Description

다중렌즈 어레이를 가지는 공초점 현미경 및 이를 이용한 측정방법{Confocal Microscope with multiple lens array and measuring method using it} Confocal Microscope with multiple lens array and measuring method using it}

The present invention relates to a microscope, and more particularly, to a confocal microscope for obtaining a three-dimensional image of the specimen through the analysis of the reflected light by irradiating the illumination with a pin hole of the objective lens.

In the display industry, such as semiconductors and liquid crystal displays (LCDs), a variety of processes are required and various measurement and inspection processes are required. These semiconductors and LCDs have fine shapes that cannot be observed with the naked eye. Even very fine geometric defects can cause poor overall product quality. In the case of LCD, for example, even if only one cell is defective and fails to emit light properly, the product itself is a defective product. Due to these problems, it is obvious that the measurement and inspection of the shape must be performed very precisely and efficiently in industrial sites such as semiconductors and displays, and the measurement and inspection work are of high importance.

A confocal microscope irradiates a sample with light of a certain wavelength and passes the light reflected from the sample through a confocal aperture such as a pinhole, so that only light emitted from the focal point of the objective lens is photo-detected. detector, PD) Confocal microscopy is to obtain the three-dimensional shape of the specimen by measuring the amount of light at the measurement point using a confocal phenomenon.

However, the confocal microscope according to the prior art has the following problems.

Specimens to be measured vary depending on the material and surface shape, such as the amount of light reflected or the angle at which they are versed. Considering the characteristics of the specimen, the numerical aperture of the microscope must be adjusted to obtain a three-dimensional image with high precision. Up to now, such a system is absent.

In addition, in the confocal microscope, the higher the numerical aperture of the lens, the more accurate measurement value can be obtained. However, when the numerical aperture of the lens is increased, the measurement area is narrowed, so that only a relatively narrow range can be measured.

That is, the conventional confocal microscope has a problem that it is difficult to accurately measure a wider area due to an inverse correlation between the numerical aperture and the measurement area.

When the signal-to-noise ratio is 5 or more, a lens having a small numerical aperture is selected from the multi-lens array, and the signal-to-noise ratio is 3 If it is less than 5, a preselected lens can be used.

According to the present invention, first, the light quantity value of the specimen is measured to adjust the multi-lens array and the objective lens array to properly adjust the numerical aperture. After that, the multi-lens array is moved along the x and y axes to obtain data in the measurement area more widely.

One side of the light splitting device 150 is provided with a condenser lens 200. The condenser lens 200 concentrates the light reflected from the specimen 1000 and transmits the light to the CCD 210. The CCD 210 converts the input light into an electrical signal profile. The signal profile generated by the CCD 210 is input to the controller 300. The controller 300 controls the multiple lens array 160 and the objective lens array 180 to be described later to determine the final numerical aperture.

Looking at the movement path of the light irradiated from the light source 110 as follows. Light incident from the light source 110 through the objective lens array 180 is incident again through the multilens array 160 and is incident on the condenser lens 200 by the light splitter 150. The light incident on the condenser lens 200 passes through the pinhole to the CCD 210, and the light incident through the CCD 210 is converted into a signal profile and stored in the controller 300. The controller 300 analyzes the input signal profile to control the multiple lens array 160 and the objective lens array 180.

Referring to FIG. 3, the difference in the amount of light measured according to the change in the numerical aperture of the lens will be described. FIG. 3 (a) shows the amount of light measured through the numerical aperture lens 161a having a small numerical aperture in the multi-lens array 160. FIG. 3 (b) shows the numerical aperture versus the lens 161b. 3 (c) shows the amount of light measured through the lens 161c among the numerical apertures. As shown in FIG. 3, the light quantity value measured on the specimen increases with the numerical aperture. This can be judged by seeing that the size of the sunspot is large. More specifically, the smaller the numerical aperture, the wider the measurement area of the specimen 1000 is. This indicates that the measurement area of the specimen 1000 is shown as 7 × 7 (see FIG. 3 (a)) for a lens having a small numerical aperture and 3 × 3 (see FIG. 3 (b)) as a lens having a large numerical aperture. You can see it. When the lens having a small numerical aperture is used as described above, the measurement area can be widened, but the accuracy of the measured value is degraded.

In the present invention, the multi-lens array 160 and the objective lens array 180 are controlled to compensate for the inverse relationship between the measurement area and the precision. More specifically, in order to increase the precision, the numerical aperture of the multi-lens array 160 and the objective lens array 180 is appropriately adjusted, and the multi-lens array 160 is adjusted by the x and y axes to measure the measurement area. It is widening.

For the sake of understanding, the graph will be described with reference to FIG. 4. Referring to the graph of FIG. 4, the x-axis represents the z-axis movement amount of the multi-lens array 160, and the y-axis represents the light amount value reflected from the specimen 1000. In the graph, the a line represents the light quantity value when the numerical aperture is small, and the b line represents the light quantity value when the numerical aperture is large. As the multi-lens array 160 moves on the z-axis, a portion where the amount of light is greatest exists. As such, the portion of the largest amount of light is the part where confocal phenomenon occurs, and the height of the measuring point of the specimen 1000 can be known according to the z-axis value of the portion of the largest amount of light. As can be seen from the graph, it can be seen that the larger the numerical aperture is, the larger the amount of light at the measurement point than the smaller the numerical aperture. Therefore, when the numerical aperture is large, the height of the measuring point can be measured more precisely.

The specimen 1000 has different characteristics of reflecting light depending on its material and surface shape, and thus the amount of light capable of reflecting the light is different. Accordingly, the final numerical aperture for measurement should be adjusted by appropriately selecting a lens from the objective lens array 180 and the multiple lens array 160 to suit the characteristics of each specimen 1000.

In the present invention, the numerical aperture is adjusted to suit each point of the specimen 1000 so that the amount of light can be above a certain level. The process for this will be described later in detail.

In this way, when the numerical aperture is increased, a problem of narrowing the measurement area occurs. Therefore, in order to compensate for this, as described above, the multi-lens array 160 is moved along the x and y axes to widen the measurement area. The configuration for widening the measurement area in the present invention will be described with reference to FIG.

In the present invention, the multi-lens array 160 is moved to the x and y axes to widen the measurement area. Transfer of the multilens array 160 is performed by the multilens driver 167 and the multilens driver 167 is controlled by the controller 300. FIG. 5 illustrates a process of scanning the measurement area of the specimen 1000 of FIG. 3 (b). The arrow of FIG. 5 indicates a path for moving the multi-lens array 160 along the x and y axes to scan the measurement points in the measurement area, and measures the value at each measurement point through the path. The path of the arrow of FIG. 5 is only an example, and a path to be scanned may be variously selected as necessary.

Hereinafter, a process of measuring a stereoscopic image of a specimen using a confocal microscope according to an embodiment of the present invention will be described in detail.

Initially, the controller 300 initializes the positions of the multiple lens array 160 and the objective lens array 180.

In this state, the area to be measured is determined on the specimen 1000 to be measured.

When the measurement area is determined, the controller 300 selects the objective lens having a numerical aperture suitable for the measurement area in the objective lens array 180. As mentioned above, since the numerical aperture and the measurement region are inversely related, an objective lens having a large numerical aperture may be selected when the measurement region is wide, and an objective lens having a small numerical aperture may be selected when the measurement region is narrow. In this case, it is sufficient to select an objective lens having a numerical aperture that can cover all of the measurement regions of the lens.

The amount of light reflected by the specimen 1000 is different depending on the material and surface shape of the specimen 1000. To increase the accuracy of the measurement, the amount of reflected light must be large, which depends on the numerical aperture of the lens. Therefore, the numerical aperture must be appropriately set to meet the condition of each specimen 1000.

The numerical aperture of the microscope is determined by the lens selection of the multi-lens array 160 and the objective lens array 180. Since the lens is not selected in the multi-lens array 160 even though the objective lens is selected, the numerical aperture of the final lens is determined. It is not set. In order to adjust the numerical aperture suitable for the specimen 1000, first, an arbitrary lens is selected from the objective lens array 180 and the multilens array 160.

In this state, the controller 300 performs the z-axis scan while moving the multi-lens array 160 to the z-axis. The amount of light emitted through the z-axis implementation is converted into an initial signal profile through a CCD and stored in the controller 300 again.

The controller 300 analyzes the stored initial signal profile and examines whether the signal has a certain level of intensity as shown in the graph of FIG. 4.

The initial signal profile contains not only the signals necessary for measuring the stereoscopic image of the specimen, but also other unwanted noise. Therefore, the controller 300 also analyzes whether the signal strength and the ratio of the signal and noise (hereinafter, referred to as a signal-to-noise ratio) are appropriate. With the result from the analysis of the initial signal profile, the lens in the multi-lens array 160 is selected again.

If the z-axis signal-to-noise ratio is appropriate, the numerical aperture adjustment for the specimen 1000 is appropriate. If such a result is obtained, the final signal profile is obtained by performing z-axis scanning again. In this case, the signal-to-noise ratio is preferably set to less than 3 seconds and less than 5 times. This is based on the measurement results of a number of experiments.

If the z-axis signal-to-noise ratio is not appropriate, the lenses in the multilens array 160 must be reselected.

If the signal-to-noise ratio is large, preferably, if the signal-to-noise ratio is 5 or more, a lens having a small numerical aperture is selected from the lenses of the multilens array 160. This is to measure a wider measurement area at once, and it is satisfactory if a signal intensity of a certain level or more can be obtained.

On the other hand, when the signal-to-noise ratio is low, preferably when the signal-to-noise ratio is 3 or less, the lens having the large numerical aperture is selected from the lenses of the multi-lens array 160 to set the total numerical aperture to be large. The larger the numerical aperture, the higher the accuracy of the measurement. The larger the numerical aperture, the narrower the measurement area, but this problem is compensated for by extending the measurement area by moving to the x and y axes. This will be described later.

The above steps can be repeated until you have an appropriate signal-to-noise ratio (if your preferred signal-to-noise ratio is less than 3 seconds and less than 5). That is, after adjusting the multi-lens array 160 to adjust the signal-to-noise ratio, the signal profile is analyzed again. If the result is not appropriate, it is adjusted until it is appropriate.

If the proper final numerical aperture is set through this process, the control unit 300 performs z-axis scanning again.

The final signal profile stored through z-axis scanning is analyzed by the controller 300 to determine the height of the corresponding measurement point. As shown in the graph of FIG. 4, the z-axis value at the time when the signal value is the largest is a major factor in determining the height of the corresponding measurement point.

This completes the height measurement at one measuring point. Finally, in order to measure height values at all measurement points in the measurement region of the specimen 1000, scan of x and y axes is required. Therefore, after that, the x, y-axis scanning and z-axis scanning is repeated to measure the height at each measurement point.

Referring to FIG. 5, the controller 300 moves the multi-lens array 160 to adjacent measuring points along the x and y axes along the rule of the arrow of FIG. 5. When the multi-lens array 160 is moved to each measuring point, the final signal profile of the measuring point is again stored through z-axis scanning and analyzed to obtain a z-axis value corresponding to the height of the measuring point.

When the measurement is completed, the controller 300 again moves the multi-lens array 160 to the next measuring point adjacent. By repeating this process a number of times, the controller 300 obtains a measurement point height value of the corresponding measurement area.

Through this process, all the height values of the measurement points of the measurement area are obtained, and based on this data, the controller 300 outputs the three-dimensional shape of the specimen 1000 through data analysis.

As described above, since the specimen 1000 is measured by appropriately adjusting the numerical aperture based on the amount of light reflected by the specimen 1000, a more precise and simple three-dimensional shape can be obtained.

In addition, by adjusting the multi-lens array 160 in the x, y axis to scan the amount of light at each measurement point in the measurement area it is possible to measure a wider measurement area.
