Abstract
Description
또한, 게이트간의 간격이 좁아짐에도 불구하고 소오스 라인영역 및 드레인 콘택홀영역을 동시에 형성하기 위하여 게이트 상부의 마스크 절연막의 두께를 증가시키므로 소오스 라인영역 및 드레인 콘택홀영역 내부의 층간 절연막 매립 및 식각에 한계가 있다.
Claims (4)
- 반도체 기판상에, 마스크 절연막이 상부에 적층된 게이트전극을 형성하는 단계;상기 게이트전극 양측의 반도체 기판 내에 소오스 및 드레인 영역을 형성하는 단계;상기 게이트전극의 측면에 측벽 절연막을 형성하고 전면에 베리어막을 형성하는 단계;상기 소오스 및 드레인 영역상의 게이트 전극들 사이에 층간절연막을 형성하는 단계;상기 소오스 영역을 제외한 부분에 제 1 마스크층을 형성하고 이를 이용하여 상기 소오스 영역이 노출되도록 하는 단계;상기 드레인 영역 상에 선택적으로 오픈 영역을 갖는 제 2 마스크층을 형성하는 단계; 및상기 제 2 마스크층을 이용하여 드레인 영역을 노출시키는 콘택홀을 형성하는 단계를 포함하여 이루어지는 것을 특징으로 하는 반도체 소자의 제조방법.
- 제 1 항에 있어서, 상기 마스크 절연막을 질화물질 또는 SiON으로 형성하는 것을 특징으로 하는 반도체 소자의 제조방법.
- 제 1 항에 있어서, 상기 층간 절연막을 BPSG를 사용하여 형성하고 마스크 절연막을 에치 스토퍼로 하여 평탄화하는 것을 특징으로 하는 반도체 소자의 제조방법.
- 제 1 항에 있어서, 상기 제 1, 2 마스크층을 유기 반사방지막으로 형성하는 것을 특징으로 하는 반도체 소자의 제조방법.
