    【実用新案登録請求の範囲】
  1. ＧａＡｓ　−ＧａＡｌＡｓからなるレーザ素子部を構成
    する発光接合領域の側面に、導波路となるＧａＡｓ１−
    ２Ｐ２よりなる高抵抗半導体層を有し、前記発光接合領
    域を形成せる接合面の方向の前記高抵抗ＧａＡｓ１−ｚ
    ｐＪの２の値が、前記発光接合領域のレーザ光取り出し
    方向の中央で最小で、それより外側へ行くにしたがって
    大きいことを特徴とする導波路付き半導体レーザ装置。
