SUBSTANCE: invention relates to the field of lithography and refers the photoresist layer production method. Photoresist layer is obtained by aerosol spraying from the photoresist material solution. Simultaneously with the aerosol flow, at a flow rate of no more than 0.3 ml/min, a gas stream is formed above the substrate, at a rate exceeding the solution flow by no less than 4 orders of values. Application of the solution is performed iteratively in the form of separate microdroplets, having an average size on the substrate of less than 10 mcm and not forming a continuous layer in the individual iteration. During the layer formation, heating the substrate and/or the layer to a temperature of not more than 90 °C. To prepare the solution, using the solvent having a boiling point above 160 °C. Technical result consists in enabling of the possibility of photoresist material layers formation from 0.3 mcm to 200 mcm with maximum difference in layer thickness of less than 200 nm with the solution application to the substrate containing elements with a height difference exceeding the deposited layer thickness.

Указанные растворители выбраны в основном исходя из известных рецептур различных растворителей для удаления/снятия ФР с подложки или их близкие по структуре молекулы, обеспечивающие функцию растворения как минимум смол, входящих в состав ФР [US 8399391, US 6127097], а также исходя из наличия в них полярных групп, способных благодаря им, а также ограниченной длине алкильной цепи достаточно эффективно растворять смолы, входящие в состав ФР и иметь при этом достаточно высокую температуру кипения и соответственно высокую энтальпию испарения при этом отличаясь относительной распространенностью и относительно невысокой стоимостью. Данные растворители обычно применяются благодаря их высокой температуре кипения как растворы для проведения например обратной (т.е. lift-off) ФЛ и снятия ФР, такие как диметилацетомид, диметилсульфоксид, N-метилпирролидон. Также перечисленные материалы были выбраны исходя из известных растворителей, входящих в составы негативных ФР со схожими полярными функциональными группами (гамма-бутиролактон), но с большей температурой кипения. A method of obtaining a photoresistive layer on various substrates, comprising applying a solution of photoresistive material using aerosol spraying onto a substrate that does not chemically interact with the components of the solution of the photoresistive material, which may contain elements with a height difference exceeding the thickness of the photoresistive layer; characterized in that at the same time as the formation of an aerosol stream from the solution, the flow rate of which does not exceed 0.3 ml / min, a gas flow is formed over the substrate with a flow rate exceeding the solution flow rate by at least 4 orders of magnitude, while applying a solution of the photoresist material iteratively in the form of individual microdroplets having an average size on the substrate of less than 10 μm, not forming a continuous layer in a separate iteration, and during the spraying process and / or in the interval between spraying iterations and / or IR heating of the substrate and / or the formed photoresistive layer to a temperature of not more than 90 ° C, moreover, to prepare a solution of the photoresistive material, a solvent having a boiling point above 160 ° C is used, which is one of the solvents or their mixture is sulfoxide containing as side R 1 , R 2 groups, a C 1 -C 4 alkyl group, cyclohexanol, phenylmethanol, 2-phenylethanol, benzaldehyde, N-methylpyrrolidone, gamma-butyrolactone, ethylene glycol, propylene glycol, butylene glycol, N, N-dimethylacetamide, acetylbenzene - volume mnom ratio of at least 2: 1 to 6: 1, the major components of the photoresist material layer. 2.
