Just as the relationship between electric field and spontaneous polarization in a ferroelectric material exhibits a rectangular hysteresis characteristic, in a ferroelastic material, the relationship between stress and spontaneous strain,
Therefore, stress versus spontaneous polarization exhibits square hysteresis characteristics. In other words, a ferroelectric ferroelastic material is a material in which the effects of an electric field and stress are equivalent to polarization. Gadolinium molybdate (Gd)

When a coherent light beam is irradiated from the C-axis direction of this MOG crystal, the transmitted light has an optical phase signal because the crystal has a biaxial ratio. The ferroelectric ferroelastic crystal reverses the direction of spontaneous polarization (
This process (hereinafter referred to as switching) causes lattice deformation in which the a-axis (perpendicular to the C-axis) of the crystal is transformed into an axis perpendicular to the a- and c-axes, or the axis is transformed into the a-axis. Reversing the direction with voltage or stress causes the crystal to
It is the same as rotating. Therefore, depending on the polarization direction of the crystal, the transmitted light b'' or b' has different phase signals. An optical spatial modulator, which is composed of a matrix electrode in which unit elements having the above characteristics are arranged two-dimensionally, is driven by a voltage matching method. A schematic diagram of the matrix electrode is shown in FIG. The Y direction electrode group in the figure is the front surface electrode of the crystal, and the X direction electrode group is the back surface electrode. Half of the driving voltage Vs, -Vs/2, is applied to the front electrode in the Y direction and the back electrode in the X direction, respectively, and the voltage of Vs applied to the intersection area of both electrodes is applied to A two-dimensional optical signal is added to the transmitted light. If Vth is the 'threshold' voltage for operating all the crystals that make up an optical modulator using ferroelectric ferroelastic crystals, then all the crystals that make up the modulator are switched within a predetermined time. If the lowest possible voltage is the total switching voltage Vf, then V1/2〈V
The relationship th<Vf is required.

After this treatment, the LiF-deposited part is polarized upward and downward (both parallel to the C axis, i.e. in the thickness direction of the sample).
It had a multi-area structure with alternating regions, and a 10 μm thick reaction layer was observed when the side surface of the sample was polished. FIG. 2 shows an example of the arrangement of polarization in a multi-domain structure due to strain bands created by the chemical reaction between LiF and MOG crystals. In region a of the figure, the polarity of the two bud domains B and C, which are narrowed from switching region A, are adjacent to the switching region is in the same direction as the polarity of the bud domain, and region b is one of the bud domains. have opposite polarities. The above two states coexist in the polarization arrangement state of the strained layer obtained by the conventional technique.

The former is called type A, and the latter is called type B. Comparing the switching characteristics of type A and type B, type A has a high threshold voltage and type B has a low threshold voltage. .. If type B is mixed, large variations in threshold voltage will occur. In other words, the switching characteristic of a crystal switching element is expressed as follows: the switching speed V8-1 is proportional to the applied electric field Dt, and the threshold characteristic is expressed by the following equation: μ(Ea-E,) (1 ) where Dt is the lateral movement velocity of a single domain wall, Dtμ is the mobility, Ea is the electric field applied to the crystal, Et is the threshold voltage for switching, and The measured values are μm2.5×10-2Vcd-

The voltage matching method selects a specific row and column from among the row electrodes and column electrodes in a group of elements arranged in a matrix, and applies a predetermined voltage to the selected row and column.
This method switches the elements corresponding to the intersections of these row and column electrodes. That is, when voltages (Vt) and (-Vt) are applied to the row and column electrodes in a selected row and column, respectively, a voltage of 2Vt is applied to the element crystal at the intersection of these rows and columns. If the switching characteristic of the element with respect to voltage is such that it does not switch at voltage Vt, but switches only after 2V is applied, it is possible to select an element at an arbitrary address among the elements arranged in a matrix. Here, 2V is called the drive voltage, and the device must not switch at t. For the purpose of switching a desired element, t is applied to a predetermined row and column electrode of a matrix array of elements, respectively.
When voltages of and -V are applied, the intersection has a double voltage of 2
This is because when Vt is applied, the elements switch, but the voltage Vt acting on the elements in rows and columns other than the intersection does not switch, and from the perspective of these elements, Vt becomes a disturbance voltage. Here, when viewed from the switching characteristics of the element, the lowest voltage that can switch the element within a desired time is called the total switching voltage Vf, and half of that voltage is called the half voltage Vh. It is Vf. Therefore, when an element group in which MOG crystal elements are arranged in a matrix is driven with a driving voltage V, the operating characteristics are estimated based on the driving voltage V. The conditions for determining the driving voltage V, are Vfl>V,
>>-Vf, but in reality, the margin of Vf (
Marginal movement ±δ (Vf) in circuit design and Vt by sample
Considering the variation ±δ(V,), it is expressed by the following equation.
Since the limits for equations (2) and (3) are and, respectively, the values of VfV that satisfy both conditions are and, respectively.

Here, δ(Vf)/Vf is a margin in circuit design, and a reasonable value would be around δ(Vf)/Vf-0.1, that is, 10(δVf) - VfO. Therefore, equation (6) is as follows. It can be rewritten as The relationship in equation (8) is expressed as (7
), it can be seen that the permissible limit for threshold variation is ±24%.

Of course, the switching threshold of MOG single crystals is affected by differences in the composition of the crystal materials and differences in crystal growth conditions, but even high-quality crystals with few differences in these differences can be affected when processed as a sample. The condition of the electrode, especially the condition of the surrounding area of the electrode, has a great influence.

Therefore, when a matrix array is constructed, variations among a large number of elements increase, and it is difficult to suppress this variation to within 24%. That is, a matrix array element group composed of MOG single crystals has too large a variation in threshold value for switching of each element, and cannot be driven as it is in a voltage matching method. This is a fatal problem as a memory element, and unless we fundamentally reconsider the switching characteristics and find a way to provide each element with a uniform threshold, we will not be able to use MOG. We have no choice but to give up on developing such an optical modulator. The present invention focuses on the fact that MOG has not only ferroelectricity but also characteristics unique to ferroelectric ferroelastic materials, and makes it possible to control the domain switching threshold of the element.

Application dated September 18, 1972 (Patent application 1972-72679)
), "An optical switching device using a ferroelectric ferroelastic material and its manufacturing method" shows that a multi-domain structure is created by ion implantation on both sides of the region where domains are to be switched in a C-plate crystal plate of a ferroelectric ferroelastic material. In an element with a configuration in which bud domains are formed, there is no way to control the polarity of the bud domain (multi-domain structure) adjacent to the switching area, so that each When electrodes are placed and a voltage is applied, a threshold value exists in the domain switching characteristics, but if variations in materials and elements are taken into account, it cannot be said that a clear threshold value that is always constant exists.

For example, the switching region is in a single domain state, and due to the difference in the polarity of the spontaneous polarization of the adjacent bud domain, there is a case where there is no domain wall within the switching region and a domain switching region. A difference occurs in the switching characteristics when there is a domain wall on either side or both sides of the boundary between the bud domains on both sides (multi-area structure) (type B).

That is, in type B, a domain wall exists on the boundary of the domain switching region, and when voltage Ea (〉minergic electric field Ec) is applied, this domain wall can easily move toward the opposite side, so that budding does not occur. The threshold value Et of the B-type element is equal to Ec without being affected by the distortion existing in the domain. Since the variation in the threshold value E may exceed the above-mentioned ±24% depending on the method of processing the crystal, etc., it cannot be said that the B-type element has a clear threshold value for switching. On the other hand, in the A-type element, the direction of spontaneous polarization within the domain switching region and the spontaneous polarization of the domain adjacent to the switching region in the bud domain of the multi-domain structure induced by the "strained layers" on both sides of the polarization switching region. Ea+
It cannot be switched even if the EO voltage is applied. Press E to switch. By applying a much higher electric field than the above, the domain wall existing inside the bud domain overcomes the strain in the bud domain. Therefore, the threshold value Et becomes 3Ec, or about 300 volts, which makes it difficult to process the crystal. There is almost no influence, and it shows a clear constant value. This constant value is the value of the voltage that overcomes the distortion, but since the magnitude of the distortion is determined by the strength of the reaction, the variation from element to element is small and becomes a constant value. Therefore, the elements used to provide a clear threshold value, which is a condition for driving the above-mentioned domain switching elements arranged in a matrix in a voltage matching manner, must be of type A. . Thus, in order to make the element A-type, the element can be easily made A-type by applying an electric field or stress to the bud region. Still another conventional method converts a B-type element into A-type by applying a voltage of 120V to the MOG crystal, raising the temperature to near the single point of the Kiri, and slowly cooling it again. ing.

In order to move the domain wall from 1 to 12 (or from V1 to V2), it is necessary to cross the potential barrier 1 created by the strain action of the strain band in region B (or C). This potential barrier has a threshold voltage V
, h. The value of Vth depends on the distance of the multi-region array state 1 of the distortion band, especially 11V2 (or Vll2). In order to drive the optical spatial modulator using the voltage matching method, all V and h of each two-dimensionally arranged element must be within a range that satisfies the above formula (1) with respect to the voltage Vf applied to both the front and back electrodes. It has to fit. When the strain band creation method using the above conventional technology is performed at a high temperature (500°C), the amount of chemical reaction of LiF changes greatly with respect to temperature changes around this temperature, and it depends on the temperature distribution of the crystal. However, there are differences,
It is difficult to control the amount of reaction, that is, the magnitude of strain.

Uneven vapor deposition of LiF and drooping of the edges of the vapor deposited layer cause nonuniform reaction amounts and unclear boundaries of strain bands. Strain bands created by chemical reactions cause the entire crystal to contract or expand, adversely affecting areas without strain bands and becoming one of the causes of backswitching. An even bigger problem is that in the conventional method of converting a B-type element into an A-type element as described above, it is not possible to equalize the distance of 11V2 (or Vll2) that determines the threshold voltage Vth. For this reason,
There were large variations in the threshold voltages V and h depending on the device. In addition, the above-mentioned application dated September 18, 1970 (
Even by ion implantation as disclosed in Japanese Patent Application No. 46-72679, it is not possible to control the polarity of the bud domain in the same way as described above.

In order to solve the above-mentioned problems, the present invention fixes or stabilizes the strained A-type array state (hereinafter collectively referred to as "fixed") by irradiating the strained band and the bud region with an ion beam.
The present invention is characterized in that it provides a two-dimensional optical spatial modulator with little variation in switching voltage and without backswitching.

The ferroelectric ferroelastic crystal Gd2 (MOO4) 3 has a domain structure as shown in FIG. After creating the bud domain part of the domain structure, ions 5 are implanted through a mask 6 (here, nitrogen ions were used at an ion energy of 200 KeV) to fix the domain structure, and the switching area is separated using a mask. Make sure that area fixation does not occur. The switching voltages V and h in the switching region vary depending on the strain strength in domain 2 in Fig. 3 (the width and thickness of the strain band in domain 2 during ion implantation), and are as shown in Fig. 4. become. As a result, an arbitrary Vth can be selected as the switching voltage, and variations in the switching voltage are also reduced. Furthermore, since the ion implantation area is uniform, back switching does not occur, making it possible to create a switching element that completely eliminates switching malfunctions. As explained above, according to the present invention, 1. By creating the A-type domain array using a fixed method using ion implantation, the switching voltage becomes constant.
The voltage can also be selected arbitrarily.

2. In domain fixing by ion implantation, backswitching does not occur because the distortion in the entire domain of the fixed part is uniform.
