2. Description of the Related Art With the progress of higher integration of semiconductor devices such as LSI and the miniaturization of the design rule from sub-half micron to quarter micron, the pattern width of internal wiring is being reduced. On the other hand, in order to keep the wiring resistance at a low level and prevent signal propagation delay and various migrations, it is necessary to secure the wiring cross-sectional area. That is, since the height of the wiring is required to some extent, the aspect ratio of the wiring tends to increase.

When such fine wiring is used as a multi-layer wiring, a flattened interlayer insulating film is formed on a step or a recess formed by the lower layer wiring to secure a flat surface, and an upper layer wiring is formed thereon. It will be necessary to repeat the process. Therefore, a method of forming an interlayer insulating film having excellent flatness and film quality is one of the key processes for highly integrated semiconductor devices.

A silicon oxide-based insulating film formed by a CVD method using an organic silane gas such as oxysilane) and O 2 or O 3 as a source gas can absorb a step difference in a base during film formation to obtain a good step coverage. , Is attracting attention as a so-called self-flow process. Above all, since the reaction temperature can be lowered to about 250 ° C. by plasma CVD, it can be used as an interlayer insulating film on Al-based metal wiring.

The OS forms an intermediate polymer in the gas phase, which preferentially adsorbs to the surface of the underlying wiring material, the Si substrate, or the insulating film such as SiO 2 , and the adsorption surface causes a further polycondensation reaction to generate Si.
By utilizing the surface reaction in which O 2 is formed and the repetition thereof, the step coverage is improved.

However, H 2 O has a weak oxidizing action, and a large amount of hydroxyl groups and organic components remain in the formed interlayer insulating film and intermediate polymer. Therefore, there remain problems such as gas desorption from the interlayer insulating film, contraction and cracking of the film due to this, reduction of dielectric strength, and further occurrence of after-corrosion when using Al-based metal wiring.

In order to solve this problem, a method of adding an inorganic acid, which is an acidic catalyst, to the raw material gas to promote the hydrolysis of the organic silane-based gas to form an interlayer insulating film having a low hydroxyl group content is disclosed in Japanese Patent Laid-Open No. Hei 3/1999. No. 116835.
However, when an acidic catalyst is used, the hydrolysis rate becomes very high, and its control is difficult. Therefore, the low molecular weight hydrolysis product is preferentially deposited on the substrate to be processed, and the important self-flow shape is formed. Another problem was that it was difficult to obtain.

Therefore, the applicant of the present invention filed Japanese Patent Application No.
No. 022197 proposes a method of increasing the reaction rate of dehydration condensation by adding a basic gas as a reaction catalyst to a raw material gas. By this process, it became possible to reduce the hydroxyl groups in the film and obtain a reaction product having a large self-flow shape with a relatively large molecular weight to improve the step coverage.

The point of the present invention is that when a silicon oxide type insulating film is formed on a substrate to be processed by a CVD method using a raw material gas mainly containing an organic silane type gas, an oxidizing gas and a basic gas, a CVD method is used. The point is that ultrasonic vibration is applied to the reaction system. The CVD reaction system here means a region where a silicon oxide insulating film is deposited on a substrate to be processed by a dehydration condensation reaction of a source gas. Specifically, it is a nozzle for supplying a source gas, a substrate to be processed, and a space region in the CVD chamber from the nozzle to the substrate to be processed.

By using as a oxidant and adding a basic catalyst, it is possible to obtain a silicon oxide-based insulating film with excellent film quality, which is basically excellent in step coverage and has reduced hydroxyl groups in the film. In the present invention, in addition to this process, ultrasonic vibration is applied to the reaction system to promote migration of the intermediate product on the substrate to be processed and improve step coverage without surface dependency of the substrate to be processed. Further, by applying ultrasonic vibration to the reaction system, the vibration energy level of the substrate to be processed and the vibration energy level of translation or rotation of the source gas molecules are increased,
The hydrolysis reaction is activated. Therefore, it is possible to form a film with good step coverage and with good efficiency even at a lower temperature than in the past. This effect is further enhanced by using the energy of electromagnetic waves together with plasma CVD.

By the way, when ultrasonic vibration is applied to a plate-shaped substrate to be processed such as a semiconductor substrate, a standing wave determined by the material and shape of the substrate to be processed, boundary conditions for holding the substrate to be processed and frequency is generated. appear. This also applies to gases such as raw material gas in a closed space such as an etching chamber. The key to homogenization in the ultrasonic wave application process is how to disperse the nodes and antinodes of the vibration due to this standing wave. Therefore, in the present invention, the frequency of ultrasonic vibration is changed stepwise or continuously to disperse the standing wave and reduce the influence thereof. Similarly, for dispersion of standing waves, it is also effective to apply ultrasonic waves of a plurality of frequencies at the same time. The frequency can be used from the order of 10 KHz to the order of several 10 MHz.

Further, the amplitude of ultrasonic vibration is changed stepwise or continuously, and for example, a large amplitude ultrasonic wave is applied at the initial stage of deposition of the silicon oxide type insulating film to give priority to the migration effect, and the step difference of the substrate to be processed is given. In the latter stage of the deposition, the silicon oxide-based insulating film may be piled up by ultrasonic vibration with a small amplitude. Of course, the application of ultrasonic vibration may be stopped in the latter stage of deposition.

Further, in the mode in which ultrasonic vibration is applied intermittently, it becomes possible to further improve the film quality of the silicon oxide based material layer. This is for the following reason.
When ultrasonic vibration is applied to the CVD reaction system, the hydrolysis reaction is activated as described above, and as a result, a large amount of organic components and H 2 O that are reaction products are generated. Therefore, when ultrasonic vibration is continuously applied, these reaction products may be taken into the silicon oxide-based material layer and the film quality may be deteriorated. Therefore, ultrasonic vibration is intermittently applied, and the reaction product is CV during the period when ultrasonic wave is not applied.
It is possible to suppress the incorporation of the reaction product into the film by exhausting the gas to the outside of the reaction system of D. After a certain period of time, ultrasonic waves are applied again, and this cycle may be repeated.

Of these, the ultrasonic vibration applying means 20A is incorporated in the substrate stage 12 to directly excite the substrate 11 to be processed. The ultrasonic vibration applying means 20B is incorporated in the gas diffusion plate 15 and excites the raw material gas ejected from the gas shower head 14. The ultrasonic vibration applying means 20B includes the gas shower head 14, the gas introduction hole 16, or the gas ring 17.
You may attach it to. The ultrasonic vibration applying means 20C is attached to the CVD chamber and directly excites the source gas on the upper surface of the substrate 11 to be processed. Ultrasonic vibration applying means 2
0C effectively excites the source gas in the vicinity of the substrate 11 to be processed, so that a horn is attached to enhance the directivity of ultrasonic waves. This is like a horn tweeter in a speaker system. It is desirable to mount a plurality of ultrasonic vibration applying means 20C on the inner wall of the etching chamber. As the ultrasonic vibration applying means, various electric / acoustic transducers such as a piezoelectric element, a magnetostrictive element, an electrodynamic type including a magnetic circuit and a coil may be arbitrarily used.

First, the wiring layer 3 made of, for example, an Al-based metal is formed on the interlayer insulating film 2 on the semiconductor substrate 1 made of Si or the like, and this is used as a substrate to be processed. Since the substrate to be processed shown in FIG. 1A has a plurality of stepped uneven portions having different widths on its surface, it is necessary to form a planarization interlayer insulating film when forming an upper layer wiring in the next step. . Although FIG. 1A shows only a narrow stepped recess having a width of 0.5 μm or less, a wide stepped recess having a width of 1 μm or more, which is not shown, is also formed on the substrate to be processed.

Next, a thin lower insulating film (not shown) is formed by ordinary plasma CVD using SiH 4 and N 2 O as source gases. The lower insulating film is conformally deposited due to the characteristics of the source gas and has no flattening effect. The lower insulating film is formed to complement the film quality of the flattening interlayer insulating film to be deposited in the next step, but the film formation may be omitted if not necessary.

Subsequently, the substrate 11 to be processed is placed on the substrate stage 12 of the CVD apparatus shown in FIG. 2, and plasma CVD of the silicon oxide insulating film, which is the main part of this embodiment, is performed under the following conditions. TEOS 150 sccm H 2 O 100 sccm NH 3 10 sccm Gas pressure 1330 Pa RF power source power 350 W (13.56 MH
z) Substrate temperature 150 ° C. Ultrasonic vibration 100 W (50 KHz) (continuous application) In this example, the ultrasonic vibration was applied only by the ultrasonic vibration applying means 20A incorporated in the substrate stage 12. As the excitation power, 100 W was applied as an example, but the diameter of the substrate 11 to be processed, the mass of the substrate stage 12,
Further, the optimum value varies depending on the conversion efficiency of the electric / acoustic converter used. Since H 2 O has a boiling point of 100 ° C., a heated H 2 O bubbler is bubbled with a carrier gas such as He as in the case of TEOS and supplied to the CVD chamber. The H 2 O container may be heated to near the boiling point to be vaporized and introduced without a carrier gas. Other burning method,
Any vaporization method such as ultrasonic atomization method is adopted. In any case, it is desirable to heat the introduction pipe system to prevent dew condensation of H 2 O.

Also in this embodiment, as shown in FIG. 1B, the silicon oxide insulating film 4 having excellent film quality and flatness is formed at a low temperature. By intermittently introducing the RF power source power, the reaction and movement of the intermediate polymer on the substrate to be processed are controlled, and the above effect is more thorough. Further, the frequency of ultrasonic vibration and the applied power may be varied. Ultrasonic vibrations of different frequencies may be applied from the ultrasonic vibration applying unit 20C. As a result, a uniform silicon oxide insulating film 4 with a reduced standing wave effect can be formed.

That is, it is possible to form a silicon oxide type insulating film of excellent film quality in which the content of hydroxyl groups and organic substances in the film is reduced, and it is possible to perform uniform planarization without depending on the underlying layer. Due to this effect, even minute step recesses of 0.5 μm or less can be filled without generating voids, and at the same time, wide step recesses can be planarized.

Since the energy of ultrasonic vibration can be used as the dissociation energy of the source gas and the energy of the intermediate product and the silicon oxide insulating film, the reaction temperature can be reduced accordingly. This means that the temperature of the substrate to be processed can be reduced, and in the case of a substrate to be processed having an Al-based metal wiring as an underlying layer, it is effective in preventing the generation of hillocks, voids, etc. or the migration of Al.
