보다 구체적으로, 등가 하전된 입자가 유입되지 않은 상태에서 공정 환경의 압력이 설정된 기준 압력 이상이면 도 2와 같이 3개의 챔버(100, 150, 200)를 결합하여 입자를 측정하고, 공정 환경의 압력이 기준 압력 미만이면 도 3과 같이 2개의 챔버(150, 200)를 이용하여 입자를 측정한다. More specifically, if the pressure of the process environment is not more than the set reference pressure in the state that the equivalent charged particles are not introduced, the three chambers (100, 150, 200) are combined to measure the particles as shown in Figure 2, the pressure of the process environment If it is less than this reference pressure, particles are measured using the two chambers 150 and 200 as shown in FIG. 3.

다음으로, 등가 하전된 입자가 유입된 상태에서 공정 환경의 압력이 설정된 기준 압력 이상이면 도 4와 같이 2개의 챔버(100, 200)를 이용하여 입자를 측정하고, 공정 환경의 압력이 기준 압력 미만이면 도 5와 같이 1개의 챔버(200)를 이용하여 입자를 측정한다. Next, if the pressure of the process environment is more than the set reference pressure in the state in which the equivalent charged particles are introduced, the particles are measured using the two chambers (100, 200) as shown in Figure 4, the pressure of the process environment is less than the reference pressure As shown in FIG. 5, particles are measured using one chamber 200.

이때, 기준 압력은 대략 10mTorr 로서, 실시 변경 가능하다. At this time, the reference pressure is approximately 10 mTorr, and the implementation can be changed.

As such, the particle measuring unit 1000 according to an embodiment of the present invention combines or separates three chambers according to whether the incoming particles are equivalently charged particles or whether the pressure of the process environment is less than the reference pressure. Since the measurement, the particle measuring unit 1000 of the present invention can be applied to various process ranges. The configuration of the particle measuring unit 1000 according to an embodiment of the present invention will be described with reference to FIGS. 2 to 5.

도 2은 등가 하전된 입자가 유입되지 않은 상태에서 공정 압력이 기준 압력 이상인 경우 적용되는 입자측정부의 구성도이고, 도 3은 도 2의 입자대전부(600)의 다른 예시도이다.2 is a block diagram of a particle measuring unit applied when a process pressure is equal to or higher than a reference pressure in a state in which equivalent charged particles are not introduced, and FIG. 3 is another exemplary view of the particle charging unit 600 of FIG. 2.

우선, 도 2를 대표하여 3개의 챔버(100, 150, 200)가 결합된 경우 입자측정부(1000)의 구성 및 동작을 살펴본다.First, referring to FIG. 2, the configuration and operation of the particle measuring unit 1000 when the three chambers 100, 150, and 200 are combined will be described.

도 2에 도시된 바와 같이, 입자측정부(1000)는 제1 챔버(100), 제2 챔버(150), 제3 챔버(200), 진공 펌프(300), 입자집속가속부(400), 제1 스키머(500), 제2 스키머(510), 입자대전부(600), 입자전향부(700), 입자계수부(800) 를 포함할 수 있다.As shown in FIG. 2, the particle measuring unit 1000 includes a first chamber 100, a second chamber 150, a third chamber 200, a vacuum pump 300, a particle focusing unit 400, The first skimmer 500, the second skimmer 510, the particle charging part 600, the particle turning part 700, and the particle counting part 800 may be included.

The first chamber 100, the second chamber 150 and the third chamber 300 are connected in series, the first chamber 100 is connected to the vacuum pump 300, the pressure lower than the gas to be measured For example, it is maintained at a pressure of 1 Torr or less. The first chamber 100 serves to buffer the second chamber 200 connected in series, and is separated from the first chamber 150 by the first skimmer 500. In addition, the particles in the gas under measurement entering the first chamber 100 proceed intact by inertia, but a significant amount of the gas under measurement may be discharged to the outside by the vacuum pump 800.

제2 챔버(150)는 제1 스키머(500)를 통해 제1 챔버(100)와 직렬로 연결되어 있으며, 입자대전부(600)를 포함한다.The second chamber 150 is connected in series with the first chamber 100 through the first skimmer 500 and includes a particle charging unit 600.

제3 챔버(200)는 제2 스키머(510)를 통해 제2 챔버(150)와 직렬로 연결되어 있으며, 입자전향부(700)를 포함한다. 제3 챔버(200)는 진공펌프(300)에 연결되어 있으며, 예컨데 10-3 Torr 정도의 압력으로 유지된다.The third chamber 200 is connected in series with the second chamber 150 through the second skimmer 510 and includes a particle deflector 700. The third chamber 200 is connected to the vacuum pump 300, for example, maintained at a pressure of about 10-3 Torr.

The particle focusing unit 400 focuses and accelerates the gas to be measured. The particle focusing unit 400 is a tubular tube 400a, and a plurality of Aerodynamic Lenses 400b are arranged inside the tube 400a. The gas under measurement enters the tube 400a and passes through the aerodynamic lens 400b, focuses and accelerates, and finally changes shape in the form of a beam, through the nozzle 400c at the end of the first chamber ( Enter 100). Since the gas under test proceeds in the form of a narrow beam, the diffusion of particles is prevented as much as possible. At this time, since the diffusion of particles decreases as the gas under test proceeds at a high speed, the gas under test is preferably accelerated to the subsonic to transonic speed region. Acceleration of the gas under measurement is also achieved by the pressure difference between the pressure of the gas under measurement and the first chamber 100.

본 발명의 실시예에서 복수의 공기역학렌즈(400b)는 측정 대상이 되는 공정의 환경(압력, 피측정 기체의 종류, 피측정 입자 종류 등)에 따라 렌즈의 구성이 달라질 수 있으며, 교체형 또는 카메라 셔터 타입으로 변경 가능하다.In the exemplary embodiment of the present invention, the plurality of aerodynamic lenses 400b may have a different configuration of the lens depending on the environment (pressure, type of gas to be measured, type of particle to be measured, etc.) of the process to be measured. Can be changed to the camera shutter type.

제1 스키머(500)는 중앙부에 통공이 형성된 판재이며, 이 통공을 통해 입자집속가속부(400)에서 공급된 피측정 기체에 포함되어 있던 입자가 통과하여 제2 챔버(150)로 진입한다.The first skimmer 500 is a plate having a hole formed in the center portion, and the particles contained in the gas under measurement supplied from the particle condensation accelerator 400 pass through the hole to enter the second chamber 150.

도 2에서는 피측정 기체가 제1 챔버(100), 제1 스키머(500) 및 제2 챔버(150) 순으로 진입하나, 도 3에서는 피측정 기체가 제1 스키머(500) 및 제2 챔버(150) 순으로 진입한다.In FIG. 2, the gas under measurement enters the first chamber 100, the first skimmer 500, and the second chamber 150. In FIG. 3, the gas under measurement enters the first skimmer 500 and the second chamber ( 150) Enter in order.

제1 스키머(500)를 통과한 피측정 기체는 제2 챔버(150) 내에 위치하는 입자대전부(600)로 진입한다.The gas to be passed through the first skimmer 500 enters the particle charging unit 600 located in the second chamber 150.

The particle charging unit 600 is for electrically charging the particles, and should be disposed on the flow path of the particles, and is preferably attached to one surface of the second chamber 150 side of the first skimmer 500. That is, the particles entering the second chamber 150 through the through holes of the first skimmer 500 pass directly through the particle charging unit 600. Particle charging unit 600 may be implemented by a conventional technique, for example, it may be composed of an anode 600a in the center, a cathode 600b surrounding the anode and a filament 600c of ThO2 / Ir material. When a voltage of several hundred volts is applied between the anode 600a and the cathode 600b and a current of several amps is applied to the filament 600c, the particles passing through the particle charging unit 600 are sufficiently charged until they reach a saturation state. do.

도 3에 도시된 바와 같이, 캐쏘드(600b)는 메쉬 구조일 수 있고, 판 구조의 캐쏘드(600b1)로 대체 가능하다. 판 구조의 캐쏘드(600b-1)의 바닥면에는 홀이 형성되어 있다.As shown in FIG. 3, the cathode 600b may be a mesh structure and may be replaced by the cathode 600b1 having a plate structure. Holes are formed in the bottom surface of the plate-shaped cathode 600b-1.

입자대전부(600)를 거치면서 충분히 하전된 입자들은 제3 챔버(200)의 제2 스키머(510)를 통해 입자전향부(700)로 진입한다. Particles sufficiently charged while passing through the particle charging unit 600 enter the particle redirecting unit 700 through the second skimmer 510 of the third chamber 200.

도 4는 도 2 의 입자전향부(700)를 확대 도시한 도면이다.4 is an enlarged view of the particle redirecting part 700 of FIG. 2.

The particle redirecting portion 700 has a flat plate shape, and is composed of three metal sheets in the form of three meshes. Each metal plate is in the form of a mesh, as described below, to allow particles to pass therethrough and to prevent the gas flowing with the particles from colliding with each metal plate to disturb the progress of the particles. The particle turning part 700 can rotate 90 degrees counterclockwise.

(+) Power is applied to the first metal plate 700a, and the second metal plate 700b is disposed more upstream than the first metal plate 700a and is grounded. The third metal plate 700c is disposed further downstream and grounded as compared to the first metal plate 700a. These three metal plates are all inclined at an angle of 45 degrees with respect to the flow direction of the particles. Therefore, the charged particles in the particle redirecting part 700 are affected by the electric field formed between the three metal plates, and the traveling direction thereof is changed. In particular, since the three metal plates are arranged at an angle of 45 degrees with respect to the particle flow direction, the traveling direction is performed. Is bent 90 degrees.

Referring to FIG. 3, the particles included in the gas to be measured enter the three metal plates along the entry path 50 indicated by the dotted lines in the figure. Since the second metal plate 700b is grounded, the first metal plate 700a is supplied with a power source of the same electrode as the charged particles, and the charged particles have (+) or (-) charges, and thus the Coulomb force is caused by the electric field. Will receive. Therefore, the particles having a relatively small mass are directed upward from the left side based on the drawing, and the particles having a relatively large mass have larger momentum and kinetic energy, so that they are not completely converted by the electric field and are not completely converted by the second metal plate 700b. ) And the first metal plate 700a may be sequentially passed.

Particles redirected from the front surface of the first metal plate 700a due to their relatively small mass are classified along the first forward path 51, the second forward path 52, and the third forward path 53 in proportion to their mass. do. That is, since the particles incident to the particle deflector 700 have the same speed within a certain error range, the lightest particles are strongly transformed first under the influence of the electric field and proceed along the first deflection path 51. The light particles then travel along the second forward path 52 and the third forward path 53, respectively. On the other hand, the particles that have passed through the first metal plate 700a pass through even the third metal plate 700c under the influence of an electric field formed between the first metal plate 700a and the third metal plate 700c and are displayed in the right direction with reference to the drawings. Proceed along the escape route 54, which is a dotted line.

As described above, by adjusting the magnitude of the voltage applied to the particle deflector 700, the critical mass of the particles that may pass through the first metal plate 700a may be determined. For example, when a high voltage or more is applied to the particle deflector 700, no particles may pass through all of the first metal plate 700a, and in this case, the third metal plate 700c is not necessary. The third metal plate 700c forms an electric field in a direction opposite to the electric field formed between the first metal plate 700a and the second metal plate 700b so that particles passing through the first metal plate 700a smoothly proceed. This is because it is not necessary if there are no particles passing through the first metal plate 700a.

The particle counting unit 800 may be installed on the wall of the third chamber 200, and a conventional particle counting device may be used. However, the particle counting unit 800 may be a particle counting device that measures a current according to entry of charged particles. In addition, the particle counting unit 800 preferably includes a collector 800a for collecting the particles. A valve 800d may be added to the front end of the collector 800a to block particles introduced into the collector 800a. Particles are introduced into the collector 800a through the valve 800d while the valve 800b is open.

In addition, the particle counting unit 800 may be disposed on the paths through which the particles redirected from the particle redirecting unit 700 travel, that is, the first to third forwarding paths 51, 52, and 53, respectively. In other words, the particle counting unit 800 includes a plurality of 800a, 800b, and 800c arranged in an initial traveling direction of the particles included in the gas under test, more precisely, in a direction forming 90 degrees with the entry path 50. It is preferable. Although three collectors 800a, 800b, and 800c are illustrated in the drawing, more collectors may be provided. Each collector 800a, 800b, 800c may be connected to one particle counting unit 800, or may be connected to a plurality of particle counting units provided in the same number, respectively. In any case, in the embodiment of the present invention, not only the occurrence of the particles can be monitored, but also precise and extremely fast measurement results can be obtained for the particle size and concentration distribution.

입자계수부가 하나밖에 마련되지 않은 경우에는 동일한 피측정 기체에 대해 입자전향부(700)에 인가되는 전압을 변화시켜가면서 여러 차례 측정하여야만 입자 크기의 분포를 측정할 수 있으므로 측정에 소요되는 시간 및 비용이 현저히 증가하는 문제점을 해결할 수 있다. In the case where only one particle counting unit is provided, the distribution of particle size can be measured several times while varying the voltage applied to the particle deflection unit 700 for the same gas to be measured. This remarkably increasing problem can be solved.

또한 제3 금속판(700c)이 구비된 경우에는 이탈경로(54) 상에도 포집기(810a)를 포함한 입자계수부(810)가 별도로 마련된 것이 바람직하다.In addition, when the third metal plate 700c is provided, the particle counting unit 810 including the collector 810a may be separately provided on the separation path 54.

상기에서는 도 2를 참조하여 등가 하전된 입자가 유입되지 않은 상태에서 공정 압력이 기준 압력 이상인 경우 적용 가능한 입자측정부(1000)의 구성에 대해서 살펴보았다. In the above, the configuration of the particle measuring unit 1000 applicable when the process pressure is equal to or greater than the reference pressure in a state where equivalent charged particles are not introduced has been described.

도 5는 등가 하전된 입자가 유입되지 않은 상태에서 공정 압력이 기준 압력 미만인 경우 적용되는 도 1의 입자측정부(1000)의 구성도이다.5 is a block diagram of the particle measuring unit 1000 of FIG. 1 applied when a process pressure is less than a reference pressure in a state where equivalent charged particles are not introduced.

In FIG. 5, the particle measuring unit is coupled to the second chamber 150 and the third chamber 200 in a state in which the first chamber 100 is separated from the particle measuring unit of FIG. 1. As shown in FIG. 5, when the first chamber 100 is removed, the gas under measurement enters the second chamber 150 through the nozzle 900. In this case, the nozzle 900 may be a converging or converging / diverging nozzle capable of accelerating the gas under measurement in the form of a beam.

As shown in Figure 2 and 3, in the embodiment of the present invention by measuring the particles by separating or combining the first chamber 100 in accordance with the pressure of the process environment, the particle measuring apparatus according to an embodiment of the present invention The applicable process range can be extended. When the pressure in the process environment is less than the reference pressure, the particles may be measured only by the second chamber 150 and the third chamber 200 to realize miniaturization of the particle measuring apparatus. As shown in FIG. 1, the portability of the particle measuring device may be increased due to the mobility of the particle measuring device and the miniaturization of the particle measuring device as shown in FIGS. 2 and 3.

도 6은 등가 하전된 입자가 유입된 상태에서 공정 압력이 기준 압력 이상인 경우 적용되는 도 1의 입자측정부의 구성도이다.6 is a block diagram of the particle measuring unit of FIG. 1 applied when a process pressure is equal to or greater than a reference pressure in a state where equivalent charged particles are introduced.

The particle measuring unit of FIG. 6 is a form in which the first chamber 100 and the third chamber 200 are combined in a state where the second chamber 150 is separated from the particle measuring unit of FIG. 2. In FIG. 6, since charged particles are introduced, the second chamber 150 including the particle charging unit 600 may be omitted. Therefore, when the second chamber 150 is removed, the gas to be measured flows into the first chamber 100 through the particle focusing unit 400, and the gas to be measured passing through the first chamber 100 is first made. 2 is introduced into the third chamber 200 through the skimmer 510.

도 7은 등가 하전된 입자가 유입된 상태에서 공정 압력이 기준 압력 미만인 경우 적용되는 도 1의 입자측정부의 구성도이다.7 is a block diagram of the particle measuring unit of FIG. 1 applied when a process pressure is less than a reference pressure in a state where equivalent charged particles are introduced.

도 7의 입자측정부는 도 2의 입자측정부에서 제1 및 제2 챔버(100, 150)가 분리된 상태에서 제3 챔버(200)만 있는 상태이다. 도 7에서는 하전된 입자가 유입되므로 입자대전부(600)를 포함하는 제2 챔버(150)를 생략할 수 있고, 공정 환경의 압력이 기준 압력 미만이므로 제1 챔버(100)를 생략할 수 있다.The particle measuring unit of FIG. 7 is a state in which only the third chamber 200 is present in the state in which the first and second chambers 100 and 150 are separated from the particle measuring unit of FIG. 2. In FIG. 7, since charged particles are introduced, the second chamber 150 including the particle charging unit 600 may be omitted, and the first chamber 100 may be omitted since the pressure of the process environment is less than the reference pressure. .

따라서, 노즐(900)을 통해 피측정 기체가 제3 챔버(200)로 바로 유입된다.Therefore, the gas to be measured flows directly into the third chamber 200 through the nozzle 900.

도 6 및 도 7에 도시된 바와 같이, 본 발명의 실시예에서는 유입되는 입자가 하전된 입자인지에 따라 제2 챔버(150)를 생략할 수 있고, 공정 환경의 압력이 기준 압력 이상인지 미만인지에 따라 제1 챔버(100)를 생략할 수 있다.6 and 7, in the embodiment of the present invention, the second chamber 150 may be omitted depending on whether the incoming particles are charged particles, and whether the pressure of the process environment is greater than or equal to the reference pressure. As a result, the first chamber 100 may be omitted.

즉, 본 발명의 실시예에서는 공정의 조건에 따라 3개의 챔버를 분리 또는 결합함으로써, 본 발명의 입자측정장치를 적용할 수 있는 공정 범위가 확대될 수 있다.That is, in the embodiment of the present invention by separating or combining the three chambers according to the conditions of the process, the process range to which the particle measuring device of the present invention can be applied can be expanded.

이하에서는 도 8를 참조로 본 발명에 따른 입자측정방법의 바람직한 실시예를 상세히 설명한다.Hereinafter, with reference to Figure 8 will be described in detail a preferred embodiment of the particle measuring method according to the present invention.

도 8은 본 발명의 실시예에 따른 입자측정장치를 이용한 입자측정방법을 나타내는 플로우차트이다.8 is a flowchart showing a particle measuring method using a particle measuring device according to an embodiment of the present invention.

도 8에 도시된 바와 같이, 우선 유입되는 입자가 등가 하전된 입자인지를 판단한다(S810).As shown in FIG. 8, first, it is determined whether the introduced particles are equivalently charged particles (S810).

유입되는 입자가 등가 하전된 입자인 경우, 다음으로 공정 환경의 압력이 설정된 기준 압력 이상인지 미만인지를 판단한다(S820).When the incoming particles are equivalently charged particles, it is next determined whether the pressure in the process environment is greater than or equal to the set reference pressure (S820).

공정 환경의 압력이 기준 압력 이상이면, 도 6과 같이 제2 챔버(150)를 분리하고 제1 챔버(100) 및 제3 챔버(200)를 결합한다(S831).If the pressure of the process environment is greater than or equal to the reference pressure, as shown in FIG. 6, the second chamber 150 is separated and the first chamber 100 and the third chamber 200 are combined (S831).

다음으로, 입자집속가속부(400)는 입자가 포함된 피측정 기체를 집속, 가속하여 제1 챔버(100)로 공급하고, 제1 챔버(100)를 통해 제3 챔버(200)로 피측정 기체가 진입한다(S832).Next, the particle focusing unit 400 focuses and accelerates the gas to be measured, which includes particles, to the first chamber 100, and to the third chamber 200 through the first chamber 100. The gas enters (S832).

More specifically, the gas to be measured is focused by the aerodynamic lens 400b of the particle focusing unit 400, accelerated by the pressure difference, and enters the first chamber 100. The gas to be measured entering the first chamber 100 is separated by a considerable amount by the vacuum pump 300 and discharged to the outside, and a small amount of gas and particles may continue to proceed. The small amount of gas and particles continue to enter the third chamber 200 through the second skimmer 510.

제3 챔버(200)의 입자전향부(700)는 입자의 유동 방향이 입자의 유동 방향에 대해 45도 각도로 기울어지게 전기장을 형성한다(S833).The particle redirecting part 700 of the third chamber 200 forms an electric field such that the flow direction of the particles is inclined at an angle of 45 degrees with respect to the flow direction of the particles (S833).

그러면, 도 4에 도시한 바와 같이 입자는 전기장의 영향에 의해 입자의 유동 방향이 90도 각도로 꺾여 진행하게 된다. 이때 전기장을 형성하기 위한 구성은 메쉬 형태의 금속판 한 쌍 이상을 전원에 연결한 것이 바람직하다.Then, as shown in FIG. 4, the particles proceed by bending the flow direction of the particles at an angle of 90 degrees under the influence of the electric field. At this time, the configuration for forming the electric field is preferably connected to the power supply a pair of mesh metal plate.

유동방향이 전향된 입자는 입자계수부(800)로 포집되고, 입자계수부(800)는 입자의 발생 여부를 모니터링하거나 입자의 크기/농도 분포 등을 측정한다(S834).Particles whose flow direction is redirected are collected by the particle counting unit 800, and the particle counting unit 800 monitors the generation of particles or measures the size / concentration distribution of the particles (S834).

공정 환경의 압력이 기준 압력 미만이면, 도 7과 같이 제3 챔버(200)로부터 제1 챔버(100) 및 제2 챔버(150)를 분리하고(S841), 제3 챔버(200)만을 이용하여 입자를 측정한다.When the pressure of the process environment is less than the reference pressure, as shown in FIG. 7, the first chamber 100 and the second chamber 150 are separated from the third chamber 200 (S841), and only the third chamber 200 is used. Measure the particles.

노즐(900)을 통해 가속된 하전된 입자가 제3 챔버(200)로 진입한다(S842).Charged particles accelerated through the nozzle 900 enters the third chamber 200 (S842).

제3 챔버(200)의 입자전향부(700)는 입자의 유동 방향이 입자의 유동 방향에 대해 45도 각도로 기울어지게 전기장을 형성한다(S843).The particle redirecting part 700 of the third chamber 200 forms an electric field such that the flow direction of the particles is inclined at an angle of 45 degrees with respect to the flow direction of the particles (S843).

유동방향이 전향된 입자는 입자계수부(800)로 포집되고, 입자계수부(800)는 입자의 발생 여부를 모니터링하거나 입자의 크기/농도 분포 등을 측정한다(S844).Particles whose flow direction is redirected are collected by the particle counting unit 800, and the particle counting unit 800 monitors the generation of particles or measures the size / concentration distribution of the particles (S844).

이와 같이, 본 발명의 실시 예에서는 등가 하전된 입자의 유입 여부, 공정 환경의 압력에 따라 3개의 챔버를 분리 또는 결합할 수 있다.As such, in the embodiment of the present invention, three chambers may be separated or combined according to whether inflow of equivalent charged particles or pressure of the process environment occurs.

등가 하전된 입자가 유입되지 않은 상태에서는 필히 제2 챔버(150)를 이용하여 입자를 측정한다.When the equivalent charged particles do not flow in, the particles are measured using the second chamber 150.

상기 (S710) 단계로 돌아가서, 등가 하전된 입자가 유입되지 않은 상태에서 공정 환경의 압력이 설정된 기준 압력 이상인지 미만인지를 판단한다(S850). 이때, 기준 압력은 공정에 따라 실시 변경이 가능하나, 본 발명의 실시예에서는 대략 10 mTorr라 가정한다.Returning to the step (S710), it is determined whether the pressure of the process environment is more than the set reference pressure or less in the state that the equivalent charged particles are not introduced (S850). At this time, the reference pressure can be changed depending on the process, but in the embodiment of the present invention, it is assumed that approximately 10 mTorr.

공정 환경의 압력이 기준 압력 이상이면, 제1 챔버(100), 제2 챔버(150) 및 제3 챔버(200)를 도 2와 같이 결합한다(S861).When the pressure in the process environment is greater than or equal to the reference pressure, the first chamber 100, the second chamber 150, and the third chamber 200 are combined as shown in FIG. 2 (S861).

다음으로, 입자집속가속부(400)는 입자가 포함된 피측정 기체를 집속, 가속하여 제1 챔버(100)로 공급하고, 제1 챔버(100)를 통해 제2 챔버(150)로 피측정 기체가 진입한다(S862). Next, the particle focusing unit 400 focuses and accelerates the gas to be measured including particles to the first chamber 100 and supplies the gas to the second chamber 150 through the first chamber 100. The gas enters (S862).

A small amount of gas and particles continue to enter the second chamber 150 through the first skimmer 500.

제2 챔버(150)의 입자대전부(600)는 피측정 기체의 포함된 입자를 대전시킨다(S863).The particle charging unit 600 of the second chamber 150 charges the contained particles of the gas to be measured (S863).

대전된 입자를, 입자의 유동방향에 대해 45도 각도로 기울어지게 형성된 전기장으로 진입시킨다(S864). 따라서 입자는 전기장의 영향에 의해 그 유동방향이 90도 전향된다. 이때 전기장을 형성하기 위한 구성은 메쉬 형태의 금속판 한 쌍 이상을 전원에 연결한 것이 바람직하다.The charged particles enter the electric field formed to be inclined at an angle of 45 degrees with respect to the flow direction of the particles (S864). Therefore, the particles are turned 90 degrees in the direction of flow under the influence of the electric field. At this time, the configuration for forming the electric field is preferably connected to the power supply a pair of mesh metal plate.

유동방향이 전향된 입자는 입자계수부(800)로 포집되고, 입자계수부(800)는 입자의 발생 여부를 모니터링하거나 입자의 크기/농도 분포 등을 측정한다(S865).Particles whose flow direction is redirected are collected by the particle counting unit 800, and the particle counting unit 800 monitors the generation of particles or measures the size / concentration distribution of the particles (S865).

공정 환경의 압력이 기준 압력 미만이면, 도 3과 같이 제2 챔버(150) 및 제3 챔버(200)로부터 제1 챔버(100)를 분리하고(S871), 제2 챔버(150) 및 제3 챔버(200)를 이용하여 입자를 측정한다.If the pressure of the process environment is less than the reference pressure, as shown in FIG. 3, the first chamber 100 is separated from the second chamber 150 and the third chamber 200 (S871), and the second chamber 150 and the third chamber are separated. The particles are measured using the chamber 200.

제2 챔버(150)의 입자대전부(600)는 피측정 기체의 포함된 입자를 대전시킨다(S873).The particle charging unit 600 of the second chamber 150 charges the contained particles of the gas to be measured (S873).

대전된 입자를, 입자의 유동방향에 대해 45도 각도로 기울어지게 형성된 전기장으로 진입시킨다(S874). 따라서 입자는 전기장의 영향에 의해 그 유동방향이 90도 전향된다. 이때 전기장을 형성하기 위한 구성은 메쉬 형태의 금속판 한 쌍 이상을 전원에 연결한 것이 바람직하다.The charged particles enter the electric field formed to be inclined at an angle of 45 degrees with respect to the flow direction of the particles (S874). Therefore, the particles are turned 90 degrees in the direction of flow under the influence of the electric field. At this time, the configuration for forming the electric field is preferably connected to the power supply a pair of mesh metal plate.

유동방향이 전향된 입자는 입자계수부(800)로 포집되고, 입자계수부(800)는 입자의 발생 여부를 모니터링하거나 입자의 크기/농도 분포 등을 측정한다(S875).Particles whose flow direction is redirected are collected by the particle counting unit 800, and the particle counting unit 800 monitors the generation of particles or measures the size / concentration distribution of the particles (S875).

이와 같이, 본 발명의 실시 예에서는 등가 하전된 입자의 유입 여부, 공정 환경의 압력에 따라 3개의 챔버를 분리 또는 결합할 수 있어, 다양한 공정에 본 발명의 입자측정장치가 적용될 수 있다.As such, in the exemplary embodiment of the present invention, the three chambers may be separated or combined according to the inflow of equivalent charged particles or the pressure of the process environment, and the particle measuring apparatus of the present invention may be applied to various processes.
