상기 광 흡수층 상에 쇼트키 접합층을 형성하며,
상기 기저층 및 쇼트키 접합층 각각에 전기적으로 연결되는 제1 전극 및 제2 전극을 형성하는 것을 포함하는 광 검출 소자 제조 방법.
forming a base layer including a nitride-based semiconductor on a substrate;
forming a first nitride layer including a nitride-based semiconductor containing 0.9 or more Al on the base layer, the first nitride layer including at least one pit formed thereon;
forming a second nitride layer including a nitride-based semiconductor having a lower Al composition ratio than that of the first nitride layer on the first nitride layer;
forming a light absorbing layer including a nitride-based semiconductor containing Al on the second nitride layer; and
Forming a Schottky bonding layer on the light absorbing layer;
and forming a first electrode and a second electrode electrically connected to the base layer and the Schottky bonding layer, respectively.
