Abstract

PURPOSE:To ensure bonding of a semiconductor device by a method wherein a solder material flow check region is provided between a semiconductor chip soldered region and a wire bonding region on an island region consisting of a metalized layer. CONSTITUTION:A metalized bevel base 10, an alumina ceramic frame 9, and outside leads 7, 8 are provided on a heat dissipating flange 11. Connection of collectors is performed by fine wires 5 passed between earthing fine wires 2 from an island type metalized region (a collector island) 4 loaded with a transistor chip 3. An unplated solder material flow check region 21 is provided between a chip soldered region and a collector fine wire bonding region on the collector island 4.
