本発明による樹脂組成物は、特定のマレイミド化合物(A)と、特定のシアン酸エステル化合物(B)と、非ハロゲン系エポキシ樹脂(C)と、無機充填材(D)とを含んでなる。また、他の態様においては、樹脂組成物は、非ハロゲン系エポキシ樹脂(C)と、無機充填材(D)と、特定のマレイミド化合物(A)と特定のシアン酸エステル化合物(B)をプレポリマー化してなるBT樹脂(E)とを含んでなる。樹脂組成物は、イミダゾール化合物(F)、およびシランカップリング剤や湿潤分散剤等の他の成分をさらに含んでもよい。本発明による樹脂組成物は、260~360℃、好ましくは265~320℃のガラス転移温度を有する硬化物に好適に用いられる。以下、樹脂組成物を構成する各成分について説明する。
本発明において用いられるマレイミド化合物(A)は、一般式(1):
で表され、そのプレポリマー、アミン化合物とのプレポリマーなどを用いることができる。製品例としては大和化成工業株式会社製のBMI-2300がある。該化合物はノボラック構造を有するため架橋点が多く、硬化物のガラス転移温度を上昇させる効果がある。
本発明において用いられるシアン酸エステル化合物(B)としては、一般に公知のシアン酸エステル化合物を使用することができる。例えば、ナフトールアラルキル型シアン酸エステル化合物、ノボラック型シアン酸エステル化合物、1,3-ジシアナトベンゼン、1,4-ジシアナトベンゼン、1,3,5-トリシアナトベンゼン、ビス(3,5-ジメチル4-シアナトフェニル)メタン、1,3-ジシアナトナフタレン、1,4-ジシアナトナフタレン、1,6-ジシアナトナフタレン、1,8-ジシアナトナフタレン、2,6-ジシアナトナフタレン、2、7-ジシアナトナフタレン、1,3,6-トリシアナトナフタレン、4、4’-ジシアナトビフェニル、ビス(4-シアナトフェニル)メタン、2,2’-ビス(4-シアナトフェニル)プロパン、ビス(4-シアナトフェニル)エーテル、ビス(4-シアナトフェニル)チオエーテル、ビス(4-シアナトフェニル)スルホン、2、2’-ビス(4-シアナトフェニル)プロパン、ビス(3、5-ジメチル、4-シアナトフェニル)メタン、フェノールノボラック型シアン酸エステル化合物等が挙げられる。これらの中でも、難燃性の観点から、ナフトールアラルキル型シアン酸エステル化合物および/またはノボラック型シアン酸エステル化合物が好ましい。さらに、吸水率の観点から、下記一般式(2)で表されるナフトールアラルキル型シアン酸エステル化合物がより好ましい。
本発明において用いられる非ハロゲン系エポキシ樹脂(C)とは、1分子中に2個以上のエポキシ基を有し、分子骨格内にハロゲン原子を有しない化合物であれば特に限定されず、例えば、ビスフェノールA型エポキシ樹脂、ビスフェノールF型エポキシ樹脂、フェノールノボラック型エポキシ樹脂、クレゾールノボラック型エポキシ樹脂、ビスフェノールAノボラック型エポキシ樹脂、3官能フェノール型エポキシ樹脂、4官能フェノール型エポキシ樹脂、ナフタレン型エポキシ樹脂、アントラセン型エポキシ樹脂、ビフェニル型エポキシ樹脂、アラルキルノボラック型エポキシ樹脂、脂環式エポキシ樹脂、ポリオール型エポキシ樹脂、グリシジルアミン、グリシジルエステル、ブタジエンなどの2重結合をエポキシ化した化合物、水酸基含有シリコーン樹脂類とエピクロルヒドリンとの反応により得られる化合物等が挙げられる。
本発明において用いられる無機充填材(D)としては、電気配線板用樹脂組成物に通常用いられる無機充填材が用いられ、例えば、天然シリカ、溶融シリカ、アモルファスシリカ、中空シリカ等のシリカ類、水酸化アルミニウム、水酸化アルミニウム加熱処理品(水酸化アルミニウムを加熱処理し、結晶水の一部を減じたもの)、ベーマイト、水酸化マグネシウム等の金属水和物、酸化モリブデン、モリブデン酸亜鉛等のモリブデン化合物、ホウ酸亜鉛、錫酸亜鉛、アルミナ、クレー、カオリン、タルク、焼成クレー、焼成カオリン、焼成タルク、マイカ、ガラス短繊維(EガラスやDガラスなどのガラス微粉末類)、中空ガラス、球状ガラスなどが挙げられ、1種もしくは2種以上を適宜混合して使用することが可能である。その中でも、熱膨張率、耐燃性の観点から、シリカ類、ベーマイト、水酸化マグネシウム、アルミナ、およびタルクが好ましく、ベーマイトおよびシリカ類がより好ましい。
本発明において用いられるBT樹脂(ビスマレイミドトリアジン樹脂)(E)とは一般式(1)で表されるマレイミド化合物(A)とシアン酸エステル化合物(B)を、無溶剤で加熱溶融混合、またはメチルエチルケトン、Nメチルピロドリン、ジメチルホルムアミド、ジメチルアセトアミド、トルエン、キシレン等の有機溶剤に溶解し加熱混合し、プレポリマー化したものである。

で表されるものである。樹脂組成物にイミダゾール化合物(F)を加えることで、硬化を促進させ、硬化物のガラス転移温度を上げることができる。また、硬化物の弾性率を上げることもできる。一般式(3)において、イミダゾール置換基Arは、フェニル基、ナフタレン基、ビフェニル基、アントラセン基、またはそれらの水酸基変性物等が好ましく、フェニル基がより好ましい。イミダゾール置換基Rは、水素原子、アルキル基、アリール基、またはそれらの水酸基変性物が好ましく、フェニル基等のアリール基がより好ましい。さらに、Ar基およびR基ともに、フェニル基が特に好ましい。
本発明による樹脂組成物は、シランカップリング剤や湿潤分散剤等の他の成分をさらに含んでもよい。無機充填材(D)に加えて、シランカップリング剤や湿潤分散剤を併用することで、無機充填材の分散性、樹脂と無機充填材やガラスクロスの接着強度を向上させることができる。
本発明によるプリプレグは、上記の樹脂組成物を基材に含浸または塗布してなるものである。本発明によるプリプレグの製造方法は、本発明における樹脂成分を含む樹脂組成物を基材に含浸または塗布するものであり、これを製造する方法であれば、特に限定されない。例えば、マレイミド化合物(A)、シアン酸エステル化合物(B)、非ハロゲン系エポキシ樹脂(C)、および無機充填材(D)を含む樹脂組成物と有機溶剤からなる樹脂ワニスを基材に含浸または塗布させた後、100~200℃の乾燥機中で、1~60分加熱させる方法などにより半硬化させ、プリプレグを製造する方法などが挙げられる。基材(F)に対する樹脂組成物の付着量は、プリプレグの総量に対する樹脂組成物の割合で20~90質量%の範囲が好ましい。
本発明による積層板は、上述のプリプレグを積層成形したものである。また、本発明による金属箔張積層板は、上述のプリプレグと金属箔とを積層成形したものである。具体的には前述のプリプレグを1枚あるいは複数枚以上を重ね、所望によりその片面もしくは両面に、銅やアルミニウムなどの金属箔を配置した構成で、積層成形することにより製造する。使用する金属箔は、プリント配線板材料に用いられるものであれば、特に限定されない。成形条件としては、通常のプリント配線板用積層板及び多層板の手法が適用できる。例えば、多段プレス、多段真空プレス、連続成形、オートクレーブ成形機などを使用し、温度は100~300℃、圧力は2~100kgf/cm2、加熱時間は0.05~5時間の範囲が一般的である。積層板は、温度120~280℃で0.1~4時間硬化して成形することが好ましく、温度150~250℃で0.5~3時間硬化して成形することがより好ましい。また、本発明のプリプレグと、別途作成した内層用の配線板を組み合わせ、積層成形することにより、多層板とすることも可能である。
温度計、攪拌器、滴下漏斗及び還流冷却器を取りつけた反応器を予めブラインにより0~5℃に冷却しておき、そこへ塩化シアン7.47g(0.122mol)と、35%塩酸9.75g(0.0935mol)と、水76mlと、塩化メチレン44mlとを仕込んだ。この反応器内の温度を-5~+5℃、pHを1以下を保ちながら、撹拌下、一般式(4)におけるRがすべて水素原子であるα-ナフトールアラルキル樹脂(SN485、OH基当量:214g/eq.軟化点:86℃、新日鐵化学(株)製)20g(0.0935mol)と、トリエチルアミン14.16g(0.14mol)とを塩化メチレン92mlに溶解した溶液を滴下漏斗により1時間かけて滴下し、滴下終了後、更にトリエチルアミン4.72g(0.047mol)を15分間かけて滴下した。
合成例1で作成したα-ナフトールアラルキル型シアン酸エステル樹脂(シアネート当量:261g/eq.)36質量部と一般式(1)におけるRがすべて水素原子であり、nが0~1であるマレイミド化合物(BMI-2300、大和化成工業(株)製)24質量部をジメチルアセトアミドに溶解し、150℃で攪拌しながら反応させ、BT樹脂を得た。
合成例1で作成したα-ナフトールアラルキル型シアン酸エステル樹脂(シアネート当量:261g/eq.)30質量部と合成例2で使用したマレイミド化合物(BMI-2300、大和化成工業(株)製)30質量部をジメチルアセトアミドに溶解し、150℃で攪拌しながら反応させ、BT樹脂を得た。
合成例1で作成したα-ナフトールアラルキル型シアン酸エステル樹脂(シアネート当量:261g/eq.)36質量部と、合成例2で使用したマレイミド化合物(BMI-2300、大和化成工業(株)製)24質量部と、フェノールビフェニルアラルキル型エポキシ樹脂(NC-3000-FH,エポキシ当量:321g/eq.、日本化薬(株)製)40質量部とをメチルエチルケトンで溶解混合し、湿潤分散剤(disperbyk-w903、ビッグケミージャパン(株)製)1質量部と、ベーマイト(APYRAL AOH60、Nabaltec製)120質量部と、オクチル酸亜鉛(ニッカオクチックス亜鉛、日本化学産業株式会社製)0.02質量部とをさらに混合してワニスを得た。このワニスをメチルエチルケトンで希釈し、厚さ0.1mmのEガラス織布に含浸塗工し、160℃で4分間加熱乾燥して、樹脂含有量50質量%のプリプレグを得た。
例1で作成したワニスに2,4,5-トリフェニルイミダゾール(和光純薬社製)1質量部を混合し、メチルエチルケトンで希釈後、厚さ0.1mmのEガラス織布に含浸塗工し、160℃で4分間加熱乾燥して、樹脂含有量50質量%のプリプレグを得た。
フェノールビフェニルアラルキル型エポキシ樹脂を36質量部とし、4官能ナフタレン型エポキシ樹脂(EPICLON EXA-4710、エポキシ当量:170g/eq.、DIC(株)製)を4質量部、シリコーンレジンで表面を被覆したシリコーンゴムパウダー(KMP-600、信越化学工業(株)製)を10質量部加えた以外は例1と同様にしてプリプレグを得た。
例3で作成したワニスに例2で使用した2,4,5-トリフェニルイミダゾール1質量部を混合し、メチルエチルケトンで希釈後、厚さ0.1mmのEガラス織布に含浸塗工し、160℃で4分間加熱乾燥して、樹脂含有量50質量%のプリプレグを得た。
オクチル酸亜鉛の代わりに、オクチル酸マンガン(ニッカオクチックスマンガン、日本化学産業株式会社製)0.02質量部を使用する以外は、例1と同様にしてプリプレグを得た。
例5で作成したワニスに例2で使用した2,4,5-トリフェニルイミダゾール1質量部を混合し、メチルエチルケトンで希釈後、厚さ0.1mmのEガラス織布に含浸塗工し、160℃で4分間加熱乾燥して、樹脂含有量50質量%のプリプレグを得た。
α-ナフトールアラルキル型シアン酸エステル樹脂を32質量部、フェノールビフェニルアラルキル型エポキシ樹脂を36質量部、マレイミド化合物を32質量部とした以外は例1と同様にしてプリプレグを得た。
例7で作成したワニスに例2で使用した2,4,5-トリフェニルイミダゾール1質量部を混合し、メチルエチルケトンで希釈後、厚さ0.1mmのEガラス織布に含浸塗工し、160℃で4分間加熱乾燥して、樹脂含有量50質量%のプリプレグを得た。
α-ナフトールアラルキル型シアン酸エステル樹脂を39質量部、フェノールビフェニルアラルキル型エポキシ樹脂を20質量部、マレイミド化合物を26質量部とし、フェノールノボラック型エポキシ樹脂(N770、エポキシ当量:190g/eq.、DIC(株)製)を15質量部使用した以外は例1と同様にしてプリプレグを得た。
例9で作成したワニスに例2で使用した2,4,5-トリフェニルイミダゾール1質量部を混合し、メチルエチルケトンで希釈後、厚さ0.1mmのEガラス織布に含浸塗工し、160℃で4分間加熱乾燥して、樹脂含有量50質量%のプリプレグを得た。
α-ナフトールアラルキル型シアン酸エステル樹脂を39質量部、フェノールビフェニルアラルキル型エポキシ樹脂を20質量部、マレイミド化合物を26質量部とし、クレゾールノボラック型エポキシ樹脂(N680、エポキシ当量:285g/eq.、DIC(株)製)を15質量部使用した以外は例1と同様にしてプリプレグを得た。
例11で作成したワニスに例2で使用した2,4,5-トリフェニルイミダゾール1質量部を混合し、メチルエチルケトンで希釈後、厚さ0.1mmのEガラス織布に含浸塗工し、160℃で4分間加熱乾燥して、樹脂含有量50質量%のプリプレグを得た。
フェノールビフェニルアラルキル型エポキシ樹脂を20質量部とし、ポリオキシナフチレン型エポキシ樹脂(EXA-7311,エポキシ当量:277g/eq.、DIC(株)製)を20質量部使用した以外は例1と同様にしてプリプレグを得た。
例13で作成したワニスに例2で使用した2,4,5-トリフェニルイミダゾール1質量部を混合し、メチルエチルケトンで希釈後、厚さ0.1mmのEガラス織布に含浸塗工し、160℃で4分間加熱乾燥して、樹脂含有量50質量%のプリプレグを得た。
フェノールビフェニルアラルキル型エポキシ樹脂を36質量部とし、例3で使用した4官能ナフタレン型エポキシ樹脂を4質量部使用した以外は例1と同様にしてプリプレグを得た。
例15で作成したワニスに例2で使用した2,4,5-トリフェニルイミダゾール1質量部を混合し、メチルエチルケトンで希釈後、厚さ0.1mmのEガラス織布に含浸塗工し、160℃で4分間加熱乾燥して、樹脂含有量50質量%のプリプレグを得た。
合成例2で得られたBT樹脂(ビスマレイミド・トリアジン樹脂)60質量部と、例1で使用したフェノールビフェニルアラルキル型エポキシ樹脂40質量部とをメチルエチルケトンで溶解混合し、例1で使用した湿潤分散剤1質量部と、ベーマイト120質量部と、オクチル酸亜鉛0.02質量部とをさらに混合してワニスを得た。このワニスをメチルエチルケトンで希釈し、厚さ0.1mmのEガラス織布に含浸塗工し、160℃で4分間加熱乾燥して、樹脂含有量50質量%のプリプレグを得た。
合成例3で作成したBT樹脂(ビスマレイミド・トリアジン樹脂)60質量部と、フェノールビフェニルアラルキル型エポキシ樹脂40質量部とをメチルエチルケトンで溶解混合し、例1で使用した湿潤分散剤1質量部と、ベーマイト120質量部と、オクチル酸亜鉛0.02質量部と、2,4,5-トリフェニルイミダゾール1質量部とをさらに混合してワニスを得た。このワニスをメチルエチルケトンで希釈し、厚さ0.1mmのEガラス織布に含浸塗工し、160℃で4分間加熱乾燥して、樹脂含有量50質量%のプリプレグを得た。
例16で作成したワニスに、シリコーンレジンパウダー(トスパール120、モメンティブ・パフォーマンス・マテリアルズ・ジャパン合同会社製)10質量%を混合し、このワニスをメチルエチルケトンで希釈し、厚さ0.1mmのEガラス織布に含浸塗工し、160℃で4分間加熱乾燥して、樹脂含有量50質量%のプリプレグを得た。
ベーマイトの代わりに球状溶融シリカ(SC2500-SQ、アドマテックス(株)製)120質量部を使用した以外は、例2と同様にプリプレグを得た。
ベーマイトの代わり例20で使用した球状溶融シリカを120質量部使用した以外は、例9と同様にしてプリプレグを得た。
ベーマイトの代わりに例20で使用した球状溶融シリカを120質量部使用した以外は、例15と同様にしてプリプレグを得た。
フェノールビフェニルアラルキル型エポキシ樹脂の代わりに、ポリオキシナフチレン型エポキシ樹脂(EXA-7311,エポキシ当量:277g/eq.、DIC(株)製)を40質量部使用し、例3で使用したシリコーンゴムパウダーを10質量部加えた以外は例22と同様にしてプリプレグを得た。
球状溶融シリカ 120質量部を250質量部にした以外は例23と同様にしてプリプレグを得た。
球状溶融シリカ 120質量部を200質量部にし、例3で使用したシリコーンゴムパウダーを40質量部にした以外は例23と同様にしてプリプレグを得た。
マレイミド化合物の代わりにビス(3-エチル-5-メチル-4マレイミドフェニル)メタン(BMI-70、ケイアイ化成製)を24質量部使用した以外は例1と同様にしてプリプレグを得た。
ベーマイトを使用しない以外は例1と同様にしてプリプレグを得た。
α-ナフトールアラルキル型シアン酸エステル樹脂の代わりに2,2-ビス(4-シアネートフェニル)プロパンのプレポリマー(CA210、シアネート当量139、三菱ガス化学(株)製)を36質量部使用した以外は、例1と同様にしてプリプレグを得た。
α-ナフトールアラルキル型シアン酸エステル樹脂の代わりに例28で用いた2,2-ビス(4-シアネートフェニル)プロパンのプレポリマーを使用した以外は例2と同様にしてプリプレグを得た。
2,2-ビス(4-シアネートフェニル)プロパンのプレポリマーを24質量部とし、マレイミド化合物を36質量部とした以外は例28と同様にしてプリプレグを得た。
α-ナフトールアラルキル型シアン酸エステル樹脂の代わりにノボラック型シアン酸エステル樹脂(プリマセットPT-30、ロザンジャパン(株)製、シアネート当量:254g/eq.)を36質量部使用した以外は例1と同様にしてプリプレグを得た。
例31で得たプリプレグを積層プレス後、恒温槽にて220℃で4時間加熱した。
α-ナフトールアラルキル型シアン酸エステル樹脂の代わりに例31で使用したノボラック型シアン酸エステル樹脂を30質量部使用し、マレイミド化合物を30質量部とした以外は例1と同様にしてプリプレグを得た。
マレイミド化合物の代わりにビス(3-エチル-5-メチル-4マレイミドフェニル)メタン(BMI-70、ケイアイ化成製)を24質量部用い、ベーマイトの代わりに例20で使用した球状溶融シリカを120質量部使用した以外は、例1と同様にしてプリプレグを得た。
α-ナフトールアラルキル型シアン酸エステル樹脂の代わりに例28で使用した2,2-ビス(4-シアネートフェニル)プロパンのプレポリマーを36質量部用い、ベーマイトの代わりに例20で使用した球状溶融シリカを120質量部使用した以外は、例1と同様にしてプリプレグを得た。
例1~35で得られたプリプレグを、それぞれ4枚重ねて12μm厚の電解銅箔(3EC-III、三井金属鉱業(株)製)を上下に配置し、圧力30kgf/cm2、温度220℃で120分間の積層成形を行い、絶縁層厚さ0.4mmの金属箔張積層板を得た。
難燃性、ガラス転移温度、吸水率、弾性率(250℃)は金属箔張積層板をエッチングにより銅箔を除去したのちに、下記方法にて行った。
難燃性:UL94垂直燃焼試験法に準拠して評価した。
ガラス転移温度:JIS C6481に従い、動的粘弾性分析装置(TAインスツルメント製)で測定した。
吸水率:あらかじめ125℃、2時間乾燥機で乾燥させた50×50mmのサンプルを、プレッシャー・クッカー試験装置(平山製作所(株)製)を用いて121℃、2atmの条件に5時間放置した後の重量変化を測定した。
曲げ弾性率(250℃):JIS C6481に従い、島津オートグラフ(型式:AG-5kNIS、島津製作所(株)製)を使用し、温度250℃で測定した。
Claims (29)
- 前記マレイミド化合物(A)の含有量が、前記マレイミド化合物(A)、前記シアン酸エステル化合物(B)、および前記非ハロゲン系エポキシ樹脂(C)の合計100質量部に対し、10~50質量部である、請求項1または2に記載の樹脂組成物。
- 前記シアン酸エステル化合物(B)の含有量が、前記マレイミド化合物(A)、前記シアン酸エステル化合物(B)、および前記非ハロゲン系エポキシ樹脂(C)の合計100質量部に対し、10~50質量部である、請求項1~3のいずれか一項に記載の樹脂組成物。
- 前記非ハロゲン系エポキシ樹脂(C)の含有量が、前記マレイミド化合物(A)、前記シアン酸エステル化合物(B)、および前記非ハロゲン系エポキシ樹脂(C)の合計100質量部に対し、5~50質量部である、請求項1~4のいずれか一項に記載の樹脂組成物。
- 前記無機充填材(D)の含有量が、前記マレイミド化合物(A)、前記シアン酸エステル化合物(B)、および前記非ハロゲン系エポキシ樹脂(C)の合計100質量部に対し、50~400質量部である、請求項1~5のいずれか一項に記載の樹脂組成物。
- 前記イミダゾール化合物(F)の含有量が、前記マレイミド化合物(A)、前記シアン酸エステル化合物(B)、および前記非ハロゲン系エポキシ樹脂(C)の合計100質量部に対し、0.01~10質量部である、請求項2~6のいずれか一項に記載の樹脂組成物。
- 前記非ハロゲン系エポキシ樹脂(C)の含有量が、前記非ハロゲン系エポキシ樹脂(C)および前記BT樹脂(E)の合計100質量部に対し、5~50質量部である、請求項8または9に記載の樹脂組成物。
- 前記無機充填材(D)の含有量が、前記非ハロゲン系エポキシ樹脂(C)および前記BT樹脂(E)の合計100質量部に対し、50~400質量部である、請求項8~10のいずれか一項に記載の樹脂組成物。
- 前記BT樹脂(E)の含有量が、前記非ハロゲン系エポキシ樹脂(C)および前記BT樹脂(E)の合計100質量部に対し、20~80質量部である、請求項8~11のいずれか一項に記載の樹脂組成物。
- 前記BT樹脂(E)を作製する際、前記マレイミド化合物(A)の含有量が、BT樹脂(E)100質量部に対し、5~75質量部である、請求項8~12のいずれか一項に記載の樹脂組成物。
- 前記イミダゾール化合物(F)の含有量が、前記非ハロゲン系エポキシ樹脂(C)および前記BT樹脂(E)の合計100質量部に対し、0.01~10質量部である、請求項9~13のいずれか一項に記載の樹脂組成物。
- 前記イミダゾール化合物(F)が、2,4,5-トリフェニルイミダゾールである、請求項2~7および9~14のいずれか一項に記載の樹脂組成物。
- 前記無機充填材(D)が、シリカ類、ベーマイト、水酸化マグネシウム、アルミナ、およびタルクからなる群から選択される少なくとも1種である、請求項1~15のいずれか一項に記載の樹脂組成物。
- 前記無機充填材(D)が、ベーマイト及び/またはシリカ類である、請求項1~16のいずれか一項に記載の樹脂組成物。
- 前記非ハロゲン系エポキシ樹脂(C)が、フェノールビフェニルアラルキル型エポキシ樹脂、フェノールノボラック型エポキシ樹脂、クレゾールノボラック型エポキシ樹脂、ポリオキシナフチレン型エポキシ樹脂、4官能ナフタレン型エポキシ樹脂、およびアントラセン型エポキシ樹脂からなる群から選択される少なくとも1種である、請求項1~17のいずれか一項に記載の樹脂組成物。
- 前記シアン酸エステル化合物(B)が、ナフトールアラルキル型シアン酸エステル化合物および/またはノボラック型シアン酸エステル化合物である、請求項1~18のいずれか一項に記載の樹脂組成物。
- 260~360℃のガラス転移温度を有する硬化物に用いられる、請求項1~20のいずれか一項に記載の樹脂組成物。
- 請求項1~21のいずれか一項に記載の樹脂組成物からなる、硬化物。
- 請求項1~21のいずれか一項に記載の樹脂組成物を基材に含浸または塗布してなる、プリプレグ。
- 請求項23に記載のプリプレグを積層成形してなる、積層板。
- 請求項23に記載のプリプレグと金属箔とを積層成形してなる、金属箔張積層板。
- 請求項23に記載のプリプレグを積層して、温度100~300℃で0.05~5時間硬化して得られる、積層板。
- 請求項23に記載のプリプレグと金属箔とを積層して、温度100~300℃で0.05~5時間硬化して得られる、金属箔張積層板。
- 請求項23に記載のプリプレグを積層して、温度100~300℃で0.05~5時間加熱することを含んでなる、積層板の製造方法。
