Abstract
PURPOSE: To increase the conversion efficiency for the monolithic solar battery by jointing the area where the isolating diffusion layer and the substrate touch each other to the isolating diffusion layer via the diffusion layer featuring a higher density than the substrate.
CONSTITUTION: Two kinds of solar batteries are combined in parallel to each other: three solar batteries 7, 8 and 9 which are formed through junction between substrate 1 and diffusion layer 3 at the light receiving part formed on substrate 1; and solar batteries 10, 11 and 12 which are formed through junction between substrafte 1 and isolating diffusion layer 2. As the open voltage of batteries 10∼12 is low, the composite open voltage lowers less than the open voltage of batteries 7∼9. To prevent this lowering of the voltage, diffusion layer 14 featuring a higher density than the substrate density is diffused and combined through both surfaces of the substrate along with diffusion layer 2 via a heat treatment at the area where layer 2 touches substrate 1. In other words, the higher the substrate density the larger the open voltage, and furthermore the smaller the short-circuit current becomes for the junction-type solar battery. Owing to this characteristics, the conversion efficiency can be increased
