본 고안은 감광막 패턴 형성을 위하여 사용되는 노광장비인 스테퍼에서 마스크에 존재하는 파티클을 자체적으로 검사하여 제거할 수 있는 노광장치의 마스크 상의 파티클 제거장치를 개시한다. 개시된 파티클 제거장치는 패턴의 전사를 위하여 마스크가 탑재되는 마스크 스테이지와, 상기 마스크 스테이지를 둘러싸는 공간부와, 상기 공간부내에 소정 위치에 설치되어, 상기 마스크에 부착된 파티클을 제거하는 파티클 제거장치와, 상기 파티클 제거장치에 의하여 제거된 파티클을 외부로 배출하기 위한 배출구를 포함한다.The present invention discloses a particle removal apparatus on a mask of an exposure apparatus capable of self-inspecting and removing particles present in a mask in a stepper, which is an exposure apparatus used for forming a photoresist pattern.
