用いたが、必要に応じてkrFエキシマレーザー(λ=248
nm)も用いることが可能である。なおレーザービーム7
の吸収係数は103cm-1程度以上であることが好ましい。
また加熱に用いるビームのエネルギーは必要に応じて選
定することができる。さらに上述の実施例においては常
温においてレーザービーム7の照射を行ったが、必要に
応じて基板を加熱した状態でビーム照射を行うことも可
能である。しかし、水素化を効果的に行うためには基板
温度は600℃以下であるのが好ましい。さらにまた、上
述の実施例においては、a-Si:H膜2の膜厚を800Åとし
たが、これに限定されるものでは勿論なく、必要に応じ
て適宜選定し得るものである。しかし、比較的膜厚が大
きい場合(>2000Å)、膜全体に亘って水素化を完全に
行うためには、結晶化に要するエネルギー以上のエネル
ギービームで結晶化及び水素化を行った後、結晶化に要
するエネルギー以下のエネルギービームで加熱すること
により水素を膜全体に拡散させるのが好ましい。
