상기 칩을 전극이 구비된 제2 웨이퍼 상단에 일방향으로 반복 적층하는 단계;를 포함하며,
상기 솔더는, 상기 TSV의 재질과 동종인 경우 상기 TSV를 외부로 돌출되도록 연장형성시키고, 상기 TSV의 재질과 이종인 경우 상기 TSV의 노출 부위에 외부로 돌출되도록 전도성 금속물질을 융착시켜 형성하며,
상기 적층하는 단계는,
상기 제2 웨이퍼의 전극에 상기 칩의 범프 및 솔더를 정렬되도록 대향시키는 단계;
상기 제2 웨이퍼 및 상기 칩으로, 제1 온도와 압력을 가하여 상기 솔더를 녹여 상기 전극과 범프를 융착시키되, 상기 제1온도 및 압력이 가하여질 때 상기 폴리머 접합물질의 점도를 낮아져, 상기 전극, 범프 및 솔더가 점차 가까워지면서 그 사이의 상기 폴리머 접합물질이 주변으로 유동되어 흘러나오고 상기 솔더는 가열되어 상기 전극 및 범프를 융착시키는 단계; 및
