PE(Plasma Enhanced)―TEOS(Tetra Ethyl Ortho Silicate)막을 1000Å 증착한 웨이퍼 상에 TaN막을 800-1000Å 증착하고, 박막 증착 장치의 휴지없이, 본 발명에 따른 건식 세정 방법을 수행하였다. 세정 가스로써, 불소를 포함하는 가스는 NF3를, 고, 탄소를 제거하는 가스는 H2를 사용하였으며, 제1 실시예에서처럼 이들을 동시에 반응기 내로 공급하였다. 플라즈마 발생을 위한 기저의 공정 가스로는 Ar을 사용하였다.
