Abstract

PURPOSE:To automate an operation of setting a wafer into a cup of a planetary dome and improve the efficiency of the operation by a method wherein a wafer loader is constituted by a wafer turning part, which is equipped with a mechanism turning the wafer after chucking it from the upper part, and a wafer attracting robot of orthogonal coordinate type with three axes X, Y and Z. CONSTITUTION:At a magazine conveying part 1, the leading magazine 6 is transferred to a wafer carrying-out apparatus 2 and a wafer 7 on the lowest level is drawn out by a belt conveyer 35 and transferred to a wafer turning part 3. At the wafer turning part 3, the wafer 7 is chucked by chucks 36 and 37 and, while being lifted, turned over 180 degrees. Then the attracting head 54 of a wafer attracting robot 4 reaches above the wafer 7 and attracts and fixes the back side of the wafer 7. Then the wafer 7 is transferred above a planetary dome 5 and released and set on the predetermined position.

Conventionally, the operation of placing the wafers into the planetary dome was carried out by manually picking each wafer with tweezers, but since wafers are thin and easily damaged, this process had to be done with great care. It had to be done carefully. Therefore, this work is extremely inefficient, and measures to automate and improve efficiency have been required.

The planetary dome 5 is part of a device called a planetary fixed chairing, and as shown in FIG.
is usually installed in two stages, upper and lower, with 7 wafers
When setting the suction head 54, the suction head 54 rotates according to the respective inclination angles. For example, three planetary domes 57 are installed on a rotating table 60 fixed to a rotating shaft 59 that is rotationally driven by a motor 58 (FIGS. 1 and 6). The planetary dome 5 is rotated by the rotation of the rotary table 60 and rotated by the rotation motor 61 . A clutch 62 connects and connects the rotating shaft 63 of the planetary dome 5 and the motor 61 for rotation.

To explain the operation of the present invention with reference to the drawings, first, the general flow will be explained. In the magazine transfer section 1, the first magazine 6 is sent to the wafer unloading machine 2, and the lowest wafer 7 is transferred to the belt conveyor 35. The wafer is pulled out and sent to the wafer reversing section 3. There, the wafer 7 is chucked by chucks 36 and 37, and as it rises, it is turned 180 degrees and turned over. Next, the suction head 54 of the wafer suction robot 4 arrives on the wafer 7, suctions and fixes the back side of the wafer 7, and holds it in a plane.
Transfer it onto the frame 5, release it, and set it in place.

To explain the above operation in more detail, in the magazine transfer unit 1, when the motor 29 is activated and the timing belt 28 circulates, the conveyance plate 26 fixed to the timing belt 28 via the belt fixing plate 27 is rotated. The magazine chuck mechanism mounted thereon moves laterally (upward in FIG. 1) by one pitch, that is, the distance between the wafers 7 in the magazine transfer section 1. When the leading magazine 6 reaches a predetermined position in the wafer unloading section 2, the motor 29 is stopped by the action of the sensor 28a, and the above movement is stopped. Next, the linear head motor 32 is activated, and the rack portion 33 is lowered to push down the bar 25, lowering the magazine chuck mechanism that has chucked the magazine 6, and feeding the magazine 6 onto the wafer unloading machine 2. A sensor detects that the magazine 6 is held on the wafer unloading machine 2, and a signal from the sensor activates the opening/closing motor 8 to rotate the cam 9. The cam 9 then acts to force open the cam plate 10.11 that rests on it, causing the pawl 20.20 to open. The magazine 6 is thus released onto the ever-unloading machine 2. Thereafter, when the linear head motor 32 is activated and the pressure on the bar 25 is released, the base plate 17 is pushed up by the push-up spring 24a and returns to its original position, and waits until the unloading of the wafers in the magazine 6 is completed. . The wafer unloading machine 2 is a commercially available product that can hold the magazine 6 in one pitch (magazine 6
Each time, the wafers 7 are pulled out and conveyed by contact friction with a belt conveyor 35 which is intermittently driven in circulation. A detailed explanation of its action will be omitted. When the wafer 7 is sent to the wafer reversing section 3, the sensor 52 detects this and stops the belt conveyor 35. Thereupon, the linear head motor 47 is activated to lower the elevating body 45 and the wafer chuck mechanism fixed thereto to a home position. At that time, chucks 36 and 37 were open,
It does not touch the wafer 7. Then, when the chuck opening/closing motor 38 is activated and the threaded shaft 42 is rotated via the pulley 40.41, the female threaded portion 43. of the feed screw is mutually rotated.
44 moves in the opposite direction (proximal direction), and the chuck 36 .
37 closes to chuck the wafer 7. Next, when the linear head motor 47 operates in the opposite direction to raise the elevating body 45, the wafer 7 leaves the belt conveyor 35 while being chucked. Subsequently, the chuck reversing motor 51 is operated, and the rotating shaft 48 is rotated by 18 through the boo IJ50.
Rotate the axis by 0 degrees and turn over the rotary plate 39 fixed thereto.

By this operation, the wafer 7 is also turned over, with the non-processed side facing upward. Therefore, chuck opening/closing motor 3
8 rotates in the opposite direction, the chuck 36.3 moves in the opposite direction to the above.
7 opens, releasing the wafer 7. Next, the suction head 54 that was waiting above descends in the two-axis direction, vacuum-chucks the wafer 7, then rises, moves in the Y-axis direction, and arrives on a predetermined cup 56 of the planetary dome 5. Descend again. Then, the wafer 7 is set in the cup 56 and released. During this time, the wafer chuck mechanism is reversed by the reverse rotation of the chuck reversing motor 51.
Wait until the next wafer 7 is sent. cup 5
6, normally opto-sensors are placed at three locations around the suction head 54, the center of the cup 56 is determined based on the signal from the opto-sensors, and the Rad 54 is automatically moved to the suction head. The dome 57 is provided with, for example, five cups 56 on the upper level and seven cups on the lower level, but the suction head 54
tilts and moves to the set position according to a pre-input program to match them.

The dome 57 rotates the wafer 7 by the rotation motor 61.
It rotates on its own axis for each set, and after the set is completed, it revolves 120 degrees by the revolution motor 5B. The dome 57 that has been set is removed from the rotary table 60 and transported to the evaporation processing chamber, where the wafer 7 placed in the magazine 6 with its processing side facing downward undergoes metal evaporation processing from the inside. When all of the wafers are unloaded, the magazine 6 is raised by the action of the wafer unloader 2. Then, the magazine chuck mechanism is pushed down by the linear head motor 32, and the opening/closing motor 8 is activated to close the claws 20.degree. 20, thereby chucking the upper concave portion of the magazine 6. Thereafter, when the linear head motor 32 releases the pressure on the magazine chuck mechanism and the magazine chuck mechanism is pushed up by the push-up spring 24a, the magazine 6 floats above the wafer unloading machine 2. There, the motor 29 operates to move the timing belt 28 a predetermined distance and move the timing belt 28 to the next magazine 6.
is supplied onto the wafer unloading machine 2. Thereafter, by repeating the above-described operations, the wafer setting operation in the cup of the planetary dome is automatically performed.

If the above setting operation is reversed by mode conversion, the processed wafer can be collected and stored in the magazine again.

As described above, the present invention can completely automate the work of setting wafers into the cup of a planetary dome and the work of collecting wafers, which were conventionally performed manually, thereby speeding up the work. It is extremely useful because it can be carried out reliably and contributes to lower product costs.
