Диэлектрические плёнки, содержащие аморфные нанокластеры и нанокристаллы германия (НК-Ge, в англоязычном обозначении NC-Ge), интересны с фундаментальной точки зрения [1], а также перспективны для нано- и оптоэлектроники [1, 2]. Например, плёнки GeOx применяются в качестве просветляющего покрытия в солнечных элементах [3]. Актуальность использования германосиликатных плёнок в наноэлектронике обусловлена их особенными электрическими свойствами. Известно, что подвижность электронов и дырок в германии больше, чем в кремнии [4], но, пробивные напряжения диоксида германия (GeO2) меньше, чем у диоксида кремния. К тому же, GeO2 химически нестоек, и как пример, достаточно хорошо растворяется в воде. Поэтому, для создания МДП-транзисторов на основе германия используют плёнки оксинитрида германия [5], либо плёнки с высокой диэлектрической проницаемостью (high-k диэлектрики) [6]. В качестве переходного слоя между Ge и плёнкой high-k диэлектрика выступают слои GeOx либо GeSiOx [7]. For example, GeO x films are used as an antireflection coating in solar cells [3]. The relevance of the use of germanosilicate films in nanoelectronics is due to their special electrical properties. It is known that the mobility of electrons and holes in germanium is greater than in silicon [4], but the breakdown voltage of germanium dioxide (GeO 2 ) is lower than that of silicon dioxide. In addition, GeO 2 is chemically unstable, and as an example, it is quite soluble in water. Therefore, germanium oxynitride films [5] or films with a high dielectric constant (high- k dielectrics) [6] are used to create MIS transistors based on germanium. GeO x or GeSiO x layers act as a transition layer between Ge and the high- k dielectric film [7]. In addition, films of nonstoichiometric germanium oxides are very promising for use in batteries with an increased number of recharge cycles [8]. In addition to amorphous germanium oxides, oxides GeSiOx containing nanocrystals of Ge, Si and their solid solutions are used in photosensitive detectors [9].

The experiments were carried out as follows. Thin films of amorphous germanium 40 nm thick were prepared by RF sputtering at a base pressure below 3 × 10 -5 Pa. The films obtained on sodium chloride substrates were stored at room temperature for 2 weeks and 30 months at a temperature and humidity of about 20°C and below 40%, respectively, at atmospheric pressure. The films on the substrates were placed in distilled water, and then the floating films of amorphous germanium were placed on copper grids. Next, the samples were irradiated with an electron beam with an energy of 1–20 keV at room temperature at an accelerating voltage of 1–20 kV. The focused beam diameter was less than 1 μm.

Техническая проблема решается за счет осуществления способа формирования нанокластеров германия в плёнке GeO[SiO] с использованием электронно-пучкового отжига, включающего предварительное получение тонкой пленки GeO[SiO] на подложке из плавленого кварца с последующим электронно-пучковым отжигом.
