Description
The present invention relates to a chemical mechanical polishing apparatus and a wafer film thickness measuring method using the same, and more particularly, to a chemical mechanical polishing apparatus capable of accurately measuring the edge thickness of a wafer using an eddy current sensor during a chemical mechanical polishing process, To a wafer film thickness measurement method.
Generally, a chemical mechanical polishing (CMP) process is a process in which a surface of a substrate is flattened to a predetermined thickness by performing mechanical polishing while rotating a substrate such as a wafer in contact with a rotating polishing plate to be.
1 and 2, the chemical
On the other hand, the film thickness of the wafer W to be polished by the chemical mechanical polishing process must be precisely controlled. For this purpose, according to the conventional technique disclosed in Korean Patent Laid-Open Publication No. 2001-93678, when the polishing layer of the wafer W is a conductive layer formed of a metal material, the eddy
At this time, when an eddy current signal is applied from the eddy
Therefore, when the eddy
However, when the eddy
SUMMARY OF THE INVENTION The present invention has been made to solve the above-mentioned problems, and it is an object of the present invention to accurately detect the thickness of a conductive layer even at the edge of a wafer during a chemical mechanical polishing process.
Accordingly, it is an object of the present invention to control the polishing thickness precisely with respect to the edge of the wafer, thereby enabling the normal manufacture of the semiconductor package even at the edge of the wafer, thereby improving the productivity.
In order to achieve the above-mentioned object, the present invention provides a chemical mechanical polishing apparatus for a wafer, comprising: a polishing platen having an upper surface coated with a polishing pad and rotating; A polishing head rotating on the polishing pad while pressing the wafer; An eddy current sensor fixed to the polishing platen and rotated together with the polishing platen to generate a vortex and receive a received signal; A rotation position sensing means for sensing a rotation position of the eddy current sensor fixed to the polishing platen; When the eddy current sensor detects the thickness of the conductive layer of the wafer from the first received signal while the eddy current sensor passes through the lower side of the wafer and the eddy current sensor is detected as passing through the edge of the wafer by the rotational position sensing means, A controller for correcting the first received signal while the eddy current sensor is positioned at the edge of the wafer to correct the thickness of the conductive layer; The present invention also provides a chemical mechanical polishing apparatus comprising:
As described above, according to the present invention, even if the eddy current sensor is included in the first received signal in which the first received signal received by the eddy current sensor is adjacent to the edge of the wafer and data irrelevant to the conductive layer thickness is included in the first received signal, The rotation position sensing means senses whether or not the wafer is positioned outside the wafer and corrects the portion corresponding to the leaving region located outside the wafer in the effective signal region to accurately measure the thickness of the conductive layer at the edge of the wafer .
At this time, if there is a leaving region where a part of the valid signal region from the eddy current sensor is located outside the wafer, the rotational position sensing means can recognize that the eddy current sensor is located at the edge of the wafer.
Thus, the control section corrects the thickness of the conductive layer by accurately excluding the signal corresponding to the leaving region from the first reception signal. Alternatively, the control unit may calculate the thickness of the conductive layer after correcting the thickness of the conductive layer, assuming that the signal corresponding to the leaving area is arranged symmetrically with respect to the effective area located on the inner side of the wafer from the first reception signal have.
The rotational position sensing means may include an encoder for mapping the position of the eddy current sensor to the fixed position and the rotational position of the polishing platen (defined as the position in accordance with the rotational angle with respect to the center of the polishing platen) by the encoder , The rotational position of the rotating eddy current sensor can be accurately detected. That is, since the center position of the eddy current sensor is accurately detected by the encoder, and the effective signal area of the eddy current sensor is a value determined by the characteristics of the sensor itself, the boundary of the original effective signal area from the center of the eddy current sensor is outside the wafer It is possible to precisely detect the amount of the departure area for each received first received signal until the effective signal area deviates to the outside of the wafer. Although the diameter of the effective signal region varies depending on the characteristics of the eddy current sensor, it is determined to be 5 times or less the diameter of the eddy current sensor, and can be set to about 2 to 3 times.
Therefore, the determination of the presence or absence of the departure region can be performed by mapping the effective signal region centered on the position of the eddy current sensor detected by the rotational position sensing means and the position of the wafer.
According to another aspect of the invention, there is provided a method of sensing the thickness of a conductive layer of a wafer during a chemical mechanical polishing process, the method comprising the steps of rotating the eddy current sensor rotated in conjunction with a polishing pad, A rotational position sensing step of sensing a position by a rotational position sensing means; When a portion of the effective signal region of the eddy current sensor centered at the eddy current sensor sensed in the rotational position sensing step is generated outside the wafer, A correction data generation step of generating correction data in which signal data corresponding to the leaving area is corrected from a first reception signal; Sensing a conductive layer thickness in the vicinity of the edge of the wafer based on correction data of the first received signal; And a method of detecting a thickness of a conductive layer in a chemical mechanical polishing process.
Here, the effective signal region may be set to be 5 times or less the diameter of the eddy current sensor.
The correction data generation step may generate the correction data by excluding the signal corresponding to the departure area from the first reception signal, and measure the thickness of the conductive layer accurately by excluding the influence of the leaving area have.
The rotational position sensing step may be performed by sensing the rotational position of the eddy current sensor fixed to the polishing platen by an encoder.
In the correction data generation step, the presence or absence of the departure region may be determined by mapping the valid signal region centered on the position of the eddy current sensor detected by the rotational position sensing means and the position of the wafer Lt; / RTI >
INDUSTRIAL APPLICABILITY As described above, according to the present invention, even if the first reception signal received by the eddy current sensor while the eddy current sensor is adjacent to the edge of the wafer is received in a state in which data irrelevant to the conductive layer thickness are mixed, Can be excluded from the first reception signal and an advantageous effect that the thickness of the conductive layer can be accurately measured even at the wafer edge can be obtained.
Best Mode for Carrying Out the Invention The present invention relates to an eddy current sensor which detects an exiting area of an effective signal area of an eddy current sensor accurately according to a rotational position of an eddy current sensor rotating together with a polishing platen and eliminates data corresponding to a leaving area, It is possible to obtain an advantageous effect that the thickness of the conductive layer at the edge of the conductive layer can be accurately measured.

A chemical
The polishing table 110 is rotationally driven in a state where the
The
The
The eddy
Although the figure shows a configuration in which a plurality of eddy
The
The rotation position sensing means 120 precisely senses the position of the
According to another embodiment of the present invention, it is sufficient that the
When the
At this time, it is preferable that the
The rotational
The control unit applies AC power to the rotation position and
At this time, as the center position 150o of the
Therefore, the controller senses the degree of the leaving area E2 of the
The method of generating the correction data Cs may include a method of generating the correction data Cs by using the rotation position sensing means 120 as a distorted signal region irrespective of the thickness of the conductive layer occupied by the leaving region E1 in the first reception signal So1 shown in FIG. The signal area E2 'irrespective of the thickness of the conductive layer is excluded as shown in FIG. 7B, and the thickness of the wafer conductive layer is determined based on the data of the remaining area of the first reception signal So1 Can be detected.
Then, the control unit calculates the wafer conductive layer thickness based on the correction data Cs calculated in the form shown in Figs. 7A and 7B (S150). This makes it possible to accurately measure the thickness of the conductive layer of the wafer even at the edge of the wafer.
As described above, according to the present invention, the data irrelevant to the wafer conductive layer is excluded from the first reception signal So1 received by the
