Description

欠陥観察方法及びその装置
 本発明は、欠陥検査装置で検出した試料表面、または表面近傍に存在する欠陥等を観察する欠陥観察方法及び欠陥座標導出方法及びその装置に関するものである。
 近年のLSI製造においては、高集積化のニーズに対応した回路パターンの微細化により、観察の対象となる欠陥も微細化しており、光学顕微鏡にて再検出の対象とする欠陥も微細となってきている。SEM(Scanning Electron Microscope:走査型電子顕微鏡)式の欠陥観察装置で半導体ウェハ上の欠陥の詳細を観察するためには、欠陥検査装置から得られた位置情報を元にSEMの視野(FOV:Field of View)内に異物又はショートや断線などのパターン欠陥(以下、これらを総称して欠陥と記述する)が入るように位置出しし、画像を撮像する必要がある。この際、検査装置の検出位置精度が低い場合や、SEMと検査装置の基準座標のずれが大きい場合には、SEMのFOV内に欠陥が入らない場合があるため、検査装置で検出した試料上の欠陥の位置情報を用いてSEM欠陥観察装置に装着された光学顕微鏡で試料上の位置を再検出し、検査装置で検出して得た欠陥の位置情報を修正し、SEMにより欠陥を撮像する。
 SEMによる欠陥観察を目的として、試料上の位置を再検出するのに用いられる光学顕微鏡は、半導体ウェハの表面をレーザで照明し、欠陥からの散乱光を暗視野観察することで欠陥の位置を特定する。ここで、照明波長よりも十分小さな物体からの散乱は、レイリー散乱であり、散乱体の粒子径の6乗に比例するため、測定対象の欠陥サイズが小さくなるに従って、欠陥散乱光強度は急激に減少し、試料表面ラフネスからの散乱光(ラフネス散乱光)に埋もれる可能性がある。欠陥散乱光量の強度を高くするため、高強度照明を使用し、蓄積時間を長くした場合においても、欠陥サイズが小さくなることにより欠陥とラフネス散乱光の分離に十分な欠陥散乱光強度が得られず、ラフネス散乱光に埋もれて正しく欠陥を検出できなくなる。結果、欠陥の正確な位置が得られず、SEMのFOV内に欠陥が入らず、詳細な欠陥観察ができなくなるといった課題があった。
 ラフネス散乱光から欠陥散乱光を分離させる方法として、散乱光の特定の偏光方向における強度分布の違いを利用し、瞳面上に配置したフィルタ(マスクや偏光子、分布波長板)により欠陥散乱光を選択的に透過し、ラフネス散乱光に対して欠陥散乱光を顕在化する方法が、特許文献1に記載されている。
 また、ラフネス散乱光から欠陥散乱光を分離させる別の方法として、特定の偏光方向における散乱光強度の違いを利用し、複数の互いに異なる偏光方向の散乱光を分離し、複数の検出器で別々に検出した各偏光方向の散乱光強度を比較することでラフネス散乱光に対して欠陥散乱光を顕在化する方法が特許文献2に記載されている。

 特許文献1には、ウェハラフネス散乱光から欠陥散乱光を分離させる方法として、散乱光の特定の偏光方向における強度分布の違いを利用し、瞳面上に配置したフィルタ(マスクや偏光子、分布波長板)により欠陥散乱光を選択的に透過し、ラフネス散乱光に対して欠陥散乱光を顕在化する方法が記載されているが、ラフネス散乱光はフィルタで完全に遮光されるわけではなく、フィルタ領域外のラフネス散乱光は検出器で検出される。また、欠陥の散乱光は欠陥の寸法が小さくなるほど散乱光強度が低下する。このため、欠陥寸法の微細化などによって欠陥散乱光の強度自体が小さくなることで欠陥散乱光とフィルタ領域外のラフネス散乱光の強度差が小さくなった場合、欠陥散乱光がラフネス散乱光に埋もれて欠陥を検出できなくなる恐れがある。
 また、ラフネス散乱光から欠陥散乱光を分離させる別の方法として、特許文献2には、特定の偏光方向における散乱光強度の違いを利用し、複数の互いに異なる偏光方向の散乱光を分離し、複数の検出器で別々に検出した各偏光方向の散乱光強度を比較することでラフネス散乱光に対して欠陥散乱光を顕在化する方法が記載されているが、欠陥散乱光を顕在化するためには、複数の検出器で別々に撮像された各偏光方向の結像画像について、空間的に同じあるいは近傍位置の散乱光強度を比較する必要がある。しかし、この方法では複数の検出器によって別々に各偏光方向の結像画像を撮像するため、各偏光方向の結像画像は空間的な画素間の対応が保証されない。そのため、各偏光方向の結像画像について同じあるいは近傍位置の散乱光強度の比較ができず、欠陥散乱光を顕在化させることができない恐れがある。
 本発明は、上記した従来技術の課題を解決して、従来ラフネス散乱光に埋もれ検出できなかった微小欠陥を顕在化させ、光学式欠陥検出装置で検出した欠陥をSEM等によって詳細に観察する場合において、観察対象の微小欠陥を確実にSEM等の観察視野内に入るよう位置出しできるようにすることによって、微小欠陥の観察を効率よく行うことを可能にする欠陥検察方法及びその装置を提供するものである。
 上記の課題を解決するため、本発明では、他の検査装置で検出した試料上の欠陥の位置を特定する暗視野顕微鏡と、暗視野顕微鏡で位置を特定した試料上の欠陥を観察する走査型電子顕微鏡(SEM)と、試料を搭載して暗視野顕微鏡とSEMとの間を移動可能なテーブルと、暗視野顕微鏡とSEMとテーブルとを制御する制御部とを備えた観察装置において、暗視野顕微鏡を、試料に照明光を照射する照明光源と、照明光源により照明光が照射された試料から発生した散乱光を集光する対物レンズと、対物レンズで集光された試料からの散乱光の偏光の方向を変換する波長板と、波長板を透過した散乱光の一部を遮光して残りの部分を透過するフィルタと、フィルタを透過した散乱光を結像させる結像レンズと、結像レンズで結像させた散乱光の像を波長板で変換した偏光の方向ごとに分離して検出する検出器とを有して構成し、制御部には、検出器で偏光の方向ごとに分離して検出した複数の画像を用いて他の検査装置で検出した欠陥候補の位置を求める演算部を備えて構成した。
 また、上記の課題を解決するため、本発明では、他の検査装置で検出した試料上の欠陥の位置を特定する暗視野顕微鏡と、暗視野顕微鏡で位置を特定した試料上の欠陥を観察する走査型電子顕微鏡(SEM)と、試料を搭載して暗視や顕微鏡とSEMとの間を移動可能なテーブルと、暗視野顕微鏡とSEMとテーブルとを制御する制御部とを備えた観察装置において、暗視野顕微鏡を、試料に照明光を照射する照明光源と、照明光源により照明光が照射された試料から発生した散乱光を集光する対物レンズと、対物レンズで集光された試料からの散乱光の偏光の方向を変換する波長板と、対物レンズの光軸を中心として回転可能な偏光ビームスプリッタと、偏光ビームスプリッタを透過した散乱光を結像させる結像レンズと、結像レンズで結像させた散乱光の像を検出する検出器とを有して構成し、制御部は、偏光ビームスプリッタを光軸を中心として回転させることにより検出器で検出した複数の画像を用いて他の検査装置で検出した欠陥候補の位置を求める演算部を備えて構成した。
 また、上記の課題を解決するため、本発明では、他の検査装置で検出した試料上の欠陥の位置を特定する暗視野顕微鏡と、暗視野顕微鏡で位置を特定した試料上の欠陥を観察する走査型電子顕微鏡(SEM)と、試料を搭載して暗視や顕微鏡とSEMとの間を移動可能なテーブルと、暗視野顕微鏡とSEMとテーブルとを制御する制御部とを備えた観察装置において、暗視野顕微鏡を、試料に照明光を照射する照明光源と、照明光源により照明光が照射された試料から発生した散乱光を集光する対物レンズと、対物レンズで集光された試料からの散乱光の一部を遮光する遮光領域を有して遮光領域を変更可能なフィルタと、フィルタの遮光領域以外の部分を透過した散乱光を結像させる結像レンズと、結像レンズで結像させた散乱光の像を検出する検出器とを有して構成し、制御部を、フィルタの遮光領域を変えて検出器で出した複数の画像を用いて他の検査装置で検出した欠陥候補の位置を求める演算部を有して構成した。
 また、上記の課題を解決するため、本発明では、他の検査装置で検出した試料上の欠陥の位置を暗視野顕微鏡で撮像した画像を用いて特定し、暗視野顕微鏡で位置を特定した試料上の欠陥を走査型電子顕微鏡(SEM)で観察する欠陥観察方法において、他の検査装置で検出した試料上の欠陥の位置を暗視野顕微鏡で撮像することを、試料に照明光源から発射された照明光を照射て試料から発生した散乱光を対物レンズで集光し、対物レンズで集光した試料からの散乱光を波長板を透過させて散乱光の偏光の方向を変換し、波長板を透過した散乱光をフィルタに入射させて一部を遮光して残りの部分を透過させ、フィルタを透過した散乱光を結像させて散乱光の像を波長板で変換した偏光の方向ごとに分離して検出し、偏光の方向ごとに分離して検出した複数の画像を用いて他の検査装置で検出した欠陥候補の位置を求めるようにした。
 また、上記の課題を解決するため、本発明では、他の検査装置で検出した試料上の欠陥の位置を暗視野顕微鏡で撮像した画像を用いて特定し、暗視野顕微鏡で位置を特定した試料上の欠陥を走査型電子顕微鏡(SEM)で観察する欠陥観察方法において、他の検査装置で検出した試料上の欠陥の位置を暗視野顕微鏡で撮像することを、試料に照明光源から発射された照明光を照射して試料から発生した散乱光を対物レンズで集光し、対物レンズで集光した試料からの散乱光を波長板を透過させて散乱光の偏光の方向を変換し、対物レンズの光軸を中心として回転可能な偏光ビームスプリッタを透過した散乱光を結像させて散乱光の像を検出することを偏光ビームスプリッタの角度を変えて複数回行い、偏光ビームスプリッタの角度を変えて複数回検出して得た複数の画像を用いて他の検査装置で検出した欠陥候補の位置を求めるようにした。
 また、上記の課題を解決するため、本発明では、他の検査装置で検出した試料上の欠陥の位置を暗視野顕微鏡で撮像した画像を用いて特定し、暗視野顕微鏡で位置を特定した試料上の欠陥を走査型電子顕微鏡(SEM)で観察する欠陥観察方法において、他の検査装置で検出した試料上の欠陥の位置を暗視野顕微鏡で撮像することを、試料に照明光源から発射された照明光を照射て試料から発生した散乱光を対物レンズで集光し、対物レンズで集光した試料からの散乱光を遮光領域が変更可能なフィルタを透過させ結像させて散乱光の像を検出することをフィルタの遮光領域を変更して複数回実行して複数の画像を検出し、フィルタの遮光領域を変えて検出した複数の画像を用いて他の検査装置で検出した欠陥候補の位置を求めるようにした。
 本発明によれば従来ラフネス散乱光に埋もれ検出できなかった微小欠陥を顕在化させることができ、光学式欠陥検出装置で検出した欠陥をSEM等によって詳細に観察する場合において、観察対象の微小欠陥を確実にSEM等の観察視野内に入るよう位置出しすることによって微小欠陥の観察が可能となる。

 本発明は、暗視野光学顕微鏡を用いて欠陥を検出する際に、微細な欠陥を検出することを可能にする欠陥検出方法及びその装置並びにこの欠陥検出装置を用いて他の検査装置で検出した欠陥を観察する方法及びその装置に関するものである。
 以下に、図を用いて本発明の実施例を説明する。
 まず、本発明による欠陥観察装置における暗視野光学顕微鏡を用いた欠陥観察装置100の実施例を、図1を用いて説明する。
 図1に示した本実施例による欠陥観察装置100は、光学顕微鏡101、画像処理部120、演算部130、入出力部160、記憶部150、制御部140を備えて構成される。また、図1の欠陥観察装置100には図示していないが、光学顕微鏡101で検出した欠陥を詳細に観察するためのSEMを備えている。制御部140は、図示していない通信手段で外部のデータ処理装置と接続されている。
 結像系の光学顕微鏡101は、照明ユニット102、試料103よりの散乱光ウェハの像を撮像素子115へ結像させる結像光学系114を適宜用いて構成されている。撮像素子115は、画素毎に透過する偏光方向が設定されている撮像素子であって、互いに異なる偏光成分の結像画像を同時に取得することが可能な素子である。また、分布波長板109は場所ごとに異なる光学軸を有する波長板であり、互いに異なる偏光方向が混在している光の偏光方向をそれぞれ場所ごとに設定された光学軸によって場所ごとに別の方向に変換する光学素子である。撮像素子115及び分布波長板109の詳細については後述する。
 結像光学系114は、対物レンズ106、結像レンズ113、対物レンズ106と結像レンズ113の間の瞳面110上に配置された空間分布光学素子(フィルタ)112及び空間分布光学素子切り替え機構111、対物レンズの高さ制御機構107、瞳面110上に配置された偏光方向を変換する素子(分布波長板)109、撮像素子115を適宜備えて構成されている。なお、瞳面及び瞳面付近を含む位置を瞳面110と呼ぶこととする。
 演算部130は、記憶部150に記憶されている保存データを参照し、他の保存データや光学顕微鏡101から取得したデータと比較し、処理する信号比較演算部131と、取得したデータや記憶部に保存された保存データ、信号比較演算部131によって比較された結果を用いて撮像された結像画像上の座標(欠陥位置)を算出する欠陥位置算出部132を備えている。
 制御部140は、フィルタ112の種類の変更やフィルタの瞳面上からの出し入れ及びフィルタの透過領域を制御するフィルタ制御部141を有する。フィルタ112についての詳細は後述する。信号比較演算部131及び欠陥位置算出部132における処理の詳細については後述する。
 照明光学系ユニット102は、光源116、光源116より照射される光線をウェハ103上に集光照射するための集光レンズ117を適宜用いて構成される。
 高さ制御機構107の構成としては、例えばピエゾ素子を用いて移動させる構成、又は、ステッピングモータとボールネジを用いてリニアガイドに沿ってZ方向(結像光学系114の光軸108に沿った方向)へ移動させる構成、又は、超音波モータとボールネジを用いてリニアガイドに沿ってZ方向へ移動させる構成などを用いることができる。
 本実施例においては、フィルタ112は瞳面110の一部を空間的に遮光する素子であり、特性の異なる(すなわち遮光及び透過領域が異なる)フィルタ112を複数保持し、切り替え可能なフィルタホルダ111を瞳面110に挿入した構成としている。
 また、フィルタホルダ111は駆動することができ(図1においては、矢印の方向に前後に駆動することを記載したが、光軸108と平行な軸を中心として回動するように構成してもよい)、瞳面110上にフィルタホルダ111で保持する複数のフィルタ112の中から選択したフィルタ112を光軸108上に挿入する。フィルタホルダ111で保持するフィルタは一つ(1種類)だけであっても良い。
 また、フィルタホルダ111は、フィルタ112を使用しない場合には、撮像素子115で取得する画像が乱れることを回避する為に、フィルタ112が対物レンズ106の視野から外れるようにフィルタホルダ111の位置を設定して観察する。又は、フィルタホルダ111にフィルタ112と同厚の平行平板ガラスを設置した場所へ切り替える。フィルタ112と同厚の平行平板ガラスを設置するのは、フィルタ112を外すと光路長が変化して撮像素子115にウェハ103の像が結像しなくなることを回避するためである。又は、平行平板ガラスを設置せず、像を結像させる結像レンズ113又は撮像素子115の位置を調整し、撮像素子115に結像させる機構を用いても良い。
 また、フィルタ112としてDMD(Digital Mirror Device)を用いる方法も考えられる。DMDは光を反射する小型(マイクロメートルオーダーのサイズ)のミラーを多数板上に配置した光学素子であり、ミラーによる反射方向をミラーごとに制御可能である。反射方向を光軸上に制御することで、特定の場所における光を光軸に反射することができる。また、特定の場所の反射方向を光軸外に制御することで、光軸上では特定の場所の光が光軸上には反射されず、遮光されたような状態となる(以下、説明の都合上、光の反射方向を光軸外に制御することを遮光すると呼ぶ)。各位置におけるミラーの反射方向を制御することで、特定位置のみを遮光するような制御を行うことが可能である。
 図1の光学顕微鏡101は、構成の説明のために簡略化しているが、DMDをフィルタ112として用いる場合、DMDは設定した一部あるいは全ての領域の光を反射させる光学素子であり、光を透過させることはできない。このため、フィルタ112としてDMDを用いる場合、図13に示す光学顕微鏡1301のように光路を工夫する必要がある。
 図13に示した光学顕微鏡1301は、照明ユニット102、対物レンズ106、分布波長板109、光をDMDで構成したフィルタ112方向に反射させるミラー1311、DMDで構成したフィルタ112で反射された光を結像する結像レンズ113、検出器115を備えて構成されている。フィルタ112はミラー1311によって反射された光の光軸上1321に配置し、結像レンズ113はDMDで構成されたフィルタ112によって反射される光の光軸1322上に配置することでDMDをフィルタ112として利用することが可能となり、DMDにより瞳面110の一部あるいは全てを遮光することや、あるいは遮光しないといった瞳面110のフィルタリングが可能となる。
 なお、説明の都合上、DMDを用いる場合においても、光軸1322に反射させる光を透過した光と呼び、光軸1322に反射する領域を透過領域、光軸1322に反射させない領域を遮光領域と呼ぶ。
 また、フィルタ112に、DMDの代わりに液晶を用いて、フィルタ112の透過領域を電気的に変更することで、フィルタホルダ111を必要としない構成とすることもできる。この場合、フィルタ112を構成する個々の液晶素子を駆動して光の透過、不透過を制御することにより、フィルタ112を構成する液晶により瞳面110をフィルタリングするか否かを変更することができる。
 フィルタホルダ111の代わりに、フィルタ112にDMDや液晶を用いることで、フィルタ交換に要する時間を短縮でき、スループットが向上する効果や、前述のフィルタ112を外すことにより光路長が変化する問題を回避することができるといった効果がある。
 本実施例においては、対物レンズ106と結像レンズ113は2個1組で、ウェハ103の像を撮像素子115の検出面上へ結像させる。本実施例においては、対物レンズ106と結像レンズ113以外に複数組のレンズを光軸108上に配置しても良い。
 ここで、光学顕微鏡101は結像レンズ113を有する結像系の光学顕微鏡である。結像レンズ113を有さない集光系の光学顕微鏡は、対物レンズ106で捕捉した散乱光が生じた領域内(光学顕微鏡の視野内)の欠陥の有無を検出できるが、領域内(光学顕微鏡の視野内)の位置を特定することができない。これに対して、結像系の光学顕微鏡101は、結像レンズ113により結像し、結像画像を得ることで、対物レンズ106によって捕捉した散乱光が生じた領域内を画像内の画素に分割した情報を得ることができる。散乱光が生じた領域内を結像画像内の画素に分割し、結像画像内の欠陥位置を特定することで、散乱光が生じた領域内における欠陥の詳細な位置を特定し、検出の位置精度を高くすることができるといった利点がある。結像系の光学顕微鏡101は検出の位置精度が高いことから、光学顕微鏡101によって検出された欠陥の検出位置を光学顕微鏡101よりも大きい拡大倍率のSEMにより撮像することで、SEMのFOV内に欠陥が入るよう撮像することができる。
 次に、図2を用い、欠陥検出を妨げる暗視野画像中のラフネス散乱光について説明する。暗視野画像200は、数十nmサイズの欠陥散乱光を結像した暗視野画像である。暗視野画像200中の輝点201は欠陥の散乱光像、それ以外の例えば点線の楕円204で囲んだ領域内に存在する輝点はラフネスからの散乱光像である。欠陥からの散乱光像は、照明光(電磁波)によって欠陥自体が振られ分極することにより発生した電磁波の像であり、欠陥散乱光は欠陥からのみ発生している。一方、ラフネスからの散乱光像は、照明の照射領域全域の数Aサイズの表面凹凸が分極することで生じた散乱光が干渉して生じたスペックルパターン像である。
 結像画像における欠陥散乱光像とラフネス散乱光像の輝度はそれぞれの散乱光強度に関係しており、一般には散乱光強度が高くなるほど結像画像における輝度が高くなる。
 欠陥散乱光とラフネス散乱光は、散乱光の偏光強度分布が異なる。図2の例では一つの偏光方向における暗視野画像の例を示したが、本発明では偏光方向毎に暗視野画像を取得し、画像中の各画素について偏光方向毎の輝度値を比較することにより、欠陥からの散乱光像とラフネスからの散乱光像を弁別する。
 以下、図3A乃至図3Dを用いてラフネス散乱光と欠陥散乱光の偏光方向による散乱光強度の違いについて説明する。偏光方向は光学系の構成などによって変化するが、以下では説明のため各偏光方向を以下で定義する。
 瞳面110上において光軸に対し放射線方向に振動する偏光方向をラジアル偏光、ラジアル偏光に直交し、かつ光軸に対し垂直な面に平行に振動する偏光方向(同心円方向に振動する偏光方向)をアジマス偏光とする。
 また、瞳面110内で一様な偏光方向であって、光軸に直交する平面に平行で、照明入射方向に平行な方向をX方向、照明入射方向に垂直な方向をY方向としたときに、光軸に直交する平面に平行かつ瞳面上でX方向の直線偏光をP偏光、光軸に直交する平面に平行かつP偏光に直交する方向(Y方向)の直線偏光をS偏光とする。
 図3A乃至図3Dに、散乱光シミュレーションによって算出された、基板表面の微小凹凸からの散乱光(ラフネス散乱光)及び微小異物からの散乱光の瞳面110上におけるラジアル及びアジマス偏光の強度分布の例を示す。
 図3Aにラフネス散乱光のラジアル偏光における強度分布301、図3Bにラフネス散乱光のアジマス偏光における強度分布302を示す。図3Cに、微小異物(球状異物)からの散乱光におけるラジアル偏光の強度分布303、図3Dに微小異物からの散乱光におけるアジマス偏光の強度分布304を示す。
 図3A乃至図3Dにおける領域310は散乱光強度の高い領域、領域311は散乱光強度がやや高い領域、領域312は散乱光強度のやや低い領域、領域313は散乱光強度の低い領域である。軸320は、照明の入射光軸を瞳面110上に対応させた軸である。
 図3A及び図3Cより、ラジアル偏光について、ラフネスからの散乱光は、照明入射321側(後方散乱)で強度が高く、瞳面110の照明出射322側(前方散乱)の一部の領域上でラジアル偏光の強度が高いが、微小異物からの散乱光は、瞳面110上の円周上の広い領域でほぼ等方的に強度が高いことが分かる。一方、図3B及び図3Dのアジマス偏光については、ラフネスからの散乱光は、瞳面110の中央付近にやや強度が高い領域があるが、微小異物からの散乱光では、強度が低い領域しかないことがわかる。
 以上の説明では、ラフネスのみあるいは微小異物のみの散乱光における瞳面110上の強度分布について説明したが、実際には、瞳面110上ではラフネス及び微小異物の散乱光は混在している。加えて、検出器115によって撮像可能な暗視野画像200は、瞳面110の散乱光強度分布の画像ではなく、瞳面110を結像レンズによって結像した結像後の画像であることから、実際に撮像される画像はラフネス及び微小異物の散乱光が混在した散乱光強度分布の瞳面を結像レンズによって結像した画像となる。
 上述のラフネス及び微小欠陥の瞳面110上での散乱光分布における特性の違いから、微小異物に対応する散乱光を弁別し、その結像位置、すなわち撮像素子115上の位置を検出することで、欠陥位置の候補となる座標(欠陥候補)を特定することが可能である。
 さらに、本発明では、図3A乃至図3Dに示したラフネス及び微小異物の瞳面上110における散乱光の偏光強度分布の違いを利用して欠陥候補を精査し、ラジアル偏光の暗視野画像とアジマス偏光の暗視野画像の輝度値比較だけでは弁別しきれないラフネス領域を除外する。図3Aに示したようなラジアル偏光におけるラフネス散乱光の強度が高い領域310,311,312を遮光するフィルタ112を瞳面上110上に配置すると、強度分布の違いにより、ラフネス散乱光におけるラジアル偏光の強度は大きく低下するが、図3Cに示したように円周上の広い領域でほぼ均等に強度が高い微小異物の散乱光におけるラジアル偏光の強度の低下はラフネス散乱光ほど大きくない。この特性を利用して、欠陥候補のフィルタが配置されていない場合のラジアル偏光強度とフィルタが配置された際のラジアル偏光強度を信号比較演算部131にて比較して散乱光強度の低下の程度が小さい欠陥候補を抽出し、欠陥位置算出部132にて抽出した欠陥候補の位置を算出する。
 以上では、欠陥の一例として微小異物における散乱光の瞳面110上における強度分布とラフネス散乱光の強度分布の違いを説明したが、他の欠陥種(たとえばスクラッチなど)では瞳面110上の散乱光強度分布が異なる。この場合、フィルタ112を、欠陥種ごとの散乱光分布の特性に合わせて、透過領域が異なるフィルタに変更すれば良い。フィルタ112の変更はフィルタホルダ111を用いても行っても良いし、DMDや液晶などによって透過領域を変更しても良い。
 図4を用いて本発明における欠陥撮像のフローについて説明する。 
 図4Aに、光学顕微鏡を用いてウェハ上の欠陥の位置を特定し、SEMを用いてその位置を特定した欠陥を撮像するフローの一例を示す。
 まず、ウェハ103を他の欠陥検査装置で検査して得られた欠陥位置情報を基に、ウェハ103に光学顕微鏡101の照明ユニット102からの照明が照射されるようにステージ104を移動させる(S401)。
 次に、光学顕微鏡101でウェハ103上の欠陥を撮像し、演算部130により欠陥位置を特定する(S402)。 
次に、ステージ104をSEMによる試料観察位置に移動させて、S402で特定された欠陥位置についてSEMを用いて欠陥を撮像する(S403)。
 図4B乃至図4Dに、本発明における光学式顕微鏡による欠陥位置特定処理(S402)の詳細なフローを示す。 
まず、図4Bを用いて、偏光成分の強度に基づいて欠陥候補を抽出する方法について説明する。
 まず、瞳面110上のフィルタ112によるフィルタリングを行わない状態でラジアル、アジマス各偏光成分の結像画像取得する(S411)。フィルタ112によるフィルタリングを行わないようにするには、フィルタホルダ111によってフィルタ112を外す他、DMDや液晶などを用いてフィルタの透過領域を動的に変化させることで実現できる。ラジアル、アジマス偏光成分の結像画像を別々に取得する具体的方法については後述する。
 次に、S411で撮像したラジアル、アジマス偏光成分の結像画像について、それぞれ同じあるいは近傍位置の画素の輝度値を信号比較演算部131にて比較し、欠陥位置特定部132にて欠陥候補を算出する(S412)。欠陥候補算出の具体的な方法については後述する。
 次に、図4Cを用いて、フィルタの有無により撮像された画像を用いて欠陥候補を抽出する方法について説明する。 
 まず、図4BのS411と同様に、瞳面110上のフィルタ112によるフィルタリングを行わない状態でラジアル、アジマス各偏光成分の結像画像取得する(S411)。続いて、瞳面のラフネス散乱光強度が高い領域を遮光するフィルタ112によるフィルタリングを行う状態でラジアル、アジマス各偏光成分の結像画像を取得する(S413)。次に、S411及びS413で取得したフィルタリングなし時及びフィルタリングあり時のラジアル、アジマス偏光の強度を信号比較演算部131にて比較する(S414)。
 最後にS414の比較に基づいて欠陥位置特定部132にて欠陥位置を特定する(S415)。S414及びS415による欠陥位置の特定方法については後述する。
 次に、図4Bで説明した方法と図4Cで説明した方法とを統合した欠陥の位置を特定する方法について、図4Dを用いて説明する。 
 まず、瞳面110上のフィルタ112によるフィルタリングを行わない状態でラジアル、アジマス各偏光成分の結像画像取得する(S411)。フィルタ112によるフィルタリングを行わないようにするには、フィルタホルダ111によってフィルタ112を外す他、DMDや液晶などを用いてフィルタの透過領域を動的に変化させることで実現できる。
次に、S411で撮像したラジアル、アジマス偏光成分の結像画像について、それぞれ同じあるいは近傍位置の画素の輝度値を信号比較演算部131にて比較し、欠陥位置特定部132にて欠陥候補を算出する(S412)。続いて、瞳面のラフネス散乱光強度が高い領域を遮光するフィルタ112によるフィルタリングを行う状態でラジアル、アジマス各偏光成分の結像画像を取得する(S413)。
 次に、S412で算出した欠陥候補について、S411及びS413で取得したフィルタリングなし時及びフィルタリングあり時のラジアル、アジマス偏光の強度を信号比較演算部131にて比較する(S414)。最後にS414の比較に基づいて欠陥位置特定部132にて欠陥位置を特定する(S415)。S414及びS415による欠陥位置の特定方法については後述する。
 図4B乃至図4Dで説明したフローでは微小異物とラフネスの弁別を例として説明したため、アジマスとラジアルの2種類の偏光成分について結像画像を撮像し、信号比較する手法を述べたが、撮像する偏光方向はラジアル、アジマスの2種類の組み合わせに限定されるものではない。
 図4B乃至図4Dで説明したフローにより欠陥位置特定を正確に行うためには、ラジアル、アジマス偏光成分の結像画像について、それぞれ同じあるいは近傍位置の画素の輝度値を比較する必要がある。そのためには、各偏光方向の結像画像について、同じあるいは近傍位置の画素間の対応が保証されている必要がある(即ち、各偏光方向の結像画像について空間的な対応が保証されている必要がある)。
 図5A乃至図5C及び図6を用いて、S411及びS413において、空間的な対応が保証されたラジアル及びアジマス各偏光成分の結像画像を別々に撮像する方法について説明する。 
ラジアル及びアジマス各偏光成分の結像画像をそれぞれ別々に取得するには、ラジアル偏光とアジマス偏光を分離し、結像面上の検出器で別々に撮像する必要がある。本実施例では、瞳面上の分布波長板109で各偏光方向をP及びS偏光に変換し、検出器115の各画素に対応する素子前にP偏光のみあるいはS偏光のみ透過する偏光フィルタを配置することによってP偏光成分とS偏光成分の画像を別々に取得する。
 ここで、分布波長板109とは、波長板上の位置毎に光学軸が設定してあり、それぞれの位置にて設定した条件で偏光方向を変換することが可能な波長板のことである。フォトニック結晶や1/2波長板や1/4波長板の組み合わせなどによって実現可能である。
 図5A乃至図5Cを用いてラジアル偏光成分及びアジマス偏光成分をP偏光及びS偏光に変換する分布波長板109について説明する。 
 図5Aは、瞳面110上のラジアル偏光521に対して分布波長板109を適用し、P偏光522に変換した例である。501は分布波長板109を透過前の瞳面110の近傍における散乱光のラジアル偏光の状態、502は分布波長板109を透過後の瞳面110の近傍における散乱光の偏光の状態を示している。X軸(P偏光方向の軸)方向510に対して角度520傾いた偏光方向521に対し、図5Bに示すような、進相軸と遅相軸との関係が530の状態の1/2波長板を、X軸(P偏光方向の軸)方向510に対して角度520の1/2の角度531だけ進相軸を傾けた1/2波長板532を瞳面110上に配置すると、X軸(P偏光方向の軸)方向510に対して角度520傾いた偏光方向521は、X軸方向510と平行な偏光方向522(すなわちP偏光)に変換される。瞳面110に面内の場所に応じてラジアル偏光をP偏光に変換するような光学軸の分布を有する分布波長板109を配置することでラジアル偏光のP偏光への変換が実現できる。
 また、図5Cは瞳面110上のアジマス偏光に対する分布波長板109を適用し、S偏光に変換した例である。503は分布波長板109を透過前の瞳面110の近傍における散乱光のアジマス偏光5031の状態、502は分布波長板109を透過後の瞳面110の近傍における散乱光のS偏光5041の状態を示している。503のアジマス偏光5031の偏光方向はラジアル偏光521の偏光方向に対して垂直方向であるため、ラジアル偏光をP偏光に変換する分布波長板109を用いることで、アジマス偏光5031をS偏光5041(P偏光の垂直方向)の偏光方向に変換可能である。ここで説明した分布波長板109を瞳面110に配置することで、ラジアル偏光をP偏光に、アジマス偏光をS偏光に同時に変換することが可能な利点がある。また、分布波長板109として、同様にラジアル偏光をS偏光に、アジマス偏光をP偏光に変換するような特性を有する分布波長板を用いても良い。
 図6Aを用いて分布波長板109によってP偏光及びS偏光に変換されたラジアル偏光及びアジマス偏光を、一つの結像面上で空間的な対応が保証されたそれぞれ別々の画像として撮像する検出器115について説明する。
 図6A及び図6Bに示したように、検出器115として、受光面600の各画素601に対応する領域の前面に、P及びS偏光を透過する偏光フィルタ602が設置されている検出器を利用することで、P及Sの各偏光成分の結像画像をそれぞれ異なる画素で検出して、別々に撮像することが可能である。610は受光面内の近傍4画素611~614のセットを示しており、画素611と画素614の前面にはP偏光のみを透過する偏光フィルタ621が、画素612と画素613の前面にはS偏光のみを透過する偏光フィルタ622が設置してある。
 近傍4画素のセット610を1セット(1単位画素群)とすると、ウェハ103上のほぼ同じ位置でのP偏光及びS偏光の散乱光強度を取得することが可能である(即ち、空間的な対応が保証された各偏光方向の散乱光強度を取得可能である)。この際、隣り合う画素で異なる方向の偏光方向を透過する偏光フィルタを配置しても良いし、1セット内の偏光フィルタの配置を任意の配置にしてもよい。
 P及びS偏光の結像画像を別々に撮像するには、例えば、図1に示した画像処理部120を、図6Cに示すように入力部121とP偏光画像処理部122及びS偏光画像処理部123を備えた構成する。この画像処理部120において、検出器115からの出力された信号を入力部121で受けて、検出器115の1セット(1単位画素群)の画素のうちP偏光を検出した画素611と614からの出力信号をP偏光画像処理部122に分岐して出力し、画素612と613からの出力信号をS偏光画像処理部123に分岐して入力する。
 P偏光画像処理部122では、画素611と614からの出力信号である輝度値を平均化した値を同じ位置の画素におけるP偏光の輝度値(即ち、空間的な対応が保証された各偏光方向の輝度値)とし、S偏光画像処理部123では、画素612と613からの出力信号である輝度値を平均化した値を同じ位置の画素におけるS偏光の輝度値(即ち、空間的な対応が保証された各偏光方向の輝度値)とし、それぞれの偏光方向の輝度値で画像を別々に生成する。この際、空間的な対応が保証された各偏光方向の輝度値を、各偏光方向の結像画像における同じ座標の輝度値とすることで、各偏光方向の結像画像における画素間の空間的な対応を保証することができる。
 P偏光画像処理部122で処理された画像データとS偏光画像処理部123で処理された画像データとは、それぞれ演算部130へ出力される。P及びS偏光はラジアル、アジマス偏光の方向を変換したものであるため、ラジアル、アジマス各偏光成分における結像画像と同じものとして扱うことができる。
 なお、今回は1セット(1単位画素群)を4画素とした場合の例を示したが、4画素に限定はせず4画素以外の画素数としても本手法は適用可能である。また、610における画素611及び612の配置は一例にすぎず、611と612が近傍となるような配置であれば本手法は適用可能である。
 また、各画素において、周辺のP偏光のみ透過するフィルタが設置されている画素611,614にて取得されたP偏光の輝度値を用いて、周辺のS偏光のみ透過するフィルタが設置されている画素612,613で取得されたS偏光の輝度値を推測しても良い。推測には線形補間や曲線フィッティングなどによる補間をすればよい。同様の方法にて、S偏光のみが透過するフィルタが設置された画素612,613で取得されたS偏光の輝度値を用いてP偏光の輝度値を推定しても良い。それぞれ各画素にて推定したP偏光及びS偏光の輝度値を画像化することで、P偏光及びS偏光の結像画像を別々に撮像できる。この手法は、検出器の受光面の全画素についてP偏光及びS偏光の散乱光強度を得ることができ、分解能が劣化しないといった利点がある。
 1セット(1単位画素群)を構成する画素の数が4以外の場合について、図15A乃至図15Cを用いて説明する。 
 図15A及び図15Bは、1セット(1単位画素群)を構成する画素の数が2画素の例である。P及びS偏光の結像画像を別々に撮像するには、1セット(1601あるいは1602)内のP偏光フィルタ611が設置されている画素1611及びS偏光フィルタ612が設置されている画素1612を同じ位置の画素におけるP及びS偏光の輝度値とし、それぞれの偏光方向の輝度値でP偏光画像処理部122とS偏光画像処理部123とにおいて画像を別々に生成すれば良い。
 また、図15Cは受光面600の1セット(1単位画素群)を構成する画素の数が9画素の例を示している。図15Cにおいて、P及びS偏光の結像画像を別々に撮像するには、例えば、1セット内のP偏光フィルタ611が設置されている画素1631~1634及びS偏光フィルタ612が設置されている画素1621~1625について、偏光方向毎に輝度値を平均化した値を同じ位置の画素におけるP及びS偏光の輝度値とし、それぞれの偏光方向の輝度値でP偏光画像処理部122とS偏光画像処理部123とにおいて画像を別々に生成すれば良い。また、同一セット内のP偏光フィルタ611が設置されている画素1631~1634及びS偏光フィルタ612が設置されている画素1621~1625について、偏光方向毎に輝度値の最大値を同じ位置の画素におけるP及びS偏光の輝度値とする方法や、偏光方向毎に輝度値の中間値を同じ位置の画素におけるP及びS偏光の輝度値とする方法も考えられる。
 受光面600の1セットの画素数は図6A及び図15A乃至図15Cで説明した数に限定せず、2画素以上であれば上述の手法は適用可能であり、図6A及び図15A乃至図15Cと同様に画素間の空間的な対応を保証することができる。
 以上、ラジアル、アジマス偏光を分布波長板109にてP及びS偏光に変換し、画素ごとにP偏光及びS偏光のみを透過するフィルタを配置した検出器115にてP及びS偏光の結像画像を別々に撮像する例について述べた。
 ラジアル、アジマス各偏光方向の結像画像を検出器115で取得するためには、検出器115の受光面600の各画素の前に配置したフィルタ602の透過する偏光方向と、分布波長板109によって変換される偏光方向を一致させることで各偏光成分の結像画像を高感度に撮像することができる。ここで、検出器115の受光面600の前に配置した偏光フィルタ602の透過方向を方向1及び方向2とし、方向1及び方向2は光軸に直行する平面に平行かつ方向1及び方向2は直交しているとする。分布波長板109が1/2波長板の組み合わせとした場合、図5Bに示した進相軸と方向1の成す角531が、図5Aに示したラジアル偏光方向521と方向1の成す角の1/2になるように光軸を設定すれば良い。アジマス偏光の偏光方向はラジアル偏光の偏光方向に直交しており、方向2も方向1に直交するため、上述のラジアル偏光を方向1に変換する光軸の分布を有する分布波長板109を用いることで、アジマス偏光を方向2に変換可能である。
 以上で述べたラジアル、アジマス各偏光成分の結像画像を別々に取得するプロセスをまとめる。 
 まず、照明ユニット102により、ウェハ103に照明光を照射し、ウェハ103からの散乱光を対物レンズ106で捕捉する。 
 次に瞳面110上に配置された分布波長板109にて瞳面を通過するラジアル、アジマス偏光を図5で説明した方法によってP、S偏光に変換する。
 瞳面110をフィルタ112によってフィルタリングする場合(S413の場合)は、あらかじめ瞳面110上でフィルタ112をフィルタホルダ111によって挿入する、またはDMDや液晶などによって瞳面110上の非透過領域を設定するなどによってフィルタリングする。瞳面110のフィルタリングについての詳細は後述する。フィルタリングしない場合(S411の場合)は、フィルタ112をフィルタホルダ111によって瞳面上から除去する、またはDMDや液晶などによって瞳面110上の全領域を透過領域に設定する。
 結像レンズ113によって散乱光を検出器115上に結像し、図6を用いて説明した方法によって検出器115の画素601ごとにPあるいはS偏光を検出する。これにより、ラジアル、アジマス各偏光成分の画像が得られる。
 図6で説明したような検出器115を用いる以外の構成の装置で、空間的な対応が保証されたラジアル、アジマス各偏光成分における結像画像を別々に取得する装置を、図14を用いて説明する。 
図14にラジアル、アジマス各偏光における結像画像を別々に撮像可能な光学顕微鏡1501の構成図を示す。光学顕微鏡1501は、図1を用いて説明した光学顕微鏡101の構成に対して検出器115を検出器1512に置き換え、更に、偏光ビームスプリッタ(PBS)1511を備えて構成される。図1を用いて説明した光学顕微鏡101の構成と同じ構成については同じ部品番号を付して、説明を省略する。
 PBS1511はP偏光とS偏光の光軸を分離し、P偏光あるいはS偏光のいずれか一方の偏光光のみを透過し、他方を遮光する。また、PBS1511は、光軸108を軸とした回転方向1521に90度回転させることで透過させる偏光方向を変更することが可能である。
 制御部145は図1で説明した制御部140の構成の他、PBS1511により透過する偏光方向を変更するPBS制御部1512を有する。
検出器1512は、画像処理部120、演算部130、制御部140、記憶部150、入出力部160と接続されており、PBS1511はPBS制御部1542と接続されている。
 照明ユニット102から発射された照明光が照射されたウェハ103の表面で発生した散乱光のうち対物レンズ106に入射して集光された散乱光は、分布波長板109を介してP偏光とS偏光とに分離される。このP偏光とS偏光とに分離された戦乱光は、光軸108に配置されたPBS1511に入射する。この時、PBS1511はPBS制御部1542で制御されてP偏光を透過しS偏光を透過させないような状態に設定されている。このPBS1511をP偏光の散乱光のみが透過して結像レンズ113でP偏光の光が検出器1512の受光面上に結像される。これにより、検出器1512で散乱光のP偏光成分の結像画像が撮像される。
 続いてPBS制御部1542でPBS1511を制御してPBS1511がS偏光を透過してP偏光を透過させないようにし、PBS1511を透過したS偏光の光を結像レンズ113で結像することで、検出器1512により散乱光のS偏光成分の結像画像が撮像される。
 光軸108を中心軸としてPBS1511を回転方向1521に回転させた場合、PBS1511が回転してもPBS1511を透過する光の光軸は変化しないため、各偏光方向の結像画像における空間的な対応が保証される。
光学顕微鏡1501を使用する場合、各偏光方向の結像画像の分解能が劣化しないといった利点がある。
 以上、図5乃至図6を用いて、空間的な対応が保証されたラジアル及びアジマスの2種類の偏光成分の結像画像を別々に撮像する方法について説明したが、本手法はラジアル、アジマス偏光の偏光成分に限定せず、他の偏光方向についても適用可能である。また、取得対象の偏光方向が3種類以上の任意の偏光方向の組み合わせの場合についても、図6で説明した手法によって適用可能である。
 続いて、図7乃至図8を用いてフィルタ112について説明する。 
図3を用いて説明したとおり、散乱光の瞳面110上における強度分布は欠陥の種類や偏光方向によって異なる。本実施例では、欠陥散乱光とラフネス散乱光を弁別するため、欠陥およびラフネスのフィルタ後の散乱光強度に差が大きくなるように瞳面110上にフィルタ112を配置する。微小欠陥とラフネス散乱光の弁別では、瞳面110上にてラジアル散乱光におけるラフネス散乱光の散乱光強度が高い領域を遮光するフィルタを用いてフィルタリングすることで結像面上での散乱光強度の差を大きくする。
 図7A乃至図7Eに、ラジアル偏光において微小欠陥とラフネス散乱光を弁別するためのフィルタ112の例としてフィルタ801乃至805を示す。フィルタ112は瞳面上110に配置され、瞳面110上の領域810を遮光し、領域811の光を透過させる。図3で説明した通り、シミュレーションによるとラジアル偏光について、ラフネス散乱光は瞳面110上の入射照明側に高い強度分布を有するため、この領域を遮光することで結像面上における欠陥散散乱光との強度差が大きくなる。フィルタ801乃至805はこの条件を満たしている。
 ここでは、微小欠陥とラフネス散乱光の弁別用のフィルタの例を説明したが、検出対象の欠陥の種類によっては瞳面上の散乱光分布が異なるため、欠陥の種類にあわせてフィルタの遮光領域810を変更しても良い。
 また、フィルタ112に偏光フィルタや偏光子を組み合わせて瞳面110上の場所によって特定の偏光方向のみを透過させたり、偏光方向を変換したりしても良い。具体的には、特許文献1記載のフィルタを用いれば良い。
 図8Aに、図7Aに示したフィルタ801によって瞳面110をフィルタリングした場合のラジアル偏光におけるラフネス散乱光強度分布、図8Bに、図7Aに示したフィルタ801によって瞳面110をフィルタリングした場合のラジアル偏光における微小欠陥散乱光強度分布を示す。図3A及び図3Cで説明した散乱光のラジアル偏光成分の強度分布と比較すると、ラフネス散乱光における強度が高い領域310がマスク810によって遮光されるのに対し、微小異物(欠陥)散乱光の強度が高い領域310は照明入射方向の一部がマスク810によって遮光されるが、広い領域でフィルタを透過する。そのため、ラジアル偏光について、散乱光がフィルタリングされた場合とされていない場合の散乱光強度を比較すると、フィルタリング後のラフネス散乱光はフィルタリングされていない場合と比較して散乱光強度が大きく減衰する。
 一方、フィルタリング後の微小欠陥における欠陥散乱光では、フィルタリングされていない場合と比較して、散乱光強度は減衰するものの、ラフネス散乱光強度よりも減衰の程度が小さくなる。本実施例では、このフィルタリングによる散乱光強度における減衰量の差を利用して、欠陥候補から欠陥を弁別する(S414、S415)。フィルタリングあり、なし時の散乱光強度の比較による欠陥弁別については図9Bを用いて後述する。
 以下、図9A及び図9Bを用いて図4C乃至図4Dのフローにおいて欠陥位置を特定する方法について説明する。 
図9Aを用いて、図4B又は図4Dに示したフローのS412における欠陥候補の特定方法を説明する。図9Aに結像面上の微小欠陥及びラフネスの位置において、検出器115によって検出されたP、S偏光強度を2軸でプロットしたグラフを示す。なお、結像面上のP偏光及びS偏光は前述のとおり分布波長板109によって変換されたラジアル偏光及びアジマス偏光に対応する。 
 図3A乃至図3Dで説明したとおり、微小欠陥はラジアル偏光(P偏光)の強度が大きく、アジマス偏光(S偏光)の強度が小さくなるため、グラフ右下の領域にプロットされる画素が欠陥候補となる。判別の方法の一例としては、P偏光強度のしきい値t1及びS偏光強度のしきい値t2を設定し、P偏光強度がt1以上、S偏光強度がt2以下としてしきい値処理を行い、設定されたしきい値を満たす散乱光強度を有する画素を欠陥候補とする。散乱光強度は各位置における画素の輝度値を用いれば良い。
 特許文献2記載の手法では、複数の互いに異なる偏光方向の結像画像を別々に撮像するため、各偏光方向の光を分離し、複数の検出器によってそれぞれ別々に各偏光方向の結像画像を撮像する。そのため、各偏光方向の結像画像は空間的な画素間の対応が保証されず、各偏光方向の結像画像について同じあるいは近傍位置の散乱光強度の比較ができず、欠陥散乱光を顕在化させることができない恐れがある。
 これに対して、本実施例の方式では、図5A乃至図6B及び図14で説明した装置を用いることで空間的な対応が保証された各偏光方向の結像画像を撮像することでき、各偏光方向の結像画像について同じあるいは近傍位置として保証された散乱光強度の比較を行うこと、欠陥散乱光を顕在化させることが可能となる。
 次に、図9Bを用いて、図4C及び図4Dに示したフローのS114、S115における、フィルタ112によるフィルタリングあり、なし時の散乱光強度の比較による欠陥弁別方法について説明する。図9Bに、欠陥候補についてフィルタ112によるフィルタリングありの場合におけるP偏光及びS偏光強度を2軸でプロットしたグラフを示す。
 図9Aと図9Bにおけるフィルタリングなし時とあり時のP偏光(ラジアル偏光)強度を比較すると、ラフネスの画素では、図9Aのフィルタリングがない場合と比べて図9Bのフィルタリングを行った場合の強度が大きく減衰している。一方、欠陥の画素では図9Aのフィルタリングがない場合と比べて図9Bのフィルタリングを行った場合の強度は減衰するが、減衰の程度はラフネスの場合と比べて小さくなる。
 欠陥を弁別するには例えば、P偏光の減衰量を算出し、減衰量がしきい値t3以下となる画素を欠陥位置として特定すれば良い。欠陥位置が複数ある場合はしきい値t3以下の欠陥候補を全て欠陥位置として出力したり、減衰量が一番小さい欠陥候補を欠陥位置として出力すれば良い。
 P偏光の減衰量を計算するには、例えば、欠陥候補の画素におけるフィルタリングなし時のP偏光の輝度値をp1、欠陥候補の画素におけるフィルタリングあり時のP偏光の輝度値をp2とし、数1により算出すれば良い。
減衰量 = p1―p2   ・・・(数1)
 また、フィルタ112を用いて遮光した場合の微小欠陥の輝度値を光学シミュレーションによって算出し、輝度値がシミュレーションによる微小欠陥の輝度値以上の画素を欠陥として弁別しても良い。 
 図7A乃至図9Bでは、フィルタリングによってラフネス散乱光の強度を低下させ、検出対象の欠陥との差を大きくする方法について説明したが、ラフネス散乱光と欠陥の散乱光強度の差を大きくすることができれば本手法は適用できる。たとえば、欠陥の散乱光強度が大きく減衰するがラフネス散乱光強度の減衰の程度が小さくなるようなフィルタを用いても良い。たとえば、図7A乃至図7Eで示したフィルタ801乃至805において、遮光領域810と透過領域811を逆転させたフィルタを用いても良い。また、検出対象の欠陥種が変化した場合にはフィルタ112の形状の変更や、検出する偏光方向を変更しても良い。
 図9A及び図9Bで説明したしきい値処理について、各偏光における強度を合成した特徴量を用いてしきい値処理を行っても良い。例えば、特徴量としてP偏光における結像画像とS偏光における結像画像の画素ごとの差分値などを用いれば良い。
 特許文献1では、瞳面をフィルタによってフィルタリングされた光を結像した結像画像1枚から欠陥位置の特定を行う。これに対して本実施例では、フィルタリングあり、なし時の散乱光強度から算出した減衰量により欠陥位置を特定する。図9A及び図9Bを用いて説明したとおり、欠陥とラフネスでは算出される減衰量の値の傾向が異なる。フィルタ112によるフィルタリング後の輝度値の情報だけでは弁別が難しかった欠陥候補(すなわち、ラフネス散乱光だが、輝度値が高くなった画素など)に対して、減衰量を確認することによって、欠陥とラフネスにおける散乱光を弁別することが可能となり、本発明によって欠陥とラフネスにおける散乱光の弁別性能が向上する。
 図4B及び図4DのS412で説明した処理だけでは、図9AのA及びBの点のようにラフネスがしきい値処理によってラフネスの画素を除去しきれない場合もある。この場合、図4DのS414及びS415のフローによって、欠陥候補についてフィルタ112によるフィルタリングした際のP偏光強度を取得し、フィルタリングなし時のP偏光強度と比較することで欠陥を弁別する。
 次に、図10を用いて欠陥位置特定結果の確認及びしきい値の設定方法について説明する。図10に、本実施例による欠陥位置特定結果の確認及びパラメータ設定用のGUI(Graphical User Interface)1100の一例を示す。GUI1100は入出力部160の表示画面上に表示され、ユーザからの入力を受け付ける。
 GUI1100には、欠陥座標リスト表示領域1101、欠陥候補リスト表示領域1105、欠陥位置リスト表示領域1110、暗視野画像表示領域1102、SEM画像表示領域1106、パラメータ設定領域1103、欠陥候補算出グラフ表示領域1108、欠陥位置特定グラフ表示領域1109が表示される。
 欠陥座標リスト表示領域1101には、欠陥検査装置から得られた欠陥座標のリストが表示される。この欠陥座標リスト表示領域1101に表示された欠陥座標のリストの中からユーザにより欠陥位置候補が選択されると、光学顕微鏡101及び欠陥観察装置を用いて、図4B乃至図4Dに示したフローに従って暗視野画像が撮像され、暗視野画像表示領域1102に表示される。暗視野画像表示領域1102には検出器115で撮像した、P偏光あるいはS偏光における結像画像のうち、リストボックス1112で設定された画像を表示する。暗視野画像表示領域1102にはP及びS偏光における結像画像を合成した画像を表示しても良い。
 欠陥候補算出グラフ表示領域1108には図9Aで説明したような、横軸にP偏光輝度値、縦軸にS偏光輝度値をとったグラフが表示され、各画素の輝度値に基づいたデータ点1181がプロットされ、表示される。データ点1181は画素ごとにプロットしても良いし、近傍の画素をまとめて1点としてプロットしても良く、近傍画素をまとめてプロットする場合は例えば、近傍画素の輝度値の平均値を代表値としてプロットすれば良い。近傍画素をまとめて1点として表示することで欠陥候補算出グラフ表示領域1108上のグラフにおけるプロット点が減り、視認性が向上する効果がある。
 次に、ユーザにより、パラメータ設定領域1103に表示されたスライダバー1113および1114上で、図9A及び図9Bを用いて説明した欠陥候補算出のためのパラメータ(しきい値:t1、t2)が設定される。t1及びt2は図9Aで説明したフィルタ112なしで撮像したP偏光及びS偏光の結像画像の輝度値におけるしきい値である。スライダバー1113及び1114で設定された値を点線1182や点線1183などによって欠陥候補算出グラフ表示領域1108上のグラフに表示しても良い。また、ユーザに設定の基準を与えるため、ユーザがデータ点をクリックするなどの方法によってデータ点に対応する座標を入力させ、対応する座標におけるSEM画像を撮像し、SEM画像表示領域1106に表示しても良い。
 1161は欠陥のSEM画像である。SEM画像はデータ点に対応する座標が中心付近になるように撮像しても良いし、データ点に対応する座標を含むように周辺も含めて撮像しても良い。データ点に対応する座標を含むように周辺も含めて撮像する場合は、画像内のデータ点に対応する座標がユーザにわかるように、データ点に対応する座標上に点や×のような印を画像上に表示しても良い。
 また、欠陥の寸法に応じて倍率を変更し、SEM画像を撮像することでユーザによる欠陥の確認が容易になる。欠陥の寸法は撮像した暗視野画像におけるデータ点に対応する座標の輝度値からシミュレーションなどによって推定すれば良い。また、ユーザによりSEM画像上の座標をマウスでクリックされるなどの方法によって指定されることで、指定された座標の倍率を上げたSEM画像や倍率を下げたSEM画像を撮像し、SEM画像表示領域1106に表示しても良い。
 リストボックス1162によってSEM画像表示領域1106に表示する画像の種類(二次電子像や反射電子像)を変更しても良い。ユーザがデータ点におけるSEM画像を確認し、欠陥の有無を確認することで、設定したしきい値t1及びt2が正しいかを判定することができる。
 続いて、ユーザにより欠陥候補算出ボタン1104が押されることで設置したパラメータに基づき、S412の処理によって、フィルタなしで撮像したP偏光及びS偏光の結像画像の輝度値に対してt1及びt2のしきい値処理を行うことで欠陥候補を算出し、欠陥位候補リスト表示領域1105に欠陥候補の情報が表示される。欠陥位置候補リスト表示領域1105には、図9Aに示したフィルタなしで撮像したP偏光及びS偏光画像における欠陥候補の輝度値や、欠陥候補の座標を表示しても良い。
 また、欠陥候補算出ボタン1104によって図9Bで説明したグラフを欠陥位置特定グラフ表示領域1109上に表示する。欠陥位置特定グラフ表示領域1109上のグラフには欠陥候補におけるフィルタありで撮像されたP偏光及びS偏光の輝度値をプロットしたデータ点1191を表示する。また、欠陥候補に対して数1で説明した減衰量を算出し、データ点1191付近に対応する減衰量1192を表示しても良い。
 次に、スライダバー1115で、図9A及び図9Bを用いて説明した欠陥位置特定のためのパラメータ(しきい値:t3)が設定される。t3は、フィルタなしで撮像したP偏光の結像画像における欠陥候補の輝度値とフィルタありで撮像したP偏光の結像画像における欠陥候補の輝度値の減衰量に対するしきい値であり、(数1)で計算される減衰量がt3以下となった欠陥候補を欠陥位置として特定する。ここで、ユーザにt3設定の基準を与えるため、ユーザが欠陥位置特定グラフ表示領域1109上のグラフにおけるデータ点をクリックするなどの方法によってデータ点に対応する座標を入力させ、対応する座標におけるSEM画像を撮像し、SEM画像表示領域1106に表示しても良い。ユーザがSEM画像表示領域1106に表示されたデータ点におけるSEM画像を確認し、欠陥の有無を確認することで、設定したしきい値t3が正しいかを判定することができる。
 次に、欠陥位置特定ボタン1119が押されることによって、設定されたt3の値からS414、S415の処理によって欠陥位置を特定し、欠陥位置を欠陥位置リスト表示領域1110に表示する。欠陥位置リスト表示領域1110には、特定された欠陥位置の減衰量や座標、フィルタありの場合におけるP、S偏光の結像画像の輝度値を表示しても良い。
 なお、欠陥位置リスト表示領域1110に表示される欠陥位置は欠陥候補リスト表示領域1105に表示されている欠陥候補から欠陥位置として特定されたものである。そのため、欠陥位置リスト表示領域1110に表示される欠陥位置リストと欠陥候補リスト表示領域1105に表示される欠陥候補リストをリンクさせ、片方のリストで選択された欠陥候補あるいは欠陥位置と対応する欠陥位置あるいは欠陥候補をもう片方のリストでも選択するようにしても良い。
 また、欠陥位置リスト表示領域1110に表示されるリストと欠陥候補リスト表示領域1105に表示されるリストを一緒のリストとしても良く、その場合は、欠陥候補を表示し、欠陥位置として特定された欠陥候補の背景色を変更するなどして、欠陥位置とユーザにわかるように表示すれば良い。
 欠陥座標リスト表示領域1101に表示された欠陥について、欠陥位置リスト表示領域1110に表示される欠陥位置リストに適切な結果が得られるパラメータの設定後、ユーザによりOKボタン1107が押され、パラメータ設定が終了する。
 なお、ユーザにより欠陥候補リスト表示領域1105や欠陥位置リスト表示領域1110に表示された結果や、欠陥候補算出グラフ表示領域1108や欠陥位置特定グラフ表示領域1109に表示されたグラフのデータ点がクリックされるなどによって選択されることで、暗視野画像表示領域1102に表示する画像上で選択した位置を四角で囲うなどによって対応する欠陥位置1111を強調表示しても良い。
 欠陥候補リスト表示領域1105や欠陥位置リスト表示領域1110に表示されるリストは、減衰量や各偏光方向の散乱光強度の情報によって昇順、あるいは降順に欠陥候補及び欠陥位置を並び替えても良い。
 また、欠陥候補算出ボタン1104及び欠陥位置特定ボタン1119による処理を一括で行っても良い。この場合は、ボタンが押された際、t1、t2、t3の設定値に基づき、欠陥候補リスト表示領域1105、欠陥位置リスト表示領域1110、欠陥候補算出グラフ表示領域1108及び欠陥位置特定グラフ表示領域1109に表示されるグラフにデータ点や欠陥候補、欠陥位置が表示される。
 また、パラメータは、ユーザによるスライダバー1103,1114,1115での設定の代わりに、ユーザよる欠陥あるいは虚報の教示に基づいて設定しても良い。教示は、欠陥候補リスト表示領域1105に表示された欠陥候補リスト上でユーザによる選択や、暗視野画像表示領域1102に表示された暗視や画像上でユーザによるマウスクリックする、または欠陥候補算出グラフ表示領域1108や欠陥位置特定グラフ表示領域1109に表示されたグラフ上のデータ点をクリックするなどによって行われれば良い。
 次に、図11に、本発明における光学顕微鏡101(図1)を座標アライメント用に搭載した欠陥観察装置1200の構成の一例を示す。 
  本実施形態の欠陥観察装置1200は、被検査対象のウェハ103を搭載するウェハホルダ105、ウェハ103を詳細観察する走査電子顕微鏡(SEM)1201、SEM1201の焦点をウェハ103の表面に合わせる為にウェハ103の表面の高さを検出する光学式高さ検出システム1211、ウェハ103の欠陥を光学的に検出してウェハ103上の欠陥の詳細位置情報を取得する光学顕微鏡101、SEM1201と光学顕微鏡101の対物レンズを収納する真空槽1202、真空槽1202の内部でウェハ103を搭載してSEM1201と光学顕微鏡101との間を移動可能なステージ104、SEM1201および光学式高さ検出システム1211、光学顕微鏡101、ステージ104を制御する制御部1240、入出力部1260、記憶部1250、演算部1230、画像処理部1220、外部の検査装置1203等の上位システムへ接続するネットワーク1204で構成されている。
 SEM1201は、内部に電子線源1212、電子線源1212から発射された1次電子をビーム状に引き出して加速する引出電極1213、引出電極1213で引き出され加速された1次電子ビームを細く絞るコンデンサレンズ電極1218、コンデンサレンズ電極1218で細く絞られた1次電子ビームの軌道を制御する偏向電極1214、偏向電極で軌道を制御された1次電子ビームをウェハ103の表面に収束させる対物レンズ電極1215、軌道を制御されて収束した1次電子ビームが照射されたウェハ103から発生した2次電子を検出する2次電子検出器1217、収束した1次電子ビームが照射されたウェハ103から発生した反射電子などの比較的高エネルギの電子を検出する反射電子検出器1216等を備えて構成されている。
 また、ステージ104、光学式高さ検出システム1211、光学顕微鏡101、SEM1201、入出力部1260、記憶部1250、画像処理部1220、演算部1230は制御部140と接続され、制御部140はネットワーク1204を介して上位のシステム(例えば、検査装置1203)と接続されている。
 入出力部1260の表示画面には、図10で説明したようなGUIが表示される。また、画像処理部1220は、図6Cで説明したように構成を有している。さらに、演算部1230は、図1で説明した信号比較演算部131及び欠陥位置算出部132を備えている。
 以上のように構成される欠陥観察装置1200において、特に、光学顕微鏡101は他の検査装置1203で検出されたウェハ103上の欠陥を、他の検査装置1203で検出した欠陥の位置情報を用いて再検出する機能を有し、光学式高さ検出システム1211はSEM1201の1次電子ビームをウェハ103の表面に収束させるための1次電子ビームの焦点合わせを行う焦点合わせ手段としての機能を有し、制御部1240は光学顕微鏡101で検出された欠陥の位置情報に基づいて他の検査装置1203で検査して検出された欠陥の位置情報を補正する位置補正手段としての機能を有し、SEM1201は制御部1240で位置情報を補正された欠陥を観察する機能を有する構成となっている。ステージ104は、ウェハ103を載置して、光学顕微鏡101で検出した欠陥がSEM1201で観察できるように、光学顕微鏡101とSEM1201との間を移動する。
 なお、光学顕微鏡101を、図13を用いて説明した光学顕微鏡1301、又は、図14を用いて説明した光学顕微鏡1501に置き換えて用いてもよい。
 図4から図9を用いて述べた、欠陥観察のための欠陥位置特定及び画像撮像の処理手順を、図1及び図11で示した欠陥観察装置1200上で実施する手順について図12を用いて説明する。
 図12Aに本発明における欠陥観察のための欠陥画像撮像のフローの一例を示す。 
 まず、観察対象であるウェハを図1に示したステージ104にロードする(S1201)。次に事前に他の検査装置1203で検出された欠陥の欠陥位置情報をネットワーク1204及び制御部1240を介して記憶部1250に読み込み(S1202)、その中から観察対象とするM(M≧1)点の欠陥を選択する(S1203)。欠陥の選択は予め設定されたプログラムにより演算部1230が実行してもよいし、入出力部1260を介してユーザが選択してもよい。
 次に、図示していない明視野光学顕微鏡を用いて、ウェハ103のアライメントを行う(S1204)。これは、ウェハ103上の座標で記述されている欠陥位置情報に基づいてステージ104を移動したとき、目標である欠陥座標の位置がSEM1201のFOV、及び光学顕微鏡101の視野の中央に来るようにするため、ウェハ103上に形成されている座標が既知の位置決めマーク(アライメントマーク)を用いて、ウェハ座標とステージ座標とを関連付けるものである。この関連付け結果はアライメント情報として記憶部1250に記憶される。
 次に観察対象として選択された欠陥1からMについて、他の検査装置1203で検出された欠陥の欠陥位置情報の補正を行う。まず、欠陥mを光学顕微鏡101の視野に移動する(S1206)。この移動は、記憶部1250に記憶されている他の検査装置1203で検出された欠陥の欠陥位置情報と、S1204で得られたアライメント情報から、演算部1230で欠陥mに対応するステージ座標を計算し、制御部1240を介して、ステージ104を駆動することで行われる。
 ステージ104の移動終了後、図12Bで後述する手法により欠陥mの位置を特定し(S1207)、特定した欠陥の位置を補正欠陥位置m として記憶する(S1208)。次にmをm+1にして(S1209)新たなmを予め設定したMと比較し(S1210),mがM以下である場合(S1210でYESの場合)にはS1206に戻る。
以上のS1206乃至S1210のシーケンスを欠陥m(m=1、…、M)に対し行う。
 全ての欠陥m(m=1、…、M)の補正欠陥位置mを取得した後(S1210でNOの場合)、mを1に設定し(S1211),補正欠陥位置mにより欠陥mをSEM1021のFOV内に順次移動し(S1212)、欠陥mのSEM画像を撮像する(S1213)。次に、mに1を足して(S1214)、新たなmを予め設定したMと比較し(S1215)、,mがM以下である場合(S1215でYESの場合)にはS1212に戻る。なお、S1207にて一つの欠陥mについて複数の欠陥位置が特定された場合、S1212乃至S1215を特定された欠陥位置の数だけ繰り返しても良い。
 全ての欠陥のSEM画像撮像後(S1215でNOの場合)、ウェハをアンロードし(S1216)、処理を終了する。
 図12Bに、光学顕微鏡101による欠陥位置を特定する工程(S1207)の詳細なフローの一例を示す。
まず、フィルタ制御部141を介して、フィルタ112により瞳面110をフィルタリングしないように設定する(S1231)。フィルタ112により瞳面110をフィルタリングしないように設定するには、フィルタホルダ111を使用して瞳面外に物理的に移動させても良いし、フィルタ112にDMDや液晶などを用いている場合は、フィルタ112の全領域をウェハ103で発生した散乱光を透過させるように制御することで行えばよい。
 次に、光学顕微鏡101を用いて、P偏光、S偏光の結像画像をそれぞれ撮像する(S1232)。P及びS偏光における結像画像を別々に撮像するには図5A乃至図5C及び図6A乃至図6C及び図15A乃至図15Cを用いて説明した手法を用いれば良い。撮像した各偏光における結像画像は制御部1240(140)を介して記憶部1250(150)に保存する。
 次に、記憶部1250(150)に保存されたP及びS偏光の結像画像を制御部1240(140)を介して演算部1230(130)の信号比較演算部に131に入力し、信号比較演算部131にて各画素にて、P偏光結像画像の輝度値S偏光結像画像の輝度値をしきい値t1及びt2と比較する。比較結果を欠陥位置算出部132に入力し、P偏光結像画像の輝度値がt1以上、S偏光結像画像の輝度値がt2以下の画素を欠陥候補として選択する(S1233)。選択された欠陥候補を制御部1240(140)を介して記憶部1250(150)に記憶する。
 続いて、フィルタ制御部141を介して、フィルタ112により瞳面110をフィルタリングするように設定する(S1234)。フィルタ112により瞳面110をフィルタリングするように設定するには、フィルタホルダ111を使用して瞳面上に物理的に移動させても良いし、フィルタ112にDMDや液晶などを用いる場合は、フィルタ112における遮光領域を設定するように制御することで行えばよい。
 次に、光学顕微鏡101を用いて、P偏光、S偏光の結像画像をそれぞれ撮像する(S1235)。P及びS偏光における結像画像を別々に撮像するには図5A乃至図5C及び図6A乃至図6Cを用いて説明した手法を用いれば良い。撮像した各偏光における結像画像は制御部1240(140)を介して記憶部1250(150)に保存する。
 記憶部1250(150)に保存されているS1232で撮像したP偏光の結像画像(フィルタリングなしのP偏光結像画像)と、S1235で撮像したP偏光の結像画像(フィルタリングありのP偏光結像画像)を制御部1240(140)を介して、信号比較演算部131に入力し、各画素における輝度値の減衰量を算出する(S1236)。減衰量は(数1)などで計算すれば良い。算出した減衰量は制御部1240(140)を介して記憶部1250(150)に保存する。
 最後に記憶部1250(150)に保存されたS1233で選択した欠陥候補に対応する、S1236で算出した減衰量を制御部1240(140)を介して欠陥位置算出部132に入力し、欠陥候補の画素について減衰量≦t3の画素を欠陥位置として特定する(S1237)。特定した欠陥位置を記憶部1250(150)に保存する。上記S1231乃至S1237で説明した処理フローは、図4Dで説明した処理フローに対応する。なお、S1237で複数の画素が欠陥位置として特定された場合は、全ての画素を欠陥位置として保存しても良いし、減衰量が一番小さい画素を欠陥位置として保存しても良い。
 なお、S1233で得られた欠陥候補を欠陥位置として記憶部1250(150)に記憶しても良い。この場合は、S1234乃至S1237は実行されない(図4Bで説明した処理フローに対応)。また、S1231、S1233を実行せずに、全画素や一部の画素に対してS1232とS1234乃至S1237のフローによって欠陥位置を特定しても良い(図4Cで説明した処理フローに対応)。
 以上により、検査装置で検出された欠陥に対し、従来ラフネス散乱光に埋もれ検出できなかった微小欠陥を顕在化させることができ、説明した光学検出系をSEM欠陥観察装置に搭載することにより、光学検出より特定した欠陥位置にてSEM観察を行うことで、SEMのFOV内に欠陥を確実に入れることが可能となり、検査装置で検出した欠陥のSEM観察画像の自動撮像の成功率が向上する。
 以上、実施形態に基づき具体的に説明したが、本発明は上記実施形態に限定されるものではなく、その要旨を逸脱しない範囲で種々変更可能であることはいうまでもない。

Claims (20)

  1.  他の検査装置で検出した試料上の欠陥の位置を特定する暗視野顕微鏡と、
     前記暗視野顕微鏡で位置を特定した前記試料上の欠陥を観察する走査型電子顕微鏡(SEM)と、
     前記試料を搭載して前記暗視や顕微鏡と前記SEMとの間を移動可能なテーブルと、
     前記暗視野顕微鏡と前記SEMと前記テーブルとを制御する制御部と
    を備えた観察装置であって、
     前記暗視野顕微鏡は、
    前記試料に照明光を照射する照明光源と、
    前記照明光源により照明光が照射された前記試料から発生した散乱光を集光する対物レンズと、
    前記対物レンズで集光された前記試料からの散乱光の偏光の方向を変換する波長板と、前記波長板を透過した前記散乱光の一部を遮光して残りの部分を透過するフィルタと、
    前記フィルタを透過した前記散乱光を結像させる結像レンズと、
    前記結像レンズで結像させた前記散乱光の像を前記波長板で変換した偏光の方向ごとに分離して検出する検出器とを有し、
    前記制御部は、前記検出器で前記偏光の方向ごとに分離して検出した複数の画像を用いて前記他の検査装置で検出した欠陥候補の位置を求める演算部を有する
    ことを特徴とする欠陥観察装置。
  2. 請求項1記載の欠陥観察装置であって、前記検出器は複数の画素を2次元に配置した構成を有し、前記2次元に配置した各画素の隣接する画素どうしは、互いに異なる偏光方向の光を検出することを特徴とする欠陥観察装置。
  3. 請求項1記載の欠陥観察装置であって、前記分布波長板はラジアル偏光及びアジマス偏光をそれぞれ互いに異なる直線偏光に変換することを特徴とする欠陥観察装置。
  4. 請求項1記載の欠陥観察装置であって、前記演算部は前記検出器で検出した互いに異なる複数の偏光方向の画像の輝度値についてしきい値処理を行い、欠陥候補を算出することを特徴とする欠陥観察装置。
  5.  他の検査装置で検出した試料上の欠陥の位置を特定する暗視野顕微鏡と、
     前記暗視野顕微鏡で位置を特定した前記試料上の欠陥を観察する走査型電子顕微鏡(SEM)と、
     前記試料を搭載して前記暗視や顕微鏡と前記SEMとの間を移動可能なテーブルと、
     前記暗視野顕微鏡と前記SEMと前記テーブルとを制御する制御部と
    を備えた観察装置であって、
     前記暗視野顕微鏡は、
    前記試料に照明光を照射する照明光源と、
    前記照明光源により照明光が照射された前記試料から発生した散乱光を集光する対物レンズと、
    前記対物レンズで集光された前記試料からの散乱光の偏光の方向を変換する波長板と、前記対物レンズの光軸を中心として回転可能な偏光ビームスプリッタと、
    前記偏光ビームスプリッタを透過した前記散乱光を結像させる結像レンズと、
    前記結像レンズで結像させた前記散乱光の像を検出する検出器とを有し、
    前記制御部は、前記偏光ビームスプリッタを前記光軸を中心として回転させることにより検出器で検出した複数の画像を用いて前記他の検査装置で検出した欠陥候補の位置を求める演算部を有する
    ことを特徴とする欠陥観察装置。
  6. 請求項5記載の欠陥観察装置であって、前記分布波長板はラジアル偏光及びアジマス偏光をそれぞれ互いに異なる直線偏光に変換することを特徴とする欠陥観察装置。
  7. 請求項5記載の欠陥観察装置であって、前記演算部は前記検出器で検出した互いに異なる複数の偏光方向の画像の輝度値についてしきい値処理を行い、欠陥候補を算出することを特徴とする欠陥観察装置。
  8.  他の検査装置で検出した試料上の欠陥の位置を特定する暗視野顕微鏡と、
     前記暗視野顕微鏡で位置を特定した前記試料上の欠陥を観察する走査型電子顕微鏡(SEM)と、
     前記試料を搭載して前記暗視や顕微鏡と前記SEMとの間を移動可能なテーブルと、
     前記暗視野顕微鏡と前記SEMと前記テーブルとを制御する制御部と
    を備えた観察装置であって、
     前記暗視野顕微鏡は、
    前記試料に照明光を照射する照明光源と、
    前記照明光源により照明光が照射された前記試料から発生した散乱光を集光する対物レンズと、
    前記対物レンズで集光された前記試料からの散乱光の一部を遮光する遮光領域を有して前記遮光領域を変更可能なフィルタと、
    前記フィルタの前記遮光領域以外の部分を透過した前記散乱光を結像させる結像レンズと、
    前記結像レンズで結像させた前記散乱光の像を検出する検出器とを有し、
    前記制御部は、前記フィルタの遮光領域を変えて前記検出器で出した複数の画像を用いて前記他の検査装置で検出した欠陥候補の位置を求める演算部を有する
    ことを特徴とする欠陥観察装置。
  9. 請求項8記載の欠陥観察装置であって、前記演算部は、前記フィルタの遮光領域を変えて前記検出器で出した複数の画像における輝度値の変化量に基づいて前記欠陥位置を特定することを特徴とする欠陥観察装置。
  10. 請求項8記載の欠陥観察装置であって、前記演算部は、前記輝度値の変化量として前記輝度値の減衰量に基づいて前記欠陥位置を特定することを特徴とする欠陥観察装置。
  11.  他の検査装置で検出した試料上の欠陥の位置を暗視野顕微鏡で撮像した画像を用いて特定し、
     前記暗視野顕微鏡で位置を特定した前記試料上の欠陥を走査型電子顕微鏡(SEM)で観察する
    欠陥観察方法であって、
     他の検査装置で検出した試料上の欠陥の位置を暗視野顕微鏡で撮像することを、
    前記試料に照明光源から発射された照明光を照射て前記試料から発生した散乱光を対物レンズで集光し、
    前記対物レンズで集光した前記試料からの散乱光を波長板を透過させて前記散乱光の偏光の方向を変換し、
    前記波長板を透過した前記散乱光をフィルタに入射させて一部を遮光して残りの部分を透過させ、
    前記フィルタを透過した前記散乱光を結像させて前記散乱光の像を前記波長板で変換した偏光の方向ごとに分離して検出し、
    前記偏光の方向ごとに分離して検出した複数の画像を用いて前記他の検査装置で検出した欠陥候補の位置を求める
    ことを特徴とする欠陥観察方法。
  12. 請求項11記載の欠陥観察方法であって、前記散乱光の像を複数の画素を2次元に配置して、前記2次元に配置した各画素の隣接する画素どうしは、互いに異なる偏光方向の光を検出することを特徴とする欠陥観察方法。
  13. 請求項11記載の欠陥観察方法であって、前記波長板を透過させて前記散乱光の偏光の方向を変換することを、ラジアル偏光及びアジマス偏光をそれぞれ互いに異なる直線偏光に変換することを特徴とする欠陥観察方法。
  14. 請求項11記載の欠陥観察方法であって、前記検出した互いに異なる複数の偏光方向の画像の輝度値についてしきい値処理を行い、欠陥候補を算出することを特徴とする欠陥観察方法。
  15.  他の検査装置で検出した試料上の欠陥の位置を暗視野顕微鏡で撮像した画像を用いて特定し、
     前記暗視野顕微鏡で位置を特定した前記試料上の欠陥を走査型電子顕微鏡(SEM)で観察する
    欠陥観察方法であって、
     他の検査装置で検出した試料上の欠陥の位置を暗視野顕微鏡で撮像することを、
    前記試料に照明光源から発射された照明光を照射して前記試料から発生した散乱光を対物レンズで集光し、
    前記対物レンズで集光した前記試料からの散乱光を波長板を透過させて前記散乱光の偏光の方向を変換し、
    前記対物レンズの光軸を中心として回転可能な偏光ビームスプリッタを透過した前記散乱光を結像させて前記散乱光の像を検出することを前記偏光ビームスプリッタの角度を変えて複数回行い、
    前記偏光ビームスプリッタの角度を変えて複数回検出して得た複数の画像を用いて前記他の検査装置で検出した欠陥候補の位置を求める
    ことを特徴とする欠陥観察方法。
  16. 請求項15記載の欠陥観察方法であって、前記波長板を透過させて前記散乱光の偏光の方向を変換することを、ラジアル偏光及びアジマス偏光をそれぞれ互いに異なる直線偏光に変換することを特徴とする欠陥観察方法。
  17. 請求項15記載の欠陥観察方法であって、前記検出した互いに異なる複数の偏光方向の画像の輝度値についてしきい値処理を行い、欠陥候補を算出することを特徴とする欠陥観察方法。
  18.  他の検査装置で検出した試料上の欠陥の位置を暗視野顕微鏡で撮像した画像を用いて特定し、
     前記暗視野顕微鏡で位置を特定した前記試料上の欠陥を走査型電子顕微鏡(SEM)で観察する
    欠陥観察方法であって、
     他の検査装置で検出した試料上の欠陥の位置を暗視野顕微鏡で撮像することを、
    前記試料に照明光源から発射された照明光を照射して前記試料から発生した散乱光を対物レンズで集光し、
    前記対物レンズで集光した前記試料からの散乱光を遮光領域が変更可能なフィルタを透過させ結像させて前記散乱光の像を検出することを前記フィルタの遮光領域を変更して複数回実行して複数の画像を検出し、
    前記フィルタの遮光領域を変えて検出した複数の画像を用いて前記他の検査装置で検出した欠陥候補の位置を求める
    ことを特徴とする欠陥観察方法。
  19. 請求項18記載の欠陥観察方法であって、前記欠陥位置を求めることを、前記フィルタの遮光領域を変えて検出した複数の画像における輝度値の変化量により欠陥位置を特定することを特徴とする欠陥観察方法。
  20. 請求項18記載の欠陥観察方法であって、前記輝度値の変化量が減衰量であることを特徴とする欠陥観察方法。
