Лишь только в присутствии активаторов (например, углерода, бора и т.п.), образующих жидкую фазу или способствующих прохождению диффузионных процессов в твердой фазе, формируется при спекании беспористая керамика. The combination of two such processes as the decomposition of a solid solution of carbon in silicon carbide and structural rearrangements of impurity silicon nitride during sintering of the synthesized silicon carbide powder leads to the formation of a non-porous hardened material.

Очистку продукта от примеси графита проводили отжигом на воздухе при 700oC. Затем выполнялась операция очистки порошкового материала на основе карбида кремния от примеси SiO2, привнесенной отжигом, раствором 20% плавиковой кислоты (HF). После такой химической очистки порошковый материал отмывали дистиллированной водой и сушили в шкафу при 80oC. Синтезированный таким способом порошковый материал на основе карбида кремния имеет средний размер зерен 0,1-0,3 мкм и удельную поверхность 13-15 м2/г. Растворенный углерод в решетке карбида кремния составляет 0,8 мас.%. Общее содержание примесей нитрида и оксинитрида кремния не превышает более 1,5%.Example

Electron microscopy studies revealed the presence of an impurity of silicon nitride and oxynitride in both amorphous and crystalline states. The product was cleaned of graphite impurities by annealing in air at 700 ° C. Then, an operation was performed to purify silicon carbide-based powder material from SiO 2 impurities introduced by annealing with a solution of 20% hydrofluoric acid (HF). After such chemical cleaning, the powder material was washed with distilled water and dried in a cabinet at 80 ° C. The silicon carbide-based powder material synthesized in this way has an average grain size of 0.1-0.3 μm and a specific surface area of 13-15 m 2 / g. The dissolved carbon in the silicon carbide lattice is 0.8 wt.%. The total content of impurities of nitride and silicon oxynitride does not exceed more than 1.5%.
