direkt auf der Strahlungsaustrittsfläche des Halbleiterchips angeordnet oder dieser nachgeordnet. Als Matrixmaterial kann beispielsweise Silikon, wie
Dimethylvinylsiloxan und/oder Vinylalkylpolysiloxan, verwendet werden. Alternativ kann als Matrixmaterial auch Epoxyharz oder Hybridmaterialien, beispielsweise Ormocere, verwendet werden. Dabei kann der Anteil des dispergierten ersten Leuchtstoffs oder aller Konvertermaterialien in dem Matrixmaterial zwischen 1 Gew% und 50 Gew% sein.
Gemäß zumindest einer Ausführungsform ist das
Konversionselement als Schichtsystem ausgeformt. Das
Schichtsystem umfasst zumindest zwei Schichten, wobei die erste Schicht den ersten Leuchtstoff und die zweite Schicht den zweiten Leuchtstoff aufweist. Insbesondere ist die zweite Schicht zwischen dem Halbleiterchip und der ersten Schicht angeordnet. Alternativ ist die erste Schicht zwischen dem Halbleiterchip und der zweiten Schicht angeordnet.
Ist die erste Schicht zwischen dem Halbleiterchip und der zweiten Schicht angeordnet, so bedeutet dies, dass die erste Schicht dem Halbleiterchip direkt nachgeordnet ist. Ist die zweite Schicht zwischen dem Halbleiterchip und der ersten
Schicht angeordnet, so bedeutet dies, dass die zweite Schicht dem Halbleiterchip in Strahlungsrichtung direkt nachgeordnet ist . Die einzelnen Schichten des Schichtsystems des
Konversionselements können eine Schichtdicke von 20 ym bis 200 ym aufweisen.
Gemäß zumindest einer Ausführungsform ist das
Konversionselement als Keramik ausgeformt.
Die Erfinder haben erkannt, dass durch die Verwendung des ersten Leuchtstoffs (La]__xCax) 3S15 (N]__yOy) ]_]_ : Ce^+ mit 0 ^ x ^
1 und 0 ^ y ^ 1 im Konversionselement ein stärker rötlich verschobener Farbort bei niedrigeren CCTs erzeugt werden kann, verglichen mit Granat-Leuchtstoffen, wie beispielsweise
(Y, Lu) 3 (AI , Ga) 5O12 : Ce3+ . Zudem zeigt das optoelektronische
Bauelement eine weniger starke Farbortverschiebung über den Strom und einen geringeren Helligkeitsverlust, da
ausschließlich Cer-dotierte Leuchtstoffe verwendet werden und damit ein mögliches Quenchen bei Hochströmen vermieden wird. Zum anderen ist durch die Verwendung des erfindungsgemäßen optoelektronischen Bauelements eine höhere Stromdichte möglich .
Es wird weiterhin ein Verfahren zur Herstellung eines optoelektronischen Bauelements angegeben. Vorzugsweise wird mit diesem Verfahren das oben beschriebene optoelektronische Bauelement hergestellt. Dabei gelten alle Definitionen und Ausführungen für das Verfahren, wie oben für das
optoelektronische Bauelement angegeben und umgekehrt.
Gemäß zumindest einer Ausführungsform des Verfahrens weist dieses die Schritte auf:
A) Bereitstellen eines Halbleiterchips zur Erzeugung einer Primärstrahlung im blauen Spektralbereich,
B) Bereitstellen eines Konversionselements, das im
Strahlengang des Halbleiterchips angeordnet ist und zur
Erzeugung einer Sekundärstrahlung aus der Primärstrahlung eingerichtet ist, wobei das Konversionselement zumindest einen ersten Leuchtstoff als Konversionsmaterial umfasst, wobei der erste Leuchtstoff (La]__xCax) 3S15 (N]__yOy) ]_]_ : Ce^+ mit
0 ^ x ^ 1 und 0 ^ y ^ 1 ist, wobei eine aus dem Bauelement austretende Gesamtstrahlung weißes Mischlicht ist.
Die Erfindung betrifft ferner eine Blitzlichtbeleuchtung für ein tragbares Gerät. Vorzugsweise weist die
Blitzlichtbeleuchtung das oben beschriebene optoelektronische Bauelement auf. Dabei gelten alle gemachten Definitionen und Ausführungen für das optoelektronische Bauelement auch für die Blitzlichtbeleuchtung und umgekehrt. Insbesondere wird die hier beschriebene Blitzlichtbeleuchtung für tragbare Geräte, insbesondere für Mobiltelefone oder Kameras, eingesetzt. Weitere Vorteile, vorteilhafte Ausführungsformen und
Weiterbildungen ergeben sich aus den im Folgenden in
Verbindung mit den Figuren beschriebenen
Ausführungsbeispielen . Es zeigen:
Die Figuren 1 bis 7D jeweils eine schematische
Schnittdarstellung eines optoelektronischen Bauelements gemäß einer Ausführungsform, die Figur 8 ein CIE-Farbdiagramm gemäß einer Ausführungsform, und die Figur 9 ein Emissionsspektrum gemäß einer
Ausführungsform.
In den Ausführungsbeispielen von Figuren können gleiche, gleichartige oder gleich wirkende Elemente jeweils mit denselben Bezugszeichen versehen sein. Die dargestellten Elemente und deren Größenverhältnisse untereinander sind nicht als maßstabsgerecht anzusehen. Vielmehr können einzelne Elemente, wie zum Beispiel Schichten, Bauteile, Bauelemente und Bereiche, zur besseren Darstellbarkeit und/oder zum besseren Verständnis übertrieben groß dargestellt werden.
Die Figur 1 zeigt eine schematische Seitenansicht eines optoelektronischen Bauelements 100 gemäß einer
Ausführungsform. Das optoelektronische Bauelement 100 weist ein Substrat 1 auf. Das Substrat 1 kann beispielsweise ein Halbleiter oder Keramikwafer, zum Beispiel ein geformtes Material aus Saphir, Silizium, Germanium, Siliziumnitrid, Aluminiumoxid, Titandioxid, einer lumineszierenden Keramik, wie zum Beispiel YAG, sein. Ferner ist es möglich, dass das Substrat ein Printed Circuit Board, PCB, ein metallischer Leiterrahmen oder eine andere Art von Verbindungsträger ist. Auf dem Substrat kann zumindest ein Halbleiterchip 2
angeordnet sein. Der Halbleiterchip 2 kann beispielsweise ein Indiumgalliumnitrid-Halbleiterchip sein. Der Halbleiterchip 2 ist vorzugsweise dazu eingerichtet, im Betrieb des
optoelektronischen Bauelements 100 Strahlung aus dem blauen Spektralbereich, beispielsweise zwischen 440 nm und 480 nm, zu emittieren. Dem Halbleiterchip 2 ist ein
Konversionselement 4 nachgeordnet. Das Konversionselement 4 ist im Strahlengang des Halbleiterchips 2 angeordnet und dazu eingerichtet, die von dem Halbleiterchip emittierte
Primärstrahlung in eine Sekundärstrahlung mit veränderter meist längerer Wellenlänge zu konvertieren. Zwischen dem Konversionselement 4 und dem Halbleiterchip 2 kann optional eine Kleberschicht 3 vorhanden sein. Die Kleberschicht 3 kann ein hochbrechendes oder ein niedrigbrechendes Material sein. Das Konversionselement 4 kann zumindest den ersten
Leuchtstoff 9 (La]__xCax) 3S15 (N]__yOy) ]_]_ : Ce^+ mit 0 ^ x ^ 1 und 0 ^ y ^ 1 aufweisen. Optional kann das Konversionselement 4 einen zusätzlichen zweiten Leuchtstoff 10 aufweisen. Die Leuchtstoffe oder der Leuchtstoff 9, 10 können in einem
Matrixmaterial, beispielsweise aus Silikon, eingebettet sein. Je nach Wahl des Matrixmaterials und nach dessen
Brechungsindex kann die Kleberschicht gewählt sein. Das optoelektronische Bauelement kann ferner optional ein
Reflexionselement 5, beispielsweise aus Titandioxid,
aufweisen. Das Reflexionselement 5 umgibt sowohl die Seitenflächen des Halbleiterchips als auch die Seitenflächen des Konversionselements 4. Das optoelektronische Bauelement 100 ist dazu eingerichtet, als Gesamtstrahlung G weißes
Mischlicht zu emittieren.
Erfindungsgemäß wird ein Konversionselement bereitgestellt, das zumindest aus einem oder mehreren Cer-dotierten
Leuchtstoffen geformt ist. Das Konversionselement weist zumindest den ersten Leuchtstoff (La]__xCax) 3S15 (N]__ yOy) n:Ce3+ mit 0 < x < 1 und 0 < y < 1 auf. Weitere
Leuchtstoffe können in dem Konversionselement, beispielsweise der zweite Leuchtstoff (Y, Lu) 3 (AI, Ga) 5O12 : Ce3+ , vorhanden sein. Alternativ kann auch der erste Leuchtstoff mit einer anderen stöchiometrischen Zusammensetzung und damit einem anderen Emissionsverhalten in dem Konversionselement 4 vorhanden sein. Die Leuchtstoffe können in Silikon-, Epoxy- oder Hybridmaterialien eingebettet sein. Alternativ können die Leuchtstoffe auch als Keramik ausgeformt sein. Dabei sind die Wahl der Mischungsverhältnisse und die Konzentration der Leuchtstoffe von der jeweiligen Farbtemperatur des weißen optoelektronischen Bauelements abhängig. Vorzugsweise liegt die Farbtemperatur im Bereich von 1000 bis 20000 K, besonders bevorzugt im Bereich von 2300 bis 7500 K. Die
Emissionsfarborte des weißen optoelektronischen Bauelements liegen vorzugsweise in der Nähe beziehungsweise auf dem
Planck 'sehen Lokus oder auf der Planck 'sehen
Schwarzkörperkurve beziehungsweise in der Nähe oder auf den jeweiligen Isothermen. Das Konversionselement 4 wird auf einem blau emittierenden Halbleiterchip 2 aufgebracht.
Insbesondere ist der Halbleiterchip 2 ein
Indiumgalliumnitrid-Chip mit einem Wellenlängenmaximum im Bereich von 380 nm bis 480 nm. Die Farborte des ersten Leuchtstoffs können im Bereich von Cx zwischen 0,420 und 0,490 und für Cy zwischen 0,500 und 0,560 für eine
Anregungswellenlänge von 455 nm sein. Die Peakwellenlängen des ersten Leuchtstoffs können bei einer Anregungswellenlänge von 455 nm im Bereich zwischen einschließlich 530 nm und einschließlich 570 nm sein.
Alternativ können auch mehr als ein Halbleiterchip in dem optoelektronischen Bauelement vorhanden sein. Insbesondere sind die weiteren Halbleiterchips zur Emission einer weiteren Primärstrahlung im Wellenlängenbereich zwischen
einschließlich 380 nm und 480 nm eingerichtet. Auch auf dem weiteren Halbleiterchip kann ein Konversionselement 4, das insbesondere einen Cer-dotierten ersten Leuchtstoff aufweist, vorhanden sein. Zusätzlich können noch weitere,
beispielsweise ein zweiter Leuchtstoff, in dem
Konversionselement 4 vorhanden sein. Die resultierenden
Farborte des weißen optoelektronischen Bauelements sind dabei wie oben beschrieben analog.
Bevorzugt wird der korrespondierende Farbort auf der
Planck 'sehen Schwarzkörperkurve bei einem Betrieb mit
gleichem Strom für die Halbleiterchips, insbesondere für zwei Halbleiterchips, erreicht. Beispielsweise kann eine Isotherme im Bereich von 1000 K bis 5000 K liegen und die zweite
Isotherme kann im Bereich von 5001 bis 20000 K liegen.
Bevorzugt liegen eine Isotherme im Bereich von 2300 K bis 4500 K und die andere Isotherme im Bereich von 4501 K bis 7500 K. Dabei ist es möglich, dass mehrere Halbleiterchips einen gemeinsamen Lichtweg haben. Mit anderen Worten weist dieses optoelektronische Bauelement einen modularen Aufbau auf. Alternativ kann auch jeder Halbleiterchip seinen
separaten Lichtweg oder Strahlengang aufweisen. Die Farborte der Materialien des ersten Leuchtstoffs können beispielsweise bei einer Anregungswellenlänge von 455 nm im Bereich von Cx = 0,420 bis 0,490 und für Cy = 0,500 bis 0,560 liegen. Die Peakwellenlänge des ersten Leuchtstoffs kann bei einer
Anregungswellenlänge von 455 nm im Bereich von 530 nm bis 570 nm liegen.
Die Figur 2 zeigt eine schematische Seitenansicht eines optoelektronischen Bauelements 100 gemäß einer
Ausführungsform. Das optoelektronische Bauelement 100 der
Figur 2 unterscheidet sich von dem der Figur 1 dadurch, dass das Bauelement kein Substrat 1 aufweist. Das Bauelement 100 der Figur 2 ist also substratlos und weist Kontaktstege 6 auf. Der Halbleiterchip 2 ist hier insbesondere als Flip-Chip ausgeformt, weist also die zur Kontaktierung erforderlichen Kontaktstege 6 an einer Seitenfläche auf.
Die Figur 3 zeigt eine schematische Seitenansicht eines optoelektronischen Bauelements 100 gemäß einer
Ausführungsform. Die Figur 3 unterscheidet sich von dem
Bauelement 100 der Figur 1 dadurch, dass es zusätzlich eine Linse 7 aufweist. Die Linse kann beispielsweise aus Silikon geformt sein und dem Konversionselement 4 direkt, also in direktem mechanischem und elektrischem Kontakt, nachgeordnet sein.
Die Figur 4 zeigt eine schematische Seitenansicht eines optoelektronischen Bauelements 100 gemäß einer
Ausführungsform. Das Bauelement 100 der Figur 4 unterscheidet sich beispielsweise von dem Bauelement 100 der Figur 1 dadurch, dass das Konversionselement 4 als Schichtsystem 41, 42 ausgeformt ist. Das Konversionselement 4 weist eine erste Schicht 41, die zumindest den ersten Leuchtstoff 9 aufweist, und eine zweite Schicht 42, die zumindest den zweiten
Leuchtstoff 10 aufweist, auf. Die beiden Schichten 41, 42 sind durch eine weitere Klebeschicht 31, die optional vorhanden sein kann, voneinander räumlich getrennt. Im Fall des Bauelements 100 der Figur 4 ist die zweite Schicht 42 zwischen der ersten Schicht 41 und dem Halbleiterchip 2 angeordnet. Die zweite Schicht 42 ist insbesondere dazu eingerichtet, Strahlung aus dem grünen Spektralbereich zu emittieren. Die erste Schicht 41 ist insbesondere dazu eingerichtet, Strahlung aus dem roten Spektralbereich zu emittieren. Der Halbleiterchip 2 ist insbesondere dazu eingerichtet, Primärstrahlung aus dem blauen Spektralbereich zu emittieren, sodass die Gesamtstrahlung G eine Kombination aus der Primärstrahlung des Halbleiterchips 2 und den beiden Sekundärstrahlungen der Schichten 41, 42 des
Konversionselements 4 sind. Die Gesamtstrahlung G ist dann insbesondere weißes Mischlicht.
Die Figur 5 zeigt eine Seitenansicht eines optoelektronischen Bauelements 100 gemäß einer Ausführungsform. Das
optoelektronische Bauelement 100 der Figur 5 unterscheidet sich von dem optoelektronischen Bauelement 100 der Figur 4 dadurch, dass die Schichten 41, 42 des Konversionselements 4 vertauscht sind. Mit anderen Worten ist die erste Schicht 41 bei dem Bauelement 100 der Figur 5 nun zwischen dem
Halbleiterchip 2 und der zweiten Schicht 42 angeordnet. Mit anderen Worten ist somit die rot emittierende erste Schicht 41 des Konversionselements 4 dem Halbleiterchip 2
nachgeordnet und die grün, gelb oder grüngelb emittierende zweite Schicht 42 des Konversionselements 4 der rot
emittierenden ersten Schicht 41 nachgeordnet. Die Figur 6A zeigt eine schematische Seitenansicht eines optoelektronischen Bauelements 100 gemäß einer
Ausführungsform. Das optoelektronische Bauelement 100 der Figur 6 ist nahezu identisch wie das optoelektronische
Bauelement 100 der Figur 1 aufgebaut mit Ausnahme, dass das Bauelement der Figur 6 zusätzlich eine Schutzdiode (ESD) 8 aufweist. Diese Schutzdiode 8 kann optional in dem Bauelement vorhanden sein und lateral von dem Halbleiterchip 2
beabstandet sein. Die Schutzdiode 8 kann auf dem Substrat 1 innerhalb der Ausnehmung 4 eines Bauelements angeordnet sein. Das Reflexionselement 5 kann Teil eines Gehäuses sein.
Die Figur 6B zeigt eine schematische Seitenansicht eines optoelektronischen Bauelements 100 gemäß einer
Ausführungsform. Das Bauelement der Figur 6B unterscheidet sich von dem Bauelement 100 der Figur 6A dadurch, dass das Bauelement 100 einen weiteren Halbleiterchip 21 aufweist. Mit anderen Worten weist das Bauelement 100 nun zwei
Halbleiterchips 2, 21 auf. Die beiden Halbleiterchips 2, 21 sind lateral voneinander beabstandet und auf dem Substrat 1 angeordnet. Ferner kann optional eine Schutzdiode (ESD) 8 vorhanden sein. Die beiden Halbleiterchips 2, 21 können in einer gemeinsamen Ausnehmung 12 angeordnet sein. Das
Konversionselement 4 ist in dem Fall als Verguss ausgeführt und weist vorzugsweise den ersten Leuchtstoff 9 und zweiten Leuchtstoff 10 dispergiert in einem Matrixmaterial auf (hier nicht gezeigt) .
Die Figuren 7A und 7B zeigen jeweils eine schematische
Seitenansicht eines optoelektronischen Bauelements 100 gemäß einer Ausführungsform. Das Bauelement 100 der Figur 7A unterscheidet sich von dem Bauelement der Figur 1 dadurch, dass das Bauelement der Figur 7A zusätzlich eine Linse 7 aufweist. Die Linse 7 kann
beispielsweise aus Silikon geformt sein. Die Linse 7 ist insbesondere dem Konversionselement 4 direkt nachgeordnet.
Das optoelektronische Bauelement 100 der Figur 7B
unterscheidet sich von dem Bauelement der Figur 2 dadurch, dass das Bauelement der Figur 7B zusätzlich eine Linse 7 aufweist, die dem Konversionselement 4 direkt nachgeordnet ist .
Die Figur 7C zeigt eine schematische Seitenansicht eines optoelektronischen Bauelements 100 gemäß einer
Ausführungsform. Das optoelektronische Bauelement 100 der Figur 7C weist zwei Halbleiterchips 2 auf, die jeweils auf einem Substrat 1, also insgesamt zwei Substrate 1, angeordnet sind. Den jeweiligen Halbleiterchips 2 sind eine
Konversionsschicht 4 nachgeordnet. Die Konversionsschicht 4 und der Halbleiterchip 2 sind optional durch eine
Kleberschicht 3 voneinander separiert. Optional können der Halbleiterchip und das Konversionselement in einem
Reflektorverguss 5 beispielsweise aus Titandioxid jeweils eingebettet sein. Die beiden Halbleiterchips 2 weisen eine gemeinsame Linse 7 auf, die Stoff- und formschlüssig auf der Strahlungsaustrittsfläche der jeweiligen Konversionselemente 4 angeordnet ist.
Die Figur 7D zeigt eine schematische Seitenansicht eines optoelektronischen Bauelements 100 gemäß einer
Ausführungsform. Auch das Bauelement 100 der Figur 7D weist zwei Halbleiterchips 2 auf. Im Vergleich zu dem Bauelement 100 der Figur 7C unterscheidet sich das Bauelement 100 der Figur 7D dadurch, dass jeder Halbleiterchip 2 seine eigene Linse 7 aufweist. Alternativ können im Vergleich zu den
Bauelementen 100 der Figuren 7C und 7D ein optoelektronisches Bauelement 100 auch mehr als zwei Halbleiterchips,
beispielsweise vier, fünf, sechs, sieben, acht, neun, zehn Halbleiterchips, vorhanden sein. Mehrere Halbleiterchips können eine gemeinsame Linse 7 oder jeder Halbleiterchip kann seine eigene separate Linse 7 aufweisen. Die in den Figuren 1 bis 7D außer Figur 2 gezeigten
optoelektronischen Bauelemente 100 können alternativ auch kein Substrat 1 aufweisen. Das optoelektronische Bauelement 100 der Figur 2 kann alternativ zusätzlich ein Substrat 1 aufweisen, das insbesondere der der Strahlungsaustrittsfläche abgewandten Seite des Halbleiterchips 2 angeordnet ist.
Die Figur 8 zeigt ein CIE-Farbnormdiagramm. Es ist die Cy- Koordinate in Abhängigkeit von der Cx-Koordinate dargestellt. Die Kreise 8-1 bis 8-3 zeigen jeweils einen ersten
Leuchtstoff. Die Leuchtstoffe unterscheiden sich in ihrer stöchiometrischen Zusammensetzung und ihrem Dotierungsgrad gemäß der Summenformel La3Si6 (Nl-yOy) 11 : Ce3+ mit 0 < y < 0,05. Der mit 8-1 gekennzeichnete erste Leuchtstoff weist einen Farbort von Cx 0,42 bis 0,44 und Cy 0,53 bis 0,57 auf. Der mit 8-2 gekennzeichnete erste Leuchtstoff weist einen Farbort von Cx 0,43 bis 0,48 und Cy 0,51 bis 0,56 auf. Der mit 8-3 gekennzeichnete erste Leuchtstoff weist einen Farbort von Cx 0,45 bis 0,49 und Cy 0,50 bis 0,55 auf. Die Nummerierung 8-0 zeigt hier den Farbort der
Primärstrahlung. Die Kurve 12 zeigt die Planck' sehe
Schwarzkörperkurve. Das Viereck 8-4 zeigt 4000 K ANSI. ANSI ist die Abkürzung für „American National Standards Institute". Hier wird von ANSI ein bestimmter Farbtemperatur- Bereich, hier 4000 K standardisiert. Das heißt, wenn der Farbort bzw. die CCT innerhalb des entsprechenden
aufgespannten Vierecks variiert, kann sie dennoch nach ANSI als 4000 K bezeichnet werden. Entsprechendes gilt auch für die anderen Farbtemperaturen. Das Viereck 8-5 zeigt 4500 K ANSI. Das Viereck 8-6 zeigt 5000 K ANSI. Das Viereck 8-7 zeigt 5700 K ANSI und das Viereck 8-8 zeigt 6500 K ANSI. Aus dem CIE-Farbnormdiagramm ist erkennbar, dass die Verwendung eines blau emittierenden Halbleiterchips und zumindest eines ersten Leuchtstoffs ein Bauelement erzeugt werden kann, das effizient weißes Mischlicht emittiert.
Die Figur 9 zeigt ein Emissionsspektrum der Gesamtstrahlung gemäß einer Ausführungsform. Das Emissionsspektrum zeigt die Primärstrahlung des Halbleiterchips 2 aus dem blauen
Spektralbereich, sowie die Sekundärstrahlung des
Konversionselements 4, das im Strahlengang des
Halbleiterchips 2 angeordnet ist. Das Konversionselement 4 weist den ersten Leuchtstoff 9 als Konversionsmaterial (Lai- xCax) 3Si6 (Ni-yOy) n:Ce3+ mit 0 < x < 1 und 0 < y < 1 auf. Die Gesamtstrahlung ist weißes Mischlicht bei 4500 K.
Die in Verbindung mit den Figuren beschriebenen
Ausführungsbeispiele und deren Merkmale können gemäß weiterer Ausführungsbeispiele auch miteinander kombiniert werden, auch wenn solche Kombinationen nicht explizit in den Figuren gezeigt sind. Weiterhin können die in Verbindung mit den Figuren beschriebenen Ausführungsbeispiele zusätzliche oder alternative Merkmale gemäß der Beschreibung im allgemeinen Teil aufweisen. Die Erfindung ist nicht durch die Beschreibung anhand der Ausführungsbeispiele auf diese beschränkt. Vielmehr umfasst die Erfindung jedes neue Merkmal sowie jede Kombination von Merkmalen, was insbesondere jede Kombination von Merkmalen in den Patentansprüchen beinhaltet, auch wenn dieses Merkmal oder diese Kombination selbst nicht explizit in den
Patentansprüchen oder Ausführungsbeispielen angegeben ist.

Claims

Patentansprüche
1. Optoelektronisches Bauelement (100) aufweisend
- einen Halbleiterchip (2) zur Erzeugung einer
Primärstrahlung im blauen Spektralbereich,
- ein Konversionselement (4), das im Strahlengang des
Halbleiterchips (2) angeordnet ist und zur Erzeugung einer Sekundärstrahlung aus der Primärstrahlung eingerichtet ist, wobei das Konversionselement (4) zumindest einen ersten
Leuchtstoff (9) als Konversionsmaterial umfasst, wobei der erste Leuchtstoff (9) (La]__xCax) 3S15 (N]__yOy) ]_]_ : Ce^+ mit 0 ^ x < 1 und 0 < y < 1 ist,
wobei eine aus dem Bauelement (100) austretende
Gesamtstrahlung (G) weißes Mischlicht ist.
2. Optoelektronisches Bauelement (100) nach Anspruch 1, wobei der erste Leuchtstoff (9) ein Wellenlängenmaximum zwischen einschließlich 530 nm und einschließlich 570 nm aufweist .
3. Optoelektronisches Bauelement (100) nach einem der vorhergehenden Ansprüche,
wobei das Konversionselement (4) ausschließlich den ersten Leuchtstoff (9) als Konversionsmaterial aufweist, wobei der Farbort des Bauelements auf der Planck ' schen-
Schwarzkörperkurve zwischen 6000 K und 3500 K liegt.
4. Optoelektronisches Bauelement (100) nach einem der vorhergehenden Ansprüche,
wobei der Halbleiterchip (2) eine Halbleiterschichtenfolge aus InGaN aufweist und die Primärstrahlung ein
Wellenlängenmaximum zwischen einschließlich 380 nm und einschließlich 480 nm aufweist.
5. Optoelektronisches Bauelement (100) nach einem der
vorhergehenden Ansprüche,
wobei der erste Leuchtstoff (9) einen Farbort für Cx zwischen 0,420 und 0,490 und für Cy zwischen 0,5000 und 0,560
aufweist .
6. Optoelektronisches Bauelement (100) nach einem der
vorhergehenden Ansprüche,
wobei der erste Leuchtstoff (9) La3Sig (N]__yOy) ]_1 : Ce^ " mit 0 ^ y < 0,05 ist.
7. Optoelektronisches Bauelement (100) nach einem der
vorhergehenden Ansprüche,
wobei das Konversionselement (4) einen zweiten Leuchtstoff aufweist, so dass das weiße Mischlicht des Bauelements aus der Primärstrahlung des Halbleiterchips (2), der emittierten Strahlung des ersten und zweiten Leuchtstoffs (9, 10) erzeugt ist, wobei der zweite Leuchtstoff (10) ein Ce-dotierter
(Y,Lu)3(Al,Ga)5012 ist.
8. Optoelektronisches Bauelement (100) nach einem der
vorhergehenden Ansprüche,
wobei der zweite Leuchtstoff aus einer Gruppe ausgewählt ist, die (Ca, Sr) AlSiN3 : Eu2+, Sr (Ca, Sr) Si2Al2N6 : Eu2+,
(Sr, Ca) AlSiN3*Si2N20:Eu2+, (Ca,Ba, Sr) 2Si5N8:Eu2+,
(Sr, Ca) [LiAl3N4] :Eu2+ und (Ba, Sr) 2Si5N8 : Eu2+ umfasst.
9. Optoelektronisches Bauelement (100) nach einem der
vorhergehenden Ansprüche,
wobei das Konversionselement (4) ausschließlich Cer-dotierte Leuchtstoffe als Konversionsmaterialien aufweist.
10. Optoelektronisches Bauelement (100) nach einem der vorhergehenden Ansprüche,
wobei erste Leuchtstoff (9) und der zweite Leuchtstoff (10) in einem Matrixmaterial (11) dispergiert sind und direkt einer Strahlungsaustrittsfläche des Halbleiterchips (2) nachgeordnet ist, wobei das Matrixmaterial (11) ein Silikon-, Epoxy- oder Hybridmaterial ist.
11. Optoelektronisches Bauelement (100) nach einem der vorhergehenden Ansprüche,
wobei das Konversionselement (4) als Schichtsystem aus mindestens zwei Schichten (41, 42) ausgeformt ist, wobei die erste Schicht (41) den ersten Leuchtstoff (9) und die zweite Schicht (42) den zweiten Leuchtstoff (10) aufweist, wobei die zweite Schicht (42) zwischen dem Halbleiterchip (2) und der ersten Schicht (41) angeordnet ist.
12. Optoelektronisches Bauelement (100) nach einem der vorhergehenden Ansprüche,
das einen weiteren Halbleiterchip (21) aufweist, der zur Erzeugung einer weiteren Primärstrahlung im blauen
Spektralbereich eingerichtet ist, wobei die Hableiterchips (2, 21) in einer gemeinsamen Ausnehmung (12) angeordnet sind, wobei das Konversionselement (4) als Verguss ausgeformt ist und beide Halbleiterchips (2, 21) formschlüssig umgibt.
13. Optoelektronisches Bauelement (100) nach einem der vorhergehenden Ansprüche,
wobei das Konversionselement (4) als Keramik ausgeformt ist.
14. Verfahren zur Herstellung eines optoelektronischen
Bauelements nach einem der Ansprüche 1 bis 13 mit den
Schritten : A) Bereitstellen eines Halbleiterchips (2) zur Erzeugung einer Primärstrahlung im blauen Spektralbereich,
B) Bereitstellen eines Konversionselements (4), das im
Strahlengang des Halbleiterchips (2) angeordnet ist und zur Erzeugung einer Sekundärstrahlung aus der Primärstrahlung eingerichtet ist, wobei das Konversionselement (4) zumindest einen ersten Leuchtstoff (9) als Konversionsmaterial umfasst, wobei der erste Leuchtstoff (9) (La]__xCax) 3S15 (N]__yOy) ]_]_ : Ce^" mit 0 < x < 1 und 0 < y < 1 ist,
wobei eine aus dem Bauelement (100) austretende
Gesamtstrahlung (G) weißes Mischlicht ist.
15. Blitzlichtbeleuchtung für ein tragbares Gerät, das zumindest ein optoelektronisches Bauelement (100) nach einem der Ansprüche 1 bis 13 aufweist.
