Abstract

PURPOSE: To reduce accessories and to facilitate assembly by incorporating a circuit element which controls output power in a hybrid integrated circuit.
CONSTITUTION: A power transistor (TR) 1 for output power control is incorporated in the integrated circuit. When a specific voltage is impressed to the final-stage power terminal 6 of the high-frequency and high-output hybrid integrated circuit and a voltage of about 0.7V is impressed to the power terminal 3 for output power control, the power TR1 turns on. When high-frequency input power is supplied from an input terminal 8 in said state, high-frequency power is passed through matching circuits 9, amplified by high-frequency and high-output TRs 4 and 5, and outputted from an output terminal 7. At this time, when a voltage for output power control is lowered below 0.7V, the power TR1 turns off and the current flowing through the power TR1 and the collector potential of the TR4 are reduced to control the output power of the hybrid integrated circuit.
