【発明の詳細な説明】
詳しくは、応答速度が速く、長波長光に対しても、短波
長光に対しても感度のコントロールが容易な光導電材料
に関する。

光(紫外光、可視光、赤外光)などの電磁波のエネルギ
ーを吸収することにより、電荷のキャリヤーを生成し、
導電性が増大する材料としては、従来より、Se 、O
dS % ZnO XAs2S3などの無機系光導電材
料、ポリビニルカルバゾール(pvx )・トリニトロ
フルオレノン(、TNF ) 、フタ四シアニン系化合
物、トリフェニルアミン、ポリカーボネートなどの有機
光導電材料が良く知られている。これらの無機または有
機光導電材料は1その光導電特性に応じて利用されるが
、各々長所と短所とを兼備しているため、利用に当って
は、多くの努力が払われている。

、各々長所と短所とを兼備しているため、利用に当って
は、多くの努力が払われている。
一般に有機光電材料の場合には有機物の特徴を生かすこ
とにより、製膜性が良く感光波長感度のコントロールが
容易な材料を設計することができる。その反面、電荷の
キャリヤーの移動度が小さいため、高速応答の要求され
る分野では、その応用範囲が限られてくる。他方、無機
系光導電材料の場合には、一般に移動度の比較的大きい
ものが得られるが、波長感度のコント四−ルが困難であ
り、コントロールに成功したとしても、それと引き換え
に他の特性、たとえばキャリヤーの移動度や寿命の低下
をきたし、従って、光導電特性の一部を蟻性にすること
になる。無機系光導電材料と有機系光導電材料とを組合
わせた、いわゆる機能分離型光導電材料を設計する研究
も活発に行なわれているが、キャリヤー生成やキャリヤ
ー輸送のメカニズムについては未だ解明されておらず、
今後の研究に期待が寄せられている段階である。

、rfグロー放電によって作製したアモルファスシリコ
ン−水素合金(a−sl:n )カ注目されている・こ
の&−8i:Hの感光波長領域は、青〜赤の可視領域に
あり、広い範囲をカバーしている。またa−8i:Hは
優れた機械的強度を有することも知られており、さらに
a−8i:H自身は毒性の少ない材料(はとんど無毒)
であることも実用化に際しては注目すべき特性である。

光学バンドギャップの狭い材料は、一般に長波長光を吸
収するものの、暗時の抵抗が小さく、このため電荷蓄積
型の光受容体としては電荷蓄積能力が小さく、プレナー
型の光受容体としては、ノイズレベルが高くなってしま
うことは良(知られている。これはナローギャップ(N
arr[F]Gap )材料の持つ特性であり、これを
利用し特性の良い蓄積型またはプレナー型の光受容体を
作製するためにはデバイスの構造を工夫し、ナローギャ
ップ材料の持つこの特性をカバーしなければならない。

本発明は先に示した不純物ドーピングまたは電極からの
キャリヤー注入のブロッキングという方法ではなく、多
重積層の手法を用いて、長波長光を吸収し、しかも電荷
蓄積能力が大きく、ノイズレベルが小さいデバイスを作
製することに成功したものである。

荷蓄積型デバイスへの応用の際には非常に有効な方法で
あるが、比較的バンドギャップの大きい材料についても
、2種以上の光学バンドギャップの異なる材料2組み合
わせ、波長感度を任意にコントロールすることができる
という特徴を有するO従って、本発明においては多重積
層法によリーワイドバンドギャップ(Wide Baa
m Gap ) 材料およびナローバンドギャツブ材料
を組み合わせ、任意の波長感度を有する光受容体の作製
が可能となる。本発明においては、rfグp−放電法に
よって得られるアモルファスシリコン合金および(また
は)アモルファスゲルマニウム合金を用い、紫外光から
赤外光までの広い波長領域の任意の領域に高感度域を有
する光受容体を提供することができる。
荷蓄積型デバイスへの応用の際には非常に有効な方法で
あるが、比較的バンドギャップの大きい材料についても

わせ、波長感度を任意にコントロールすることができる

を組み合わせ、任意の波長感度を有する光受容体の作製
が可能となる。本発明においては、rfグp−放電法に
よって得られるアモルファスシリコン合金および(また
は)アモルファスゲルマニウム合金を用い、紫外光から
赤外光までの広い波長領域の任意の領域に高感度域を有
する光受容体を提供することができる。
本発明においてはSiH4、Si’?4、GeH4、G
eF4、Si2H6、OH4,02H6、炭化水素、N
2 、He、 Ar、%NH3、N2などのガスを用い
、rfグロー放電法によってアモルファスシリコン合金
やアモルファスゲルマニウム合金が作製されうるが、良
好な光導電性を示す合金として、例えばa−8i□−、
,0・工:H1a−8i1−エGei:J a−8i:
H:IF 、a−8IH% a−8il−XGeX:F
: H、a−3i、xOx:lHN a−8i1−x
Nx:Hなどが良く知られている0a−8i:Hは、H
含量をコントロールすることにより、その光学バンドギ
ャップを変化させることができ、a−8i、−XOx:
Hにおいては0含!、H含量をコントルールすることに
より1光学バンドギヤツプおよび導電特性を制御しうる
。他の合金についても同様に合金の組成を変化させるこ
とにより、その光学バンドギャップおよび導電特性を制
御できることは良く知られている。また不純物ドーピン
グ、例えばB2H6を用いたBドープ、PH3を用いた
Pドープなどにより、フェルミレベルを価電子帯または
伝導帯側へ移動させることが可能である。
eF4、Si2H6、OH4,02H6、炭化水素、N

好な光導電性を示す合金として、例えばa−8i□−、

: H、a−3i、xOx:lHN a−8i1−x
Nx:Hなどが良く知られている0a−8i:Hは、H
含量をコントロールすることにより、その光学バンドギ
ャップを変化させることができ、a−8i、−XOx:
Hにおいては0含!、H含量をコントルールすることに
より1光学バンドギヤツプおよび導電特性を制御しうる
。他の合金についても同様に合金の組成を変化させるこ
とにより、その光学バンドギャップおよび導電特性を制
御できることは良く知られている。また不純物ドーピン
グ、例えばB2H6を用いたBドープ、PH3を用いた
Pドープなどにより、フェルミレベルを価電子帯または

このような材料を組み合わせて用いることにとができる
。−例として、6oonm付近に高感度領域をもつ帯電
能の優れた光受容体の作製を示す。a−8i:Hは、良
好な光導電特性を有するため、撮像管用感光体や電子写
真用感光体などへの応用が検討されている。a−8i:
H自身の帯電能は、これらの感光体への応用に際して不
充分であるため、これを改良する必要があり種々検討さ
れているが、本発明者らは多重積層光導電材料を用いる
ことによりこれを解決しうろことを見出しており、例え
ばa−8i:Hとa−3i□−エ0.:Hとを組み合わ
せ、これらを多重に積層することにより帯電能の増加が
達成される。下地化極上に約5〜5000A 、望まし
くは約10〜200OAのa−8i:Hを堆積させ、次
に約5〜5000A、望ましくは約10〜2000Aの
a−8i□−XOX:Hを堆積させ、次々にこれをくり

+a )n構造のデバイスまたは最初にa−8i□−x

Hと、これよりもバンドギャップの広いa−8i□−x
oX:Hとの組み合わせの場合にも、電荷蓄積能の高い
光受容体が得られる。この場合、a −Si□−xGe
X: F : HのXをx=0.sに固定すると、tL

1インチビデイコンターゲット用ガラス基板上にAJを
真空蒸着し、これを基材として用い、容量結合型反応装
置で下記の条件で、rfグo −放電分解を1行ない、
多重積層膜を得た。

り替え操作を繰り返し行ない、a−8ijH層とa−8
i□−xOx:H層とを交互に堆積させ、a−8iSH
層が50層、a−81,−xcx:H層が50層の計1
00層の薄膜を作製した。薄膜の厚さをタリステップ厚
み計で測定したところ4.0μmであった0 得られたAj/(a−81:H/a−8i□−xOxx
:H)nn = 50の構造を持つ薄膜についてコロナ
帯電mlよび600mmの光に対する応答特性を調べた
。第1図にコロナ帯電−光減衰測定装置の概略説明図を
示す。試料台移動装置(1)上の試料(5)がステージ
制御装置(11)に接続するモータ(2)によりコロナ
チャージャー(3)の下に運ばれ、高電圧供給装置<1
0)に接続された一6kVのコロナチャージャー(3)
により試料(5)が負帯電し、表面電位計(6) (T
RIE社製)で暗時のサンプル表面電位を測定した後、
モノクロメータ−(ボシュアンド四ム社製)で6叩皿の

し、解析を行なった。

:Hに比べやや短波長側(550〜60ロnm )に高

実施例6
1インチビデイコンターゲット基板上に半透明にMを真
空蒸着し、これを基板として用い、容量結合型反応装置
で下記の条件でrfグp−放電分解を行ない、多重積層
膜を得た。

混合ガスを供給し、上記Aの条件でろ分間反応を行ない
、aQsi:H基を堆積させた。その後、タンクIより
の混合ガスの供給を止め、容器内圧力が1QmTorr
になったところでタンク■から混合ガスの供給を開始し
、rfグ四−放電を1分間行ない第2層目を堆積させた
。このガスの切り替え操作を繰り返し行ない。a−3i
iH層とa−81□−xGex:H層とを交互に堆積さ
せ、a−8i n H層が60層、a−Si、−x G
ez ’ H層が60層の計60層の薄膜を作製した。

iH層とa−81□−xGex:H層とを交互に堆積さ
せ、a−8i n H層が60層、a−Si、−x G
ez ’ H層が60層の計60層の薄膜を作製した。
薄膜−の厚さをタリステップ厚み計で測定したところ2
.0μmであった。

得えられ薄膜を撮像管のターゲットとして用い、その光
電特性の測定を行なった。撮像管のターゲットボルテー
ジを307とし、フィラメント電圧を8vに上げ、65
0mmの光を照射したところ、光電流が流れ、そのゲイ
ンは約0.9であった。

フオトン/ Q112・8eQ (λ=650nm )
であった。またこの薄膜はターゲットボルテージが5v
までは良好なブロッキング特性が保持されていることが
わかった。なおレンズとテストパターンを用いこの多重
積層薄膜表面に像を結ばせたところ、解像度の良いテス
トパターンがCRT上に得られた。この材料はa−8i
:H薄膜に比べ、高感度領域が長波長側へ移動しており
、650〜750nmの光に対して高感度であった。

であった。またこの薄膜はターゲットボルテージが5v
までは良好なブロッキング特性が保持されていることが
わかった。なおレンズとテストパターンを用いこの多重
積層薄膜表面に像を結ばせたところ、解像度の良いテス

い、第2層目を堆積させた。次にタンク■よりの混合ガ
スの供給を止め、容器内圧力が10 mTorr以下に
なったところでタンクIから混合ガスの供給を開始し、
6分、間rfグ四−放屯分解を行ない、第3層目を堆積
させた0このガスの切り替えを繰り返し行ない、a−8
i□−X%=H層とa −st□−xcieXi H層
とa7S土:H層とを多重に積み重ね、各々が60層で
計9o層の多重積層膜を得た。膜厚は6.0μmであっ
た。この薄膜の帯電能は、−6kVのコ四ナチャージャ
ーによる負帯電の場合、Va = 40V//jmであ
った。また650皿の光による表面帯電電位の半減露光
量は瓦□/。
力が10mTorr以下になったところでタンク■から
混合ガスの供給を開始し、rfグロー放電を1分間行な
い、第2層目を堆積させた。次にタンク■よりの混合ガ
スの供給を止め、容器内圧力が10 mTorr以下に
なったところでタンクIから混合ガスの供給を開始し、
6分、間rfグ四−放屯分解を行ない、第3層目を堆積
させた0このガスの切り替えを繰り返し行ない、a−8
i□−X%=H層とa −st□−xcieXi H層
とa7S土:H層とを多重に積み重ね、各々が60層で
計9o層の多重積層膜を得た。膜厚は6.0μmであっ
た。この薄膜の帯電能は、−6kVのコ四ナチャージャ
ーによる負帯電の場合、Va = 40V//jmであ
った。また650皿の光による表面帯電電位の半減露光
量は瓦□/。
=2.1μ、T10mであった。またこの薄膜を撮像管
のターゲットとして用い、テストパターンとレンズでタ
ーゲット表面にパターンを結像させ、解像度を調べたと
ころ良好な解像力であった。

を行ない、交互に堆積させた。得えれた薄膜の膜厚は4
.0μmであり、積層数は各々50層で合計100層で
あった0実施例1と同様の評価方法でこの膜の光導電特
性と帯電能とを調べたところ、帯電能は43■/μmで
あり、600μm光での半減露光量はΔF+V2=1.

作製した。実施例6の場合、Cの条件で1分間、Bの条
件で1分間、Aの条件で3分間反応を行なった。ガス切
り替えの際には容器内を一旦1Qrr(Torr以下の
真空度にしてから次のガスを供給した。このようにして
作製した薄膜は各々の層が55Mあり、計105層の多
重積層膜で厚さは約4.0μmであった。この膜の帯電
能と光応答特性を実施例1と同様の方法で評価したとこ
ろ、帯電能は48V/I’mであり、λ=65On@の
光を照射した場合の半減露光量はΔl工/2F1−4μ
J/am2であった。また撮像管用ターゲットとしての
性能は、ターゲットボルテージが10Vまで良くブロッ
キング特性を示しており、λ=4QQnm〜70Qnm
の光に対して光廃答性および解像度が良好であった。

びOの条件で実施例4と同様な方法により多重積層膜を
作製した。実施例6の場合、Cの条件で1分間、Bの条
件で1分間、Aの条件で3分間反応を行なった。ガス切
り替えの際には容器内を一旦1Qrr(Torr以下の
真空度にしてから次のガスを供給した。このようにして
作製した薄膜は各々の層が55Mあり、計105層の多
重積層膜で厚さは約4.0μmであった。この膜の帯電
能と光応答特性を実施例1と同様の方法で評価したとこ
ろ、帯電能は48V/I’mであり、λ=65On@の
光を照射した場合の半減露光量はΔl工/2F1−4μ
J/am2であった。また撮像管用ターゲットとしての
性能は、ターゲットボルテージが10Vまで良くブロッ
キング特性を示しており、λ=4QQnm〜70Qnm
の光に対して光廃答性および解像度が良好であった。
実施例7〜10
実施例1におけるMを蒸着した1インチビデイコンター
ゲット用ガラス基板に代えて、下地電極としてOr、ニ
クロム、工To 、 SnO2を蒸着した1インチビデ
イコンターゲット用ガラス基板を用いた以外は実施例1
と全く同じ方法により、多重積層膜を作製した0このよ
うにして得られた薄膜の特性を次表に示す。
ゲット用ガラス基板に代えて、下地電極としてOr、ニ
クロム、工To 、 SnO2を蒸着した1インチビデ
イコンターゲット用ガラス基板を用いた以外は実施例1
と全く同じ方法により、多重積層膜を作製した0このよ
うにして得られた薄膜の特性を次表に示す。

Claims (1)
- 【特許請求の範囲】 1 主成分としてSlおよび(または)Goを含有し、
副成分としてOS]l’N Hのいずれか1種または2
種以上の元素を含むアモルファスシリコン合金またはア
モルファスゲルマニウム合金のうち、少なくとも2種の
合金が積層され、積層総数が6層以上であることを特徴
とする多重積層構造の光導電材料。 2 アモルファスシリコン合金またはアモルファスゲル
T、?−ウム合金がSiH4、SiF4 、GeF4、
GeH4>Si2H6の中から選ばれた1種または2種
以上のガスとOH4,02H6、炭化水素、H2、He
5Arの中から選ばれた1種または2種以上のガスとの
混合ガスからrfグロー放電(ffD法によって作製さ
れることを特徴とする特許請求の範囲第1項記載の光導
電材料。
