Abstract
본 발명의 목적은 순차 증착 시스템에서 기판의 배열을 달리하여 공간을 절약하고 증착원의 동선을 줄여 물질의 낭비를 줄이고 택 타임을 줄이고자 하는 것이다.
상기 목적에 따라 본 발명은, 두 장의 기판을 나란히 공정 챔버에 넣고, 제1 기판에 대해 증착원이 증착공정을 하는 동안 다른 제2 기판은 마스크 얼라인 및 합착 공정을 실시하고, 제1기판의 증착과 제2 기판의 마스크 합착이 완료되면 두 장의 기판을 함께 나란히 소정 각도만큼 회전시켜 제1기판은 반출하고 증착원이 제2기판 쪽으로 이동하여 제2기판에 박막을 증착하도록 하였다. 증착원에 유기물 또는 금속 등의 무기물을 넣고 가열하여 기판에 박막 소자를 증착하는 기술은 디스플레이를 비롯하여 태양전지 등 다양한 전자소자에 적용되고 있다. 양산 시스템은 이러한 박막 소자 제작을 위한 준비 단계에서부터 증착 및 후속 공정을 연이어 실시할 수 있는 인라인 시스템으로 이루어지거나 클러스터 시스템으로 이루어진다. 이러한 증착 시스템은 기판과 마스크를 얼라인하고 합착하여 증착원으로 증착하는 과정에서 증착원이 계속해서 분사하는 물질의 상당량이 낭비되고 있다. 그에 따라 하나의 증착 챔버에 두 장의 기판을 넣어 한쪽에서 기판을 증착하는 동안 다른 한쪽에서 얼라인 및 합착을 실시하여 증착원이 바로 다음 기판을 증착할 수 있게 하는 순차 증착 시스템이 제안되고 있다. Claims (6)
상기 챔버 내에 제1기판과 제2기판을 각각 로딩하는 두 개의 기판 로딩부;
상기 제1기판과 제2기판에 대해 물질을 증착하는 증착원;
상기 제1기판과 제2기판을 동시에 회전시킬 수 있는 회전 유닛;및
상기 증착원의 회전 및 직선운동하게 하는 구동 수단;을 포함하고,
상기 제1기판과 제2기판은 서로 나란하게 배열되어, 제1기판이 증착원으로 증착되는 동안 제2기판이 챔버 안으로 반입되고 마스크와 얼라인 되며, 제1기판이 증착완료되고 제2기판이 마스크 얼라인 완료되면, 상기 회전 유닛에 의해 제1기판과 제2기판은 같은 각도로 동시에 회전되고, 제1기판의 자리가 회전 전 제2기판 자리에 대해 로봇의 중심축에 대해 방사 대칭을 이루게 되고, 제1기판은 로봇에 의해 반출되고 증착원은 제2기판 쪽으로 이동되어 제2기판에 대해 증착을 실시하고, 제1기판 자리에 새로운 기판이 로봇에 의해 반입되는 것을 특징으로 하는 순차 증착 시스템.A chamber including a first deposition region where two substrates are simultaneously disposed and a first substrate is deposited and a second deposition region where a second substrate is deposited;
