Abstract
Verfahren zur Herstellung von Passivierungsschichten auf kristallinem Silizium durch a) Beschichtung des Siliziums mit einer Lösung enthaltend mindestens ein Polysilazan der allgemeinen Formel (1): -(SiR'R"-NR'")-n, wobei R', R", R'" gleich oder unterschiedlich sind und unabhängig voneinander für Wasserstoff oder einen gegebenenfalls substituierten Alkyl-, Aryl, Vinyl oder (Trialkoxysilyl)alkyl-Rest stehen, wobei es sich bei n um eine ganze Zahl handelt und n so bemessen ist, dass das Polysilazan ein zahlenmittleres Molekulargewicht von 150 bis 150.000 g/mol aufweist, b) anschließendes Entfernen des Lösemittels durch Verdampfen, wodurch Polysilazanschichten der Dicke 50 - 500 nm auf dem Siliziumwafer verbleiben und c) erhitzen der Polysilazanschicht bei Normaldruck auf 200 - 1000 °C in Anwesenheit von Luft oder Stickstoff wobei die keramischen Schichten beim Tempern Wasserstoff zur Volumenpassivierung des Siliziums freisetzen.
Description
Verfahren zur Herstellung von keramischen Passivierungsschichten auf Silizium für die Solarzellenfertigung
Die vorliegende Erfindung betrifft ein Verfahren zur Herstellung einer Passivierungsschicht auf kristallinem Silizium zur Herstellung von Solarzellen durch Umwandlung einer dünnen (10 - 200 nm) Beschichtung, die als Hauptbestandteil Perhydropolysilazane (des Weiteren PHPS genannt) oder ein organisches Polysilazan enthält und während der Umwandlung als Wasserstoffquelle für die Volumenpassivierung dient. Die Umwandlung erfolgt bei Temperaturen von 200 bis 1000 0C.
Angesichts der Verknappung fossiler Energiequellen, kommt der Photovoltaik als alternative Technologie zur Energiebereitstellung eine sehr große Bedeutung zu. Für eine starke und schnellere Verbreitung der Technologie müssen die Herstellungskosten photovoltaischer Module minimiert werden. Um diese Kosten zu senken, muss der Wirkungsgrad von Solarmodulen gesteigert werden und kostengünstigere Produktionstechnologien entwickelt werden.
Die Steigerung des Wirkungsgrades industriell gefertigter Solarzellen geschieht u. a. durch Unterbindung von elektrischen Verlusten, die zu einem sehr großen Teil in der Rekombination der Ladungsträger an Defekten des Siliziums im Volumen und an den Oberflächen stattfinden.
Zur Oberflächenpassivierung werden dielektrische Schichten aus thermisch gewachsenem SiO2 oder PECVD-SiNx aufgebracht. Die Aufbringung erfolgt auf der n-leitenden Silizium-Schicht und kann zusätzlich auf der p-leitenden Silizium Schicht erfolgen (Rückseitenpassivierung). Es ist bekannt, dass Wasserstoff die Möglichkeit bietet, Volumendefekte wie verspannte Bindungen oder geladene Störstellen zu deaktivieren und somit die elektrischen Eigenschaften von Solarzelle zu verbessern.
Industriell erfolgt die Volumenpassivierung von Siliziumsolarzellen durch Diffusion aus wasserstoffreichen Schichten.
In Siliziumnitrid- und Siliziumdioxidschichten, die industriell in CVD-Verfahren erzeugt werden, wird bei der Abscheidung auf der Siliziumoberfläche Wasserstoff eingebaut. Als Wasserstoffquelle dient hierbei neben Wasserstoff auch Ammoniak (NH3) [64Widenborg, P.I., A.B. Sproul, and A.G. Aberle. Impurity and defect assivation in poly-Si films fabricated by aluminum-induced crystallisation. in Proc. 3rd WC PVSEC. 2003. Osaka.) Bei vollständiger Dissoziation liefert NH3 drei Wasserstoffatome pro Molekül an Stelle der beiden Atome eines H2-Moleküls.
Durch Temperung, d. h. Erhitzen dieser Schichten auf Temperaturen > 600 0C, kommt es zur Diffusion des Wasserstoffs aus den Schichten in das Siliziumvolumen. Beim Siebdruck-Solarzellen-Prozess, findet die Wasserstoffdiffusion beim Feuern der Kontakte durch die wasserstoffhaltige Schicht auf der Si-Oberfläche statt.
Die Nachteile der Aufbringung von Passivierungsschichten durch CVD Technologien sind hohe Kosten für die aufwändige Vakuum-Technik und die Verwendung hochentzündlicher (SiH4, CH4, H2) und giftiger (NH3) Gase.
Die Verwendung von Polysilazanen zur Bildung von SiOx und Siliziumnitridschichten sind beschrieben.
JP 05243212 A beschreibt Polysilazanfilme mit guten Deckungseigenschaften und deren Verwendung zur Beschichtung von Halbleiter-Vorrichtungen. Durch Sinterung und Oxidation bei relativ niedrigen Temperaturen bildet sich eine Passivierungsschicht, die aus einem feinen hygroskopischen Siliziumoxidfilm besteht.
Ebenfalls ist die Bildung von Antireflexschichten aus Polysilazan bekannt.
So beschreibt JP-A-2005033063 Polysilazanlösungen, die auf Silikoneinkristallsubstraten bei normalen Temperaturen mit der Spin-Coating- Methode aufgebracht und danach bei 600 - 800 0C in einer stickstoffhaltigen Atmosphäre gebrannt werden. Auf diese Weise ist es möglich einen reflexionsarmen Film auf einer Solarzelle mit Siliconnitrid als Hauptkomponente zu erzeugen.
Aufgabe ist es daher, ein Verfahren zur Passivierung von kristallinem Silizium für die Solarzellenherstellung zur Verfügung zu stellen, dass es erlaubt, unter Umgehung der teuren Vakuumtechniken auf einfache und wirtschaftliche Weise eine Oberflächen- und Volumenpassivierung von Silizium durchzuführen.
Die vorliegende Erfindung löst die Aufgabe und betrifft ein Verfahren zur Passivierung von kristallinem Silizium mit Polysilazanen, durch
a) Beschichten eines Siliziumwafers mit einer Lösung enthaltend mindestens ein Polysilazan oder eine Mischung von Polysilazanen der allgemeinen Formel 1 ,
-(SiR'R"-NR'")n- (1 )
wobei R1, R", R"1 gleich oder unterschiedlich sind und unabhängig voneinander für Wasserstoff oder einen gegebenenfalls substituierten Alkyl-, Aryl, Vinyl oder (Trialkoxysilyl)alkyl-Rest stehen, wobei es sich bei n um eine ganze Zahl handelt und n so bemessen ist, dass das Polysilazan ein zahlenmittleres Molekulargewicht von 150 bis 150.000 g/mol aufweist,
b) anschließendes Entfernen des Lösemittels durch Verdampfen, wodurch Polysilazanschichten der Dicke 50 - 500nm auf dem Siliziumwafer verbleiben und
c) erhitzen der Polysilazanschicht bei Normaldruck auf 200 - 1000 0C in Anwesenheit von Luft oder Stickstoff wobei die keramischen Schichten beim
Tempern Wasserstoff zur Volumenpassivierung des Siliziums freisetzen.
In einer bevorzugten Ausführungsform enthält die erfindungsgemäße Beschichtung mindestens ein Perhydropolysilazan (wobei R',R",R'"= H sind).
Besonders geeignet sind dabei solche Polysilazane, in denen R', R", R'" unabhängig voneinander für einen Rest aus der Gruppe Wasserstoff, Methyl, Ethyl, Propyl, iso- Propyl, Butyl, iso-Butyl, tert.-Butyl, Phenyl, ToIyI, Vinyl oder 3-(Triethoxysilyl)-propyl, 3-(Trimethoxysilylpropyl) stehen.
In einer weiteren bevorzugten Ausführungsform enthält die erfindungsgemäße Beschichtung Polysilazane der Formel (2),

wobei R', R", R"1, R*, R** und R*** unabhängig voneinander für Wasserstoff oder einen gegebenenfalls substituierten Alkyl-, Aryl-, Vinyl oder (Trialkoxysilyl)alkyl-Rest stehen, wobei n und p so bemessen sind, dass das Polysilazan ein zahlenmittleres Molekulargewicht von 150 bis 150.000 g/mol aufweist.
Insbesondere bevorzugt sind Verbindungen in denen
R', R'" und R*** für Wasserstoff und R", R* und R** für Methyl stehen;
R', R'" und R*** für Wasserstoff und R", R* für Methyl und R** für Vinyl stehen;
R', R"\ R* und R*** für Wasserstoff und R" und R** für Methyl stehen.
Ebenfalls bevorzugt werden Polysilazane der Formel (3) eingesetzt
-(SiR'R"-NR"')n-(SiR*R**-NR***)p-(SiR1, R2-NR3)q- (3)
wobei R", R", R'", R*, R**, R***, R1, R2 und R3 unabhängig voneinander für Wasserstoff oder einen gegebenenfalls substituierten Alkyl-, Aryl-, Vinyl oder (Trialkoxysilyl)alkyl-Rest stehen, wobei n, p und q so bemessen sind, dass das

Polysilazan ein zahlenmittleres Molekulargewicht von 150 bis 150.000 g/mol aufweist.
Insbesondere bevorzugt sind Verbindungen in denen R', R"1 und R*** für Wasserstoff und R", R*, R** und R2 für Methyl, R3 für (Triethoxysilyl)propyl und R1 für Alkyl oder Wasserstoff stehen.
Im Allgemeinen beträgt der Anteil von Polysilazan im Lösemittel 1 - 80 Gew.-% Polysilazan, bevorzugt 2 - 50 Gew.-%, besonders bevorzugt 3 - 10 Gew.-%.
Als Lösemittel eignen sich besonders organische, vorzugsweise aprotische Lösemittel, die kein Wasser sowie keine reaktiven Gruppen wie Hydroxyl- oder Aminogruppen enthalten und sich dem Polysilazan gegenüber inert verhalten. Beispiele sind aromatische oder aliphatische Kohlenwasserstoffe und deren Mischungen.
Dabei handelt es sich beispielsweise um aliphatische oder aromatische Kohlenwasserstoffe, Halogenkohlenwasserstoffe, Ester wie Ethylacetat oder Butylacetat, Ketone wie Aceton oder Methylethylketon, Ether wie Tetrahydrofuran oder Dibutylether, sowie Mono- und Polyalkylenglykoldialkylether (Glymes) oder Mischungen aus diesen Lösemitteln.
Zusätzliche Bestandteile der Polysilazanlösung können Katalysatoren sein, wie beispielsweise organische Amine, Säuren sowie Metalle oder Metallsalze oder Gemische dieser Verbindungen, die den Schichtbildungsprozess beschleunigen. Die Katalysatoren werden vorzugsweise in Mengen von 0,001 bis 10 %, insbesondere 0,01 bis 6 %, besonders bevorzugt 0,1 bis 3 % bezogen auf das Gewicht des Polysilazans eingesetzt.
Weiterer Bestandteil können Additive für Untergrundbenetzung und Filmbildung sein oder anorganische Nanopartikel wie beispielsweise SiO2, TiO2, ZnO, ZrO2 oder AI2O3 sein.
Mit dem erfindungsgemäßen Verfahren ist es möglich eine dichte, glasartige Schicht, die sich aufgrund ihrer Riss und Porenfreiheit und des hohen Wasserstoffgehalts zur Passivierung auszeichnet, herzustellen.
Die hergestellten Schichten weisen vorzugsweise eine Schichtdicke von 10 bis 200 nm auf.
Die hergestellten Schichten weisen zu Beginn der Keramisierung einen Wasserstoffgehalt aus, der mit steigender Keramisierungstemperatur aus der Schicht getrieben wird.
Mit dem erfindungsgemäßen Verfahren gelingt es aus den in einem ersten Schritt aufgebrachten amorphen Polysilazanschichten bei Temperaturen von 200 - 1000 0C innerhalb von 0,1 bis 30 Minuten den Wasserstoff aus der Schicht zu treiben und diese in eine transparente keramische Phase zu überführen. Je nach Keramisierungsbedingungen, ob an der Luft oder einer stickstoffhaltigen Atmosphäre hat die entstandene keramische Phase eine unterschiedliche Zusammensetzung.
Durch thermische Initiierung der Umwandlung des Polysilazangerüstes an Luft erfolgt die Wasserstoffpassivierung des Siliziumsubstrates unter Umwandlung in eine transparente keramische Phase der Zusammensetzung

wobei u, v, w, x, y Atom-% sind und je nach Keramisierungstemperatur Phasen der Zusammensetzung x > v gebildet werden, mit v < 1 und x < 1,3 und ungleich Null, sowie w = 2,5 - 0 und y < 0,5 wobei u jeweils 1 ist.
Durch thermische Initiierung der Umwandlung des Polysilazangerüstes in einer Stickstoffatmosphäre erfolgt die Wasserstoffpassivierung des Siliziumsubstrates unter Umwandlung in eine transparente keramische Phase der Zusammensetzung

wobei u, v, w, x, y Atom-% sind und je nach Keramisierungstemperatur Phasen der Zusammensetzung v < 1 ,3 und x < 0,1 , sowie w = 2,5 - 0 und y < 0,2 gebildet werden, wobei u jeweils 1 ist.
Die Freisetzung des passivierenden Wasserstoffs kann erfindungsgemäß in einer Luft- und einer Stickstoffatmosphäre jeweils für sich, aufeinander folgend oder alternierend erfolgen.
Der Wärmeeintrag kann durch einen beheizbaren Ofen, der unter Stickstoff oder Luft betrieben wird und von 200 - 1000 0C regelbar ist, erfolgen.
Die erfindungsgemäßen Beschichtungen eignen sich somit neben der Oberflächenpassivierung zusätzlich zur Wasserstoffpassivierung des Siliziumsubstrats. Mit dem bisher im Stand der Technik bekannten Verfahren sind hierzu aufwändige Vakuumverfahren notwendig.

Beschichtungsverfahren: Spincoating
Keramisierung:
Umwandlung von Polysilazan in eine Keramik der Formel (4) erfolgte in einem Ofen bei 200 - 1000 0C der unter Luft oder Stickstoff betrieben werden kann. Die entstandenen Schichtdicken sind 10 - 200 nm.
Schichtdickenmessungen:
Die Messungen erfolgten mittels Ellipsometrie.
Substrate: p-Typ Silizium: Als Substrat wurde 1 Ω cm FZ p-Typ Silizium Wafer von 250 μm Dicke benutzt. Nach Standard RCA-Säuberung wurden die unterschiedlichen Polysilazanschichten aufgebracht.
n-Typ Silizium: Die POCI-Emitter Diffusion an FZ-Siliziumwafer von 250 nm Dicke erfolgte in einem Standard-Ofen führte zu Emitter-Schichtwiderständen von 40 Ω/sqr.
Bestimmung der Volumenpassivierung:
Die Lebensdauer wurde nach dem Prinzip der Abnahme der Photoleitfähigkeit (QSSPC) an einer Sinton Apparatur vom Typ WCT-100 bestimmt. Je größer die Lebensdauer, desto besser die Passivierung.
Bestimmung der Schichtzusammensetzung:
Die Schichtzusammensetzung wurde an einem Polysilazanpulver durchgeführt, dass jeweils unter den gleichen Bedingungen keramisiert wurde, wie auf dem Silizium.

1. Verfahren zur Herstellung von Passivierungsschichten auf kristallinem Silizium durch

wobei R1, R", R'" gleich oder unterschiedlich sind und unabhängig voneinander für Wasserstoff oder einen gegebenenfalls substituierten Alkyl-, Aryl, Vinyl oder (Trialkoxysilyl)alkyl-Rest stehen, wobei es sich bei n um eine ganze Zahl handelt und n so bemessen ist, dass das Polysilazan ein zahlenmittleres Molekulargewicht von 150 bis 150.000 g/mol aufweist,
b) anschließendes Entfernen des Lösemittels durch Verdampfen, wodurch Polysilazanschichten der Dicke 50 - 500 nm auf dem Siliziumwafer verbleiben und
c) erhitzen der Polysilazanschicht bei Normaldruck auf 200 - 1000 0C in Anwesenheit von Luft oder Stickstoff wobei die keramischen Schichten beim Tempern Wasserstoff zur Volumenpassivierung des Siliziums freisetzen.
2. Verfahren nach Anspruch 1 , dadurch gekennzeichnet, dass auf dem Substrat eine keramische Schicht

entsteht mit u = 1 ; v = 1 ,3 - 0; w = 3 - 0; x = 1 ,3 - 0; y = 1 ,5 - 0, 11
und die keramische Schicht als Wasserstoffdiffusionsquelle für die Volumenpassivierung dient.
3. Verfahren nach Anspruch 1 und/oder 2, dadurch gekennzeichnet, dass die Polysilazanlösung mindestens ein Perhydropolysilazan (mit R', R" und R'" = H) enthält.
4. Verfahren nach mindestens einem der vorhergehenden Ansprüche dadurch gekennzeichnet, dass die Beschichtung in Anwesenheit von Luft stattfindet und Phasen der Zusammensetzung x > v gebildet werden, mit v < 1 und x < 1 ,3 und ungleich Null, sowie w = 2,5 - 0 und y < 0,5 wobei u jeweils 1 ist.
5. Verfahren nach Anspruch 1 und/oder 2 dadurch gekennzeichnet, dass die Beschichtung in Anwesenheit von Stickstoff stattfindet und Phasen der Zusammensetzung v < 1 ,3 und x < 0, 1 , sowie w = 2,5 - 0 und y < 0,2 gebildet werden, wobei u jeweils 1 ist.
6. Verfahren nach mindestens einem der vorhergehenden Ansprüche, dadurch gekennzeichnet, dass die keramische Schicht eine Schichtdicke im Bereich von
10 bis 200 nm besitzt.
7. Verfahren nach mindestens einem der vorhergehenden Ansprüche, dadurch gekennzeichnet, dass die Polysilazanlösung einen Katalysator, sowie gegebenenfalls weitere Additive enthält.
8. Verfahren nach mindestens einem der vorhergehenden Ansprüche, dadurch gekennzeichnet, dass die keramische Schicht auf n-Typ Silizium aufgebracht wird.
9. Verfahren nach mindestens einem der vorhergehenden Ansprüche, dadurch gekennzeichnet, dass die keramische Schicht auf p-Typ Silizium aufgebracht wird. 12
10. Verwendung von Polysilazanlösungen enthaltend mindestens ein Polysilazan der allgemeinen Formel (1)
-(SiR'R"-NR-)n- (1)
wobei R', R", R'" gleich oder unterschiedlich sind und unabhängig voneinander für Wasserstoff oder einen gegebenenfalls substituierten Alkyl-, Aryl, Vinyl oder (Trialkoxysilyl)alkyl-Rest stehen, wobei es sich bei n um eine ganze Zahl handelt und n so bemessen ist, dass das Polysilazan ein zahlenmittleres Molekulargewicht von 150 bis 150.000 g/mol aufweist zur Herstellung von Passivierungsschichten auf kristallinem Silizium.
