2. Description of the Related Art Japanese Patent Application Laid-Open No. 49-90155 discloses an optical input spatial light modulator used for image processing and display.
As shown in JP-A-49-21166, JP-A-58-199327 and JP-A-59-216126, a light modulation member composed of a liquid crystal layer and a photoconductive member formed uniformly in a plane are used. One having a cell structure is known. In such a spatial light modulator, as a photoconductive member, hydrogenated amorphous silicon (a) is used as disclosed in Japanese Patent Application Laid-Open No. 58-199327.
-Si: H) is advantageously used for reasons such as high visible sensitivity, high speed response, ambipolarity, and easy production of a homogeneous film. Such a spatial light modulation element inputs information to a photoconductive member by writing light, and reads out a change in an applied voltage to the light modulation member according to a change in impedance of the photoconductive member as a change in the light modulation member. is there.

For the practical use of the above-mentioned light modulation element, it is important to make the element configuration such that the degree of modulation is as large as possible. Therefore, the impedance of the photoconductive member is higher than the impedance of the light modulation member in the dark,
Most of the applied voltage is distributed to the photoconductive member, and it is necessary to lower the impedance of the light modulating member at the time of light so that most of the applied voltage is distributed to the light modulating member. It is preferable that the difference in impedance between the light modulation members is large. When a liquid crystal is used as the light modulation member, the impedance is usually 10 10 to 10 11 Ω ·
cm. S-S used as a photoconductive member
It is known that the dark resistance of i: H can be set to a maximum value of 10 11 to 10 12 Ω · cm by doping a small amount of boron [W. E. FIG. Spear and P.M.
G. FIG. Le Member: Phil. Mag. 33,9
35 (1976)]. For this reason, Japanese Patent Laid-Open No. 58-1993
No. 7 discloses a-Si: H doped with 10 to 400 ppm of boron, and JP-A-6-67196 discloses a-Si: H doped with 0.1 to 10 ppm of boron.
It has been proposed to use H. However, in such a configuration, at an electric field strength of about 10 5 Vcm -1 used as a spatial light modulator, dark resistance is reduced due to charge injection from the electrode, or space charge inside the photoconductive member is reduced. As a result, the light resistance increases, and the voltage is distributed to the liquid crystal layer even in the dark, or the on / off voltage of the liquid crystal layer in the light / dark state is increased. Since the difference is small, there is a problem that a high-contrast image cannot be obtained.

To solve the above problem, Japanese Patent Laid-Open Publication No.
In JP-A-216126 and JP-A-5-19289, almost all of the voltage is applied to the liquid crystal layer in the dark state by utilizing the fact that the photoconductive member has a diode structure and has a high impedance at the time of reverse bias in the dark state. A method has been proposed in which the difference between the on / off voltages of the liquid crystal layers in a light / dark state is increased in order to prevent such a phenomenon from occurring. However, when an AC voltage is applied to such a diode structure, the characteristics are different between the forward and reverse directions of the diode structure.
There is a problem that the voltage applied to the liquid crystal layer has a polarity and the liquid crystal does not operate well.

Japanese Patent Application Laid-Open No. Hei 4-261520 discloses that an inorganic insulating film is formed by sandwiching silicon oxide between an amorphous silicon photoconductive member and an electrode.
Methods for improving dark resistance have been proposed. The resistivity of an inorganic insulating film such as silicon oxide and the resistivity of amorphous silicon have a difference of 4 to 6 digits. For this reason, in the configuration in which the inorganic insulating film and the amorphous silicon photoconductive layer are stacked, although the resistance is high in the dark, most of the applied voltage is distributed to the inorganic insulating film even in the light, so that the on / off voltage is low. The difference becomes smaller. As a result, in order to increase the resistance decrease during light, it is necessary to make the thickness of the inorganic insulating film and the thickness of the amorphous silicon photoconductive layer have a difference of 4 to 6 digits or more. In this case, it is difficult to achieve both the improvement of the dark resistance and the improvement of the on / off voltage ratio. Further, there is a problem that the resolution is lowered due to accumulation of electric charges between the inorganic insulating films and the repetition characteristics become insufficient. Also, JP-A-5-119342 discloses that

Further, under the condition that the inorganic insulating film is electrically selected, it is not possible to prevent the sensitivity from being lowered by the optical reflection at the interface between the substrate and the photoconductive member. In a conventional spatial light modulator using an amorphous silicon photoconductive member, a photoconductive member is formed by a plasma CVD method on a light transmitting electrode made of a metal oxide such as tin oxide or tin oxide doped with indium. However, in this case, the metal oxide is reduced by exposing the translucent electrode to the plasma state of the raw material SiH 4 and the carrier gas H 2 ,
Metal precipitates and the transparency and electrical conductivity of the translucent electrode decrease, and the function as the translucent electrode decreases, and further, the metal element diffuses into the amorphous silicon photoconductive member to lower the impedance. And the spatial light modulator does not operate well and uniformly.

In the present invention, S in the anti-reflection layer
The atomic ratio of i to N is preferably from 1: 0.3 to 1: 1.3, and particularly preferably from 1: 0.4 to 1: 1.3. If the atomic ratio of Si to N is less than 1: 0.3, absorption in the visible region increases, so that the sensitivity of the photoconductive member decreases and the effect of improving dark resistance cannot be obtained. The anti-reflection layer may be composed of two or more layers having different nitrogen concentrations in order to prevent a decrease in resolution and image unevenness due to interference of interface reflection, and to prevent a fluctuation in operating voltage and a decrease in contrast during DC operation. Alternatively, a concentration gradient may be applied to the nitrogen concentration. In this case, the nitrogen concentration on the light-transmitting electrode protective layer side may be set high, and the nitrogen concentration on the photoconductive member side may be lowered.

When the hydrogen content is less than 1 atomic%, the number of dangling bonds increases, so that the charge injection into the photoconductive layer increases, and the impedance at the time of darkness decreases, thereby lowering the light-dark contrast. If the hydrogen content in the anti-reflection layer exceeds 40 atomic%, the light-transmitting electrode made of a metal oxide is reduced and deteriorated in plasma during film formation, and does not function as a conductive substrate. Normal and uniform operation as an element cannot be performed.

When operating the spatial light modulator of the present invention,
An AC voltage is applied between two opposing translucent electrodes.
When laser light is incident from the photoconductive member side in that state,
In the exposed area, the impedance of the hydrogenated amorphous silicon in the photoconductive member decreases, and the supplied AC voltage is applied to the liquid crystal of the light modulating member, thereby changing the orientation of the liquid crystal molecules. On the other hand, the impedance of the hydrogenated amorphous silicon does not change in a region where light is not applied, and the liquid crystal molecules of the liquid crystal layer maintain the initial alignment state. As a result, an image corresponding to the incident light is formed on the liquid crystal layer.

In a preferred embodiment of the spatial light modulator of the present invention, the photoconductive member made of hydrogenated amorphous silicon contains nitrogen and has a hydrogen content of 1 to 40 atomic%.
Is laminated with a light-transmitting electrode made of a metal oxide containing tin and / or indium provided with a light-transmitting electrode protective layer via a light-reflection layer mainly composed of hydrogenated amorphous silicon. The optical input section can be manufactured while maintaining the performance of the electrodes optically and electrically well. Also, it prevents the deterioration of the electrical characteristics due to the diffusion of a trace amount of metal from the translucent electrode to the hydrogenated amorphous silicon-based photoconductive member, and furthermore, at least prevents the charge injection from the translucent electrode into the photoconductive member. Since the change is prevented by either the light-electrode protective layer or the anti-reflection layer, the change in the impedance of the photoconductive member between light and dark can be increased, and the light modulation member can operate with high contrast and good operation. Can be. In the present invention, since the antireflection layer contains hydrogen and uses hydrogenated amorphous silicon having a hydrogen content of 1 to 40 at%, the refractive index of the antireflection layer is changed from the transparent substrate to the refractive index of the photoconductive member. The sensitivity can be improved by minimizing the reflection at the interface of the photoconductive member with respect to the input wavelength and increasing the light input efficiency. That is, the light reflectance for the optical writing light is set to the maximum value of 1 for the light reflectance for all the incident light.
By setting the ratio to / 2 or less, the sensitivity can be improved. Furthermore, the anti-reflection layer in the present invention has the effect of improving the adhesiveness of the hydrogenated amorphous silicon-based photoconductive member to the light-transmitting electrode protective layer on the light-transmitting electrode, and shows the stability over time of the spatial light modulator. Can be improved.

A light reflecting layer 6 was formed on the hydrogenated amorphous silicon-based photoconductive member obtained as described above by the following method. That is, a carbon-based coating material in which carbon black is dispersed in an acrylic resin is applied on the photoconductive member 5 using a spinner, photopolymerized by exposure, and then sintered at 220 ° C. for 1 hour. Thus, a light absorbing portion having a thickness of about 1 μm, a resistivity of 10 10 Ω · cm, and a transmittance in the visible region of about 0.1% is formed, and a crystal as a light reflecting portion is formed on the formed light absorbing portion. A light reflecting layer 6 was formed by forming a multilayer film in which 15 layers of Si and SiO 2 films were alternately laminated in a thickness of 10 nm by electron beam evaporation. Further, a liquid crystal layer made of a scattering type liquid crystal composite film was formed as the light modulation member 7. That is, n-butyl acrylate and 1,6
A monomer obtained by mixing hexylene diacrylate in a ratio of 3: 1 and a nematic liquid crystal (manufactured by Merck, trade name: E7) are mixed at 15:85, and 2 parts by weight of an ultraviolet polymerization initiator (Darocur 1173: manufactured by Ciba Geigy). % Was applied to the above-mentioned light reflection layer 6 using a coating liquid obtained, and then a 10 μm-thick scattering type liquid crystal composite film was formed by irradiating ultraviolet rays to obtain a light modulation member 7. On the formed light modulating member 7, a laminate of the translucent electrode 8 and the translucent support 9 was laminated. This laminate was obtained by forming an ITO film having a thickness of 100 nm on a second glass substrate by an evaporation method.

Comparative Example 1 A hydrogenated amorphous silicon photoconductive member and other constituent layers were formed under exactly the same conditions as in Example 1 except that the light-transmitting electrode protective layer and the anti-reflection layer were not provided. When an Al electrode was vapor-deposited on another light input part produced at the same time and the resistance was measured, it was 1 × 10 9 Ω · cm at dark and 1 × 10 6 Ω · cm at light. In the case of the opposite polarity, there was no photoconductivity. When writing was performed on this spatial light modulator, the dark resistance was low and the light-to-dark resistance ratio was low, so that a voltage was also applied to the liquid crystal layer in the dark, and the device did not operate.

According to the present invention, a photoconductive member made of hydrogenated amorphous silicon or the like is not formed directly on a light-transmitting electrode, but light is reflected on a light-transmitting electrode provided with a light-transmitting electrode protective layer. Since the photoconductive member is formed via the prevention layer, the light input section can be manufactured while the performance of the light-transmitting electrode is optically and electrically well maintained. Further, it prevents deterioration of electrical characteristics due to diffusion of a small amount of metal from the translucent electrode into the photoconductive member, and furthermore, injects electric charge from the translucent electrode to the photoconductive member at least with a light-transmissive electrode protective layer. In this case, the change in impedance of the photoconductive member between light and dark can be increased, and the light modulating member can operate satisfactorily with high contrast. Further, by changing the refractive index of the anti-reflection layer, the reflection at the interface of the photoconductive member with respect to the input wavelength can be minimized, and the sensitivity can be improved by increasing the light input efficiency. Further, the translucent electrode protective layer and the anti-reflection layer in the present invention exhibit an effect of improving the adhesion of the photoconductive member to the translucent electrode, and have the effect of improving the temporal stability of the spatial light modulator. Play.
