み部を介して空中に支持されたおもり部(27)とを、
Si基板を加工することにより形成してなる半導体加速
度センサの製造方法において、 p型もしくはn型Si層(21)の片面にホウ素拡散に
よってp^+層(22)を形成し、該p^+層上にエピ
タキシャル成長によって所定厚さのn型Si層(23)
を形成した後、前記それぞれのSi層(21,23)の
所定領域に前記p^+層をエッチング停止層として異方
性エッチングを施し、更に前記n型Si層(23)をエ
ッチング停止層として選択性等方エッチングを施すこと
により前記たわみ部と前記おもり部を形成することを特
徴とする半導体加速度センサの製造方法。 7) 前記n型Si層上の前記たわみ部となる領域内に
ホウ素拡散によってp型拡散抵抗(24)を形成し、該
p型拡散抵抗を前記ピエゾ抵抗とすることを特徴とする
特許請求の範囲第6項記載の半導体加速度センサの製造
方法。 8) 前記ピエゾ抵抗は、前記n型Si層の(100)
面内の〈110〉方向に形成されることを特徴とする特
許請求の範囲第7項記載の半導体加速度センサの製造方
法。 9) 前記エッチングは、前記たわみ部および前記おも
り部の領域に対応したパターンを有するSiO_2膜(
25)を前記それぞれのSi層(21,23)上に形成
し、咳SiO_2膜をマスクとして用いることを特徴と
する特許請求の範囲第6項乃至第8項のいずれか1つに
