Abstract

PROBLEM TO BE SOLVED: To prevent the adhesion of the org. matter generated from a resist to a light transparent plate. SOLUTION: This device is provided with a stage 11 for placing a semiconductor substrate 14 formed with a photoresist 13, a lamp chamber 1 arranged with a photoirradiation port toward this photoresist 13, a mercury valve 3 built in this lamp chamber 1, a reflection mirror 2 for directing the UV light from this mercury valve 3 to the photoirradiation port and the translucent plate 4 existing in the photoirradiation port. The photoresist 13 is irradiated with the UV light from the mercury valve 3 via the translucent plate 4 and is cured. At this time, gaseous nitrogen heated to >=70 deg.C is supplied into a flow passage 5 disposed in the translucent plate 4 and the translucent plate 4 is heated by this gaseous nitrogen, by which the adhesion of the org. gases generated from the resist to the translucent plate 4 is prevented.

2. Description of the Related Art In the process of manufacturing a semiconductor device, there is a process of etching using a pattern of a photoresist film applied on a semiconductor substrate as a mask. This photoresist is used when the temperature during etching is high. There is a problem that the pattern shape is destroyed by heat and the predetermined etching process cannot be performed. Also, in the etching process, dry etching using plasma is often used, but at this time, there is a problem that the photoresist film is damaged by the plasma and the pattern shape is destroyed.

In the conventional example, when the photoresist 56 is heated, an organic gas is generated from the photoresist 56, and the organic gas adheres to the quartz plate 54 to fog it, so that the ultraviolet light is emitted. There is a problem of decreasing the amount of permeation. Further, there is a possibility that the organic gas may enter the lamp chamber 51 and adhere to the inner surface of the reflecting mirror 52 to cloud it, thereby reducing the amount of transmitted ultraviolet light.

During this time, the nitrogen gas (N 2 ) heated by the first heater 10 is flowing in the flow passage 5 of the light transmitting plate 4 (flow rate: 5 l / min), the inner quartz plate 6 and The surface temperature of the outer quartz plate 7 is kept at 70 ° C. or higher. Since the temperature of 70 ° C. is the vaporization temperature of the organic substance that is the main component of the photoresist 13, the organic gas generated from the photoresist 13 heated by the ultraviolet light is emitted from the light transmitting plate 4 (the outer quartz plate 7). Will not adhere to. (Second Embodiment) A resist hardening apparatus according to a second embodiment of the present invention will be described with reference to FIG. However, the second embodiment is different from the first embodiment in that a device for sucking gas generated from the semiconductor substrate 14 (photoresist 13) is added, and other configurations are the same, and therefore the same. The reference numerals are used and the description is omitted.

Reference numeral 15 denotes a semiconductor substrate 14 (photoresist 1
It is a suction device for sucking the gas generated from 3), and sucks the gas between the lamp chamber 1 and the semiconductor substrate 14 to the extent that it does not affect the heat treatment by the ultraviolet light. This makes it difficult for the organic gas generated from the photoresist 13 to reach the light transmitting plate 4. Therefore, the surface temperature of the light transmitting plate 4 can be set as low as possible to the vaporization temperature of the organic substance, so that the energy consumption can be reduced.

FIG. 3 shows the relationship between the processing time and the illuminance of the ultraviolet light that has passed through the light transmitting plate. In the conventional example, the organic gas generated from the photoresist is the quartz plate 5.
While it adheres to 4 and reduces the amount of transmission of ultraviolet light,
In the first and second embodiments, since no organic substance adheres to the light transmitting plate 4, it is possible to maintain good illuminance for a long time.

FIG. 4 is a diagram showing the relationship between the heating temperature of nitrogen gas and the rate of attachment of organic substances to the light transmitting plate 4. As described above, 70 ° C. or higher is desirable for maximizing the adhesion of organic substances, but the present invention is not limited to this, and heating the light transmitting plate as shown in FIG. As a result, it is clear that the adhesion rate of organic substances is lowered, and therefore, even if the temperature is lower than 70 ° C, the intended purpose can be sufficiently achieved. (Third Embodiment) A resist hardening apparatus according to a third embodiment of the present invention will be described with reference to FIG. However, the same components as those in the first embodiment are designated by the same reference numerals and the description thereof will be omitted.
