一般に集積回路の製造ラインでは、ウェハにマスクパタ

分割し、しかるのちボンディング等の後工程に供するよ
うにしているが、この間の工程は集積回路の品質を決め
る上で□最も重要であり、傷や汚れ等の外観検査が不可
欠である。このため従来では、例えばウェハにマスクパ
ターンを形成した状態で、顕微鏡による目視観察を行な
ったり、ウェハのパターン形成面を撮像して隣接する各
ペレットのパターンを相互に比較することにより欠陥の
有無を検査している。しかるに半導体ペレットは、ウェ

そこで最近では、半導体ペレッ1〜の状態で欠陥検査を
行なうことが実施されている。しかしながら、この半導
体ペレツ1〜の状態で検査を行なおうとすると、ペレッ
トは各々分割された状態になっているため、ウェハの検
査で用いた隣接するパターンの撮像画像を相互に比較す
ることにより検査する手法は適用することができない。
このため従来では、検査者が顕微鏡による目視観察を行
なうことにより検査している。しかるにこの様な目視観
察による検査は、検査能率および検査精度が低いため、
生産性の向上を図ることができなか・)た。
一方、半導体ペレットを個々に歴青してぞの二値化画像
から欠陥を自動検出することも考えられているが、従来
つ]■ハの検査で用いられてい/;: +i像手段は被
検査面に対し垂直上方から照明を11/rい、その反射

ては高速度でかつ安価に検出することかできなかった。
〔発明の目的〕
本発明は、如何なる種類の欠陥であっても高精度にかつ
構成簡易にして検出することができ、しかもこの検査を
能率良く高速度に行ない得る外観検査方法を提供するこ
とを目的どする。
〔発明の概要〕
本発明は、−ト記目的を達成するために、被検査物に対
し先ず垂直落射照明を行なってこのときに得られるml
像画像情報から被検査物の位置検出と端部欠陥の検査と
を行ない、この検査を終了した後上記被検査物に対する
照明を斜め上方からの照明に切換え、この時に得られる
撮像画像情報から被検査物の表面欠陥の検査を行なうよ
うにしたものである。
〔発明の実施例〕
i11図は、本弁明方法を実施するだめの外観検査装置
の全体の構成を示すもので、1は基台、2はXYテーブ
ルを示している。このXYテーブル2は、ステップモー
タ21.22により動作するもので、テーブルにには被
検査物としての半導体ペレット3がストッカ(図示せず
)からコレットにより取出されて載置される。一方、こ
の半導体ペレッ1へ3の垂直上方には、支持軸51で支
持された状態で撮像装置5が配設されている。この撮像
装置5は、」−記支持軸51に固定アーム52を昇降自
在に取着し、この固定アーム52に上記半導体ペレッ]
・3の被検査面を拡大する顕lfd&1153およびこ
の顕微鏡53で拡大された画像を撮像する工業用テレビ
ジョン(ITV)カメラ5/lを固定したものである。
ところで、この搬像装置5には2つの相v4なる照明装
置6.7がgQけである。この゛)ら第1の照明装置6
は、第2図(a)に示す如く光源61の出力光を半透鏡
62で反射さUることにJ:す、前記XYテーブル2に
載置されている半導体ぺ1ノツト3に対し垂直落射照明
を行なうものである。一方第2の照明装置7は、光源7
1と前記顕微鏡53の先端部に固定された投光部72と
からなり、光源71の出力光を投光部72より第2図(
b)に示す如く半導体ペレット3に対し斜め上方から照
射し、これにより半導体ペレット3の被検査面を斜め照
明するものである。
さて、前記TTVカメラ54で得られた撮像画像は、先
ず二値化回路81で所定の二値化レベルにしたがって二
値化されたのち画像メモリ82に一旦記憶され、しかる
のち制御回路83に導入されるようになっている。この
制御回路83は、主制御部としてのマイクロプロセッサ
を有するもので、第3図に示す如く撮像制御手段31、
視野制御手段32、位置制御手段33、端部欠陥検出手
段34、表面欠陥検査手段35および照明切換手段36
からなる各制御機能を備えている。撮像制御手段31は
、ITVカメラ54を駆動するとともに、二値化回路8
1に二値化レベルを設定しか゛)画像メモリ82の書き
込みおよび読み出し各動作を制御するものである。視野
制御手段32は、モータ駆動回路84を介して前記XY
テーブル2を駆動することにJ:す、半導体ペレット3

ある。また端部欠陥検出手段371は、前記垂直落射照
明のときに得られた二値化パターン像の信号レベルを判
定することにより割れや欠I)等の端部欠陥を検出する
。また表面欠陥検出手段35は、前配斜め照明を行なっ
た状態で得られる一il iff化パターン像の信号レ
ベルを判定することにより、半導体ペレッ1へ3の汚れ
や潰れ、表面11等の表面欠陥を検出する。最後に照明

上のような構成に基づいて本発明方法の一実施例を説明
する。第4図(a)、(bHJ、その検査手順を示すフ
ローチャートである。
XYテーブル2上の所定の位置に半導体ぺ1ノツト3を
セットし、この状態で検査開始スイッチ(図示せず)を
操作すると、制御回路83は先ずステップ4aで第1の
照明装置6の光?1I61に対し駆動信号を発し、これ
により半導体ペレット3に対して垂直落射照明を行なう
。そしてこの状態でステップ4bによりITVカメラ5
4に駆動信号を出力して搬像動作を開始させ、これによ
り得られたIll 像画像信号を二値化回路81で二値
化させたのち画像メモリ82に記憶させる。このとき制
御回路83は、半導体ペレット3の位置検出用としてそ
のホンディグパラ1へを検出するために、二値化回路8
1に対し比較的高い二値化レベルを設定づ−る。この二
値化レベルは、ボンディングバット部分分の画像信号レ
ベル(約0.8V)とボンディングパラ1〜部分を除い
た部分の画像信号レベル(約0./lV)どの中間値に
設定される。第5図(a)はその結果(qられた二値化
パターン像の一例を示7Jもので、ボンディングバット
部分3bのみが’11”レベルどなって検出される。そ
うして位1N検出用の二値化パターン像が得られると制
御回路83は、続いてステップ4Gで上記二値化パター
ン像からボンディングパット3bをパターン認akによ
り検出してその位置から半導体ペレッ]−3の位置を検
出する。そしてステップ4dでモータ駆動回路84を介
してXYテーブル2を駆動して半導体ペレツ1〜3の位
置を調整し、これにJ:り撮像視野の初期位間を設定づ
る。
さて、そうして搬像位置の位置決めを終了りると制御回
路83は、先ずステップ4eでITVカメラ54を駆動
して半導体ペレット3の被検−1面を撮像させ、これに
より得られた1准急画閣代1】を二値化回路81で二値
化さ1!!このら画像メ■−リ82に記憶させる。とこ
ろで、このどき制御コ11回W883は、二値化回路8
1に対し、ボンディングバット部分3bを除いた部分3
aを検出するために前記ボンディングパラi〜の検出レ
ベルよりも低い二値化レベル、例えばポンディングパッ
ド部分を除いた部分3aの画像信号レベル(0,4V)
と×Yテーブル2表面の画像信号レベル(0,2V)と
の中間値に設定する。従って、この二値化により画像メ
モリ82には例えば第5図(b)、(c)に示す如くポ
ンディングパッド部分を除いた部分3aがHT+レベル
でXYテーブル表面部分2aがI L 11レベルとな
る二値化パターン像が記憶される。尚、第5図(b)は
割れや欠は等の端部欠陥が無い場合の二値化パターン像
を、また(C)は同欠陥が存在する場合の二値化パター
ン像の一例を示している。そして制御回路83は、ステ
ップ4rで上記二値化パターン像におけるポンディング
パッド部分3t′)を除いた部分3aの端部の信号レベ
ルを判定しC端部欠陥の検出を行ない、続いてステップ
4gで端部欠陥の有無を判定する。
そして、欠陥無しど判定した場合は、ステップ41で前
記XYテーブル2を駆動して半導体ペレット3に対する
TTVカメラ54の撮像視野を移動させ、しかるのちス
テップ4eに戻って上記欠陥の検出動作を繰返J。そし
て半導体ペレット3の端部全周に対し上記端部欠陥の検
査を繰返し行ない、ステップ7Ihで1ペレツトについ
ての端部欠陥の検査を終了したと判定すると、第4図(
b)のステップ4.1に移行する。一方これらの各端部
欠陥の検査中に、」二記ステップ4qで端部欠陥ありと
判定すると、制御回路83はその時点でその半導体ペレ
ツ1〜に対Jる検査を終了して第4図(b)のステップ
4Sに移行し、ここで上記゛1′導体ペレットのυ1除
指令を出力して次の半)9体べ1ノツトに対する検査に
移行する。
さて、上記端部欠陥の検査を終了してステップ4jに移
行すると制御回路83Lt、次にぞれ、1t゛駆動状態

カメラ5/lに導入されないのに対し、表面欠陥部分3
Gでは斜め上方からの照明光が乱反射して11Vカメラ
54に導かれるためである。
ぞ【ノて制御回路83は、こうして得られた二値化パタ
ーン像からステップ4mで半導体ペレット3表面の汚れ
や潰れ等の表面欠陥を゛H°ルベルの画素数を品1数す
ることにより検出し、しかるのちステップ4nで例えば

とにより表面欠陥の有無の判定を行(2う。そして欠陥
無しと判定した場合は、前記端部欠陥の検出時と同様に

の半導体ベレン1〜3に対する検査に移行する。
このように本実施例であれば、各半導体ペレット3毎に
欠陥を自動検査でき、しかも垂直落射照明と斜め照明と
をそれぞれ行なってこれらの照明毎に割れや欠は等の端
部欠陥と汚れや潰れ等の表面欠陥とを各別に検出するよ
うにしたことによって、複雑な画像処理を行なうことな
く簡単かつ高速にしかも精度良く全ての欠陥を検出する
ことができる。従って構成簡易にして生産性を向上させ
ることができる。また、垂直落射照明による端部欠陥の
検査および斜め照明による表面欠陥の検査をイれぞれ行
なう際に、垂直落射照明による欠陥検査を先に行ない、
その後に斜め照明による欠陥検査を行なうようにしたこ
とによって、垂直落射照明の状態で被検査物の位置検出
と端部欠陥の検査とを照明を切換えることなく続けて行
なうことができ、例えば斜め照明による表面欠陥の検査
を先に行なう場合に比べて、能率良く被検査物の位置検
出と各欠陥検査とを行なうことができる。これにJ:す
1個の半導体ペレッ1〜に対する検査時間を短縮するこ
とができ、また制御手順を簡略化することができる。
尚、本発明は上記実施例に限定されるものではない。例
えば、前記実施例では半導体ペレットの欠陥を検査する
場合について説明したが、端部欠陥および表面欠陥がそ
れぞれ生じる製造物であれば、どのようなものであって
も同様に適用することができる。その他、各照明装置の
構成や制御手順、制御内容、欠陥の検出手段、撮像手段
の構成、視野の制御手段の構成等についても、本発明の
要旨を逸脱しない範囲で種々変形して実施できる。
〔発明の効果〕
以上詳述したように本発明によれば、被検査物に対し先
ず垂直落射照明を行なってこのときに得られる撮像画像
情報から被検査物の位置検出と端部欠陥の検査とを行な
い、この検査を終了した後上記被検査物に対する照明を
斜め上方からの照明に切換え、この時に19られる撮像
画像情報から被検査物の表面欠陥の検査を行なうように
