Claims (7)
- 박막 패턴을 형성하기 위한 기판이 수용되는 챔버와;소정의 파장을 갖는 광을 상기 챔버 내에 조사하여 상기 챔버 내의 가스입자를 이온화하는 광조사기를 구비하는 것을 특징으로 하는 정전기 제거 장치.
- 제 1 항에 있어서,상기 광은연엑스레이(Soft X-Ray)인 것을 특징으로 하는 정전기 제거 장치.
- 제 1 항에 있어서,상기 광의 파장은1.2Å 내지 1.5Å의 파장대를 갖는 것을 특징으로 하는 정전기 제거 장치.
- 제 2 항에 있어서,상기 챔버는상기 연엑스레이의 외부 방출을 방지하기 위한 차단층을 더 구비하는 것을 특징으로 하는 정전기 제거장치.
- 제 2 항에 있어서,상기 광조사기는상기 기판 상부에 상기 기판과 수평한 방향으로 상기 광을 조사하는 것을 특징으로 하는 정전기 제거 장치.
- 제 1 항에 있어서,상기 챔버는상기 박막 패턴을 건식식각으로 형성하기 위해 상기 가스 입자가 주입되는 것을 특징으로 하는 정전기 제거 장치.
- 박막 패턴을 형성하기 위한 기판을 챔버에 수용하는 단계와;상기 챔버 내의 가스입자를 이온화하도록 광조사기를 이용하여 소정의 파장을 갖는 광을 상기 챔버 내에 조사하는 단계를 포함하는 것을 특징으로 하는 정전기 제거 방법.
